技术领域
本发明涉及软钎料合金,特别是涉及在使侧面的电极的面积小的部件与铝基板(以下,称为Al基板)进行软钎焊时为了提高可靠性而谋求的软钎料合金。
背景技术
以往,对于软钎焊的部件,进行了在一定的条件下、判定能否维持所需要的性能/功能的可靠性评价,实施对应于用途的各种检查、例如检查接合部的强度等。例如,在热循环试验中,以一定的间隔重复低温状态与高温状态,将直至软钎料接合部成为规定状态(强度)为止的次数作为强度的基准。通常,根据使用情况所要求的可靠性的性质不同,还结合其性质不同来确定最佳软钎料合金的组成,因此,例如专利文献1中提出并研究了:得到最佳可靠性的各种软钎料合金的组成。
专利文献1的权利要求1中公开了“一种高温软钎料,其用于形成耐热疲劳特性优异的软钎焊部,包含具有Ag超过3.0%且为5.0重量%以下、Cu为0.5~3.0重量%和余量为Sn的组成的合金”;权利要求2中公开了“根据权利要求1所述的高温软钎料,还含有5%以下的Sb”。
专利文献2中公开了如下LED部件:“对于构成将在绝缘性基板上安装半导体芯片而成的表面安装型器件的绝缘性基板的电极结构,形成为通过多个连接电极连接其表面电极与背面电极而得到的可靠性高的电极结构,而且能够可靠地检查出这种电极结构中的、表面电极或背面电极与多个连接电极中的任意者的连接不良”。

发明内容
发明要解决的问题
一直以来,提出了适合于使用环境、用途这样的软钎料合金的各种组成,但主要是针对普通的部件的软钎焊用的组成,关于对半导体发光元件、特别是LED部件进行软钎焊时的最佳组成并未进行研究。
另一方面,近年来,还包括照明用途,从其发光效率高的方面考虑,逐渐开始广泛使用LED部件,针对制法、使用方法提出了各种技术。通常,LED部件是用Au-Sn合金、Ag烧结糊剂等在260℃条件下不会熔融的金属使发光元件与Si3N4、SiC、Al2O3、AlN、SiO2等陶瓷基材接合,进而,在陶瓷基材上通过Cu、Ag等形成电极,利用Au、Cu、Al的导线对发光元件和形成于陶瓷基材上的电路电极进行焊接。因此,LED部件的机械特性变得几乎与陶瓷等同,热膨胀线膨胀系数为3~6ppm/℃左右时,多为热膨胀小的部件。
另外,对于LED部件,安装的发光元件的放热较大,故需要提高散热性,随着亮度的进一步提高,逐渐开始大量使用散热性高的Al基板。如此,将LED部件与Al基板进行软钎焊而得到的材料称为LED组件。Al基板的线膨胀系数为23ppm/℃左右时,热膨胀较大,在Al基板上进行软钎焊时,对软钎料接合部的负荷变得很大。Al基板是指将散热性良好的Al作为基材,在其上夹持绝缘材料并用铜箔形成电路的基板。
进而,LED部件的制造工序中,侧面的电极与下表面电极、以及设置有发光元件的上表面的电极同时形成在一张陶瓷基板上,故侧面电极同时在贯穿孔处形成。然后,进行元件的芯片接合、引线接合,进而将元件模制、陶瓷基板被切断。在切断时,贯穿孔出现在侧面的情况下,会形成若干侧面电极,但即使形成若干侧面电极,陶瓷基材侧面的电极面积也小,与未形成电极部分的部件侧面无法形成圆角(fillet)。这种LED部件的侧面电极的面积为该侧面的面积的30%以下,LED部件仅与下表面电极进行软钎料接合,由热疲劳导致软钎焊部容易剥离,LED部件中,由于裂纹向下表面电极扩展而存在接合部的寿命变短的问题。
本发明的目的在于解决这种课题,即使是侧面电极在贯穿孔处形成、且部件侧面的电极仅存在于贯穿孔部的LED部件,也提供热疲劳强、接合部的寿命长的LED部件用的软钎料合金。
用于解决问题的方案
本发明人等发现:侧面电极在贯穿孔处形成、侧面电极仅存在于贯穿孔部,与印刷基板进行软钎焊时,对于软钎料仅与下表面电极接合这样的、LED部件与Al基板的软钎焊用的软钎料合金,在Sn-Cu系软钎料合金基体中添加了Sb的物质较为适宜,从而完成了本发明。
本发明为一种软钎料合金,其用于使主体由陶瓷形成的部件与Al基板接合而得到的组件,该软钎料合金包含以质量%计Ag:0~4%(包括0)、Cu:0.3~1.2%、Sb:3~10%、余量为Sn。
通常,为了对Sn-Cu系的软钎料合金赋予热疲劳特性,进行了添加Bi。即,添加了Bi的Sn系软钎料合金对于提高两面形成整面电极的芯片电阻部件、与FR-4等印刷基板的软钎料接合部的可靠性来说,是非常有效的。但是,与芯片电阻部件相比,对于线膨胀系数不会发生很大变化的陶瓷基材的LED部件与Al基板的软钎料接合部来说,Sb是特别有效的而Bi几乎没有延长寿命的效果。
Sb添加量与Bi添加量的最大差异是,Bi固溶于Sn中,在添加过量的Bi时,Bi本身在软钎料中结晶,使伸长率大幅度降低。特别是,Bi在软钎料凝固时一部分容易偏析,局部产生延性较差的部分。若一旦裂纹扩展,则应力向裂纹前端部集中,裂纹的扩展逐渐加速,故如Bi那样为高强度、但延性极低的Bi发生粗大偏析这样的软钎料接合部作为在侧面整面没有电极、且无法形成较大焊接圆角(solder fillet)的陶瓷基材的LED部件与Al基材的基板的软钎焊合金是不适合的。
另一方面,Sb也同样,固溶于Sn中,但Sb在焊接圆角中不会发生较大偏析,无法固溶的Sb以SnSb金属间化合物的形式微细地分散于软钎料合金中。相反,微细地分散的SnSb金属间化合物可以改善软钎料合金的强度而不会使延性大幅度降低,故对于这种LED部件与Al基材的基板的软钎料接合部来说,是非常有效的添加元素。
LED部件的制造工序中,侧面的电极与下表面电极、以及设置有发光元件的上表面的电极同时形成在一张陶瓷基板上,故侧面电极同时在贯穿孔处形成。并且,其特征在于,进行元件的芯片接合、引线接合,进而将元件模制、陶瓷基板被切断。
因此,与芯片电阻、芯片电容器等其他陶瓷制的部件不同,部件侧面几乎不存在电极,故无法形成可以形成芯片电阻、芯片电容器等其他陶瓷制的部件的部件侧面的焊接圆角,仅通过部件下表面与Al基板之间的软钎料接合部接合。通常,若部件侧面的电极面积低至该侧面的总面积的30%以下,则无法形成部件侧面的焊接圆角,故由于仅通过部件下表面与Al基板之间的软钎料接合部进行接合,因此,本发明的LED部件的构成采用了侧面的电极面积为该侧面的总面积的30%以下、且由陶瓷形成的部件。需要说明的是,本发明中所谓的侧面的电极面积是指从侧面观察部件时能够观察到的电极部分的面积,而不是指贯穿孔的半圆形的内侧侧面的面积。
本发明为一种软钎料合金,其用于使部件与Al基板接合而得到的组件,该部件的侧面的电极为该侧面的总面积的30%以下、且主体由陶瓷形成,该软钎料合金包含以质量%计Ag:0~4%、Cu:0.3~1.2%、Sb:3~10%、余量为Sn。
一种软钎料合金,在前述软钎料合金中进一步添加了以质量%计总和为0.15%以下的选自Ni和Co中的1种以上的元素。
一种软钎料合金,在前述软钎料合金中进一步添加了以质量%计总和为0.1%以下的选自P和Ge中的1种以上的元素。
进而,前述软钎料合金的平均剪切应力为25MPa以上。
进而,前述软钎料合金的最小剪切应力为15MPa以上。
另外,一种软钎料合金,其特征在于,前述部件为LED部件。

该LED部件是在陶瓷基板上载置发光元件并将该发光元件模制后在陶瓷基板的贯穿孔部处进行切断而得到的,且该LED部件的侧面的电极面积为该侧面的总面积的30%以下,
该Al基板在其上形成有绝缘层,且具有形成在该绝缘层上的Cu电极。
发明的效果
本发明的软钎料合金具有如下优点:通过在Sn-Cu系软钎料合金中添加3~10%的Sb,SnSb金属间化合物被微细地分散于软钎料合金中,改善软钎料合金的强度,故即使是侧面电极在贯穿孔处形成、且与下表面电极形成焊接圆角的LED部件,也能够抑制裂纹的产生,而不会使剪切应力降低。

具体实施方式
以下,对本发明进行更详细说明。在本说明书中,关于软钎料合金组成的“%”,只要没有特别指定为“质量%”。
如上所述,对于LED部件,大多线膨胀系数为3~6ppm/℃左右,但是Al基板的线膨胀系数非常大,为23ppm/℃左右,不仅对软钎料接合部的负荷变得非常大,而且还根据LED部件的制造工序的情况,陶瓷基材侧面的电极面积变小,焊接圆角变小,或即使可见形成有圆角,未形成电极的部件侧面与软钎料也不会进行接合,从而因热疲劳而容易剥离。因此,LED部件中,根据下表面电极与基板的接合部的软钎料的裂纹推进来确定接合部的寿命。
(部件的结构)
图1示出LED部件的底面101,电极102具有阳极和阴极。侧面的电极面积为该侧面的总面积的30%以下的LED部件的情况下,阳极与阴极的总和的电极面积被设计为部件下表面整体的10%~80%。在未设置散热用接合部时,能够相对增大加合了阴极与阳极的电极面积,但特别是为高亮度的类型时,如果不在发光元件的正下方设置散热用电极,则无法满足散热性,结果不得不使阴极与阳极的面积缩小,故接合有电极的软钎焊部的裂纹的扩展进一步加速。
图2表示LED部件的侧面201,为了向发光元件供给下表面电极的电流,在该侧面设置有向部件上表面流通电流的电极202。另外,通过部件经由陶瓷基板内的贯穿孔进行电流供给,也有时未设置侧面电极情况,此时,完全没有能够接合软钎料的下表面的电极以外的侧面电极。因此,在该状态的侧面形成用于向发光半导体元件流通下表面电极的电流的电路时,最大为30%的电极面积。
LED部件的制造工序中,侧面的电极与下表面电极、以及设置有发光元件的上表面的电极同时形成在一张陶瓷基板上,故侧面电极同时在贯穿孔处形成。然后,进行元件的芯片接合、引线接合,进而将元件模制、陶瓷基板被切断。在切断时,贯穿孔出现在侧面的情况下,会形成若干侧面电极,但即使那样,与侧面整体形成有电极的通常的芯片电阻部件等相比电极的形成方法也完全不同。
图3为示意地示出使LED部件301与Al基板306进行软钎焊而得到的LED组件的侧面图。LED组件大致由LED部件301和Al基板306构成,它们是通过软钎料303接合的部件。LED部件301通过通电直接电流而发出单色的可见光。LED部件301在其下表面具备Ni/镀Sn或Ni/镀Au电极302。Al基板306具备Cu电极304和绝缘层305。
若使图3的LED部件301与Al基板306进行软钎焊,则软钎料303用于接合发光元件的Ni基底的Sn电极或Ni基底的Au电极302、与Al基板306的Cu电极304之间,直至LED部件301的侧面不会附着软钎料合金。图3示出了完全没有侧面电极的情况。即使在如图2那样的侧面的电极面积仅为整个侧面面积的30%以下时,也不会附着对强度产生有效影响的软钎料,故与图3所示的例子相同。
另一方面,图4为现有的使芯片电阻部件401与玻璃环氧树脂基板(FR-4)405进行软钎焊而得到的组件的侧面图。普通的组件大致由芯片电阻部件401和玻璃环氧树脂基板(FR-4)405构成,它们是通过软钎料403接合的部件。芯片电阻部件401在侧面两端具备Ni/镀Sn电极,玻璃环氧树脂基板(FR-4)405具备Cu电极404。在为芯片电阻部件时,侧面形成有软钎料403的圆角,从玻璃环氧树脂基板(FR-4)与芯片电阻部件的底面至侧面牢固地进行了软钎焊。但是,图3的LED组件中,仅底面进行了软钎焊,故软钎料的接合部分的强度降低。
图5为拍摄作为本发明的对象的常规的LED部件的图像。左上方为上表面,右上方为从斜上方观察到的侧面,右下方为底面,左下方为从斜下方观察到的侧面。如图5的右下方的底面图像所示,LED部件的用于与基板进行软钎焊的Cu、Sn等软钎料层设置于与光射出一侧相反面的下表面,通常在该金属部分以基板与LED部件接合的方式进行软钎焊。如图5的右上方和左下方的侧面图像所示,软钎料层几乎不形成于LED部件的侧面。因此,认为:使LED部件与Al基板进行软钎焊时,以图3所示的形状进行软钎焊,因此,与现有的芯片部件相比,接合部的强度变低。
以上,从结构的观点出发,说明了对LED部件进行软钎焊时,与以往的芯片部件相比,特别是关于热疲劳强度降低,如下在以上结构的特征的基础上,从软钎料合金的组成的观点出发,针对将LED部件进行软钎焊时的软钎料的特性进行说明。
即,从这种软钎焊的状态的特异性出发,对于LED部件随着组成差异而变化的热循环特性,也与芯片部件随着组成差异而变化的热循环特性不同。例如,如后述实施例所示那样,芯片部件进行软钎焊时,使用硬度增大的组成的软钎料合金,与此相应地热循环寿命也变长,而对于LED部件,即使使用硬度高的组成的软钎料合金,有时热循环寿命也会变短。
然而,对于强度低的Sn-3Ag-0.5Cu合金,若一旦裂纹扩展,则软钎料本身的强度低,裂纹容易贯通。进而,若考虑合金添加元素与因热疲劳导致裂纹扩展的关系,则裂纹扩展较大程度依赖于改善强度至软钎料的强度以上的元素,故将对各种组成的软钎料合金进行热循环试验的结果作为关于特别是在高温下使用的软钎料特性的比较例。
观察利用各组成的软钎料合金进行软钎焊的状态时,Ag在软钎料中形成细针状的金属间化合物Ag3Sn,通过分散在网状结构上,能够提高软钎料的强度而抑制裂纹的扩展,因125℃以上的温度负荷和应力而Ag3Sn容易粗大化,特别是,在裂纹扩展的前端部强度改善效果消失。因此,仅利用添加有Ag的合金时,对于如LED部件这样的在侧面几乎未形成焊接圆角的部件来说,会因最高温度达到125℃以上的热疲劳导致难以抑制裂纹扩展。
另外,即使在添加Cu、Ni的情况下,通过使Cu6Sn5、(CuNi)6Sn5、Ni3Sn4等金属间化合物分散在网状结构上而改善软钎料的强度,但与Ag相比强度改善效果降低,因125℃以上的温度负荷和应力而容易粗大化,其强度改善效果消失。另一方面,Sb、Bi分散于Sn中,能够改善Sn本身的强度,故即使基于125℃以上的温度负荷、应力,其效果也几乎不会发生变化。
然而,Bi的过量添加会使软钎料的延性大幅度降低(Sn-3Ag-0.8Cu-3Bi-0.02Ni的软钎料组成中伸长率为24%),因此,在LED部件接合时,线膨胀系数差如LED部件与Al基板那样,线膨胀系数差为15ppm以上,部件本身的大小超过2mm见方,且在部件侧面几乎未形成焊接圆角时,通过热循环向焊接圆角产生局部应力集中,进而,软钎料接合部的应变范围也较大,故重复负荷应变时容易产生裂纹。进而,因添加Bi而产生的延性的降低效果即使在150℃的高温区也能充分显现,会妨碍软钎料本身的变形,缓和应力变得困难。
另一方面,Sb也会与Bi同样地改善软钎料的强度,但即使是Sb,若添加量超过10%,则在室温下伸长率变成39%(Sn-3Ag-10Sb-1Cu-0.02Ni)而延性降低。但是,在125℃的高温区域时,反而能够改善延性,伸长率变成53%。如此,从改善Sn本身的强度的观点来看,即使是同类的Bi和Sb,特别是高温下的延性行为明显不同,故添加Sb能够改善软钎料本身的强度,且也能够提高在高温下的应力缓和性,故对于需要在高强度和高温下的应力缓和性的LED部件与Al基板的接合来说是有效的,通过因添加Sb来改善强度而能够大幅度地延长接合部的寿命。
已知:Bi、Sb固溶于Sn中,使Sn的强度增加,提高安装于FR-4等印刷基板的芯片电阻部件等的热循环特性。芯片电阻部件的特征是在两侧的侧面整体形成有金属电极,有软钎料的强度越高,寿命越延长的倾向。在芯片电阻部件的底部的软钎料接合部,裂纹较容易扩展,但有较大焊接圆角,故对于焊接圆角中的裂纹的扩展减慢,特别是拉伸强度、尤其在高温下的拉伸强度高的合金来说,寿命较长。
然而,陶瓷基材的LED部件在LED部件的制造的工序中,侧面整体无法形成电极,进而,为了使自LED产生的热有效地释放,目前,使用有Al基材的基板。Al基材与通常的FR-4相比,线膨胀系数大且刚性高,热循环试验时对软钎料接合部的负荷逐渐增大。进而,LED部件难以如芯片电阻部件那样,在侧面整体设置电极,故必须以LED部件的下表面电极维持接合。
专利文献2中说明了通过在一个侧面设置两个电极,即使一个断裂,也可以用另一个电极维持导通,但对于这种陶瓷基材的LED部件与Al基材的基板的软钎料接合部来说,裂纹自底面的中央部位扩展软钎料接合部,在一个侧面电极的一部分产生裂纹的状态下,裂纹已经扩展至阳极侧或者阴极侧的软钎料接合部分的大部分,虽然发生导通,但是之后裂纹立即完全贯通单侧的电极,变成导通不良。因此,只要实质上不防止软钎料裂纹的产生,热循环试验中就无法实现延长寿命。
进而,LED部件的软钎料接合部除了导通以外,还具有释放在LED部件产生的热的重要功能。导通不良会导致LED变得无法发光等故障,但若散热性降低,则根据情况也有可能因其热而导致LED、周边的有机物燃烧。因此,与FR-4等有机基材相比,优选不会燃烧的Al等金属基板。无论如何,为了防止LED本身的燃烧,不仅单纯地维持导通,而且必须充分抑制裂纹的扩展。
添加了Bi的Sn-Cu系软钎料合金对于两面形成整面电极的芯片电阻部件与FR-4等印刷基板的软钎料接合部的可靠性提高来说,是非常有效的。但是,与芯片电阻部件相比,对于线膨胀系数不会大幅度变化的陶瓷基材的LED部件与Al基板的软钎料接合部来说,Bi几乎没有延长寿命效果,Sb是特别有效的。若Bi和Sb向SnAgCu合金中添加的添加量增加,则在室温、125℃以上的高温下,拉伸强度均增加,形成同样的机械特性,但随着Bi的添加量变多,伸长率降低,对于Sn3Ag1Cu5Bi合金,成为20%以下。
另一方面,对于Sb,即使添加量增加,伸长率也不会大幅度降低,如果添加10%以下,则在室温、125℃下均会成为30%以上。在部件的侧面具有较大焊接圆角时,伸长率几乎不会对裂纹的扩展带来影响,对于没有伸长的合金来说,利用两侧的圆角牢固地按住部件,故如同具有将软钎料接合部本身模制那样的效果。
然而,若无法在侧面整体形成电极,则从两侧按住部件的效果变小,部件底部的软钎料本身的特性变得非常重要。对于部件底部,由Al基材与部件的线膨胀系数差而在热循环中软钎料发生明显变形。对于添加了Bi的SnAgCu合金,延性降低,故尽管强度提高,也无法耐受如此大的变形,如Sb那样,能够兼备强度提高和延性的添加元素是有效的。
Sb添加量与Bi添加量的最大差异是,Bi固溶于Sn中,在添加过量的Bi时,Bi本身在软钎料中结晶,使伸长率大幅度降低。特别是,Bi在软钎料凝固时一部分容易偏析,产生延性局部较差的部分。若一旦裂纹扩展,则应力向裂纹前端部集中,裂纹的扩展逐渐加速,故如Bi那样为高强度、但延性极低的Bi发生粗大偏析这样的软钎料接合部作为在侧面整面没有电极、且无法形成较大焊接圆角的陶瓷基材的LED部件与Al基材的基板的软钎焊合金是不适合的。
另一方面,Sb也同样,固溶于Sn中,但Sb在焊接圆角中不会发生较大偏析,无法固溶的Sb以SnSb金属间化合物的形式微细地分散。相反,微细地分散的SnSb金属间化合物可以改善强度而不会使延性大幅度降低,故对于这种LED部件与Al基材的基板的软钎料接合部来说,是非常有效的添加元素。若Sb添加量过少,则Sb仅固溶于Sb中,SnSb的微细的金属间化合物不会固溶于Sn基体中,故无法抑制裂纹的扩展。因此,需要添加至少3%的Sb。
另一方面,若过量地添加Sn,则SnSb的金属间化合物变得粗大,例如,即使是微细地分散的SnSb金属间化合物,延性也会大幅度降低,裂纹的扩展会加速。因此,Sb添加量优选为10%以下。
另外,Ag的添加也会使拉伸强度提高,添加Sb时,添加Ag可以进一步抑制因热循环试验导致的裂纹的扩展,但若过量添加,则较多的Ag3Sn会使伸长率大幅度降低,故优选1~3%。对于陶瓷基材的LED部件来说,电极形成中大多使用Ni,进而在最表面镀覆Au、Ag等。因此,在软钎料不包含Cu时,Ni电极的腐蚀变得剧烈,电极会从LED剥离,故至少需要添加0.3%以上。另外,若Cu添加量过多,则形成粗大的Cu6Sn5,会加速LED底部的软钎料接合部的裂纹扩展,故最多1.2%以内即可。
进而,通过Cu、Ag的添加带来的强度改善效果会因热疲劳而受到损害,但具有使接合部的裂纹扩展延迟的效果,进而通过使化合物分散在网状结构上,能够抑制因Sb不均匀分布而导致的Sn基体的强度局部降低,能够极端地使裂纹扩展的可能性降低。
进而,添加Ni、Co时,在软钎料凝固的初始,以与Sn的金属间化合物的形式析出,具有使Sn枝晶(dendrite)微细化、使软钎料组织均质的效果,结果能够使可靠性提高。即,Ni、Co以初晶的形式进行结晶时,化合物周边的熔融软钎料的Cu浓度暂时会降低,局部地形成固相线高的组成。进而,化合物的结晶也发生过冷却状态,故一旦形成Cu浓度低的液层,Sn的结晶立即开始。若添加选自Ni、Co中的元素的总和超过0.15%,则软钎料的润湿性变差。
进而,添加P、Ge具有防止软钎料的变色的效果。特别是,LED部件中,有可能对LED的发光色带来影响的焊接圆角未变色较佳,圆角的颜色为银白色较佳。若选自P、Ge中的元素的总和超过0.1%,则软钎料的硬度增加,变得难以抑制软钎料接合部的裂纹扩展。
如此,在对LED部件进行软钎焊时,由于LED部件在发光时容易引起放热,因此,在高温区域强、与现有的芯片部件不同的组成的软钎料合金有成为有效的可能性。具体而言,在为LED部件的情况下,通常与容易抑制结晶应变的Bi相比,实际上添加Sb使热循环寿命延长等、作为LED部件用的软钎料合金具有特异的组成。
实施例
在此,作为软钎料合金,使用了表1的实施例和比较例中列举的合金。此时,使用各组成的软钎料合金,通过热循环试验来判断如下软钎料接合部的强度:侧面的电极为该侧面的总面积的0%和25%的、2.8mm×2.8mm尺寸的LED部件(以下,称为“LED部件”。)、和侧面的电极为该侧面的总面积的100%的、3.2mm×1.6mm尺寸(3216R)的芯片电阻部件(以下,称为“芯片电阻部件”。)各10~14个与1.5mm厚的Al基板进行软钎焊时的软钎料接合部。需要说明的是,LED部件设置在Ni/镀Au电极上、芯片电阻部件设置在镀Sn端。软钎焊基于氮气气氛(氧气<<500ppm)下的240度的回流焊方式。热循环试验通过在-55度~125度下高温时保持30分钟而反复1000个循环后,在室温下通过速度83.3μm/s的剪切试验而实施。剪切循环后的强度除以基板的Cu焊盘的面积,将剪切应力以每单位面积的应力(以下,称为剪切应力)表示。将剪切应力的平均值作为平均剪切应力,将单侧贯通有裂纹时的应力的1.5倍作为最小剪切应力。应力试验时,单侧贯通有裂纹时,部件会旋转而不是平行摇动。
以下示出表1的结果。

对于端部被电极覆盖的芯片电阻部件,平均剪切应力本身小于LED部件,但通常芯片电阻部件的宽度较窄,这是由于原本接合面积小。因此,单纯地比较剪切应力时,与LED部件相比应力变低,但用上述剪切应力表示时,成为较近的值。对于芯片电阻部件,根据合金组成,虽然有若干剪切应力的差异,但平均剪切应力为25MPa以上,另外,应力试验时,芯片电阻部件的单侧首先被切,不会以旋转的方式发生断裂。对于芯片电阻部件,在1000个循环左右几乎不会有合金的差异。
另一方面,对于LED部件,如果仅单纯地维持导通,则10MPa左右的剪切应力是充分的,但此时存在于侧面的单侧的两个电极中,一个发生断裂的情况较多,此时,残留的电极也立即发生断裂,本试验的N数量为10~14个左右,因此,将裂纹明显扩展的剪切应力的1.5倍的15MPa作为外观上不会明显确认到裂纹的最小剪切应力。另外,认为:平均剪切应力为25MPa以上时,剪切应力试验时LED部件的两侧的端子同时断裂,例如即使产生裂纹,其扩展也较小,能够确保充分的接合面积。因此,对于此次的LED部件,作为平均剪切应力必须为25MPa以上。
从表1来看,本申请的软钎料合金即使在侧面的电极面积为该侧面的总面积的25%、0%(未形成侧面的圆角)的情况下,最小剪切应力也具有20MPa以上,即使与侧面的电极面积为100%(形成侧面的圆角)相比,也毫不逊色。相对于此,对于比较例的软钎料合金,侧面的电极面积为100%(形成侧面的圆角)时剪切应力接近20MPa,侧面的电极面积为25%、0%(未形成侧面的圆角)时,剪切应力减半。
产业上的可利用性
通过使用具有面向以上的LED部件的各种用途的组成的软钎料合金进行软钎焊,能够形成更适合于目标用途的LED部件的软钎焊结构,得到软钎料接合部的高可靠性。

Claims (12)
1.一种软钎料合金,其用于使部件的下表面与金属基板钎焊接合而得到的组件,所述部件的侧面实质上不具有电极,且主体由陶瓷形成,
所述软钎料合金包含以质量%计Ag:0~3%、Cu:0.3~1.2%、Sb:3~10%、余量为Sn。
2.根据权利要求1所述的软钎料合金,其中,含有5~10质量%的Sb。
3.根据权利要求1所述的软钎料合金,其中,含有7~10质量%的Sb。
4.根据权利要求1所述的软钎料合金,其中,含有10质量%的Sb。
5.根据权利要求1所述的软钎料合金,其中,还含有以质量%计为0.15%以下的选自Ni和Co中的元素1种以上。
6.根据权利要求1所述的软钎料合金,其中,还含有以质量%计总计为0.1%以下的选自P和Ge中的元素1种以上。
7.根据权利要求5所述的软钎料合金,其包含以质量%计Ag:3%、Cu:1%、Sb:10%、Ni:0.02%、余量为Sn。
8.一种方法,其为使用软钎料合金,使部件的下表面与金属基板钎焊接合的方法,所述部件的侧面实质上不具有电极,且主体由陶瓷形成,
所述部件具有由陶瓷形成的主体,所述软钎料合金包含以质量%计Ag:0~3%、Cu:0.3~1.2%、Sb:3~10%、余量为Sn。
9.根据权利要求8所述的方法,其中,所述软钎料合金含有7~10质量%的Sb。
10.根据权利要求8所述的方法,其中,所述软钎料合金含有5~10质量%的Sb。
11.根据权利要求8所述的方法,其中,所述软钎料合金还含有以质量%计为0.15%以下的选自Ni和Co中的元素1种以上。
12.根据权利要求8所述的方法,其中,所述软钎料合金还含有以质量%计总计为0.1%以下的选自P和Ge中的元素1种以上。
