 本開示は、パワー半導体装置およびその製造方法ならびに電力変換装置に関する。
 電力用半導体素子を備えたパワー半導体装置の一形態として、電力用半導体素子を搭載したパワーモジュール部とヒートシンクとを一体化したヒートシンク一体型のパワー半導体モジュールが提案されている(特許文献1~特許文献10)。

 本開示に係るパワー半導体装置によれば、モジュールベースおよびヒートシンクベース部は、モジュールベースとヒートシンクベース部とが接合された状態で、第1凹凸部および第2凹凸部のいずれかが、空間として残されるバッファ凹部を備える態様で形成されている。これにより、モジュールベースとヒートシンクベース部とを一体化する際の荷重を低減することができる。その結果、生産性を向上することができるパワー半導体装置が得られる。
 本開示に係るパワー半導体装置の製造方法によれば、モジュールベースを用意する工程およびヒートシンクベース部を用意する工程では、モジュールベースとヒートシンクベース部とが接合された状態で、第1凹凸部および第2凹凸部のいずれかが、空間として残されるバッファ凹部を備える態様で形成される。これにより、モジュールベースとヒートシンクベース部とを一体化する際の荷重を低減することができる。その結果、パワー半導体装置の生産性を向上させることができる。

 実施の形態1に係るパワー半導体装置について説明する。図1に、パワー半導体装置の一部断面を含む分解側面図を示す。図1に示すように、パワー半導体装置1は、パワーモジュール部11およびヒートシンク51を備えている。パワーモジュール部11には、第1凹凸部としての凹凸部15が形成されている。ヒートシンク51には、第2凹凸部としての凹凸部55が形成されている。
 パワーモジュール部11は、モジュールベース13を備えている。モジュールベース13の一方の表面には、絶縁シート21を介在させてリードフレーム23が配置されている。リードフレーム23には、はんだ25によってチップ27が接合されている。チップ27には、電力半導体素子が形成されている。チップ27等は、封止材としてのモールド樹脂29によって封止されている。モールド樹脂29の側面から、リードフレーム23の一部が外部端子として突出している。
 モジュールベース13の他方の表面には、凹凸部15が形成されている。凹凸部15は、平坦部15fに凹部15a等が形成された態様の凹凸形状とされる。凹凸部15は、凹部15aとバッファ凹部15cとを含む。すなわち、この場合、モジュールベース13は、凹凸部15がバッファ凹部15cを備える態様で形成されている。バッファ凹部15cについては後述する。
 図2に示すように、凹部15a等は、たとえば、第1方向としてのY軸方向に沿って延在するとともに、Y軸方向と交差するX軸方向に間隔を開けて形成されている。なお、凹凸部15とは、凹部15aおよびバッファ凹部15cを含むモジュールベース13の表面全体の形状を意味する。
 ヒートシンク51は、放熱拡散部53aを含むヒートシンクベース部53と、放熱フィン63とを備えている。ここでは、ヒートシンク51として、かしめ加工によって放熱フィン63とヒートシンクベース部53とを一体化したかしめ構造のヒートシンク51aが採用されている。ヒートシンクベース部53(放熱拡散部53a)には、凹凸部55が形成されている。凹凸部55は、平坦部55fに凸部55aが形成された態様の凹凸形状とされる。
 放熱フィン63は、ヒートシンクベース部53において、凹凸部55が形成されている側とは反対の側に、第2方向としてのY軸方向に沿って配置されるとともに、第3方向としてのX軸方向に互いに間隔を開けて配置されている。
 図3に示すように、パワー半導体装置1では、パワーモジュール部11に形成された凹凸部15と、ヒートシンク51に形成された凹凸部55とを、かしめ加工によって互いに嵌合させることで、パワーモジュール部11とヒートシンク51とが接合されて、一体化されている。ここで、バッファ凹部15cには、凸部55aは嵌合していない。具体的には、モジュールベース13とヒートシンクベース部53とが嵌合された状態で、凹凸部15には、凹部が空間として残されるバッファ凹部15cが形成されている。また、バッファ凹部15cは、凹凸部15と凹凸部55とが互いに嵌合して隣り合う一の凹部15aと他の凹部15aとの間に一つ配置されているが、二つ以上配置されていてもよい。
 モジュールベース13は、たとえば、切削加工、ダイキャスト加工、鋳造加工または押出加工等によって作製される。モジュールベース13は、たとえば、アルミニウムまたはアルミニウム合金等によって形成される。ヒートシンクベース部53は、切削加工、ダイキャスト加工、鋳造加工または押出加工等によって作製される。ヒートシンクベース部53は、たとえば、アルミニウムまたはアルミニウム合金等によって形成される。実施の形態1に係るパワー半導体装置1は、上記のように構成される。
 次に、上述したパワー半導体装置1の製造方法の一例について説明する。まず、凹部15aおよびバッファ凹部15cを含む凹凸部15が形成されたモジュールベース13を用意する(図4参照)。電力半導体素子が形成されたチップ27をモジュールベース13に搭載し、モールド樹脂29により封止することによって、パワーモジュール部11を形成する(図4参照)。また、凹凸部55およびかしめ部61が形成されたヒートシンク51a(51)を用意する(図4参照)。さらに、板状の複数の放熱フィン63を用意する(図4参照)。
 次に、図4に示すように、パワーモジュール部11のモジュールベース13に形成された凹凸部15と、ヒートシンクベース部53に形成された凹凸部55とが対向するように、パワーモジュール部11とヒートシンクベース部53とを配置する。また、複数の放熱フィン63を、ヒートシンクベース部53に形成されたかしめ部61と対向する位置に配置する。
 次に、図5に示すように、複数の放熱フィン63のそれぞれを、対応する、隣り合うかしめ部61とかしめ部61との間に位置する溝(フィン挿入溝)に挿入し、かしめ部61に向けて、加工ツールとしてのプレス刃71を挿入する。
 次に、図6に示すように、プレス刃71をかしめ部61に接触させる。その状態で、パワーモジュール部11を上方から押圧することで、モジュールベース13(パワーモジュール部11)の凹凸部15とヒートシンクベース部53の凹凸部55とが互いに嵌合し、パワーモジュール部11がヒートシンクベース部53に接合される。
 また、プレス刃71によってかしめ部61がかしめられることによって、複数の放熱フィン63がヒートシンクベース部53に接合される。その後、プレス刃71を取り外すことによって、図3に示すパワーモジュール部11とヒートシンク51とを一体化させたパワー半導体装置1が完成する。
 上述したパワー半導体装置1では、モジュールベース13には、ヒートシンクベース部53に形成された凹凸部55における凸部55aが嵌合されないバッファ凹部15cが形成されている。これにより、モジュールベース13をヒートシンクベース部53に接合する際の荷重を低減することができる。このことについて、模式的な図を用いて説明する。
 まず、図7に、比較の対象として、バッファ凹部が形成されていないモジュールベース13の場合における、モジュールベース13とヒートシンクベース部53とを嵌合させる前(ヒートシンクかしめ前)の状態と、嵌合させた後(ヒートシンクかしめ後)の状態とを模式的に示す。
 一方、図8に、実施の形態1に係る、バッファ凹部15cが形成されたモジュールベース13の場合における、モジュールベース13とヒートシンクベース部53とを嵌合させる前(ヒートシンクかしめ前)の状態と、嵌合させた後(ヒートシンクかしめ後)の状態とを模式的に示す。なお、いずれの場合も、モジュールベース13とヒートシンクベース部53とを嵌合させる際には、プレス荷重として、基準となる荷重を付与した。この基準となる荷重を、「1AkN」と記す。
 図7に示すように、バッファ凹部が形成されていないモジュールベース13の場合には、基準の1AkNの荷重を加えても、モジュールベース13における平坦部15fとヒートシンクベース部53における平坦部55fとの間には距離があり、ヒートシンクかしめは完了していない。ここで、ヒートシンクかしめが完了したとは、プレス荷重を増加させても、モジュールベース13とヒートシンクベース部53との間の隙間が変化しない状態をいう。
 一方、図8に示すように、バッファ凹部15cが形成されているモジュールベース13の場合には、基準の1AkNの荷重を加えた際に、バッファ凹部15cの周囲に位置するモジュールベース13の部分が塑性変形をする。このため、モジュールベース13における平坦部15fとヒートシンクベース部53における平坦部55fとが接触し、プレス荷重を増加させても、モジュールベース13とヒートシンクベース部53との間の隙間は変化せず、ヒートシンクかしめが完了する。
 このように、実施の形態1に係るパワー半導体装置1では、モジュールベース13にバッファ凹部15cを設けることで、ヒートシンクかしめを完了させるために加えるプレス荷重を低減することができる。
 また、バッファ凹部15cの周囲に位置するモジュールベース13の部分が塑性変形をすることで、バッファ凹部15cが設けられていない場合と比べて、モジュールベース13とヒートシンクベース部53(ヒートシンク51)との相対的な位置ずれに対する許容範囲が広がることになる。
 このため、ヒートシンクかしめの際の、モジュールベース13とヒートシンクベース部53(ヒートシンク51)との位置決め精度を緩くすることができ、位置決め治具として、より簡便な位置決め治具を用いることができる。これにより、特許文献9、10のそれぞれに開示された、モジュールベースに形成された凹凸部とヒートシンクに形成された凹凸部とを嵌合することによって一体化させたパワー半導体装置と比較すると、生産性の良好なヒートシンクかしめを実現することができる。
 さらに、位置決め精度の観点(緩和)から、図9に示すように、凹凸部15として、凹部15aの深さよりも深い凹部15bを設け、凹凸部55として、凸部55aの高さより高い凸部55bを設けてもよい。
 このようなより深い凹部15bとより高い凸部55bとを設けることで、モジュールベース13とヒートシンクベース部53(ヒートシンク51)との位置合わせをする際に、ヒートシンクベース部53(ヒートシンク51)に対するモジュールベース13のおおよその位置合わせを行うことができる。
 その状態で荷重を加えることで、より高い凸部55bが、より深い凹部15bの傾斜部分をスライドし、ヒートシンクかしめが開始される。この場合には、X軸方向の位置決め精度をさらに緩やかにすることができ、位置決め治具としてさらに簡便な位置決め治具を用いることができる。これにより、生産性のさらに良好なヒートシンクかしめを実現することができる。
 より深い凹部15bは、モジュールベース13において、X軸方向(正方向)の端とX軸方向(負方向)の端とに配置させ、より高い凸部55bは、ヒートシンクベース部53において、X軸方向(正方向)の端とX軸方向(負方向)の端とに配置させることが望ましい。これにより、ヒートシンクベース部53(ヒートシンク51)に対するモジュールベース13のおおよその位置合わせを容易に行うことができ、ヒートシンクかしめの生産性の向上に寄与することができる。
 次に、発明者らは、バッファ凹部15cの効果について、塑性加工解析(シミュレーション)による評価を行った。この評価について説明する。
 図10に、解析に用いたモデルとして、バッファ凹部が形成されていないモデル(比較例)と、バッファ凹部が形成されているモデル(実施の形態)とを示す。モジュールベース13およびヒートシンクベース部53のそれぞれにおける各部の寸法を、短い部分(短い寸法線参照)では、数mm程度に設定し、長い部分(長い寸法線参照)では、数十mm程度に設定した。凸部55aのX軸方向の中心線の位置(点線参照)と、凹部15a等のX軸方向の中心線の位置(点線参照)とを一致させた。
 また、モジュールベース13の材質として、純アルミニウムのA1050系を設定した。ヒートシンクベース部53の材質として、アルミニウム-マグネシウム-シリコン系のA6063系を設定した。このモデルを用いて、バッファ凹部の有無によって、モジュールベース13等がどのように塑性変形するかを解析した。
 その結果を、図11および図12に示す。図11および図12では、バッファ凹部が形成された実施の形態1に係るモデル(モデルA)を上段に示し、バッファ凹部が形成されていない比較例に係るモデル(モデルB)を下段に示す。なお、解析においては、モジュールベース13とヒートシンクベース部53とのそれぞれにおいて、格子を設定して解析を行ったが、図11および図12では、図面が煩雑になるのを避けるために、それぞれの輪郭だけを示し、格子は示されていない。
 図11では、モデルAおよびモデルBのそれぞれについて、ヒートシンクかしめ前の状態と、基準の荷重(1AkN)を加えた状態と、基準の荷重の1.5倍の荷重(1.5AkN)を加えた状態とを示す。
 図12では、モデルAおよびモデルBのそれぞれについて、基準の荷重の2.0倍の荷重(2.0AkN)を加えた状態と、基準の荷重の2.5倍の荷重(2.5AkN)を加えた状態と、基準の荷重の3.0倍の荷重(3.0AkN)を加えた状態とを示す。
 図11および図12に示すように、プレス荷重が大きくなるにしたがい、モデルAおよびモデルBの双方において、凸部55aが凹部15aに嵌まり込み、モジュールベース13の平坦部15fとヒートシンクベース部53の平坦部55fとの間の隙間が徐々に狭くなることがわかる。
 次に、図11および図12に示す評価結果に基づいて、プレス荷重とその隙間との関係を求めた。その結果を、図13に示す。横軸はプレス荷重である。縦軸は隙間RDである。図14に示すように、隙間RDは、モジュールベース13の平坦部15fとヒートシンクベース部53の平坦部55fとの間の距離とした。なお、この距離は、モジュールベース13の凸部がヒートシンクベース部の凹部に嵌め込まれるまでに残された距離と捉えることができる。
 ここで、隙間RDの値が0.05mm以下になった場合にヒートシンクかしめが完了したとする。そうすると、ヒートシンクかしめを完了させるのに要するプレス荷重は、モデルB(比較例)では、2.5AkNであるのに対して、モデルA(実施の形態1)では、2.0AkNであることがわかった。したがって、モデルA(実施の形態1)では、モデルB(比較例)と比較して、ヒートシンクかしめを完了させるのに要するプレス荷重を20%低減できることが判明した。
 上述した評価結果は一例であり、モジュールベース13およびヒートシンクベース部53において、バッファ凹部15cを含む構造を工夫することによって、プレス荷重をさらに低減することが可能である。
 プレス荷重を低減できるのは、バッファ凹部15cによって、モジュールベース13等が塑性変形することに起因すると考えられる。発明者らは、その塑性変形量を評価した。図15に、ヒートシンクかしめ前の状態を示す。図16に、基準のプレス荷重の3.0倍のプレス荷重(3.0AkN)を加えた状態における塑性変形量(X軸方向)の等高線(コンター図)を示す。
 図15および図16に示すように、ヒートシンクかしめ前の状態から、プレス荷重(3.0AkN)を加えることで、モジュールベース13は、X軸方向に約±0.2mm程度塑性変形していることがわかった。この評価から、バッファ凹部15cが形成されていることに伴って生じるモジュールベース13の塑性変形が、プレス荷重の低減に寄与することが確認できた。
 なお、凸部55a等が嵌合しないバッファ凹部15cを設ける領域(面積)を増減することによって、ヒートシンクかしめ後のモジュールベース13とヒートシンクベース部53との保持強度を調整することができる。保持強度とは、この場合、垂直引張強度であり、モジュールベース13とヒートシンクベース部53とを引張試験をした際に、モジュールベース13とヒートシンクベース部53とが引き離される直前の最大強度をいう。モジュールベース13とヒートシンクベース部53との保持強度が要求される場合には、プレス荷重の低減効果が得られる程度に、バッファ凹部15cの領域(面積)を調整すればよい。
 (バッファ凹部のバリエーション)
 上述したパワー半導体装置1におけるモジュールベース13に形成されたバッファ凹部15cとしては、Y軸方向に沿って一様に形成されている場合を例に挙げて説明した(図2参照)。バッファ凹部15cとしては、これに限られるものではなく、図17に示すように、Y軸方向に沿って不連続に形成されたバッファ凹部15cでもよい。この場合においても、バッファ凹部15cが一様に形成されている場合と同様の効果を得ることができる。
 なお、バッファ凹部15cを含む凹凸部15が不連続に形成されている場合には、ヒートシンクベース部53に形成される凹凸部55も、凹凸部15に対応するように不連続に形成されている。
 また、上述したパワー半導体装置1におけるモジュールベース13では、凸部55aがそれぞれ嵌合する隣り合う凹部15aと凹部15aとの間のそれぞれ(7箇所)に、一つのバッファ凹部15cが配置されている場合を例に挙げて説明した(図3参照)。
 バッファ凹部15cの配置態様としては、これに限られるものではなく、図18に示すように、隣り合う凹部15aと凹部15aとの間にバッファ凹部15cを形成した構造を、モジュールベース13において、一箇所だけ設けるようにしてもよい。また、図19に示すように、隣り合う凹部15aと凹部15aとの間にバッファ凹部15cを形成した構造を、モジュールベース13において、4箇所設けるようにしてもよい。このようなバッファ凹部15cの配置態様であっても、プレス荷重の低減に寄与することができる。
 さらに、上述したパワー半導体装置1では、モジュールベース13にバッファ凹部15cを形成した構造を例に挙げて説明したが、バッファ凹部をヒートシンクベース部53に形成してもよい。
 図20に示すように、パワー半導体装置1では、モジュールベース13に凹凸部17が形成されている。凹凸部17は、平坦部17fに凸部17a等が形成された態様の凹凸形状とされる。ヒートシンクベース部53(放熱拡散部53a)に、凹凸部57が形成されている。凹凸部57は、凹部57aとバッファ凹部57cとを含む。
 バッファ凹部57cには、凸部17aは嵌合しない。凹凸部57は、平坦部57fに凹部57aとバッファ凹部57cとが形成された態様の凹凸形状とされる。すなわち、この場合、ヒートシンクベース部53は、凹凸部57が、バッファ凹部57cを備える態様で形成されている。
 ヒートシンクベース部53に形成される凹凸部57が、モジュールベース13に形成された凹凸部17の凸部17aが嵌合しないバッファ凹部57cを含むことで、図1等に示すパワー半導体装置1と同様に、プレス荷重を低減することができ、制裁性の向上に寄与することができる。
 (放熱フィン)
 ヒートシンク51の放熱フィン63は、たとえば、アルミニウムまたはアルミニウム合金等から形成された板材(圧延材)とされる。このような板材とすることで、加工性と放熱性との双方を両立させることができる。
 さらに、放熱フィン63にエンボス加工を施すことによって、放熱フィン63の表面に微小な凹みを形成してもよい。放熱フィン63の表面に凹みを形成することで、放熱フィン63の放熱表面積が増加し、放熱性能を向上させることができる。また、エンボス加工は、放熱フィン63をプレス加工によって製造する際に使用する金型によって施すことができる。これにより、生産コストを増やすことなく、放熱フィン63の表面にエンボス加工を施すことができる。
 さらに、エンボス加工が施された放熱フィン63を積層させた場合には、隣り合う放熱フィン63と放熱フィン63との間で接触する接触面積が減少し、放熱フィン63間同士の表面摩擦を低減することができる。これにより、ヒートシンクベース部53と放熱フィン63とを一体化するかしめ加工に使用する生産設備の簡略化を図ることができる。また、生産タクトの短縮が図られて、生産性を向上させることができる。
 また、エンボス加工を施した放熱フィン63では、放熱フィン63をヒートシンクベース部53にかしめ加工する際に、エンボス加工が施された凹みに、かしめ部61が食い込むことで、アンカー効果を発揮させることができる。これにより、放熱フィン63がかしめ部から引き抜く方向の摩擦力が大きくなり、放熱フィン63のヒートシンクベース部53に対する垂直引張強度を向上させることができる。
 ここで、放熱フィン63の硬度がヒートシンクベース部53の硬度よりも高い(硬い)場合には、ヒートシンクベース部53のかしめ部61は、放熱フィン63に食い込むというよりは、エンボス加工が施された放熱フィン63の表面に倣うように塑性変形をすることになる。これにより、エンボス加工が施された放熱フィンのヒートシンクベース部53に対する垂直引張強度を向上させることができる。
 一方、ヒートシンクベース部53(かしめ部61)の硬度が放熱フィン63の硬度よりも高い(硬い)場合には、かしめ部61が、放熱フィン63の表面に喰い込むことで、放熱フィン63が塑性変形することになる。この場合には、エンボス加工による効果というよりは、放熱フィンが63が塑性変形することによって、ヒートシンクベース部53に対する垂直引張強度を向上させることができる。
 これらの知見から、放熱フィン63のヒートシンクベース部53に対する垂直引張強度を向上させるには、放熱フィン63の表面にエンボス加工を施す手法、および、ヒートシンクベース部53(かしめ部61)の硬度を放熱フィン63の硬度よりも高い(硬い)する手法のうち、少なくともいずれかの手法を採ることが望ましい。
 発明者らは、ヒートシンクベース部53をアルミニウム-マグネシウム-シリコン合金のアルミニウム6000系の材料から形成し、放熱フィン63を純アルミニウムのアルミニウム1000系の材料から形成した試料(試料A)を作製し、垂直引張強度を評価した。また、比較例として、ヒートシンクベース部53と放熱フィン63との双方を、純アルミニウムのアルミニウム1000系の材料から形成した試料(試料B)を作製し、垂直引張強度を評価した。その結果、試料Aの垂直引張強度は、試料Bの垂直引張強度よりも約2.5~3.6倍強いことがわかった。
 なお、パワー半導体装置1では、モジュールベース13、ヒートシンクベース部53および放熱フィン63の材料としては、アルミニウム系の材料に限られるものではなく、パワー半導体装置1の仕様に応じて、適宜、最適な材料が使用される。たとえば、放熱能力の観点からでは、放熱フィン36としては、アルミニウム系の材料よりも熱伝導率が大きい銅系の板材を適用することで、放熱性能をさらに向上させることができる。
 上述したパワー半導体装置1では、ヒートシンク51として、かしめ加工によって放熱フィン63とヒートシンクベース部53とを一体化したかしめ構造のヒートシンク51aが採用されている。これにより、ヒートシンクベース部53とは別個に、仕様に応じた放熱フィン63を設計し製造することができ、ヒートシンク51aの放熱能力の向上に寄与することができる。
 また、パワー半導体装置1のヒートシンク51として、かしめ構造のヒートシンク51aの他に、放熱フィン63とヒートシンクベース部53とが一体化に形成されたヒートシンク51を適用してもよい。図21に示すように、ヒートシンク51として、押出加工、切削加工または鍛造加工によって、ヒートシンクベース部53と放熱フィン63とを一体的に形成したヒートシンク51bでもよい。また、図22に示すように、ダイキャスト加工によって、ヒートシンクベース部53と放熱フィン63とを一体的に形成したヒートシンク51cでもよい。
 さらに、ヒートシンクベース部53に配置する放熱フィン63の配置態様として、図23に示すように、ヒートシンクベース部53の外周に沿って位置する外周領域以外の領域に、放熱フィン63を配置させてもよい。この場合には、図24に示すように、ヒートシンクベース部53における外周領域を、かしめ加工を行う際の荷重受け部65として機能させることができる。
 図25に示すように、放熱フィン63をヒートシンクベース部53にかしめ加工によりかしめた後、ヒートシンクセット治具73に、ヒートシンクベース部53を載置する。次に、パワーモジュール部11を上方から、ヒートシンクベース部53に向けて押圧することにより、モジュールベース13に形成された凹凸部15と、ヒートシンクベース部53に形成された凹凸部55とが互いに嵌合し、パワーモジュール部11がヒートシンクベース部53に接合される。
 その後、ヒートシンクセット治具73を取り外すことで、図26に示すように、パワーモジュール部11とヒートシンク51(ヒートシンクベース部53)とが一体化されたパワー半導体装置1が製造される。ヒートシンクセット治具73を用いてパワーモジュール部11とヒートシンク51とを一体化することで、ヒートシンクセット治具73を用いない場合と比べて、一体化をより簡易的にかつ効率的に行うことができる。
 また、ヒートシンクセット治具73は、放熱フィン63とヒートシンクベース部53とが一体化に形成されたヒートシンク51b、51cを用いた場合にも適用することができる。図27に示すように、放熱フィン63とヒートシンクベース部53とが一体的に形成されたヒートシンク51b、51cを、ヒートシンクセット治具73に載置する。
 次に、パワーモジュール部11を上方から、ヒートシンクベース部53に向けて押圧することにより、モジュールベース13に形成された凹凸部15と、ヒートシンクベース部53に形成された凹凸部55とが互いに嵌合し、パワーモジュール部11とヒートシンクベース部53とが一体化される。
 その後、ヒートシンクセット治具73を取り外すことで、図28に示すように、パワーモジュール部11とヒートシンク51とが一体化されたパワー半導体装置1が製造される。放熱フィン63とヒートシンクベース部53とが一体化に形成されたヒートシンク51の場合には、ヒートシンクセット治具73を用いることで、パワーモジュール部11とヒートシンク51とを容易に一体化することができる。
 なお、ヒートシンクベース部53と放熱フィン63とを一体的に形成したヒートシンク51b、51cの場合、図5に示すプレス刃71に替えて、プレス刃71の先端をフラットな形状とした治具(図示せず)を使用してもよい。この場合には、その治具をヒートシンクベース部53に接触させた状態でパワーモジュール部11を上方から押圧することで、パワーモジュール部11をヒートシンクベース部53に接合することができる。
 また、放熱フィン63としては、Y軸方向に沿って一様に形成されている場合を例に挙げて説明した(図23参照)。放熱フィン63としては、これに限られるものではなく、図29に示すように、Y軸方向に沿って不連続に形成された放熱フィン63aと放熱フィン63bとからなる放熱フィン63でもよい。
 この場合においても、図30に示すように、放熱フィン63の配置態様として、ヒートシンクベース部53の外周に沿って位置する外周領域を除く態様で、放熱フィン63を配置させることが望ましく、ヒートシンクベース部53における外周領域を、かしめ加工を行う際の荷重受け部65として機能させることができる。
 さらに、図31に示すように、放熱フィン63aのX軸方向の位置に対して、放熱フィン63bのX軸方向の位置をずらすように配置された放熱フィン63でもよい。この場合には、互いに隣り合う放熱フィン63aと放熱フィン63aとの間に放熱フィン63bが位置することで、パワー半導体装置1としての放熱性を向上させることができる。また、図32に示すように、ヒートシンクベース部53における外周領域を、かしめ加工を行う際の荷重受け部65として機能させることができる。
 また、パワーモジュール部11とヒートシンク51とを一体化したパワー半導体装置1では、パワーモジュール部11のモジュールベース13のサイズは、パワーモジュール部11(金型)において一義的に設定されている。このため、パワー半導体装置1(パワーモジュール部11)において発生する熱の発熱密度が変わる場合には、ヒートシンクベース部53の厚さを除くサイズ(幅と奥行き)、放熱フィン63の枚数、放熱フィン63のサイズを変えることで、それぞれの発熱密度に応じた放熱能力を確保することができる。
 すなわち、一つのパワーモジュール部11に対して、仕様に応じて発生する様々な発熱量に対応しうるヒートシンク51をパワーモジュール部11に接合させることができる。これにより、特許文献1~8のそれぞれに開示された、モールド樹脂から構成されるモールド部とモジュールベース部とにサイズに制約があるパワー半導体装置と比べると、パワーモジュール部11の共通化を図ることができる。その結果、パワー半導体装置1(パワーモジュール部11)の生産性向上に寄与することができる。
 なお、図33に示すように、完成したパワー半導体装置1では、バッファ凹部15cは空間として残るため、その空間の形成状態からヒートシンクかしめ工程の良否を判定することも可能になる。たとえば、パワー半導体装置1に光を照射してその投影面積を測定し、空間のヒートシンクベース部53からの高さ(寸法線参照)を見積もることで、ヒートシンクかしめ工程の良否を判定するができる。このような測定器具を設けることで、ヒートシンクかしめ工程の良否判定を自動的に行うことができる。
 また、空間として残るバッファ凹部15cに空気(風)を流すことで、パワー半導体装置1において発生した熱の放熱に寄与することができる。特に、ファン(図示せず)等を用いて、強制的に空冷させる場合に大きな効果を発揮させることができる。
 実施の形態2.
 実施の形態2に係るパワー半導体装置について説明する。図34に、パワー半導体装置1の一部断面を含む分解側面図を示し、図35に、パワーモジュール部11とヒートシンク51とを一体化したパワー半導体装置1の側面図を示す。
 図34および図35に示すように、パワー半導体装置1におけるヒートシンクベース部53は、放熱拡散部53aと嵩上げ部53bとから構成される。嵩上げ部53bは、放熱拡散部53aからパワーモジュール部11側に向かって突出するように形成されている。なお、これ以外の構成については、図1等に示すパワー半導体装置1の構成と同様なので、同一部材には同一符号を付し、必要である場合を除きその説明を繰り返さないこととする。
 上述したパワー半導体装置1では、前述したバッファ凹部15cが形成されていることによる生産性向上の効果に加えて、次のような効果が得られる。パワー半導体装置1では、放熱拡散部53aからパワーモジュール部11側に向かって突出するように嵩上げ部53bが形成されている。これにより、パワーモジュール部11におけるモールド樹脂29から突出するリードフレーム23と、ヒートシンクベース部53の放熱拡散部53aとの絶縁距離Lを確保することができる。
 ヒートシンクベース部53は、切削加工、鍛造加工、押出加工またはダイキャスト加工によって製造されており、嵩上げ部53bは、そのヒートシンクベース部53を製造する際に同時に形成される。このため、嵩上げ部53bの厚み(高さ)を自由に設定することができ、生産性を阻害することなく、仕様に応じた必要な絶縁距離Lを容易に確保することができる。
 なお、図36に示すように、リードフレーム23と放熱拡散部53aとの絶縁距離Lを確保する手法としては、モジュールベース13の厚さを厚くする構造も考えられる。この場合には、モジュールベース13が厚くなることに伴ってモジュールベース13の熱容量が増加することになるため、モールド樹脂29を成型する際の生産性等を考慮すると、放熱拡散部53aに嵩上げ部53bを形成することによって、絶縁距離Lを確保することが望ましい。
 また、モジュールベース13に形成される凹凸部15として、平坦部15fに凹部15a等が形成された態様の凹凸形状とされ、ヒートシンクベース部53(放熱拡散部53a)に形成される凹凸部55として、平坦部55fに凸部55aが形成された態様の凹凸形状とされる場合について説明した。凹凸形状としては、モジュールベース13では、平坦部に凸部が形成された態様の凹凸形状とされ、ヒートシンクベース部53では、平坦部に凹部が形成された態様の凹凸形状とされていてもよい。この場合には、ヒートシンクベース部53における凹凸形状が、バッファ凹部を備えることになる。
 実施の形態3.
 ここでは、上述した実施の形態1または実施の形態2において説明したパワー半導体装置1を適用した電力変換装置について説明する。本開示は特定の電力変換装置に限定されるものではないが、以下、実施の形態3として、三相のインバータに本開示を適用した場合について説明する。
 図37は、本実施の形態に係る電力変換装置を適用した電力変換システムの構成を示すブロック図である。図37に示す電力変換システムは、電源100、電力変換装置200、負荷300から構成される。電源100は、直流電源であり、電力変換装置200に直流電力を供給する。電源100は種々のものにより構成することが可能であり、たとえば、直流系統、太陽電池、蓄電池により構成することができる。また、交流系統に接続された整流回路またはAC/DCコンバータにより構成してもよい。また、電源100を、直流系統から出力される直流電力を所定の電力に変換するDC/DCコンバータによって構成してもよい。
 電力変換装置200は、電源100と負荷300の間に接続された三相のインバータであり、電源100から供給された直流電力を交流電力に変換し、負荷300に交流電力を供給する。電力変換装置200は、図37に示すように、直流電力を交流電力に変換して出力する主変換回路201と、主変換回路201を制御する制御信号を主変換回路201に出力する制御回路203とを備えている。
 負荷300は、電力変換装置200から供給された交流電力によって駆動する三相の電動機である。なお、負荷300は特定の用途に限られるものではなく、各種電気機器に搭載された電動機であり、たとえば、ハイブリッド自動車、電気自動車、鉄道車両、エレベーター、または、空調機器向けの電動機として用いられる。
 以下、電力変換装置200の詳細について説明する。主変換回路201は、スイッチング素子と還流ダイオードを備えている(いずれも図示せず)。スイッチング素子がスイッチングすることによって、電源100から供給される直流電力が交流電力に変換されて、負荷300に供給される。主変換回路201の具体的な回路構成は種々のものがあるが、本実施の形態に係る主変換回路201は2レベルの三相フルブリッジ回路であり、6つのスイッチング素子とそれぞれのスイッチング素子に逆並列された6つの還流ダイオードから構成することができる。
 主変換回路201の各スイッチング素子および各還流ダイオードの少なくともいずれかに、上述した実施の形態1または実施の形態2に係るパワー半導体装置1を、半導体モジュール202として構成する。6つのスイッチング素子は2つのスイッチング素子ごとに直列接続され上下アームを構成し、各上下アームはフルブリッジ回路の各相(U相、V相、W相)を構成する。そして、各上下アームの出力端子、すなわち主変換回路201の3つの出力端子は、負荷300に接続される。
 また、主変換回路201は、各スイッチング素子を駆動する駆動回路(図示せず)を備えているが、駆動回路は半導体モジュール202に内蔵されていてもよいし、半導体モジュール202とは別に駆動回路を備える構成であってもよい。駆動回路は、主変換回路201のスイッチング素子を駆動する駆動信号を生成し、主変換回路201のスイッチング素子の制御電極に供給する。具体的には、後述する制御回路203からの制御信号に従い、スイッチング素子をオン状態にする駆動信号とスイッチング素子をオフ状態にする駆動信号とを各スイッチング素子の制御電極に出力する。スイッチング素子をオン状態に維持する場合、駆動信号はスイッチング素子の閾値電圧以上の電圧信号(オン信号)であり、スイッチング素子をオフ状態に維持する場合、駆動信号はスイッチング素子の閾値電圧以下の電圧信号(オフ信号)となる。
 制御回路203は、負荷300に所望の電力が供給されるように、主変換回路201のスイッチング素子を制御する。具体的には、負荷300に供給すべき電力に基づいて主変換回路201の各スイッチング素子がオン状態となるべき時間(オン時間)を算出する。たとえば、出力すべき電圧に応じてスイッチング素子のオン時間を変調するPWM制御によって主変換回路201を制御することができる。そして、各時点においてオン状態となるべきスイッチング素子にはオン信号を、オフ状態となるべきスイッチング素子にはオフ信号が出力されるように、主変換回路201が備える駆動回路に制御指令(制御信号)を出力する。駆動回路は、この制御信号に従い、各スイッチング素子の制御電極にオン信号またはオフ信号を駆動信号として出力する。
 本実施の形態に係る電力変換装置では、主変換回路201の各スイッチング素子および各還流ダイオードの少なくともいずれかに、実施の形態1または実施の形態2において説明したパワー半導体装置1を、半導体モジュール202として適用する。これにより、電力変換装置の生産性の向上に寄与することができる。
 本実施の形態では、2レベルの三相インバータに本開示を適用する例について説明したが、本開示は、これに限られるものではなく、種々の電力変換装置に適用することができる。本実施の形態では、2レベルの電力変換装置としたが、3レベルまたはマルチレベルの電力変換装置であっても構わないし、単相負荷に電力を供給する場合には、単相のインバータに本開示を適用しても構わない。また、直流負荷等に電力を供給する場合には、DC/DCコンバータまたはAC/DCコンバータに本開示を適用することも可能である。
 また、本開示を適用した電力変換装置は、上述した負荷が電動機の場合に限定されるものではなく、たとえば、放電加工機、レーザー加工機、誘導加熱調理器または非接触器給電システムの電源装置として用いることもでき、さらには、太陽光発電システムまたは蓄電システム等のパワーコンディショナーとして用いることも可能である。
 なお、各実施の形態において説明したパワー半導体装置については、必要に応じて種々組み合わせることが可能である。
 今回開示された実施の形態は例示であってこれに制限されるものではない。本開示は上記で説明した範囲ではなく、請求の範囲によって示され、請求の範囲と均等の意味および範囲でのすべての変更が含まれることが意図される。
 本開示は、パワーモジュールとヒートシンクとを一体化したヒートシンク一体型のパワー半導体装置に有効に利用される。

Claims (14)

  1.  第1凹凸部が形成されたモジュールベースを有し、前記モジュールベースに電力用半導体素子が搭載されて封止材によって封止されたパワーモジュール部と、
     第2凹凸部が形成され、前記第2凹凸部と前記第1凹凸部とを互いに嵌合させる態様で前記モジュールベースに接合されたヒートシンクベース部と、
     前記ヒートシンクベース部に装着された複数の放熱フィンと
    を有し、
     前記モジュールベースおよび前記ヒートシンクベース部は、前記モジュールベースと前記ヒートシンクベース部とが接合された状態で、前記第1凹凸部および前記第2凹凸部のいずれかが、空間として残されるバッファ凹部を備える態様で形成された、パワー半導体装置。
  2.  前記ヒートシンクベース部は、前記放熱フィンが装着された放熱拡散部を含み、
     前記第2凹凸部は、前記放熱拡散部に形成された、請求項1記載のパワー半導体装置。
  3.  前記ヒートシンクベース部は、
     前記放熱フィンが装着された放熱拡散部と、
     前記放熱拡散部から前記パワーモジュール部が位置する側に向かって嵩上げされた嵩上げ部と
    を含み、
     前記第2凹凸部は、前記嵩上げ部に形成された、請求項1記載のパワー半導体装置。
  4.  前記第1凹凸部は、第1方向に延在するように形成され、
     前記第2凹凸部は、前記第1方向に延在するように形成された、請求項1~3のいずれか1項に記載のパワー半導体装置。
  5.  前記第1凹凸部および前記第2凹凸部には、不連続な部分が設けられた、請求項4記載のパワー半導体装置。
  6.  前記バッファ凹部は、前記第1凹凸部と前記第2凹凸部とが互いに嵌合して隣り合う一の凹部と他の凹部との間に、少なくとも1つ配置された、請求項1~5のいずれか1項に記載のパワー半導体装置。
  7.  複数の前記放熱フィンは、第2方向にそれぞれ延在するように配置されるとともに、前記第2方向と交差する第3方向に互いに間隔を開けて配置された、請求項1~6のいずれか1項に記載のパワー半導体装置。
  8.  複数の前記放熱フィンは、
     前記第2方向にそれぞれ延在する複数の放熱フィン第1部と、
     複数の前記放熱フィン第1部とは、前記第2方向に間隔を開けて、前記第2方向にそれぞれ延在する複数の放熱フィン第2部と
    を含む、請求項7記載のパワー半導体装置。
  9.  複数の前記放熱フィン第1部のそれぞれの前記第3方向の位置と、複数の前記放熱フィン第2部のそれぞれの前記第3方向の位置とは、互いにずれている、請求項8記載のパワー半導体装置。
  10.  前記放熱フィンは、前記ヒートシンクベース部における外周部に位置する領域以外の領域に装着された、請求項1~9のいずれか1項に記載のパワー半導体装置。
  11.  第1凹凸部が形成されたモジュールベースを用意する工程と、
     前記モジュールベースに電力用半導体素子を搭載し、前記第1凹凸部を露出させる態様で前記電力用半導体素子を封止材により封止することによって、パワーモジュール部を形成する工程と、
     前記第1凹凸部と嵌合する第2凹凸部が形成されたヒートシンクベース部を用意する工程と、
     前記第1凹凸部と前記第2凹凸部とを互いに対向させて、前記パワーモジュール部における前記モジュールベースおよび前記ヒートシンクベース部の一方を他方に押圧し、前記第1凹凸部と前記第2凹凸部とを互いに嵌合させることによって、前記モジュールベースと前記ヒートシンクベース部とを一体化する工程と
    を備え、
     前記モジュールベースを用意する工程および前記ヒートシンクベース部を用意する工程では、前記モジュールベースと前記ヒートシンクベース部とが接合された状態で、前記第1凹凸部および前記第2凹凸部のいずれかが、空間として残されるバッファ凹部を備える態様で形成される、パワー半導体装置の製造方法。
  12.  前記ヒートシンクベース部を用意する工程は、前記パワーモジュール部が接合される側とは反対側に、複数の放熱フィンが挿入される放熱フィン挿入溝と、前記放熱フィン挿入溝に挿入された前記放熱フィンをかしめるかしめ部とが形成された前記ヒートシンクベース部を用意する工程を含み、
     前記モジュールベースと前記ヒートシンクベース部とを接合する工程は、
     前記第1凹凸部と前記第2凹凸部とを互いに対向させるとともに、複数の前記放熱フィンを対応する前記放熱フィン挿入溝に配置する工程と、
     かしめ治具を前記かしめ部に接触させ、前記ヒートシンクベース部を前記モジュールベースに向けて押圧することにより、前記第1凹凸部と前記第2凹凸部とを互いに嵌合させるとともに、前記かしめ部をかしめて複数の前記放熱フィンを前記ヒートシンクベース部に装着させて、前記モジュールベース、前記ヒートシンクベース部および複数の前記放熱フィンを一体化する工程と
    を含む、請求項11記載のパワー半導体装置の製造方法。
  13.  前記ヒートシンクベース部を用意する工程は、前記パワーモジュール部が接合される側とは反対側に、複数の放熱フィンが一体的に配置された前記ヒートシンクベース部を用意する工程を含み、
     前記モジュールベースと前記ヒートシンクベース部とを接合する工程は、
     前記ヒートシンクベース部をヒートシンクセット治具に配置する工程と、
     前記ヒートシンクセット治具に配置された前記ヒートシンクベース部の前記第2凹凸部に前記第1凹凸部が対向するように、前記パワーモジュール部を配置する工程と、
     前記パワーモジュール部を前記ヒートシンクベース部に向かって押圧することにより、前記第1凹凸部と前記第2凹凸部とを互いに嵌合する工程と
    を含む、請求項11記載のパワー半導体装置の製造方法。
  14.  請求項1~10のいずれか1項に記載のパワー半導体装置を有し、入力される電力を変換して出力する主変換回路と、
     前記主変換回路を制御する制御信号を前記主変換回路に出力する制御回路と
    を備えた電力変換装置。
