Abstract
[課題]本発明は、絶縁性高熱伝導部材として優れる窒化アルミニウム焼結体を、特に、プレス成形により製造する場合の原料として有用な窒化アルミニウム粉末を提供する。 [解決手段]真球度が0.8以上の粒子からなり、レーザー回折法にて得られるメジアン径D50が0.5~1.5μm、積算ふるい下分布90%に相当する粒子径D90と、前記D50との比率D90/D50が2.2以下であり、BET比表面積が2~4m2/gであり、全酸素濃度が0.6~1.2質量%であることを特徴とする窒化アルミニウム粉末。
Description
本発明は、絶縁性高熱伝導部材として優れる窒化アルミニウム焼結体を、特に、プレス成形により製造する場合の原料として有用な窒化アルミニウム粉末および製造方法に関する。
窒化アルミニウム焼結体は、窒化アルミニウムの特性である高熱伝導性、高絶縁性を活かし、放熱材料や電気絶縁材料として、電気機器の放熱基板や電子回路基板、半導体製造装置用部材等などの用途に広く使用されている。
上記窒化アルミニウム焼結体を製造する方法の一つとして、窒化アルミニウム粉末を顆粒状に成形した後、これをプレス成形し、加熱焼結する方法がある(特許第3479160号)。
ところで、上記窒化アルミニウム粉末の顆粒の製造は、一般に、その粉末を溶媒、さらには適宜、結合剤(バインダ)と混合してスラリーを調製し、このスラリーを用いてスプレードライにより造粒して製造される(特許第2525074号)。
ところが、顆粒状の窒化アルミニウム粉末を用いて焼結体を製造する際に、顆粒、延いては成形体の嵩密度が高くならず、これを焼成して得られる焼結体が十分緻密化されず、得られる焼結体の熱伝導性の低下や強度低下を招くという問題点があった。
このような用途に使用される原料窒化アルミニウム粉末として、窒素ガス雰囲気中でアルミナ粉末をカーボン存在下に窒化する、いわゆる還元窒化法によって製造された粉末が知られている。この還元窒化法による窒化アルミニウム粉末は、一次粒子が球状であり、充填性が良好であるものの、還元窒化時の熱により、軽度に焼結した凝集が多くなり、高い嵩密度を達成できない。このため、上記凝集を減少させるための粉砕が行われていた。
例えば、還元窒化炉より取り出されたカーボン粉末を含んだ状態の窒化アルミニウム粉末を粉砕処理することが知られている(特開平2-102109号公報、特開平5-17109号公報、特開平5-43209号公報、特開平4-265208号公報)。
また、前記窒化後の窒化アルミニウム粉末解砕方法としては、乾式のボールミル、ピンミルなどの粉砕機を用いることが開示されている(特開2005-162555号公報)。
ところが、粉砕手段として、ボールミルのように、メディアを使用して強力な粉砕を行うと、窒化アルミニウムの一次粒子の粉砕が部分的に起こり、窒化アルミニウム粉末の比表面積が増大して保存安定性が低下したり、不純物の混入量が増加したり、さらには、続く脱炭処理における酸化量も多くなり、これを使用して得られる焼結体の性能低下を招くという新たな問題も明らかになってきた。
そこで、上記課題を解決するために、本発明者らが、鋭意検討した結果、プレス成形用に使用する窒化アルミニウム顆粒体の製造原料としては、前記還元窒化炉より取り出されたカーボン粉末を含んだ状態の窒化アルミニウム粉末を強力に粉砕することなく、大きい凝集粒子を解す程度の粉砕(解砕)により、顆粒とした際の嵩密度を上げることができるという知見を得た。
また、上記解砕によれば、窒化アルミニウム粉末の比表面積が極度に高くならず、その後の脱炭のための酸化処理(脱炭処理ともいう)における酸化量の増加も抑制され、熱伝導性の低下の防止にも効果を発揮することを見出した。
さらに、上記解砕手段として、特にエジェクタによる処理が有効であることを見出した。
そして以上の知見を踏まえ、従来に無かった所定の特性を有する窒化アルミニウム粉末を提供できることを見出し、本発明を完成するに至った。

本発明の構成は以下の通りである。
[1] 真球度が0.8以上の一次粒子からなり、
レーザー回折法にて得られるメジアン径D50が0.5~1.5μm、積算ふるい下分布90%に相当する粒子径D90と、前記D50との比率D90/D50が2.2以下であり、
BET比表面積が2~4m2/gであり、
全酸素濃度が0.6~1.2質量%である
ことを特徴とする窒化アルミニウム粉末。

[3] 酸化アルミニウム粉末とカーボン粉末との原料粉末を窒素下で、還元窒化して得られた窒化アルミニウム凝集粒子とカーボン粉末とを含む合成粉末に対してメディアを使用しない解砕処理を行った後、余剰のカーボンを酸化して除去することを特徴とする窒化アルミニウム粉末の製造方法。
[4] 前記解砕処理が、エジェクタによる処理であることを特徴とする、[3]の窒化アルミニウム粉末の製造方法。
本発明の窒化アルミニウム粉末は、還元窒化法を採用することにより、その一次粒子は真球度が高い特性を有している。また、本発明の製造方法における解砕処理によれば、その処理を行わずに製造された窒化アルミニウム粉末の粒度分布に対して、その処理を行って得られた窒化アルミニウム粉末は、粒度分布曲線において、粗大粒子によるショルダーが消失し、ピークトップ部分が増加している、特異な粒度分布を有する窒化アルミニウム粉末を得ることができる。また、処理前後での比表面積の増加が低く抑えられている。そして、このような特性を有する窒化アルミニウム粉末は高い加圧嵩密度を達成し、これを使用して得られる顆粒体は高い嵩密度を有するため、これをプレス成形して得られる焼結体に高い熱伝導性と強度を付与することができる。
また、前記したように、従来の粉砕処理を行って得られた窒化アルミニウム粉末に対して、本発明の窒化アルミニウム粉末は、酸素量も少なく、前記粒度分布と相まってより高い熱伝導性を有する焼結体を実現することができる。
以下、本発明の実施形態について説明する。
〔窒化アルミニウム粉末〕
本発明にかかる窒化アルミニウム粉末は、一次粒子の真球度が0.8以上、好ましくは0.9以上の粒子からなる。すなわち、本発明にかかる窒化アルミニウム粉末は、一次粒子の粒子形状が球状でそろっている。このような窒化アルミニウム粉末の形状は、SEM写真による観察において、その特徴を確認することができる。
〔窒化アルミニウム粉末〕
本発明にかかる窒化アルミニウム粉末は、一次粒子の真球度が0.8以上、好ましくは0.9以上の粒子からなる。すなわち、本発明にかかる窒化アルミニウム粉末は、一次粒子の粒子形状が球状でそろっている。このような窒化アルミニウム粉末の形状は、SEM写真による観察において、その特徴を確認することができる。
また、窒化アルミニウム粉末は、レーザー回折法にて得られるメジアン径D50が0.5~1.5μm、好ましくは0.8~1.3μm、積算ふるい下分布90%に相当する粒子径D90と、前記D50との比率D90/D50が2.2以下、好ましくは2.0以下である。このようなD90/D50を有する窒化アルミニウム粉末は、粒度分布がシャープであり、粒子が揃っているので、加圧嵩密度が高く、これを使用した成形体は、焼成後の収縮率が高度に抑制されることにより、寸法精度に優れ、また、反りや歪が効果的に低減された窒化アルミニウム焼結体を得ることを可能とする。
また、窒化アルミニウム粉末のBET比表面積は、2~4m2/g、好ましくは2~3m2/gであり、全酸素濃度が0.6~1.2質量%、である。全酸素濃度はメカノケミカル効果によって増大するが、前記範囲にあるものは、粉末が大きな衝撃を受けていないことを示す。この全酸素濃度であっても、十分に焼結は進行し、熱伝導性等の物性に優れた焼結体を得ることができる。
また、本発明に係る窒化アルミニウム粉末は、前記メジアン径D50とBET比表面積とから、下記式により算出される凝集度が1.1~2.2、好ましくは1.3~2.0の範囲にあることが好ましい。本発明の窒化アルミニウム粉末は、凝集度が低いので、樹脂や溶剤などへの分散性が高く、解れやすい顆粒を製造することができる。

このような本発明に係る窒化アルミニウム粉末の製造方法は特に制限されないものの、例えば、以下の製造方法により製造することができる。
〔窒化アルミニウム粉末の製造方法〕
酸化アルミニウム粉末とカーボン粉末との原料粉末を窒素下で、還元窒化して得られた窒化アルミニウム凝集粒子とカーボン粉末とを含む合成粉末に対してメディアを使用しない解砕処理を行った後、余剰のカーボンを酸化して除去する。

本発明はまず還元窒化法によりアルミナ粉末とカーボン粉末の混合粉末を、窒素を含む雰囲気中、1400~1700℃で2~10時間反応させて窒化アルミニウム粉末を合成する。
本発明に使用するアルミナ粉末の平均粒子径は、公知の還元窒化法に使用される大きさが特に制限無く採用される。例えば、0.15μm以上1.5μm以下で、好ましくは0.5μm以上1.2μm以下が一般的である。
原料カーボン粉末は特に制限されないが、アセチレンブラック、チャンネルブラック、ファーネスブラック、黒鉛粉末等が挙げられる。この中でもより高純度という点でアセチレンブラックが好ましい。上記カーボン粉末の比表面積は、特に制限されないが、0.01~500m2/gのものが好ましい。
アルミナ粉末とカーボン粉末を混合分散する方法としては公知の方法であればよく、特に制限されないが例えばボールミル等の各種混合機を用いることができる。
原料粉末を窒素雰囲気下1400℃~1700℃で窒化する。窒化は通常の方法で完全に窒化するまで行う。還元窒化反応を完結しやすくするため、通常アルミナ粉末に対し反応当量以上のカーボン粉末が用いられる。アルミナ粉末とカーボン粉末の混合比率はカーボン/アルミナのモル比で3.5~5.0の範囲が好ましい。該モル比が3.5未満のときは未反応のアルミナが残存し、他方多過ぎる場合にはカーボンの除去費用が嵩み経済的でなくなる。

還元窒化反応により得られる合成粉末には、一般に、5~30質量%、特に、10~20質量%程度のカーボンが残存する。
上記カーボンが残存する状態で、解砕処理を行うことにより、解砕された粒子の再凝集による粗大粒子の発生を防ぐ効果を有する。

本発明において、上記合成粉末の解砕処理としては、ボールやビーズなどのメディアを使用しない解砕手段、具体的には、エジェクタによる処理、ラバール管による処理、ジェットミルによる処理等を採用することが必要である。
上記合成粉末の解砕手段としては、特に、気流の加速およびせん断流れを利用して解砕を行うことができるエジェクタによる処理が簡易な装置で効果が得られる点また解砕時の微粉の発生を極力抑え品質を安定させるという点で好適に採用される。
上記エジェクタによる好適な処理条件を詳細に説明すれば、エジェクタに供給する圧縮ガス(一般には空気)の圧力は、0.1~1Mpa、好ましくは、0.2~0.7MPaであり、また、処理される気流中の合成粉末の濃度は、常圧で1.00kg/m3以下、好ましくは、0.02~0.60kg/m3である。
また、前記解砕処理によれば、合成粉末の比表面積、さらには、かかる合成粉末を脱炭処理して最終的に得られる窒化アルミニウム粉末の比表面積は、解砕の前後において変化率が10%以下と殆ど変化が無く、このことからも、前記解砕処理によって小径側の粒子、特に一次粒子の粉砕が起こっていないものと推定される。また、この解砕処理によって、最終的に得られる窒化アルミニウム粉末のD50および、積算ふるい下分布10%に相当する粒子径D10は、処理したものと処理していないものとの変化は少ないものの、D90が処理によって小さくなり、本発明の所定の粒径比を満足する。
本発明において、解砕処理後の合成粉末は、前記したように、余剰カーボン粉末を含んでいるため、脱炭処理を行い、窒化アルミニウム粉末を得ることができる。脱炭処理は高温で、酸化性ガスを用いて余剰のカーボン粉末を燃焼する公知の方法が特に制限なく採用される。
例えば、脱炭処理を行う際の酸化性ガスとしては、空気、酸素等の、炭素を酸化し得るガスならば制限無く採用できるが、経済性や得られる窒化アルミニウムの酸素濃度を考慮して、空気が好適である。また、常圧の空気雰囲気下で脱炭処理を行う場合、1200℃付近より窒化アルミニウムの急激な酸化が起こるため、処理温度は500~1100℃が好ましく、脱炭素の効率と窒化アルミニウム表面の過剰酸化を考慮して、600~900℃がさらに好ましい。
脱炭処理の時間は、カーボンの減少具合に応じて適宜設定すればよいが、例えば600~900℃で行うのであれば、1~6時間でできる。
このような本発明に係る窒化アルミニウム粉末の製造方法では、例えば以下に示す製造装置を使用することができる。
即ち、図1に示されるような窒化後の合成粉末を、解砕手段に移送するための移送装置(ホッパーともいう)と、ホッパー下部に供えられた解砕手段および解砕処理された粉末を回収するための捕集手段からなる装置が使用される。

ホッパーは、公知のものを特に制限なく採用することができ、円錐形や逆四角錐形の容器形状を有するものが、粉末が底に滞留しにくい形状のため、好適に使用される。
ホッパーの出口は、解砕装置内に合成粉末を投入できるように、解砕装置と連結される。解砕装置としては、前記のようなエジェクタなどの、メディアを使用しない解砕手段が好適に採用される。解砕処理された合成粉末は、配管を経てバグフィルターなどの捕集手段に回収されたのち、酸化工程に送られる。
ホッパーの出口は、解砕装置内に合成粉末を投入できるように、解砕装置と連結される。解砕装置としては、前記のようなエジェクタなどの、メディアを使用しない解砕手段が好適に採用される。解砕処理された合成粉末は、配管を経てバグフィルターなどの捕集手段に回収されたのち、酸化工程に送られる。
上記エジェクタ等の合成粉末の輸送管において使用する処理装置を採用する態様によれば、合成粉末の輸送と同時に解砕を行うことができ、工業的に極めて有利に解砕処理を実施することができる。
本発明により得られた窒化アルミニウム粉末は、例えば、焼結体製造用の原料として好適に使用することができる。具体的には、プレス成形の原料となる窒化アルミニウム顆粒や、シート成形体などに公知の方法で加工すれば、収縮率が高度に抑制され、寸法精度に優れ、また、反りや歪が効果的に低減された焼結体を得ることができる。
上記窒化アルミニウム顆粒の製造方法を具体的に例示すれば、本発明により得られた窒化アルミニウム粉末に、窒化アルミニウムの焼結に使用することができる公知の焼結助剤、例えば、酸化カルシウム、酸化ストロンチウム等のアルカリ土類金属酸化物;酸化イットリウム、酸化ランタン等の希土類酸化物;アルミン酸カルシウム等の複合酸化物等を、窒化アルミニウム粉末との合計量中に占める割合が0.1~10質量%となる範囲で配合して顆粒状に成形される。
また、窒化アルミニウム顆粒は、上記の成分の他、必要に応じて、有機成分より構成された表面活性剤や結合剤、滑剤、可塑剤等を含んでいてもよい。
上記表面活性剤は、一般に、スラリー中のセラミック粉末の分散性を高めるために用いられ、本発明の表面活性剤としては、公知のものが何ら制限無く採用されるが、特に、親水性親油性バランス(以下HLBと略す。)が4.5~18のものが、好ましく使用される。4.5より低い場合には、窒化アルミニウム粉末のスラリーの分散が不十分になるため、得られる窒化アルミニウム焼結体の熱伝導率が低下する傾向がある。また、HLBが18より高い場合には、成形体の強度が低下する傾向がある。
尚、上記HLBは、デービスの式により算出された値である。
好適に使用しうる表面活性剤を具体的に例示すると、カルボキシル化トリオキシエチレントリデシルエーテル、ジグリセリンモノオレート、ジグリセリンモノステアレート、カルボキシル化ヘプタオキシエチレントリデシルエーテル、テトラグリセリンモノオレート、ヘキサグリセリンモノオレート、ポリオキシエチレンソルビタンモノラウレート、ポリオキシエチレンソルビタンモノオレート等が挙げられる。表面活性剤は、2種以上を混合して使用しても良い。
好適に使用しうる表面活性剤を具体的に例示すると、カルボキシル化トリオキシエチレントリデシルエーテル、ジグリセリンモノオレート、ジグリセリンモノステアレート、カルボキシル化ヘプタオキシエチレントリデシルエーテル、テトラグリセリンモノオレート、ヘキサグリセリンモノオレート、ポリオキシエチレンソルビタンモノラウレート、ポリオキシエチレンソルビタンモノオレート等が挙げられる。表面活性剤は、2種以上を混合して使用しても良い。
これらの表面活性剤は、通常、窒化アルミニウム粉末100質量部に対して0.01~10質量部、好ましくは0.02~3.0質量部の範囲で選択されて使用される。表面活性剤が0.01質量部より少ない場合にはスラリーの分散が不十分となり、10質量部より多い場合は、成形体の強度が低下するために好ましくない。
また、前記結合剤は、一般にセラミック粉末の成形に用いられるものが何ら制限されず使用できる。例えば、ポリビニルブチラール、ポリメチルメタクリレート、ポリエチルメタクリレート、ポリ2-エチルヘキシルメタクリレート、ポリブチルメタクリレート、ポリアクリレート、セルロースアセテートブチレート、ニトロセルロース、メチルセルロース、ヒドロキシメチルセルロース、ポリビニルアルコール、ポリオキシエチレンオキサイド及びポリプロピレンオキサイド等の含酸素有機高分子体;石油レジン、ポリエチレン、ポリプロピレン、ポリスチレン等の炭化水素系合成樹脂;ポリ塩化ビニール;ワックス及びそのエマルジョン等の有機高分子体が1種または2種以上混合して使用される。結合剤として使用する有機高分子体の分子量は特に制限されないが、一般には3,000~1,000,000、好ましくは、5,000~300,000のものを用いると、プレス成形により得られる窒化アルミニウム粉末成形体の密度が上昇するために好ましい。
また、前記窒化アルミニウム顆粒において、窒化アルミニウム粉末と結合剤との混合割合は、窒化アルミニウム100質量部に対して結合剤を0.1~30質量部であることが好ましい。上記範囲より少ない場合には、強度不足のために良好な成形体を成形することが困難であり、多い場合には、窒化アルミニウム顆粒をプレス成形し、焼成して得られる窒化アルミニウム焼結体の物性が低下する傾向にある。
更に、必要に応じて、プレス成形時の圧力伝達を高めるための滑剤や顆粒の潰れ性を高めるための可塑剤等を窒化アルミニウム粉末100質量部に対して、5質量部以下の割合で使用しても良い。
顆粒の製造に好ましく使用される有機溶媒としては、例えば、アセトン、メチルエチルケトン及びメチルイソブチルケトン等のケトン類;エタノール、プロパノール及びブタノール等のアルコール類;ベンゼン、トルエン及びキシレン等の芳香族炭化水素類;酢酸エチル、酢酸ブチル等のエステル類;あるいはトリクロロエチレン、テトラクロロエチレン及びブロムクロロメタン等のハロゲン化炭化水素類の1種または2種以上の混合物が挙げられる。有機溶媒の量は、窒化アルミニウム100質量部に対して、20~200質量部の範囲から選択され、使用される。
前記した各成分は混合され、スラリーとした後、スプレードライヤー法等の公知の造粒法により窒化アルミニウム顆粒とされる。
窒化アルミニウム顆粒は、所定の成形型の中に詰めてプレス成形機で加圧する、いわゆる乾式プレス法によりプレス成形体になる。

本発明品により得られた窒化アルミニウム粉末を原料として用いた場合、窒化アルミニウム粉末の大きい凝集粒子を選択的に解砕して低減することで、加圧嵩密度を上げることができ、これによりプレス成形時の充填性を向上させることが可能となり、プレス成形体の嵩密度、延いては得られる焼結体の焼結密度を十分に上げることができ、熱伝導性が一層改善された窒化アルミニウム焼結体を得ることができる。
以下、本発明の具体例を、実施例を用いて説明するが本発明はこれらの実施例に何ら限定されるものではない。
(1)体積基準での積算ふるい下分布10%、50%(メジアン径)、および90%粒径(それぞれD10、D50およびD90)
各粒径は、窒化アルミニウム粉末をホモジナイザーにてピロリン酸ソーダ水溶液中に分散させ、マイクロトラック・ベル製 MICROTRAC HRAを用いてレーザー回折法により測定した。
(2)比表面積
窒化アルミニウム粉末の比表面積は、島津製作所製流動式表面積自動測定装置フローソーブ2300形を用いてBET法により測定した。
(3)全酸素濃度
窒化アルミニウム粉末中の全酸素濃度は、堀場製作所製セラミック中酸素窒素分析装置EMGA-620Wを用いて測定した。
(4)加圧嵩密度
窒化アルミニウム粉末の加圧嵩密度は200kg/cm2のプレス圧力で直径20mm×厚み2.0mmのペレットを作製し、そのペレットの大きさ、質量を測定して求めた。
(5)真球度
窒化アルミニウム粉末の真球度は電子顕微鏡の写真像から、任意の粒子100個を選んで、スケールを用いて粒子像の長径と短径を測定し、(短径)/(長径)の平均より求めた。
(1)体積基準での積算ふるい下分布10%、50%(メジアン径)、および90%粒径(それぞれD10、D50およびD90)
各粒径は、窒化アルミニウム粉末をホモジナイザーにてピロリン酸ソーダ水溶液中に分散させ、マイクロトラック・ベル製 MICROTRAC HRAを用いてレーザー回折法により測定した。
(2)比表面積
窒化アルミニウム粉末の比表面積は、島津製作所製流動式表面積自動測定装置フローソーブ2300形を用いてBET法により測定した。
(3)全酸素濃度
窒化アルミニウム粉末中の全酸素濃度は、堀場製作所製セラミック中酸素窒素分析装置EMGA-620Wを用いて測定した。
(4)加圧嵩密度
窒化アルミニウム粉末の加圧嵩密度は200kg/cm2のプレス圧力で直径20mm×厚み2.0mmのペレットを作製し、そのペレットの大きさ、質量を測定して求めた。
(5)真球度
窒化アルミニウム粉末の真球度は電子顕微鏡の写真像から、任意の粒子100個を選んで、スケールを用いて粒子像の長径と短径を測定し、(短径)/(長径)の平均より求めた。
〔実施例1及び比較例1〕
平均粒子径1.0μm、比表面積6m2/gであるα-アルミナ280gと、比表面積110m2/gのカーボンブラック140gを、乾式の振動ボールミルにて2時間混合後、窒素雰囲気下において、焼成温度1600℃、焼成時間10時間の条件で窒化処理を行い、合成粉末を得た。
平均粒子径1.0μm、比表面積6m2/gであるα-アルミナ280gと、比表面積110m2/gのカーボンブラック140gを、乾式の振動ボールミルにて2時間混合後、窒素雰囲気下において、焼成温度1600℃、焼成時間10時間の条件で窒化処理を行い、合成粉末を得た。
得られた合成粉末を、図1に示す装置のホッパーより、0.3MPaの圧縮空気を使用したエジェクタで、常圧での合成粉末の濃度が0.3kg/Nm3となるように供給して処理することにより解砕した。上記処理された窒化アルミニウム粉末は、配管によりバグフィルターに送られ捕集された後、ヒーターを備えた攪拌機能付きの容器中で、空気雰囲気下、650℃で3時間、脱炭処理を行って窒化アルミニウム粉末を得た。
比較例1として、解砕処理を行っていない実施例1の合成粉末について、同様の条件で脱炭処理を行った。
解砕処理後に脱炭処理を行った実施例1の窒化アルミニウム粉末、解砕処理を行っていない合成粉末について脱炭処理を行った比較例1の窒化アルミニウム粉末について、それぞれ、比表面積、加圧嵩密度、D10、D50およびD90、全酸素濃度、および粒度分布を測定した。結果を表1および図2に示す。また、真球度はいずれも0.9以上であった。
解砕処理後に脱炭処理を行った実施例1の窒化アルミニウム粉末、解砕処理を行っていない合成粉末について脱炭処理を行った比較例1の窒化アルミニウム粉末について、それぞれ、比表面積、加圧嵩密度、D10、D50およびD90、全酸素濃度、および粒度分布を測定した。結果を表1および図2に示す。また、真球度はいずれも0.9以上であった。
〔比較例2〕
平均粒子径1.0μm、比表面積6m2/gであるα-アルミナ280gと、比表面積110m2/gのカーボンブラック140gを、乾式の振動ボールミルにて2時間混合後、窒素雰囲気下において、焼成温度1700℃、焼成時間10時間の条件で窒化処理を行い、合成粉末を得た。
平均粒子径1.0μm、比表面積6m2/gであるα-アルミナ280gと、比表面積110m2/gのカーボンブラック140gを、乾式の振動ボールミルにて2時間混合後、窒素雰囲気下において、焼成温度1700℃、焼成時間10時間の条件で窒化処理を行い、合成粉末を得た。
解砕処理を行っていない上記合成粉末について、脱炭処理を行い、窒化アルミニウム粉末を得た。得られた窒化アルミニウム粉末について、比表面積、D10、D50およびD90、全酸素濃度、および、加圧嵩密度測定し、結果を表1に示した。
〔実施例2、3〕
実施例1において、合成粉末のエジェクタによる解砕条件を表1に示すように代えた以外は同様にして窒化アルミニウム粉末を得た。得られた窒化アルミニウム粉末について、比表面積、D10、D50およびD90、全酸素濃度、および、加圧嵩密度測定し、結果を表1に示した。
実施例1において、合成粉末のエジェクタによる解砕条件を表1に示すように代えた以外は同様にして窒化アルミニウム粉末を得た。得られた窒化アルミニウム粉末について、比表面積、D10、D50およびD90、全酸素濃度、および、加圧嵩密度測定し、結果を表1に示した。
〔実施例4〕
比較例2において得られた合成粉末について実施例1と同様な解砕処理を行った後、同様にして脱炭処理を行い、窒化アルミニウム粉末を得た。得られた窒化アルミニウム粉末について、比表面積、D10、D50およびD90、全酸素濃度、および、加圧嵩密度測定し、結果を表1に示した。
比較例2において得られた合成粉末について実施例1と同様な解砕処理を行った後、同様にして脱炭処理を行い、窒化アルミニウム粉末を得た。得られた窒化アルミニウム粉末について、比表面積、D10、D50およびD90、全酸素濃度、および、加圧嵩密度測定し、結果を表1に示した。
[焼結体収縮率]
各実施例及び比較例において得られた窒化アルミニウム粉末を使用して、同条件で粒子径約80μmの顆粒体を製造後、これを1.92t/cm3の圧力でプレス成形して直方体の成形体を作成した。この成形体の最長方向の寸法(L0)を測定した。その後、この成形体を1800℃で焼結を行い、焼結体を製造した。得られた焼結体について、成形体と同様に最長方向の寸法(Ls)を測定し、以下の式により収縮率(%)を算出し、表1に併せて示した。
各実施例及び比較例において得られた窒化アルミニウム粉末を使用して、同条件で粒子径約80μmの顆粒体を製造後、これを1.92t/cm3の圧力でプレス成形して直方体の成形体を作成した。この成形体の最長方向の寸法(L0)を測定した。その後、この成形体を1800℃で焼結を行い、焼結体を製造した。得られた焼結体について、成形体と同様に最長方向の寸法(Ls)を測定し、以下の式により収縮率(%)を算出し、表1に併せて示した。
尚、表1に示した収縮率は、各窒化アルミニウム粉末について焼結体を10個作成し、それぞれ算出した収縮率の平均値を示す。
収縮率(%)=(L0-Ls)×100/L0
収縮率(%)=(L0-Ls)×100/L0
Claims (4)
- 真球度が0.8以上の一次粒子からなり、
レーザー回折法にて得られるメジアン径D50が0.5~1.5μm、積算ふるい下分布90%に相当する粒子径D90と、前記D50との比率D90/D50が2.2以下であり、
BET比表面積が2~4m2/gであり、
全酸素濃度が0.6~1.2質量%である
ことを特徴とする窒化アルミニウム粉末。 - 前記メジアン径D50とBET比表面積とから、下記式により算出される凝集度が1.1~2.2の範囲にあることを特徴とする請求項1に記載の窒化アルミニウム粉末。
凝集度 = D50/DBET
DBET = 6/(ρ×S)
S:BET比表面積
DBET:BET比表面積より算出された一次粒子径
D50:レーザー回折法により得られた平均粒子径
ρ:AlNの真比重 (3.26g/cm3) - 酸化アルミニウム粉末とカーボン粉末との原料粉末を窒素下で、還元窒化して得られた窒化アルミニウム凝集粒子とカーボン粉末とを含む合成粉末に対してメディアを使用しない解砕処理を行った後、余剰のカーボンを酸化して除去することを特徴とする窒化アルミニウム粉末の製造方法。
- 前記解砕処理が、エジェクタによる処理であることを特徴とする請求項3に記載の窒化アルミニウム粉末の製造方法。
