Definitions
- the present invention relates to a ceramic heater and its manufacturing method.
- Patent Literature 1 exemplifies a coil made of molybdenum as the resistance heating element on the outer peripheral side.
- a molybdenum wire is illustrated as a conductive connection portion from each of the pair of terminals provided in the central portion of the ceramic base to the end portion of the outer resistance heating element.
- the present invention has been made to solve such problems, and suppresses damage to a ceramic plate in a ceramic plate in which a resistance heating element on the outer peripheral side is connected to a wire wire extending from the center of the ceramic plate toward the outer periphery.
- the main purpose is to do.
- the ceramic heater of the present invention is A disk-shaped ceramic plate having a wafer mounting surface and having an annular outer peripheral side zone, An outer peripheral resistance heating element provided in the outer peripheral zone, A wire wire that extends from each of a pair of terminals provided in the central portion of the ceramic plate toward the outer peripheral side zone, and a portion near the outer peripheral side zone is a linear portion,
- the wire wire has a first hole into which the straight line portion is inserted and a second hole into which an end portion of the outer peripheral resistance heating element is inserted, and connects the wire wire and the outer peripheral resistance heating element.
- Conductive connection terminal It is equipped with.
- the straight line portion of the wire wire extending from each of the pair of terminals provided in the central portion of the ceramic plate to the outer peripheral side zone and the end portion of the outer peripheral side resistance heating element provided in the outer peripheral side zone are provided.
- the connection terminal has a first hole into which the straight portion of the wire wire is inserted and a second hole into which the end of the outer peripheral resistance heating element is inserted.
- the first hole and the second hole may be provided in parallel.
- the outer peripheral resistance heating element and the wire wire may be provided on different surfaces, and the connection terminals may be provided on the surface provided with the wire wire. In this way, the wire wire can be arranged without having to worry about the pattern of the resistance heating element on the outer peripheral side.
- the straight line portion of the wire wire may pass through the first hole. This can prevent the wire wire from falling out of the first hole of the connection terminal.
- connection terminal may have a shape having no edge on the outer surface. In this way, it is possible to prevent the ceramic plate from cracking starting from the outer surface of the connection terminal.
- connection terminal may have a shape crushed from above and below the ceramic plate. In this way, the inner surface of the crushed first hole of the connection terminal is reliably connected to the wire wire, and the inner surface of the crushed second hole of the connection terminal is reliably connected to the outer resistance heating element.
- the resistance heating element on the outer peripheral side may have a coil shape. By doing so, the amount of heat generated by the outer peripheral resistance heating element can be made relatively large.
- the end portion of the resistance heating element on the outer peripheral side, which is inserted into the second hole, is preferably linear.
- the ceramic heater of the present invention includes an inner peripheral resistance heating element in a circular inner peripheral side zone of the ceramic plate, and a voltage is independently applied to the inner peripheral resistance heating element and the outer peripheral resistance heating element. It may be done. With this configuration, the heat generated by each resistance heating element can be controlled independently.
- the manufacturing method of the ceramic heater of the present invention is (A) a step of producing a disk-shaped first ceramic molded body by a mold casting method, (B) An outer peripheral resistance heating element is arranged in an outer peripheral zone of a predetermined surface of the first ceramic molded body, and the outer peripheral zone is provided from each of a pair of terminal positions provided in the central portion of the first ceramic molded body. A wire wire that extends toward the outer peripheral side zone and is a straight portion is arranged, and the wire wire is provided in the first hole of a conductive connection terminal having a first hole and a second hole.
- the ceramic molded body including the first and second ceramic molded bodies manufactured by the mold casting method includes the resistance heating element on the outer peripheral side, the wire wire, and the connection terminal. I have it.
- the straight portion of the wire wire is inserted into the first hole of the connection terminal, and the end portion of the resistance heating element on the outer peripheral side is inserted into the second hole of the connection terminal. Therefore, when the ceramic molded body is dried in the step (d), even if the wire wire cannot follow the drying shrinkage of the ceramic molded body, the straight part of the wire wire can move through the first hole of the connection terminal. However, no large stress is applied to the ceramic molded body. Therefore, damage to the ceramic plate is suppressed.
- This manufacturing method is suitable for manufacturing the above-mentioned ceramic heater.
- the linear portion of the wire wire may penetrate the first hole. This can prevent the wire wire from falling out of the first hole of the connection terminal.
- connection terminal may have a shape having no edge on the outer surface. In this way, it is possible to prevent the ceramic plate from cracking starting from the outer surface of the connection terminal.
- connection terminals in the ceramic heater manufacturing method of the present invention, in the step (e), the connection terminals may be crushed from above and below the ceramic plate.
- the “mold casting method” is to inject a ceramic slurry containing a ceramic raw material powder and a molding agent into a molding die, and chemically react the molding agent in the molding die to mold the ceramic slurry. To obtain a molded product.
- the molding agent may include, for example, isocyanate and polyol and be molded by a urethane reaction.

Then, the cylindrical shaft 40 is diffusion-bonded to the back surface 20b of the ceramic plate 20 so as to be coaxial with the ceramic plate 20, and the ceramic heater 10 is obtained.
- the wire wire 24 is connected to the connection terminal 25. Since it is slidably inserted in the first hole 251, the ceramic molded body 53 is not subjected to a large stress. Therefore, damage to the ceramic plate 20 is suppressed.
- the wire wire 24 can move in the first hole 251 and the end portion 26a of the outer resistance heating element 26 can also move in the second hole 252.
- the applied stress can be further reduced.
- the connecting terminal 25 used when manufacturing the ceramic plate 20 is spherical and has a shape without an edge on the outer surface, it is possible to suppress cracking from the outer surface of the connecting terminal 25 as a starting point.
- connection terminal 25 after the ceramic plate 20 is manufactured has a shape crushed from the vertical direction of the ceramic plate 20. Therefore, the inner surface of the crushed first hole 251 of the connection terminal 25 is reliably connected to the wire wire 24, and the inner surface of the crushed second hole 252 of the connection terminal 25 is the end portion of the outer peripheral resistance heating element 26. 26a is securely connected.
- the resistance heating element 26 on the outer peripheral side has a coil shape except for the end portion 26a, the heat generation amount can be made relatively large.
- the first hole 251 and the second hole 252 of the connection terminal 25 are provided so as to be parallel to each other.
- the connection terminal 65 shown in FIG. May be provided along the radial direction of the second hole 652
- the second hole 652 may be provided so as to intersect the first hole 651 in a three-dimensional manner.
- FIG. 8 is an explanatory diagram when the periphery of the connection terminal 65 is viewed from above the ceramic plate. Even in this case, when the ceramic molded body 53 is dried and contracted, the linear portion 24a of the wire wire 24 can move in the radial direction of the ceramic plate 20 through the first hole 651, so that a large stress is applied to the ceramic molded body 53. There is no such thing. However, in FIG.
- the end portion 26a of the resistance heating element 26 on the outer peripheral side can hardly move in the radial direction of the ceramic plate 20 when the ceramic molded body 53 is dried and contracted. Therefore, as in the above-described embodiment, the first hole 251 and the second hole 252 are provided in parallel, and when the ceramic molded body 53 is dried and contracted, the end portion 26a of the outer peripheral resistance heating element 26 also has the second hole 252 formed in the ceramic plate. It is preferable to be able to move in the radial direction of 20.
- the wire wire 24 and the outer peripheral resistance heating element 26 are provided on the same plane, but as shown in FIGS. 9 and 10, the wire wire 24 and the outer peripheral resistance heating element 26 have different surfaces. May be provided. 9 and 10 are explanatory views when the periphery of the connection terminals 75 and 85 is viewed from the side of the ceramic plate.
- the connection terminal 75 of FIG. 9 is provided on the same plane as the wire line 24.
- the connection terminal 75 is provided with a first hole 751 along the radial direction of the ceramic plate 20, and a second hole 752 in the thickness direction so as to intersect the first hole 751 in a three-dimensional manner.
- the linear portion 24a of the wire wire 24 is inserted into the first hole 751, and the linear portion 26a extending in the thickness direction of the outer peripheral resistance heating element 26 is inserted into the second hole 752.
- the connection terminal 85 in FIG. 10 is provided on the same plane as the wire line 24.
- the connection terminal 85 has a first hole 851 provided along the radial direction of the ceramic plate 20, and a second hole 852 provided in parallel with the first hole 851.
- the straight portion 24a of the wire wire 24 is inserted into the first hole 851, and the straight portion 26a of the outer peripheral resistance heating element 26 is inserted into the second hole 852.
- the wire wire 24 is a portion that extends in the thickness direction from the coil of the resistance heating element 26 on the outer peripheral side and is then bent at a substantially right angle so as to extend along the radial direction. 9 and 10, the wire wire 24 can be arranged without paying attention to the pattern of the outer peripheral heating element 26.
- the ceramic molded body 53 is dried and shrunk, only the linear portion 24a of the wire wire 24 can move in the shrinking direction in FIG. 9, whereas in FIG. Since the linear portion 26a can also move in the contraction direction, FIG. 10 is preferable.
- FIG. 11 shows an example of a manufacturing process of a ceramic heater in which the wire 24 and the resistance heating element 26 on the outer peripheral side are provided on different surfaces.
- the first ceramic molded body 151 is manufactured by the mold casting method (see FIG. 11A).
- the first ceramic molded body 151 has a deep groove 151a for arranging the inner and outer resistance heating elements 22, 26, a shallow groove 151b for arranging the wire wire 24, and an outer peripheral side of the shallow groove 151b.
- a semi-circular groove 151c for disposing a spherical connection terminal is provided at the end.
- the inner resistance heating element 22 (not shown in FIG.
- a disk-shaped second ceramic molded body 152 is manufactured on the upper surface of the first ceramic molded body 151 by a mold casting method, and the ceramic molded body 153 including both molded bodies 151 and 152 is dried to be a dried body. (See FIG. 11(c)). Then, the dried body is hot-press fired to obtain a ceramic heater.
- the inner resistance heating element 22 and the outer resistance heating element 26 are provided on the same plane.
- the inner resistance heating element 22 and the outer resistance heating element 26 are placed on the wafer mounting surface. It may be provided on a surface parallel to 20a and having a different height.
- an annular plain zone zone in which no resistance heating element is wired may be provided between the inner peripheral side zone Z1 and the outer peripheral side zone Z2.
- the resistance heating element may be separately wired in a region parallel to the wafer mounting surface 20a and different from the surface provided with the resistance heating elements 22 and 26 and corresponding to the annular plane zone.
- the outer peripheral zone Z2 is described as one zone, but it may be divided into two or more small zones.
- the coil-shaped resistance heating element is wired independently for each zone.
- the end portion of each resistance heating element is connected to the terminal in the central portion of the ceramic plate via the wire wire and the connection terminal.
- the small zone may be formed in an annular shape by dividing the outer peripheral side zone Z2 at a boundary line of the ceramic plate 20 and a concentric circle, or the outer peripheral side zone Z2 may be divided by a line segment radially extending from the center of the ceramic plate 20. Therefore, it may be formed in a fan shape (a shape in which the side surface of a truncated cone is developed).
- the ceramic plate 20 may have an electrostatic electrode built therein.
- the wafer W can be electrostatically attracted to the wafer mounting surface 20a by applying a voltage to the electrostatic electrode after mounting the wafer W on the wafer mounting surface 20a.
- the ceramic plate 20 may have an RF electrode built therein.
- a shower head (not shown) is arranged with a space above the wafer mounting surface 20a, and high frequency power is supplied between the parallel plate electrodes including the shower head and the RF electrodes. By doing so, plasma can be generated, and the wafer W can be subjected to CVD film formation or etching using the plasma.
- the electrostatic electrode may also be used as the RF electrode.
- the connecting terminal 25 used when manufacturing the ceramic plate 20 has a spherical shape, but the connecting terminal 25 is not particularly limited to this, and for example, an elliptic shape may be used. It is also possible to use a rectangular parallelepiped shape or a cubic shape with the edges chamfered.
- the present invention is used, for example, to heat a wafer.
