본 발명은, 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르); 열경화성 수지; 소정의 탄성 (공)중합체; 및 무기 충진제;를 포함하는 반도체 패키지용 열경화성 수지 조성물과 상기 조성물을 포함하는 프리프레그 및 금속박 적층판에 관한 것이다.

관련 출원(들)과의 상호 인용
본 출원은 2019년 02월 08일자 한국특허출원 제 10-2019-0015098호에 기초한 우선권의 이익을 주장하며, 해당 한국 특허 출원의 문헌에 개시된 모든 내용은 본 명세서의 일부로서 포함된다.
본 발명은 반도체 패키지용 열경화성 수지 조성물, 프리프레그 및 금속박 적층판에 관한 것이다.
최근 반도체 기판, 인쇄회로기판, EMC (Epoxy molding Compound) 등과 같은 전자 부품 및 정보 통신 기기의 신호대역이 높아지는 경향을 나타내고 있다. 전기 신호의 전송 손실은 유전 정접 및 주파수와 비례한다. 따라서, 주파수가 높은 만큼 전송 손실은 커지고 신호의 감쇠를 불러 신호 전송의 신뢰성 저하가 생긴다. 또한, 전송 손실이 열로 변환되어 발열의 문제도 야기될 수 있다. 그렇기 때문에, 고주파 영역에서는 유전 정접이 매우 작은 절연 재료에 대한 관심이 높아지고 있다.
또한, 현재 반도체 기기 및 PCB 분야에서의 고집적화, 고미세화, 고성능화 등에 대한 요구가 높아지므로, 반도체 기기의 집적 및 인쇄 회로기판의 고밀도화 동시에 배선의 간격의 간결성이 요구되는 상황으로 점차 변화되고 있다. 이러한 특성을 만족시키기 위해서는 전송 속도를 빠르게 하는 저유전율과 전송 손실을 감소시키기 위한 저유전 손실 물질을 사용하는 것이 바람직하다.
종래에는 이러한 절연재료 개발을 위해 우수한 유전특성을 가진 열경화성 수지인 폴리페닐렌에테르(PPE) 수지를 기반으로 절연재료가 개발되었으나, 높은 용융 점도, 핸들링의 어려움과 프리프레그의 성형 가공성, 금속박과의 낮은 접착력 등에 문제점을 지니고 있었다. 또한, 폴리페닐렌에테르 수지에 저유전 특성에 유리한 다공성 필러 등의 필러를 도입하였으나, 필러의 분산성이 낮아 가공성 및 내열성 등에 문제가 발생하였으며, 높은 함량으로 필러를 적용하기 어려운 문제점이 있었다.
본 발명은 우수한 가공성 및 내열성을 나타내면서도, 저유전 특성 및 저유전 손실을 동시에 만족시키는 반도체 패키지용 열경화성 수지 조성물을 제공하기 위한 것이다.
또한, 본 발명은 상기 반도체 패키지용 열경화성 수지 조성물을 포함하는 프리프레그를 제공하기 위한 것이다.
또한, 본 발명은 상기 프리프레그를 포함하는 금속박 적층판을 제공하기 위한 것이다.
본 명세서에서는, 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르); 열경화성 수지; a) 1,500 내지 10,000의 수평균분자량을 갖는 부타디엔계 고무, b) 1,500 내지 10,000의 수평균분자량을 갖고 10 내지 40중량%의 스티렌 함량을 갖는 스티렌-부타디엔계 고무, c) 10 내지 70중량%의 함량으로 스티렌을 포함한 열가소성 엘라스토머, 및 d) 폴리부타디엔계 고무, 폴리디메틸실록산 또는 플루오르화된 열가소성 수지를 분자 내에 포함한 시아네이트 에스터로 이루어진 군에서 선택된 1종 이상의 탄성 (공)중합체; 및 무기 충진제;를 포함하는, 반도체 패키지용 열경화성 수지 조성물이 제공된다.
본 명세서에서는 또한, 상기 반도체 패키지용 열경화성 수지 조성물을 섬유 기재에 함침시켜 얻어진 프리프레그를 제공한다.
본 명세서에서는 또한, 상기 프리프레그; 및 가열 및 가압에 의해 상기 프리프레그와 일체화된 포함하는 금속박;을 포함하는 금속박 적층판을 제공한다.
이하 발명의 구체적인 구현예에 따른 반도체 패키지용 열경화성 수지 조성물과 이를 이용한 프리프레그 및 금속박 적층판에 대하여 보다 상세하게 설명하기로 한다.
본 명세서에서, (공)중합체는 공중합체(co-polymer)와 단일-중합체(homo-polymer)를 모두 포함하는 의미이다.
발명의 일 구현예에 따르면, 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르); 열경화성 수지; a) 1,500 내지 10,000의 수평균분자량을 갖는 부타디엔계 고무, b) 1,500 내지 10,000의 수평균분자량을 갖고 10 내지 40중량%의 스티렌 함량을 갖는 스티렌-부타디엔계 고무, c) 10 내지 70중량%의 함량으로 스티렌을 포함한 열가소성 엘라스토머, 및 d) 폴리부타디엔계 고무, 폴리디메틸실록산 또는 플루오르화된 열가소성 수지를 분자 내에 포함한 시아네이트 에스터로 이루어진 군에서 선택된 1종 이상의 탄성 (공)중합체;및 무기 충진제;를 포함하는, 반도체 패키지용 열경화성 수지 조성물이 제공될 수 있다.
본 발명자들은 반도체 패키지용 재료에 관한 연구를 진행하여, 상술한 성분을 포함한 조성물이 우수한 가공성 및 내열성을 나타내면서도, 저유전 특성 및 저유전 손실을 동시에 만족시킬 수 있다는 점을 실험을 통해서 확인하고 발명을 완성하였다.
상기 반도체 패키지용 열경화성 수지 조성물이 상기 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르)를 포함함에 따라서, 우수한 가공성 및 내열성을 확보하면서도 경화 이후에 비유전율 또는 유전손실을 크게 낮출 수 있다.
상기 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르)는 페닐렌 에테르 올리고머 또는 폴리(페닐렌 에테르)의 양 말단이 에틸렌성 불포화기(ethylenically unsaturated group)로 관능화된 것이다.
상기 에틸렌성 불포화기로는 에테닐기(ethenyl group), 알릴기(allyl group), 메탈릴기(methallyl group), 프로페닐기(propenyl group), 부테닐기(butenyl group), 헥세닐기(hexenyl group), 및 옥테닐기(octenyl group) 등의 알케닐기; 사이클로펜테닐기(cyclopentenyl group) 및 사이클로헥세닐기(cyclohexenyl group) 등의 사이클로알케닐기; 아크릴기(acryl group), 메타크릴기(methacryl group); 비닐벤질기(vinylbenzyl group) 및 비닐나프틸기(vinylnaphthyl group) 등의 알케닐아릴기를 들 수 있다.
상기 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르)의 양 말단의 2 개의 에틸렌성 불포화기는 동일하거나 상이할 수 있다.
상기 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르)의 제조 방법은 특별히 한정되지 않는다. 예를 들어, 비닐벤질기로 관능화된 것은, 2 관능 페닐렌에테르 올리고머와 비닐벤젠 클로라이드를 용제에 용해시켜, 가열 교반 하에서 염기를 첨가하여 반응시킨 후, 수지를 고형화함으로써 제조될 수 있다.
상기 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르)는 상기 구현예의 반도체 패키지용 열경화성 수지 조성물로부터 형성되는 프리프레그의 취급성, 우수한 유전특성, 성형성 등을 확보하기 위하여 500 내지 3000 g/mol, 또는 1000 내지 2500 g/mol의 수평균분자량(GPC법에 의한 폴리스티렌 환산)을 가질 수 있다.
한편, 상기 반도체 패키지용 열경화성 수지 조성물은 상기 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르) 및 열경화성 수지와 함께, 상술한 소정의 탄성 (공)중합체를 포함할 수 있는데, 이에 따라 낮은 비유전율 및 낮은 유전 정접을 가지면서 프리프레그 제조 시 크랙이 발생하는 현상을 방지하며 높은 동박 접착력 및 레이저 비아홀 가공성을 구현할 수 있다.
상기 탄성 (공)중합체의 구체적인 예로는, a) 1,500 내지 10,000의 수평균분자량을 갖는 부타디엔계 고무; b) 1,500 내지 10,000의 수평균분자량을 갖고 10 내지 40중량%의 스티렌 함량을 갖는 스티렌-부타디엔계 고무; c) 10 내지 70중량%의 스티렌 함량을 갖는 열가소성 엘라스토머; d) 폴리부타디엔계 고무, 폴리디메틸실록산 또는 플루오르화된 열가소성 수지를 분자 내에 포함한 시아네이트 에스터; 또는 이들의 2종 이상의 혼합물이나 2종 이상의 공중합체를 들 수 있다.
상기 1,500 내지 10,000의 수평균분자량을 갖고 10 내지 40중량%의 스티렌 함량을 갖는 스티렌-부타디엔계 고무는 -100℃ 내지 -20℃의 유리전이온도를 가질 수 있다.
상기 10 내지 70중량%의 스티렌 함량을 갖는 열가소성 엘라스토머의 예로는, 10 내지 70중량%의 스티렌 함량을 갖는 Tuftec P 시리즈 등의 스티렌 - 부타디엔 / 부틸렌 - 스티렌 블록 공중 합체(Styrene - butadiene / butylene - styrene block copolymer) 등을 들 수 있다.
상기 스티렌 - 부타디엔 / 부틸렌 - 스티렌 블록 공중 합체(Styrene - butadiene / butylene - styrene block copolymer)는 ISO 1133에 의한 190°C, 2.16kg Load 기준에서 3.0 내지 5.0의 용융 유속(MFR)을 가질 수 있다.
상기 폴리부타디엔계 고무, 폴리디메틸실록산 또는 플루오르화된 열가소성 수지를 분자 내에 포함한 시아네이트 에스터에 포함되는 폴리부타디엔계 고무, 폴리디메틸실록산 또는 플루오르화된 열가소성 수지의 물성은 크게 한정되는 것은 아니나, 예를 들어 상기 화합물 각각 100 내지 10,000의 중량평균분자량을 가질 수 있다.
한편, 상기 열경화성 수지는 비스말레이미드 수지, 시아네이트 에스터 수지 및 비스말레이미드-트리아진 수지로 이루어진 군으로부터 선택되는 1종 이상의 수지를 포함할 수 있다.
상기 비스말레이미드 수지는 통상 반도체 패키지용 열경화성 수지 조성물에 사용되는 것을 제한 없이 사용 할 수 있으며, 그 종류가 한정되지는 않는다. 바람직한 일례를 들면, 상기 비스말레이미드 수지는 하기 화학식 13으로 표시되는 디페닐메탄형 비스말레이미드 수지, 하기 화학식 14로 표시되는 페닐렌형 비스말레이미드 수지, 하기 화학식 15로 표시되는 비스페놀 A형 디페닐 에테르 비스말레이미드 수지, 및 하기 화학식 16으로 표시되는 디페닐메탄형 비스말레이미드 및 페닐메탄형 말레이미드 수지의 올리고머로 구성된 비스말레이미드 수지로 이루어진 군에서 선택된 1종 이상일 수 있다.

바람직한 일례를 들면, 상기 시아네이트 에스터 수지는 하기 화학식 17로 표시되는 노볼락형 시아네이트 수지, 하기 화학식 18로 표시되는 디시클로펜타디엔형 시아네이트 수지, 하기 화학식 19로 표시되는 비스페놀형 시아네이트 수지 및 이들의 일부 트리아진화된 프리폴리머를 들 수 있고, 이들은 단독 혹은 2종 이상 혼합하여 사용할 수 있다.

상기 반도체 패키지용 열경화성 수지 조성물은 상기 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르), 열경화성 수지 및 탄성 (공)중합체의 전체 100중량부 대비 상기 무기 충진제 함량이 30 중량부 내지 200 중량부를 포함할 수 있다. 상기 무기 충진제의 함량이 너무 작으면 열팽창계수가 증가하여 리플로우(reflow) 공정 또는 EMC(Epoxy Molding Compound)몰딩 공정 시, 휨(Warpage)현상이 심화되거나, 흡습율 증가로 인한 반도체 패키지의 신뢰성 감소, 인쇄회로기판의 강성이 감소하는 문제 등이 발생할 수 있다.
상기 무기 충진제는 내습성, 분산성을 향상시키는 관점에서 실란 커플링제로 표면 처리된 실리카를 사용할 수 있다.
상기 무기 충진제를 표면 처리하는 방법은, 실란 커플링제를 표면 처리제로 이용하여 실리카 입자를 건식 또는 습식으로 처리하는 방법이 사용될 수 있다. 예를 들어, 실리카 입자 100 중량부를 기준으로 0.01 내지 1 중량부의 실란 커플링제를 사용하여 습식방법으로 실리카를 표면처리하여 사용할 수 있다.
구체적으로, 상기 실란 커플링제로는 3-아미노프로필트리에톡시실란, N-페닐-3-아미노프로필트리메톡시실란 및 N-2-(아미노에틸)-3-아미노프로필트리메톡시실란과 같은 아미노실란 커플링제, 3-글리시독시프로필트리메톡시실란과 같은 에폭시 실란커플링제, 3-메타크릴옥시프로필 트리메톡시실란, 비닐트리메톡시실란 등과 같은 비닐 실란커플링제, N-2-(N-비닐벤질아미노에틸)-3-아미노프로필트리메톡시실란 하이드로클로라이드와 같은 양이온 실란커플링제 및 페닐 실란커플링제를 들 수 있으며, 실란 커플링제는 단독으로 사용될 수 있으며, 또는 필요에 따라 적어도 두 개의 실란 커플링제를 조합하여 사용할 수 있다.
상기 반도체 패키지용 열경화성 수지 조성물에 포함되는 성분의 함량 등은 최종 제조되는 제품의 물성 및 특징 등을 고려하여 선택될 수 있다.
예를 들어, 상기 반도체 패키지용 열경화성 수지 조성물은 상기 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르), 열경화성 수지 및 탄성 (공)중합체의 전제 100중량부 대비 상기 상기 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르) 5 내지 70중량부, 열경화성 수지 10 내지 50중량부, 및 탄성 (공)중합체 5 내지 70중량부를 포함할 수 있다.
한편, 상기 반도체 패키지용 수지 조성물은 열가소성 수지를 더 포함할 수도 있다. 상기 열가소성 수지는 프리프레그의 경화 후, 인성(Toughness)을 증가시키는 효과가 있으며, 열팽창계수 및 탄성률을 낮게 하여 반도체 패키지의 휨(Warpage)를 완화시키는 역할을 할 수 있다. 상기 열가소성 수지의 구체적인 예로는 (메트)아크릴레이트계 고분자를 들 수 있다.
상기 (메트)아크릴레이트계 고분자의 예가 크게 한정되는 것은 아니며, 예를 들어 (메트)아크릴레이트계 단량체 유래의 반복단위와 (메트)아크릴로니트릴 유래의 반복 단위가 포함되는 아크릴산 에스테르 공중합체; 또는 부타디엔 유래의 반복 단위가 포함되는 아크릴산 에스테르 공중합체일 수 있다. 예를 들어, 상기 (메트)아크릴레이트계 고분자는 부틸아크릴레이트, 에틸아크릴레이트, 아크릴로니트릴, 메틸메타크릴레이트, 글리시딜메타크릴레이트 등의 단량체를 각각 1 내지 40중량%의 범위내(단량체 전체의 총 중량 대비)에서 사용하여 공중한 공중합체 일 수 있다.
상기 (메트)아크릴레이트계 고분자는 500,000 내지 1,000,000의 중량평균분자량을 가질 수 있다. 상기 (메트)아크릴레이트계 고분자의 중량평균분자량이 너무 작으면, 경화 후, 프리프레그의 인성(Toughnes)증가나 열팽창률 및 탄성률 감소에 효과가 감소하여 기술적으로 불리할 수 있다. 또한, 상기 (메트)아크릴레이트계 고분자의 중량평균분자량이 너무 크면, 프리프레그의 유동성을 감소시킬 수 있다.
상기 열가소성 수지는 최종 제품의 용도 및 특성 등을 고려하여 사용되는 함량을 결정할 수 있으며, 예를 들어 상기 반도체 패키지용 열경화성 수지 조성물은 상기 열경화성 수지 100 중량부에 대하여 상기 열가소성 수지 10 내지 200 중량부를 포함할 수 있다.
상기 반도체 패키지용 수지 조성물은 알콕시실란 올리고머를 더 포함할 수 있다. 상기 알콕시실란 올리고머는 상기 반도체 패키지용 수지 조성물을 사용하여 형성된 프리프레그가 금속박에 대하여 우수한 접착력을 나타낼 수 있도록 한다.
일반적으로 금속박 적층판 또는 프리프레그의 제조시 금속박과의 접착력 개선을 위해 모노머 타입의 커플링제가 첨가된다. 그런데 상기 목적 달성을 위해 모노머 타입의 커플링제를 다량으로 첨가할 경우 커플링제가 갖는 낮은 비점으로 인해 금속박과 프리프레그의 디라미네이션(delamination), 내열성의 저하, 유전율의 증가 등의 문제를 유발할 수 있다.
상기 알콕시실란 올리고머는 알콕시실란 골격의 올리고머로서 다량으로 첨가하더라도 내열성의 저하나 유전율의 증가를 억제할 수 있으면서도 금속박에 대한 우수한 접착력을 갖는 프리프레그의 제공을 가능하게 한다.
바람직하게는, 상기 알콕시실란 올리고머는 하기 화학식 1로 표시되는 반복단위를 포함하는 올리고머일 수 있다:

상기 알콕시실란 올리고머는 상기 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르), 열경화성 수지 및 탄성 (공)중합체의 전체 100중량부 대비 대하여 5 내지 30 중량부일 수 있다. 상술한 효과가 충분히 발현될 수 있도록 하기 위하여, 상기 알콕시실란 올리고머의 함량은 5 중량부 이상인 것이 바람직하다. 다만, 상기 알콕시실란 올리고머가 과량으로 첨가될 경우 비유전율 및 유전정접이 상승하는 문제점이 나타날 수 있으므로 30 중량부 이하로 포함되는 것이 바람직하다.
상기 반도체 패키지용 수지 조성물은 퀴논 화합물을 더 포함할 수 있다. 상기 퀴논 화합물은 첨가될 수 있다.
상기 퀴논 화합물의 예로는 1,4-나프토퀴논(1,4-naphthoquinone) 및 1,4-벤조퀴논(1,4-benzoquinone) 등을 들 수 있다.
그리고, 상기 일 구현예의 반도체 패키지용 열경화성 수지 조성물은 필요에 따라 용제를 첨가하여 용액으로 사용할 수 있다. 상기 용제로는 수지 성분에 대해 양호한 용해성을 나타내는 것이면 그 종류가 특별히 한정되지 않으며, 알코올계, 에테르계, 케톤계, 아미드계, 방향족 탄화수소계, 에스테르계, 니트릴계 등을 사용할 수 있고, 이들은 단독 또는 2종 이상 병용한 혼합 용제를 이용할 수도 있다. 또한 상기 용매의 함량은 프리프레그 제조시 유리섬유에 수지 조성물을 함침할 수 있는 정도면 특별히 한정되지 않는다.
또한 상기 반도체 패키지용 열경화성 수지 조성물은, 수지 조성물 고유의 특성을 손상시키지 않는 한, 기타 열경화성 수지, 열가소성 수지 및 이들의 올리고머 및 엘라스토머와 같은 다양한 고분자 화합물, 기타 난연성 화합물 또는 첨가제를 더 포함할 수도 있다. 이들은 통상적으로 사용되는 것으로부터 선택되는 것이라면 특별히 한정하지 않는다.예를 들어 첨가제로는 자외선흡수제, 산화방지제, 광중합개시제, 형광증백제, 광증감제, 안료, 염료, 증점제, 활제, 소포제, 분산제, 레벨링제, 광택제 등이 있고, 목적에 부합되도록 혼합하여 사용하는 것도 가능하다.
한편, 발명의 다른 구현예에 따르면, 상기 반도체 패키지용 열경화성 수지 조성물 및 유기 또는 무기 섬유를 포함하는, 프리프레그 될 수 있다.
상기 프리프레그는 상기 반도체 패키지용 열경화성 수지 조성물이 반경화 상태로 섬유 기재에 함침되어 있는 것을 의미한다.
상기 유기 또는 무기 섬유는 그 종류가 특별히 한정되지는 않으나, 유리 섬유 기재, 폴리아미드 수지 섬유, 방향족 폴리아미드 수지 섬유 등의 폴리아미드계 수지 섬유, 폴리에스테르 수지 섬유, 방향족 폴리에스테르 수지 섬유, 전 방향족 폴리에스테르 수지 섬유 등의 폴리에스테르계 수지 섬유, 폴리이미드 수지 섬유, 폴리벤족사졸 섬유, 불소 수지 섬유 등을 주성분으로 하는 직포 또는 부직포로 구성되는 합성 섬유 기재, 크래프트지, 코튼 린터지, 린터와 크래프트 펄프의 혼초지 등을 주성분으로 하는 종이 기재 등이 사용될 수 있으며, 바람직하게 유리 섬유를 사용한다.
상기 유리 섬유는 프리프레그의 강도가 향상되고 흡수율을 내릴 수 있으며, 또 열팽창 계수를 작게 할 수 있다.
상기 유리 섬유는 다양한 인쇄회로기판 물질용으로 사용되는 유리 기재로부터 선택될 수 있다. 이들의 예로서는, E 글라스, D 글라스, S 글라스, T 글라스, NE 글라스 및 L 글라스, Q 글라스와 같은 유리 섬유를 포함하나 이에 한정되는 것은 아니다. 필요에 따라서 의도된 용도 또는 성능에 따라, 상기 유리 섬유을 선택할 수 있다. 유리 섬유의 형태는 전형적으로 직포, 부직포, 로빙(roving), 잘개 다진 스트랜드 매트(chopped strand mat) 또는 서페이싱 매트(surfacing mat)이다. 상기 유리 섬유기재의 두께는 특별히 한정되지 않지만, 약 0.01 내지 0.3mm 등을 사용할 수 있다. 상기 물질 중, 유리 섬유 물질이 강도 및 수분 흡수 특성 면에서 더욱 바람직하다.
또한 상기 프리프레그를 제조하는 방법은 특별히 한정되지 않으며, 이 분야에 잘 알려진 방법에 의해 제조될 수 있다. 예를 들면, 상기 프리프레그의 제조방법은 함침법, 각종 코터를 이용하는 코팅법, 스프레이 분사법 등을 이용할 수 있다.
상기 함침법의 경우 바니시를 제조한 후, 상기 섬유 기재를 바니시에 함침하는 방법으로 프리프레그를 제조할 수 있다.
즉, 상기 프리프레그의 제조 조건 등은 특별히 제한하는 것은 아니지만, 상기 반도체 패키지용 열경화성 수지 조성물에 용제를 첨가한 바니시 상태로 사용하는 것이 바람직하다. 상기 수지 바니시용 용제는 상기 수지 성분과 혼합 가능하고 양호한 용해성을 갖는 것이라면 특별히 한정하지 않는다. 이들의 구체적인 예로는, 아세톤, 메틸 에틸 케톤, 메틸이소부틸 케톤 및 시클로헥사논과 같은 케톤, 벤젠, 톨루엔 및 자일렌과 같은 방향족 하이드로카본, 및 디메틸포름아미드 및 디메틸아세트아미드와 같은 아미드, 메틸셀로솔브, 부틸셀로솔브 같은 알리파틱 알코올 등이 있다.
또한, 상기 프리프레그로 제조시, 사용된 용제가 80 중량% 이상 휘발하는 것이 바람직하다. 이 때문에, 제조 방법이나 건조 조건 등도 제한은 없고, 건조시의 온도는 약 80 ℃ 내지 200 ℃, 시간은 바니시의 겔화 시간과의 균형으로 특별히 제한은 없다. 또한, 바니시의 함침량은 바니시의 수지 고형분과 기재의 총량에 대하여 바니시의 수지 고형분이 약 30 내지 80 중량%가 되도록 하는 것이 바람직하다.
또한, 발명의 또 다른 구현예에 따르면, 시트 형상을 갖는 상술한 프리프레그; 및 상기 프리프레그의 적어도 일면에 형성된 금속박;을 포함하는 금속박 적층판이 제공될 수 있다.
상기 금속박은 동박; 알루미늄박; 니켈, 니켈-인, 니켈-주석 합금, 니켈-철 합금, 납 또는 납-주석 합금을 중간층으로 하고, 이 양면에 서로 다른 두께의 구리층을 포함하는 3층 구조의 복합박; 또는 알루미늄과 동박을 복합한 2층 구조의 복합박을 포함한다.
바람직한 일예에 따르면, 상기 금속박은 동박이나 알루미늄박이 이용되고, 약 2 내지 200 ㎛의 두께를 갖는 것을 사용할 수 있지만, 그 두께가 약 2 내지 35 ㎛인 것이 바람직하다. 바람직하게, 상기 금속박으로는 동박을 사용한다. 또한, 상기 금속박으로서 니켈, 니켈-인, 니켈-주석 합금, 니켈-철 합금, 납, 또는 납-주석 합금 등을 중간층으로 하고, 이의 양면에 0.5 내지 15 ㎛의 구리층과 10 내지 300 ㎛의 구리층을 설치한, 3층 구조의 복합박 또는 알루미늄과 동박을 복합한 2층 구조 복합박을 사용할 수도 있다.
이렇게 제조된 프리프레그를 포함하는 금속 적층판은 1매 이상으로 적층한 후, 양면 또는 다층 인쇄 회로 기판의 제조에 사용할 수 있다. 상기 금속박 적층판을 회로 가공하여 양면 또는 다층 인쇄회로기판을 제조할 수 있으며, 상기 회로 가공은 일반적인 양면 또는 다층 인쇄 회로 기판 제조 공정에서 행해지는 방법을 적용할 수 있다.
한편, 발명의 또 다른 구현예에 따르면, 상기 일 구현예의 반도체 패키지용 열경화성 수지 조성물 또는 이의 경화물과 15㎛ 내지 90㎛의 두께를 갖는 유기 또는 무기 섬유를 포함하는 제1층; 상기 제1층의 양면에 형성되고, 상기 일 구현예의 반도체 패키지용 열경화성 수지 조성물 또는 이의 경화물과 10㎛ 내지 30㎛의 두께를 갖는 유기 또는 무기 섬유를 포함하는 제2층; 및 상기 제2층 각각의 외부면에 형성되는 금속 박막;을 포함하는, 금속 박막 적층체가 제공될 수 있다.
상술한 바와 같이, 상기 일 구현예의 반도체 패키지용 열경화성 수지 조성물을 각각 포함하는 제1층 및 제2층을 포함함에 따라서, 상기 금속 박막 적층체는 우수한 가공성 및 내열성을 나타내면서도, 저유전 특성 및 저유전 손실을 동시에 만족할 수 있다.
또한, 상기 일 구현예의 반도체 패키지용 열경화성 수지 조성물을 포함함에 따라서, 상기 제2층은 상기 금속 박막과 보다 높은 접착력을 가질 수 있따. 구체적으로, IPC-TM-650 2.4.8의 테스트 방법의 측정한 상기 제2층과 상기 금속 박막 간의 박리력이 0.50 kgf/cm 이상일 수 있다.
상기 제1층 및 제2층의 두께 등은 상기 금속 박막 적층체의 최종 용도 및 특징에 따라서 결정될 수 있으며, 보다 구체적으로 상기 제1층 대비 상기 제2층의 두께 비율은 0.2 내지 0.7일 수 있다.
본 발명에 따르면, 우수한 가공성 및 내열성을 나타내면서도, 저유전 특성 및 저유전 손실을 동시에 만족시키는 반도체 패키지용 열경화성 수지 조성물과, 상기 반도체 패키지용 열경화성 수지 조성물을 이용하여 제공되는 프리프레그와, 상기 프리프레그를 포함하는 금속박 적층판이 제공될 수 있다.
발명을 하기의 실시예에서 보다 상세하게 설명한다. 단, 하기의 실시예는 본 발명을 예시하는 것일 뿐, 본 발명의 내용이 하기의 실시예에 의하여 한정되는 것은 아니다.
<실시예 및 비교예: 반도체 패키지용 열경화성 수지 조성물, 프리프레그 및 동박 적층판>
(1) 반도체 패키지용 열경화성 수지 조성물의 제조
하기 표 1의 조성에 따라, 각 성분을 시클로헥사논에 고형분 50%에 맞추어 투입하여 혼합한 후, 400 rpm 속도로 하루동안 상온 교반하여 실시예 및 비교예의 반도체 패키지용 수지 조성물(수지 바니시)를 제조하였다.
(2) 프리프레그 A-1의 제조
상기 제조된 반도체 패키지용 수지 조성물(수지 바니시)을 15㎛ 의 유리 섬유(Nittobo사 제조, NE-glass #1017)에 함침시킨 후, 130 ℃의 온도에서 2~5분간 열풍 건조하여 30 ㎛의 프리프레그 A-1를 제조하였다.
(3) 프리프레그 B-1 의 제조
상기 제조된 반도체 패키지용 수지 조성물(수지 바니시)을 30㎛ 의 유리 섬유(Nittobo사 제조, NE-glass #1067)에 함침시킨 후, 170 ℃의 온도에서 2~5분간 열풍 건조하여 40 ㎛의 프리프레그 B-1를 제조하였다.
(4) 동박적층판 A-2의 제조(비유전율 및 유전정접 측정용)
상기에서 제조된 프리프레그 A를 2매를 적층한 후, 그 양면에 MT18Ex 동박(동박 두께 2㎛/캐리어 두께 18um, Mitsui사 제조)을 위치시켜 적층하고, 220 ℃ 및 35 kg/㎠의 조건으로 120분간 경화시켜 절연층 두께 60 ㎛ 의 동박 적층판을 제조하였다.
(5) 동박적층판 B-2의 제조(비유전율 및 유전정접 측정용)
상기에서 제조된 프리프레그 B를 2매를 적층한 후, 그 양면에 MT18Ex 동박(동박 두께 2㎛/캐리어 두께 18um, Mitsui사 제조)을 위치시켜 적층하고, 220 ℃ 및 35 kg/㎠의 조건으로 120분간 경화시켜 절연층 두께 80 ㎛ 의 동박 적층판을 제조하였다.
(6) 동박적층판 B-3의 제조(동박접착력 측정용)
상기에서 제조된 프리프레그 B를 2매를 적층한 후, 그 양면에 3EC-M3-VLP 동박(동박 두께 12㎛, Mitsui사 제조)을 위치시켜 적층하고, 220 ℃ 및 35 kg/㎠의 조건으로 120분간 경화시켜 절연층 두께 80 ㎛ 의 동박 적층판을 제조하였다.
(7) 동박적층판 A/B/A의 제조(동박접착력 측정용)
상기에서 (5)에서 제조된 동박적층판 B-2의 양면의 동박을 에칭하여 제거한 후, 그 양면에 프리프레그 A-1를 위치시켜 적층하고, 그 양면에 3EC-M3-VLP 동박(동박 두께 12㎛, Mitsui사 제조)을 위치시켜 적층한 후, 220 ℃ 및 35 kg/㎠의 조건으로 120분간 경화시켜 동박적층판 A/B/A를 제조하였다.
(8) 동박적층판 A/B/A의 제조(레이저 비아홀 가공성 실험용)
상기에서 (5)에서 제조된 동박적층판 B-2의 양면의 동박을 에칭하여 제거한 후, 그 양면에 프리프레그 A-1를 위치시켜 적층하고, 그 양면에 MT18Ex 동박(동박 두께 2㎛/캐리어 두께 18um, Mitsui사 제조)을 위치시켜 적층한 후, 220 ℃ 및 35 kg/㎠의 조건으로 120분간 경화시켜 동박적층판 A/B/A를 제조하였다.
<실험예: 실시예 및 비교예에서 얻어진 반도체 패키지용 열경화성 수지 조성물, 프리프레그 및 동박 적층판의 물성 측정>
상기 실시예 및 비교예에서 얻어진 반도체 패키지용 열경화성 수지 조성물, 프리프레그 및 동박 적층판의 물성을 하기 방법으로 측정하였으며, 그 결과를 표3에 나타내었다.
1. 프리프레그 크랙발생유무 확인
상기 프리프레그 A-1 제조 시, 반도체 패키지용 수지 조성물(수지 바니시)을 15㎛ 의 유리 섬유(Nittobo사 제조, NE-glass #1017)에 함침시킨 후, 130 ℃의 온도에서 2~5분간 열풍 건조 후, 상온으로 냉각하였을 시, 프리프레그 표면에서의 크랙발생유무를 육안으로 관찰하였다.
2. 비유전율(Dk @1GHz) 및 유전 정접(Df @1GHz)
상기 실시예 및 비교예에서 얻어진 동박 적층판(A-2, B-2)의 동박을 에칭하여 제거한 후, 비유전율 측정 장치(Cavity resonator법)을 이용하여 1GHz에서의 비유전율 및 유전 정접을 측정하였다. 구체적으로 Network analyzer(E5071C, Agilent Technologies)와 SPDR(Split Post Dielectric Resonator, QWED)를 이용하여 측정하였다.
3. 동박 접착력(peel strength, P/S, kgf/cm)
IPC-TM-650 2.4.8의 테스트 방법에 의거하여, 상기 실시예 및 비교예의 (6) 및 (7)에서 각각 얻어진 동박 적층판의 동박 접착력을 측정하였다.
4. 레이저 비아홀 가공성 평가
상기 실시예 및 비교예의 (8)에서 각각 제조된 동박적층판 A/B/A(7)에서 양면의 캐리어만 제거한 후, CO 2레이저를 이용하여, 다이렉트 레이저 드릴 기법(ML605GTW4-5350U, Mitsubishi Electric)으로 직경 90um의 비아홀을 가공하였다.
* 홀주변에서 동박 delamination 발생시 X, 이상 없을시 O로 평가하였다.

상기 표 1에 나타난 바와 같이, 실시예에서 제공되는 프리프레그 또는 금속 적층판은 3.50 이하의 낮은 비유전율과 0.0035 이하의 낮은 유전 정접을 가지면서도, 프리프레그 제조 시, 크랙이 발생하지 않았으며, 동박 접착력 및 레이저 비아홀 가공성이 상대적으로 우수하다는 점이 확인되었다.
이에 반하여, 비교예에서 제공되는 프리프레그 또는 금속 적층판은 프리프레그 제조 시, 크랙이 발생하거나, 대부분 낮은 동박 접착력을 나타내고, 레이저홀 가공 시, 동박 박리(delamination)가 발생한다는 점이 확인되었다.

Claims (15)

  1. 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르);
    열경화성 수지;
    a) 1,500 내지 10,000의 수평균분자량을 갖는 부타디엔계 고무, b) 1,500 내지 10,000의 수평균분자량을 갖고 10 내지 40중량%의 스티렌 함량을 갖는 스티렌-부타디엔계 고무, c) 10 내지 70중량%의 스티렌 함량을 갖는 열가소성 엘라스토머, 및 d) 폴리부타디엔계 고무, 폴리디메틸실록산 또는 플루오르화된 열가소성 수지를 분자 내에 포함한 시아네이트 에스터;로 이루어진 군에서 선택된 1종 이상의 탄성 (공)중합체;및
    무기 충진제;를 포함하는,
    반도체 패키지용 열경화성 수지 조성물.
  2. 제1항에 있어서,
    상기 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르)는 1,000 내지 3,000의 수평균분자량을 갖는, 반도체 패키지용 열경화성 수지 조성물.
  3. 제1항에 있어서,
    상기 양 말단에 에틸렌성 불포화기는 에테닐기(ethenyl group), 알릴기(allyl group), 메탈릴기(methallyl group), 프로페닐기(propenyl group), 부테닐기(butenyl group), 헥세닐기(hexenyl group), 옥테닐기(octenyl group), 사이클로펜테닐기(cyclopentenyl group), 사이클로헥세닐기(cyclohexenyl group), 아크릴기(acryl group), 메타크릴기(methacryl group), 비닐벤질기(vinylbenzyl group), 또는 비닐나프틸기(vinylnaphthyl group)인,
    반도체 패키지용 열경화성 수지 조성물.
  4. 제1항에 있어서,
    상기 열경화성 수지는 비스말레이미드 수지, 시아네이트 에스터 수지 및 비스말레이미드-트리아진 수지로 이루어진 군으로부터 선택되는 1종 이상의 수지를 포함하는, 반도체 패키지용 열경화성 수지 조성물.
  5. 제4항에 있어서,
    상기 열경화성 수지는 비스페놀 A 형 에폭시 수지, 페놀 노볼락 에폭시 수지, 테트라페닐 에탄 에폭시 수지, 나프탈렌계 에폭시 수지, 바이페닐계 에폭시 수지, 디시클로펜타디엔 에폭시 수지, 및 디시클로펜타디엔계 에폭시 수지와 나프탈렌계 에폭시 수지의 혼합물로 이루어진 군에서 선택된 1종 이상의 에폭시 수지를 더 포함하는, 반도체 패키지용 열경화성 수지 조성물.
  6. 제1항에 있어서,
    상기 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르), 열경화성 수지 및 탄성 (공)중합체의 전제 100중량부 대비
    상기 상기 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르) 5 내지 70중량부,
    열경화성 수지 10 내지 50중량부, 및
    탄성 (공)중합체 5 내지 70중량부를 포함하는, 반도체 패키지용 열경화성 수지 조성물.
  7. 제1항에 있어서,
    상기 양 말단에 에틸렌성 불포화기를 갖는 변성 페닐렌 에테르 올리고머 또는 변성 폴리(페닐렌 에테르), 열경화성 수지 및 탄성 (공)중합체의 전체 100중량부 대비 상기 무기 충진제 함량이 30 중량부 내지 200 중량부인, 반도체 패키지용 수지 조성물.
  8. 제 1 항에 있어서,
    상기 반도체 패키지용 수지 조성물은 알콕시실란 올리고머를 더 포함하는, 반도체 패키지용 수지 조성물.
  9. 제 8 항에 있어서,
    상기 알콕시실란 올리고머는 하기 화학식 1로 표시되는 반복단위를 포함하는, 반도체 패키징용 수지 조성물:

    상기 화학식 1에서,
    X 및 Y는 각각 독립적으로 알케닐, 메타크릴, 아크릴, 페닐, 메틸, 또는 에폭시이고,
    R 1 내지 R 4는 각각 독립적으로 메틸 또는 에틸이고,
    m 및 n은 각각 독립적으로 1 보다 큰 정수이다.
  10. 제 8 항에 있어서,
    상기 알콕시실란 올리고머는 메톡시 관능성 비닐 실록산 올리고머, 에톡시 관능성 비닐 실록산 올리고머 및 메톡시 관능성 비닐/페닐 올리고머로 이루어진 군에서 선택된 1종 이상의 화합물인, 반도체 패키징용 수지 조성물.
  11. 제1항의 반도체 패키지용 열경화성 수지 조성물 및 유기 또는 무기 섬유를 포함하는, 프리프레그.
  12. 시트 형상을 갖는 제11항의 프리프레그; 및 상기 프리프레그의 적어도 일면에 형성된 금속박;을 포함하는 금속박 적층판.
  13. 제1항의 반도체 패키지용 열경화성 수지 조성물 또는 이의 경화물과 15㎛ 내지 90㎛의 두께를 갖는 유기 또는 무기 섬유를 포함하는 제1층;
    상기 제1층의 양면에 형성되고, 제1항의 반도체 패키지용 열경화성 수지 조성물 또는 이의 경화물과 10㎛ 내지 30㎛의 두께를 갖는 유기 또는 무기 섬유를 포함하는 제2층; 및
    상기 제2층 각각의 외부면에 형성되는 금속 박막;을 포함하는, 금속 박막 적층체.
  14. 제13항에 있어서,
    상기 제1층 대비 상기 제2층의 두께 비율은 0.2 내지 0.7인, 금속 박막 적층체.
  15. 제13항에 있어서,
    IPC-TM-650 2.4.8의 테스트 방법의 측정한 상기 제2층과 상기 금속 박막 간의 박리력이 0.50 kgf/cm 이상인, 금속 박막 적층체.
