따라서, 나사의 체결과정에서 부득이하게 발생하는 기판과의 전기적인 접촉을 방지하기 위한 방안 마련이 시급히 요구되고 있다.
본 발명의 목적은 이러한 현실을 감안하여, 양호한 수지 경화성이나 보존 안정성이 양호하고, 내약품성, 내열성, 접착성이 우수한 절연층 수지 조성물을 이용함으로써 PCB기판 등과 같은 전자부품을 체결함에 있어서 발생되는 누전 또는 전력신호의 전달로부터 자유로운 체결요소부품인 절연기능을 갖는 나사를 제공함에 있다.
본 발명은 상기 과제를 해결하기 위해 예의 검토한 결과, 말레이미드 화합물과 아민 화합물을 반응시켜 제조되는 불포화 말레이미드기를 갖는 수지 조성물 (A)(또는 화합물 (A)라고도 함), 열경화성 수지 (B)에 있어서, 특정한 변성 이미다졸 화합물 (C)를 이용함으로써, 매우 양호한 수지 경화성이나 보존 안정성이 얻어져, 상기 목적을 달성할 수 있음을 발견하여 본 발명을 완성하기에 이르렀다. 본 발명은 이러한 지견에 기초하여 완성되었다.
즉, 본 발명은 이하의 절연층 수지 조성물, 및 이를 이용함으로써 PCB기판 등과 같은 전자부품을 체결함에 있어서 발생되는 누전 또는 전력신호의 전달로부터 자유로운 체결요소부품인 절연기능을 갖는 나사를 제공하는 것이다.

본 발명에 따른 나사를 살펴보면 다음과 같다. 설명의 편의를 위하여 도 1을 참조하기로 한다. 도 1은 나사의 한 종류인 태핑나사를 나타낸다.
도 1과 같이, 본 발명에 따른 나사는 나사부(2) 및 머리부(3)로 구성된 나사 본체(1)를 포함하는데, 나사부(2)는 둘레면에 길이방향을 따라 나사산이 마련되고, 머리부(3)는 드라이버 비트(driver bit) 따위가 삽입되는 나사돌리개 홈을 가진다.
나사부(2)의 선단부는 그 둘레가 나사부(2)의 선단 측으로 갈수록 점차 축소되는 구조를 가지도록 형성되어, 나사부(2)는 태핑대상에 용이하게 체결된다.

이하, 도2 내지 도5를 참조하여 체결대상물에 체결되는 나사의 머리부의 하면측에 도포되어 체결대상물과 나사 머리부의 하면 사이를 구획하는 절연층을 갖는 본 발명에 대하여 상세히 설명한다.
본 발명의 절연층(4)은 1 분자 중에 적어도 2개의 N-치환 말레이미드기를 갖는 말레이미드 화합물 (a)와, 1 분자 중에 적어도 2개의 1급 아미노기를 갖는 아민 화합물 (b)를 반응시켜 제조되는 불포화 말레이미드기를 갖는 수지 조성물 (A), 열경화성 수지 (B) 및 후술하는 화학식 I 내지 III 중 어느 하나로 표시되는 변성 이미다졸 화합물 (C)를 함유하는 것을 특징으로 하는 절연층 수지 조성물로 구성된다.

이들 중에서, 용해성의 면에서 시클로헥사논, 프로필렌글리콜모노메틸에테르, 메틸셀로솔브, γ-부티로락톤이 바람직하고, 저독성인 점이나 휘발성이 높아 잔용제로서 남기 어려운 점에서, 시클로헥사논, 프로필렌글리콜모노메틸에테르, 디메틸아세트아미드가 특히 바람직하다.
여기서 말레이미드 화합물 (a)와 아민 화합물 (b)의 사용 비율은, 아민 화합물 (b)의 -NH2기의 당량(Tb)에 대한 말레이미드 화합물 (a)의 말레이미드기의 당량(Ta)의 당량비(Ta/Tb)가 1.0<(Ta/Tb)≤10.0의 범위인 것이 바람직하고, 상기 당량비(Ta/Tb)가 2.0≤(Ta/Tb)≤10.0의 범위인 것이 더욱 바람직하다. 상기 당량비(Ta/Tb)를 상기 범위로 함으로써, 보존 안정성, 유기 용제에의 용해성, 동박 접착성 및 내열성이 우수한 절연층 수지 조성물이 얻어진다.
또한, 유기 용매의 사용량은, 말레이미드 화합물 (a)와 아민 화합물 (b)의 총합 100 질량부당 10 내지 1000 질량부로 하는 것이 바람직하고, 100 내지 500 질량부로 하는 것이 보다 바람직하고, 200 내지 500 질량부로 하는 것이 특히 바람직하다. 유기 용제의 배합량을 상기 범위로 함으로써, 유기 용매에 대한 용해성이 부족하지 않고, 단시간에 반응을 행할 수 있다.
말레이미드 화합물 (a)와 아민 화합물 (b)의 반응 온도는 50 내지 200℃인 것이 바람직하고, 70 내지 160℃인 것이 특히 바람직하다. 반응 시간은 0.1 내지 10시간인 것이 바람직하고, 1 내지 6시간인 것이 특히 바람직하다.
또한, 이 반응에는 임의로 반응 촉매를 사용할 수 있다. 반응 촉매의 예로서는, 트리에틸아민, 피리딘, 트리부틸아민 등의 아민류, 메틸이미다졸, 페닐이미다졸 등의 이미다졸류, 트리페닐포스핀 등의 인계 촉매 등을 들 수 있고, 이들을 1종 또는 2종 이상을 혼합하여 사용할 수 있다.
반응 방법은 특별히 제한되지 않지만, 예를 들면 교반기와 환류 냉각기가 부착된 반응 장치를 사용하여 환류시키면서 반응을 행할 수 있고, 불포화 말레이미드기를 갖는 수지 조성물 (A)가 제조된다.
다음으로, 열경화성 수지 (B)로서는, 예를 들면 에폭시 수지, 페놀 수지, 불포화 이미드 수지, 시아네이트 수지, 이소시아네이트 수지, 벤조옥사진 수지, 옥세탄 수지, 아미노 수지, 불포화 폴리에스테르 수지, 알릴 수지, 디시클로펜타디엔 수지, 실리콘 수지, 트리아진 수지, 멜라민 수지 등을 들 수 있고, 이들의 1종 또는 2종 이상을 혼합하여 사용할 수 있다.
이들 중에서, 성형성이나 전기 절연성의 면에서 에폭시 수지, 시아네이트 수지가 바람직하다.
에폭시 수지로서는, 예를 들면 비스페놀 A형 에폭시 수지, 비스페놀 F형 에폭시 수지, 비스페놀 S형 에폭시 수지, 페놀노볼락형 에폭시 수지, 크레졸노볼락형 에폭시 수지, 비스페놀 A 노볼락형 에폭시 수지, 비스페놀 F 노볼락형 에폭시 수지, 스틸벤형 에폭시 수지, 트리아진 골격 함유 에폭시 수지, 플루오렌 골격 함유 에폭시 수지, 트리페놀페놀메탄형 에폭시 수지, 비페닐형 에폭시 수지, 크실릴렌형 에폭시 수지, 비페닐아르알킬형 에폭시 수지, 나프탈렌형 에폭시 수지, 디시클로펜타디엔형 에폭시 수지, 지환식 에폭시 수지, 다관능 페놀류 및 안트라센 등의 다환 방향족류의 디글리시딜에테르 화합물 및 이들에 인 화합물을 도입한 인 함유 에폭시 수지 등을 들 수 있고, 이들 중에서 내열성, 난연성의 면에서 비페닐아르알킬형 에폭시 수지, 나프탈렌형 에폭시 수지가 바람직하다. 이들은 1종 또는 2종 이상을 혼합하여 사용할 수 있다.
시아네이트 수지로서는, 예를 들면 노볼락형 시아네이트 수지, 비스페놀 A형 시아네이트 수지, 비스페놀 E형 시아네이트 수지, 테트라메틸비스페놀 F형 시아네이트 수지 등의 비스페놀형 시아네이트 수지 및 이들이 일부 트리아진화한 예비 중합체 등을 들 수 있다. 이들 중에서 내열성, 난연성의 면에서 노볼락형 시아네이트 수지가 바람직하다. 이들은 1종 또는 2종 이상을 혼합하여 사용할 수 있다.
본 발명의 절연층 수지 조성물은, 상기 불포화 말레이미드기를 갖는 수지 조성물 (A) 및 열경화성 수지 (B)와 함께, 특정 변성 이미다졸 화합물 (C)를 함유하는 것을 특징으로 하는 것으로서, 프리프레그 적층 시에 고온에서 장시간의 처리를 필요로 하지 않으며, 바니시나 프리프레그의 안정성이 양호하고, 내약품성, 내열성, 접착성이 우수한 열경화성 수지가 얻어진다.
본 발명의 절연층 수지 조성물에 있어서, 변성 이미다졸 화합물 (C)로서, 특히 하기 화학식 I로 표시되는 이소시아네이트 마스크 이미다졸, 화학식 II로 표시되는 에폭시 마스크 이미다졸, 및 화학식 III으로 표시되는 트리아진환 함유 이미다졸 중 적어도 어느 하나가 사용된다.
화학식 I로 표시되는 이소시아네이트 마스크 이미다졸로서는 다이이치 고교 세이야꾸(주) 제조의 상품명: G8009L 등을 들 수 있고, 화학식 II로 표시되는 에폭시 마스크 이미다졸로서는 JER사 제조의 상품명: P200H50 등을 들 수 있다. 화학식 III으로 표시되는 트리아진환 함유 이미다졸로서는 시꼬꾸 가세이 고교(주) 제조의 상품명: 2MZ-A, 2MZA-PW, C11Z-A, 2E4MZ-A 등을 들 수 있다.

상기 변성 이미다졸 화합물 (C)는 몇 종류를 병용할 수도 있다. 변성 이미다졸 화합물 (C)의 배합량은, 열경화성 수지 (B) 100 질량부에 대하여 0.01 내지 10 질량부가 바람직하다. 0.01 질량부 이상으로 함으로써 양호한 경화성이 얻어지고, 10 질량부 이하로 함으로써 양호한 보존 안정성이 얻어진다.
본 발명의 절연층 수지 조성물에는 하기 화학식 IV로 표시되는 산성 치환기를 갖는 아민 화합물 (D)를 더 함유시킬 수 있다. 이 경우, 불포화 말레이미드기를 갖는 수지 조성물 (A)와 아민 화합물 (D)는, 절연층 수지 조성물의 배합 전에 유기 용매 중에서 반응시켜 예비 중합체로서 제조하는 것이 바람직하다.

불포화 말레이미드기를 갖는 수지 조성물 (A)와 아민 화합물 (D)의 반응에서 사용되는 유기 용매로서는, 상기 말레이미드 화합물 (a)와 아민 화합물 (b)의 반응에서 사용되는 용매와 동일한 것을 사용할 수 있고, 말레이미드 화합물 (a)와 아민 화합물 (b)를 유기 용매 중에서 반응시켜 제조된 불포화 말레이미드기를 갖는 수지 조성물 (A)와, 화학식 IV에 나타낸 산성 치환기를 갖는 아민 화합물 (D)를 반응시켜 예비 중합체로 한 후에, 절연층 수지 조성물에 배합하는 것이 바람직하다.
여기서 불포화 말레이미드기를 갖는 수지 조성물 (A)와 산성 치환기를 갖는 아민 화합물 (D)의 사용량은, 아민 화합물 (D)의 -NH2기의 당량(TD)에 대한 수지 조성물 (A)의 말레이미드기의 당량(TA)의 당량비(TA/TD)가 1.0<(TA/TD)≤10.0의 범위인 것이 바람직하고, 상기 당량비(TA/TD)가 2.0≤(TA/TD)≤10.0의 범위인 것이 더욱 바람직하다. 상기 당량비(TA/TD)를 상기 범위로 함으로써, 보존 안정성, 유기 용제에의 용해성, 동박 접착성 및 내열성이 우수한 절연층 수지 조성물이 얻어진다.

불포화 말레이미드기를 갖는 수지 조성물 (A)와 산성 치환기를 갖는 아민 화합물 (D)의 반응 온도는 50 내지 200℃인 것이 바람직하고, 70 내지 160℃인 것이 특히 바람직하다. 반응 시간은 0.1 내지 10시간인 것이 바람직하고, 1 내지 6시간인 것이 특히 바람직하다.
또한, 이 반응에는 임의로 반응 촉매를 사용할 수 있다. 반응 촉매는 특별히 한정되지 않지만, 예를 들면 트리에틸아민, 피리딘, 트리부틸아민 등의 아민류, 메틸이미다졸, 페닐이미다졸 등의 이미다졸류, 트리페닐포스핀 등의 인계 촉매 등을 들 수 있고, 1종 또는 2종 이상을 혼합하여 사용할 수 있다.
본 발명의 절연층 수지 조성물에서는, 내열성을 향상시키고, 열팽창률을 저하시키기 위해 무기 충전재 (E)를 함유시키는 것이 바람직하다.
무기 충전재 (E)로서는, 실리카, 알루미나, 탈크, 마이커, 카올린, 수산화알루미늄, 베마이트, 수산화마그네슘, 붕산아연, 주석산아연, 산화아연, 산화티탄, 질화붕소, 탄산칼슘, 황산바륨, 붕산알루미늄, 티탄산칼륨, E 유리나 T 유리, D 유리 등의 유리 분말이나 중공 유리 비드 등을 들 수 있고, 이들의 1종 또는 2종 이상을 혼합하여 사용할 수 있다.
이들 중에서 유전 특성, 내열성, 저열팽창성의 면에서 실리카가 특히 바람직하다. 실리카로서는, 예를 들면 습식법으로 제조되어 함수율이 높은 침강 실리카와, 건식법으로 제조되어 결합수 등을 거의 포함하지 않는 건식법 실리카를 들 수 있고, 건식법 실리카로서는 추가로, 제조법의 차이에 의해 파쇄 실리카, 흄드 실리카, 용융 구상 실리카를 들 수 있다.
이들 중에서 저열팽창성 및 수지에 충전했을 때의 고유동성의 면에서 용융 구상 실리카가 바람직하고, 내열성의 면에서 열 분해 온도가 300℃ 이상인 금속 수화물이 바람직하고, 양자를 조합함으로써 특히 저열팽창성, 내열성 및 난연성이 우수한 절연층 수지 조성물이 얻어진다.
무기 충전재 (E)로서 용융 구상 실리카를 이용하는 경우, 그의 평균 입경은 0.1 내지 10 μm인 것이 바람직하고, 0.3 내지 8 μm인 것이 보다 바람직하다. 상기 용융 구상 실리카의 평균 입경을 0.1 μm 이상으로 함으로써, 수지에 고충전했을 때의 유동성을 양호하게 유지할 수 있고, 또한 10 μm 이하로 함으로써, 조대 입자의 혼입 확률률 감소시켜 조대 입자에 기인하는 불량의 발생을 억제할 수 있다. 여기서, 평균 입경이란, 입자의 전체 부피를 100%로 하여 입경에 의한 누적횟수 분포 곡선을 구했을 때, 정확히 부피 50%에 상당하는 점의 입경을 말하며, 레이저 회절 산란법을 이용한 입도 분포 측정 장치 등으로 측정할 수 있다.
본 발명의 절연층 수지 조성물에 있어서 무기 충전재 (E)를 함유시키는 경우에는, 수지 조성물 전체의 10 내지 60 부피%인 것이 바람직하고, 20 내지 50 부피%인 것이 보다 바람직하다. 무기 충전재의 함유량을 수지 조성물 전체의 10 내지 60 부피%로 함으로써, 절연층 수지 조성물의 성형성과 저열팽창성을 양호하게 유지할 수 있다.
본 발명의 절연층 수지 조성물에서는, 수지 조성물의 접착성을 양호하게 유지하기 위해 몰리브덴 화합물 (F)를 함유시키는 것이 바람직하다.
몰리브덴 화합물 (F)로서는, 예를 들면 삼산화몰리브덴, 몰리브덴산아연, 몰리브덴산암모늄, 몰리브덴산마그네슘, 몰리브덴산칼슘, 몰리브덴산바륨, 몰리브덴산나트륨, 몰리브덴산칼륨, 인 몰리브덴산, 인 몰리브덴산암모늄, 인 몰리브덴산나트륨, 규몰리브덴산 등의 몰리브덴 산화물 및 몰리브덴산 화합물, 붕화몰리브덴, 이규화몰리브덴, 질화몰리브덴, 탄화몰리브덴 등의 몰리브덴 화합물을 들 수 있고, 이들의 1종 또는 2종 이상을 혼합하여 사용할 수 있다.
이들 중에서, 수용성 및 독성이 낮고, 고전기 절연성이고, 드릴 가공성의 저하 방지 효과가 양호한 점에서, 몰리브덴산 아연, 몰리브덴산 칼슘, 몰리브덴산 마그네슘이 바람직하다. 몰리브덴 화합물로서 몰리브덴산 아연, 몰리브덴산 칼슘, 몰리브덴산 마그네슘을 이용하는 경우, 이들 몰리브덴 화합물을 탈크, 실리카, 산화아연, 탄산칼슘, 수산화마그네슘 등에 담지시켜 사용함으로써, 수지 조성물을 유기 용매에 녹여 바니시화할 때의 침강 방지나 분산성 향상을 도모할 수 있다. 이러한 몰리브덴 화합물로서, 예를 들면 셔윈 윌리암스(주) 제조의 KEMGARD911C, KEMGARD1100을 들 수 있다.
몰리브덴 화합물 (F)의 함유량은, 수지 조성물 전체의 0.02 내지 20 부피%인 것이 바람직하고, 0.1 내지 15 부피%인 것이 보다 바람직하다. 몰리브덴 화합물의 함유량을 수지 조성물 전체의 0.02 내지 20 부피%로 함으로써, 드릴 가공성이 저하되지 않고 수지 조성물의 접착성을 양호하게 유지할 수 있다.
본 발명의 절연층 수지 조성물에는 난연성을 부여하는 인 함유 화합물 (G)를 더 함유시킬 수 있고, 인 원자를 포함한 반응성 관능기를 갖는 화합물이 바람직하다. 이 인 원자를 포함한 반응성 관능기는, 불포화 말레이미드기를 갖는 수지 조성물 (A), 열경화성 수지, 변성 이미다졸 화합물 (C) 및 산성 치환기를 갖는 아민 화합물 (D)의 관능기 중 어느 하나 이상과 반응한다.
난연성을 부여하는 인 함유 화합물 (G)로서는, 예를 들면 인 함유 에폭시 수지, 인 함유 페놀 수지, 페녹시포스파젠 화합물, 축합형 인산 에스테르 화합물, 디포스핀산염 등을 들 수 있다. 특히 이들을 병용하는 것이 유효하다.
시판되고 있는 인 함유 화합물에서, 반응성 관능기를 갖지 않는 화합물로서는 엑솔리트 OP930(클라리안트 재팬(주) 제조, 제품명, 인 함유율 23 질량%)이 있다. 또한, 반응성 관능기를 갖는 인 함유 화합물로서는, 예를 들면 인 함유 에폭시 화합물인 FX-305(도토 가세이(주) 제조, 제품명, 인 함유율; 약 3 질량%) 등, 인 함유 페놀 화합물인 HCA-HQ(산코(주) 제조, 제품명, 인 함유율; 약 9 질량%)나, 공지된 방법에 의해 제작한 인 함유 페놀도 사용할 수 있다. 인 함유 페놀 화합물로서는, 예를 들면 미국 특허 2007/0221890에 기재되어 있는 방법에 의해 제작된 인 함유 페놀이 용제에 가용이고, 응집물이 형성되기 어렵고, 미세 배선의 형성의 면에서 바람직하다.
본 발명의 수지 조성물에는 화학 조화 가능한 화합물 (H)를 더 함유시킬 수 있다. 화학 조화 가능한 화합물 (H)는, 디스미어 처리에 의해, 후술하는 절연 수지층 표면에 미세한 조화 형상을 형성하는 화합물이면 특별히 불문하지만, 가교 고무 입자, 폴리비닐아세탈 수지가 바람직하고, 가장 바람직하게는 가교 고무 입자이다.
상기 가교 고무 입자로서는, 코어셸형 고무 입자, 가교 아크릴로니트릴부타디엔 고무 입자, 가교 스티렌부타디엔 고무 입자, 아크릴 고무 입자 등을 들 수 있다.
코어셸형 고무 입자는 코어층과 셸층을 갖는 고무 입자로서, 예를 들면 외층의 셸층이 유리상 중합체로 구성되고, 내층의 코어층이 고무상 중합체로 구성되는 2층 구조, 또는 외층의 셸층이 유리상 중합체로 구성되고, 중간층이 고무상 중합체로 구성되며, 코어층이 유리상 중합체로 구성되는 3층 구조의 것 등을 들 수 있다.
유리상 중합체층은, 예를 들면 메타크릴산메틸의 중합물 등으로 구성되고, 고무상 중합체층은, 예를 들면 부틸아크릴레이트 중합물(부틸 고무) 등으로 구성된다.
코어셸형 고무 입자의 구체예로서는, 스타필로이드 AC3832, AC3816N〔이상, 상품명, 간츠 가세이(주) 제조〕, 메타블렌 KW-4426〔상품명, 미츠비시 레이온(주) 제조〕, EXL-2655〔상품명: 롬 앤드 하스(주) 제조〕 등을 들 수 있다.
가교 아크릴로니트릴 부타디엔 고무(NBR) 입자의 구체예로서는, XER-91〔평균 입경 0.5 μm, JSR(주) 제조〕 등을 들 수 있다. 가교 스티렌 부타디엔 고무(SBR) 입자의 구체예로서는, XSK-500〔평균 입경 0.5 μm, JSR(주) 제조〕 등을 들 수 있다. 아크릴 고무 입자의 구체예로서는, 메타블렌 W300A(평균 입경 0.1 μm), W450A(평균 입경 0.2 μm)〔이상, 미츠비시 레이온(주) 제조〕를 들 수 있다. 가교 고무 입자는 단독으로 또는 2종 이상을 조합하여 사용할 수도 있다.
가교 고무 입자의 평균 입경은, 바람직하게는 0.005 내지 1 μm의 범위이고, 보다 바람직하게는 0.2 내지 0.6 μm의 범위이다. 가교 고무 입자의 평균 입경은 동적 광산란법을 이용하여 측정할 수 있다. 예를 들면, 적당한 유기 용제에 가교 고무 입자를 초음파 등에 의해 균일하게 분산시키고, 농후계 입경 분석기〔FPAR-1000; 오쓰카 덴시(주) 제조〕를 이용하여, 고무 입자의 입도 분포를 질량 기준으로 작성하고, 그의 메디안 직경을 평균 입경으로 함으로써 측정된다.
폴리비닐아세탈 수지로서는, 그의 종류, 수산기량, 아세틸기량은 특별히 한정되지 않지만, 수 평균 중합도는 1000 내지 2500의 것이 바람직하다. 이 범위에 있으면, 땜납 내열성을 확보할 수 있고, 또한 바니시의 점도, 취급성도 양호하다. 여기서 폴리비닐아세탈 수지의 수 평균 중합도는, 예를 들면 그의 원료인 폴리아세트산비닐의 수 평균 분자량(겔 투과 크로마토그래피에 의한 표준 폴리스티렌의 검량선을 이용하여 측정함)으로부터 결정할 수 있다. 또한, 카르복실산 변성품 등을 이용할 수도 있다.
폴리비닐아세탈 수지로서, 예를 들면 세키스이 가가꾸 고교(주) 제조의 상품명, 에스렉 BX-1, BX-2, BX-5, BX-55, BX-7, BH-3, BH-S, KS-3Z, KS-5, KS-5Z, KS-8, KS-23Z, 덴키 가가꾸 고교(주) 제조의 상품명, 덴카 부티랄 4000-2, 5000A, 6000C, 6000EP를 들 수 있다. 폴리비닐아세탈 수지는 단독으로 또는 2종 이상 혼합하여 사용할 수도 있다.
인 함유 화합물 (G)에서 유래하는 인 원자 함유율은 수지 성분 100 질량부당 2.0 질량부 이하인 것이 바람직하다. (G) 성분을 첨가함으로써 난연성이 향상되고, 2.0 질량% 이하이면, 난연제의 특성에 의한 유리 전이 온도(Tg)의 향상이나 열팽창계수의 저하, 도체층과의 접착력의 향상을 얻을 수 있다.
화학 조화 가능한 화합물 (H)의 함유량은 수지 성분 100 질량부당 5 질량부 이하로 하는 것이 바람직하다. (H) 성분을 첨가함으로써 절연 수지층과 도체층의 접착 강도가 높아지고, 5 질량부 이하로 함으로써, 배선 간의 절연 신뢰성이 불충분해지는 일이 없다.
본 발명의 절연층 수지 조성물에는 상기 성분 이외에, 본 발명의 목적에 반하지 않는 범위에서, 경화제, 경화 촉진제, 열가소성 수지, 엘라스토머, 유기 충전재, 난연제, 자외선 흡수제, 산화 방지제, 광중합 개시제, 형광 증백제 및 접착성 향상제 등을 사용할 수 있다.
경화제로서는, 예를 들면 페놀노볼락, 크레졸노볼락, 아미노트리아진노볼락 수지 등의 다관능 페놀 화합물, 벤조구아나민, 디시안디아미드, 디아미노디페닐메탄, 디아미노디페닐술폰 등의 아민 화합물, 무수 프탈산, 무수 피로멜리트산, 무수 말레산, 무수 말레산 공중합체 등의 산 무수물 등을 들 수 있고, 이들의 1종 또는 2종 이상을 혼합하여 사용할 수 있다.
또한, 경화 촉진제로서는, 예를 들면 나프텐산아연, 나프텐산코발트, 옥틸산주석, 옥틸산코발트, 비스아세틸아세토네이트코발트(II), 트리스아세틸아세토네이트코발트(III) 등의 유기 금속염, 변성 이미다졸(C) 이외의 이미다졸류 및 그의 유도체, 유기 인계 화합물, 제2급 아민류, 제3급 아민류, 및 제4급 암모늄염 등을 들 수 있고, 이들의 1종 또는 2종 이상을 혼합하여 사용할 수 있다.
열가소성 수지로서는, 폴리에틸렌, 폴리프로필렌, 폴리스티렌, 폴리페닐렌에테르 수지, 페녹시 수지, 폴리카보네이트 수지, 폴리에스테르 수지, 폴리아미드 수지, 폴리아미드이미드 수지, 폴리이미드 수지, 크실렌 수지, 폴리페닐렌술피드 수지, 폴리에테르이미드 수지, 폴리에테르에테르케톤 수지, 폴리에테르이미드 수지, 실리콘 수지, 테트라플루오로에틸렌 수지 등을 들 수 있다.
엘라스토머의 예로서는, 폴리부타디엔, 아크릴로니트릴, 에폭시 변성 폴리부타디엔, 무수 말레산 변성 폴리부타디엔, 페놀 변성 폴리부타디엔 및 카르복시 변성 아크릴로니트릴 등을 들 수 있다.
유기 충전재로서는, 폴리에틸렌, 폴리프로필렌, 폴리스티렌, 폴리페닐렌에테르 수지, 실리콘 수지, 테트라플루오로에틸렌 수지 등을 포함하는 균일 구조의 수지 충전재, 아크릴산 에스테르계 수지, 메타크릴산 에스테르계 수지, 공액 디엔계 수지 등을 포함하는 고무 상태의 코어층과, 아크릴산 에스테르계 수지, 메타크릴산 에스테르계 수지, 방향족 비닐계 수지, 시안화 비닐계 수지 등을 포함하는 유리 상태의 셸층을 갖는 코어셸 구조의 수지 충전재 등을 들 수 있다.
난연제로서는, 브롬이나 염소를 함유하는 할로겐 함유계 난연제, 술팜산 구아니딘, 황산 멜라민, 폴리인산 멜라민, 멜라민 시아누레이트 등의 질소계 난연제, 시클로포스파젠, 폴리포스파젠 등의 포스파젠계 난연제, 삼산화안티몬 등의 무기계 난연제를 들 수 있다.
자외선 흡수제로서는 벤조트리아졸계 자외선 흡수제, 산화 방지제로서는 힌더드 페놀계나 힌더드 아민계 산화 방지제, 광중합 개시제로서는 벤조페논류, 벤질케탈류, 티오크산톤계의 광중합 개시제, 형광 증백제로서는 스틸벤 유도체의 형광 증백제, 접착성 향상제로서는 요소 실란 등의 요소 화합물이나 실란계, 티타네이트계, 알루미네이트계 등의 커플링제 등을 들 수 있다.
본 발명의 절연층 수지 조성물은 프리프레그에 이용되기 때문에, 최종적으로는 각 성분이 유기 용매 중에 용해 또는 분산된 바니시의 상태로 하는 것이 바람직하다.
이 때에 이용하는 유기 용매로서는, 예를 들면 메탄올, 에탄올, 프로판올, 부탄올, 메틸셀로솔브, 부틸셀로솔브, 프로필렌글리콜모노메틸에테르 등의 알코올계 용매, 아세톤, 메틸에틸케톤, 메틸이소부틸케톤, 시클로헥사논 등의 케톤계 용매, 아세트산부틸, 프로필렌글리콜모노메틸에테르아세테이트 등의 에스테르계 용매, 테트라히드로푸란 등의 에테르계 용매, 톨루엔, 크실렌, 메시틸렌 등의 방향족계 용매, 디메틸포름아미드, 디메틸아세트아미드, N-메틸피롤리돈 등의 질소 원자 함유 용매, 디메틸술폭시드 등의 황 원자 함유 용매 등을 들 수 있고, 1종 또는 2종 이상을 혼합하여 사용할 수 있다.
이들 중에서, 용해성의 면에서 메틸에틸케톤, 메틸이소부틸케톤, 시클로헥사논, 메틸셀로솔브, 프로필렌글리콜모노메틸에테르가 바람직하고, 저독성인 점에서 메틸이소부틸케톤, 시클로헥사논, 프로필렌글리콜모노메틸에테르가 보다 바람직하다.
또한, 배합 시, 무기 충전재를 실란계, 티타네이트계 등의 커플링제, 실리콘 올리고머 등의 표면 처리제로 전처리 또는 인테그랄 블렌드 처리하는 것이 바람직하다.
최종적으로 얻어지는 바니시 중의 수지 조성물은, 바니시 전체의 40 내지 90 질량%인 것이 바람직하고, 50 내지 80 질량%인 것이 보다 바람직하다. 바니시 중의 수지 조성물의 함유량을 40 내지 90 질량%로 함으로써, 도공성을 양호하게 유지하고, 적절한 수지 조성물 부착량의 프리프레그를 얻을 수 있다.
본 발명의 지지체 부착 절연 필름은 수지 조성물의 반경화 상태의 필름이 지지체 표면에 형성되어 있는 것이다. (A), (B) 및 (C) 성분을 배합한 수지 조성물, 또는 추가로 (D) 내지 (H) 성분을 가한 수지 조성물을 지지체에 도포하고, 건조에 의해 바니시 중의 용제를 휘발시키고, 반경화(B 스테이지화)시켜 수지 조성물층을 형성할 수 있다. 다만, 이 반경화 상태는 수지 조성물을 경화할 때에 절연 수지층과 이를 형성하는 회로 패턴 기판의 접착력이 확보되는 상태이고, 또한 회로 패턴 기판의 매립성(유동성)이 확보되는 상태인 것이 바람직하다. 도공 방법(도공기)으로서는, 다이 코터, 콤마 코터, 바 코터, 키스 코터, 롤 코터 등을 이용할 수 있고, 절연 수지층의 두께에 따라 적절히 사용된다. 건조 방법으로서는, 가열 또는 열풍 분사 등을 이용할 수 있다.
수지 조성물을 지지체에 도포한 후의 건조 조건은 특별히 한정되지 않지만, 이 수지 조성물층에의 유기 용제의 함유량이 통상의 10 질량% 이하, 바람직하게는 5 질량% 이하가 되도록 건조시킨다. 바니시 중의 유기 용제량, 유기 용제의 비점에 따라서도 다르지만, 예를 들면 30 내지 60 질량%의 유기 용제를 포함하는 바니시를 50 내지 150℃에서 3 내지 10분 정도 건조시킴으로써, 절연 수지 조성물층이 형성된다. 건조 조건은, 미리 간단한 실험에 의해 적절히 바람직한 건조 조건을 설정하는 것이 바람직하다.
지지체 부착 절연 필름에서 형성되는 절연 수지 조성물층의 두께는 통상적으로 회로 기판이 갖는 도체층의 두께 이상으로 한다. 도체층의 두께는 5 내지 70 μm인 것이 바람직하고, 인쇄 배선판의 경박 단소화를 위해 5 내지 50 μm인 것이 보다 바람직하고, 5 내지 30 μm인 것이 가장 바람직하다.
지지체 부착 절연 필름에서의 지지체는, 폴리에틸렌, 폴리프로필렌, 폴리염화비닐 등의 폴리올레핀, 폴리에틸렌테레프탈레이트(이하 「PET」라 약칭할 수 있음), 폴리에틸렌나프탈레이트 등의 폴리에스테르, 폴리카보네이트, 폴리이미드 등을 포함하는 필름, 나아가 이형지나 동박, 알루미늄박 등의 금속박 등을 들 수 있다. 또한, 지지체 및 후술하는 보호 필름에는 매트 처리, 코로나 처리 외에 이형 처리를 실시할 수도 있다.
지지체의 두께는 특별히 한정되지 않지만, 10 내지 150 μm가 바람직하고, 보다 바람직하게는 25 내지 50 μm이다. 절연 수지 조성물층의 지지체가 밀착되어 있지 않은 면에는 지지체에 준한 보호 필름을 더 적층할 수 있다. 보호 필름의 두께는 특별히 한정되는 것은 아니지만, 예를 들면 1 내지 40 μm이다. 보호 필름을 적층함으로써, 이물질 혼입을 방지할 수 있다. 지지체 부착 절연 필름은 롤형으로 권취하여 저장할 수도 있다.
본 발명의 지지체 부착 절연 필름을 이용하여 적층판을 형성하고, 인쇄 배선판을 제조하는 방법의 형태로서는, 예를 들면 지지체 부착 절연 필름을, 진공 라미네이터를 이용하여 회로 기판의 한쪽면 또는 양면에 라미네이트한다. 회로 기판에 이용되는 기판으로서는, 예를 들면 유리 에폭시 기판, 금속 기판, 폴리에스테르 기판, 폴리이미드 기판, BT 레진 기판, 열경화형 폴리페닐렌에테르 기판 등을 들 수 있다. 또한, 여기서 회로 기판이란, 상기와 같은 기판의 한쪽면 또는 양면에 패턴 가공된 도체층(회로)이 형성된 것을 말한다. 또한, 도체층과 절연층을 교대로 적층하여 이루어지는 적층판 및 상기 적층판으로부터 제조되는 다층 인쇄 배선판에 있어서, 상기 인쇄 배선판의 최외층의 한쪽면 또는 양면이 패턴 가공된 도체층(회로)으로 되어 있는 것도, 여기서 말하는 회로 기판에 포함된다. 또한, 도체층 표면에는 흑화 처리 등에 의해 미리 조화 처리가 실시되어 있을 수도 있다.
상기 라미네이트에 있어서, 지지체 부착 절연 필름이 보호 필름을 갖고 있는 경우에는, 이 보호 필름을 제거한 후, 필요에 따라 지지체 부착 절연 필름 및 회로 기판을 예비가열하고, 지지체 부착 절연 필름을 가압 및 가열하면서 회로 기판에 압착한다. 본 발명의 지지체 부착 절연 필름에 있어서는, 진공 라미네이트법에 의해 감압 하에서 회로 기판에 라미네이트하는 방법이 바람직하게 이용된다. 라미네이트 조건은 특별히 한정되는 것은 아니지만, 예를 들면 압착 온도(라미네이트 온도)를 바람직하게는 70 내지 140℃, 압착 압력을 바람직하게는 0.1 내지 1.1 MPa로 하고, 공기압 20 mmHg(26.7 hPa) 이하의 감압 하에서 라미네이트하는 것이 바람직하다. 또한, 라미네이트의 방법은 회분식일 수도 있고 롤로의 연속식일 수도 있다.
지지체 부착 절연 필름을 회로 기판에 라미네이트한 후, 실온 부근으로 냉각시키고 나서, 지지체를 박리하는 경우에는 박리하고, 열경화함으로써 회로 기판에 절연 수지층을 형성할 수 있다. 열경화 조건은 수지 조성물 중의 수지 성분의 종류, 함유량 등에 따라 적절히 선택하면 좋지만, 바람직하게는 150℃ 내지 220℃에서 20분 내지 180분, 보다 바람직하게는 160℃ 내지 200℃에서 30 내지 120분의 범위에서 선택된다.
절연 수지층을 형성한 후, 경화 전에 지지체를 박리하지 않은 경우에는 여기서 박리한다. 이어서 필요에 따라, 회로 기판 상에 형성된 절연층에 구멍을 뚫어 비아 홀, 스루 홀을 형성한다. 구멍 뚫기는, 예를 들면 드릴, 레이저, 플라즈마 등의 공지된 방법에 의해, 또한 필요에 따라 이들 방법을 조합하여 행할 수 있지만, 탄산 가스 레이저, YAG 레이저 등의 레이저에 의한 구멍 뚫기가 가장 일반적인 방법이다.
이어서, 건식 도금 또는 습식 도금에 의해 절연 수지층 상에 도체층을 형성한다. 건식 도금으로서는, 증착, 스퍼터링, 이온 플레이팅 등의 공지된 방법을 사용할 수 있다. 습식 도금의 경우에는, 우선 경화한 절연 수지 조성물층의 표면을, 과망간산염(과망간산칼륨, 과망간산나트륨 등), 중크롬산염, 오존, 과산화수소/황산, 질산 등의 산화제로 조화 처리하고, 요철의 앵커를 형성한다. 산화제로서는, 특히 과망간산칼륨, 과망간산나트륨 등의 수산화나트륨 수용액(알칼리성 과망간산 수용액)이 바람직하게 이용된다. 이어서, 무전해 도금과 전해 도금을 조합한 방법으로 도체층을 형성한다. 또한, 도체층과는 반대 패턴의 도금 레지스트를 형성하고, 무전해 도금만으로 도체층을 형성할 수도 있다. 그 후의 패턴 형성 방법으로서, 예를 들면 공지된 서브트랙티브법, 세미애디티브법 등을 이용할 수 있다.
본 발명의 프리프레그는 상기한 절연층 수지 조성물을 섬유 시트상 보강 기재에 도공하고, B 스테이지화하여 얻어진 것이다. 이하, 본 발명의 프리프레그에 대하여 상술한다.
본 발명의 프리프레그는 절연층 수지 조성물을 섬유 시트상 보강 기재에 함침 또는 분사, 압출 등의 방법으로 도공하고, 가열 등에 의해 반경화(B 스테이지화)하여 제조할 수 있다.
프리프레그의 섬유 시트상 보강 기재로서, 각종 전기 절연 재료용 적층판에 이용되고 있는 주지된 것을 사용할 수 있다. 그의 재질로서는, E 유리, D 유리, S 유리 및 Q 유리 등의 무기물 섬유, 폴리이미드, 폴리에스테르 및 테트라플루오로에틸렌 등의 유기 섬유, 및 이들의 혼합물 등을 들 수 있다. 이들 기재는, 예를 들면 직포, 부직포, 로빙, 촙드 스트랜드 매트 및 서페이싱 매트 등의 형상을 갖지만, 재질 및 형상은 목적으로 하는 성형물의 용도나 성능에 따라 선택되며, 필요에 따라 단독으로 또는 2종 이상의 재질 및 형상을 조합할 수 있다.
섬유 시트상 보강 기재의 두께는 특별히 제한되지 않고, 예를 들면 약 0.03 내지 0.5 mm를 사용할 수 있고, 실란 커플링제 등으로 표면 처리한 것 또는 기계적으로 개섬 처리를 실시한 것이, 내열성이나 내습성, 가공성의 면에서 바람직하다. 상기 기재에 대한 수지 조성물의 부착량이, 건조 후의 프리프레그의 수지 함유율로 20 내지 90 질량%가 되도록 기재에 함침 또는 도공한 후, 통상 100 내지 200℃의 온도에서 1 내지 30분 가열 건조하고, 반경화(B 스테이지화)시켜 본 발명의 프리프레그를 얻을 수 있다.
또한, 절연층 수지 조성물을, 섬유 시트상 보강 기재에 함침시키는 방법으로서는 다음의 핫 멜트법 또는 용매법에 의해 행하는 것이 바람직하다.
핫 멜트법은 수지를 유기 용제에 용해시키지 않고 이 수지와의 박리성이 양호한 도공지에 일단 코팅하고, 이것을 시트상 보강 기재에 라미네이트하거나, 또는 수지를 유기 용제에 용해시키지 않고 다이 코터에 의해 시트상 보강 기재에 직접 도공하는 등 하여 프리프레그를 제조하는 방법이다.
또한, 용매법은 지지체 부착 절연 필름과 동일하게 하여 수지를 유기 용제에 용해시켜 수지 바니시를 제조하고, 이 바니시에 시트상 보강 기재를 침지하여, 수지 바니시를 시트상 보강 기재에 함침시키고, 그 후 건조시키는 방법이다.
본 발명의 적층판은, 상술한 지지체 부착 절연 필름 또는 상술한 프리프레그 중 어느 하나 또는 이들 둘다를 1장 이상 사용하여 형성된 적층판이다. 예를 들면, 프리프레그를 1 내지 20장 중첩하고, 그의 한쪽면 또는 양면에 구리 및 알루미늄 등의 금속박을 배치한 구성으로 적층 성형함으로써 적층판을 제조할 수 있다. 금속박은 전기 절연 재료 용도로 이용하는 것이면 특별히 제한되지 않는다.
성형 조건은 전기 절연 재료용 적층판 및 다층판의 수법을 적용할 수 있고, 예를 들면 다단 프레스, 다단 진공 프레스, 연속 성형, 오토클레이브 성형기등을사용하여, 온도 100 내지 250℃, 압력 2 내지 100 kg/cm2,가열 시간 0.1 내지 5시간의 범위로 성형할 수 있다.
또한, 본 발명의 프리프레그와 내층용 배선판을 조합하고, 적층 성형하여 다층판을 제조할 수도 있다.
본 발명의 인쇄 배선판은 상술한 적층판을 이용하여 제조된 것으로서, 상기 적층판의 표면에 회로를 형성하여 제조된다.
즉, 본 발명의 적층판의 도체층을 통상의 에칭법에 의해 배선 가공하고, 상술한 프리프레그를 통해 배선 가공한 적층판을 복수 적층하고, 가열 프레스 가공함으로써 일괄적으로 다층화한다. 그 후, 드릴 가공 또는 레이저 가공에 의한 스루 홀 또는 블라인드 비아 홀의 형성과, 도금 또는 도전성 페이스트에 의한 층간 배선의 형성을 거쳐 인쇄 배선판을 제조할 수 있다.
Claims (12)
- 체결대상물에 체결되는 나사의 머리부의 하면측에 도포되어 체결대상물과 나사 머리부의 하면 사이를 구획하는 절연층으로서,1 분자 중에 적어도 2개의 N-치환 말레이미드기를 갖는 말레이미드 화합물 (a)와, 1 분자 중에 적어도 2개의 1급 아미노기를 갖는 아민 화합물 (b)를 반응시켜 얻어지는 불포화 말레이미드기를 갖는 수지 조성물 (A), 열경화성 수지 (B) 및 하기 화학식 I 내지 화학식 III 중 어느 하나로 표시되는 변성 이미다졸 화합물 (C)를 함유하는 것을 특징으로 하는 절연층 수지 조성물.<화학식 I>(식 중, R3, R4, R5 및 R6은 각각 독립적으로 수소 원자, 탄소수 1 내지 20의 지방족 탄화수소기 또는 페닐기이고, A는 알킬렌기 또는 방향족 탄화수소기임)<화학식 II>(식 중, R3, R4, R5 및 R6은 각각 독립적으로 수소 원자, 탄소수 1 내지 20의 지방족 탄화수소기 또는 페닐기를 나타내고, B는 단결합, 알킬렌기, 알킬리덴기, 에테르기 또는 술포닐기를 나타냄)<화학식 III>(식 중, R7, R8은 각각 독립적으로 수소 원자, 또는 탄소수 1 내지 20의 지방족 탄화수소기, 히드록시메틸기, 페닐기를 나타내고, R9는 수소 원자, 또는 탄소수 1 내지 20의 지방족 탄화수소기, 페닐기, 알릴기를 나타냄)
- 제1항 또는 제2항에 있어서,무기 충전재 (E)를 더 함유하는 [1] 또는 [2]에 기재된 절연층 수지 조성물.
- 제1항 내지 제3항 중 어느 한 항에 있어서, 몰리브덴 화합물 (F)를 더 함유하는 절연층 수지 조성물.
- 제1항 내지 제4항 중 어느 한 항에 있어서, 난연성을 부여하는 인 함유 화합물 (G)를 더 함유하는 절연층 수지 조성물.
- 제1항 내지 제5항 중 어느 한 항에 있어서, 화학 조화(粗化) 가능한 화합물 (H)를 더 함유하는 절연층 수지 조성물.
- 제1항 내지 제6항 중 어느 한 항에 있어서, 열경화성 수지 (B)가 에폭시 수지, 페놀 수지, 불포화 이미드 수지, 시아네이트 수지, 이소시아네이트 수지, 벤조옥사진 수지, 옥세탄 수지, 아미노 수지, 불포화 폴리에스테르 수지, 알릴 수지, 디시클로펜타디엔 수지, 실리콘 수지, 트리아진 수지 및 멜라민 수지로부터 선택된 적어도 1종인 절연층 수지 조성물.
- 제3항 내지 제7항 중 어느 한 항에 있어서, 무기 충전재 (E)가 용융 구상 실리카 및/또는 열 분해 온도 300℃ 이상의 금속 수화물인 절연층 수지 조성물.
- 제1항 내지 제8항 중 어느 한 항에 기재된 절연층 수지 조성물의 반경화 상태의 필름이 지지체 표면에 형성된 지지체 부착 절연 필름.
- 제1항 내지 제8항 중 어느 한 항에 기재된 절연층 수지 조성물을 섬유 시트상 보강 기재에 도공하고, B 스테이지화하여 얻어진 프리프레그.
- 제9항에 기재된 지지체 부착 절연 필름 또는 제10항에 기재된 프리프레그 중 어느 하나 또는 이들 둘다를 1장 이상 이용하여 형성된 적층판.
- 제11항에 기재된 적층판을 이용하여 이루어지는 인쇄 배선판.
