Abstract
光エネルギー変換効率を長時間維持する半導体光電極を提供する。半導体光電極において、III-V族化合物半導体からなる導電性の基板11を用い、基板11上に光触媒機能を有するIII-V族化合物半導体からなる半導体薄膜12を配置し、半導体薄膜12上に半導体薄膜12に対して酸素生成助触媒機能を有する酸素生成助触媒層13を配置する。半導体薄膜12と酸素生成助触媒層13との間に、結晶成長方向と垂直の面における格子定数が半導体薄膜12よりも小さいIII-V族化合物半導体からなる半導体薄膜14を配置する。
Description
本発明は、光照射により触媒機能を発揮して酸化ターゲット物質または還元ターゲット物質の化学反応を引き起こす光触媒機能を有する半導体光電極に関する。
光照射により触媒機能を発揮して酸化ターゲット物質または還元ターゲット物質の化学反応を引き起こす光触媒が知られている。例えば、太陽光等を利用して、二酸化炭素の発生を伴うことなく水から水素を生成することが可能な光触媒が注目されており、近年盛んに研究されている。光照射により触媒機能を発揮する半導体薄膜に導線を接続して電極化した半導体光電極を用い、半導体光電極に光を照射することで水を分解する。
光触媒を用いた水の分解反応は、水の酸化反応とプロトンの還元反応からなる。n型の光触媒材料に光を照射した場合、光触媒中で電子と正孔が生成分離する。正孔は光触媒材料の表面に移動し、水の酸化反応に寄与する。一方、電子は還元電極に移動し、プロトンの還元反応に寄与する。理想的には、このような酸化還元反応が進行し、水分解反応が生じる。

還元反応:4H++ 4e- → 2H2
図4に、従来の半導体光電極を示す。同図に示す半導体光電極は、サファイア基板51上に窒化ガリウム薄膜の半導体薄膜52が形成され、半導体薄膜52上に反応促進のための酸化助触媒層53が島状に形成されている。

水溶液中で従来の半導体光電極の窒化ガリウム薄膜に光を照射すると、窒化ガリウム薄膜の表面では、目的とする水の酸化反応以外に、副反応としてGaNのエッチング反応が進行する。
エッチング反応:2GaN + 3H2O + 6h+ → N2 + Ga2O3+ 6H+
エッチング反応が進行し、目的反応を進行できる反応場が減少することにより、光エネルギー変換効率が数時間で減少してしまうことが問題である。
本発明は、上記に鑑みてなされたものであり、光エネルギー変換効率を長時間維持する半導体光電極を提供することを目的とする。
本発明に係る半導体光電極は、III-V族化合物半導体からなる導電性の基板と、前記基板上に配置され、光触媒機能を有するIII-V族化合物半導体からなる第1半導体層と、前記第1半導体層上に配置され、前記第1半導体層に対して酸素生成助触媒機能を有する酸素生成助触媒層と、を備えることを特徴とする。
上記半導体光電極において、前記第1半導体層と前記酸素生成助触媒層との間に配置され、結晶成長方向と垂直の面における格子定数が前記第1半導体層よりも小さいIII-V族化合物半導体からなる第2半導体層を備えることを特徴とする。
本発明によれば、光エネルギー変換効率を長時間維持する半導体光電極を提供することができる。
以下、本発明の実施の形態について図面を用いて説明する。なお、本発明は以下で説明する実施の形態に限定されるものではなく、本発明の趣旨を逸脱しない範囲内において変更を加えても構わない。
[半導体光電極の構成]
図1は、本実施の形態における半導体光電極の一部構成を示す断面図である。同図に示す半導体光電極は、基板11、光触媒機能を有する半導体薄膜12、および半導体薄膜12に対して酸素生成助触媒機能を有する酸素生成助触媒層13を備える。酸素生成助触媒層13は、対象とする物質の反応を起こさせる半導体薄膜12の反応領域が触媒機能を発揮できる量の光を透過する厚さで、半導体薄膜12の反応領域を被覆して膜状に形成されている。酸素生成助触媒層13表面に光照射することにより、表面で水の酸化反応を生じる。
図1は、本実施の形態における半導体光電極の一部構成を示す断面図である。同図に示す半導体光電極は、基板11、光触媒機能を有する半導体薄膜12、および半導体薄膜12に対して酸素生成助触媒機能を有する酸素生成助触媒層13を備える。酸素生成助触媒層13は、対象とする物質の反応を起こさせる半導体薄膜12の反応領域が触媒機能を発揮できる量の光を透過する厚さで、半導体薄膜12の反応領域を被覆して膜状に形成されている。酸素生成助触媒層13表面に光照射することにより、表面で水の酸化反応を生じる。
基板11には、半導体薄膜12と同族の化合物からなる成長用基板を用いる。III-V族化合物半導体からなる導電性の基板11上に、同族の化合物からなる半導体薄膜12を成長させる。具体的には、基板11および半導体薄膜12には、窒化ガリウム(GaN)、窒化アルミニウムガリウム(AlGaN)、窒化インジウムガリウム(InGaN)等のIII-V族化合物半導体を用いる。
酸素生成助触媒層13には、半導体薄膜12に対して助触媒機能を有する材料を用いる。酸素生成助触媒層13は、Ni、Co、Cu、W、Ta、Pd、Ru、Fe、Zn、Nbのうち1種類以上の金属あるいは金属からなる酸化物でもよい。酸素生成助触媒層13の膜厚は1nmから10nmとする。特に、光を十分に透過することができる1nmから3nmが望ましい。
また、図2に示すように、半導体薄膜12と酸素生成助触媒層13との間に、結晶成長方向と垂直の面における格子定数が半導体薄膜12よりも小さいIII-V族化合物半導体からなる半導体薄膜14を備えてもよい。半導体薄膜12,14は、窒化アルミニウムガリウム(AlGaN)や窒化インジウムガリウム(InGaN)等のIII-V族化合物半導体の組み合わせでも構わない。

次に、本実施の形態における半導体光電極の作製について説明する。

<実施例1>

基板11としてn型のGaN基板を用いた。2インチのn-GaN基板上に、シリコンをドープしたn型窒化ガリウム(n-GaN)を有機金属気相成長法によりエピタキシャル成長させて半導体薄膜12を形成した。半導体薄膜12の膜厚は光を吸収するに十分足る厚さの2μmとした。この方法で形成した半導体薄膜12のキャリア密度は3×1018cm-3であった。
基板11上に半導体薄膜12を形成した試料を4等分にへき開し、そのうちの1枚を電極作製に使用した。
半導体薄膜12の表面(n-GaN表面)に、膜厚約1nmのNiを真空蒸着した。その後、Ni薄膜を積層した試料を空気雰囲気下で摂氏300度、1時間熱処理することで、Ni薄膜を酸化させてNiO薄膜を形成した。試料断面をTEM観察するとNiO薄膜の膜厚は2nmであった。このNiO薄膜を酸素生成助触媒層13とした。
なお、酸素生成助触媒層13を形成する方法として、半導体薄膜12上に直接酸化物を形成してもよい。金属酸化物の成膜方法としては、真空蒸着法やスパッタリング法等の物理的気相成長法、有機金属気相成長法等の化学的気相成長法、および液相成長法でも構わない。
以上の工程により、実施例1の半導体光電極を得た。
後述の酸化還元反応試験では、露出した半導体薄膜12表面の一部に導線を接続し、インジウムを用いてはんだ付けし、インジウム表面が露出しないようにエポキシ樹脂で被覆したものを実施例1の半導体光電極として設置した。

実施例2として、図2の半導体光電極の作製について説明する。

続いて、半導体薄膜12上にアルミニウムの組成比を5%とした窒化アルミニウムガリウム(Al0.05Ga0.95N:基板に平行な面の格子定数は3.185Å)を成長させて半導体薄膜14を形成した。半導体薄膜14の膜厚は光を十分に吸収するに足る100nmとした。
その後、基板11上に半導体薄膜12,14を形成した試料を4等分にへき開し、実施例1と同様の方法で、半導体薄膜14上に酸素生成助触媒層13を形成して、実施例2の半導体光電極を得た。
後述の酸化還元反応試験では、半導体薄膜14表面をけがき、半導体薄膜12を露出させ、露出した半導体薄膜12表面の一部に導線を接続し、インジウムを用いてはんだ付けし、インジウム表面が露出しないようにエポキシ樹脂で被覆したものを実施例2の半導体光電極として設置した。
[酸化還元反応試験]
次に、図3の装置を用いた酸化還元反応試験について説明する。

図3の装置は、酸化槽110と還元槽120を備える。酸化槽110には、水溶液111が入れられ、酸化電極112が水溶液111中に入れられる。還元槽120には、水溶液121が入れられ、還元電極122が水溶液121中に入れられる。
酸化槽110の水溶液111には、1mol/lの水酸化ナトリウム水溶液を用いた。水溶液111として、水酸化カリウム水溶液、塩酸を用いてもよい。
酸化電極112には、試験対象の半導体光電極を用いる。具体的には、酸化電極112として、上記で説明した実施例1、実施例2の半導体光電極、および後述の比較対象例1,2の半導体光電極を用いる。
還元槽120の水溶液121には、0.5mol/lの炭酸水素カリウム水溶液を用いた。水溶液121として、炭酸水素ナトリウム水溶液、塩化カリウム水溶液、塩化ナトリウム水溶液を用いてもよい。
還元電極122には白金(ニラコ製)を用いた。還元電極122は金属または金属化合物であればよい。還元電極122として、例えば、ニッケル、鉄、金、白金、銀、銅、インジウム、チタンを用いてもよい。
酸化槽110と還元槽120はプロトン膜130を介して繋がっている。酸化槽110で生成したプロトンはプロトン膜130を介して還元槽120へ拡散する。プロトン膜130には、ナフィオン(登録商標)を用いた。ナフィオンは、炭素-フッ素からなる疎水性テフロン骨格とスルホン酸基を持つパーフルオロ側鎖から構成されるパーフルオロカーボン材料である。
酸化電極112と還元電極122は導線132で電気的に接続され、酸化電極112から還元電極122へ電子が移動する。
光源140として、300Wの高圧キセノンランプ(照度5mW/cm2)を用いた。光源140は、酸化電極112として設置する半導体光電極を構成する材料が吸収可能な波長の光を照射できればよい。例えば、酸化電極112が窒化ガリウムで構成される場合、酸化電極112が吸収可能な波長は365nm以下の波長である。光源140としては、キセノンランプ、水銀ランプ、ハロゲンランプ、疑似太陽光源、太陽光などの光源を用いてもよいし、これらの光源を組み合わせてもよい。
酸化還元反応試験では、各反応槽において窒素ガスを10ml/minで流し、サンプルの光照射面積を1cm2とし、撹拌子とスターラーを用いて250rpmの回転速度で各反応槽の底の中心位置で水溶液111,121を攪拌した。
反応槽内が窒素ガスに十分に置換された後、光源140を酸化電極112として設置した試験対象の半導体光電極の酸化助触媒が形成されている面を向くように固定し、半導体光電極に均一に光を照射した。
光照射中任意の時間に、各反応槽内のガスを採取し、ガスクロマトグラフにて反応生成物を分析した。その結果、酸化槽110では酸素が、還元槽120では水素が生成していることを確認した。
[試験結果]
図3の装置の酸化電極112として、実施例1,2の半導体光電極と比較対象例1,2の半導体光電極を用いて酸化還元反応試験を行った。比較対象例1,2は、実施例1,2の半導体光電極の基板11としてサファイア基板を用いたものである。その他の点においては、比較対象例1は実施例1と同様であり、比較対象例2は実施例2と同様である。
図3の装置の酸化電極112として、実施例1,2の半導体光電極と比較対象例1,2の半導体光電極を用いて酸化還元反応試験を行った。比較対象例1,2は、実施例1,2の半導体光電極の基板11としてサファイア基板を用いたものである。その他の点においては、比較対象例1は実施例1と同様であり、比較対象例2は実施例2と同様である。
実施例1,2および比較対象例1-4における、試料の結晶性を表1に示す。
n-GaN基板を用いた実施例1,2の半導体光触媒薄膜の転位密度は、サファイア基板を用いた半導体光触媒薄膜の転位密度に比べて低いことがわかった。特に(102)の転位密度は1桁下げることができ、実施例1,2は比較対象例1,2にくらべて結晶性が優れていることがわかった。
実施例1,2および比較対象例1-4における、光照射時間に対する酸素・水素ガスの生成量を表2に示す。
各ガスの生成量は、半導体光電極の表面積で規格化して示した。どの例でも光照射時に、酸素および水素を生成していることがわかった。
実施例1と比較対象例1の酸素・水素生成量を比較すると、光照射直後のそれぞれの生成量に大きな差は無いものの、光照射開始から時間が経つにつれ、生成量に差が見られた。光照射から100時間後では、実施例1の酸素・水素の生成量はそれぞれ約10%減である一方、比較対象例1の酸素・水素の生成量はそれぞれ約15%減であった。また、光照射から150時間後では、実施例1の酸素・水素の生成量はそれぞれ15%減である一方、比較対象例1では、水素の生成量が35%減、酸素の生成量が50%減であった。比較対象例1の場合、生成量が大きく減少したことに加え、酸素と水素の生成量が1:2ではなくなったことから、半導体電極表面の副反応(エッチング反応)による水素生成が顕著に表れたものと考えられる。これらの事象は、実施例2と比較対象例2を比べた場合でも同様であった。
以上から、n-GaN基板を用いて転位密度を低減した半導体光電極は、水分解反応による水素・酸素の生成量(光エネルギー変換効率)の長時間にわたる維持(長寿命化)を図ることができる。半導体光触媒薄膜の転位密度は、(002)、(102)のそれぞれで、108cm-2、109cm-2以下が好ましいことがわかった。
以上説明したように、本実施形態によれば、半導体光電極において、III-V族化合物半導体からなる導電性の基板11を用い、基板11上に光触媒機能を有するIII-V族化合物半導体からなる半導体薄膜12を配置し、半導体薄膜12上に半導体薄膜12に対して酸素生成助触媒機能を有する酸素生成助触媒層13を配置することにより、半導体光触媒薄膜の結晶性を向上でき、半導体光電極による光エネルギー変換効率を長時間維持することが可能な半導体光電極を提供できる。

Claims (3)
- III-V族化合物半導体からなる導電性の基板と、
前記基板上に配置され、光触媒機能を有するIII-V族化合物半導体からなる第1半導体層と、
前記第1半導体層上に配置され、前記第1半導体層に対して酸素生成助触媒機能を有する酸素生成助触媒層と、
を備えることを特徴とする半導体光電極。 - 前記第1半導体層と前記酸素生成助触媒層との間に配置され、結晶成長方向と垂直の面における格子定数が前記第1半導体層よりも小さいIII-V族化合物半導体からなる第2半導体層を備えることを特徴とする請求項1に記載の半導体光電極。
- 前記基板および前記第1半導体層はn型半導体であることを特徴とする請求項1又は2に記載の半導体光電極。
