Abstract
Description
図1に示されるように、基板処理システム1(基板処理装置)は、塗布現像装置2(基板処理装置)と、露光装置3と、コントローラ10(制御部)とを備える。
続いて、図5を参照して、液処理用のユニットU1についてさらに詳しく説明する。ユニットU1は、図5に示されるように、回転保持部20(揮発部)と、液供給部30と、液供給部40(極性溶媒供給部)とを備える。
コントローラ10は、図6に示されるように、機能モジュールとして、読取部M1と、記憶部M2と、塗布膜形成制御部M3と、半固化膜形成制御部M4と、加熱制御部M5と、現像制御部M6とを含む。これらの機能モジュールは、コントローラ10の機能を便宜上複数のモジュールに区切ったものに過ぎず、コントローラ10を構成するハードウェアがこのようなモジュールに分かれていることを必ずしも意味するものではない。各機能モジュールは、プログラムの実行により実現されるものに限られず、専用の電気回路(例えば論理回路)、又は、これを集積した集積回路(ASIC:application specific integrated circuit)により実現されるものであってもよい。
続いて、図8及び図9を参照して、ウエハWの表面Waにレジストパターンを形成する方法(基板処理方法)について説明する。なお、以下の各工程は、20℃~30℃程度(室温)で実行されてもよいし、23℃程度で実行されてもよい。
以上の実施形態では、ベーク(PAB:pre applied bake)により塗布膜が固化した後の固化膜を露光する場合と比較して、EUV光が半固化膜R2に対して均一に作用しやすくなる。換言すれば、固化膜を構成する高分子同士は加熱により比較的強く結合しており、固化膜の深部(固化膜のうち基板の表面近傍の部分)にEUV光が到達し難い。そのため、現像液によって溶解しやすい部分と溶解しにくい部分とがレジスト膜に不均一に存在する傾向にあるので、LWRが大きくなりやすい(図10(a)参照)。しかしながら、半固化膜R2には、そのような高分子同士の強い結合がほとんどなく、半固化膜R2の深部にまでEUV光が到達しやすい。そのため、現像液に対するレジスト膜(固化膜R3)の溶解性が均一となる傾向にあるので、LWRが小さくなりやすい(図10(b)参照)。また、以上の実施形態では、塗布膜R1を加熱するための加熱源が不要となるので、基板処理システム1の簡素化と省エネ化とが図られる。さらに、以上の実施形態では、レジスト膜(固化膜R3)が現像液に対して均一に溶けやすくなっているので、露光時のドーズ量が小さくても所望の線幅が実現される。すなわち、露光装置3による露光時間が短縮化されるので、露光に際しても省エネ化が図られると共に、ウエハWの処理量(スループット)が向上する。以上より、本実施形態によれば、LWRの更なる改善と生産性の向上とを共に達成することが可能となる。
今回開示された実施形態はすべての点で例示であって制限的なものではないと考えられるべきである。上記の実施形態は、添付の請求の範囲及びその主旨を逸脱することなく、様々な形態で省略、置換、変更されてもよい。
実施例1-1では、上記の実施形態に係る基板処理システム1を用いて、以下の手順でレジストパターンを形成した。すなわち、まず、処理モジュール16のユニットU1において、ウエハWの表面WaにEUV用のレジスト液を供給し、塗布膜R1を形成した。このとき、回転数1500rpmにて2秒間、ウエハWを回転させた。次に、レジスト液の供給停止後も継続してウエハWを回転させて、塗布膜R1に含まれる溶剤を加熱によらずに揮発し、塗布膜R1を半固化膜R2とした。このとき、回転数1000rpmにて2秒間、ウエハWを回転させた。次に、露光装置3において、半固化膜R2を所定のパターンで露光した。次に、処理モジュール17のユニットU2において、露光後の半固化膜R2を加熱した。このとき、加熱温度90℃にて60秒間、半固化膜R2を加熱した。次に、処理モジュール17のユニットU1において、固化膜R3(レジスト膜)を現像し、180nm程度の線幅を有するレジストパターンをウエハWの表面Waに形成した。以上の過程において、極性溶媒は添加又は供給しなかった。
実施例1-2では、処理モジュール16のユニットU1において、ウエハWの表面WaにEUV用のレジスト液と共に、極性溶媒として水を供給し、塗布膜R1を形成した点以外は、実施例1-1と同様とした。水とレジスト液との混合割合は、レジスト液100重量部に対して水10重量部とした。
比較例1では、ウエハWを回転させることで、塗布膜R1に含まれる溶剤を加熱によらずに揮発することに代えて、塗布膜R1をベーク(PAB)して固化膜とした点以外は、実施例1-1と同様とした。このとき、加熱温度130℃にて60秒間、塗布膜R1を加熱した。
実施例1-1、実施例1-2及び比較例1のそれぞれについて、電子顕微鏡を用いてレジストパターンの拡大画像データを取得し、当該画像データに基づいてレジストパターンの線幅[nm]を数千点測定した。その後、得られた線幅に基づいて、LWRを算出した。LWRは、レジストパターンの線幅のばらつきを示す値であり、ここでは標準偏差の3倍の値(3σ)を評価に用いた。
実施例1-1、実施例1-2及び比較例1のそれぞれについて、ドーズ量(露光装置3における光の照射強度[J/m2])を測定した。
図19に、実施例1-1、実施例1-2及び比較例1のそれぞれのレジストパターンの膜厚を示す。図19に示されるように、PABを通じて塗布膜から大部分の溶剤が揮発することにより膜厚が小さくなることが確認された。
図20に、実施例1-1、実施例1-2及び比較例1のそれぞれにおける、ドーズ量に対するレジスト膜の溶解量[nm]を示す。ここで、「溶解量」とは、現像によってレジスト膜が溶解した量(レジスト膜の減少量)を意味する。
実施例2-1では、露光後で且つ半固化膜R2の加熱前に、極性溶媒である水を半固化膜R2に供給した点以外は、実施例1-1と同様とした。
比較例2-1では、処理モジュール16のユニットU1において、ウエハWの表面WaにEUV用のレジスト液と共に、極性溶媒として水を供給し、塗布膜R1を形成した点以外は、比較例1と同様とした。
比較例2-2では、PAB後で且つ露光後に、極性溶媒である水を固化膜に供給した点以外は、比較例1と同様とした。
結果1-1と同様に、実施例2-1、比較例1-2及び比較例2-2のそれぞれについて、LWRを算出した。
実施例3では、水とレジスト液との混合割合を、レジスト液100重量部に対して水20重量部とした点以外は、実施例1-2と同様とした。
結果1-1と同様に、実施例3についてLWRを算出した。
図23に、実施例1-1、実施例1-2及び実施例3のそれぞれにおける、ドーズ量に対するレジスト膜の溶解量[nm]を示す。図23に示されるように、実施例1-1、実施例1-2及び実施例3によれば、レジスト液に対する極性溶媒の混合割合によらずに、120J/m2程度以上で現像が完了することが確認された。
実施例4-1では、極性溶媒として、水に代えてイソプロピルアルコール(双極子モーメント1.68デバイ)を用いた点以外は、実施例1-2と同様とした。
実施例4-2では、極性溶媒として、水に代えて2-ヘプタノン(双極子モーメント2.59デバイ)を用いた点以外は、実施例1-2と同様とした。
実施例4-3では、極性溶媒として、水に代えてn-ブチルアルコール(双極子モーメント1.84デバイ)を用いた点以外は、実施例1-2と同様とした。
結果1-1と同様に、実施例4-1~4-3のそれぞれについてLWRを算出した。
結果1-2と同様に、実施例4-1~4-3のそれぞれについて、ドーズ量を測定した。
実施例5-1では、ウエハWの表面Waへの塗布膜R1の形成後で且つ露光前に、ウエハWを圧力チャンバU3a内に収容して、圧力チャンバU3a内を5MPaにて60秒間加圧した点以外は、実施例1-1と同様とした。
実施例5-2では、ウエハWの表面Waへの塗布膜R1の形成後で且つ露光前に、ウエハWを圧力チャンバU3a内に収容して、圧力チャンバU3a内を3MPaにて60秒間加圧した点以外は、実施例1-1と同様とした。
実施例5-3では、ウエハWの表面Waへの塗布膜R1の形成後で且つ露光前に、ウエハWを圧力チャンバU3a内に収容して、圧力チャンバU3a内を1MPaにて60秒間加圧した点以外は、実施例1-1と同様とした。
結果1-1と同様に、実施例5-1~5-3のそれぞれについてLWRを算出した。
結果1-2と同様に、実施例5-1~5-3のそれぞれについて、ドーズ量を測定した。
実施例6-1では、ウエハWの表面Waへの塗布膜R1の形成後で且つ露光前に、ウエハWを圧力チャンバU3a内に収容して、圧力チャンバU3a内を10mTorrにて900秒間減圧した点以外は、実施例1-1と同様とした。
実施例6-2では、ウエハWの表面Waへの塗布膜R1の形成後で且つ露光前に、ウエハWを圧力チャンバU3a内に収容して、圧力チャンバU3a内を10mTorrにて120秒間減圧した点以外は、実施例1-1と同様とした。
実施例6-1では、ウエハWの表面Waへの塗布膜R1の形成後で且つ露光前に、ウエハWを圧力チャンバU3a内に収容して、圧力チャンバU3a内を100mTorrにて900秒間減圧した点以外は、実施例1-1と同様とした。
実施例6-4では、ウエハWの表面Waへの塗布膜R1の形成後で且つ露光前に、ウエハWを圧力チャンバU3a内に収容して、圧力チャンバU3a内を100mTorrにて120秒間減圧した点以外は、実施例1-1と同様とした。
実施例6-5では、ウエハWの表面Waへの塗布膜R1の形成後で且つ露光前に、ウエハWを圧力チャンバU3a内に収容して、圧力チャンバU3a内を200mTorrにて900秒間減圧した点以外は、実施例1-1と同様とした。
実施例6-6では、ウエハWの表面Waへの塗布膜R1の形成後で且つ露光前に、ウエハWを圧力チャンバU3a内に収容して、圧力チャンバU3a内を200mTorrにて120秒間減圧した点以外は、実施例1-1と同様とした。
結果1-1と同様に、実施例6-1についてLWRを算出した。
結果1-2と同様に、実施例6-1について、ドーズ量を測定した。
図27に、実施例1-1、実施例6-1~6-6及び比較例1のそれぞれのレジストパターンの膜厚を示す。図27に示されるように、ウエハWが減圧環境下で処理されることで、塗布膜の外表面から溶剤が揮発して皮膜が形成されることにより、膜厚が小さくなることが確認された。また、ウエハWが低圧で長時間処理されるほど膜厚が小さくなることが確認された。さらに、実施例6-1,6-2では膜厚がほとんど同一であることから、ウエハWが低圧で処理されるほど短時間で皮膜が完成することが確認された。
図28に、実施例1-1、実施例6-1~6-6及び比較例1のそれぞれにおける、ドーズ量に対するレジスト膜の溶解量[nm]を示す。ここで、「溶解量」とは、現像によってレジスト膜が溶解した量(レジスト膜の減少量)を意味する。
例1.本開示の一つの例に係る基板処理方法は、EUV光に対して感光性を有するレジスト液を基板の表面に供給して塗布膜を形成することと、塗布膜に含まれる溶剤を加熱せずに揮発させることにより半固化膜を形成することと、半固化膜に対してEUV光を照射して、半固化膜を露光することと、半固化膜の露光後に、前記基板に対して現像液を供給することを含む。この場合、ベーク(いわゆるPAB)により塗布膜が固化した後の固化膜を露光する場合と比較して、EUV光が半固化膜に対して均一に作用しやすくなる。換言すれば、固化膜を構成する高分子同士は加熱により比較的強く結合しており、固化膜の深部(固化膜のうち基板の表面近傍の部分)にEUV光が到達し難い。そのため、現像液によって溶解しやすい部分と溶解しにくい部分とがレジスト膜に不均一に存在する傾向にあるので、LWRが大きくなりやすい。しかしながら、半固化膜には、そのような高分子同士の強い結合がほとんどなく、半固化膜の深部にまでEUV光が到達しやすい。そのため、現像液に対するレジスト膜の溶解性が均一となる傾向にあるので、LWRが小さくなりやすい。また、例1によれば、塗布膜を加熱するための加熱源が不要となるので、装置の簡素化と省エネ化とが図られる。さらに、例1によれば、レジスト膜が現像液に対して均一に溶けやすくなっているので、露光時のドーズ量が小さくても所望の線幅が実現される。すなわち、露光機による露光時間が短縮化されるので、露光に際しても省エネ化が図られると共に、基板の処理量(スループット)が向上する。以上より、例1によれば、LWRの更なる改善と生産性の向上とを共に達成することが可能となる。
Claims (20)
- EUV光に対して感光性を有するレジスト液を基板の表面に供給して塗布膜を形成することと、
前記塗布膜に含まれる溶剤を加熱せずに揮発させることにより半固化膜を形成することと、
前記半固化膜に対してEUV光を照射して、前記半固化膜を露光することと、
前記半固化膜の露光後に、前記基板に対して現像液を供給することとを含む、基板処理方法。 - EUV光に対して感光性を有するレジスト液を基板の表面に供給して塗布膜を形成することと、
前記塗布膜のうちの外表面の部分から溶剤を揮発させて、前記塗布膜の内部よりも乾燥した皮膜が外表面に設けられた半固化膜を形成することと、
前記半固化膜に対してEUV光を照射して、前記半固化膜を露光することと、
前記半固化膜の露光後に、前記基板に対して現像液を供給することとを含む、基板処理方法。 - 前記半固化膜を形成することは、前記塗布膜が形成されている前記基板を、減圧されたチャンバ内に収容することを含む、請求項2に記載の方法。
- 前記半固化膜を形成することは、前記塗布膜が形成されている前記基板を、200mTorr以下に減圧されたチャンバ内に90秒以上収容することを含む、請求項3に記載の方法。
- 前記半固化膜を形成することは、前記塗布膜の外表面にガスを流動させることを含む、請求項2~4のいずれか一項に記載の方法。
- EUV光に対して感光性を有するレジスト液を基板の表面に供給して塗布膜を形成するように構成されたレジスト液供給部と、
前記塗布膜に含まれる溶剤を加熱せずに揮発させることにより半固化膜を形成するように構成された揮発部と、
前記基板に対して現像液を供給するように構成された現像部と、
制御部とを備え、
前記制御部は、
前記基板の表面に前記塗布膜を形成するように前記レジスト液供給部を制御する処理と、
前記塗布膜を前記半固化膜とするように前記揮発部を制御する処理と、
前記半固化膜に対するEUV光の照射後に、前記基板に対して現像液を供給するように前記現像部を制御する処理とを実行する、基板処理装置。 - EUV光に対して感光性を有するレジスト液を基板の表面に供給して塗布膜を形成するように構成されたレジスト液供給部と、
前記塗布膜のうちの外表面の部分から溶剤を揮発させて、前記塗布膜の内部よりも乾燥した皮膜が外表面に設けられた半固化膜を形成するように構成された揮発部と、
前記基板に対して現像液を供給するように構成された現像部と、
制御部とを備え、
前記制御部は、
前記基板の表面に前記塗布膜を形成するように前記レジスト液供給部を制御する処理と、
前記塗布膜を前記半固化膜とするように前記揮発部を制御する処理と、
前記半固化膜に対するEUV光の照射後に、前記基板に対して現像液を供給するように前記現像部を制御する処理とを実行する、基板処理装置。 - 前記揮発部は内部を減圧可能に構成されたチャンバであり、
前記揮発部を制御する処理は、前記塗布膜が形成されている前記基板を、減圧された前記揮発部内に収容することを含む、請求項7に記載の装置。 - 前記揮発部を制御する処理は、前記塗布膜が形成されている前記基板を、200mTorr以下に減圧された前記揮発部内に90秒以上収容することを含む、請求項8に記載の装置。
- 前記揮発部を制御する処理は、前記塗布膜の外表面にガスを流動させることを含む、請求項7~9のいずれか一項に記載の装置。
- 前記揮発部を制御する処理は、4リットル/min以上の流速で前記塗布膜の外表面にガスを流動させることを含む、請求項10に記載の装置。
- 前記揮発部を制御する処理は、前記塗布膜の外表面側の雰囲気温度が、前記塗布膜が形成されている前記基板の温度よりも高くなるように、前記雰囲気温度又は前記基板の温度の少なくとも一方を調節することを含む、請求項7~11のいずれか一項に記載の装置。
- 前記揮発部を制御する処理は、前記基板の温度が23℃以下となるように前記基板を冷却することを含む、請求項12に記載の装置。
- 前記揮発部を制御する処理は、60℃~110℃に加熱されたガスを前記塗布膜に供給することを含む、請求項7~13のいずれか一項に記載の装置。
- 前記半固化膜を加熱するように構成された加熱部をさらに備え、
前記制御部は、露光後で且つ現像前の前記半固化膜を加熱して前記半固化膜を固化するように前記加熱部を制御する処理をさらに実行する、請求項6~14のいずれか一項に記載の装置。 - 前記塗布膜又は前記半固化膜に極性溶媒を供給するように構成された極性溶媒供給部をさらに備える、請求項6~15のいずれか一項に記載の装置。
- 前記制御部は、前記極性溶媒と前記レジスト液とが混合された混合液を前記基板の表面に供給するか、又は前記極性溶媒と前記レジスト液とをそれぞれ前記基板の表面に供給するように前記レジスト液供給部及び極性溶媒供給部を制御する処理をさらに実行する、請求項16に記載の装置。
- 前記極性溶媒供給部は、液状、霧状又は蒸気状の前記極性溶媒を前記塗布膜又は前記半固化膜に供給するように構成されている、請求項16又は17に記載の装置。
- 前記極性溶媒の双極子モーメントは1.5デバイ~3.5デバイである、請求項16~18のいずれか一項に記載の装置。
- 請求項1~5のいずれか一項に記載の基板処理方法を基板処理装置に実行させるためのプログラムを記録した、コンピュータ読み取り可能な記録媒体。
