Abstract
Description
ドライフィルムレジスト(DFR)は、支持フィルム(「キャリアフィルム」とも称される)/感光性樹脂材料から成るフォトレジスト層/保護フィルム(「カバーフィルム」とも称される)が積層してなる3層構成のものが一般的である。
この光は、ガラス板において印刷された回路の画像で透明な部分及び支持フィルム層内を透過した後、フォトレジスト層に照射され、フォトレジスト層において光が照射された箇所は、光によって硬化する。
次に、ガラス板及び支持フィルムを取除いた後、フォトレジスト層の未硬化部分を除去し、酸等を用いてエッチングを行う。
このとき、フォトレジスト層の未硬化部分の除去によりそれに対応する箇所の銅層が露出され、エッチングにより露出された銅層がエポキシ樹脂基板から除去されてエポキシ樹脂基板上に回路が形成される。
そして、硬化したフォトレジスト層を除去することにより、電子回路基板を製造することができる。
この種のポリエステルフィルムに関しては、例えば特許文献1には、少なくとも片側の最表層に平均粒子径が0.01~3.0μmの粒子を含有する二軸配向積層ポリエステルフィルムであって、当該最表層の中心線平均粗さRaが0.005μm以上及び最大高さRtが1.5μm未満であり、ヘーズ値が1.5%以下に設定されたものが開示されている。
DFRにおいては、支持フィルムを通して光をフォトレジスト層に照射して露光させるため、支持フィルムの透明性が低いとフォトレジスト層が十分に露光されないし、また、フィルムのヘーズ値が高かったり、表面が粗かったりすると、フィルム表面及び内部の光の散乱により解像度が悪化する等の問題が生ずることがある。
よって、DFRを構成する支持フィルムに対しては、表面がより平坦で透明性がより一層高いことが求められている。
さらに平坦性を高くすると、フィルムの幅方向に厚みムラが生じた際、空気が溜り易くなり、シワが発生する原因ともなってしまう。
こうしたフィルムの取扱い性や巻き特性を良好とするため、ポリエステルフィルム中に粒子を含有させ、表面に微細な突起を形成することが考えられる。
しかし、粒子添加による突起形成を行うと、突起による紫外線の散乱やレジスト表面に凹みを生じ、極細線の回路形成に解像性の低下や欠陥を及ぼしたり、フィルムの透明性を低下させたりすることになり易かった。
このように、透明性、平坦性、滑り性、さらには幅方向の厚み均一性を同時に満足するDFR用フィルムを得る方法は未だ見いだされていない。
前記基材ポリエステルフィルムは、平均粒径が0.030~0.200μmである粒子を10~7000ppmの質量割合で含み、粒径が0.300μm以上の粒子を実質的に含まないポリエステル層(「A層」とも称する)からなる単層又は該A層を表面に備えた複層のフィルムであり、前記粒子含有表面層は、平均粒径0.005~0.150μmの粒子を含むことを特徴とする、ドライフィルムレジスト用ポリエステルフィルムを提案する。
その結果、フィルムの厚みを均一にすることができ、ロール状に巻き取る際に空気溜りが生じるのを防いでシワの発生を軽減することができる。
さらに本発明が提案するドライフィルムレジスト用ポリエステルフィルムは、平均粒径が0.030~0.200μmの粒子を10~7000ppmの質量割合で含むポリエステル層(A層)を備えると共に、平均粒径が0.005~0.150μmの粒子を含む粒子含有表面層を備えているため、高い平坦性及び透明性を実現することができるばかりか、フィルムの滑り性を高めることができるため、ロール状に巻き取ることができる。
また、フィルムの傷付きを軽減することができ、ドライフィルムレジストを構成する支持フィルムとして用いた際にレジストの硬化阻害の問題を解消することもできる。
本発明の実施形態の一例であるドライフィルムレジスト用ポリエステルフィルム(「本ポリエステルフィルム」と称する)は、基材ポリエステルフィルムの少なくとも片面側に粒子含有表面層を備えたポリエステルフィルムである。
本ポリエステルフィルムを構成する基材ポリエステルフィルム(「本基材ポリエステルフィルム」と称する)は、ポリエステルを主成分樹脂として含有し、且つ、平均粒径が0.030~0.200μmである粒子を10~7000ppmの質量割合で含み、粒径が0.300μm以上の粒子を実質的に含まないポリエステル層(A層)からなる単層又は該A層を表面に備えた複層、具体的には2層、3層、4層又はそれ以上の多層構成のフィルムであるのが好ましい。
この際、「主成分樹脂」とは、各層を構成する樹脂のうち最も含有量の高い樹脂を示し、具体的には、各層における当該樹脂の含有量が50質量%以上、より好ましくは80質量%以上、特に好ましくは90質量%以上であることを示す。
A層は、後述するポリエステルを主成分樹脂として含有し、且つ、粒径が0.030~0.200μmの粒子を10~7000ppmの質量割合で含み、粒径が0.300μm以上の粒子を実質的に含まないポリエステル層である。
単層の本基材ポリエステルフィルムを構成するA層、又は、本基材ポリエステルフィルムの片表層若しくは両表層としてのA層が当該粒子を含まないと、ハンドリング性が悪いばかりか、ポリエステルフィルムの製膜工程でフィルム表面に多数の擦り傷が入ってしまう可能性がある。
前述のように支持フィルムを通して光をレジスト層に照射して露光させるため、DFRの支持フィルムに異物や傷があると、その部分が露光されず、回路欠損が生じるようになってしまう。
そのため、本ポリエステルフィルムをDFRの支持フィルムとして使用することを考慮すると、本基材ポリエステルフィルムの表面をなすA層は粒子を含有するのが特に好ましい。
当該粒子の平均粒径が0.200μm以下であれば、フィルムの透明性を阻害することない一方、当該粒子の平均粒径が0.030μm以上であれば、フィルム表面を適度に粗くすることができ、ハンドリング性が良くなるばかりか、本基材ポリエステルフィルムの製膜工程においてフィルム表面に擦り傷が入ることを抑えることができる。
かかる観点から、A層が含有する粒子の平均粒径は0.030μm~0.200μmであるのが好ましく、中でも0.040μm以上或いは0.150μm以下の範囲内、その中でも0.050μm以上或いは0.100μm以下の範囲内であるのが特に好ましい。
したがって、A層が含有する粒子の平均粒径は、0.030μm~0.150μm又は0.030μm~0.100μmであることが好ましく、中でも0.040μm~0.200μm、0.040μm~0.150μm又は0.040μm~0.100μmであることがより好ましく、その中でも0.050μm~0.200μm、0.050μm~0.150μm又は0.050μm~0.100μmであることが特に好ましい。
この際、「実質的に含有しない」とは、意図して含有しないという意味であり、具体的には、当該粒子の含有量(質量)が200ppm以下、より好ましくは150ppm以下のことを指す。
A層において、平均粒径0.030μm~0.200μmの粒子の含有量(粒子濃度)が7000ppm以下であれば、フィルムの透明性を高めることができる一方、平均粒径0.030μm~0.200μmの粒子の含有量(粒子濃度)が10ppm以上であれば、フィルム表面を適度に粗くすることができ、ハンドリング性が良くなるばかりか、本基材ポリエステルフィルムの製膜工程においてフィルム表面に擦り傷が入ることを抑えることができる。
かかる観点から、A層は、平均粒径0.030μm~0.200μmの粒子を10~7000ppmの質量割合で含むのが好ましく、中でも100ppm以上或いは6000ppm以下、その中でも500ppm以上或いは5000ppm以下、その中でも1000ppm以上或いは4000ppm以下であることがさらに好ましい。
したがって、A層は、中でも平均粒径0.030μm~0.200μmの粒子を10~6000ppm、10~5000ppm又は10~4000ppmの質量割合で含むのが好ましく、その中でも100~7000ppm、100~6000ppm、100~5000ppm、又は100~4000ppmの質量割合で含むのがより好ましく、その中でも500~7000ppm、500~6000ppm、500~5000ppm又は500~4000ppmの質量割合で含むのがさらに好ましく、その中でも1000~7000ppm、1000~6000ppm、1000~5000ppm又は1000~4000ppmの質量割合で含むのが特に好ましい。
また、上記粒子の形状は、球状、塊状、棒状、扁平状、その他の形状のいずれでもよい。
本基材ポリエステルフィルムは、上記A層以外に、主層としてのポリエステル層(B層)を備えるのが好ましく、この際、B層は、コストを抑えると共に透明性を高めるため、粒子を実質的に含まないか、又は、少なくともA層よりも低濃度で粒子を含むのが好ましい。
この際、「主層」とは、本基材ポリエステルフィルムがA層以外に他の層を備える場合、その中の最も厚みの大きな層をいう。
また、上記の「実質的に含有しない」とは、意図して含有しないという意味であり、具体的には、粒子の含有量(粒子質量濃度)が200ppm以下、より好ましくは150ppm以下のことを指す。
また、露光する際の光の透過性を維持して、露光後の回路欠損を無くすなどの観点から、B層も、A層同様に、粒径が0.300μm以上の粒子を実質的に含まないことが好ましい。
本基材ポリエステルフィルムが、上述のように、A層及びB層以外にC層を備える場合、当該C層は、ポリエステルを主成分樹脂として備え、且つ、少なくともA層よりも低濃度で粒子を含むのが好ましい。或いは、A層と同様に粒子を含み、且つ、A層とは厚みの異なる層であってもよい。
なお、C層における粒子の種類や粒子形状はA層と同様である。
本基材ポリエステルフィルムの各層の主成分樹脂をなすポリエステルは、特に限定されるものではなく、芳香族ジカルボン酸又はそのエステルとグリコールとを主たる出発原料として得られるポリエステルであればよい。中でも、繰り返し構造単位の60%以上がエチレンテレフタレート単位又はエチレン-2,6-ナフタレート単位を有するポリエステルであるのが好ましい。
また、当該ポリエステルは、エチレンテレフタレート単位及びエチレン-2,6-ナフタレート単位以外の第三成分を共重合成分又は混合成分として含有していてもよい。例えば、ポリカーボネート等のポリエステル系樹脂と相溶性のある樹脂を混合してもよい。
本基材ポリエステルフィルムは、固有粘度が0.65dl/g以上であることが好ましい。
本基材ポリエステルフィルムの固有粘度が0.65dl/g以上であれば、後述するように、延伸倍率、中でも幅方向(横方向)の延伸倍率を4.0倍以上に高めても、破断を生じることなく延伸することができるため、特に幅方向におけるフィルムの厚みムラを低減することができ、ロール状に巻き取る際に空気が溜まるのを抑制してシワの発生を低減することができる。
かかる観点から、本基材ポリエステルフィルムの固有粘度は0.65dl/g以上であるのが好ましく、中でも0.65dl/g以上或いは0.90dl/g以下、その中でも0.66dl/g以上或いは0.80dl/g以下であるのがさらに好ましい。
本基材ポリエステルフィルムの固有粘度は、主成分樹脂であるポリエステルの重合条件を適宜変更することによって調整することができる。例えば、重合時間を長くしたり、固相重合を採用したりして、分子量を高めれば固有粘度を高めることができる。
なお、本基材ポリエステルフィルムが積層の場合は、上記固有粘度はフィルム全層の固有粘度を意味するものである。
積層ポリエステルフィルムが二軸延伸フィルムである場合、逐次二次延伸フィルムであっても、同時二軸延伸フィルムであってもよい。
本ポリエステルフィルムは、基材ポリエステルフィルムの片面にのみ粒子含有表面層を積層してなる構成であってもよいし、基材ポリエステルフィルムの両面に粒子含有表面層をそれぞれ積層してなる構成であってもよい。
さらに、基材ポリエステルフィルムと粒子含有表面層との間、或いは、粒子含有表面層の表面に他の層を積層することも可能である。
なお、基材ポリエステルフィルムがA層及びB層の2層からなる場合に、粒子含有表面層を基材ポリエステルフィルムの片面のみ形成する場合、A層とは反対側すなわちB層側に粒子含有表面層を形成するのが好ましい。
粒子含有表面層が含有する粒子の平均粒径が0.005μm以上であれば、フィルムの滑り性及び巻き性を好適に維持することができ、平均粒径が0.150μm以下であれば、粒子含有表面層から粒子が脱落しにくくなり、また、粒子含有表面層が削れにくくなるから好ましい。
かかる観点から、粒子含有表面層は、平均粒径0.005~0.150μmの粒子を含むのが好ましく、中でも0.010μm以上或いは0.120μm以下、その中でも0.030μm以上或いは0.100μm以下の粒子を含むのが好ましい。
したがって、粒子含有表面層は、0.005~0.120μm又は0.005~0.100μmの粒子を含むのが好ましく、中でも0.010~0.150μm、0.010~0.120μm又は0.010~0.100μmの粒子を含むのがより好ましく、その中でも0.030~0.150μm、0.030~0.120μm又は0.030~0.100μmの粒子を含むのが特に好ましい。
前記比率が規定された範囲を満たすことで、A層の平坦性、及び粒子含有表面層の易滑性を同時に満たすことができ、より好適なDFR用フィルムが得られる。
粒子含有表面層における粒子濃度が1質量%以上であれば、易滑性及び巻き改良効果を付与することができる一方、10質量%以下であれば、粒子が凝集しにくくなり、粒子脱落による粒子含有表面層の削れを低減することができ、DFR用フィルムの光線透過を阻害しにくく、回路欠陥を生じにくくなる。
かかる観点から、粒子含有表面層における粒子濃度は、1~10質量%であるのが好ましく、中でも2質量%以上或いは7質量%以下、その中でも2質量%以上或いは5質量%以下であることがさらに好ましい。
前記比率が規定された範囲を満たすことで、A層の平坦性や傷付き防止性、粒子含有表面層の易滑性を同時に満たすことができ、より好適なDFR用フィルムを得ることができる。
上記粒子含有表面層は、さらに帯電防止剤を含有するのが好ましい。
フォトレジスト層にラミネートされた支持フィルムを剥離する際、剥離帯電によって生じる静電気により、フォトレジスト層にごみやほこりなどの異物が引きつけられ、付着し、回路のパターン不整が生じてしまうことがあるため、支持フィルム剥離時の帯電防止性能を付与するのが好ましい。
上記粒子含有表面層が、帯電防止剤を含有することにより、本ポリエステルフィルムを、フォトレジスト層と接する表面が高平坦で、かつ離型性及び帯電防止性を有する高解像度用ドライフィルムレジスト用支持フィルムとすることができる。
これらの中でもイオン導電性の高分子化合物が好ましく、アンモニウム基含有化合物が特に好ましい。π共役系導電性高分子、例えばポリチオフェンやポリアニリン含有の塗布液から形成される粒子含有表面層は、一般に強く着色する。DFR用フィルムは高透明性(低ヘーズ)であることが好ましいため、π共役系導電性高分子は好適でない場合がある。
また、π共役系導電性高分子塗料は、イオン導電性塗料に比べ一般に高価になるため、製造コストの観点からもイオン導電性の帯電防止剤が好適に用いられる。
置換可能な基は、例えばヒドロキシル基、アミド基、エステル基、アルコキシ基、フェノキシ基、ナフトキシ基、チオアルコキシ基、チオフェノキシ基、シクロアルキル基、トリアルキルアンモニウムアルキル基、シアノ基、ハロゲン等である。また、R1及びR2は化学的に結合していてもよく、例えば、-(CH2)m-(m=2~5の整数)、-CH(CH3)CH(CH3)-、-CH=CH-CH=CH-、-CH=CH-CH=N-、-CH=CH-N=C-、-CH2OCH2-、-(CH2)2O(CH2)2-などを挙げることができる。
帯電防止剤の数平均分子量が1,000以上であれば、塗膜の強度を維持することができ、耐熱安定性も維持することができ、十分な帯電防止性を有することができる。また、当該分子量が500,000以下であれば、塗布液の粘度が高くなるのを防ぐことができ、取扱い性や塗布性を良好に維持することができ、DFR用フィルムとして適したものとなる。
粒子含有表面層は、フィルムの易滑性を高めるため、ワックスを含有することが好ましい。
この際、上記帯電防止剤と共に含有してもよいし、上記帯電防止剤は含有せずワックスを含有してもよい。
粒子含有表面層が含み得るワックスとしては、植物系ワックス、動物系ワックス、鉱物系ワックス、石油ワックスなどの天然ワックスや、合成炭化水素、変性ワックス、水素化ワックスなどの合成ワックスなどを挙げることができる。
中でも、ポリオレフィン系化合物が好ましい。具体的には、例えばエチレン、プロピレン、1-ブテン、4-メチル-1-ペンテン等の不飽和炭化水素の重合体、又は共重合体からなるポリオレフィン系化合物等の化合物を基本骨格として有する化合物を溶解又は分散して用いられ、ポリエチレン、ポリプロピレン、ポリ-1-ブテン、ポリ-4-メチル-1-ペンテン、エチレン-プロピレン共重合体、エチレン-1-ブテン共重合体、プロピレン-1-ブテン共重合体等を例示することができる。より具体的には末端に活性水素基を有する酸価10~50のポリオレフィン、さらには酸化ポリエチレン又は酸化ポリプロピレンを用いることが好ましい。
また、その軟化点は70~170℃であることが好ましく、中でも90℃以上或いは150℃以下であることがより好ましい。これらの範囲内であれば、造膜性や離型性を維持することができる。
粒子含有表面層の塗膜強度を向上させ、フィルムに耐摩耗性を付与するため、粒子含有表面層は、さらに架橋剤を含有することが好ましい。
また、これらの架橋剤は2種以上を併用してもよい。
また、メラミン化合物としては、単量体、あるいは2量体以上の多量体のいずれであってもよく、或いは、これらの混合物を用いてもよい。
さらに、メラミンの一部に尿素等を共縮合したものも使用できるし、メラミン化合物の反応性を上げるために触媒を使用することも可能である。
粒子含有表面層は、本基材ポリエステルフィルムへの密着性等の向上のために、バインダーとしてポリエステル類、ポリウレタン類、アクリル樹脂類、ポリビニル樹脂類、ポリオレフィン類などの熱可塑性樹脂及び/又は熱硬化性アクリル樹脂、メラミン樹脂、エポキシ樹脂などの熱硬化性樹脂などを含有させてもよい。
粒子含有表面層が含有する粒子と、粒子含有表面層が更に含み得る帯電防止剤、ワックス、バインダー、及び架橋剤の質量比は、その選択される化合物よって適宜調整するのが好ましく、目安としては次のようである。
粒子含有表面層中の粒子の含有量(粒子濃度)が1質量%以上であることで、DFR用フィルムの易滑化及び巻き改良効果が得られ易くなり、10質量%以下であることで、粒子が凝集しにくくなり、粒子脱落による粒子含有表面層の削れを低減することができ、DFR用フィルムの光線透過を阻害しにくく、回路欠陥を生じにくくなる。
帯電防止剤がイオン性官能基を有する化合物の重合体である場合は、15~90質量%であるのが好ましく、中でも20質量%以上或いは90質量%以下であるのがさらに好ましい。
帯電防止剤の含有量が上記範囲であることで、十分な表面固有抵抗を達成することができ、DFR用フィルムが静電接着しにくくなる。
架橋剤の含有量が1質量%以上であることで、DFR用フィルムの易滑化及び巻き改良効果が得られやすく、50質量%以下であることで、DFR用フィルムの光線透過を阻害しにくく、回路欠陥を生じにくい。
粒子含有表面層は、必要に応じて消泡剤、塗布性改良剤、増粘剤、有機系潤滑剤、帯電防止剤、紫外線吸収剤、酸化防止剤、発泡剤、染料、顔料等を併用することも可能である。
粒子含有表面層の膜厚は、0.001μm~0.5μmであるのが好ましく、中でも0.005μm以上或いは0.3μm以下、その中でも0.01μm以上或いは0.2μm以下の範囲内であるのがさらに好ましい。
粒子含有表面層の膜厚が0.5μm以下であれば、塗膜外観や塗膜の硬化状態を維持することができ、該膜厚が0.001μm以上であれば、十分な離型性を得ることができる。
また、粒子含有表面層の膜厚が0.001~0.5μmであれば、積層ポリエステルフィルムの表面粗さに影響を及ぼすことがない。
すなわち、ドライフィルムレジスト用フィルムの表面粗さと、積層ポリエステルフィルムの表面粗さとは同じであるとみなすことができる。
当該比率が0.005以上であれば、粒子の脱落を防ぐことができる一方、100以下であれば、粒子による表面突起が保持されることから、滑り性をより高めることができ、巻き取り性などを高めることができる。
かかる観点から、当該比率は0.005~100であるのが好ましく、中でも0.01以上或いは10以下が好ましく、その中でも0.1以上或いは1以下であるのがさらに好ましい。
(本基材ポリエステルフィルムの製造方法)
先ずは、本基材ポリエステルフィルムの製造方法について説明する。
例えば、ポリエステルレジンなどの原料を押出し機にて溶融し、ダイ(例えばT-ダイ等)の全ての層を口金から回転冷却ドラム上に共溶融押出し、急冷して未延伸積層フィルムを製造し、次いで当該未延伸積層フィルムを縦方向及び横方向に延伸し、必要に応じて熱固定することによって製造することができる。
この際、横方向、言い換えれば幅方向の延伸倍率を4.0倍以上にすることが好ましく、必要に応じて縦方向の延伸倍率も2.5倍以上にすることがさらに好ましい。
本基材ポリエステルフィルムは固有粘度が0.65dl/g以上であるため、このような高倍率の延伸、特に横方法の延伸を破断することなく実施することができ、厚みムラを低減することができ、厚みを均一にすることができるため、ロール状に巻き取る際に空気が溜まるのを防いで、シワの発生を抑制することができる。
先ず、A層を形成するポリエステルと、B層を形成するポリエステルとを別々の押出し機に供給し、各ポリエステルの融点以上の温度に加熱してそれぞれ溶融させる。次いで、各ポリエステルをA/B/Aの順で積層されるようにTダイからシートとして押出す。
続いて、このシートを回転冷却ドラム上でガラス転移温度未満にまで急冷し、非晶質の未延伸フィルムを得る。このとき、未延伸フィルムの平面性を向上させるために、静電印加密着法や液体塗布密着法等によって、未延伸フィルムと回転冷却ドラムとの密着性を向上させてもよい。
次いで、テンター延伸機を用いて、一軸延伸フィルムをその短手方向に延伸(横延伸)することにより二軸延伸フィルムを得る。このとき、延伸温度は75~150℃が好ましく、80~140℃がより好ましい。また、横延伸倍率は4.0倍以上、中でも4.2倍以上或いは6.0倍以下、その中でも4.4倍以上或いは5.5倍以下とするのが好ましく、4.5倍以上或いは5.0倍以下とすることがさらに好ましい。この際、横延伸を一段階のみで行ってもよいし、二段階以上に分けて行ってもよい。
二軸延伸フィルムを熱処理するときには、二軸延伸フィルムを30%以内の弛緩等を行ってもよい。
そして、必要に応じてロール状に巻き取るようにすればよい。
粒子含有表面層の形成は、本基材ポリエステルフィルムの製造工程中にフィルム表面を処理する「インラインコーティング」により形成してもよいし、一旦製造した本基材ポリエステルフィルム上に系外で塗布する「オフラインコーティング」を採用して形成してもよい。
通常は、溶融、急冷して得られる未延伸シート、延伸された一軸延伸フィルム、熱固定前の二軸延伸フィルム、熱固定後で巻上前のフィルムの何れかにコーティングする。
かかる方法によれば、製膜と粒子含有表面層形成を同時に行うことができるため、製造コスト上のメリットがある。
また、コーティング後に延伸を行うために、粒子含有表面層の膜厚を延伸倍率により変化させることもでき、オフラインコーティングに比べ、コーティングの薄膜化をより容易に行うことができる。
また、延伸前に本基材ポリエステルフィルム上に粒子含有表面層を設けることにより、粒子含有表面層を本基材ポリエステルフィルムと共に延伸することができる。それにより粒子含有表面層は本基材ポリエステルフィルムに強固に密着させることができる。
さらに、二軸延伸ポリエステルフィルムの製造において、クリップ等によりフィルム端部を把持しつつ延伸することで、フィルムを縦及び横方向に拘束することができ、熱固定工程において、しわ等が入らず平面性を維持したまま高温をかけることができる。
それゆえ、塗布後に施される熱処理が他の方法では達成されない高温とすることができるために、粒子含有表面層の造膜性が向上し、粒子含有表面層と基材フィルムをより強固に密着させることができる。
さらには、強固な粒子含有表面層とすることができ、粒子含有表面層の性能や耐久性を向上させることができる。そのため、ポリエステルフィルムの少なくとも片面に粒子含有表面層を形成する方法としては、塗布液をポリエステルフィルムに塗布後、少なくとも一方向に延伸する製造方法が好ましい。
但し、少量の有機溶剤を含有した水性塗液を塗布して形成することも可能である。
この有機溶剤としては、エタノール、イソプロパノール、エチレングリコール、グリセリン等のアルコール類、エチルセロソルブ、t-ブチルセロソルブ、プロピレングリコールモノメチルエーテル、テトラヒドロフラン等のエーテル類、アセトン、メチルエチルケトン等のケトン類、酢酸エチル等のエステル類、ジメチルエタノールアミン等のアミン類等を例示することができる。これらは単独、もしくは複数を組み合わせて用いることができる。水性塗液に、必要に応じてこれらの有機溶剤を適宜選択し、含有させることで、塗液の安定性、塗布性あるいは塗膜特性を助けることができる。
一方、インラインコーティングにより粒子含有表面層を設ける場合、通常70~270℃で3~200秒間を目安として熱処理を行うのが良い。
次に、本ポリエステルフィルムが備えることができる特徴について説明する。
本ポリエステルフィルムの表面の平均表面粗さ(Ra)は0.001~0.020μmの範囲が好ましく、中でも0.002μm以上0.010μm以下、その中でも0.002μm以上或いは0.005μm以下であるのがさらに好ましい。
本ポリエステルフィルムの表面粗さ(Ra)が上記範囲であることで、本ポリエステルフィルムの透明性を損ねず、かつフィルム表面の凹凸での光散乱が大きくなりにくいため、紫外線(UV)の露光量の低下を抑制して、解像度が低下しにくくすることができる。
なお、粒子含有表面層を片面のみに形成する場合、本基材ポリエステルフィルムのフォトレジスト層形成側とは反対側に形成することが好ましいことから、上記平均表面粗さ(Ra)は、本基材ポリエステルフィルムの表面、すなわちA層が備えているのが好ましい。
次に説明するRtについても同様である。
本ポリエステルフィルムの表面の最大表面粗さ(Rt)が0.400μm以下であれば、フォトレジスト層に凹凸転写するのを防ぐことができ、ファインピッチの回路形成時に回路欠損を引き起こす問題を解消することができる。一方、最大表面粗さ(Rt)が0.001μm以上であるか、最大表面粗さ(Rt)が0.010μm以上であれば、工程適正、特に製膜工程でDFR用フィルム表面にキズが発生し難くすることができる。更に、当該傷によるフォトレジスト層への傷転写や露光散乱が生じにくく、ファインピッチの回路パターンに影響を及ぼしにくいため、好ましい。
本ポリエステルフィルムのヘーズは、高解像のDFRに用いた場合に、紫外線の露光量が不足し難くなり、所望の回路の欠陥を招きにくく、解像度の低下を抑制することができる観点から、1.0%以下であるのが好ましく、中でも0.1%以上或いは0.7%以下、その中でも0.2%以上或いは0.5%以下であるのがさらに好ましい。
本ポリエステルフィルムは、表面固有抵抗が2.0×1013Ω/□以下であることが好ましく、中でも1.0×107Ω/□以上或いは1.0×1012Ω/□以下であるのがさらに好ましい。
本ポリエステルフィルムの表面固有抵抗の値が2.0×1013Ω/□以下であることで、DFRがロール状に巻き取られる場合にも、剥離帯電を制御し易くなる。
よって、帯電しにくく、剥離帯電による火花放電を抑制することができる。また、フォトレジスト層の形成工程で、帯電によるゴミ、埃の付着を防ぐことができ、フォトレジスト層の形成欠陥、UV露光後の異物欠陥を予防することができる。特に高解像性を要求されるDFRでは、小さな、僅かな異物でも回路の欠陥となる恐れがあるため、それを抑制することができる。
上記粒子含有表面層を形成することで易滑性を高めることができ、粒子含有表面層に帯電防止剤を含有させることで、さらに帯電防止性を高めることができる。
本ポリエステルフィルムは、ドライフィルムレジストの支持フィルムとして好適に使用することができる。例えば、支持フィルムとしての本ポリエステルフィルムの少なくとも片面にフォトレジスト層を積層し、必要に応じて保護フィルムとラミネートするなどして積層することにより、感光性積層体(例えばDFR)を形成することができる。
したがって、本発明の実施形態の一例である感光性積層体(例えばDFR)は、本ポリエステルフィルムの少なくとも片面にフォトレジスト層が積層された構成を有する。
感光性積層体(例えばDFR)は、通常、支持フィルム/フォトレジスト層/保護フィルムの積層構造を有する。DFRがロール状に巻き取られる際には、DFRの下面、すなわち支持フィルムが上面側の保護フィルムと接することになる。
そのため、保護フィルムと接する面に粒子含有表面層がある方が、易滑性の効果は顕著となる。また、レジスト面に粒子含有表面層がないことで、レジストと支持フィルム間の密着性が変わりにくく、レジストから支持フィルムを取り除く際に剥がれ不良が発生しにくくなる。
感光性樹脂材料の具体例としては、カルボン酸含有ビニル共重合体等のアルカリ可溶性高分子、2-ヒドロキシ-3-フェノキシプロピルアクリレート等のエチレン性不飽和付加重合性モノマー、ベンジルジメチルケタール等の光重合開始剤などを挙げることができる。
一般的に「シート」とは、JISにおける定義上、薄く、その厚みが長さと幅のわりには小さく平らな製品をいい、一般的に「フィルム」とは、長さ及び幅に比べて厚みが極めて小さく、最大厚みが任意に限定されている薄い平らな製品で、通常、ロールの形で供給されるものをいう(日本工業規格JISK6900)。しかし、シートとフィルムの境界は定かでなく、本発明において文言上両者を区別する必要がないので、本発明においては、「フィルム」と称する場合でも「シート」を含むものとし、「シート」と称する場合でも「フィルム」を含むものとする。
また、画像表示パネル、保護パネル等のように「パネル」と表現する場合、板体、シート及びフィルムを包含するものである。
また、「X以上」(Xは任意の数字)と記載した場合、特にことわらない限り「好ましくはXより大きい」の意を包含し、「Y以下」(Yは任意の数字)と記載した場合、特にことわらない限り「好ましくはYより小さい」の意も包含するものである。
実施例、比較例では、次のポリエステルを用いて基材ポリエステル(A層、B層)を作製した。
ジメチルテレフタレート100質量部及びエチレングリコール60質量部を出発原料とし、テトラ-n-ブチルチタネートを、チタン原子としての含有量が10ppm質量濃度となるように加えて反応器にとり、反応開始温度を150℃とし、メタノールの留去とともに徐々に反応温度を上昇させ、3時間後に230℃とした。4時間後、実質的にエステル交換反応を終了させた。この反応混合物を重縮合槽に移し、4時間重縮合反応を行い、窒素加圧下ポリマーをストランド状に吐出させ、冷却及びチップ化してポリエステルチップを得、さらにこのポリエステルチップを真空下220℃で固相重合し、ポリエステル樹脂Iを得た。
ポリエステル樹脂Iの固有粘度は0.70dl/gであった。
ジメチルテレフタレート100質量部、エチレングリコール60質量部及び酢酸マグネシウム4水塩0.09質量部を反応器にとり、加熱昇温するとともにメタノールを留去してエステル交換反応を行った。ここで、反応開始から4時間を要して230℃まで昇温し、実質的にエステル交換反応を終了した。
次いで、球状アルミナ粒子を加えてエチレングリコールスラリーとして添加した。スラリー添加後、さらにリン酸0.03質量部を加えると共に、三酸化アンチモンをアンチモン原子としての含有量が330ppm質量濃度となるように加えて重縮合反応を行い、ポリエステル樹脂IIを得た。ポリエステル樹脂IIの固有粘度は0.61dl/gであった。
この時、前記球状アルミナ粒子には粒径が0.300μm以上の粒子は含まれておらず、前記球状アルミナ粒子の含有量はポリエステル樹脂II全体に対して1.5質量%であった。
ポリエステル樹脂IIの作製において、球状アルミナ粒子を加える代わりに、不定形微細シリカ粒子を加える点に変更した以外、上記ポリエステル樹脂IIと同様に、ポリエステル樹脂IIIを得た。ポリエステル樹脂IIIの固有粘度は0.61dl/gであった。
この時、前記不定形微細シリカ粒子には粒径が0.300μm以上の粒子は含まれておらず、前記不定形微細シリカ粒子の含有量はポリエステル樹脂III全体に対して0.3質量%であった。
ポリエステル樹脂IIの作製において、球状アルミナ粒子を加える代わりに、イオン交換樹脂粒子を加える点に変更した以外、上記ポリエステル樹脂IIと同様に、ポリエステル樹脂IVを得た。ポリエステル樹脂IVの固有粘度は0.61dl/gであった。
この時、前記イオン交換樹脂粒子には粒径が0.300μm以上の粒子は含まれており、前記イオン交換樹脂粒子の含有量はポリエステル樹脂IV全体に対して0.5質量%であった。
ポリエステル樹脂IIの作製において、球状アルミナ粒子を加えないと共に、三酸化アンチモンをアンチモン原子としての含有量が240ppm質量濃度となるように変更した以外、上記ポリエステル樹脂IIと同様に、ポリエステル樹脂Vを得た。ポリエステル樹脂Vの固有粘度は0.63dl/gであった。
次の原料を用いて、以下の実施例、比較例では、これらを表に示した質量比率で配合して粒子含有表面層形成組成物としての塗布液を調製した。
ポリジアリルジメチルアンモニウムクロライド(数平均分子量:約30000)
攪拌機、温度計、温度コントローラーを備えた内容量1.5Lの乳化設備に融点(軟化点)105℃、酸化16mgKOH/g、密度0.93g/mL、数平均分子量5,000の酸化ポリエチレンワックス300g、イオン交換水650gとデカグリセリンモノオレエート界面活性剤を50g、48%水酸化カリウム水溶液10gを加え、窒素で置換後、密封し、150℃で一時間高速攪拌した後、130℃に冷却し、高圧ホモジナイザーを400気圧下で通過させ、40℃に冷却したワックスエマルジョン。
・粒子(C2):平均粒径0.08μmのシリカ粒子
なお、粒子(C1)~粒子(C2)の平均粒径は、透過型電子顕微鏡(株式会社日立ハイテクノロジーズ製H7650、加速電圧100kV)を用いて求めた。
下記の組成で重合した、ガラス転移点が40℃のアクリル樹脂水分散体
エチルアクリレート/n-ブチルアクリレート/メチルメタクリレート/N-メチロールアクリルアミド/アクリル酸=65/21/10/2/2(質量%)の乳化重合体(乳化剤:アニオン系界面活性剤)
粒子を含有するA層として、ポリエステル樹脂Iとポリエステル樹脂IIを85:15の質量比率で配合して押出機にて溶融させて積層ダイのA層に供給し、主層であるB層として、ポリエステル樹脂Iを押出機にて溶融させて積層ダイのB層に供給した。A層/B層/A層の構成からなる2種3層の積層ポリエステル樹脂をフィルム状に共押出して、35℃の冷却ドラム上にキャストして急冷固化した未延伸フィルムを作製した。
次いで、当該未延伸フィルムを、75℃の加熱ロールで予熱した後、赤外線加熱ヒータと加熱ロールを併用して85℃のロール間で縦方向に3.2倍延伸した後、この縦延伸フィルムの片面に、下記表1に示した配合で調製してなる粒子含有表面層形成組成物としての塗布液をインラインコーティングし、次いでフィルム端部をクリップで把持してテンター内に導き、95℃の温度で加熱しつつ横方向に4.5倍延伸し、225℃で10秒間の熱処理を行い、厚み16.0μm(A層/B層/A層=1.0μm/14.0μm/1.0μm)、幅1580mmからなる、基材ポリエステルフィルムの表面に厚みが0.030μmである粒子含有表面層を備えたポリエステルフィルム(サンプル)を作製した。
表1、2に示すように基材ポリエステルフィルムの原料を変更した以外、実施例1と同様にポリエステルフィルム(サンプル)を作製した。
粒子含有表面層を形成しなかった以外、実施例1と同様にポリエステルフィルム(サンプル)を作製した。
上記実施例及び比較例で用いた材料、基材ポリエステル及びポリエステルフィルム(サンプル)の各物性値の測定法及び評価方法は次のとおりである。
ポリエステルフィルム(サンプル)の厚みは、マイクロメーターで測定した。
基材ポリエステルフィルムの各層(A層とB層)の厚み、及び粒子含有表面層厚みは、透過型電子顕微鏡(TEM)によるフィルム断面の観察にて測定した。
具体的には、先ず、フィルムサンプルの小片を、エポキシ樹脂に硬化剤、加速剤を配合した樹脂に包埋し、ウルトラミクロトームにて厚み200nmの切片を作成し、観察用サンプルとした。
得られたサンプルを(株)日立ハイテクノロジーズ製の透過型電子顕微鏡(H-9000)にて観察した。観察した断面のうち、基材ポリエステルフィルムとほぼ平行に、明暗によって、A層とB層との界面、及び基材ポリエステルフィルム表面と粒子含有表面層との界面が観察された。
それらの界面とフィルム表面までの距離を、透過型電子顕微鏡写真50枚の写真について測定し、測定値の大きい方から10点、小さい方から10点削除して30点を平均して測定値とした。その平均値から、各層厚み、及び粒子含有表面層厚みを求めた。
但し、透過型電子顕微鏡は、加速電圧は300kV、倍率は表層厚みに応じ、1~10万倍の範囲で設定した。
粒子含有表面層とは反対側のフィルム表面の平均表面粗さ(Ra)を、(株)小坂研究所社製表面粗さ測定器(SE-3F)を用いて次のようにして求めた。
すなわち、測定によって得られたフィルム断面曲線からその中心線の方向に基準長さL(2.5mm)の部分を抜き取り、この抜き取り部分の中心線をx軸、縦倍率の方向をy軸として、粗さ曲線y=f(x)で表した時、次の式で与えられた値を〔μm〕で表した。
中心線平均粗さは、試料フィルム表面から10本の断面曲線を求め、これらの断面曲線から求めた抜き取り部分の中心線平均粗さの平均値で表した。なお、触針の先端半径は2μm、荷重は30mgとし、カットオフ値は0.08mmとした。
粒子含有表面層とは反対側のフィルム表面の最大高さ(Rt)を次のように測定した。
Ra測定時に得られた断面曲線の抜き取り部分を、その平均線に平行な2直線で抜き取り部分を挟んだとき、この2直線の間隔を断面曲線の縦倍率の方向に測定して、その値をマイクロメートル(μm)単位で表したものを抜き取り部分の最大高さ(Rt)とした。
最大高さは、試料フィルム表面から10本の断面曲線を求め、これらの断面曲線から求めた抜き取り部分の最大高さの平均値で表した。
各層における粒子の平均粒径は、10個以上の粒子を走査型電子顕微鏡(SEM)で観察して、粒子の直径を測定し、その平均値として求めた。その際、非球状粒子の場合は、最長径と最短径の平均値を各粒子の直径として測定した。
ポリエステルフィルム(サンプル)において、粒子濃度を測定したい層から試料を削り取り、ポリエステルは溶解し粒子は溶解させない溶媒を選択して溶解処理した後、粒子を溶液から遠心分離し、粒子の全体質量に対する質量比率(ppm)を粒子濃度として測定した。
凍結粉砕した基材ポリエステルフィルム約0.25gを、フェノール/1,1,2,2-テトラクロロエタン(質量比1/1)の混合溶媒約25mLに、濃度が1.00g/dLとなるように120℃で30分溶解させた後、30℃まで冷却し、30℃において全自動溶液粘度計(センテック社製、「DT553」)にて、試料溶液及び溶媒のみの落下秒数を測定し、以下の式(1)により、固有粘度を算出した。
固有粘度=((1+4KHηsp)0.5-1)/(2KHC)・・・式(1)
ここで、ηsp=η/η0-1であり、ηは試料溶液の落下秒数、η0は溶媒のみの落下秒数、Cは試料溶液濃度(g/dL)、KHはハギンズの定数である。KHは0.33を採用した。
JIS K 7105:1981に準じ、日本電色工業社製の積分球式濁度計NDH-20Dにより、ポリエステルフィルム(サンプル)のヘーズを測定した。
ASTM-D1894(1999年)に準じて、ポリエステルフィルム(サンプル)を2枚用意し、ポリエステルフィルム(サンプル)の上面と下面とを合わせての静摩擦係数及び動摩擦係数を測定した。
23℃、50%RHの測定雰囲気でポリエステルフィルム(サンプル)を十分調湿した後、印加電圧100Vで1分印加した後のポリエステルフィルム(サンプル)について、日本ヒューレット・パッカード社製の高抵抗測定器:HP4339B及び測定電極:HP16008Bを使用し、基材フィルムの粒子含有表面層の表面固有抵抗値を測定した。この表面固有抵抗値から、帯電防止性として以下の基準で評価した。
○(good):表面固有抵抗値が1×1012Ω/□以下
△(usual):表面固有抵抗値が1×1012Ω/□より大きく、2×1013Ω/□以下
×(poor):表面固有抵抗値が2×1013Ω/□より大きい
粒子含有表面層を備えていない基材フィルムを別途作製し、当該基材フィルム表面を、目視により検査し、以下の基準で評価した。
○(good):検査範囲には傷が見られなかった。
×(poor):検査範囲に傷が多数認められた。
ポリエステルフィルム(サンプル)の粒子含有表面層表面に幅10mm×長さ50mmのアルミ板を当てて、アルミ板上に50gの重りを載せ、アルミ板の幅方向と平行にアルミ板を100mm間10往復させた。アルミ板を走行させた粒子含有表面層表面の両端部を顕微鏡で観察し、以下の基準で判定した。
○(good):粒子含有表面層の削れはほとんど見られなかった。
×(poor):粒子含有表面層が削れ、多数の白粉が見られた。
ポリエステルフィルム(サンプル)を用いて、1000mm幅×6000m長さのロール状にし、巻き取り機を用いて、当該ロールを100m/minのスピードで巻き上げた。巻き上がり後のロール外観を目視により検査し、以下の基準で評価した。
○(good):ポリエステルフィルム(サンプル)にシワが無く、ロール端面がきれいに揃っていた。
△(usual):ロール端面は揃っていたが、ポリエステルフィルム(サンプル)に小さなシワがあった。
×(poor):ロールの巻き上げ途中に、ポリエステルフィルム(サンプル)が蛇行したり、ポリエステルフィルム(サンプル)に大きなシワが入ったりした。
横方向に4.5倍以上延伸したポリエステルフィルム(サンプル)を連続生産する際に、発生する破断(フィルム破れ)の回数を以下の基準で判定した。
○(good):1日当たり1回未満
△(usual):1日当たり1回以上3回未満
×(poor):1日当たり3回以上
1000mm幅のロールからポリエステルフィルム(サンプル)を切り出し、フィルムを5枚に重ねて1000mm幅の20均等の位置でマイクロメーターを用いて厚みを測定した。各位置の厚みを重ねた枚数で除し、隣り合う位置の厚みの差を厚みムラとして以下の基準で判定した。
○(good):厚みの差が0.50μm未満
△(usual):厚みの差が0.50μm以上1.00μm未満
×(poor):厚みの差が1.00μm以上
また、基材ポリエステルフィルムの表面層をなすA層が含有する粒子の平均粒径を0.030~0.200μmとし、且つ、その質量濃度を10~7000ppmとすると共に、平均粒径が0.005~0.150μmの粒子を含む粒子含有表面層を形成することにより、フィルムの平坦性及び透明性をさらに高めることができ、それでいて、フィルムの滑り性を高めることができるため、ロール状に巻き取ることができるばかりか、傷付きを軽減することができることが分かった。
Claims (5)
- 固有粘度が0.65dl/g以上である基材ポリエステルフィルムの少なくとも片面側に粒子含有表面層を備えたドライフィルムレジスト用ポリエステルフィルムであって、
前記基材ポリエステルフィルムは、平均粒径が0.030~0.200μmである粒子を10~7000ppmの質量割合で含み、粒径が0.300μm以上の粒子を実質的に含まないポリエステル層(「A層」と称する)からなる単層又は該A層を表面に備えた複層のフィルムであり、
前記粒子含有表面層は、平均粒径0.005~0.150μmの粒子を含むことを特徴とする、ドライフィルムレジスト用ポリエステルフィルム。 - 前記粒子含有表面層が、さらに帯電防止剤及びワックスの何れか一方又は両方を含む請求項1に記載のドライフィルムレジスト用ポリエステルフィルム。
- 基材ポリエステルフィルムは片面側にのみA層を備え、当該A層とは反対側に前記粒子含有表面層を備えた請求項1又は2に記載のドライフィルムレジスト用ポリエステルフィルム。
- 請求項1~3の何れかに記載のドライフィルムレジスト用ポリエステルフィルムの製造方法であって、延伸倍率4.0倍以上で幅方向に基材ポリエステルフィルムを延伸することを特徴とする、ドライフィルムレジスト用ポリエステルフィルムの製造方法。
- 請求項1~3の何れかに記載のドライフィルムレジスト用ポリエステルフィルムの少なくとも片面にフォトレジスト層を積層した感光性積層体。
