 本発明は、半導体ダイを吸着保持する吸着ステージの構造に関する。
 ウェーハからピックアップした半導体ダイを基板にボンディングするダイボンディング装置が多く用いられている。ダイボンディング装置では、ウェーハからピックアップした半導体ダイを中間ステージに一時的に載置し、カメラによって半導体ダイの位置検出を行った後、ボンディングヘッドによって中間ステージから半導体ダイをピックアップして基板の所定の位置にボンディングを行う(例えば、特許文献1参照)。

 中間ステージでカメラによって半導体ダイの位置検出を行うには、中間ステージの表面に半導体ダイを平らに載置する必要がある。半導体ダイは薄く、上向きに反っている場合が多いので、半導体ダイを中間ステージの表面に平らに載置するために、中間ステージを吸着ステージで構成し、真空で半導体ダイを表面に吸着保持させることが行われている。
 この際、半導体ダイを吸着ステージの表面に平らに吸着させるためには、半導体ダイの全体をバランスよく吸着することが必要となる。また、半導体ダイの周囲に半導体ダイを吸着しない吸着孔が存在していると、その吸着孔から空気が入って吸着力が低下してしまうので、半導体ダイの吸着保持を検出できない場合がある。このため、表面に載置される半導体ダイのサイズに合わせて吸着孔の配置が異なる何種類かの吸着ステージを準備しておき、半導体ダイのサイズに合わせて吸着ステージを交換することが必要であった。このため、ボンディングのタクトタイムが長くなってしまうという問題があった。
 そこで、本発明は、複数のサイズの半導体ダイを好適に吸着保持可能な吸着ステージを提供することを目的とする。

 本発明は、複数のサイズの半導体ダイを好適に吸着保持可能な吸着ステージを提供できる。

 以下、図面を参照しながら本実施形態の吸着ステージ20について説明する。最初に、図1を参照しながら、本実施形態の吸着ステージ20を組み込んだダイボンディング装置100について説明する。
 図1に示すように、ダイボンディング装置100は、ピックアップ部10と、中間位置決め部18と、ボンディング部70とを備えている。
 ピックアップ部10は、ウェーハ12の表面から半導体ダイ13をピックアップして中間位置決め部18に搬送する部分である。図1に示すように、ピックアップ部10は、ウェーハ12を保持するウェーハホルダ11と、下から半導体ダイ13を押し上げる押し上げ機構16と、押し上げ機構16が押し上げた半導体ダイ13をピックアップするコレット15を含むピックアップヘッド14とを備えている。ピックアップヘッド14は、コレット15に半導体ダイ13を吸着したら、ピックアップ部10から中間位置決め部18に半導体ダイ13を移送し、吸着ステージ20の表面21aに載置する。
 中間位置決め部18は、表面21aに半導体ダイ13を一時的に吸着保持する吸着ステージ20と、吸着ステージ20の表面21aの上部に配置され、表面21aに吸着保持された半導体ダイ13を撮像するカメラ48とを備えている。吸着ステージ20は、上板21とバルブ部50とで構成されている。
 ボンディング部70は、表面に基板17を真空吸着するボンディングステージ71と、吸着ステージ20の表面21aから半導体ダイ13をピックアップして基板17の上にボンディングするボンディングツール73を含むボンディングヘッド72を備えている。
 次に、図2から6を参照しながら吸着ステージ20の構成について説明する。図2に示すように、吸着ステージ20は、表面21aに多数の吸着孔22が均等設けられた上板21と、内部に図3、5に示す第1、第2逆止弁61、62を収容するバルブ部50とを有している。図1に示すように、吸着孔22は、中央部の吸着孔22で構成される第1グループA1と、最外周の吸着孔22で構成される第3グループA3と、第1グループA1と第3グループA3との中間に位置する吸着孔22で構成される第2グループA2の3つのグループに区分されている。吸着孔22のグルーピングについては、後で詳細に説明する。
 図3に示すように、上板21の表面21aの反対側の面である下面21b側には、凹部23と、凹部23に続く段部29、31とが設けられている。凹部23は、図2に破線で示すように、吸着孔22の配列の外側を囲む大きさである。凹部23の底面23aからは2つの環状の凸部24、25が突出している。環状の凸部24は、凹部23の側面と底面23aとで囲まれる環状の第3キャビティ28を構成する。また、凸部24、25は、環状の凸部24の内周面と、凸部25の外周面とで囲まれる環状の第2キャビティ27を構成する。また、凸部25の内周面は、第1キャビティ26を構成する。
 図2から図4に示すように第1グループA1に含まれる吸着孔22は第1キャビティ26に連通し、第2グループA2に含まれる吸着孔22は第2キャビティ27に連通し、第3グループA3に含まれる吸着孔22は第3キャビティ28に連通している。従って、凸部24、25は、吸着孔22を第1、第2、第3グループA1,A2,A3に仕切る壁でもある。
 凹部23に続く段部29には、上パッキン29aが嵌め込まれており、段部29に続く段部30にはスペーサ30aと下パッキン31aとが嵌め込まれている。上パッキン29aの上面は、第1、第2、第3キャビティ26,27,28の下面を構成する。また、上パッキン29a、スペーサ30a、下パッキン31aには第1位置に貫通孔33,36,39が設けられ、第2位置に貫通孔34,37,39が設けられ、第3位置には貫通孔32,35,38が設けられている。第1位置に設けられた貫通孔33,36,39は第1キャビティ26と連通する第1真空流路41を構成し、第2位置に設けられた貫通孔34,37,40は第2キャビティ27と連通する第2真空流路42を構成し、第3位置に設けられた貫通孔32,35,38は第3キャビティ28と連通する第3真空流路43を構成する。
 図3に示すように、第1真空流路41は、バルブ部50のベース51に設けられた貫通孔52に接続されている。また、第2、第3真空流路42,43は、ベース51の第1、第2バルブ収容凹部55a,55bに連通している。図5に示すように、第1、第2バルブ収容凹部55a,55bの底面にはそれぞれ貫通孔53a,53bが設けられている。貫通孔52、53a,53bは配管54を介して真空装置45に接続されている。配管54には、配管の圧力を検出する圧力センサ46が設けられている。
 図3から図5に示すように第2真空流路42と貫通孔53aとに連通している第1バルブ収容凹部55aには、第1逆止弁61が収容され、第3真空流路43と貫通孔53bとに連通している第2バルブ収容凹部55bには第2逆止弁62が収容されている。図4に示すように、第1逆止弁61は、第2グループA2に含まれる吸着孔22から真空装置45に向かう空気の流れを遮断する向きに配置されており、第2逆止弁62は、第3グループA3に含まれる吸着孔22から真空装置45に向かう空気の流れを遮断する向きに配置されている。
 次に図6を参照しながら第1、第2逆止弁61,62の構成について説明する。第1逆止弁61と第2逆止弁62とは同一の構造である。図6に示すように第1、第2逆止弁61,62は、空気が通流する孔66が設けられた円弧面状の弁座面64を有する略直方体状の本体63と、弁座面64の一端に取り付けられた弾性体で構成された帯状体の弁体65とを含んでいる。弁座面64は粗面になっており、例えば、算術平均粗さRaが1.6程度であってもよい。弁体65は、表面が平滑な金属板である。孔66は本体内部に設けられた流路67,68によって本体63の側面に設けられた孔69に連通している。図5に示すように、第1、第2逆止弁61,62が第1、第2バルブ収容凹部55a,55bに組み付けられると、本体63の側面に設けられた孔69は、貫通孔53a,53bから真空装置45に連通する。また、弁体65の孔66側の先端と第1、第2バルブ収容凹部55a,55bの壁面との間の隙間Dは、第2、第3真空流路42、43に連通する。
 孔69に接続された真空装置45によって孔69が真空になると、図6の矢印95に示すように、弁体65は孔66にある弁座面64に吸着して孔66を封止する。これにより、第1、第2逆止弁61,62が閉となる。また、孔69が大気圧になると、弁体65は、自身の弾性力で弁座面64から離れて孔66を開放し、第1、第2逆止弁61,62が閉となる。ただし、弁座面64が粗面となっているので、第1、第2逆止弁61,62は、閉になっても弁座面64と弁体65との間で空気の微小リークが発生する。
 次に、図7から10を参照しながら、吸着ステージ20に半導体ダイ13を吸着する際の各部の動作について説明する。
 最初に図7を参照しながら、半導体ダイ13を吸着する前で、真空装置45が起動している状態について説明する。この状態では、吸着ステージ20の上板21の表面21aは大気圧であるから、真空装置45が始動すると、真空装置45に連通している第1、第2逆止弁61,62の孔69および孔69に連通する流路67,68が真空になり、弁体65が弁座面64に吸着されて弁座面64の孔66が封止される。このため、第1、第2逆止弁61,62は閉状態となり、第2、第3真空流路42,43も閉止状態となる。一方、第1グループA1に含まれる吸着孔22に連通している第1真空流路41は大気開放となっているので、空気が第1真空流路41から真空装置45に吸い込まれている。この際、真空装置45の入口の圧力センサ46は、半導体ダイ13が表面21aに吸着された場合の到達圧力である、-60から-70Paよりも高い圧力、例えば、-10Pa程度となっている。
 次に、図8に示すように、小さいサイズの半導体ダイ13aを表面21aに載置した場合について説明する。小さいサイズの半導体ダイ13aは、図4に示す第1グループA1の外周を示す破線と同様の大きさで、第1グループA1に含まれる吸着孔22の表面を覆い、第2、第3グループA2,A3に含まれる吸着孔22には掛からない大きさである。
 図8に示すように、小さいサイズの半導体ダイ13aを表面21aに載置すると、第1グループA1に含まれる吸着孔22の表面が覆われる。これにより、第1真空流路41が真空となり半導体ダイ13aが表面21aに吸着される。吸着孔22は均等に配置されているので、半導体ダイ13aは、全体がバランス良く表面21aに真空保持される。第1、第2逆止弁61,62によって第2、第3真空流路42,43が閉止されているので、第1真空流路41の中に入っていた空気が真空装置45によって吸引されると第1真空流路41の圧力は、半導体ダイ13が表面21aに吸着された場合の到達圧力である-60から-70Paに達する。これにより、真空装置45の入口圧力に設けられた圧力センサ46も-60から-70Paの圧力を検出し、図示しない制御装置は、半導体ダイ13aが吸着保持されたことを検出する。そして、制御装置は、カメラ48によって半導体ダイ13aの画像を取得して位置検出を行う。
 次に図9を参照しながら中サイズの半導体ダイ13bを表面21aに載置した場合について説明する。中サイズの半導体ダイ13bは、図4に示す第2グループA2の外周を示す破線と同様の大きさで、第1、第2グループA1,A2に含まれる吸着孔22の表面を覆う大きさである。ただし、第3グループA3の領域に含まれる吸着孔22には掛からない大きさである。
 先に図7を参照して説明したように、半導体ダイ13を吸着する前で、真空装置45が起動している状態では、第1、第2逆止弁61,62が閉となって第2、第3真空流路42,43が閉止されており、第1真空流路41が大気開放で、第1真空流路41から真空装置45に向かって空気が流れている。この際、真空装置45の入口圧力は、例えば、-10Pa程度となっている。
 次に、図9に示すように、中サイズの半導体ダイ13bを表面21aに載置すると、半導体ダイ13bは、第1、第2グループA1,A2に含まれる吸着孔22の表面を覆う。これにより、まず、第1真空流路41が真空となり半導体ダイ13bの中央部が表面21aに吸着される。第1逆止弁61は閉状態において、空気の微小リークがあるので、第2真空流路42が半導体ダイ13bによって覆われると、第2真空流路42の中に入っていた空気は、図9の矢印92に示すように、第1逆止弁61を通って真空装置45に流れていく。このため、第2真空流路42の中の圧力は真空に向かって次第に低下してくる。そして、第2真空流路42の中の圧力と本体63の内部の流路67,68の圧力との間の差圧が小さくなると、弁体65を弁座面64に押し付ける力よりも弁体65の弁座面64から離れようとする弾性力の方が大きくなるので、図9に示す矢印91のように弁体65が上方向に移動し、第1逆止弁61が開状態となる。
 これにより、第2真空流路42は、第1真空流路41と同様の真空状態となり、半導体ダイ13bの周辺部が表面21aに吸着される。吸着孔22は均等に配置されているので、半導体ダイ13bは、第1グループA1に含まれる吸着孔22と第2グループA2に含まれる吸着孔22とにより全体がバランス良く表面21aに真空保持される。
 先に図8を参照して説明したと同様、第2逆止弁62によって第3真空流路43が閉止されているので、第1、第2真空流路41,42の中に入っていた空気が真空装置45によって吸引されると第1、第2真空流路41,42の圧力は、半導体ダイ13bが表面21aに吸着された場合の到達圧力である-60から-70Paに達する。これにより、真空装置45の入口圧力に設けられた圧力センサ46も-60から-70Paの圧力を検出し、図示しない制御装置は、半導体ダイ13bが吸着保持されたことを検出する。そして、制御装置は、カメラ48によって半導体ダイ13bの画像を取得して位置検出を行う。
 次に、図10を参照しながら大サイズの半導体ダイ13cを表面21aに載置した場合について説明する。大サイズの半導体ダイ13cは、図4に示す全ての吸着孔22を覆う大きさである。
 図10に示すように、大サイズの半導体ダイ13cを表面21aに載置すると、半導体ダイ13cは、全ての吸着孔22の表面を覆う。これにより、まず、第1真空流路41が真空となり半導体ダイ13cが表面21aに吸着される。第1、第2逆止弁61,62は閉状態において、空気の微小リークがあるので、先に説明したと同様、第2、第3真空流路42,43が半導体ダイ13cによって覆われると、第1、第2逆止弁61,62が開状態となる。
 これにより、第2、第3真空流路42,43は、第1真空流路41と同様の真空状態となり、半導体ダイ13cの周辺部が表面21aに吸着される。吸着孔22は均等に配置されているので、半導体ダイ13cは、第1~第3グループA1~A3に含まれる吸着孔22により全体がバランス良く表面21aに真空保持される。
 第1、第2、第3真空流路41,42,43の中に入っていた空気が真空装置45によって吸引されると第1、第2、第3真空流路41,42,43の圧力は、半導体ダイ13cが表面21aに吸着された場合の到達圧力である-60から-70Paに達する。これにより、真空装置45の入口圧力に設けられた圧力センサ46も-60から-70Paの圧力を検出し、図示しない制御装置は、半導体ダイ13cが吸着固定されたことを検出する。そして、制御装置は、カメラ48によって半導体ダイ13cの画像を取得して位置検出を行う。
 以上説明したように、実施形態の吸着ステージ20は、複数の吸着孔22を半導体ダイ13のサイズに応じた第1~第3グループA1~A3に区分し、第1~第3グループA1~A毎に複数の吸着孔22を真空装置45に接続する第1~第3真空流路41~43を設け、第2、第3真空流路42、43に吸着孔22が大気開放されている場合に閉となり、半導体ダイ13によって吸着孔22が塞がれると開となる第1、第2逆止弁61,62を設けている。また、吸着孔22は均等に配置されている。これにより、半導体ダイ13のサイズに拘わらず、吸着孔22によって半導体ダイ13を全体的にバランスよく平らに吸着保持することができる。そして、カメラ48を用いて好適に半導体ダイ13の位置を検出することができる。
 また、本実施形態の吸着ステージ20は、上記構成により、半導体ダイ13のサイズに応じて半導体ダイ13によって塞がれる吸着孔22を真空にし、他の吸着孔22を真空装置45と遮断することができるので、半導体ダイ13の大きさに拘わらず、半導体ダイ13を真空吸着した際の真空圧力を半導体ダイ13の吸着保持の判断可能な圧力とすることができ、制御装置によって半導体ダイ13の吸着保持の確認をすることができる。
 このように、実施形態の吸着ステージ20は、半導体ダイのサイズに合わせて吸着ステージ20を交換することなく、1つの吸着ステージ20で複数のサイズの半導体ダイ13を好適に吸着保持可能であり、ボンディングのタクトタイムを短くすることができ、効率的なボンディングを行うことができる。
 なお、実施形態では、第1真空流路41には、逆止弁を設けないこととして説明したが、これに限らず、第1逆止弁61と同様な構造の逆止弁を設けることとしてもよい。また、逆止弁は、吸着ステージ20の中に組み込まず、外部に設けてもよい。この場合、例えば、スイング式逆止弁のような他の形式の逆止弁を用いてもよい。

Claims (4)

  1.  異なるサイズの半導体ダイを吸着保持する吸着ステージであって、
     複数の吸着孔が設けられた上板と、
     前記上板に設けられた複数の前記吸着孔を半導体ダイのサイズに応じた複数のグループ毎に真空装置に接続する複数の真空流路と、
     複数の前記真空流路の内の少なくとも1つの前記真空流路に設けられた逆止弁と、を含み、
     前記逆止弁は、前記吸着孔が大気開放されている場合に閉となり、半導体ダイによって前記吸着孔が塞がれると開となること、
     を特徴とする吸着ステージ。
  2.  請求項1に記載の吸着ステージであって、
     前記逆止弁は、弁座面が粗面であり、閉状態において弁体と前記弁座面との間から空気の微小リークが発生する弁であること、
     を特徴とする吸着ステージ。
  3.  請求項2に記載の吸着ステージであって、
     前記弁座面は空気が通流する孔が設けられた円弧面状の面であり、前記弁体は前記弁座面の一端に取り付けられた弾性体で構成された帯状体であり、前記逆止弁は、前記孔を前記弁体が開閉する弁であること、
     を特徴とする吸着ステージ。
  4.  請求項1から3のいずれか1項に記載の吸着ステージであって、
     前記吸着孔が均等に配置されていること、
     を特徴とする吸着ステージ。
