Description

弾性波装置
 本発明は、支持基板上に、積層膜と圧電薄膜とが積層されている弾性波装置に関する。
 下記の特許文献1に記載の弾性波装置では、支持基板上に積層膜が設けられている。この積層膜上に圧電薄膜が積層されている。上記積層膜は、高音速膜及び低音速膜を有する。低音速膜は、伝搬するバルク波の音速が圧電薄膜を伝搬するバルク波の音速よりも低速である膜からなる。高音速膜は、伝搬するバルク波の音速が圧電薄膜を伝搬する弾性波の音速よりも高速である膜からなる。

 特許文献1に記載の弾性波装置では、圧電薄膜が、LiTaOなどの圧電単結晶からなる。そのため、外力により割れや欠けが生じやすい。弾性波装置では、外部との接続のために、バンプなどの外部接続端子が接合される。この外部接続端子の接合工程において、上記圧電薄膜と積層膜とを有する積層体に応力が加わる。そのため、圧電薄膜の割れや欠けが生じるおそれがあった。
 他方、弾性波装置は、一般に、マザーの構造体のダイシングによる分割により得られている。このダイシング時の力によっても、上記圧電薄膜の割れや欠けが生じるおそれがあった。
 さらに、外部接続端子の接続やダイシングに際し、圧電薄膜を含む積層体において、界面剥離が生じるおそれもあった。
 また、上記積層膜上に圧電薄膜を設けた構造では、配線電極を、支持基板上から、上記圧電薄膜上に至るように設けることが必要となる。この場合、配線電極が断線しやすいという問題があった。
 本発明の目的は、圧電薄膜の割れや欠けが生じ難く、かつ積層膜における界面剥離が生じ難く、さらに、配線電極の断線が生じ難い、弾性波装置を提供することにある。
 本発明に係る弾性波装置は、支持基板と、前記支持基板上に設けられており、圧電薄膜を含む複数の膜を有する積層膜と、前記圧電薄膜の一方面に設けられたIDT電極と、平面視において、前記IDT電極が設けられている領域の外側の領域において、前記積層膜が部分的に存在せず、前記積層膜が存在しない領域の少なくとも一部から、前記圧電薄膜上に至るように設けられた第1の絶縁層と、前記IDT電極に電気的に接続されており、前記圧電薄膜上から前記第1の絶縁層上に至り、前記積層膜が存在しない領域に位置している前記第1の絶縁層部分上に至っている、配線電極と、を備える。
 本発明に係る弾性波装置のある特定の局面では、前記第1の絶縁層が前記圧電薄膜上から前記積層膜の側面を通り、前記積層膜が存在しない領域の少なくとも一部に至っている。この場合には、積層膜内における剥離をより一層効果的に抑制することができる。
 本発明に係る弾性波装置の別の特定の局面では、前記第1の絶縁層上の前記支持基板とは反対側の面が、前記積層膜が存在しない領域から前記圧電薄膜上に位置している部分に近づくにつれて前記圧電薄膜側に近づくように傾斜している傾斜面を有する。この場合には、第1の絶縁層上に設けられている配線電極の断線がより一層生じ難い。
 本発明に係る弾性波装置のさらに他の特定の局面では、前記第1の絶縁層の前記傾斜面が、前記支持基板上から前記圧電薄膜上の前記第1の絶縁層部分に至っている。
 本発明に係る弾性波装置のさらに他の特定の局面では、前記第1の絶縁層が、前記傾斜面から前記積層膜が存在しない領域に至っている。
 本発明に係る弾性波装置の他の特定の局面では、前記支持基板上において、前記配線電極が設けられている領域の一部を覆っており、かつ中空空間を構成するための開口部を有する支持層をさらに備え、前記支持層が、前記第1の絶縁層の前記傾斜面を越えて、前記圧電薄膜上の前記第1の絶縁層上に至っている。
 本発明に係る弾性波装置の別の特定の局面では、前記支持基板上に設けられており、中空空間を構成するための開口部を有する支持層をさらに備え、前記支持層が、前記支持基板上において、前記配線電極が設けられている領域から前記傾斜面の前記圧電薄膜側の端部まで至っている。
 本発明に係る弾性波装置のさらに他の特定の局面では、前記配線電極と前記支持基板との間に設けられた第2の絶縁層をさらに備え、前記第2の絶縁層が、前記第1の絶縁層上に至っている。
 本発明に係る弾性波装置のさらに他の特定の局面では、前記配線電極が延びる方向に対して直交する方向を幅方向とした場合、前記配線電極の前記幅方向における一端及び他端が、前記第2の絶縁層の前記幅方向における一端及び他端よりも前記幅方向において内側にそれぞれ位置している。この場合には、配線電極の他の部分との短絡を効果的に抑制することができる。
 本発明に係る弾性波装置の別の特定の局面では、前記傾斜面が、前記圧電薄膜側から前記積層膜が存在しない領域側に至るにつれて、前記支持基板側から遠ざかるように傾斜しており、前記第1の絶縁層が、前記圧電薄膜上よりも前記積層膜が存在しない領域において厚くされている。
 本発明に係る弾性波装置の他の特定の局面では、前記積層膜が、前記圧電薄膜と、前記圧電薄膜を伝搬する弾性波の音速よりも伝搬するバルク波の音速が低速である低音速膜とを有し、前記低音速膜上に、前記圧電薄膜が積層されている。
 本発明に係る弾性波装置のさらに他の特定の局面では、前記積層膜が、前記圧電薄膜と、前記圧電薄膜を伝搬する弾性波の音速よりも伝搬するバルク波の音速が高速である高音速膜と、前記高音速膜上に積層されており、前記圧電薄膜を伝搬する弾性波の音速よりも伝搬するバルク波の音速が低速である低音速膜とを有し、前記低音速膜上に前記圧電薄膜が積層されている。この場合には、弾性波を圧電薄膜内に効果的に閉じ込めることができる。
 本発明に係る弾性波装置の他の特定の局面では、前記積層膜が、前記圧電薄膜と、音響インピーダンスが相対的に高い高音響インピーダンス膜と、前記高音響インピーダンス膜に比べて音響インピーダンスが低い低音響インピーダンス膜とを有する。この場合には、弾性波を圧電薄膜内に効果的に閉じ込めることができる。
 本発明に係る弾性波装置によれば、圧電薄膜の割れや欠けを抑制することができる。また、積層膜内における界面剥離も生じ難い。さらに、配線電極の断線も生じ難い。

 以下、図面を参照しつつ、本発明の具体的な実施形態を説明することにより、本発明を明らかにする。
 なお、本明細書に記載の各実施形態は、例示的なものであり、異なる実施形態間において、構成の部分的な置換または組み合わせが可能であることを指摘しておく。
 図1は、本発明の第1の実施形態に係る弾性波装置の正面断面図である。
 弾性波装置1は、支持基板2を有する。支持基板2は、対向し合う第1及び第2の主面2a,2bを有する。第1の主面2a上に、積層膜3が設けられている。積層膜3は、高音速膜3aと、高音速膜3a上に積層された低音速膜3bと、低音速膜3b上に積層された圧電薄膜4とを有する。積層膜3において、圧電薄膜4が最上部に位置している。高音速膜3aは、伝搬するバルク波の音速が、圧電薄膜4を伝搬する弾性波の音速よりも高速である膜である。低音速膜3bは、伝搬するバルク波の音速が、圧電薄膜4を伝搬する弾性波の音速よりも低速である膜である。
 なお、圧電薄膜の材料としては、特に限定されないが、LiTaO、LiNbO、ZnO、AlN、または、PZTのいずれかを好適に用いることができる。圧電薄膜4は、本実施形態では、LiTaOからなる。もっとも、他の圧電単結晶を用いてもよい。なお、圧電薄膜4の膜厚は、IDT電極の電極周期で定まる弾性波の波長をλとしたときに、1.5λ以下であることが好ましい。この場合には、圧電薄膜4の膜厚を1.5λ以下の範囲内で選択することにより、電気機械結合係数を容易に調整することができるからである。
 高音速膜3aは、上記音速関係を満たす適宜の材料からなる。このような材料としては、窒化アルミニウム、酸化アルミニウム、炭化ケイ素、窒化ケイ素、酸窒化ケイ素、DLC膜、シリコン、サファイア、リチウムタンタレート、リチュウムニオベイト、水晶等の圧電体、アルミナ、ジルコニア、コージライト、ムライト、ステアタイト、フォルステライト等の各種セラミック、マグネシア、ダイヤモンドなどを挙げることができる。また、上記各材料を主成分とする材料、上記各材料の混合物を主成分とする材料を用いてもよい。
 低音速膜3bは、伝搬するバルク波音速が圧電薄膜4を伝搬する弾性波の音速よりも低い適宜の材料からなる。このような材料としては、酸化ケイ素、ガラス、酸窒化ケイ素、酸化タンタル、酸化ケイ素にフッ素、炭素もしくはホウ素などを加えた化合物などを挙げることができる。低音速膜3bについても、これらの材料を主成分とする混合材料からなるものであってもよい。
 なお、バルク波の音速は材料に固有の音速であり、波の進行方向すなわち縦方向に振動するP波と、進行方向に垂直な方向である横方向に振動するS波とが存在する。上記バルク波は、圧電薄膜4、高音速膜3a、低音速膜3bのいずれにおいても伝搬する。等方性材料の場合には、P波とS波とが存在する。異方性材料の場合、P波と、遅いS波と、速いS波とが存在する。そして、異方性材料を用いて弾性表面波を励振した場合、2つのS波として、SH波とSV波とが生じる。本明細書において、圧電薄膜4を伝搬するメインモードの弾性波の音速とは、P波、SH波及びSV波の3つのモードのうち、フィルタとしての通過帯域や、共振子としての共振特性を得るために使用しているモードを言うものとする。
 なお、高音速膜3aと圧電薄膜4との間に密着層が形成されていてもよい。密着層を形成すると、高音速膜3aと圧電薄膜4との密着性を向上させることができる。密着層は、樹脂や金属であればよく、例えば、エポキシ樹脂やポリイミド樹脂が用いられる。
 上記高音速膜3a及び低音速膜3bが圧電薄膜4に積層されているため、特許文献1に記載のように、Q値を高めることができる。
 なお、複数の高音速膜及び複数の低音速膜が積層膜3において積層されていてもよい。例えば、図14に略図的正面図で示すように、支持基板2上において、支持基板2側から低音速膜3b、高音速膜3a、低音速膜3b及び圧電薄膜4がこの順序で積層されていてもよい。これにより、利用する弾性波のエネルギーを圧電薄膜4及び低音速膜3bが積層されている部分に効果的に閉じ込めることができる。加えて、スプリアスとなる高次モードを高音速膜3aの支持基板2側に漏洩させることができ、高次モードのスプリアスを抑制することが可能となる。よって、利用する弾性波による良好な共振特性やフィルタ特性などを得ることができ、しかも高次モードによる所望でないレスポンスを抑制することが可能となる。さらに、積層膜3は、圧電薄膜4、高音速膜3a及び低音速膜3b以外の他の膜、例えば誘電体膜などを有していてもよい。
 ところで、圧電薄膜4上には、IDT電極5a~5cが設けられている。IDT電極5a~5cは、配線電極6a~6dにより電気的に接続されている。
 本実施形態では、複数のIDT電極5a~5cからなる弾性表面波共振子が相互に接続されている。それによって、帯域通過型フィルタが構成されている。なお、フィルタ回路は特に限定されるものではない。
 上記IDT電極5a~5cが臨む中空空間7が設けられている。すなわち、支持基板2上に、開口部を有する支持層8が設けられている。支持層8は、合成樹脂からなる。支持層8は、無機絶縁性材料からなっていてもよい。
 支持層8の開口部を閉成するようにカバー部材9が設けられている。カバー部材9と、支持層8により、中空空間7が封止されている。
 他方、支持層8及びカバー部材9を貫通するようにスルーホールが形成されている。このスルーホール内にアンダーバンプメタル層10a,10bが設けられている。アンダーバンプメタル層10a,10bに金属バンプ11a,11bが接合されている。
 上記アンダーバンプメタル層10a,10b及び金属バンプ11a,11bは適宜の金属もしくは合金からなる。
 アンダーバンプメタル層10aの下端は、配線電極6aに接合されている。アンダーバンプメタル層10bの下端は配線電極6dに接合されている。従って、配線電極6a,6dのアンダーバンプメタル層10a,10bが接合されている部分が、外部接続端子が接続される電極ランド部分となる。本実施形態では、外部接続端子として金属バンプ11a,11bが設けられている。
 他方、支持基板2上には、第1の絶縁層12が設けられている。第1の絶縁層12は、合成樹脂からなる。このような合成樹脂としては、ポリイミド、エポキシなどが挙げられる。なお、第1の絶縁層12は、無機絶縁性材料により形成されていてもよく、第1の絶縁層12を構成する材料としては、特に限定されない。例えば、第1の絶縁層12を構成する材料として、SOG、SiO、TEOS、SiNなどの適宜の材料を用いることができる。
 ところで、支持基板2上においては、上記積層膜3が積層されている構造が部分的に存在していない。すなわち、支持基板2の第1の主面2aにおいて、上記積層膜3が設けられている領域の外側に、積層膜3が存在しない領域Rが設けられている。第1の絶縁層12は、この領域Rから積層膜3の側面3dを通り、圧電薄膜4の上面に至っている。
 弾性波装置1では、領域R内に、前述した電極ランドが設けられている。従って、外部接続端子としての金属バンプ11a,11bの接合の際の応力が、積層膜3の積層部分に直接加わらない。よって、圧電薄膜4の割れや欠けが生じ難い。また、積層膜3内における界面剥離も生じ難い。金属バンプ11a,11bの形成に際しての応力だけでなく、ダイシングにより分割する際の応力によっても、圧電薄膜の割れや欠けが生じ難く、また界面剥離も生じ難い。
 図2は、上記弾性波装置1の模式的平面図である。ここでは、金属バンプ11a,11bを残し、上述したカバー部材9を透視し、下方の電極構造が略図的に示されている。IDT電極5a~5cは、その設けられている領域を長方形の形状で示すこととする。図1は、図2のI-I線に沿う部分に相当する断面図となる。他方、アンダーバンプメタル層10aが設けられる配線電極6aの詳細を図3に拡大して示す。図3において、上記領域R内に、配線電極6aが位置している。図3の破線は、アンダーバンプメタル層10aが接合される部分を示している。
 この図3の矢印A-矢印A線に沿う部分が、図1の破線B1と破線B2との間の部分に相当する。
 図4(a)は、この矢印A-矢印A線で示す部分、すなわち図1の破線B1と破線B2とで示す部分を拡大して示す部分切欠き拡大断面図である。
 図4(a)に示すように、第1の絶縁層12は、上記領域Rに位置している部分から上記圧電薄膜4上に至っている。この場合、図4(b)に拡大して示すように、積層膜3の側面3dの上方において、第1の絶縁層12の支持基板2とは反対側の面には傾斜面12aが位置している。この傾斜面12aは、領域Rの上方から、上記圧電薄膜4の上方に至るに連れて、圧電薄膜4に近づくように、すなわち支持基板2の第1の主面2aと遠ざかるように設けられている。それによって、上記のように、配線電極6aの傾斜面6a1が第1の主面2aとなす角度も小さくされる。従って、配線電極6aの傾斜面6a1が設けられている部分における屈曲度を和らげることができる。言い換えれば、側面3dの外側の領域Rにおける支持基板2の第1の主面2aと、圧電薄膜4の上面との間の段差の影響を、第1の絶縁層12により和らげることが可能とされている。そのため、配線電極6aの断線が生じ難い。
 傾斜面12aの、支持基板2の第1の主面2aとのなす角度C1は、80°以下であることが望ましい。
 好ましくは、第1の絶縁層12の内側端12cにおいても、傾斜面12bを設けることが望ましい。この傾斜面12bの第1の主面2aとのなす角度C2も、80°以下であることが望ましい。それによって、傾斜面12bの上方における配線電極6aの断線も生じ難い。
 なお、傾斜面12aと第1の主面2aとのなす角度C1、及び、傾斜面12bと第1の主面2aとのなす角度C2は、60°以下であるとより好ましい。また、傾斜面12aと第1の主面2aとのなす角度C1、及び、傾斜面12bと第1の主面2aとのなす角度C2は、45°以下であると、より一層好ましい。
 上記のように、配線電極6aの屈曲度が和らげられている。よって、熱が加わった際の断線や、配線電極6aの形成工程における断線も生じ難い。
 また、上記積層膜3の側面3dが第1の絶縁層12で覆われている。そのため、積層膜3内における界面剥離も生じ難い。
 図5(a)は、本発明の第2の実施形態に係る弾性波装置の要部を示す部分切欠き拡大断面図であり、図5(b)はその要部をさらに拡大して示す部分切欠き断面図である。図5(a)及び図5(b)は、第1の実施形態についての図4(a)及び図4(b)に相当する部分の断面図である。
 第2の実施形態の弾性波装置では、第1の絶縁層22が支持基板2の第1の主面2a上の前述した領域Rから圧電薄膜4上に至るように設けられている。もっとも、第1の実施形態の弾性波装置における第1の絶縁層12は、領域R上において外側に延ばされていた。これに対して、第2の実施形態では、第1の絶縁層22は、傾斜面22aの一端が支持基板2の第1の主面2aに当接している。すなわち、傾斜面22aの外側には、第1の絶縁層22は至っていない。他方、圧電薄膜4上においては、第1の実施形態と同様に、圧電薄膜4の上面に到達する傾斜面22bが設けられている。
 図5(b)に示すように、傾斜面22aと第1の主面2aとのなす角度C1及び第2の傾斜面22bと第1の主面2aとのなす角度C2は、第1の実施形態の場合と同様に80°以下であることが望ましい。
 なお、傾斜面22aと第1の主面2aとのなす角度C1、及び、傾斜面22bと第1の主面2aとのなす角度C2は、60°以下であるとより好ましい。また、傾斜面22aと第1の主面2aとのなす角度C1、及び、傾斜面22bと第1の主面2aとのなす角度C2は、45°以下であると、より一層好ましい。
 このように、第1の絶縁層22は、圧電薄膜4の上方に位置している部分から、領域R側に向かう傾斜面22aで終了していてもよい。この場合においても、領域Rにおいて、第1の実施形態と同様に、アンダーバンプメタル層及び金属バンプを配線電極6a上に接合することにより、圧電薄膜4の欠けや割れが生じ難い。また、配線電極6aは、やはり傾斜面6a1を有するため、配線電極6aの断線も生じ難い。
 図6は、第3の実施形態に係る弾性波装置の要部を示す部分切欠き断面図である。第3の実施形態では、第1の絶縁層32の上面は、圧電薄膜4よりも、領域Rにおいて高くされている。すなわち、領域Rにおける第1の絶縁層32の厚みは、積層膜3の厚み及び圧電薄膜4上の第1の絶縁層32の厚みの合計よりも厚くなっている。よって、第1の絶縁層32の第1の主面2aとは反対側の面には、上記厚みの差に基づく段差が形成されている。この段差部分が、本実施形態では傾斜面32bとされている。
 傾斜面32bは、領域Rの上方側から圧電薄膜4側に向かうにつれて、圧電薄膜4に近づくように傾斜している。ここでは、圧電薄膜4側から領域R側に向かうにつれて、傾斜面32bは、第1の主面2aとは遠ざかる方向に傾斜している。この傾斜面32bの第1の主面2aとなす角度も、第1及び第2の実施形態における角度C1と同様に60°以下であることが望ましい。
 また、圧電薄膜4上において、第1の絶縁層32は、第1及び第2の実施形態と同様に傾斜面32cを有する。この傾斜面32cの第1の主面2aとのなす角度も60°以下であることが望ましい。それによって、配線電極6aの傾斜面32b,32c上における断線が生じ難い。
 第3の実施形態の弾性波装置のように、第1の絶縁層32の上面32aは、領域Rにおいて相対的に高くされていてもよい。
 第3の実施形態の弾性波装置は、上記第1の絶縁層32と上記第1の絶縁層32の厚み分布及び傾斜面32bの向き、配線電極6aにおける傾斜面の向きにおいて第1及び第2の実施形態と異なるが、その他の点については、同様に構成されている。
 図7は、第4の実施形態の弾性波装置の電極ランドが構成される部分を説明するための模式的平面図であり、図7中の矢印D-矢印D線に沿う部分の断面が図8に示されている。
 第4の実施形態の弾性波装置では、支持層8の内側端が、圧電薄膜4の上方位置まで延ばされている。すなわち、支持層8の内側端が、上記積層膜3の側面3dから図8の寸法aだけ、内側に延ばされている。上記寸法aとは、上記積層膜3の側面3dと、支持層8の内側端との間の距離である。上記寸法aは、0より大きければよい。このように、支持層8の内側端を、圧電薄膜4の上方に至るように設けてもよい。
 支持層8は、圧電薄膜4の上方の位置に至っている。従って、支持層8からの応力に対する、配線電極6aの耐性を高めることができる。なお、上記寸法aは0であってもよい。
 図9は、本発明の第5の実施形態に係る弾性波装置の要部を示す部分切欠き拡大断面図である。第5の実施形態の弾性波装置では、第1の絶縁層12を覆うように、第2の絶縁層52が積層されている。第2の絶縁層52は、第1の絶縁層12と異なる絶縁性材料からなる。第2の絶縁層52は、無機絶縁性材料からなる。このような無機絶縁性材料としては、酸化ケイ素、窒化ケイ素、酸窒化ケイ素などを挙げることができる。
 無機絶縁性材料からなる第2の絶縁層52を設け、第2の絶縁層52上に配線電極6aを設ける。それによって、配線電極6aと第2の絶縁層52との密着性を高めることができる。よって、第1の絶縁層12として合成樹脂を用い、第2の絶縁層52として上記無機絶縁性材料を用いることにより、前述した電極ランド部分における剥離が生じ難い。前述したように、アンダーバンプメタル層及び金属バンプが接合される電極ランド部分では、金属バンプ接合時に大きな応力が配線電極6aの電極ランド部分に加わる。この場合、その応力により、電極ランドが剥離したりするおそれがある。しかしながら、このように、第2の絶縁層52を設けることにより、上記剥離を効果的に抑制することができる。
 図10は、第6の実施形態に係る弾性波装置の要部を示す部分切欠き拡大断面図である。第6の実施形態においても、第5の実施形態と同様に第2の絶縁層52が設けられている。第6の実施形態では、第2の実施形態の弾性波装置と同様に第1の絶縁層22は領域R上において、傾斜面22aの下端が第1の主面2aに当接している。従って、第2の絶縁層52は上記第1の絶縁層22を覆い、さらに領域R上において、第1の絶縁層12よりも外側の領域に至るように設けられている。好ましくは、図10に示すように、圧電薄膜4及び第1の絶縁膜22の外側に配線電極6aが配置された領域の全領域に第2の絶縁層52が至っていることが望ましい。それによって、配線電極6aの電極ランド部分における剥離をより一層効果的に抑制することができる。
 第5及び第6の実施形態の弾性波装置は、上記第2の絶縁層52を設けたことを除いては、第1及び第2の実施形態と同様であるため、第1及び第2の実施形態と同様の作用効果を奏する。
 図11は、図10のII-II線に沿う部分に相当する部分の断面図である。配線電極6aは、図10において、圧電薄膜4上から領域R側に延びている。この方向と直交する方向を幅方向とする。図11は、この幅方向に沿う断面を示す。
 図11に示すように、第2の絶縁層52の幅方向一端52cと、幅方向における他端52dに比べ、上記配線電極6aの幅方向における一端6eと幅方向における他端6fとが幅方向において内側に位置していることが望ましい。それによって、配線電極6aと、支持基板2との間のリーク電流を抑制することができる。
 図12は、本発明の第7の実施形態に係る弾性波装置で用いられている積層膜の正面断面図である。第7の実施形態では、積層膜71が、低音速膜3bと、圧電薄膜4とを有する。積層膜71のように、高音速膜が設けられておらずともよい。第7の実施形態に係る弾性波装置は、積層膜71を積層膜3の代わりに用いたことを除いては、第1の実施形態と同様である。従って、第1の実施形態と同様の作用効果を奏する。
 図13は、本発明の第8の実施形態に係る弾性波装置で用いられる積層膜の正面断面図である。第8の実施形態では、積層膜82が、相対的に音響インピーダンスが高い高音響インピーダンス膜82a上に、相対的に音響インピーダンスが低い低音響インピーダンス膜82bとを積層した構造を有する。上記低音響インピーダンス膜82b上に圧電薄膜4が積層されている。積層膜3に代えて積層膜82を用いてもよい。このように、本発明においては、積層膜は、前述した高音速膜及び低音速膜を有するものに限らず、高音響インピーダンス膜と低音響インピーダンス膜とが積層された構造を有していてもよい。
 また、本発明において、圧電薄膜を含む積層膜の構成は特に限定されるものではない。
 従って、温度特性を改善するための誘電体膜を複数積層することにより積層膜が形成されていてもよい。

Claims (13)

  1.  支持基板と、
     前記支持基板上に設けられており、圧電薄膜を含む複数の膜を有する積層膜と、
     前記圧電薄膜の一方面に設けられたIDT電極と、
     平面視において、前記IDT電極が設けられている領域の外側の領域において、前記積層膜が部分的に存在せず、前記積層膜が存在しない領域の少なくとも一部から、前記圧電薄膜上に至るように設けられた第1の絶縁層と、
     前記IDT電極に電気的に接続されており、前記圧電薄膜上から前記第1の絶縁層上に至り、前記積層膜が存在しない領域に位置している前記第1の絶縁層部分上に至っている、配線電極と、
    を備える、弾性波装置。
  2.  前記第1の絶縁層が前記圧電薄膜上から前記積層膜の側面を通り、前記積層膜が存在しない領域の少なくとも一部に至っている、請求項1に記載の弾性波装置。
  3.  前記第1の絶縁層上の前記支持基板とは反対側の面が、前記積層膜が存在しない領域から前記圧電薄膜上に位置している部分に近づくにつれて前記圧電薄膜側に近づくように傾斜している傾斜面を有する、請求項1または2に記載の弾性波装置。
  4.  前記第1の絶縁層の前記傾斜面が、前記支持基板上から前記圧電薄膜上の前記第1の絶縁層部分に至っている、請求項3に記載の弾性波装置。
  5.  前記第1の絶縁層が、前記傾斜面から前記積層膜が存在しないた領域に至っている、請求項3または4に記載の弾性波装置。
  6.  前記支持基板上において、前記配線電極が設けられている領域の一部を覆っており、かつ中空空間を構成するための開口部を有する支持層をさらに備え、前記支持層が、前記第1の絶縁層の前記傾斜面を越えて、前記圧電薄膜上の前記第1の絶縁層上に至っている、請求項4に記載の弾性波装置。
  7.  前記支持基板上に設けられており、中空空間を構成するための開口部を有する支持層をさらに備え、前記支持層が、前記支持基板上において、前記配線電極が設けられている領域から前記傾斜面の前記圧電薄膜側の端部まで至っている、請求項5に記載の弾性波装置。
  8.  前記配線電極と前記支持基板との間に設けられた第2の絶縁層をさらに備え、前記第2の絶縁層が、前記第1の絶縁層上に至っている、請求項1~7のいずれか1項に記載の弾性波装置。
  9.  前記配線電極が延びる方向に対して直交する方向を幅方向とした場合、前記配線電極の前記幅方向における一端及び他端が、前記第2の絶縁層の前記幅方向における一端及び他端よりも前記幅方向において内側にそれぞれ位置している、請求項8に記載の弾性波装置。
  10.  前記傾斜面が、前記圧電薄膜側から前記積層膜が存在しない領域側に至るにつれて、前記支持基板側から遠ざかるように傾斜しており、前記第1の絶縁層が、前記圧電薄膜上よりも前記積層膜が存在しない領域において厚くされている、請求項4に記載の弾性波装置。
  11.  前記積層膜が、前記圧電薄膜と、前記圧電薄膜を伝搬する弾性波の音速よりも伝搬するバルク波の音速が低速である低音速膜とを有し、前記低音速膜上に、前記圧電薄膜が積層されている、請求項1~10のいずれか1項に記載の弾性波装置。
  12.  前記積層膜が、前記圧電薄膜と、前記圧電薄膜を伝搬する弾性波の音速よりも伝搬するバルク波の音速が高速である高音速膜と、前記高音速膜上に積層されており、前記圧電薄膜を伝搬する弾性波の音速よりも伝搬するバルク波の音速が低速である低音速膜とを有し、前記低音速膜上に前記圧電薄膜が積層されている、請求項1~10のいずれか1項に記載の弾性波装置。
  13.  前記積層膜が、前記圧電薄膜と、音響インピーダンスが相対的に高い高音響インピーダンス膜と、前記高音響インピーダンス膜に比べて音響インピーダンスが低い低音響インピーダンス膜とを有する、請求項1~10のいずれか1項に記載の弾性波装置。
