Abstract

 本発明は、厚膜化や煩雑な工程を増やす必要がなく、簡便に加飾層の明度向上を達成することが可能な、積層基材を提供することを目的とする。本発明は、基材(A)の表面に、層(B)、層(C)、の順で積層がされており、上記基材(A)の屈折率nAと、上記層(B)の屈折率nBとが、0.6 ≧ nA - nB ≧ 0.1の関係を満たし、上記層(C)が、顔料を含有することを特徴とする積層基材を提供する。

Description

積層基材、カバーガラス、タッチパネル及び積層基材の製造方法
 本発明は、積層基材、カバーガラス、タッチパネル及び積層基材の製造方法に関する。
 近年、スマートフォンやタブレットPC等、静電容量式タッチパネルを用いたモバイル機器が急速に普及しつつある。静電容量式タッチパネルは、画面領域にITO(Indium Tin Oxide)膜のパターンが形成され、その周辺部にさらにモリブデン等の金属配線部が形成されていることが一般的である。このような金属配線部を使用者から視認されないように隠すため、静電容量式タッチパネルの基材、すなわちカバーガラス内表面の周辺部には、遮光層としての役割を併せ持つ、白色又は黒色等の加飾層が形成されている。
 静電容量式タッチパネルの方式は、カバーガラスと液晶パネルとの間にタッチパネル層を形成するOut-cell方式、液晶パネル上にタッチパネル層を形成するOn-cell方式、液晶パネルの内部にタッチパネル層を形成するIn-cell方式、及び、カバーガラス上にタッチパネル層を直接積層し形成するOGS(One Glass Solution)方式に大別され、多様化が進んでいる。しかし、いずれの方式でも、純白色や、色相が微調整されたいわゆるパステルカラー等の白色系加飾層のパターンにおいては、高級感を付与し、カバーガラスあるいはカバーガラス一体型タッチパネルとしての製品価値を高める上で、薄膜でありながら可視光反射性が高く、明度が高いことが求められている。加飾層の明度を向上させる技術としては、パターンの加工性や形状において劣る厚膜化に代えて、透明基材の表面に形成された白色系樹脂層の表面を、アルミニウム、クロム又はモリブデン等の反射性の高い金属薄膜で覆う積層構成が提案されている。(特許文献1~3)

 しかしながら、白色系加飾層の表面に金属薄膜を形成する効果には限界があり、さらには、真空蒸着、スパッタ法による成膜、エッチング、レジスト除去等の工程が必要となることから、製造コストが極めて高額になるものであった。
 そこで本発明は、厚膜化や煩雑な工程を増やす必要がなく、簡便に加飾層の明度向上を達成することが可能な、積層基材を提供することを目的とする。
 本発明者らは鋭意検討を行った結果、基材と加飾層との間に、基材との屈折率差が0.1~0.6の範囲にある層を形成することにより、使用者から視認される加飾層の明度が飛躍的に向上することを見出した。
 本発明の積層基材によれば、加飾層を薄膜に保ちつつ、簡便な方法で、使用者から視認される加飾層の明度を顕著に向上させることができる。

 本発明の積層基材は、基材(A)の表面に、層(B)、層(C)、の順で積層がされており、基材(A)の屈折率nAと、層(B)の屈折率nBが、
0.6 ≧ | nA - nB | ≧ 0.1
の関係を満たし、層(C)が、顔料を含有することを特徴とする。| nA - nB | は、後述の通り、波長632.8nmにおける屈折率差の絶対値を示す。
 基材(A)とは、その表面に層(B)及び層(C)を形成して積層する、板状又はシート状の部材をいう。基材(A)の材質としては、本発明の積層基材をタッチパネル用途等に用いることを勘案すれば、波長380~800nmの可視光領域の光を透過する材質が好ましい。厚み0.1mm当たりの全光線透過率(JIS K7361-1準拠)が80%以上である材質がより好ましく、その屈折率が、1.30~2.10である材質がさらに好ましい。
 そのような材質としては、例えば、ガラス、アクリル樹脂、ポリエステル樹脂、ポリカーボネート、ポリアリレート、ポリエーテルスルホン、ポリプロピレン、ポリエチレン、ポリイミド又はシクロオレフィンポリマーが挙げられる。可視光領域の光の透過性の高いガラス、アクリル樹脂、ポリエステル樹脂、ポリカーボネート又はシクロオレフィンポリマーが好ましく、耐久性の高いガラスがより好ましい。ガラスとしては、例えば、ソーダガラス、アルミノシリケートガラス、あるいはそれらに熱強化処理又は化学強化処理を施したガラス、サファイア等が挙げられる。タッチパネルのカバーガラスとして広く用いられている化学強化ガラスが好ましい。
 ここで化学強化ガラスとは、化学的な処理によってガラス表面のナトリウムイオンをカリウムイオンに置き換える等して、硬度等の機械的物性を向上させたガラスをいう。化学強化ガラスの厚さは、強度と明度のバランスから、0.4~2.0mmが好ましく、0.5~1.0mmがより好ましい。0.4mmを下回ると、本発明の積層基材、カバーガラス、タッチパネルが搭載された機器を使用者が落下させた際に割れやすくなる場合があり、2.0mmを超えると、化学強化ガラス自身の可視光吸収による明度への悪影響が生じる場合がある。
 基材(A)の屈折率nAは、プリズムカプラー(例えば、PC-2000(Metricon(株)製))を用いて、大気圧下、20℃の条件で、波長632.8nmの光(He-Neレーザー)を基材(A)の表面、すなわち層(B)が形成される側の面に対し垂直方向から照射して、その屈折率を測定し、該屈折率の値を四捨五入により小数点第二位までの概数にすることで決定される。
 基材(A)の表面には、層(B)が形成されている。層(B)の屈折率nBは、基材(A)の屈折率nAと同様に、波長632.8nmの光を層(B)の表面に対し垂直方向から照射して、その屈折率の値を小数点第二位までの概数にすることで決定される。
 屈折率差の絶対値を示す、| nA - nB | は、小数点第一位までの概数にすることで決定される。
 0.6 ≧ | nA - nB | ≧ 0.1の関係を満たすことができれば、層(B)の屈折率nBは、基材(A)の屈折率nAと比べて、高くても低くてもよい。積層基材の反射色度と屈折率差の制御が容易である点で、さらに、nB<nAの関係を満たすことがより好ましい。
 屈折率nBは、1.20~1.40であることが好ましく、1.20~1.35であることがより好ましい。屈折率nBが1.20未満であると、屈折率nBを低くするために形成した空隙によって層(B)の空隙率が過度に高まり、層(B)が疎密化して基材(A)への密着性が低下する場合がある。一方で、屈折率nBが1.40を超えると、該積層とは反対側の基材(A)の表面(以下、「基材(A)の反対面」)から視認される層(C)の明度向上が不十分となる場合がある。
 なお、基材(A)の表面に層(B)及び層(C)が積層された、本発明の積層基材について層(B)の屈折率nBを決定しようとする場合には、積層基材において、中間層である層(B)が露出している部位、すなわち層(C)が積層していない部位を測定することができる。層(B)のパターンがフォトリソグラフィやスクリーン印刷法等により形成され、層(B)が露出している部位が存在しない場合には、積層基材を斜め方向に割断する、又は、基材(A)に対して垂直方向から研磨処理をして層(C)を除去する、のいずれかの方法で層(B)を露出させ、プリズムカプラー又はエリプソメータ(例えば、FE-5000(大塚電子(株)製)を用いて、層(B)の屈折率nBを求めることができる。
 本発明の積層基材をカバーガラス一体型タッチパネルに用いる場合、層(B)の厚さは、0.1~3.0μmであることが好ましく、0.2~1.5μmであることがより好ましい。層(B)の厚さは、触針型段差計(例えば、サーフコム1400D(東京精密(株)製))で測定することができる。層(B)の厚さが0.1μm未満であると、基材(A)の反対面から視認される層(C)の明度向上が不十分となる場合がある。一方で、カバーガラス一体型タッチパネルの製造プロセスは220~250℃下での高温処理工程を複数回含むことが前提となるため、層(B)の厚さが3.0μmを超えると、層(B)の黄変がわずかであっても光吸収による反射光のロスが無視できなくなり、その結果として、明度向上の効果が小さいものとなってしまう場合がある。
 層(B)の屈折率nBを基材(A)の屈折率nAと比べて低い側へ制御する、すなわち層(B)を低屈折率化させる上では、層(B)は、二酸化ケイ素を含有することが好ましい。ここで二酸化ケイ素とは、二酸化ケイ素によって構成される物質であるシリカをいう。
 二酸化ケイ素としては、粒子内部に空隙を有する中空シリカ微粒子、二次凝集状態が制御されたコロイダルシリカ、又は、多孔質シリカ微粒子等が好ましい。層(B)がこれら二酸化ケイ素を含有することで、層(B)の内部に微細な空隙が多数形成され、層(B)の屈折率nBを1.20~1.40の範囲にまで低減することが可能となる。二酸化ケイ素の一次粒子は、透光性を向上させるため、最大幅が10~100nmであることが好ましく、10~50nmであることがより好ましく、球形であることがさらに好ましい。
 層(B)に占める二酸化ケイ素の割合は、30~95質量%が好ましく、50~80質量%がより好ましい。二酸化ケイ素の割合が30質量%未満であると、基材(A)の反対面から視認される層(C)の明度向上が不十分となる場合がある。一方で、二酸化ケイ素の割合が95質量%を超えると、層(B)を形成する際の加工性が悪化する場合がある。
 一方で、逆に層(B)の屈折率nBを基材(A)の屈折率nAと比べて高い側へ制御する、すなわち層(B)を高屈折率化する上では、層(B)は、高屈折率の金属酸化物粒子を含有することが好ましい。中でも、酸化ジルコニウム、二酸化チタンがより好ましい。一次粒子は、透光性を向上させるため、最大幅が10~100nmであることが好ましく、10~50nmであることがより好ましく、球形であることがさらに好ましい。
 市販品のナノ粒子粉体を用いることができ、例えば、UEP-100(酸化ジルコニウム;第一稀元素化学工業株式会社製)又はSTR-100N(二酸化チタン;堺化学工業株式会社製)が挙げられる。また、分散液としても調達することもできる。二酸化ケイ素-二酸化チタン分散液としては、例えば、“オプトレイク”(登録商標)TR-502、“オプトレイク”TR-503、“オプトレイク”TR-504、“オプトレイク”TR-513、“オプトレイク”TR-520、“オプトレイク”TR-527、“オプトレイク”TR-528、“オプトレイク”TR-529、“オプトレイク”TR-544又は“オプトレイク”TR-550(いずれも日揮触媒化成工業(株)製)が挙げられる。酸化ジルコニウム分散液としては、例えば、バイラールZr-C20(平均粒径=20nm;多木化学(株)製)、ZSL-10A(平均粒径=60-100nm;第一稀元素株式会社製)、ナノユースOZ-30M(平均粒径=7nm;日産化学工業(株)製)、SZR-K(堺化学(株)製)又はHXU-120JC(住友大阪セメント(株)製)が挙げられる。
 層(B)に占める高屈折率の金属酸化物の割合は、30~95質量%が好ましく、50~80質量%がより好ましい。高屈折率の金属酸化物の割合が30質量%未満であると、基材(A)の反対面から視認される層(C)の明度向上が不十分となる場合がある。一方で、95質量%を超えると、層(B)を形成する際の加工性が悪化する場合がある。
 層(B)の表面には、さらに顔料を含有する層(C)が形成されている。すなわち、基材(A)の表面には、層(B)、層(C)、の順で積層がされている。仮に層(B)と層(C)の積層順を逆にした場合には明度向上の効果を得ることはできず、層(B)は、基材(A)と層(C)の中間に位置することで、その効果が発現する。
ここで、基材(A)の屈折率nAと、層(B)の屈折率nBとが、0.6 ≧ | nA - nB | ≧ 0.1の関係を満たすことで、基材(A)の反対面、すなわち空気との界面から視認される層(C)の明度を顕著に向上させることができる。
| nA - nB |の値が0.6を超えると、基材(A)の反対面での反射光量が大きくなり、カバーガラスあるいはカバーガラス一体型タッチパネル等として用いる場合には表示部の視認性が悪化する。一方で、| nA - nB | の値が0.1未満であると、基材(A)と層(B)との屈折率差が不十分となり、基材(A)の反対面から視認される層(C)の明度向上を達成することができない。
 ここで明度とは、標準光源D65、視野角2°(CIE1976)、大気圧下、20℃の測定条件における反射色度(L*,a*,b*)の内、明るさを示す座標であるL*のことをいう。L*の下限値は0、上限値は100であり、その値が大きいほど高明度であることを示す。
 層(C)は、顔料を含有する。ここでいう顔料とは、可視光領域の光を反射及びまたは吸収し、色味を呈する有機物あるいは無機物の粒子のことをさす。形状は球状、板状、薄片状、不定形であってもよく、溶媒に対する可溶性の有無は問わない。
 白色系の加飾層を形成する場合には、層(C)に含有される顔料は、白色顔料であることが好ましい。ここで白色顔料とは、可視光領域に特定の吸収を持たず、かつ、屈折率が大きい不透明な顔料をいう。白色顔料としては、例えば、二酸化チタン、酸化マグネシウム、硫酸バリウム、酸化ジルコニウム、酸化亜鉛又は鉛白が挙げられる。可視光反射性に優れ、化学的安定性が高く、工業的利用が容易な二酸化チタンが好ましい。二酸化チタンの結晶構造にはアナタース型、ルチル型及びブルッカイト型がある。屈折率が高く、触媒活性の低いルチル型二酸化チタンが好ましい。中でも、製法由来の着色不純物が少なく白色度が高い、塩素法で製造された二酸化チタンがより好ましく、分散性、耐光性及び耐熱性の観点から、表面処理された二酸化チタンがさらに好ましい。
 二酸化チタンを表面処理するための表面処理材としては、金属酸化物又は金属酸化物の水和物が好ましく、アルミナにシリカ又はジルコニアを加えたものがより好ましい。中でも、耐光性及び耐熱性の観点から、アルミナにシリカを加えたものがさらに好ましい。表面処理された二酸化チタン粒子に占める表面処理材の割合は、可視光反射性を保持するため、10質量%以下が好ましい。
 層(C)の可視光反射性を向上させるため、白色顔料として用いる二酸化チタンの平均一次粒子径は、0.1~0.5μmが好ましく、0.2~0.3μmがより好ましい。ここで平均一次粒子径とは、画像解析式粒度分布測定装置を用いた粒度測定法により測定した、一次粒子径の数平均をいう。画像の撮影には、透過型電子顕微鏡(TEM)を用いることができ、一次粒子が100個以上撮影された画像から平均一次粒子径を算出する。
 層(C)に占める白色顔料の割合は、20~80質量%が好ましく、40~70質量%がより好ましい。白色顔料の割合が20質量%未満であると、基材(A)の反対面から視認される層(C)の明度向上が不十分となる場合がある。一方で、80質量%を超えると、層(C)を形成する際の加工性が悪化したり、層(B)への密着性が低下したり、膜の強度不足が生じたりする場合がある。
 層(C)が白色顔料以外の着色材(可視光領域に特定の吸収を有する化合物)を含有することで、赤味、青味、紫味等様々な色味を呈した層(C)すなわち加飾層を形成することが可能となる。
 着色材としては、例えば、染料、有機顔料又は無機顔料が挙げられる。耐光性に優れる、有機顔料又は無機顔料が好ましい。
 有機顔料としては、例えば、ピグメントイエロー12、13、17、20、24、83、86、93、95、109、110、117、125、129、137、138、139、147、148、150、153、154、166、168若しくは185等の黄色有機顔料、ピグメントオレンジ13、36、38、43、51、55、59、61、64、65若しくは71等のオレンジ色有機顔料、ピグメントレッド9、48、97、122、123、144、149、166、168、177、179、180、192、209、215、216、217、220、223、224、226、227、228、240若しくは254等の赤色有機顔料、ピグメントバイオレット19、23、29、30、32、37、40若しくは50等の紫色有機顔料、ピグメントブルー15、15:3、15:4、15:6、22、60若しくは64等の青色有機顔料、ピグメントグリ-ン7、10、36若しくは58等の緑色有機顔料、又は、カーボンブラック、ペリレンブラック若しくはアニリンブラック等の黒色有機顔料が挙げられる。数値はいずれもカラーインデックス(C.I.ナンバー)である。汎用性及び耐熱性に優れる、ピグメントブルー15:3、ピグメントブルー15:4、ピグメントブルー15:6、ピグメントグリーン7、ピグメントグリーン36又はカーボンブラックがより好ましい。これらの有機顔料は、分散性向上のため、ロジン処理、酸性基処理又は塩基性処理等の表面処理をされていても構わない。
 無機顔料としては、例えば、酸化鉄、チタンニッケルアンチモン、チタンニッケルバリウム、酸化クロム、アルミン酸コバルト若しくは窒化チタン等の金属酸化物、複合酸化物、金属窒化物又は金属酸窒化物が挙げられる。これらの無機顔料は、他の無機成分又は有機成分で表面処理されていても構わない。白色系の加飾層を形成する場合、層(C)が含有する白色顔料に対する有機顔料及び無機顔料の割合としては、可視光反射性を保持するため、50~5000ppm(質量比)が好ましい。
 着色材の平均粒子径は、1μm以下が好ましく、0.01~0.3μmがより好ましい。
 層(C)における、表面処理材を除く白色顔料の屈折率nC2と、全ての顔料を除く他の成分の屈折率nC1と、層(B)の屈折率nBとは、
nC1 < nC2 、及び、
nB < nC1
の関係を満たすことが好ましい。
 標準光源D65、視野角2°(CIE1976)、入射角8°、大気圧下、20℃の測定条件における層(C)の反射色度(L*,a*,b*)は、それぞれ70≦L*≦99、-5≦b*≦5、-5≦a*≦5であることが好ましく、それぞれ80≦L*≦99、-2≦b*≦2、-2≦a*≦2であることがより好ましい。
 層(C)の厚さは、1~40μmであることが好ましく、10~20μmであることがより好ましく、15~18μmであることがさらに好ましい。層(C)の厚さは、層(B)と同様に触針型段差計で測定することができる。層(C)の厚さが1μmを下回ると、層(C)が白色系と比べて厚さ当たりの遮光性が極めて高い黒色系であっても、電極配線が透けてそれを使用者が視認してしまう場合がある。一方で、層(C)の厚さが40μmを超えると、層(C)を形成する際の加工性等に悪影響を及ぼす場合がある。また、白色顔料の光散乱能の限界と、白色顔料自身の僅かな光吸収性に起因して、明度L*は、層(C)の厚さに比例して限りなく向上することはなく、一定の明度に達した後でほぼ飽和してしまう傾向がある。よって、意匠上特に高い明度が要求される場合、本発明の積層基材を用いれば、飽和した明度を超える明度を簡便に得ることができる。
 層(C)は、いわゆる加飾層に相当する。このため層(C)は、基材(A)の加飾領域にのみ形成されればよく、基材(A)の表示領域に形成される必要はない。そして層(B)は、基材(A)の反対面から視認される層(C)の明度向上を達成するために設けられるものであるため、層(C)が形成されるのと同一の領域に形成されれば足りる。このように層(B)及び層(C)は、基材(A)の加飾領域のみに、一定のパターンとして形成されることが好ましい。
 そのようなパターンを形成する方法としては、解像度や、パターンのエッジ直線性に優れる、フォトリソグラフィ(以下、「フォトリソ工程」)が好ましい。フォトリソ工程は、感光性樹脂組成物を基材に塗布して塗布膜を得る、塗布工程と、該塗布膜を露光及び現像して所望のパターンを得る、パターン形成工程と、を備える。すなわち、本発明の積層基材を製造方法は、感光性樹脂組成物を用いて前記層(B)を形成する、フォトリソ工程を備えることが好ましい。
 塗布工程において感光性樹脂組成物を塗布する方法としては、例えば、スリットコート法、スピンコート法、グラビアコート法、スプレーコート法、インクジェット法又はスクリーン印刷法が挙げられる。膜厚均一性に優れる、スリットコート法、スピンコート法又はスクリーン印刷法が好ましい。
 塗布工程で得られた塗布膜は、ホットプレート又はオーブン等の加熱装置を用いて、60~150℃で30秒~3分間プリベークしても構わない。
 塗布工程で得られた塗布膜に、所望のパターンを得るためのマスクを介して露光光を照射し、露光する。露光光を照射するための露光機としては、例えば、ステッパー、ミラープロジェクションマスクアライナー(MPA)又はパラレルライトマスクアライナー(以下、「PLA」)が挙げられる。露光光の強度は、10~4000J/m(波長365nm露光量換算)が一般的である。また露光光源としては、例えば、i線、g線若しくはh線等の紫外線、KrF(波長248nm)レーザー又はArF(波長193nm)レーザーが挙げられる。
 露光後、例えば用いた感光性樹脂組成物がネガ型である場合には、未露光部のみを溶解させて現像する。現像は、シャワー、ディッピング又はパドル等の方法で、露光後の塗布膜を現像液に5秒~10分間浸漬することが好ましい。
 現像液としては、例えば、工業的に使用されているアルカリ現像液である、2.38質量%テトラメチルアンモニウムヒドロキシド(TMAH)水溶液若しくは4質量%コリン水溶液等の高濃度現像液、又は、0.4質量%TMAH水溶液、0.2質量%TMAH水溶液、0.045質量%水酸化カリウム水溶液、1質量%炭酸水素ナトリウム水溶液、0.2質量%炭酸水素ナトリウム溶液若しくは0.1質量%水酸化ナトリウム水溶液等低濃度現像液が挙げられる。より高い現像性と、現像時間の加工マージンを確保する上で、これらの現像液に市販の界面活性剤を混合して用いてもよい。
 パターン形成工程で得られたパターンは、ホットプレート又はオーブン等の加熱装置を用いて、120~250℃で15分~2時間加熱しても構わない。
 層(B)及び層(C)の形成に用いる感光性樹脂組成物は、解像性及び現像性に優れ、パターンの黄変を抑制すること可能であるため、ネガ型が好ましい。
 層(B)及び層(C)の形成に用いる感光性樹脂組成物が含有する樹脂としては、着色が少なく、パターン形成工程における加工性に優れる、ポリシロキサン及び又はアクリル樹脂が好ましい。すなわち、層(B)が、ポリシロキサン及び/又はアクリル樹脂を含有することが好ましい。また、層(C)が、ポリシロキサン及び/又はアクリル樹脂を含有することが好ましい。
 また、層(B)の形成に用いる感光性樹脂組成物(以下、「組成物(B)」)は、層(B)の屈折率nBを基材(A)の屈折率nAと比べて低い側へ制御する、すなわち層(B)を低屈折率化する場合は、フッ素原子をその構造中に有する化合物を含有することが好ましく、フッ素原子をその構造中に有するポリシロキサン又はアクリル樹脂を含有することがより好ましい。
一方で、層(B)の屈折率nBを基材(A)の屈折率nAと比べて高い側へ制御する、すなわち層(B)を高屈折率化させる場合は、カルド樹脂を含有することが好ましい。
 ポリシロキサンは、例えば、アルコキシシラン化合物の加水分解及び脱水縮合により得られる。
 ポリシロキサンの原料となるアルコキシシラン化合物としては、例えば、メチルトリメトキシシラン、メチルトリエトキシシラン、エチルトリメトキシシラン、エチルトリエトキシシラン、プロピルトリメトキシシラン、プロピルトリエトキシシラン、イソブチルトリメトキシシラン、イソブチルトリエトキシシラン、シクロヘキシルトリメトキシシラン、シクロヘキシルトリエトキシシラン、3-イソシアネートプロピルトリエトキシシラン、3-アミノプロピルトリメトキシシラン、3-アミノプロピルトリエトキシシラン、3-ウレイドプロピルトリメトキシシラン、3-ウレイドプロピルトリエトキシシラン、テトラメトキシシラン、テトラエトキシシラン、シリケート51(テトラエトキシシランオリゴマー)トリメチルメトキシシラン、トリフェニルメトキシシラン、アクリロキシプロピルトリメトキシシラン、メタクリロキシプロピルトリメトキシシラン、3-トリメトキシシリルプロピルコハク酸無水物、3-トリエトキシシシリルプロピルコハク酸無水物、3-ジメチルメトキシシリルプロピルコハク酸無水物、3-ジメチルエトキシシリルプロピルコハク酸無水物、3-トリメトキシシリルプロピルシクロヘキシルジカルボン酸無水物、トリフルオロエチルトリメトキシシラン、トリフルオロエチルトリエトキシシラン、トリフルオロエチルトリプロポキシシラン、トリフルオロエチルトリイソプロポキシシラン、トリフルオロエチルトリブトキシシラン、トリフルオロエチルトリアセトキシシラン、トリフルオロプロピルトリメトキシシラン、トリフルオロプロピルトリエトキシシラン、トリフルオロプロピルトリプロポキシシラン、トリフルオロプロピルトリイソプロポキシシラン又はトリフルオロプロピルトリアセトキシシランが挙げられる。パターン形成工程における解像性及び現像性を向上させるためには、アルカリ可溶性基であるカルボキシル基又は酸無水物基を有するアルコキシシラン化合物を用いることが好ましい。
 アクリル樹脂は、例えば、(メタ)アクリル化合物の共重合により得られる。
 アクリル樹脂の原料となる(メタ)アクリル化合物としては、例えば、(メタ)アクリル酸、(メタ)アクリル酸無水物、イタコン酸、イタコン酸無水物、こはく酸モノ(2-アクリロイルオキシエチル)、フタル酸モノ(2-アクリロイルオキシエチル)、テトラヒドロフタル酸モノ(2-アクリロイルオキシエチル)、(メタ)アクリル酸メチル、(メタ)アクリル酸エチル、(メタ)アクリル酸プロピル、(メタ)アクリル酸シクロプロピル、(メタ)アクリル酸シクロペンチル、(メタ)アクリル酸シクロヘキシル、(メタ)アクリル酸シクロヘキセニル、(メタ)アクリル酸4-メトキシシクロヘキシル、(メタ)アクリル酸2-シクロプロピルオキシカルボニルエチル、(メタ)アクリル酸2-シクロペンチルオキシカルボニルエチル、(メタ)アクリル酸2-シクロヘキシルオキシカルボニルエチル、(メタ)アクリル酸2-シクロヘキセニルオキシカルボニルエチル、(メタ)アクリル酸2-(4-メトキシシクロヘキシル)オキシカルボニルエチル、(メタ)アクリル酸ノルボルニル、(メタ)アクリル酸イソボニル、(メタ)アクリル酸トリシクロデカニル、(メタ)アクリル酸テトラシクロデカニル、(メタ)アクリル酸ジシクロペンテニル、(メタ)アクリル酸アダマンチル、(メタ)アクリル酸アダマンチルメチル、(メタ)アクリル酸1-メチルアダマンチル、(メタ)アクリル酸グリシジル、(メタ)アクリル酸α-エチルグリシジル、(メタ)アクリル酸α-n-プロピルグリシジル、(メタ)アクリル酸α-n-ブチルグリシジル、(メタ)アクリル酸3,4-エポキシブチル、(メタ)アクリル酸3,4-エポキシヘプチル、(メタ)アクリル酸α-エチル-6,7-エポキシヘプチル又はベンジルメタクリレートが挙げられる。パターン形成工程における解像性及び現像性を向上させるためには、アルカリ可溶性基であるカルボキシル基又は酸無水物基を有する(メタ)アクリル化合物を用いることが好ましい。
 カルド樹脂としては、市販品を好ましく用いることができ、オグゾール(登録商標)CR-TR1、同CR-TR2、同CR-TR3、同CR-TR4、同CR-TR5、同CR-TR6(以上、大阪ガスケミカル製)などが挙げられる。
 層(B)及び層(C)の形成に用いる感光性樹脂組成物(以下、「組成物(B)」及び「組成物(C)」)は、フォトリソ工程におけるパターン加工性を向上させるため、多官能モノマーを含有することが好ましい。
 多官能モノマーとしては、反応性、溶解性又は二重結合当量等を適宜選択することが可能な、多官能の(メタ)アクリレート基を有する化合物、すなわち、(メタ)アクリレート化合物が好ましい。また、組成物(B)は、層(B)の低屈折率化のため、フッ素原子をその構造中に有する(メタ)アクリレート化合物を含有することが好ましい。
 多官能の(メタ)アクリレート化合物としては、例えば、1,4-ブタンジオールジ(メタ)アクリレート、1,5-ペンタンジオールジ(メタ)アクリレート、1,6-ヘキサンジオールジ(メタ)アクリレート、1,9-ノナンジオールジ(メタ)アクリレート、トリシクロドデカンジ(メタ)アクリレート、ペンタエリスリトールテトラ(メタ)アクリレート、ジペンタエリスリトールヘキサ(メタ)アクリレート、ジペンタエリスリトールペンタ(メタ)アクリレート、トリペンタエリスリトールヘプタ(メタ)アクリレート、トリペンタエリスリトールオクタ(メタ)アクリレート、ペンタエリスリトールトリ(メタ)アクリレートコハク酸付加物、ジペンタエリスリトールペンタ(メタ)アクリレートコハク酸付加物、2-(パーフルオロヘキシル)エチル(メタ)アクリレート、イソシアヌル酸-EO変性トリ及びジアクリレート(平均EO数=3)混合物、トリメチロールプロパン-PO変性トリアクリレート(平均PO数=3)、トリメチロールプロパン-EO変性トリアクリレート(平均EO数=3)、2-(パーフルオロブチル)エチル(メタ)アクリレートが挙げられる。ここでEOはエチレンオキサイドを示し、POはプロピレンオキサイドを示す。
 上記の多官能の(メタ)アクリレート化合物は、例えば、光重合開始剤であることが好ましい。光重合開始剤とは、光(紫外線及び電子線を含む)により分解又は反応し、ラジカルを発生させる化合物をいう。
 光重合開始剤としては、例えば、2-メチル-1-(4-メチルチオフェニル)-2-モルフォリノプロパン-1-オン、2-ベンジル2-ジメチルアミノ-1-(4-モルフォリノフェニル)-ブタン-1-オン、2-(ジメチルアミノ)-2-[(4-メチルフェニル)メチル]-1-[4-(4-モルフォリノフェニル)-ブタン-1-オン、2,4,6-トリメチルベンゾイルフェニルホスフィンオキサイド、ビス(2,4,6-トリメチルベンゾイル)-フェニルホスフィンオキサイド、ビス(2,6-ジメトキシベンゾイル)-(2,4,4-トリメチルペンチル)-ホスフィンオキサイド、1,2-オクタンジオン,1-[4-(フェニルチオ)-2-(O-ベンゾイルオキシム)]、エタノン,1-[9-エチル-6-(2-メチルベンゾイル)-9H-カルバゾール-3-イル]-,1-(O-アセチルオキシム)、2,2-ジメトキシ-1,2-ジフェニルエタン-1-オン又は1-ヒドロキシーシクロヘキシルーフェニルーケトンが挙げられる。層(B)及び層(C)の着色を抑制するため、2,4,6-トリメチルベンゾイルフェニルホスフィンオキサイド、ビス(2,4,6-トリメチルベンゾイル)-フェニルホスフィンオキサイド又はビス(2,6-ジメトキシベンゾイル)-(2,4,4-トリメチルペンチル)-ホスフィンオキサイド等のアシルホスフィンオキサイド系光重合開始剤が好ましい。
 組成物(B)に占める、フッ素原子をその構造中に有する化合物の割合が過度に高くなると、層(B)の形成に際して、はじき又はレベリング不良等が発生する場合がある。しかしながらこれら問題は、用いる基材(A)の表面エネルギー及び組成物(B)を塗布する方法に応じて、レベリング剤の種類や添加量によって組成物(B)の表面張力を適宜調整することにより解決できる。レベリング剤としては、例えば、フッ素系界面活性剤、シリコーン系界面活性剤、ポリアルキレンオキシド系界面活性剤又はポリ(メタ)アクリレート系界面活性剤が挙げられる。
 二酸化ケイ素を含有する組成物(B)を用いることで、形成した層(B)に二酸化ケイ素を含有させることができる。二酸化ケイ素を含有する組成物(B)を調製するに際しては、二酸化ケイ素の粒子の分散液を用いることが好ましい。そのような分散液としては、市販の分散液以外にも、ゾルタイプ等のビルドアップ法で製造された分散液、又は、二酸化ケイ素をビーズミル等の分散機を用いたブレイクダウン法で分散させた分散液を用いることができる。硬化後の膜中に微細な空隙を設けることができ、層(B)の低屈折率化が可能となる点で、中空シリカゾル、多孔質シリカゾルを単独あるいはこれらを組み合わせて用いることが好ましい。また、分散状態をより安定化させるため、二酸化ケイ素の粒子表面がポリシロキサンと結合した状態にあることが特に好ましい。
 顔料を含有する組成物(C)を用いることで、形成した層(C)に顔料を含有させることができる。顔料を含有する組成物(C)を調製するに際しては、顔料の分散液を用いることが好ましい。そのような分散液としては、市販の分散液以外にも、ビーズミル等の分散機を用いたブレイクダウン法で分散させた分散液を用いることができる。
 形成した層(B)及び層(C)の黄変を抑制するため、組成物(B)及び組成物(C)は、酸化防止剤を含有しても構わない。酸化防止剤としては、例えば、ヒンダードフェノール系酸化防止剤又はヒンダードアミン系酸化防止剤が好ましい。
 ヒンダードフェノール系酸化防止剤としては、例えば、オクダデシル3-(3,5-ジ-t-ブチル-4-ヒドロキシフェニル)プロピオネート、ヘキサメチレンビス[3(3,5-ジ-t-ブチル-4-ヒドロキシフェニルプロピオネート、チオジエチレンビス[3(3,5-ジ-t-ブチル-4-ヒドロキシフェニルプロピオネート、エチレンビス(オキシエチレン)ビス(3-(5-t-ブチル-4-ヒドロキシ-m-トリル)プロピオネート、トリス-(3,5-ジ-t-ブチル-4-ヒドロキシベンジル)-イソシアヌレート、1,3,5-トリメチル-2,4,6-トリス(3,5-ジ-t-ブチル-4-ヒドロキシベンジル)ベンゼン、ペンタエリスリトールテトラキス(3-(3,5-ジ-t-ブチル-4-ヒドロキシフェニル)プロピオネート、2-t-ブチル-6-(3-t-ブチル-2-ヒドロキシ-5-メチルベンジル)-4-メチルフェニルアクリレート、2-[1-(2-ヒドロキシ3,5-ジ-t-ペンチルフェニル)エチル]-4,6-ジ-t-ペンチルフェニルアクリレート、2,2’-メチレンビス(6-t-ブチル-4-メチルフェノール又は4,4’-ブチリデンビス(6-t-ブチル-3-メチルフェノール)が挙げられる。
 ヒンダードアミン化合物としては、例えば、ビス(1,2,2,6,6-ペンタメチル-4-ピペリジル)[[3,5-ビス(1,1-ジメチルエチル)-4-ヒドロキシフェニル]メチル]ブチルマロネート、ビス(1,2,2,6,6-ペンタメチル-4-ピペリジル)セバケート、メチル-1,2,2,6,6-ペンタメチル-4-ピペリジルセバケート、1,2,2,6,6-ペンタメチル-4-ピペリジルメタクリレート、2,2,6,6-テトラメチル-4-ピペリジルメタクリレート、デカン二酸ビス(2,2,6,6-テトラメチル-1-(オクチルオキシ)-4-ピペリジニル)エステルと1,1-ジメチルエチルヒドロペルオキシドとオクタンの反応生成物、テトラキス(1,2,2,6,6-ペンタメチル-4-ピリジル)ブタン-1,2,3,4-テトラカルボキシレート又はテトラキス(2,2,6,6-テトラメチル-4-ピリジル)ブタン-1,2,3,4-テトラカルボキシレートが挙げられる。
 組成物(B)及び組成物(C)の粘度は、それら組成物をスリットコーター又はスピンコーターで塗布する場合には、コーンプレート(E型)型粘度計による測定で、15cP以下が好ましく、10cP以下がより好ましい。組成物(B)及び組成物(C)の粘度は、組成物が含有する場合がある有機溶媒の種類及び割合を適宜選択することで、調整することができる。
 有機溶媒としては、例えば、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、ダイアセトンアルコール、テトラヒドロフルフリルアルコール、エチレングリコールモノノルマルブチルエーテル、酢酸2-エトキシエチル、1-メトキシプロピル-2-アセテート、3-メトキシ-3-メチルブタノール、3-メトキシ-3-メチルブタノールアセテート、3-メトキシブチルアセテート、1,3-ブチレングリコールジアセテート、エチレングリコールモノブチルエーテルアセテート、ジエチレングリコールモノブチルエーテルアセテート、乳酸エチル、乳酸ブチル、アセト酢酸エチル又はγ-ブチロラクトンが挙げられる。各成分を均一に溶解させるため、アルコール性化合物、エステル系化合物又はエーテル系化合物が好ましく、大気圧下の沸点が110~250℃以下のそれら化合物がより好ましい。
 層(C)の表面には、さらに遮光層として層(D)が形成されていても構わない。層(D)としては、可視光吸収性の高い、黒色の層が好ましい。遮光層として層(D)を形成することにより、OD(Optical Density)値が向上し、タッチパネルの金属配線部の視認性をさらに抑制することができる。層(D)の形成方法としては、感光性黒色樹脂組成物を用いる、フォトリソ工程が好ましい。また、厚さ当たりのOD値は低下してしまうが、層(C)に層(D)を積層することによる反射色度への影響を軽微なものとすることができる意匠上の利点から、層(D)は、灰色の層であっても構わない。灰色の層には、少なくとも白色顔料と、黒色顔料とを含むことが好ましい。
 感光性黒色樹脂組成物としては、例えば、黒色顔料、アルカリ可溶性樹脂、多官能モノマー及び光重合開始剤を含有する組成物が挙げられる。感光性黒色樹脂組成物は、必要に応じて添加剤を含有しても構わない。黒色顔料としては、例えば、カーボンブラック、窒化チタン、酸化コバルトが挙げられる。一方で、例えば感光性黒色樹脂組成物を用いて黒色系の加飾層である層(C)を形成する場合には、層(D)を形成する必要はない。
 また、本発明は、カバーガラスの製造にも利用することができ、工法のひとつとして転写法を挙げることができる。ここでいう転写法とは、プラスチック製フィルムなどの屈曲性に富む支持体の表面に予め形成したパターンのみを、基板の表面に転写する工法のことである。転写法を用いることで、平面だけでなく、2.5Dガラス、3Dガラスとして知られる、直接印刷することが困難な曲面部を有する基板の表面にも、加飾層を簡便に歩留まり良く形成でき、多様な形状のカバーガラスを製造することができる。
 以下に白色加飾層付きカバーガラスの製造プロセスの具体例を説明する。製造プロセスの一例は、フォトリソ工程と、粘着層形成工程と、転写工程と、キュア工程とを順に含む。
 フォトリソ工程は、支持体の表面に、黒色感光性組成物を塗布、乾燥して塗布膜(D)を得、上記塗布膜の表面に、白色感光性組成物を塗布して塗布膜(C)を得る。次に、塗布膜(D)及び塗布膜(C)を一括して、塗布膜(C)側から露光して、塗布膜(D)が露光された露光膜(D)と塗布膜(C)が露光された露光膜(C)から成る積層露光膜を得る。次に、積層露光膜を一括で現像して、露光膜(D)が現像された現像膜(D)と露光膜(C)が現像された現像膜(C)から成る積層現像膜を支持体上に得る。
 粘着層形成工程は、現像膜(C)の表面にのみ粘着材(B)を部分塗布し、露光して粘着層を形成する。
 転写工程は、基材(A)の表面と粘着層とを接着し、さらに支持体を剥離する。
 キュア工程は、加熱により積層現像膜を硬化させる。
 この製造プロセスにより、基材(A)の表面に、層(B)、層(C)、層(D)がこの順に積層された基板、すなわち本発明の積層基材を備えるカバーガラスを得ることができる。さらに、本発明の積層基材を備えるタッチパネルを得ることができる。
 支持体としては、例えば、離型フィルムが挙げられる。離型フィルムとは、ベースフィルムの表面に、密着性と離型性とを適度に制御するための離型層が形成されたフィルムをいう。
 ベースフィルムとしては、例えば、耐熱性等に優れるポリエチレンテレフタレート、ポリカーボネート又はポリスチレン等のフィルムが挙げられる。二軸延伸ポリエチレンテレフタレートフィルムが好ましい。また離型層としては、例えば、架橋度が高く耐溶剤性に優れるメラミン系、メラミン-アクリル系、アクリル系、エポキシ系又はシリコーン系等の樹脂からなる離型層が挙げられる。
 支持体の厚さは、生産性が高いRoll to Roll方式での搬送が容易となる点で、50~150μmが好ましい。
 粘着材(B)としては、可視光領域における全光線透過率が90%以上の透明性を有する光硬化膜を作製できる、光学用粘着材を用いることができる。粘着材(B)は、その厚さ、屈折率、透過率、硬化体積収縮率、基材(A)との接着性等の観点から適宜選択し調達することができる。中でも、少なくとも(メタ)アクリレート、シリコン系(メタ)アクリレート、ウレタン(メタ)アクリレート等、光硬化後にアクリル樹脂となる成分を含む、UV硬化型粘着材が好ましい。また、現像膜(C)の表面にのみ部分塗布後、現像膜のパターン形状が変形する場合があるため、溶剤を含まない、無溶剤UV硬化型粘着材がより好ましい。
 無溶剤UV硬化型粘着材としては、FINETACK RX-101、同102、同103、同104(いずれもDIC製)、P-5920J(大同化成製)、SKダイン シロップWS(綜研化学製)ビームセットNTZ-303、同304(いずれも荒川化学工業製)等が挙げられ、必要に応じて、これら粘着材に屈折率調整成分や、光重合開始剤、レベリング剤等を後添加して用いても構わない。
 粘着材(B)をスクリーン印刷、グラビア印刷、グラビアオフセット印刷など公知の印刷法により、現像膜(C)のパターンと同じパターンに部分塗布した後、支持体ごと全面UV照射して光硬化させ、圧着し、さらに基材(A)と結合した状態で加熱されることで、基材(A)の加飾領域のみに、一定のパターンとして層(B)に相当する粘着層が形成されることとなる。よって、基材(A)の屈折率nAと、層(B)の屈折率nBが、0.6 ≧ | nA - nB | ≧ 0.1の関係を満たすよう、基材(A)と粘着層の屈折率差を制御することで、本発明の明度向上の効果が得られる。
 本発明の積層基材を、OGS(One Glass Solution)方式のカバーガラス一体型タッチパネルを除く、カバーガラスに用いる場合、層(B)の厚さは、0.1~50μmが好ましく、3~30μmがより好ましい。0.1μmを下回ると、本発明の明度向上が得られない場合がある。一方で50μmを超えると、層(B)自体の光吸収による反射光のロスを無視できなくなり、その結果として、明度向上の効果が小さくなる場合がある。なお、層(B)は、基材(A)の加飾領域と同形状に打ち抜き裁断加工を施したOCA(光学透明接着シート)あるいは透光性を有する光学両面テープであっても構わない。
 転写装置は、カバーガラスとタッチセンサーの貼り合せ工程で一般的な、ロールラミネーターや熱プレス機を選択して用いることができ、連続式又は枚葉式のいずれでも構わない。
 以下に本発明をその実施例及び比較例を挙げて詳細に説明するが、本発明の態様はこれらに限定されるものではない。
 (シリカ共重合ポリシロキサン溶液(b-1)の合成)
 三口フラスコに、イソプロピルアルコール分散型中空シリカゾル(固形分10質量%、平均粒子径40nm)217.55g、イソプロピルアルコール分散型多孔質シリカゾル(固形分10質量%、平均粒子径25nm)217.55g、ダイアセトンアルコール(以下、「DAA」)204.70g、並びに、メチルトリメトキシシラン2.25g、トリフルオロプロピルトリメトキシシラン2.40g、3-トリメトキシシリルプロピルコハク酸無水物2.16g及びアクリロキシプロピルトリメトキシシラン4.51g(アルコキシシランのmol比は、メチルトリメトキシシラン/トリフルオロプロピルトリメトキシシラン/3-トリメトキシシリルプロピルコハク酸無水物/アクリロキシプロピルトリメトキシシラン=30/20/15/35)を仕込み、40℃のオイルバスに漬けて撹拌しながら、水3.12gに酸触媒としてリン酸0.023g(仕込みアルコキシシランに対して0.2質量%)を溶かしたリン酸水溶液を、滴下ロートで10分かけて添加した。40℃で1時間撹拌した後、オイルバス温度を70℃に設定して1時間撹拌し、さらにオイルバスを30分かけて115℃まで昇温した。昇温開始1時間後に溶液の内温が100℃に到達し、そこから1時間加熱撹拌した(内温は100~110℃)。反応中に、イソプロピルアルコールと、副生成物であるメタノール及び水を、リービッヒ冷却装置を用いて留去した。
 1時間経過後、5℃に冷却して反応停止し、イオン交換樹脂を用いてリン酸を除去した。得られた樹脂溶液に対し、固形分濃度が20質量%となるようにDAAを加えて、二酸化ケイ素由来の部位とアルコシキシラン由来の部位との質量比が、85/15である、シリカ共重合ポリシロキサン溶液(b-1)を得た。
 (ポリシロキサン溶液(c-1)の合成)
 三口フラスコに、メチルトリメトキシシラン47.7g、フェニルトリメトキシシラン99.2g及び3-トリメトキシシリルプロピルコハク酸無水物39.4g(メチルトリメトキシシラン/フェニルトリメトキシシラン/3-トリメトキシシリルプロピルコハク酸無水物=30/50/15)、並びに、プロピレングリコールメチルエーテルアセテート(以下、「PGMEA」)152.3gを仕込み、40℃のオイルバスに漬けて撹拌しながら、水56.7gにリン酸0.372g(仕込みアルコキシシランに対して0.2質量%)を溶かしたリン酸水溶液を、滴下ロートで10分かけて添加した。40℃で1時間撹拌した後、オイルバス温度を70℃に設定して1時間撹拌し、さらにオイルバスを30分かけて115℃まで昇温した。昇温開始1時間後に溶液の内温が100℃に到達し、そこから2時間加熱撹拌した(内温は100~110℃)。反応中に副生成物であるメタノール及び水を、リービッヒ冷却装置を用いて留去した。2時間経過後、5℃に冷却して反応停止し、イオン交換樹脂を用い、リン酸を除去した。得られた樹脂溶液に対し、固形分濃度が40質量%となるようにPGMEAを加えて、ポリシロキサン溶液(C)を得た。
 (アクリル樹脂溶液(d-1)の合成)
 三口フラスコに、2,2’-アゾビス(イソブチロニトリル)2g及びPGMEA50gを仕込み、さらにメタクリル酸26.5g、スチレン21.3g及びトリシクロ[5.2.1.02,6]デカン-8-イルメタクリレート37.7gを仕込み、室温でしばらく撹拌してから、フラスコ内をバブリングによって十分に窒素置換した後、70℃で5時間加熱撹拌した。次に、得られた溶液にメタクリル酸グリシジル14.6g、クロムアセチルアセトナート1g、p-メトキシフェノール0.2g及びPGMEA100gを添加し、90℃で4時間加熱撹拌した。得られた樹脂溶液に対し、固形分濃度が40質量%になるようにPGMEAを加えて、アクリル樹脂溶液(d-1)を得た。
 (組成物(B-1)の調製)
 シリカ共重合ポリシロキサン溶液(b-1)15.00gに、ビス(2,4,6-トリメチルベンゾイル)-フェニルホスフィンオキサイド(イルガキュア819;BASF製)0.03gを添加し、固形分が10質量%となるようにDAAを加えて1時間撹拌して、組成物(B-1)を得た。
 (組成物(B-1)を用いて形成した層(B)の屈折率)
 4インチのシリコンウェハ基板の表面に、スピンコーターで組成物(B-1)を塗布し、ホットプレート(SCW-636;大日本スクリーン製造(株)製)を用いて100℃で2分間プリベークし、PLA(PLA-501F;キヤノン(株)製)を用いて超高圧水銀灯を光源とし、露光量200mJ(i線換算)で全面露光した。その後、自動現像装置(AD-2000;滝沢産業(株)製)を用いて、0.045質量%水酸化カリウム水溶液で120秒間シャワー現像し、次いで水で30秒間リンスした後、基板実測温度が230℃となるよう予め設定したオーブン内で、空気中60分間キュアした。得られた厚さ1μmの層(B)の屈折率nBは、1.20であった。また、60分間のキュアを30分間×2回に分けた以外は同様の方法で得た層(B)の屈折率nBは、やはり1.20であった。さらに、層(B)の厚さを0.1μm、1.5μm、3μmと変化させて屈折率nBを調べたが、屈折率nBに差異はなかった。
 (組成物(B-2)~(B-7)の調製)
 組成物(B-1)に、高屈折率化成分であるジペンタエリスリトールヘキサアクリレートを、添加量を小刻みに変動させて加え、固形分濃度が10質量%となるようにDAAを加えて1時間撹拌し、0.20μm濾過フィルターで処理した組成物を多数用意した。組成物(B-1)を用いて層(B)を形成したのと同様の方法で、各組成物を用いた層(B)をそれぞれ形成し、その屈折率nBを測定した。屈折率nBが1.31であった水準を組成物(B-2)、1.41であった水準を組成物(B-3)、1.35であった水準を組成物(B-5)、1.21であった水準を組成物(B-6)、1.47であった水準を組成物(B-7)、とした。組成物(B-1)を用いた場合と同様、組成物(B-2)~(B-7)についても、キュア工程を30分間×2回に分けて行なった場合の層(B)の屈折率nBを調べたが、屈折率nBに差異はなかった。
 また、組成物(B-2)~(B-7)のそれぞれについて、層(B)の厚さを0.1μm、1.5μm、3μmと変化させて屈折率nBを調べたが、いずれの組成物についても屈折率nBに差異はなかった。
 (組成物(B-8)の調製)
 酸化ジルコニウム分散液(ジペンタエリスリトールヘキサアクリレート/酸化ジルコニウム=3/7(重量比)のPGMEA分散液;ジルコニア含有量=35wt%)1.364gに、“IRGACURE”OXE-02を0.0382g、HQMEを0.0048g、THFAを9.50g、PGMEAを8.347g添加し攪拌、溶解させた。
 さらにジペンタエリスリトールヘキサアクリレートの50wt%PGMEA溶液を0.0682g、CR-TR5(大阪ガスケミカル製;アルカリ可溶性カルド樹脂の50wt%PGMEA溶液)を0.478g、レベリング剤としてBYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて1時間撹拌し、0.20μmフィルターで濾過し、組成物(B-8)を得た。
 組成物(B-1)と同様に、層(B)の厚さを0.1μm、1.5μm、3μmと変化させて測定したが、いずれも屈折率nBは、1.66であった。
 (組成物(B-9)の調製)
 “IRGACURE”OXE-02を0.0382g、HQMEを0.0048g、THFAを9.50g、PGMEAを8.347g添加し攪拌、溶解させた。
 さらに、EA-0250P(大阪ガスケミカル製;9,9-ビス[4-(2-アクリロイルオキシエトキシ)フェニル]フルオレンの50wt%PGMEA溶液;固形分濃度=50wt%)を0.287g、ジペンタエリスリトールヘキサアクリレートの50wt%PGMEA溶液を0.669g、CR-TR5を0.995g、BYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて1時間撹拌し、0.20μmフィルターで濾過し、組成物(B-9)を得た。
 組成物(B-1)と同様に、層(B)の厚さを0.1μm、1.5μm、3μmと変化させて測定したが、いずれも屈折率nBは、1.47であった。
 (組成物(C-1)の調製)
 白色顔料である二酸化チタン(ルチル型、平均粒子径0.3μm、アルミナ/シリカ被覆;R960;デュポン(株)製)75.34gを、ポリシロキサン溶液(c-1)102.45gに添加し、プレミキシングを行った後、ジルコニアビーズが充填されたミル型分散機を用いて分散処理を行い、白色顔料分散液を得た。続いて、多官能モノマーであるイソシアヌル酸-EO変性トリ及びジアクリレート混合物(M-315;東亞合成(株)製)30.13g、光重合開始剤であるビス(2,4,6-トリメチルベンゾイル)-フェニルホスフィンオキサイド3.77g及び酸化防止剤であるペンタエリスリトールテトラキス[3-(3,5-ジ-tert-ブチル-4-ヒドロキシフェニル)プロピオネート(イルガノックス1010;BASF製)0.45gを、PGMEA89.19gに添加し、1時間撹拌して溶解させた後、上記の白色顔料分散液177.79gと混合し、さらに1時間撹拌して、組成物(C-1)を得た。
 (黒色樹脂組成物(D-1)の調製)
 窒化チタン顔料(TiN UFP;日清エンジニアリング製)100g、アクリル樹脂溶液(d-1)47g、高分子分散剤(LPN21116;ビックケミー製)40質量%溶液15.5g、PGMEA337.5gを仕込み、ジルコニアビーズが充填されたミル型分散機を用いて分散処理を行い、固形分25質量%の窒化チタン分散液を得た。続いて、カーボンブラック顔料(TPX-1291;キャボット製)100g、アクリル樹脂溶液(d-1)47g、高分子分散剤(LPN21116;ビックケミー製)40質量%溶液15.5g及びPGMEA337.5gを仕込み、ジルコニアビーズが充填されたミル型分散機を用いて分散処理を行い、固形分25質量%のカーボンブラック分散液を得た。アクリル樹脂溶液(d-1)58.65g、ジペンタエリスリトールヘキサアクリレート23.18g及び光重合開始剤(アデカオプトマーN-1919;ADEKA製)5.80gを、PGMEA670.50gに添加し、1時間撹拌して溶解させた後、上記の窒化チタン分散液137.10g及びカーボンブラック分散液137.10gと混合し、さらに1時間撹拌して、黒色樹脂組成物(D-1)を得た。
 (透明樹脂組成物(E-1)の調製)
 アクリル樹脂溶液(d-1)50g、ジペンタエリスリトールヘキサアクリレート16g、1.2-オクタンジオン,1-[4-(フェニルチオ)-,2-(O-ベンゾイルオキシム)](“IRGACURE”OXE-01;BASF製)2g、ダイアセトンアルコール31.9g及びポリエーテル変性ポリジメチルシロキサン(BYK-333;ビックケミー製)0.1gを混合し、透明樹脂組成物(E-1)を得た。
 (アクリル系樹脂溶液d-2の調製)
 40mol%メタクリル酸、30mol%メチルメタクリレート、30mol%スチレンを共重合成分とする共重合体のカルボキシル基に対して、0.4当量のグリシジルメタクリレートを付加反応させたアクリル系樹脂A(重量平均分子量43000、酸価110mgKOH/g、ガラス転移温度Tg110℃)を、固形分が40質量%となるようにブチルカルビトールアセテートに溶解して、アクリル系樹脂溶液d-2を得た。
 (組成物(C-2)の調製)
 49.02gの白色顔料(ルチル型酸化チタン;平均一次粒子径0.3μm;アルミナ/シリカ被覆;R960;デュポン製)、122.55gのアクリル系樹脂溶液d-2、19.61gのイソシアヌル酸-EO変性トリ及びジアクリレート混合物(M-315;東亞合成(株)製)、4.20gのウレタンアクリレート(ペンタエリスリトールトリアクリレートとヘキサメチレンジイソシアネートとの反応物;UA-306H;共栄社化学(株)製)、2.80gの光重合開始剤B(IC-379)、酸化防止剤である0.42gのペンタエリスリトールテトラキス[3-(3,5-ジ-tert-ブチル-4-ヒドロキシフェニル)プロピオネート(イルガノックス1010;BASF製)、及び、3.13gのブチルカルビトールアセテートを混合し、予備撹拌した後、ロールミルを用いて分散/混練処理をして、組成物(C-2)を得た。
 (黒色樹脂組成物(D-2)の調製)
 31.80gの黒色顔料(カーボンブラック;平均一次粒子径24nm;MA-100;三菱化学(株)製)、5.00gの高分子分散剤(LPN-21116;ビックケミー製)、21.20gのジペンタエリスリトールヘキサアクリレート、5.30gの光重合開始剤A(N-1919;ADEKA製)、3.18gの光重合開始剤B(IC-379)、110.25gのアクリル系樹脂溶液d-2、及び、24.58gのブチルカルビトールアセテートを混合し、予備撹拌した後、ロールミルを用いて分散/混練処理をして、黒色樹脂組成物(D-2)を得た。
 (実施例1)
 基材(A-1)として、縦10cm、横10cm、厚み0.7mm、屈折率1.51の化学強化ガラスを用意した。組成物(B-1)と、組成物(C-1)とを用いて積層基材を作製し、(i)の方法で層(C)のパターン形状を、(ii)の方法で明度を含む全反射色の評価を実施した。
 基材(A-1)(図2の符号1)の表面に、スピンコーターで組成物(B-1)を塗布し、ホットプレートを用いて100℃で2分間プリベークし、PLAを用いて超高圧水銀灯を光源とし、マスクギャップ150μm、露光量200mJ(i線換算)で露光した。その後、自動現像装置(AD-2000;滝沢産業(株)製)を用いて、0.045質量%水酸化カリウム水溶液で120秒間シャワー現像し、次いで水で30秒間リンスした後、基材(A-1)の実測温度が230℃となるよう予め設定したオーブン内で、空気中30分間キュアし、厚さ1μmの層(B)のパターンを形成した(図2の符号2)。続いて、層(B)の表面に、スピンコーターで組成物(C-1)を塗布し、現像液に2.38質量%TMAHを用いシャワー現像の時間を60秒とした以外は同様の方法で、厚さ16μmの層(C)のパターンを形成し(図2の符号3)、積層基材1を製造した。なお層(C)の厚さは、層(C)と層(B)との二層の厚さから層(B)のみの厚さを差し引くことで求めた。また、下記(i)及び(ii)の方法に従い、層(C)のパターン形状及び積層基材1の反射色度を評価した。評価結果を表1に示す。
 (i)層(C)のパターン形状の評価
 形成した層(C)のパターンについて、線幅3000μmの部位を切り出し、走査型電子顕微鏡(SEM)を用いてパターンのエッジ部分の断面を観察して、以下の判定基準に基づいてパターン形状を評価し、A、B及びCを合格とした。
A:テーパー角度が70°未満
B:テーパー角度が70°以上80°未満
C:テーパー角度が80°以上90°未満
D:90°以上又はアンダーカット形状
 (ii)積層基材の反射色度の評価
 白色校正板(CM-A145;コニカミノルタ(株)製)で校正した分光測色計(CM-2600d;コニカミノルタ(株)製)を用い、標準光源D65(色温度6504K)、視野角2°(CIE1976)、大気圧下、20℃の測定条件下で基材(A)の反対面から入射させた光に対する全反射色度(SCI)を測定し、反射色度(L*,a*,b*)を評価した。
 なお測定は、分光測色計を逆さにして上向きに光を照射する状態にして、積層基材の基材(A)の反対面を分光測色計の光照射部に押し当てて行なった。
 (実施例2)
 層(B)の形成に組成物(B-2)を用いた以外は、実施例1と同じ方法で積層基材2を得て、それを評価した。評価結果を表1に示す。
 (実施例3)
 基材(A-1)に代えて、基材(A-2)(縦10cm、横10cm、厚み0.7mm、屈折率nAが1.77のサファイア基板)を用いた以外は、実施例1と同じ方法で積層基材3を得て、それを評価した。評価結果を表1に示す。
 (実施例4)
 層(B)の形成に組成物(B-3)を用いた以外は、実施例1と同じ方法で積層基材4を得て、それを評価した。評価結果を表1に示す。
 (実施例5)
 層(B)の形成に組成物(B-4)を用いた以外は、実施例1と同じ方法で積層基材5を得て、それを評価した。評価結果を表1に示す。
 (実施例6)
 層(B)の形成に組成物(B-5)を用いた以外は、実施例1と同じ方法で積層基材6を得て、それを評価した。評価結果を表1に示す。
 (実施例7)
 層(B)の形成に組成物(B-6)を用いた以外は、実施例1と同じ方法で積層基材7を得て、それを評価した。評価結果を表1に示す。
 (実施例8)
 層(B)の形成に組成物(B-2)を用い、層(B)の厚さを0.2μm、層(C)の厚さを15μmとした以外は、実施例1と同じ方法で積層基材8を得て、それを評価した。評価結果を表1に示す。
 (実施例9)
 層(B)の形成に組成物(B-2)を用い、層(B)の厚さを0.2μm、層(C)の厚さを18μmとした以外は、実施例1と同じ方法で積層基材9を得て、それを評価した。評価結果を表1に示す。
 (実施例10)
 層(B)の形成に組成物(B-2)を用い、層(B)の厚さを1.5μm、層(C)の厚さを15μmとした以外は、実施例1と同じ方法で積層基材10を得て、それを評価した。評価結果を表1に示す。
 (実施例11)
 層(B)の形成に組成物(B-2)を用い、層(B)の厚さを1.5μm、層(C)の厚さを18μmとした以外は、実施例1と同じ方法で積層基材11を得て、それを評価した。評価結果を表1に示す。
 (実施例12)
 層(B)の形成に組成物(B-2)を用い、層(B)の厚さを0.1μm、層(C)の厚さを10μmとした以外は、実施例1と同じ方法で積層基材12を得て、それを評価した。評価結果を表1に示す。
 (実施例13)
 層(B)の形成に組成物(B-2)を用い、層(B)の厚さを0.1μm、層(C)の厚さを20μmとした以外は、実施例1と同じ方法で積層基材13を得て、それを評価した。評価結果を表1に示す。
 (実施例14)
 層(B)の形成に組成物(B-2)を用い、層(B)の厚さを3μm、層(C)の厚さを10μmとした以外は、実施例1と同じ方法で積層基材14を得て、それを評価した。評価結果を表1に示す。
 (実施例15)
 層(B)の形成に組成物(B-2)を用い、層(B)の厚さを3μm、層(C)の厚さを20μmとした以外は、実施例1と同じ方法で積層基材15を得て、それを評価した。評価結果を表1に示す。
 (実施例16)
 層(B)の形成に組成物(B-2)を用い、層(B)の厚さを1μm、層(C)の厚さを30μmとした以外は、実施例1と同じ方法で積層基材16を得て、それを評価した。評価結果を表1に示す。
 (実施例17)
 層(B)の形成に組成物(B-2)を用い、層(B)の厚さを1μmとし、層(C)の形成にネガ型感光性黒色樹脂組成物(D-1)、現像液に0.045質量%水酸化カリウムを用い、層(C)の厚さを1μmとした以外は、実施例1と同じ方法で積層基材17を得て、それを評価した。評価結果を表1に示す。
 (実施例18)
 層(B)の形成に組成物(B-8)、現像液に0.4質量%TMAHを用いた以外は、実施例1と同じ方法で積層基材18を得て、それを評価した。評価結果を表1に示す。
 (実施例19)
 層(B)の形成に組成物(B-2)を用い、層(B)の厚さを1μm、層(C)の厚さを40μmとした以外は、実施例1と同じ方法で積層基材19を得て、それを評価した。評価結果を表1に示す。
 (比較例1)
 層(B)を形成することなく、基材(A-1)の表面に層(C)のみを形成した以外は、実施例1と同じ方法で積層基材20を得て、それを評価した。評価結果を表1に示す。
 (比較例2)
 層(B)を形成することなく、基材(A-1)の表面に層(C)のみを形成し、層(C)の厚さを30μmとした以外は、実施例1と同じ方法で積層基材21を得て、それを評価した。評価結果を表1に示す。

 層(B)の形成に組成物(B-7)を用いた以外は、実施例1と同じ方法で積層基材22を得て、それを評価した。評価結果を表1に示す。

 層(B)の形成に組成物(B-9)、現像液に0.4質量%TMAHを用いた以外は、実施例3と同じ方法で積層基材25を得て、それを評価した。評価結果を表1に示す。

 層(B)と層(C)を形成する順序を逆にした以外は、実施例1と同じ方法で積層基材26を得て、それを評価した。評価結果を表1に示す。
 (実施例20)
 積層基材1の層(C)の表面に、スピンコーターで黒色樹脂組成物(D-1)を塗布し、線幅が400μm小さいパターンのマスク用い、現像液に0.045質量%水酸化カリウムを用いた以外は、層(C)の形成と同様の方法で、黒色の遮光層である厚さ2μmの層(D)のパターン(図4の符号4)を形成し、積層基材1’を得た。
 積層基材1’に、スパッタリング装置(HSR-521A;島津製作所製)を用いて、RFパワー1.4kW、真空度6.65×10-1Paで12.5分間スパッタリングすることにより、厚さが150nmのITOを成膜し、その表面にさらにポジ型フォトレジスト(OFPR-800;東京応化工業(株)製)を塗布し、80℃で20分間プリベークして厚さ1.1μmのレジスト膜を得た。PLAを用いて超高圧水銀灯を光源とし、得られたレジスト膜をマスクを介してパターン露光した後、自動現像装置を用いて2.38質量%TMAH水溶液で90秒間シャワー現像し、次いで水で30秒間リンスした。その後、3.5質量%シュウ酸水溶液に150秒浸すことでITOをエッチングし、50℃の剥離液(4質量%水酸化カリウム水溶液)で120秒処理することでフォトレジストを除去し、230℃で30分アニール処理を加え、厚さ150nmのITOのパターンを形成した(図3、4の符号5)。
 ITOのパターンを形成した積層基材の表面に、スピンコーターで透明樹脂組成物(E-1)を塗布し、マスク変更した以外は層(D)の形成と同様の方法で、透明絶縁膜のパターンを形成した(図3、4の符号6)。
 透明絶縁膜を形成した積層基材の表面上に、ターゲットとしてモリブデン及びアルミニウムを用いて、エッチング液としてHPO/HNO/CHCOOH/HO=65/3/5/27(質量比)混合溶液を用いた以外は層(D)の形成と同様の方法で、厚さ250nmのMAM(Moモリブデン/Alアルミニウム/Moモリブデン)配線を形成し(図3、4の符号7)、カバーガラス上にタッチパネル層を直接形成するOGS(One Glass Solution)方式のカバーガラス一体型タッチパネル1を製造した。
 得られたカバーガラス一体型タッチパネル1の加飾領域について、上記(ii)の方法に従い、反射色度を評価した。また、カバーガラス一体型タッチパネル1の導通試験を行ない、導通した場合を「良好」、電極配線が断線して導通しなかった場合を「不良」と判定した。評価結果を表2に示す。
 (実施例21)
 実施例2と同様の方法で得た積層基材を用いた以外は、実施例20と同様の方法でカバーガラス一体型タッチパネル2を得て、それを評価した。評価結果を表2に示す。
 (実施例22)
 実施例3と同様の方法で得た積層基材を用いた以外は、実施例20と同様の方法でカバーガラス一体型タッチパネル3を得て、それを評価した。評価結果を表2に示す。
 (実施例23)
 実施例4と同様の方法で得た積層基材を用いた以外は、実施例20と同様の方法でカバーガラス一体型タッチパネル4を得て、それを評価した。評価結果を表2に示す。
 (実施例24)
 実施例5と同様の方法で得た積層基材を用いた以外は、実施例20と同様の方法でカバーガラス一体型タッチパネル5を得て、それを評価した。評価結果を表2に示す。
 (実施例25)
 実施例6と同様の方法で得た積層基材を用いた以外は、実施例20と同様の方法でカバーガラス一体型タッチパネル6を得て、それを評価した。評価結果を表2に示す。
 (実施例26)
 実施例7と同様の方法で得た積層基材を用いた以外は、実施例20と同様の方法でカバーガラス一体型タッチパネル7を得て、それを評価した。評価結果を表2に示す。

 (実施例39)
 実施例1で用いた、屈折率1.51の化学強化ガラスを用意し、組成物(D-2)と、組成物(C-2)と、硬化後の屈折率nBが1.41である粘着材(B-1)を用いてカバーガラス1を作製し、(ii)の方法で明度を含む全反射色の評価を実施した。ここで屈折率nBは、予め、粘着材(B-1)それ単体を、露光量1000mJ/cmで全面露光し、ついでオーブンで180℃20分間加熱して得られた硬化膜(厚さ50μm)を測定して求めた。
 支持体(メラミン系離型層付き二軸延伸ポリエチレンテレフタレートフィルム;セラピール;厚さ75μm、幅50cm、巻きの長さ100m;東レ(株)製)の離型層が形成された面に、スクリーン印刷機とステンレス製のスクリーンメッシュとを用いて黒色樹脂組成物(D-2)を部分塗布し、オーブンを用いて、100℃で15分間加熱乾燥し、黒色塗布膜を得た。
 黒色塗布膜の表面に、組成物(C-2)を塗布し、100℃で15分間加熱乾燥する作業を二回繰り返して、積層塗布膜を得た。
 PLAを用い、高圧水銀紫外線ランプを光源とし、マスクギャップ150μm、露光量200mJ/cm(i線換算値)で、マスクを介して積層塗布膜を露光し、積層露光膜を得た。
 積層露光膜を、自動現像装置を用いて0.045質量%水酸化カリウム水溶液で90秒間シャワー現像し、次いで水で30秒間シャワーリンスし、さらにエアーブローをして、パターン状の積層現像膜を得た。得られた積層現像膜はオーブンを用いて、60℃で10分間加熱乾燥した。次いで、積層現像膜の表面のみに、粘着材(B-1)をスクリーン印刷で部分塗布し、PLAを用いて露光量1000mJ/cmで、全面露光し、粘着層を形成した。
 粘着層の面が化学強化ガラス基板上に重なるように支持体の端部を固定し、ロールラミネーターを用いて加圧(大気圧下、ロール温度40℃、ロール圧0.2MPa、ラミネート速度100mm/秒)し、化学強化ガラスに粘着材(B-1)の露光膜を結合させ、支持体を剥離した。次いで、オーブンを用い、180℃で20分間加熱して、カバーガラス1を得た。
 カバーガラスの表面に対して垂直方向に割断し、走査型電子顕微鏡(SEM)上でその断面を観察し、測長したところ、粘着材(B-1)から得られた層(B)に相当する粘着層の厚さは50μm、組成物(C-2)から得られた層(C)の厚さは23μm、組成物(D-2)から得られた層(D)の厚さは2μmであった。
 (実施例40)
 硬化後の屈折率nBが1.31である粘着材(B-2)を用いた以外は、実施例39と同様の方法でカバーガラス2を得て、それを評価した。評価結果を表3に示す。
 (実施例41)
 粘着層の厚さを51μmとした以外は、実施例39と同様の方法でカバーガラス3を得て、それを評価した。評価結果を表3に示す。
 (実施例42)
 塗布装置をスピンコーターに変更し、粘着層の厚さを0.1μmとした以外は、実施例39と同様の方法でカバーガラス4を得て、それを評価した。評価結果を表3に示す。
 (比較例15)
 硬化後の屈折率nBが1.51である粘着材(B-3)を用いた以外は、実施例39と同様の方法でカバーガラス5を得て、それを評価した。評価結果を表3に示す。
 (比較例16)
 硬化後の屈折率nBが1.47である粘着材(B-4)を用いた以外は、実施例39と同様の方法でカバーガラス6を得て、それを評価した。評価結果を表3に示す。

Claims (11)

  1. 基材(A)の表面に、層(B)、層(C)、の順で積層がされており、前記基材(A)の屈折率nAと、前記層(B)の屈折率nBとが、
    0.6 ≧ | nA - nB | ≧ 0.1
    の関係を満たし、前記層(C)が、顔料を含有する、積層基材。
  2. 前記層(B)の屈折率nBが、1.20~1.40である、請求項1記載の積層基材。
  3. 前記層(B)の厚さが、0.1~50μmであり、かつ、前記層(C)の厚さが、1~40μmである、請求項1又は2記載の積層基材。
  4. 前記層(B)が、二酸化ケイ素を含有する、請求項1~3のいずれか一項記載の積層基材。
  5. 前記層(B)が、ポリシロキサン及び/又はアクリル樹脂を含有する、請求項1~4のいずれか一項記載の積層基材。
  6. 前記層(B)が、フッ素原子をその構造中に有する化合物を含有する、請求項1~5のいずれか一項記載の積層基材。
  7. 前記顔料が、白色顔料である、請求項1~6のいずれか一項記載の積層基材。
  8. 前記層(C)が、ポリシロキサン及び/又はアクリル樹脂を含有する、請求項1~7のいずれか一項記載の積層基材。
  9. 請求項1~8のいずれか一項記載の積層基材を備える、カバーガラス。
  10. 請求項1~8のいずれか一項記載の積層基材を備える、タッチパネル。
  11. 請求項1~8のいずれか一項記載の積層基材を製造する方法であって、感光性樹脂組成物を用いて前記層(B)を形成する、フォトリソ工程を備える、積層基材の製造方法。
