Abstract

 加速度センサにおいて、半導体層(13)に、枠部(22)の中心を通り、第2方向に延設されると共に第1梁部(23a)を介して枠部(22)と連結された棒状の錘部(21)を設ける。そして、当該錘部(21)に、第1方向用可動電極(24、25)および第2方向用可動電極(26、27)を備える。これによれば、第1、第2方向用可動電極(24~27)の質量を枠部(22)の中心近傍にかけることができ、回転モーメントを小さくできるため、検出精度が低下することを抑制できる。

Description

加速度センサ 関連出願の相互参照
 本出願は、2013年9月3日に出願された日本出願番号2013-182292号に基づくもので、ここにその記載内容を援用する。
 本開示は、直交する2つの方向の加速度を検出する加速度センサに関するものである。
 従来より、例えば、特許文献1には、支持基板上に半導体層が積層された半導体基板を用いて構成した加速度センサが提案されている。すなわち、この加速度センサでは、半導体層に、半導体層の面方向における所定方向の加速度に応じて変位する枠部に可動電極が備えられた可動部と、当該可動電極と対向する固定電極を有する固定部とが形成されている。
 このような加速度センサでは、所定方向の加速度が印加されると加速度に応じて可動電極と固定電極との間隔が変化するため、可動電極と固定電極との間の容量に基づいて加速度の検出が行われる。

 ところで、近年では、このような加速度センサにおいて、上記所定方向と直交し、かつ、半導体層の面方向と平行となる方向の加速度も検出したいという要望がある。このため、本願発明者らは、図14に示されるような加速度センサについて検討した。
 すなわち、この加速度センサは、支持基板上に半導体層J1が積層された半導体基板を用いて構成されており、半導体層J1に溝部J2が形成されることによって可動部J3および第1~第4固定部J4~J7が形成されている。
 具体的には、可動部J3を構成する枠部J8は、矩形枠状とされており、x軸方向に延びる一対の第1辺部J8aと、y軸方向に延びる一対の第2辺部J8bとを有している。なお、図14中では、x軸方向を図14中紙面左右方向とし、y軸方向を半導体層J1の面内においてx軸方向と直交する方向とし、z軸方向をx軸方向およびy軸方向と直交する方向としている。
 枠部J8における各第1辺部J8aには、y軸方向の成分を含む加速度が印加されたときに枠部J8をy軸方向に変位させる第1梁部J9aが備えられている。同様に、枠部J8における各第2辺部J8bには、x軸方向の成分を含む加速度が印加されたときに枠部J8をx軸方向に変位させる第2梁部J9bが備えられている。そして、枠部J8は、各第1梁部J9aから枠部J8の中心に伸びる第1連結部J10a、および各第2梁部J9bから枠部J8の中心に伸びる第2連結部J10bが支持基板に支持されたアンカー部J11に連結されることにより、支持基板に支持されている。つまり、枠部J8は、支持基板からリリースされた状態となっている。
 また、枠部J8における各第1、第2辺部J8a、J8bには、第1~第4支持部J12a~J15dを介して第1~第4可動電極部J12b~J15bが備えられている。詳述すると、第1、第2可動電極部J12b、J13bは、y軸方向と平行となるように、第1、第2支持部J12a、13aに備えられている。また、第3、第4可動電極部J14b、J15bは、x軸方向と平行となるように、第3、第4支持部J14a、J15aに備えられている。
 そして、第1~第4固定部J4~J7は、第1~第4固定電極部J4a~J7aが第1~第4可動電極部J12b~J15bと対向するように形成されている。
 このような加速度センサでは、x軸方向の成分を含む加速度が印加されると、第2梁部J9bによって枠部J8がx軸方向に変位すると共に第1連結部J10aが撓む。そして、当該加速度に応じて第1、第2可動電極部J12b、J13bと第1、第2固定電極部J4a、J5aとの間隔が変化する。このため、第1、第2可動電極部J12b、J13bと第1、第2固定電極部J4a、J5aとの間の容量に基づいてx軸方向の加速度の検出が行われる。
 同様に、y軸方向の成分を含む加速度が印加されると、第1梁部J9aによって枠部J8がy軸方向に変位すると共に第2連結部J10bが撓む。そして、当該加速度に応じて第3、第4可動電極部J14b、J15bと第3、第4固定電極部J6a、J7aとの間隔が変化する。このため、第3、第4可動電極部J14b、J15bと第3、第4固定電極部J6a、J7aとの間の容量に基づいてy軸方向の加速度の検出が行われる。
 しかしながら、このような加速度センサでは、第1~第4可動電極部J12b~J15b(第1~第4支持部J12a~J15a)は、枠部J8における第1、第2辺部J8a、J8bにそれぞれ備えられている。このため、図15に示されるように、第1~第4可動電極部J12b~J15b(第1~第4支持部J12a~J15a)の質量mが枠部J8にかかる。また、このような枠部J8を有する可動部J3は、枠部J8の中心を通り、z軸方向に延びる軸を回転軸として回転可能な状態で支持基板に支持されている。したがって、上記加速度センサでは、回転軸と第1~第4可動電極部J12b~J15b(第1~第4支持部J12a~J15a)との距離が長くなり、回転モーメントが大きくなる。言い換えると、回転共振が小さくなる。このため、枠部が回転することで検出精度が低下し易いという問題がある。
 本開示は上記点に鑑みて、検出精度の低下を抑制できる加速度センサを提供することを目的とする。
 本開示の第一の態様によれば、加速度センサは、支持基板上に半導体層が積層された半導体基板と、半導体層に設けられ、半導体層の面方向のうちの一方向を第1方向とし、第1方向と直交し、かつ面方向と平行となる方向を第2方向としたとき、第2方向と平行な方向に延設された第1方向用可動電極と、半導体層に形成され、第1方向と平行な方向に延設された第2方向用可動電極と、半導体層に設けられた枠部と、半導体層に設けられて枠部に備えられ、第2方向の成分を含む加速度が印加されると当該第2方向に変位する第1梁部と、半導体層に設けられて枠部に備えられ、第1方向の成分を含む加速度が印加されると当該第1方向に変位する第2梁部と、第2梁部を介して枠部を支持するアンカー部と、半導体層に設けられ、第1方向用可動電極と対向して配置された第1方向用固定電極と、半導体層に設けられ、第2方向用可動電極と対向して配置された第2方向用固定電極とを備える。
 さらに、半導体層には、枠部の中心を通り、第2方向に延設されると共に第1梁部を介して枠部と連結された棒状の錘部が設けられ、第1方向用可動電極および第2方向用可動電極は、錘部に備えられている。
 これによれば、第1、第2方向用可動電極の質量が枠部の中心近傍にかかることになる(図4参照)。このため、枠部の中心を通り、半導体層の面方向と直交する方向に延びる軸を回転軸とした回転モーメントを小さくでき、枠部(可動部)が回転することを抑制できる。したがって、検出精度が低下することを抑制できる。
 本開示の第二の態様によれば、第一の態様に係る加速度センサにおいて、枠部は、中心が支持基板の中心と一致しており、第1方向用可動電極および第1方向用固定電極は、それぞれ枠部の中心に対して点対称に配置された第1、第2可動電極部および第1、第2固定電極部を有し、第2方向用可動電極および第2方向用固定電極は、それぞれ枠部の中心に対して点対称に配置された第3、第4可動電極部および第3、第4固定電極部を有し、第1可動電極部と第1固定電極部との間の第1容量と第2可動電極部と第2固定電極部との間の第2容量との差から第1方向における加速度を検出し、第3可動電極部と第3固定電極部との間の第3容量(Cs3)と第4可動電極部と第4固定電極部との間の第4容量との差から第2方向における加速度を検出する。
 これによれば、支持基板が熱歪みによって歪んだとしても、熱歪みによって検出精度が低下することを抑制できる。

 以下、本開示の実施形態について図に基づいて説明する。なお、以下の各実施形態相互において、互いに同一もしくは均等である部分には、同一符号を付して説明を行う。
 (第1実施形態)
 本開示の第1実施形態について図面を参照しつつ説明する。図1および図2に示されるように、本実施形態の加速度センサは、支持基板11上に絶縁膜12を介して半導体層13が積層されたSOI(Silicon on Insulator)基板14を用いて構成されている。
 なお、本実施形態では、SOI基板14が半導体基板に相当している。また、支持基板11は、例えば、シリコン基板等が用いられ、絶縁膜12はSiOやSiN等が用いられ、半導体層13はシリコン基板やポリシリコン等が用いられる。
 半導体層13には、マイクロマシン加工が施されて溝部15形成され、溝部15によって可動部20および第1~第4固定部30~60が区画形成されている。なお、半導体層13のうち、溝部15で区画されていない部分は、周辺部70とされている。
 そして、絶縁膜12には、可動部20および第1~第4固定部30~60に対応する部分が除去された窪み部16が形成されている。これにより、半導体層13のうち可動部20および第1~第4固定部30~60の所定領域が支持基板11からリリースされた状態となっている。
 ここで、図1および図2中のx軸方向、y軸方向、z軸方向の各方向について説明する。図1および図2中では、x軸方向を図1中紙面左右方向とし、y軸方向をSOI基板14の面内においてx軸方向と直交する方向とし、z軸方向をx軸方向およびy軸方向と直交する方向としている。なお、本実施形態では、x軸方向が第1方向に相当し、y軸方向が第2方向に相当している。
 可動部20は、窪み部16上を横断するように配置された錘部21と、錘部21を支持する枠部22と、枠部22に備えられた第1、第2梁部23a、23bと、第1~第4可動電極部24~27とを有している。
 錘部21は、矩形棒状とされており、長手方向の両端部が第1梁部23aを介して枠部22に支持されている。具体的には、錘部21は、長手方向がy軸方向と平行となり、枠部22の中心を通るように枠部22に支持されている。
 枠部22は、本実施形態では、矩形枠状とされており、x軸方向に延びる一対の第1辺部22aと、y軸方向に延びる一対の第2辺部22bとを有している。そして、枠部22は、中心が支持基板11(半導体層13)の中心と一致するように形成されている。
 第1、第2梁部23a、23bは、平行な2本の梁がその両端で連結された矩形枠状とされており、2本の梁の長手方向と直交する方向に変位するバネ機能を有している。そして、第1梁部23aは、y軸方向の成分を含む加速度が印加されたとき、錘部21をy軸方向へ変位させると共に加速度の消失に応じて元の状態に復元させるように、枠部22の各第1辺部22aと錘部21の各端部との間に備えられている。また、第2梁部23bは、x軸方向の成分を含む加速度が印加されたとき、枠部22をx軸方向へ変位させると共に加速度の消失に応じて元の状態に復元させるように、枠部22の各第2辺部22bに備えられている。本実施形態では、第2梁部23bは、錘部21を基準として線対称に形成されており、それぞれ枠部22の第2辺部22bの内側に形成されている。
 そして、第2梁部23bを挟んで枠部22の第2辺部22bと反対側には、絶縁膜12を介して支持基板11に支持されたアンカー部28が形成され、枠部22がアンカー部28を介して支持基板11に支持されている。言い換えると、枠部22は、枠部22の内側に形成されたアンカー部28によって支持基板11に支持されている。本実施形態では、各第2梁部23bと連結されるアンカー部28は、錘部21を基準として線対称に形成されている。
 第1、第2可動電極部24、25および第3、第4可動電極部26、27は、本実施形態では、それぞれ枠部22の中心に対して点対称となるように、錘部21に2本ずつ備えられている。
 具体的には、錘部21には、枠部22の中心に対して点対称となるように、錘部21の両側面から互いに反対方向へ突出する第1、第2支持部24a、25aが備えられている。そして、第1、第2可動電極部24、25は、枠部22の中心を通ってx軸方向と平行な方向に延びる第1仮想線K1側に第1、第2支持部24a、25aから突出するように、第1、第2支持部24a、25aに備えられている。また、第3、第4可動電極部26、27は、錘部21の両側面から互いに反対方向へ突出するように、錘部21に備えられている。
 つまり、本実施形態では、第1、第2可動電極部24、25は、y軸方向と平行な方向に延設され、第3、第4可動電極部26、27は、x軸方向と平行な方向に延設されている。すなわち、本実施形態では、第1、第2可動電極部24、25が第1方向用可動電極に相当し、第3、第3可動電極部26、27が第2方向用可動電極に相当している。また、第1、第2支持部24a、25aが第1方向用支持部に相当している。
 第1~第4固定部30~60は、それぞれ絶縁膜12に支持された第1~第4配線部31~61と、第1~第4配線部31~61に支持され、第1~第4可動電極部24~27の櫛歯に噛み合うように形成された第1~第4固定電極部32~62とを有している。そして、これら第1~第4固定部30~60は、枠部22(支持基板11)の中心に対して点対称となるように形成されている。
 なお、本実施形態では、第1、第2固定電極部32、42が第1方向用固定電極に相当し、第3、第4固定電極部52、62が第2方向用固定電極に相当している。
 また、半導体層13のうちアンカー部28および第1~第4配線部31~61には、それぞれパッド81~85が形成され、ワイヤ等を介して外部回路と電気的な接続が図れるようになっている。なお、図1では、特に図示していないが、半導体層13のうちの周辺部70にもパッドを形成し、周辺部70を所定の電位に固定できるようにしてもよい。
 以上が本実施形態における加速度センサの構造である。次に、このような加速度センサの製造方法について図3を参照しつつ説明する。なお、図3は、図1中のII-II線に沿った断面図に相当している。
 まず、図3(a)に示されるように、支持基板11、絶縁膜12、半導体層13が順に積層されたSOI基板14を用意する。
 そして、図3(b)に示されるように、半導体層13上にCVD法等によって金属膜を形成する。次に、図示しないマスク等を用いて金属膜を適宜パターニングすることにより、パッド81~85を形成する。なお、パッド81、83、84は、図3(b)とは別断面において形成されている。
 続いて、図3(c)に示されるように、半導体層13上にレジストや酸化膜等のマスク(図示せず)を形成する。そして、当該マスクを用いて反応性イオンエッチング等で半導体層13に溝部15を形成することにより、可動部20および第1~第4固定部30~60を形成する。
 その後、図3(d)に示されるように、ウェットエッチング等で絶縁膜12の所定領域を除去することにより、可動部20および第1~第4固定部30~60の所定領域を支持基板11からリリースする。言い換えると、絶縁膜12の所定領域を犠牲層エッチングする。これにより、上記加速度センサが製造される。
 次に、上記加速度センサの作動について説明する。上記加速度センサでは、加速度を検出する際、第1~第4可動電極部24~27(パッド81)および第1~第4固定電極部32~62(パッド82~85)に所定の電位が印加される。なお、第1、第2固定電極部32、42(パッド82、83)には、互いに位相が180°異なる電位(搬送波)が印加され、第3、第4固定電極部52、62(パッド84、85)には互いに位相が180°異なる電位(搬送波)が印加される。
 そして、図1中のコンデンサ記号で示すように、第1可動電極部24と第1固定電極部32との間に第1容量Cs1が構成され、第2可動電極部25と第2固定電極部42との間に第2容量Cs2が構成される。同様に、第3可動電極部26と第4固定電極部52との間に第3容量Cs3が構成され、第4可動電極部27と第4固定電極部62との間に第4容量Cs4が構成される。
 このため、x軸方向の加速度が印加されると、第1、第2可動電極部24、25の変位に伴って第1、第2容量Cs1、Cs2が変化する。また、y軸方向の加速度が印加されると、第3、第4可動電極部26、27の変位に伴って第3、第4容量Cs3、Cs4が変化する。したがって、第1、第2容量Cs1、Cs2の差に基づいてx軸方向の加速度が検出され、第3、第4容量Cs3、Cs4の差に基づいてy軸方向の加速度の検出が行われる。
 以上説明したように、本実施形態では、錘部21は枠部22の中心を通るように形成され、当該錘部21に第1~第4可動電極部24~27が備えられている。このため、図4に示されるように、第1~第4可動電極部24~27(第1、第2支持部24a、25a)の質量mは枠部22の中心近傍にかかる。したがって、枠部22の中心を通り、z軸方向に延びる軸を回転軸とした回転モーメントを小さくできる。言い換えると、回転共振を大きくできる。このため、枠部22が回転することを抑制でき、検出精度が低下することを抑制できる。
 また、本実施形態の加速度センサは、第1~第4固定部30~60が支持基板11(枠部22)の中心に対して点対称に形成されている。このため、熱歪みによって検出精度が低下することも抑制できる。
 すなわち、図5に示されるように、支持基板11が第1仮想線K1を中心軸として半導体層13側に凸となるようにx軸対称に変形した場合、第1~第4配線部31~61(第1~第4固定電極部32~62)は、それぞれ第1仮想線K1から離間するように歪む(図5中、矢印A1参照)。
 この場合、第1、第2可動電極部24、25と第1、第2固定電極部32、42との対向面積がそれぞれ増加する。また、第3、第4可動電極部26、27と第3、4固定電極部52、62との間隔がそれぞれ長くなる。このため、Cを初期容量、ΔCt1を熱歪みに起因する電極部同士の対向面積の変化に関する熱歪み項、ΔCt2を熱歪みに起因する電極部同士の間隔の変化に関する熱歪み項とすると、第1~第4容量Cs1~Cs4は次式で示される。

 したがって、上記のように、第1、第2容量Cs1、Cs2の差、第3、第4容量Cs3、Cs4の差に基づいて加速度の検出を行うと、ΔCt1およびΔCt2がキャンセルされる。なお、第1~第4可動電極部24~27は、第1、第2梁部23a、23bによって熱歪みによる影響(応力)が緩和されるため、ほとんど変位しない。
 また、図6に示されるように、支持基板11(枠部22)の中心を通ってy軸方向と平行な方向に延びる仮想線を第2仮想線K2とする。このとき、支持基板11が第2仮想線K2を中心軸として半導体層13側に凸となるようにy軸対称に変形した場合、第1~第4配線部31~61(第1~第4固定電極部32~62)は、それぞれ第2仮想線K2から離間するように歪む(図6中、矢印A2参照)。
 この場合、第1、第2可動電極部24、25と第1、第2固定電極部32、42との間隔がそれぞれ短くなる。また、第3、第4可動電極部26、27と第3、4固定電極部52、62との対向面積がそれぞれ減少する。このため、第1~第4容量Cs1~Cs4は次式で示される。

 したがって、上記のように、第1、第2容量Cs1、Cs2の差、第3、第4容量Cs3、Cs4の差に基づいて加速度の検出を行うと、ΔCt1およびΔCt2がキャンセルされる。
 さらに、図7に示されるように、半導体層13の中心を通り、x軸方向およびy軸方向から45°傾いた仮想線を第3仮想線K3とする。このとき、支持基板11が第3仮想線K3を中心線として半導体層13側に凸となるように斜め軸対称に変形した場合、第1~第4配線部31~61(第1~第4固定電極部32~62)は、第3仮想線K3から離間するように歪む(図7中、矢印A3参照)。
 この場合、第1、第2可動電極部24、25と第1、第2固定電極部32、42とは、間隔がそれぞれ短くなると共に対向面積がそれぞれ増加する。また、第3、第4可動電極部26、27と第3、4固定電極部52、62とは、間隔がそれぞれ短くなると共に対向面積がそれぞれ減少する。このため、第1~第4容量Cs1~Cs4は次式で示される。

 したがって、上記のように、第1、第2容量Cs1、Cs2の差、第3、第4容量Cs3、Cs4の差に基づいて加速度の検出を行うと、ΔCt1およびΔCt2がキャンセルされる。
 以上より、本実施形態の加速度センサによれば、熱歪みによって検出精度が低下することも抑制できる。
 なお、上記では、支持基板11が半導体層13側に凸となるように変形した場合を説明した。しかしながら、支持基板11が半導体層13側に凹となるように変形した場合も同様に、第1、第2容量Cs1、Cs2の差、第3、第4容量Cs3、Cs4の差に基づいて加速度の検出を行うことにより、熱歪み項がキャンセルされる。
 さらに、本実施形態の加速度センサでは、各アンカー部28が枠部22の内側に配置されているため、各アンカー部28が枠部22の外側に形成されている場合と比較して、各アンカー部28の間の距離を短くできる。このため、熱歪みによって支持基板11が歪んだ場合、各アンカー部28に印加される応力の差を小さくできる。したがって、アンカー部28を介して第2梁部23bに伝達される応力がばらつくことを抑制できる。
 さらに、第1、第2梁部23a、23bは、平行な2本の梁が当該梁の両端で連結された矩形枠状とされている。このため、例えば、第1、第2梁部23a、23bが折れ線状のバネ機能を有するもので構成されている場合と比較して、剛性を高くでき、熱歪みによって支持基板11が歪んだ場合の応力が枠部22に伝達されることを抑制できる。つまり、熱歪みによって枠部22が歪むことを抑制できる。
 (第2実施形態)
 本開示の第2実施形態について説明する。本実施形態は、第1実施形態に対して第2、第3可動電極部25、26および第2、第3固定電極部42、52の形成場所を変更したものであり、その他に関しては第1実施形態と同様であるため、ここでは説明を省略する。
 図8に示されるように、本実施形態では、第1仮想線K1に対して線対称となるように、第1、第2可動電極部24、25が錘部21に備えられていると共に、第3、第4可動電極部26、27が錘部21に備えられている。
 同様に、第1仮想線K1に対して線対称となるように、第3、第4固定部50、60が形成されている。また、第1仮想線K1を挟んで略線対称となるように、第1、第2固定部30、40が形成されている。なお、略線対称に形成されているとは、第1可動電極部24および第1固定電極部32のx軸方向における配列と、第2可動電極部25および第2固定電極部42のx軸方向における配列とが反対となっているが、第1仮想線K1から第1、第2固定部30、40までの距離が等しく、ほぼ線対称に形成されていることである。
 これによれば、例えば、第4可動電極部27から第1可動電極部24に向かうx軸方向の成分を含む加速度が印加されると、当該加速度に起因する枠部22の変位により、第3、第4可動電極部26、27と第3、第4固定電極部52、62との対向面積がそれぞれ増加する。このため、Cを初期容量、ΔCt3をx軸方向の成分に起因する電極部同士の対向面積の変化に関する加速度項とすると、第3、第4容量Cs3、Cs4は次式で示される。

 したがって、上記のように、第3、第4容量Cs3、Cs4の差に基づいて加速度の検出を行うと、ΔCt3をキャンセルできる。つまり、本実施形態の加速度センサによれば、y軸方向の加速度を検出する第3、第4可動電極部26、27および第3、第4固定電極部52、62の他軸(x軸)感度を低減できる。
 なお、上記加速度センサでは、支持基板11が第1仮想線K1を中心軸として半導体層13側に凸となるようにx軸対称に変形した場合(図5参照)、第1、第2可動電極部24、25と第1、第2固定電極部32、42との対向面積がそれぞれ増加する。同様に、第3、第4可動電極部26、27と第3、第4固定電極部52、62との間隔がそれぞれ長くなる。このため、第1、第2容量Cs1、Cs2の差に基づいて加速度の検出を行うと、熱歪みに起因する電極部同士の対向面積の変化に関する熱歪み項がキャンセルされる。また、第3、第4容量Cs3、Cs4の差に基づいて加速度の検出を行うと、熱歪みに起因する電極部同士の間隔の変化に関する熱歪み項がキャンセルされる。
 さらに、支持基板11が第2仮想線K2を中心軸として半導体層13側に凸となるようにy軸対称に変形した場合(図6参照)、第3、第4可動電極部26、27と第3、第4固定電極部52、62との対向面積がそれぞれ減少する。このため、第3、第4容量Cs3、Cs4の差に基づいて加速度の検出を行うと、熱歪みに起因する電極部同士の対向面積に関する熱歪み項がキャンセルされる。
 つまり、上記加速度センサでは、y軸方向の加速度を検出する第3、第4可動電極部26、27および第3、第4固定電極部52、62の他軸感度を低減できる。また、支持基板11が第1仮想線K1を中心軸としてx軸対称に変形したとしても、x軸方向およびy軸方向の加速度の検出精度が低下することを抑制できる。さらに、支持基板11が第2仮想線K2を中心軸としてy軸対称に変形したとしても、y軸方向の加速度の検出精度が低下することを抑制できる。
 (第3実施形態)
 本開示の第3実施形態について説明する。本実施形態は、第1実施形態に対して第2、第4可動電極部25、27および第2、第4固定電極部42、62の形成場所を変更したものであり、その他に関しては第1実施形態と同様であるため、ここでは説明を省略する。
 図9に示されるように、本実施形態では、第2仮想線K2に対して線対称となるように、第1、第2可動電極部24、25が錘部21に備えられていると共に、第3、第4可動電極部26、27が錘部21に備えられている。
 同様に、第2仮想線K2に対して線対称となるように、第1、第2固定部30、40が形成されている。また、第2仮想線K2を挟んで略線対称となるように、第3、第4固定部60が形成されている。なお、略線対称に形成されているとは、第3可動電極部26および第3固定電極部52のy軸方向における配列と、第4可動電極部27および第4固定電極部62のy軸方向における配列とが反対となっているが、第2仮想線K2から第3、第4固定部30、40までの距離が等しく、ほぼ線対称に形成されていることである。
 これによれば、例えば、第3可動電極部26から第1可動電極部24に向かうy軸方向の成分を含む加速度が印加されると、当該加速度に起因する錘部21の変位により、第1、第2可動電極部24、25と第1、第2固定電極部32、42との対向面積がそれぞれ増加する。このため、Cを初期容量、ΔCt4をy軸方向の成分に起因する電極部同士の対向面積の変化に関する加速度項とすると、第1、第2容量Cs1、Cs2は次式で示される。

 したがって、上記のように、第1、第2容量Cs1、Cs2の差に基づいて加速度の検出を行うと、ΔCt4をキャンセルできる。つまり、本実施形態の加速度センサによれば、x軸方向の加速度を検出する第1、第2可動電極部24、25および第1、第2固定電極部32、42の他軸(y軸)感度を低減できる。
 なお、上記加速度センサでは、支持基板11が第1仮想線K1を中心軸として半導体層13側に凸となるようにx軸対称に変形した場合(図5参照)、第1、第2可動電極部24、25と第1、第2固定電極部32、42との対向面積がそれぞれ増加する。このため、第1、第2容量Cs1、Cs2の差に基づいて加速度の検出を行うと、熱歪みに起因する電極部同士の対向面積に関する熱歪み項がキャンセルされる。
 また、支持基板11が第2仮想線K2を中心軸として半導体層13側に凸となるようにy軸対称に変形した場合(図6参照)、第1、第2可動電極部24、25と第1、第2固定電極部32、42との間隔がそれぞれ短くなる。同様に、第3、第4可動電極部26、27と第3、第4固定電極部52、62との対向面積がそれぞれ減少する。このため、第1、第2容量Cs1、Cs2の差に基づいて加速度の検出を行うと、熱歪みに起因する電極部同士の間隔に関する熱歪み項がキャンセルされる。また、第3、第4容量Cs3、Cs4の差に基づいて加速度の検出を行うと、熱歪みに起因する電極部同士の対向面積に関する熱歪み項がキャンセルされる。
 つまり、上記加速度センサでは、x軸方向の加速度を検出する第1、第2可動電極部24、25および第1、第2固定電極部32、42の他軸感度を低減できる。また、支持基板11が第1仮想線K1を中心軸としてx軸対称に変形したとしても、x軸方向の加速度の検出精度が低下することを抑制できる。さらに、支持基板11が第2仮想線K2を中心軸としてy軸対称に変形したとしても、x軸方向およびy軸方向の加速度の検出精度が低下することを抑制できる。
 (第4実施形態)
 本開示の第4実施形態について説明する。本実施形態は、第1実施形態に対して第1~第4可動電極部24~27および第1、第4固定部30~60の形成箇所を変更したものであり、その他に関しては第1実施形態と同様であるため、ここでは説明を省略する。
 図10に示されるように、本実施形態では、第1、第2可動電極部24、25は、第1仮想線K1側と反対側に第1、第2支持部24a、25aから突出するように、第1、第2支持部24a、25aに備えられている。つまり、第1、第2支持部24a、25aは、第1実施形態の第1、第2支持部24a、25aに対して、それぞれ第1仮想線K1側に形成されている。同様に、第3、第4可動電極部26、27は、第1実施形態の第3、第4可動電極部26、27に対して、第1仮想線K1側に形成されている。
 また、第1、第2固定電極部32、42は、第1仮想線L1側に第1、第2配線部31、41から突出するように、第1、第2配線部31、41に備えられている。つまり、第1、第2配線部31、41は、第1実施形態の第1、第2配線部31、41に対して、第1仮想線K1から離れた部分に形成されている。同様に、第3、第4固定部50、60は、第1実施形態の第3、第4固定部50、60に対して、第1仮想線K1から離れた部分に形成されている。
 これによれば、第1~第4可動電極部24~27(第1、第2支持部24a、25a)の質量をさらに枠部22の中心近傍にかけることができる。このため、回転モーメントをさらに小さくでき、枠部22が回転することをさらに抑制できる。
 (第5実施形態)
 本開示の第5実施形態について説明する。本実施形態は、第1実施形態に対して支持基板11に凹部が形成されたものであり、その他に関しては第1実施形態と同様であるため、ここでは説明を省略する。
 図11に示されるように、本実施形態では、支持基板11のうち絶縁膜12から露出する部分に凹部17が形成されている。言い換えると、支持基板11のうち可動部20および第1~第4固定部30~60における支持基板11からリリースされている部分と対向する部分に凹部17が形成されている。すなわち、支持基板11には、窪み部16と対向する部分に凹部17が形成されている。
 これによれば、可動部20および第1~第4固定部30~60のうち支持基板11からリリースされている部分が支持基板11と接触することを抑制しつつ、上記第1実施形態と同様の効果を得ることができる。
 (第6実施形態)
 本開示の第6実施形態について説明する。本実施形態は、第1実施形態に対してキャップを備えるものであり、その他に関しては第1実施形態と同様であるため、ここでは説明を省略する。
 図12に示されるように、本実施形態では、SOI基板14に、可動部20および第1~第4固定部30~60を封止するキャップ90が備えられている。具体的には、キャップ90は、一面91aおよび一面91aと反対側の他面91bを有する基板91と、基板91のうちSOI基板14側の一面91aに形成された絶縁膜92と、基板91の他面91bに形成された絶縁膜93とを有している。そして、基板91の一面91aに形成された絶縁膜92がSOI基板14と接合されている。なお、本実施形態では、半導体層13にパッド81~85が備えられておらず、絶縁膜92はSOI基板14における半導体層13と直接接合等によって接合されている。
 基板91は、シリコン基板等が用いられ、一面91aのうち可動部20および第1~第4固定部30~60における支持基板11からリリースされている部分と対向する部分に窪み部91cが形成されている。この窪み部91cは、可動部20および第1~第4固定部30~60における支持基板11からリリースされている部分がキャップ90と接触することを抑制するものである。なお、図12では、窪み部91cの壁面に絶縁膜92が形成されていないものを図示しているが、窪み部91cの壁面に絶縁膜92が形成されていてもよい。
 また、キャップ90には、キャップ90をSOI基板14とキャップ90との積層方向に貫通する複数の貫通電極部94が形成されている。具体的には、絶縁膜93、基板91、絶縁膜92を貫通してアンカー部28および第1~第4配線部31~61の一部を露出させる貫通孔94aの壁面に絶縁膜94bが形成されている。また、各絶縁膜94b上にアンカー部28および第1~第4配線部31~61と電気的に接続される貫通電極94cが形成されている。そして、貫通電極94cと接続されて絶縁膜93上に配置された部分がワイヤ等を介して外部回路と電気的に接続されるパッド94dとされることにより、各貫通電極部94が構成されている。
 これによれば、可動部20および第1~第4固定部30~60に異物が付着することを抑制しつつ、上記第1実施形態と同様の効果を得ることができる。
 (第7実施形態)
 本開示の第7実施形態について説明する。本実施形態は、第6実施形態に対してキャップ90の構成を変更したものであり、その他に関しては第6実施形態と同様であるため、ここでは説明を省略する。
 図13に示されるように、本実施形態では、半導体層13には、パッド81~85が形成されている。
 そして、基板91には、パッド81~85と対向する部分に凹部91dが形成されている。なお、絶縁膜92は、一面91aに加えて、凹部91dの壁面上にも形成されている。そして、絶縁膜92上には、パッド81~85と金属接合されると共に凹部91dの底面にも形成された配線部95が形成されている。
 また、貫通電極部94は、凹部91dの底面から配線部95を露出させるように貫通孔94aが形成され、貫通電極94cが配線部95と電気的に接続された構成とされている。
 そして、半導体層13における周辺部70と当該周辺部70と対向する絶縁膜92とは、酸化膜や低誘電ガラス等からなる接合部材96を介して接合されている。
 このように、配線部95を介して貫通電極部94とパッド81~85とを電気的に接続するようにしても、上記第6実施形態と同様の効果を得ることができる。
 (他の実施形態)
 本開示は上記した実施形態に限定されるものではなく、特許請求の範囲に記載した範囲内において適宜変更が可能である。
 例えば、上記各実施形態では、アンカー部28は、枠部22の内側に形成されているものを説明したが、アンカー部28は枠部22の外側に形成されていてもよい。つまり、第2梁部23bは、第2辺部22bの外側に備えられていてもよい。
 また、上記各実施形態において、第1、第2梁部23a、23bが折れ線状のバネ機能を有するもので構成されていてもよい。
 そして、上記各実施形態において、枠部22は、矩形枠状でなく、例えば、環状であってもよい。
 さらに、上記各実施形態において、枠部22は、中心が支持基板11の中心と一致していなくてもよい。このような加速度センサとしても、回転モーメントを小さく(回転共振を大きく)できるため、枠部22が回転することを抑制できる。
 そして、上記第1、第4~第7実施形態において、第1、第3可動電極部24、26および第1、第3固定部30、50のみを有する加速度センサとしてもよい。つまり、第1容量Cs1に基づいてx軸方向の加速度を検出し、第3容量Cs3に基づいてy軸方向の加速度を検出するようにしてもよい。
 さらに、上記各実施形態において、パッド82~85に印加される電位を独立して制御するようにしてもよい。すなわち、x軸方向の加速度を検出する際にはパッド81~83のみに所定の電位を印加し、y軸方向の加速度を検出する際にはパッド81、84、85のみに所定の電位を印加するようにしてもよい。
 また、上記各実施形態を適宜組み合わせることもできる。例えば、上記第2実施形態を上記第4~第7実施形態に組み合わせ、第1仮想線K1に対して線対称となるように、第1~第4可動電極部24~27および第1~第4固定部30~60を形成するようにしてもよい。また、上記第3実施形態を第4~第7実施形態に組み合わせ、第2仮想線K2に対して線対称となるように、第1~第4可動電極部24~27および第1~第4固定部30~60を形成するようにしてもよい。さらに、上記第4実施形態を第5~第7実施形態に組み合わせ、枠部22の中心近傍に第1~第4可動電極部24~27を形成するようにしてもよい。そして、上記第5実施形態を第6、第7実施形態に組み合わせ、支持基板11に凹部17を形成するようにしてもよい。

  1.  支持基板(11)上に半導体層(13)が積層された半導体基板(14)と、
     前記半導体層に設けられ、前記半導体層の面方向のうちの一方向を第1方向とし、前記第1方向と直交し、かつ前記面方向と平行となる方向を第2方向としたとき、前記第2方向と平行な方向に延設された第1方向用可動電極(24、25)と、
     前記半導体層に設けられ、前記第1方向と平行な方向に延設された第2方向用可動電極(26、27)と、
     前記半導体層に設けられた枠部(22)と、
     前記半導体層に設けられて前記枠部に備えられ、前記第2方向の成分を含む加速度が印加されると当該第2方向に変位する第1梁部(23a)と、
     前記半導体層に設けられて前記枠部に備えられ、前記第1方向の成分を含む加速度が印加されると当該第1方向に変位する第2梁部(23b)と、
     前記第2梁部を介して前記枠部を支持するアンカー部(28)と、
     前記半導体層に設けられ、前記第1方向用可動電極と対向して配置された第1方向用固定電極(32、42)と、
     前記半導体層に設けられ、前記第2方向用可動電極と対向して配置された第2方向用固定電極(52、62)と、を備え、
     前記半導体層には、前記枠部の中心を通り、前記第2方向に延設されると共に前記第1梁部を介して前記枠部と連結された棒状の錘部(21)が設けられ、
     前記第1方向用可動電極および前記第2方向用可動電極は、前記錘部に備えられている加速度センサ。
  2.  前記第1梁部は、前記錘部の端部と前記枠部との間にそれぞれ設けられ、
     前記第2梁部は、前記錘部を基準として線対称に設けられている請求項1に記載の加速度センサ。
  3.  前記アンカー部は、前記枠部内に配置されている請求項1または2に記載の加速度センサ。
  4.  前記枠部は、中心が前記支持基板の中心と一致しており、
     前記第1方向用可動電極および前記第1方向用固定電極は、それぞれ前記枠部の中心に対して点対称に配置された第1、第2可動電極部および第1、第2固定電極部を有し、
     前記第2方向用可動電極および前記第2方向用固定電極は、それぞれ前記枠部の中心に対して点対称に配置された第3、第4可動電極部および第3、第4固定電極部を有し、
     前記第1可動電極部と前記第1固定電極部との間の第1容量(Cs1)と前記第2可動電極部と前記第2固定電極部との間の第2容量(Cs2)との差から前記第1方向における加速度を検出し、前記第3可動電極部と前記第3固定電極部との間の第3容量(Cs3)と前記第4可動電極部と前記第4固定電極部との間の第4容量(Cs4)との差から前記第2方向における加速度を検出する請求項1ないし3のいずれか1つに記載の加速度センサ。
  5.  前記枠部は、中心が前記支持基板の中心と一致しており、
     前記第1方向用可動電極は、それぞれ前記枠部の中心を通り、前記第1方向と平行となる第1仮想線(K1)に対して線対称に配置された第1、第2可動電極部を有し、
     前記第1方向用固定電極は、前記第1仮想線(K1)を挟んで配置された第1、第2固定電極部を有し、
     前記第2方向用可動電極および前記第2方向用固定電極は、それぞれ前記第1仮想線に対して線対称に配置された第3、第4可動電極部および第3、第4固定電極部を有し、
     前記第1可動電極部と前記第1固定電極部との間の第1容量(Cs1)と前記第2可動電極部と前記第2固定電極部との間の第2容量(Cs2)との差から前記第1方向における加速度を検出し、前記第3可動電極部と前記第3固定電極部との間の第3容量(Cs3)と前記第4可動電極部と前記第4固定電極部との間の第4容量(Cs4)との差から前記第2方向における加速度を検出する請求項1ないし3のいずれか1つに記載の加速度センサ。
  6.  前記枠部は、中心が前記支持基板の中心と一致しており、
     前記第1方向用可動電極および前記第1方向用固定電極は、それぞれ前記枠部の中心を通り、前記第2方向と平行となる第2仮想線(K2)に対して線対称に配置された第1、第2可動電極部および第1、第2固定電極部を有し、
     前記第2方向用可動電極は、前記第2仮想線に対して線対称に配置された第3、第4可動電極部を有し、
     前記第2方向用固定電極は、前記第2仮想線を挟んで配置された第3、第4固定電極部を有し、
     前記第1可動電極部と前記第1固定電極部との間の第1容量(Cs1)と前記第2可動電極部と前記第2固定電極部との間の第2容量(Cs2)との差から前記第1方向における加速度を検出し、前記第3可動電極部と前記第3固定電極部との間の第3容量(Cs3)と前記第4可動電極部と前記第4固定電極部との間の第4容量(Cs4)との差から前記第2方向における加速度を検出する請求項1ないし3のいずれか1つに記載の加速度センサ。
  7.  前記枠部の中心を通り、前記第1方向と平行となる仮想線を第1仮想線(K1)としたとき、前記錘部には、前記第1仮想線と平行となる第1方向用支持部(24a、25a)が備えられ、
     前記第1方向用可動電極は、前記第1方向用支持部から前記第1仮想線と反対側に突出するように当該第1方向用支持部に備えられることによって前記錘部に備えられている請求項1ないし6のいずれか1つに記載の加速度センサ。
  8.  前記第1、第2梁部は、平行な2本の梁が当該梁の両端で連結された矩形枠状とされている請求項1ないし7のいずれか1つに記載の加速度センサ。
