1-A)概要
本実施形態におけるマスクブランクに関して、図1~図3を用いて説明する。
・マスクブランクの基となる基体1
・化学増幅型レジストにより形成された化学増幅型レジスト層2(以降、単に「レジスト層2」とも言う。)
・レジスト層2を覆うように形成されたバッファ層3であって、保護層4から酸や塩基が過度にレジスト層2に向かわないようにしつつ、レジスト層2と保護層4との間のpHバランスを取るバッファ層3
・レジスト層2(さらに詳しく言うとバッファ層3)を被覆するように形成された保護層4
なお、記載順は積層順を表している。つまり、天地方向で言うと、基体1から見て天の方向からレジスト層2を積層させ、レジスト層2から見て天の方向からバッファ層3が積層されている。
本実施形態における基体1としては、基板10を含むものであって、特許文献1に記載のマスクブランクであって、レジスト層2を形成する前の段階のものであっても構わない。基体1としては、基板10そのものであっても構わないし、基板10の上に光半透過膜11や遮光膜12やエッチングマスク13(ハードマスク)や反射防止膜などが形成されていても構わない。また、基板10としては石英ガラスからなる基板10であっても構わない。
なお、これら各種の膜や層の具体的な組成としては、特許文献1に記載の内容や公知の内容を採用しても構わない。一例として挙げれば、光半透過膜11としてはMoSiN膜、遮光膜12としてはCrONやCrNなどの複数のクロム化合物含有膜、エッチングマスク13としてはMoSiN膜を用いても構わない。
基板10および薄膜15について以下に詳述する。
本実施形態における基板10としては、ガラス基板を用いることができる。透過型マスクの場合、基板10は、ウェハ上にパターンを形成するときの露光光に対して高い透過率を有するガラス材のものが選択される。反射型マスクの場合、露光光のエネルギーに伴う基板10の熱膨張が最小限にできる低熱膨張ガラスが選択される。
具体的には、透過型マスク(例えば、バイナリマスク、位相シフトマスクおよびグレートーンマスク)の場合、基板10の材質としては、合成石英ガラス、ソーダライムガラス、アルミノシリケートガラス、ボロシリケートガラス、無アルカリガラスなどが挙げられる。詳しい例として、波長193nmのArFエキシマレーザーや波長254nmのKrFエキシマレーザーを露光光として用いる転写型マスクの基板10には、波長300nm以下の光に対して高い透過率を有する合成石英ガラスを好ましく用いることができる。
また、反射型マスクであるEUVマスクの場合、基板10には、露光時の熱による被転写パターンの歪みを抑えるために、約0±1.0×10-7/℃の範囲内、より好ましくは約0±0.3×10-7/℃の範囲内の低熱膨張係数を有するガラス材料であるSiO2-TiO2系ガラスを好ましく用いることができる。
基板10の主表面に対して薄膜15が形成される。基板10の主表面であってレジスト膜2の下に形成される薄膜を構成する元素は、マスクブランク5から製造される転写用マスクの用途に応じて選択される。薄膜の具体的な構成を列挙するならば、以下の(1)~(5)が挙げられる。
図1を参照し、バイナリマスクブランクの薄膜15について説明する。図1は、バイナリマスクブランクの構成図である。バイナリマスクブランクを作製する場合、露光波長の光に対して透光性を有する基板上に、遮光膜を有する薄膜が形成される。
この遮光膜111は、クロム、タンタル、ルテニウム、タングステン、チタン、ハフニウム、モリブデン、ニッケル、バナジウム、ジルコニウム、ニオブ、パラジウム、ロジウム等の遷移金属単体あるいはその化合物を含む材料からなる。例えば、クロムや、クロムに酸素、窒素、炭素などの元素から選ばれる1種以上の元素を添加したクロム化合物で構成した遮光膜111が挙げられる。また、例えば、タンタルに、酸素、窒素、ホウ素などの元素から選ばれる1種以上の元素を添加したタンタル化合物で構成した遮光膜111が挙げられる。
また、薄膜15は、遮光膜111の構造が、遮光層と主表面反射防止層の2層構造や、さらに遮光層と基板10との間に裏面反射防止層を加えた3層構造としたものなどがある。また、遮光膜111の膜厚方向における組成が連続的または段階的に異なる組成傾斜膜としてもよい。
また、遮光膜111上にエッチングマスク13を有する薄膜15の構成としてもよい。このエッチングマスク13は、遷移金属シリサイドを含む遮光膜111のエッチングに対してエッチング選択性を有する(エッチング耐性を有する)特にクロムや、クロムに酸素、窒素、炭素などの元素を添加したクロム化合物からなる材料で構成することが好ましい。このとき、エッチングマスク13に反射防止機能を持たせることにより、遮光膜111上にエッチングマスク13を残した状態で転写用マスクを作製してもよい。
また、バイナリマスクの薄膜15の他の例としては、遷移金属およびケイ素(遷移金属シリサイド、特にモリブデンシリサイドを含む)の化合物を含む材料からなる遮光膜111を有する構成も挙げることができる。
この遮光膜111は、遷移金属およびケイ素の化合物を含む材料からなり、これらの遷移金属およびケイ素と、酸素および/または窒素を主たる構成要素とする材料が挙げられる。また、遮光膜111は、遷移金属と、酸素、窒素および/またはホウ素を主たる構成要素とする材料が挙げられる。遷移金属には、モリブデン、タンタル、タングステン、チタン、ハフニウム、ニッケル、バナジウム、ジルコニウム、ニオブ、パラジウム、ルテニウム、ロジウム、クロム等が適用可能である。
特に、遮光膜111をモリブデンシリサイドの化合物で形成する場合であって、遮光層(MoSi等)と主表面反射防止層(MoSiON等)の2層構造や、さらに遮光層と基板10との間に裏面反射防止層(MoSiON等)を加えた3層構造がある。
また、遮光膜111の膜厚方向における組成が連続的または段階的に異なる組成傾斜膜としてもよい。
図2は、ハーフトーン型位相シフトマスクブランク5の構成図である。ハーフトーン型位相シフトマスクを作製する場合、転写時に使用する露光光の波長に対して透光性を有する基板10上に遷移金属およびケイ素(遷移金属シリサイド、特にモリブデンシリサイドを含む)の化合物を含む材料からなる光半透過膜11を有する薄膜15が形成される。
薄膜15に含まれる光半透過膜11は、実質的に露光に寄与しない強度の光(例えば、露光波長に対して1%~30%)を透過させるものであって、所定の位相差(例えば180度)を有するものである。なお、ハーフトーン型位相シフトマスクは、この光半透過膜11をパターニングした光半透過部と、光半透過膜11が形成されていない実質的に露光に寄与する強度の光を透過させる光透過部とによって、光半透過部を透過して光の位相が光透過部を透過した光の位相に対して実質的に反転した関係になるようにすることによって、光半透過部と光透過部との境界部近傍を通過し回折現象によって互いに相手の領域に回り込んだ光が互いに打ち消しあうようにし、境界部における光強度をほぼゼロとし境界部のコントラスト即ち解像度を向上させるものである。
この光半透過膜11は、例えば遷移金属およびケイ素(遷移金属シリサイドを含む)の化合物を含む材料からなり、これらの遷移金属およびケイ素と、酸素および/または窒素を主たる構成要素とする材料が挙げられる。遷移金属には、モリブデン、タンタル、タングステン、チタン、ハフニウム、ニッケル、バナジウム、ジルコニウム、ニオブ、パラジウム、ルテニウム、ロジウム、クロム等が適用可能である。
また、光半透過膜11上に遮光膜12を有する形態の場合、上記光半透過膜11の材料が遷移金属およびケイ素を含むので、遮光膜12の材料としては、光半透過膜11に対してエッチング選択性を有する(エッチング耐性を有する)特にクロムや、クロムに酸素、窒素、炭素などの元素を添加したクロム化合物で構成することが好ましい。
多階調マスクの薄膜15は、1以上の半透過膜と遮光膜12との積層構造である。
半透過膜の材料については、ハーフトーン型位相シフトマスクブランクの光半透過膜11と同様の元素のほか、クロム、タンタル、チタン、アルミニウムなどの金属単体や合金あるいはそれらの化合物を含む材料も含まれる。
各元素の組成比や膜厚は、露光光に対して所定の透過率となるように調整される。遮光膜111の材料についてもバイナリマスクブランクの遮光膜12が適用可能であるが、半透過膜との積層構造で、所定の遮光性能(光学濃度)となるように、遮光膜12の材料の組成や膜厚は調整される。
図3を参照し、反射型マスクブランク(EUVマスクブランク)の薄膜15について説明する。図3は、反射型マスクブランクの構成図である。
反射型マスクブランクの薄膜15は、低熱膨張係数を有するガラス材料からなる基板10上に露光光を反射する多層反射膜21が形成され、多層反射膜21上に保護膜22(キャッピング層)が形成され、保護膜22の上に露光光を吸収する吸収体膜23が形成された構造を有する。
反射型マスクブランクから製造された反射型マスクは、露光光を吸収する吸収体膜23がパターン状に形成された構造を有しており、露光機(パターン転写装置)に搭載された反射型マスクに入射した光(EUV光)は、吸収体膜23のある部分では吸収され、吸収体膜のない部分では多層反射膜21により反射された光像が反射光学系を通して半導体基板上に転写される。
多層反射膜21は、高屈折率層と低屈折率層とを交互に積層して形成される。多層反射膜21の例としては、Mo膜とSi膜を交互に40周期程度積層したMo/Si周期積層膜、Ru/Si周期多層膜、Mo/Be周期多層膜、Mo化合物/Si化合物周期多層膜、Si/Nb周期多層膜、Si/Mo/Ru周期多層膜、Si/Mo/Ru/Mo周期多層膜、Si/Ru/Mo/Ru周期多層膜などがある。露光波長により、材質を適宜選択することができる。
保護膜22(キャッピング層)は、多層反射膜21を保護する膜であり、たとえばRuで構成される。
また、吸収体膜23は、露光光である例えばEUV光を吸収する機能を有するもので、例えばタンタル(Ta)単体またはTaを主成分とする材料を好ましく用いることができる。このような吸収体膜23の結晶状態は、平滑性、平坦性の点から、アモルファス状または微結晶の構造を有しているものが好ましい。
本実施形態におけるレジスト層2の形成のために用いられる化学増幅型レジストには、
種々の制限がある。後述の1-D)バッファ層3にて説明するが、本実施形態におけるレジスト層2は、保護層4から塩等を受け入れるという重要な役割を担う必要がある。ただ、保護層4から受け入れる塩によって(すなわち塩生成の反応物である保護層4の酸性物質および塩基性物質の種類によって)、使用が可能となる化学増幅型レジストの種類も変わる。つまり、レジスト層2と保護層4とでは、バッファ層3を形成するための相性が存在する。この相性については、以下の1-D)バッファ層3および1-E)保護層4で述べる。なお、上記の相性を満たしていれば、化学増幅型レジストの種類としては公知のものを用いても構わない。
本実施形態におけるバッファ層3は、保護層4により被覆される前の被覆前レジスト層20の表層部分であって被覆前レジスト層20と保護層4とが接触する部分を構成要素とするものであり、且つ、当該部分が、保護層4から移動してきた塩やその基となった酸性物質および塩基性物質(以降、これらをまとめて「塩等」とも言う。)を受け入れることにより形成される。
1.まず、保護層4としては、酸性物質および塩基性物質を含有したものを、本実施形態では用いる。
2.保護層4の内部においては、酸性物質が塩基性物質と反応することにより塩が生じることになる。
3.被覆前レジスト層20の表層部分が、当該塩や未反応の酸性物質および未反応の塩基性物質のそれぞれ一部を受け入れる。
4.最終的に、被覆前レジスト層20の表層部分が、保護層4が有する成分とレジスト層2が有する成分との共存状態となる。
しかしながら、本実施形態のように、バッファ層3の除去という形で被覆前レジスト層20の表層部分の除去を行うと、レジスト層2の最表面に存在していた界面活性剤もろとも表層部分の除去を行うことが可能になる。
以降、上記の減膜量を用いた測定手法を「減膜法」とも言う。
さて、先に述べたように、本実施形態における保護層4は、マスクブランクの主表面を異物等から保護するのみならず、バッファ層3を形成するための塩等の提供源でもある。どのような塩等が、レジスト層2に入り込んだ時にバッファ層3を形成するかは相性の問題もある。その相性については現在検討中ではあるが、現在、本発明者が把握している内容としては以下の通りである。
なお、ここでいう「分子が大きい」とは、文字通り「分子の大きさ」の大小についてのものである。もちろん、この分子の大きさは、上記に列挙した公知の方法を用いても構わない。また、簡易的な手法として一例を挙げると、分子量として両者の塩基性物質を比較して、分子量が大きい方を分子が大きいとみなしても構わない。
好適な一例を挙げると、レジスト層2の塩基性物質は低級アミンであり、保護層4の塩基性物質はそれよりも高級アミンであるのが好ましい。
上記の構成を有するのならば、その他の公知の層(膜)をマスクブランクに設けても構わない。例えば、基体1に対して上記で述べた以外の層を追加しても構わないし、保護層4を覆うように別の層を設けても構わない。
次に、本実施形態におけるマスクブランクの製造方法について、図4を用いて説明する。図4は、本実施形態におけるマスクブランクの製造方法を示す概略断面図である。なお、以下の工程の内容は、<1.マスクブランク>にて説明した内容と重複する部分もある。そのため、以下に記載が無い内容については、<1.マスクブランク>にて説明した通りである。
まず、マスクブランクの基となる基体1を準備する。具体的な構成や準備の手法は、特許文献1に記載の内容や公知の内容を用いても構わない。なお、本実施形態においては、石英ガラスからなる基板10の上に光半透過膜11、遮光膜12およびエッチングマスク13等の薄膜15を設けたものを基体1として用いた場合について述べる。
本工程においては、基体1を覆うように、化学増幅型レジストによりレジスト層2を形成する。具体的な手法は、特許文献1に記載の内容や公知の手法を用いても構わない。一例として挙げるとすれば、基体1の主表面にHMDS処理を施した後、化学増幅型レジストをスピンコートにより基体1の主表面に塗布し、ベーク処理を行う。こうして、基体1を覆うようにレジスト層2を形成する。
本工程においては、レジスト層2を被覆するように保護層4を形成する。具体的な手法は、特許文献1に記載の内容や公知の手法を用いても構わない。一例として挙げるとすれば、保護層4の原料となる薬剤をスピンコートによりレジスト層2の主表面に塗布し、ベーク処理を行う。
本工程においては、保護層形成工程中ないし後、保護層4により被覆される前の被覆前レジスト層20の表層部分であって被覆前レジスト層20と保護層4とが接触する部分に、保護層4から移動してきた塩等(すなわち酸性物質、塩基性物質および塩)を受け入れさせる。それにより、レジスト層2と保護層4との間にバッファ層3を形成する。
ただ、上記の内容はあくまで推測であり、詳細については本発明者が鋭意検討中である。
次に、本実施形態における転写用マスクおよびその製造方法について、図5を用いて説明する。図5は、本実施形態における転写用マスクの製造方法を示す概略断面図である。本実施形態における転写用マスクの製造方法は、以下の内容となる。
上記の<2.マスクブランクの製造方法>によって製造されたマスクブランクに対し、所定のパターンの形状に対応する露光を行った後、現像によりレジストパターンを形成するパターン形成工程を行い、最終的には所定の凹凸パターンを有する基体1または基板10を製造する。なお、ここでいうパターン形成工程は、レジストパターンを形成することを指しても構わないし、そこからさらに進んで、基体1または基板10に対して凹凸パターンを形成することを指しても構わない。
本実施形態によれば、以下の効果を奏する。
本発明の技術的範囲は上述した実施の形態に限定されるものではなく、発明の構成要件やその組み合わせによって得られる特定の効果を導き出せる範囲において、種々の変更や改良を加えた形態も含む。
上記の実施形態においては、レジスト層2が塩基性物質を有しており、保護層4における塩基性物質の嵩高さや大きさによって保護層4における塩の入り込み度合を規定した。しかしながら、これは一例であり、そもそも塩基性物質に依存せず他の物質によって塩の入り込み度合が決定される可能性もある。また、保護層4における酸性物質にしても塩基性物質にしても、上記にあげた例以外の化合物を使用しても、結局のところバッファ層3
が形成されればそれでよい。
塩基性物質が4級アミンである場合、アンモニウムハイドライドであることが好ましい。下記の一般式(1)に示されるアンモニウムヒドロキシド化合物であることが好ましい。式(1)中、R1、R2、R3、R4としては、炭素数1~7のアルキル基、アルコール基、および、アリール基が挙げられる。具体的には、テトラメチルアンモニウムハイドライド、エチルトリメチルアンモニウムハイドライド、テトラエチルアンモニウムハイドライド、トリエチルブチルアンモニウムハイドライド、トリブチルエチルアンモニウムハイドライド、テトラnブチルアンモニウムハイドライド、テトラsブチルアンモニウムハイドライド、テトラtブチルアンモニウムハイドライドなどが挙げられる。
なお、以下の実施例においては保護層4を設けた一方、比較例においては保護層4を設けなかった。
また、実施例1(および比較例1)においてはポジ型のレジストを使用し、実施例2(および比較例2)においてはネガ型のレジストを使用した。
2-A)基体準備工程
本実施例においては、基板10に対し、積層順に言うと、光半透過膜11、遮光膜12、エッチングマスク13を設けたものを基体1として作製した。なお、本実施例においては図2に記載の構成を採用した。
スパッタターゲットにモリブデン(Mo)とシリコン(Si)との混合ターゲット(原子%比 Mo:Si=10:90)を用い、アルゴン(Ar)と窒素(N2)とヘリウム(He)の混合ガス雰囲気(ガス圧0.3Pa,ガス流量比 Ar:N2:He=5:49:46)で、DC電源の電力を2.8kWとし、反応性スパッタリング(DCスパッタリング)を行った。スパッタリング後、250℃で5分間の加熱処理(アニール処理)を行った。
なお、光半透過膜11は、ArFエキシマレーザー(波長193nm)用の位相シフト膜でもある。なお、この位相シフト膜は、ArFエキシマレーザー(波長193nm)において、透過率は5.24%、位相差が173.85度となっていた。
スパッタターゲットにクロムターゲットを使用し、アルゴンと二酸化炭素と窒素とヘリウムの混合ガス雰囲気(ガス圧0.2Pa,ガス流量比 Ar:CO2:N2:He=22:39:6:33)中で、DC電源の電力を1.7kWとし、反応性スパッタリングを行った。
クロムターゲットを使用し、アルゴンと窒素の混合ガス雰囲気(ガス圧0.1Pa,ガス流量比 Ar:N2=83:17)中で、DC電源の電力を1.7kWとし、反応性スパッタリングを行った。
クロムターゲットを使用し、アルゴンと二酸化炭素と窒素とヘリウムの混合ガス雰囲気(ガス圧0.2Pa,ガス流量比 Ar:CO2:N2:He=21:37:11:31)中で、DC電源の電力を1.8kWとし、反応性スパッタリングを行った。
スパッタターゲットにモリブデン(Mo)とシリコン(Si)との混合ターゲット(原子%比 Mo:Si=4:96)を用い、アルゴン(Ar)と窒素(N2)とヘリウム(He)との混合ガス雰囲気(ガス圧0.1Pa,ガス流量比 Ar:N2:He=6:11:16)とし、DC電源の電力を3.0kWとした。
こうして、本実施例における基体1を作製した。
上記の基体1の表面に対し、HMDS処理を所定の条件で施した。その後、ポジ型レジストであって電子線描画用の化学増幅型レジスト(富士フイルムエレクトロニクスマテリアルズ社製XFP-255HC)を、基体1の主表面にスピンコートした。その後、加熱乾燥装置を用いて所定の加熱乾燥処理(ベーク処理)を行った。被覆前レジスト層20の膜厚は120nmとした。
保護層4の原料となる薬剤(コート液)を、レジスト層2の上にスピンコートした。なお、コート液における溶媒として、水とイソプロピルアルコールを用いた。質量比は、水:IPA=90:10とした。コート液における溶質として、三菱レイヨン社製アクアセーブ(登録商標)を用いた。この時、溶質と溶媒の質量比は、溶質:溶媒=1~3:97~99とした。その後、加熱乾燥装置を用いて所定の加熱乾燥処理(ベーク処理)を行った。保護層4の膜厚は20nmとした。
保護層形成工程におけるベーク処理により、被覆前レジスト層20の表層部分に対して保護層4の塩等を入り込ませることにより、バッファ層3を形成した。なお、減膜法を用いてバッファ層3の厚さを求めた結果、バッファ層3の厚さは5nmであった。
以上の工程を経て、本実施例におけるマスクブランクを作製した。そして、本実施例においては、当該マスクブランクを室温にて樹脂製ケース内で3か月保管した。3か月保管したマスクブランクに対して、後述の評価試験を行った。
比較例1においては、保護層4を設けなかった。つまり、2-C)保護層形成工程および2-D)バッファ層形成工程を行わなかった。それ以外は実施例1と同様とし、比較例1におけるマスクブランクを作製した。そして、当該マスクブランクを室温にて樹脂製ケース内で3か月保管した。3か月保管したマスクブランクに対して、後述の評価試験を行った。
なお、参考例として、本実施例と同様の手法でマスクブランクを別途作成し、3か月の保管を行うことなく以下の評価試験を行った。つまり、参考例1のマスクブランクは、経時により劣化する前のマスクブランクを示し、以下の評価結果が参考例1に近ければ近いほど、レジスト感度の低下を抑制することができていると言える。
なお、「参考例」と銘打ってはいるが、参考例1のマスクブランクは本実施例に則して作成されたものであり、本発明の一具体例であることは言うまでもない。
各マスクブランクに対し、電子線による露光、露光後の120℃でのベーク処理(Post Exposure Bake=PEBとも言う。)、現像を順次行い、レジストパターンを形成した。そしてそのレジストパターンに対する評価を行った。レジストパターンに対する評価は、Dose量に対するCD(Critical Dimension)幅の値を基に行った。その結果を図6に示す。なお、CDの測定にあたっては、SEM(Advantest社製 E3620)を使用した。
実施例1におけるレジスト層2の形成において、ネガ型のレジスト層2を形成したことを除けば同じ手順でマスクブランクを作製した。なお、ネガ型のレジストとしては、富士フイルムエレクトロニクスマテリアルズ社製XFN-003を用いた。
比較例2においては、保護層4を設けなかった。つまり、2-C)保護層形成工程および2-D)バッファ層形成工程を行わなかった。それ以外は実施例2と同様とし、比較例2におけるマスクブランクを作製した。
実施例2および比較例2にて作製した各マスクブランクに対し、電子線による露光、露光後の120℃でのベーク処理(PEB)、現像を順次行い、レジストパターンを形成した。
一方、比較例2のマスクブランクは、実施例2ほど優れた現像性を発揮することはなかった。特に、Dose量を32μC/cm2以上でスペース幅を180nm以下に調整した場合、現像時に、非露光部分が溶解しきらない(いわゆるスペースが抜けきらない)という現象が生じていた。
以上の通り、本実施例において、保護層4によってレジスト層2を異物から保護し且つ化学増幅型レジストとしての機能が維持され、微細なパターンを形成可能なマスクブランクを提供することができることがわかった。

- 化学増幅型レジストにより形成されたレジスト層と、
前記レジスト層を被覆するように形成された保護層と、
前記レジスト層と前記保護層との間に設けられたバッファ層と、
を有し、
前記保護層は、酸性物質、塩基性物質、および当該酸性物質が当該塩基性物質と反応することにより生じた塩を含有しており、
前記バッファ層は、前記保護層により被覆される前の被覆前レジスト層の表層部分であって前記被覆前レジスト層と前記保護層とが接触する部分を構成要素とするものであり、
且つ、当該部分は、前記酸性物質、前記塩基性物質および前記塩を含む、マスクブランク。 - 前記レジスト層は塩基性物質を含有しており、
前記保護層の塩基性物質は、前記レジスト層の塩基性物質よりも嵩高い、請求項1に記載のマスクブランク。 - 前記レジスト層は塩基性物質を含有しており、

- 前記バッファ層の厚さは10nm以下である、請求項1ないし5のいずれかに記載のマスクブランク。
- 前記保護層は水およびアルカリ性水溶液のうちのいずれかまたはその両方に可溶である、請求項1ないし6のいずれかに記載のマスクブランク。
- 前記バッファ層は水およびアルカリ性水溶液のうちのいずれかまたはその両方に可溶である、請求項1ないし7のいずれかに記載のマスクブランク。
- 化学増幅型レジストにより形成されたレジスト層を被覆するように、酸性物質、塩基性物質、および当該酸性物質が当該塩基性物質と反応することにより生じた塩を含有している保護層を形成する保護層形成工程と、
前記保護層形成工程中ないし後、前記保護層により被覆される前の被覆前レジスト層の表層部分であって前記被覆前レジスト層と前記保護層とが接触する部分に、前記保護層から移動してきた前記酸性物質、前記塩基性物質および前記塩を受け入れさせることにより、前記レジスト層と前記保護層との間にバッファ層を形成するバッファ層形成工程と、
を有する、マスクブランクの製造方法。 - 請求項1ないし8のいずれかに記載のマスクブランクに対して、200nm以下のサイズのパターンを形成するパターン形成工程と、
