前記低反射部の吸収層の少なくとも1層に第1の材料群から1種類以上を合計して50原子%以上を含み、前記第1の材料群はテルル(Te)、コバルト(Co)、ニッケル(Ni)、錫(Sn)、プラチナ(Pt)、インジウム(In)、銀(Ag)、銅(Cu)、亜鉛(Zn)、ビスマス(Bi)とその酸化物、窒化物、酸窒化物であれば好ましい。
前記低反射部は、複数層に分割された場合であっても、合計膜厚が17nm以上、45nm以下で、且つOD値(Optica Density:光学濃度)が1.0以上となる、第1の材料群から選択した材料とその他の混合物の混合割合が決められた混合材料から成る薄膜であれば好ましい。
ここで、図面に示す構成は模式的なものであり、厚さと平面寸法との関係、各層の厚さの比率などは現実のものとは異なる。また、以下に示す実施形態は、本開示の技術的思想を具体化するための構成を例示するものであって、本開示の技術的思想は、構成部品の材質、形状、構造などが下記のものに限定されるものでない。本開示の技術的思想は、特許請求の範囲に記載された請求項が規定する技術的範囲内において、種々の変更を加えることができる。
本開示の実施形態に係る反射型フォトマスクブランクの基本構成について、図1を用いて説明する。
図1に示すように、本開示の一実施形態に係る反射型フォトマスクブランク100は、基板11と、基板11上に形成された反射部17と、反射部17上に形成された低反射部18とを備えている。また、反射型フォトマスクブランク100は、反射部17において多層反射膜12と、キャッピング層13とを備えており、低反射部18において吸収層14と、最表層15とを備えている。すなわち、反射型フォトマスク200は、基板11の一方の面側に、多層反射膜12、キャッピング層13、吸収層14、及び最表層15がこの順に積層されている。以下、各層について詳細に説明する。
基板11は、反射型フォトマスクブランク100の基材となる層である。本発明の実施形態に係る基板11には、平坦なSi基板や合成石英基板等を用いることができる。また、基板11には、チタンを添加した低熱膨張ガラスを用いることができるが、熱膨張率の小さい材料であれば、本発明ではこれらに限定されるものではない。
また、図4に示すように、基板11の多層反射膜12を形成していない面に裏面導電膜16を形成することができる。裏面導電膜16は、反射型フォトマスクブランク100を露光機に設置するときに静電チャックの原理を利用して固定するための膜である。
反射部17は、基板11上に形成され、反射型フォトマスクブランク100に入射した光を反射するために設けられている。反射部17は、多層反射膜12と、キャッピング層13とを備えている。
多層反射膜12は、基板11上に形成される層であり、反射型フォトマスクブランク100において露光光であるEUV光(極端紫外光)を反射するために設けられた層である。
多層反射膜12は、EUV光に対する屈折率の大きく異なる材料の組み合わせによる複数の反射膜から構成されている。例えば、多層反射膜12は、Mo(モリブデン)とSi(シリコン)、またはMo(モリブデン)とBe(ベリリウム)といった組み合わせの層を40周期程度繰り返し積層することにより形成することができる。
キャッピング層13は、多層反射膜12上に形成される層であり、吸収層パターンをエッチングする際に、多層反射膜12へのダメージを防ぐエッチングストッパとして機能する層である。本発明の実施形態に係るキャッピング層13は、吸収層14のパターン形成の際に行われるドライエッチングに対して耐性を有する材質で形成されている。例えば、キャッピング層13は一般的にルテニウム(Ru)が適用される。なお、多層反射膜12の材質やエッチング条件により、キャッピング層13はなくてもかまわない。
低反射部18は、反射部17上に形成され、反射型フォトマスクブランク100において露光光であるEUV光を吸収するために設けられた層である。低反射部18は、吸収層14と、最表層15とを備えている。なお、低反射部18は少なくとも二層以上で構成されており、そのうちの一層を吸収層14とし、吸収層14上に最表層15を備えている。
吸収層14は、キャッピング層13上に形成される層であり、少なくとも1層以上で構成される層である。また、吸収層14は、転写するための微細パターンである吸収層パターン(転写パターン)を形成する層である。
図2に示すように、反射型フォトマスクブランクの吸収層14の一部を除去することにより、即ち吸収層14をパターニングすることにより、反射型フォトマスク200の吸収パターン(吸収層パターン)が形成される。EUVリソグラフィにおいて、EUV光は斜めに入射し、反射部17で反射されるが、低反射部パターン18aが光路の妨げとなる射影効果により、ウェハ(半導体基板)上への転写性能が悪化することがある。この転写性能の悪化は、EUV光を吸収する低反射部18の厚さを薄くすることで低減される。
従来の吸収層14の主材料であるタンタル(Ta)の消衰係数kは0.041である。吸収層14の主材料が、タンタル(Ta)より大きい消衰係数kを有する化合物材料であれば、従来に比べて吸収層14の厚さを薄くすることが可能であり、射影効果を低減できる。
また、検査光に対する微小パターンのコントラストは、反射層(反射部)の反射率及び低反射部の反射率を用いて算出される。具体的には、反射層の反射率をRm、低反射部の反射率をRaとしたとき、コントラストは、下記の式(1)に従って算出される。
(Rm-Ra)/(Rm+Ra)×100 ・・・式(1)
微小パターンの反射率分布の場合、Rm>Raとは限らず、Rm<Raの反転パターンになる場合がある。このような場合は、コントラストはマイナスに大きい方が像は鮮明になる。よって式(1)でパターンが判別できるコントラストの範囲は、-0.1より小さく、0.1より大きい場合である。

従来のEUV反射型マスクの吸収層には、上述の通りタンタル(Ta)を主成分とする化合物材料が適用されてきた。吸収層の主成分がタンタル(Ta)である場合、EUV光に対する光学濃度OD値が1以上となるには、膜厚は40nm以上必要であった。また、OD値が2以上となるには、膜厚は70nm以上必要であった。
OD値は大きいほうがコントラストは良く、高い転写性が得られる。パターン転写にはOD値が1より大きい必要がある。なお、本実施形態において、上記従来との比較により、OD値は1.5以上であると、更に好ましい。
吸収層14の化合物材料は、第1の材料群の他に、アモルファス性、洗浄耐性、ミキシング防止、位相シフト等の目的で別材料を混合しても良い。
最表層15の材料には、フッ素系ガスまたは塩素系ガスでエッチング可能な第2の材料群から少なくとも1種類以上選択することができる。第2の材料群は珪素(Si)、チタン(Ti)、タンタル(Ta)、クロム(Cr)、ルテニウム(Ru)、モリブデン(Mo)とその酸化物、窒化物、酸窒化物を含む。エッチング速度を低下させないために、最表層15は、第2の材料群の材料を少なくとも50%以上含有する材料であることが望ましい。
吸収層14が塩素ガスでエッチング可能な錫もしくはインジウムを含む場合、最表層15においても、同様に塩素系ガスでエッチング可能な窒化タンタルやモリブデンを好適に選択することができる。この場合、1回のプロセスで低反射部をエッチング加工できるため、プロセスの簡略化やコンタミの低減に期待できる。
尚、最表層15と吸収層14の境界は必ずしも明確である必要はなく、組成比が連続的に変化する一層でも構わない。
最表層15の混合材料は、第2の材料群の他に、アモルファス性、洗浄耐性、ミキシング防止、位相シフト等の目的で別材料を混合しても良い。
次に、反射型フォトマスクの製造方法について図4から図8を用いて説明する。
図4に示すように、反射型フォトマスクブランク100に備えられた低反射部18の上に、ポジ型化学増幅型レジスト(SEBP9012:信越化学工業株式会社製)を120nmの膜厚にスピンコートで成膜した。その後、110℃で10分間ベークし、図5に示すように、レジスト膜19を形成した。
次いで、電子線描画機(JBX3030:日本電子株式会社製)によってポジ型化学増幅型レジストで形成されたレジスト膜19に所定のパターンを描画した。その後、110℃、10分間ベーク処理を施し、次いでスプレー現像(SFG3000:シグマメルテック株式会社製)した。これにより、図6に示すように、レジストパターン19aを形成した。
次に、図8に示すようにレジストパターン19aをエッチングマスクとして、塩素系ガスを主体としたドライエッチングにより吸収層14のパターニングを行い、吸収層パターンを形成した。これにより、最表層パターン及び吸収層パターンを備える低反射部パターン18aが形成された。
本実施形態に係る反射型フォトマスクブランク100及び反射型フォトマスク200は、以下の効果を有する。
(1)本実施形態の反射型フォトマスクブランク100において、吸収層14の波長13.5nmに対する消衰係数kは、k>0.041である。
この構成によれば、従来の材料よりEUV光に対する吸収性の高い材料を用いることにより、低反射部18を薄膜化でき、射影効果を低減できる。
(2)本実施形態の反射型フォトマスクブランク100において、吸収層の膜厚をda、最表層の膜厚をdcとしたときに、低反射部の膜厚は、0.5×da+dc≦21.5nmを満たす膜厚、もしくは0.5×da+dc≧27.5nmを満たす膜厚である。
この構成によれば、十分なコントラストを得ることができ、転写性が高くなる。
(3)本実施形態の反射型フォトマスクブランク100において、吸収層14は第1の材料群から選択される1種類以上の元素を合計して50原子%以上含む。なお、第1の材料群は、テルル(Te)、コバルト(Co)、ニッケル(Ni)、錫(Sn)、プラチナ(Pt)、インジウム(In)、銀(Ag)、銅(Cu)、亜鉛(Zn)、及びビスマス(Bi)、並びにその酸化物、窒化物、及び酸窒化物を含む。
この構成によれば、低反射部18を薄膜化でき、射影効果を低減できる。
<実施例1>
基板として低熱膨張性を有する合成石英基板を用いた。基板の上に、多層反射膜としてシリコン(Si)とモリブデン(Mo)とを一対とする積層膜を40枚積層して形成した。多層反射膜の膜厚は280nmとした。
次に、多層反射膜上に、ルテニウム(Ru)を用いて膜厚が3.5nmになるようにキャッピング層を成膜した。これにより、基板上には多層反射膜及びキャッピング層を有する反射部が形成された。
キャッピング層の上に、酸化錫を用いて膜厚が25nmとなるように吸収層を成膜した。錫と酸素の原子数比率は、EDX(エネルギー分散型X線分析)で測定したところ1:2.5であった。また、XRD(X線回析装置)で測定したところ、わずかに結晶性が見られるものの、アモルファスであることが分かった。
次に、基板の多層反射膜が形成されていない側に、窒化クロム(CrN)を用いて100nmの厚さとなるように裏面導電膜を成膜した。
基板上へのそれぞれの膜の成膜は、多元スパッタリング装置を用いた。各々の膜の膜厚は、スパッタリング時間で制御した。
次いで、電子線描画機(JBX3030:日本電子株式会社製)によってポジ型化学増幅型レジストに所定のパターンを描画した。
その後、110度で10分間ベーク処理を施し、次いでスプレー現像(SFG3000:シグマメルテック株式会社製)した。これによりレジストパターンを形成した。
次に、塩素系ガスを主体としたドライエッチングにより吸収層のパターニングを行い、吸収層パターンを形成した。これにより、低反射部において最表層パターン及び吸収層パターンを有する低反射部パターンが形成された。
次に、残ったレジストパターンの剥離を行った。以上により、実施例1の反射型フォトマスクを作製した。
なお、実施例1の低反射部パターンは、転写評価用の反射型フォトマスク上で、線幅100nmLS(ラインアンドスペース)パターン、AFMを用いた吸収層の膜厚測定用の線幅200nmLSパターン、EUV反射率測定用の4mm角の低反射部除去部を含んでいる。この線幅100nmLSパターンは、EUVの斜め照射による射影効果の影響が見えやすくなるように、x方向とy方向にそれぞれ設計した。
吸収層の膜厚を21nmに変更した。また、最表層の膜厚を4nmに変更した。このとき、吸収層の膜厚をda、最表層の膜厚をdcとした場合に、0.5×da+dc=14.5となった。低反射部の膜厚は合計で25nmとなった。それ以外は実施例1と同様の方法で、実施例2の反射型フォトマスクを作製した。
<実施例3>
吸収層の膜厚を39nmに変更した。また、最表層の膜厚を10nmに変更した。このとき、吸収層の膜厚をda、最表層の膜厚をdcとした場合に、0.5×da+dc=29.5となった。低反射部の膜厚は合計で49nmとなった。それ以外は実施例1と同様の方法で、実施例3の反射型フォトマスクを作製した。
最表層の材料を窒化タンタルに変更した。また、最表層のパターニングにおいて、塩素系ガスを主体としたドライエッチングにより最表層パターンを形成した。それ以外は実施例1と同様の方法で、実施例4の反射型フォトマスクを作製した。なお、実施例1と同様に洗浄を行った後、AFMで膜厚を測定し、成膜時の膜厚と比較したが、変化は見られなかった。
<実施例5>
吸収層の膜厚を21nmに変更し、最表層の膜厚を4nmに変更した。このとき、吸収層の膜厚をda、最表層の膜厚をdcとした場合に、0.5×da+dc=14.5となった。低反射部の膜厚は合計で25nmとなった。それ以外は実施例4と同様の方法で、実施例5の反射型フォトマスクを作製した。
吸収層の膜厚を39nmに変更し、最表層の膜厚を10nmに変更した。このとき、吸収層の膜厚をda、最表層の膜厚をdcとした場合に、0.5×da+dc=29.5となった。低反射部の膜厚は合計で49nmとなった。それ以外は実施例4と同様の方法で、実施例6の反射型フォトマスクを作製した。
<実施例7>
吸収層の材料を酸化錫とタンタル(Ta)が50:50の原子数比率で均質となる混合材料(SnTaO)に変更した。それ以外は実施例1と同様の方法で、実施例7の反射型フォトマスクを作製した。
吸収層の膜厚を21nmに変更し、最表層の膜厚を4nmに変更した。このとき、吸収層の膜厚をda、最表層の膜厚をdcとした場合に、0.5×da+dc=14.5となった。低反射部の膜厚は合計で25nmとなった。それ以外は実施例7と同様の方法で、実施例8の反射型フォトマスクを作製した。
<実施例9>
吸収層の膜厚を39nmに変更し、最表層の膜厚を10nmに変更した。このとき、吸収層の膜厚をda、最表層の膜厚をdcとした場合に、0.5×da+dc=29.5となった。低反射部の膜厚は合計で49nmとなった。それ以外は実施例7と同様の方法で、実施例9の反射型フォトマスクを作製した。
吸収層の膜厚を40nmに変更した。これにより低反射部の膜厚は42nmとなった。このとき、吸収層の膜厚をda、最表層の膜厚をdcとした場合に、0.5×da+dc=22となった。それ以外は実施例1と同様の方法で、比較例1の反射型フォトマスクを作製した。
<比較例2>
最表層の膜厚を10nmに変更した。これにより低反射部の膜厚は35nmとなった。このとき、吸収層の膜厚をda、最表層の膜厚をdcとした場合に、0.5×da+dc=22.5となった。それ以外は実施例1と同様の方法で、比較例1の反射型フォトマスクを作製した。
最表層の材料を窒化タンタルに変更した。それ以外は比較例1と同様の方法で、比較例3の反射型フォトマスクを作製した。
<比較例4>
最表層の材料を窒化タンタルに変更した。それ以外は比較例2と同様の方法で、比較例4の反射型フォトマスクを作製した。
最表層の材料を酸化錫とタンタル(Ta)が50:50の原子数比率で均質となる混合材料(SnTaO)に変更した。それ以外は比較例1と同様の方法で、比較例5の反射型フォトマスクを作製した。
<比較例6>
最表層の材料を酸化錫とタンタル(Ta)が50:50の原子数比率で均質となる混合材料(SnTaO)に変更した。それ以外は比較例2と同様の方法で、比較例6の反射型フォトマスクを作製した。
参考例として、従来のタンタルを主成分とした既存膜のフォトマスクを想定した。窒化タンタル(TaN)を用いて膜厚58nmになるよう吸収層を形成し、酸化タンタル(TaO)を用いて膜厚2nmになるよう最表層を形成して反射型フォトマスクを作製した。それ以外は、実施例1と同様の方法で参考例の反射型フォトマスクを作製した。
上述した実施例1から9、比較例1から6、参考例で得られた反射型フォトマスクについて、以下の方法で検査性及び転写性能の評価を行った。なお、検査性は検査光に対するコントラストの測定値から評価した。また、転写性能はウェハ露光評価により確認した。
実施例1から9、比較例1から6、参考例において、波長199nmの検査装置を用いて、反射率分布からコントラストを算出した。検査装置のNAは0.85であった。反射率の測定には、x方向のLSパターンを用いた。LSパターンの反射部からの反射率をRm、低反射部からの反射率をRaとして、上述した式(1)を用いてコントラストを算出した。また、算出したコントラストの値から、検査性について以下の○、×の2段階で評価した。
<評価基準>
○:コントラスト値が-0.1より小さい、もしくは0.1より大きい場合
×:コントラスト値が-0.1以上0.1以下である場合
EUV露光装置(NXE3300B:ASML社製)を用いて、EUVポジ型化学増幅型レジストを塗布した半導体ウェハ上に、各実施例、比較例及び参考例で作製した反射型フォトマスクの吸収層パターンを転写露光した。このとき、露光量は、x方向のLSパターンが設計通りに転写するように調節した。その後、電子線寸法測定機により転写されたレジストパターンの観察及び線幅測定を実施し、解像性とH-Vバイアスの確認し、以下の○、△、×の3段階で評価した。
<評価基準>
○:H-Vバイアスが2.2nm(参考例のH-Vバイアスの値)より小さい場合
△:H-Vバイアスが2.2nm以上であり、3nm以下である場合
×:H-Vバイアスが3nmを超える場合
以上の評価結果を表1に示す。

Claims (6)
- 基板と、
前記基板上に形成されて入射した光を反射する反射部と、
前記反射部上に形成されて入射した光を吸収する低反射部と、を備え、
前記低反射部は、吸収層と最表層とを備える少なくとも2層以上の積層構造体であり、
前記吸収層の波長13.5nmに対する消衰係数kは、k>0.041であり、
前記吸収層の膜厚をda、前記最表層の膜厚をdcとしたとき、前記低反射部の膜厚は、
0.5×da+dc≦21.5nmを満たす膜厚、もしくは
0.5×da+dc≧27.5nmを満たす膜厚であることを特徴とする反射型フォトマスクブランク。 - 前記吸収層の波長13.5nmに対する消衰係数kは、k>0.041であり、
前記吸収層の屈折率nは、n≦0.98であることを特徴とする請求項1に記載の反射型フォトマスクブランク。 - 前記吸収層は、少なくとも1層以上で構成され、
前記吸収層の少なくとも1層は、第1の材料群から選択される1種類以上の元素を合計して50原子%以上含み、
前記第1の材料群は、テルル(Te)、コバルト(Co)、ニッケル(Ni)、錫(Sn)、プラチナ(Pt)、インジウム(In)、銀(Ag)、銅(Cu)、亜鉛(Zn)、及びビスマス(Bi)、並びにその酸化物、窒化物、及び酸窒化物であることを特徴とする請求項1又は2に記載の反射型フォトマスクブランク。 - 前記吸収層は、錫(Sn)、及びインジウム(In)、並びにその酸化物、窒化物、及び酸窒化物から選択される1種類以上の元素を合計して50原子%以上含み、
前記最表層は、第2の材料群から選択される1種類以上の元素を合計して50原子%以上を含み、
前記第2の材料群は、珪素(Si)、チタン(Ti)、タンタル(Ta)、Cr(クロム)、モリブデン(Mo)、及びルテニウム(Ru)、並びにその酸化物、窒化物、及び酸窒化物であることを特徴とする請求項1から請求項3のいずれか1項に記載の反射型フォトマスクブランク。 - 前記低反射部は、複数層に分割された場合であっても、前記低反射部の合計膜厚が17nm以上45nm以下の範囲内であり、且つOD値(Optical Density:光学濃度)が1.0以上となる薄膜であり、且つ、第1の材料群から選択される材料を含み、
前記第1の材料群は、テルル(Te)、コバルト(Co)、ニッケル(Ni)、錫(Sn)、プラチナ(Pt)、インジウム(In)、銀(Ag)、銅(Cu)、亜鉛(Zn)、及びビスマス(Bi)、並びにその酸化物、窒化物、及び酸窒化物であることを特徴とする請求項1から請求項4のいずれか1項に記載の反射型フォトマスクブランク。 - 基板と、
前記基板上に形成されて入射した光を反射する反射部と、
前記反射部上に形成されて入射した光を吸収する低反射部と、を備え、
前記低反射部は、吸収層と最表層とを備える少なくとも2層以上の積層構造体であり、
前記吸収層の波長13.5nmに対する消衰係数kは、k>0.041であり、
前記吸収層の膜厚をda、前記最表層の膜厚をdcとしたとき、前記低反射部の膜厚は、
0.5×da+dc≦21.5nmを満たす膜厚、もしくは
0.5×da+dc≧27.5nmを満たす膜厚であることを特徴とする反射型フォトマスク。
