[表面処理された金属粉]
本発明による、表面処理された金属粉は、表面処理された金属粉に対するN(窒素)の重量%が0.02%以上で、Al、Si、Ti、Zr、Ce及びSnからなる群から選択された1種の元素の付着量をx(μg)、焼結開始温度をy(℃)としたとき、次の式: 50≦x≦1500 y≧0.2x+600 を満たす、表面処理された金属粉にある。
表面処理に供される金属粉の金属としては、例えば、Ag、Pd、Pt、Ni、及びCuから選択された金属を使用することができ、好ましくは、Ag、Ni、及びCuから選択された金属を使用することができる。金属粉として、銅粉、銀粉、及びニッケル粉が好ましい。
このような金属粉は、公知の方法によって製造された金属粉を使用することができる。好適な実施の態様において、例えば、湿式法によって製造された金属粉、乾式法によって製造された金属粉を使用することができる。好適な実施の態様において、湿式法によって製造された銅粉、例えば、不均化法、化学還元法等によって製造された銅粉を使用することができる。湿式法によって製造された銅粉は、本発明による表面の処理まであわせて一貫して湿式プロセスになる点で好適である。
表面処理された金属粉は、金属粉の表面にAl、Si、Ti、Zr、Ce、及びSnからなる群から選択された1種の元素が、表面処理によって吸着されて、表面処理層となっている。好適な実施の態様において、このように表面処理によって吸着される元素は、Al、Si、Ti、Zr、Ce、及びSnからなる群から選択された1種の元素、好ましくはAl、Si、及びTiからなる群から選択された1種の元素、さらに好ましくはSi又はTiとすることができる。
表面処理された金属粉は、金属粉の表面にAl、Si、Ti、Zr、Ce、及びSnからなる群から選択された1種の元素が、表面処理によって吸着されて、表面処理層となっている。この元素の付着量は、実施例に記載のように、ICP(誘導結合プラズマ原子発光分析法)によって求めることができる。好適な実施の態様において、表面処理された金属粉は、金属粉1gに対して、この元素の付着量が、例えば10~10000μg、好ましくは50~1500μg、さらに好ましくは100~1000μg、さらに好ましくは100~600μgとすることができる。金属粉に対する元素の付着量を、ppmで表すこともでき、1ppmは金属粉1gに対して元素が1μgの付着量であることを表す。カップリング剤が金属粉に吸着するメカニズムは不明であるが、本発明者は、カップリング剤末端のアミノ基の窒素と金属との間で働く相互作用で吸着していると考えている。
表面処理された金属粉は、金属粉と同様に、これを使用した導電性金属粉ペーストを製造して、これを焼結することによって電極を製造することができる。本発明による表面処理された金属粉は、優れた焼結遅延性を有する。焼結遅延性の指標として、焼結開始温度がある。これは金属粉から成る圧粉体を還元性雰囲気中で昇温し、ある一定の体積変化(収縮)が起こったときの温度のことである。本発明では1%の体積収縮が起こるときの温度を焼結開始温度とする。具体的には、実施例の記載の通りに測定した。焼結開始温度が高いことは、焼結遅延性に優れていることを意味する。
本発明に係る表面処理された金属粉は、表面処理された金属粉に対するN(窒素)の重量%が0.02%以上で、Al、Si、Ti、Zr、Ce及びSnからなる群から選択された1種の元素の金属粉1gに対する付着量をx(μg)、焼結開始温度をy(℃)としたとき、次の式:

を満たすものとなっており、好ましくは次の式: 100≦x≦1000 を満たすものとなっており、さらに好ましくは次の式: 100≦x≦600 を満たすものとなっている。
本発明に係る表面処理された金属粉は、レーザー回折式粒度分布測定装置により測定した平均粒径D50が、0.05~1μmの範囲、好ましくは0.05~0.5μmとすることができ、最大粒子径Dmaxが1μm以下で二次粒子が存在しないものとすることができる。レーザー回折式粒度分布測定装置として、例えば、島津製作所製SALD-2100を使用することができる。本発明において、二次粒子とは、上記方法で粒度分布を測定したときに、極大値が複数ある場合の、大きい極大値側近傍の粒子のことを指す。上記方法で粒度分布の極大値が一つのみの場合、二次粒子が存在しないという。
本発明に係る表面処理された金属粉を使用して、導電性金属粉ペースト(導電性ペースト)を製造することができる。本発明に係る表面処理された金属粉は、ペーストを製造する場合においても、ペースト中で凝集することなく、容易に分散する。そして、得られた導電性ペーストは、粒子の凝集が低減されていることから、薄層電極に求められる平坦な塗膜を、容易に形成できるものとなっており、平坦な薄層電極の形成に好適なものとなっている。このように、本発明に係る表面処理された金属粉、及びこれを使用した導電性ペーストは、作業性及び生産性に優れたものとなっている。そして、本発明に係る表面処理された金属粉の焼結遅延性は、この導電性ペーストのなかで十分に発揮されることから、この導電性ペーストもまた、焼結遅延性に優れ、高い焼結開始温度を示すものとなっている。
導電性金属粉ペーストによる塗膜の平坦性は、実施例に記載のように、塗膜の最大山高さRzを、接触式表面粗さ計(小坂研究所製、SE-3400)によりJIS-BO601に従ってn=3で測定し、平均値を求めることで評価することができる。本発明による導電性金属粉ペーストは、本発明による表面処理された金属粉の低い凝集性と高い分散性を反映して、その塗膜は、Rzが小さく、高い平坦性を発揮できるペーストとなっている。
好適な実施の態様において、本発明に係る表面処理された金属粉は、圧粉体を還元性雰囲気中で昇温して焼結体を形成することができる。得られた焼結体は、優れた電極として形成される。また、好適な実施の態様において、上述のように、粉体を配合した導電性金属粉ペーストを製造して、これを塗工した後に焼結して、電極を製造することができる。本発明に係る表面処理された金属粉を使用した場合に、このように焼結して製造される焼結体(電極)は、平坦な薄層電極として好適であることから、特に、チップ積層セラミックコンデンサーの内部電極として好適に使用可能である。このチップ積層セラミックコンデンサーは、小型高密度の実装が可能であることから、多層基板の内層あるいは最外層に好適に実装して使用することができ、これを搭載した電子部品において、好適に使用することができる。
本発明の好適な実施の態様によれば、このように焼結して製造される電極(焼結体)は、その断面において、好ましくは、直径が10nm以上の、SiO2、TiO2、又はAl2O3のいずれかが存在しているものとすることができる。好適な実施の態様において、この焼結体は、その断面に、最大径0.5μm以上のSiO2、TiO2、又はAl2O3のいずれかが0.5個/μm2以下で存在しているものとすることができ、あるいは、例えば0.0~0.5個/μm2の範囲で、例えば0.1~0.5個/μm2の範囲で、存在しているものとすることができる。この最大径とは、SiO2、TiO2、又はAl2O3の粒子の最小外接円の直径をいう。本発明の好適な実施の態様において、SiO2、TiO2、又はAl2O3の粒子の析出はこのように制御されており、極薄電極の形成を可能にすると同時に、電極の信頼性(品質)を低下させることがない。
本発明による表面処理された金属粉は、金属粉を、アミノ基を有するカップリング剤の水溶液と混合して、金属粉分散液を調製する工程、金属粉分散液から金属粉を残渣として回収する工程、残渣として回収された金属粉を水性溶媒によって洗浄する工程、を行って得ることができる。
表面処理に供される金属粉としては、上述した通りの金属粉を使用することができる。さらに、好適に使用できる金属粉として、次のような湿式法により製造された銅粉を挙げることができる。
好適な実施の態様において、湿式法による銅粉の製造方法として、アラビアゴムの添加剤を含む水性溶媒中に亜酸化銅を添加してスラリーを作製する工程、スラリーに希硫酸を5秒以内に一度に添加して不均化反応を行う工程、を含む方法によって製造される銅粉を使用することができる。好適な実施の態様において、上記スラリーは、室温(20~25℃)以下に保持するとともに、同様に室温以下に保持した希硫酸を添加して、不均化反応を行うことができる。好適な実施の態様において、上記スラリーは、7℃以下に保持するとともに、同様に7℃以下に保持した希硫酸を添加して、不均化反応を行うことができる。好適な実施の態様において、希硫酸の添加は、pH2.5以下、好ましくはpH2.0以下、さらに好ましくはpH1.5以下となるように、添加することができる。好適な実施の態様において、スラリーへの希硫酸の添加は、5分以内、好ましくは1分以内、さらに好ましくは30秒以内、さらに好ましくは10秒以内、さらに好ましくは5秒以内となるように、添加することができる。好適な実施の態様において、上記不均化反応は10分間で終了するものとすることができる。好適な実施の態様において、上記スラリー中のアラビアゴムの濃度は、0.229~1.143g/Lとすることができる。上記亜酸化銅としては、公知の方法で使用された亜酸化銅、好ましくは亜酸化銅粒子を使用することができ、この亜酸化銅粒子の粒径等は不均化反応によって生成する銅粉の粒子の粒径等とは直接に関係がないので、粗粒の亜酸化銅粒子を使用することができる。この不均化反応の原理は次のようなものである:
Cu2O+H2SO4 → Cu↓+CuSO4+H2O
この不均化によって得られた銅粉は、所望により、洗浄、防錆、ろ過、乾燥、解砕、分級を行って、その後にアミノ基を有するカップリング剤の水溶液と混合することもできるが、好ましい実施の態様において、所望により、洗浄、防錆、ろ過を行った後に、乾燥を行うことなく、そのままアミノ基を有するカップリング剤の水溶液と混合することができる。
本発明において表面処理された金属粉は表面にAl、Si、Ti、Zr、Ce、及びSnからなる群から選択された1種の元素を含む表面処理層が設けられたものとなるが、これらの元素はアミノ基を有するカップリング剤に由来する。好適な実施の態様において、アミノ基を有するカップリング剤としては、アミノシラン、アミノ含有チタネート、アミノ含有アルミネートからなる群から選択された1種以上のカップリング剤を使用することができる。好適な実施の態様において、アミノ基を有するカップリング剤は、中心原子であるAl、Ti、又はSiに配位する分子鎖の末端にアミノ基を有する構造となっている。本発明者は、この末端にアミノ基が位置することが、好適な表面処理をもたらすものとなっていると考えている。
好適な実施の態様において、アミノ基を有するカップリング剤として、次の式I:

で表されるアミノシランを使用することができる。
好適な実施の態様において、アミノ基を有するカップリング剤として、次の式II:

p及びqは、1~3の整数であり、p+q=4である。)
で表されるアミノ基含有チタネートを使用することができる。
金属粉を、アミノ基を有するカップリング剤の水溶液と混合して、金属粉分散液が調製される。好適な実施の態様において、金属粉分散液が、金属粉1gに対して、アミノ基を有するカップリング剤を0.005g以上、0.025g以上、好ましくは0.050g以上、さらに好ましくは0.075g以上、さらに好ましくは0.10g以上を含むものとすることができ、あるいは、例えば、0.005~0.500g、0.025~0.250g、0.025~0.100gの範囲の量を含むものとすることができる。金属粉と、アミノ基を有するカップリング剤の水溶液とは、公知の方法によって混合することができる。この混合にあたっては、適宜、公知の方法によって撹拌を行うことができる。好適な実施の態様において、混合は、例えば、常温で行うことができ、例えば、5~80℃、10~40℃、20~30℃の範囲の温度で行うことができる。
好適な実施の態様において、金属粉分散液を調製する工程の後に、金属粉分散液を撹拌する工程を行うことができる。また、好適な実施の態様において、金属粉分散液を調製する工程の後に、金属粉分散液を超音波処理する工程を行うことができる。この撹拌と超音波処理は、いずれかのみを行うことができるが、両方を同時にあるいは前後して行うこともできる。超音波処理は、100mLあたり、好ましくは50~600W、さらに好ましくは100~600Wの出力で行うことができる。好ましい実施の態様において、超音波処理は、好ましくは10~1MHz、さらに好ましくは20~1MHz、さらに好ましくは50~1MHzの周波数で行うことができる。超音波処理の処理時間は、銅粉分散液の状態に応じて選択するが、好ましくは1~180分間、さらに好ましくは3~150分間、さらに好ましくは10~120分間、さらに好ましくは20~80分間とすることができる。
金属粉分散液は、混合、撹拌及び/又は超音波処理によって、金属粉分散液中の金属粉がカップリング剤と十分に接触した後に、金属粉分散液から金属粉を、残渣として回収する工程、残渣として回収された金属粉を、水性溶媒によって洗浄する工程を、行う。残渣としての回収は、公知の手段で行うことができ、例えば、ろ過、デカンテーション、遠心分離等を使用することができ、好ましくはろ過を使用することができる。水性溶媒による洗浄は、水性溶媒を用いて公知の手段で行うことができる。例えば、残渣に水性溶媒を添加して撹拌した後に、再び残渣として回収することによって行うことができ、あるいは例えば、ろ過フィルターに載置された残渣に対して水性溶媒を連続的に添加することによっても行うことができる。
洗浄に使用される水性溶媒としては、純水、又は水溶液を使用することができる。水溶液としては、例えば、無機酸、無機酸の塩、有機酸、有機酸の塩、水溶性のアルコール、及び水溶性のエステルから選択された1種以上の溶質又は溶媒が、溶解又は分散した水溶液を使用することができる。無機酸及びその塩としては、例えば、塩酸、硝酸、硫酸、リン酸、及び炭酸、及びそれらの塩を挙げることができる。塩としては、例えば、ナトリウム塩、カリウム塩、及びカルシウム塩を挙げることができる。有機酸及びその塩としては、例えば、1~3価でC1~C7のカルボン酸及びその塩を挙げることができ、例えば、ギ酸、酢酸、乳酸、リンゴ酸、クエン酸、シュウ酸、安息香酸、及びフタル酸、及びそれらの塩を挙げることができる。塩としては、例えば、ナトリウム塩、カリウム塩、及びカルシウム塩を挙げることができる。アルコールとしては、例えば、1~3価でC1~C6のアルコールを挙げることができ、例えば、メタノール、エタノール、イソプロピルアルコール、エチレングリコール、グリセリン、及びフェノールを挙げることができる。水溶性のエステルとしては、例えば、C1~C12のエステルを挙げることができ、例えば、上述した酸とアルコールによるエステルを挙げることができる。水性溶媒のpHは、好ましくはpH7~14、さらに好ましくはpH8~12の範囲とすることができる。純水としては、高度に精製された高純度の水を使用することができるが、工業的に使用される純度の水であって意図的な化合物の添加が行われていない水であれば、使用することができる。水溶液に溶解又は分散させる上記溶質又は溶媒の含有量は、溶質又は溶媒が溶解又は分散可能な範囲の含有量であって、上述したICP分析によって検出される元素の濃度を上述の範囲とすることができるような含有量であれば使用することができる。このような条件を満たす範囲で、上記溶質又は溶媒を、例えば、水溶液の質量に対して、0.0001質量%~20質量%、0.001質量%~10質量%の範囲で含有させることができる。
洗浄された金属粉は、水性溶媒から分離して、所望により乾燥されないまま次の工程に進むこともできるが、所望により乾燥させて、表面処理された金属粉として得ることもできる。この乾燥には、公知の手段を使用することができる。好適な実施の態様において、この乾燥は、酸素雰囲気又は不活性雰囲気下で行うことができる。乾燥は、例えば、加熱による乾燥を行うことができ、例えば、50~90℃、60~80℃の温度で、例えば、30~120分間、45~90分間の加熱処理によって、行うことができる。加熱乾燥に続けて、表面処理された金属粉に対して、所望により、さらに粉砕処理を行ってもよい。
好適な実施の態様において、回収された表面処理された金属粉に対しては、さらに後処理として表面処理を行ってもよい。防錆、あるいは、ペースト中での分散性を向上させること等を目的として、有機物等をさらに表面処理された金属粉の表面に吸着させてもよい。このような表面処理として、例えば、ベンゾトリアゾール、イミダゾール等の有機防錆剤による防錆処理をあげることができ、このような通常の処理によっても、本発明による表面処理が脱離等することはない。したがって、優れた焼結遅延性を失わない限度内で、当業者はそのような公知の表面処理を、所望により行うことができる。すなわち、本発明に係る表面処理された銅粉の表面に、優れた焼結遅延性を失わない限度内で、さらに表面処理を行って得られた銅粉もまた、本発明の範囲内である。このような防錆処理等の後処理を行った場合にも、本発明による優れた焼結遅延性、分散性等は維持されるものとなっている。
本発明の表面処理された金属粉は、上記優れた特性を有しており、これを、溶媒及び/又はバインダーと配合して、上記優れた特性の導電性金属粉ペーストを、製造することができる。この導電性金属粉ペーストを、基材に塗布して、基材に塗布された導電性金属粉ペーストを加熱焼成することによって、上記優れた特性の電極を、製造することができる。
金属粉として、銅粉、ニッケル粉、銀粉を以下の手順で用意した。
(不均化法による銅粉 (実施例6以外で使用))
表面処理に供される銅粉20gを、上述した不均化法による湿式法によって製造した。これは具体的には以下の手順で行った。
(1) アラビアゴム0.05~0.4g + 純水350mLに、亜酸化銅50gを添加した。
(2) 次に、希硫酸(25wt%)50mLを一時に添加した。
(3) これを、回転羽で攪拌後(300rpm×10分)、60分放置した。
(4) 次に、沈殿に対して、洗浄を行った。
得られた銅粉の粒子サイズ(D50、Dmax)を表1~2に、金属粉サイズ(処理前)として示す。測定は、レーザー回折式粒度分布測定装置(島津製作所製SALD-2100)を使用した。この不均化法によって得られた銅粉は、実施例6以外で使用される銅粉として使用した。
特許第4164009号公報に従い、化学還元法による湿式法によって銅粉を得た。すなわち、アラビアゴム2gを2900mLの純水に添加した後、硫酸銅125gを添加し撹拌しながら、80%ヒドラジン一水和物を360mL添加した。ヒドラジン一水和物の添加後~3時間かけて室温から60℃に昇温し、更に3時間かけて酸化銅を反応させた。この後60分放置し、銅粉を沈降させた。この状態で粒度測定をレーザー回折式粒度分布測定(島津製作所SLAD-2100)で行い、表面処理前の粒度測定とした。この化学還元法によって得られた銅粉は、実施例6で使用した。
ニッケル粉は東邦チタニウム製のNF32(D50 0.3μm)を用いた。
特開2007-291513に従って製粉した。すなわち、0.8Lの純水に硝酸銀12.6gを溶解させ、25%アンモニア水を24mL、さらに硝酸アンモニウムを40g添加し、銀アンミン錯塩水溶液を調整した。これに1g/Lの割合でゼラチンを添加し、これを電解液とし、陽極、陰極ともにDSE極板を使用し、電流密度200A/m2、溶液温度20℃で電解し、電析した銀粒子を極板から掻き落としながら1時間電解した。こうして得られた銀粉をヌッチェでろ過し、純水、アルコールの順に洗浄を行い、70℃で12時間大気雰囲気下で乾燥させた。この銀粉を乾式分級し、最終的にD50 0.1μm、Dmax 0.5μmの銀粉を得た。
次の各種のカップリング剤を使用したカップリング剤水溶液をそれぞれ50mL調製した。

濃度は0.2~10vol%の範囲で調製した。また、アミノ系カップリング剤以外は希硫酸でpHを4に調整した。

[表面処理]
上記不均化法で得られた銅粉スラリーから上澄み液を除去し、銅粉を乾燥させることなく、調製したカップリング剤と60分間、以下のいずれかの方法で混合させた。銀粉、ニッケル粉は乾燥後の状態から同様の表面処理を行った。表面処理に供した金属粉の質量はカップリング剤水溶液50mLに対して、それぞれ20gとした。
(1)回転羽(300rpm)+超音波(株式会社テックジャム製、超音波洗浄器 3周波タイプ / W-113)(出力100W、周波数100kHz)
(2)回転羽(300rpm)のみ
(3)超音波のみ
次にこれらのカップリング剤水溶液をそれぞれアスピレーターで吸引ろ過したのち、金属粉の上に純水を加え、さらにろ過した。ろ過による洗浄は、洗浄後に金属粉の乾燥質量の5倍の純水を加えてろ過して得られたろ液をICP(高周波誘導結合プラズマ)分析した場合に、カップリング剤に由来するSi、Ti、Al、Zr、Ce又はSnの元素が50ppm以下の濃度となるまで行った。上記の場合、洗浄のための純水は約350mLを要した。そこで、ICP分析は、最後の約350mLをろ過後に約100mLを更にろ過し、この約100mLのろ液に対して行った。得られた残渣を窒素雰囲気下で70℃で1時間乾燥し、乳鉢で粉砕した。この状態で再度粒度測定を行った。このようにして表面処理された金属粉を得た。金属粉に対するこれらの表面処理の一覧を、表1に示す。また、350mLの純水でろ過後の100mLのろ液中のSi又はTi(シランカップリング剤の場合にはSi、チタネートの場合にはTi)の濃度(ppm)を表3に示す。
表面処理された金属粉によって、サンプルを作製して、TMA(Thermomechanichal Analyzer)を使用して、焼結開始温度を、次の条件で測定した。

また、このTMAによる昇温によって形成された各焼結体をFIB加工して、断面のSIM像を撮影した。これを用いて最大径0.5μm以上のSiO2またはTiO2の個数を計数した。
これらの結果は表3にまとめた。
表面処理された金属粉の表面に付着したSi、Ti、及びNを次の条件で分析した。この結果は、表3にまとめた。
付着量 Si、Ti・・・表面処理された金属粉を酸で溶解し、ICP(誘導結合プラズマ原子発光分析法)で定量して、表面処理された金属粉の単位質量(g)に対する、付着したSi及びTiの質量(μg)を求めた。
N・・・金属粉を高温で溶融させ、発生したNO2から付着N量を算出して、金属粉の全表面に付いたNの量を測定することで、表面処理された金属粉の質量に対する、付着したNの質量の質量%(重量%)を求めた。
上述の手順で得られた表面処理された金属粉を、エチルセルロースとテルピネオール(以下、TPO)からなるビークルと、テルピネオールとをミキサーで混練し、3本ロールに通して、表面処理された金属粉による金属粉ペーストを得た。重量組成は
表面処理された金属粉:TPO:エチルセルロース=51.5:46:2.5
とした。これをアプリケーターでPET上に塗工し、120℃で10分大気雰囲気下で乾燥させた。乾燥後の塗膜厚みが10μmとなるように塗工した。
得られた塗膜の最大山高さRzを、接触式表面粗さ計(小坂研究所製、SE-3400)によりJIS-BO601に従ってn=3で測定し、平均値を求めた。
これらの結果は、表2にまとめた。
上記実施例2で得られた表面処理された銅粉に対して、さらに防錆処理を行っても、本発明の焼結遅延性が維持されることを確認するために、以下の実験を行った(実施例5)。
実施例2で表面処理された銅粉を得た後、有機化合物による防錆処理を行うため、ベンゾトリアゾール水溶液(0.1g/L)100mL中に分散させ、回転羽で500rpmで10分間攪拌し、ろ過、乾燥(窒素雰囲気下で70℃×1h)させ、さらに、防錆処理された銅粉を得た(実施例5)。この防錆処理された銅粉を実施例2の手順で評価した。なお、防錆処理された金属粉について、評価を行ってその結果を表1~3にまとめたが、表2における「処理後」の金属粉のサイズは、防錆処理後の金属粉のサイズであり、表3の各評価も、防錆処理後の金属粉についての結果である。
比較例1、2では、上記で得られた不均化法による銅粉、銀粉をそれぞれベンゾトリアゾール水溶液(0.1g/L)100mL中に分散させ、回転羽で500rpmで10分間攪拌し、ろ過、乾燥(窒素雰囲気下で70℃×1h)させ、さらに、防錆処理された銅粉、銀粉を得た。これを例Aの手順で評価した。
比較例3では東邦チタニウム製のニッケル粉NF32(D50 0.3μm)を使用して例Aの手順で評価した。
特開2012-140661にしたがって、扁平銅粉を作製した。すなわち、50℃の純水2Lに、硫酸銅3モルを添加して撹拌を行い、銅含有水溶液を得た。次に、この水溶液を撹拌した状態で、該水溶液にアンモニア水(アンモニアに換算して、銅1モルに対して1.77モル)を添加して、液中に酸化第二銅を生成させた。この時にケイ酸ナトリウムを銅1モルに対して0.016添加した。引き続き30分撹拌した後、ヒドラジンを銅1モルに対して0.53モル添加した。また、アンモニア水(アンモニアに換算して、銅1モルに対して0.81モル)を添加した。これによって、第一の還元反応を行い、酸化第二銅を酸化第一銅に還元させた。引き続き30分撹拌した後、液を撹拌した状態でヒドラジンを銅1モルに対して2.29モル一括添加して第二の還元反応を行い、酸化第二銅を銅に還元させた。引き続き1時間撹拌を行って反応を終了させた。反応終了後、得られたスラリーをヌッチェを用いてろ過し、次いで純水及びメタノールで洗浄し、更に乾燥させて扁平銅粉を得た。この特性を例Aの手順で評価した。
上記の比較例1~8の他に、テトラエトキシシラン(TEOS)を用い、アンモニアを触媒として用いて銅粉に表面処理をして、比較実験を行ったが、テトラエトキシシランを用いた場合には、得られた表面処理銅粉が凝集してしまい、肉眼による観察によって、均一な表面処理と粒径が得られていないと思われる状態となっていた。この場合、表面処理前にD50=0.13μm、Dmax=0.44μmであったが、表面処理後にはD50=0.87μm、Dmax=3.1μmといずれも7倍程度大きくなっていた。また、粒度分布は表面処理前に1山であったものが2山となっていた。
上記で得られた不均化法による銅粉を例Aの手順でジアミノシランA-1120(MOMENTIVE社製)の4水準の濃度(すなわち、2%、4%、6%、10%の濃度)の水溶液で、例Aの(1)の手順で60分間撹拌混合した。次にこれらのカップリング剤水溶液をそれぞれアスピレーターで吸引ろ過した。そして、純水による洗浄等を行うことなく、吸引ろ過後の残渣を窒素雰囲気下で70℃で1時間乾燥し、乳鉢で粉砕した。これを例Aの手順で評価した。
(シランカップリング剤)
以上の結果は、表1~3にまとめた。当該実施例の焼結開始温度は防錆処理のみ、あるいはカップリング剤処理をしていない比較例1~3、分子末端にアミノ基がないシランカップリング剤水溶液で処理した比較例4、5と比べると、340℃前後から大きく上昇し、650℃以上であった。表面処理された銅粉は、表面処理後も原料粉と同じ大きさを維持したままであったことから、凝集することで表面積が減って焼結遅延性が向上したわけではなく、表面処理による何らかの変化によって、焼結遅延性が劇的に向上したと思われる。分子末端にアミノ基がないシランカップリング剤水溶液で処理した比較例6は、焼結開始温度が337℃と比較例1からの向上は認められなかった。この理由は不明であるが、本発明者は、比較例4においては、アミノシランカップリング剤が末端にアミノ基を有する構造とはなっておらず、加えて、ベンゼン環がアミノ基よりも末端に位置するために、表面構造に対する何らかの影響が生じたと推測している。このことから、分子末端にアミノ基があるシランカップリング剤であることが銅粉の焼結遅延性が向上する条件と考えられる。
アミノシランカップリング剤処理の上にさらに防錆処理を施した実施例5も、表面処理後で凝集することなく、焼結遅延性が飛躍的に向上することが確認された。
化学還元法により得られた銅粉をアミノシランカップリング剤処理した実施例6も、不均化法により得られた銅粉と同じように、アミノシランカップリング剤処理で、表面処理後の凝集が起こることなく、焼結遅延性が大きく向上することが確認された。
さらに、分子末端にアミノ基を有するカップリング剤として、ウレイドシラン(H2N-CO-NH-(CH2)3-Si(OCH2CH3)3)を用いた実験においても、本発明の優れた効果が確認された(実施例には示されていない)。
アミノ基を有するチタネートカップリング剤処理をした実施例8~10、14~16、20~22は、焼結開始温度が防錆処理のみの比較例1と比較すると大きく向上したと言える。
図1から示されるように、同じ焼結開始温度を得るのに必要なSi量、Ti量は、カップリング剤処理後に水洗をした方が少ない。常識的にはSi、Tiが多く付着していた方が金属粉の表面をより完全に覆う可能性が高くなるので有利だと考えられる。にもかかわらず、むしろSi、Tiを少なくした方が焼結遅延性向上に有利であることを、上記の実験結果は示している。
また、カップリング剤処理後に水洗を行った場合は、ペースト塗膜のRzが減少し、すなわちペースト塗膜が平坦になった。ペースト塗膜の平坦化は薄い塗膜を形成したい場合に重要となり、MLCCの内部電極の薄層化(1μm前後の厚み)に大きく貢献する。
TMA試験後の焼結体断面を観察したところ、上記表面処理された金属粉を使用したにもかかわらず、焼結体の断面において、大きな直径(粒子の最小外接円の直径)のSiO2、TiO2粒子の個数(個数/μm2)が少ないものとなっていることがわかった。

- Al、Si、Ti、Zr、Ce、及びSnからなる群から選択された1種の元素が、アミノ基を有するカップリング剤による処理によって、金属粉の表面に吸着されてなる、請求項1~7のいずれかに記載の表面処理された金属粉。
- アミノ基を有するカップリング剤が、アミノシラン、アミノ含有チタネート、アミノ含有アルミネートからなる群から選択されたカップリング剤である、請求項8に記載の表面処理された金属粉。
- アミノ基を有するカップリング剤が、中心原子であるAl、Ti、又はSiに配位する分子鎖の末端にアミノ基を有する、アミノシラン、アミノ含有チタネート、又はアミノ含有アルミネートである、請求項9に記載の表面処理された金属粉。
- 請求項1~10のいずれかに記載の表面処理された金属粉が、さらに有機化合物で表面処理されてなる、表面処理された金属粉。
- 請求項1~11のいずれかに記載の金属粉を使用して製造された導電性ペースト。
- 請求項12のペーストを使用して製造されたチップ積層セラミックコンデンサー。
- 内部電極断面に、直径10nm以上のSiO2、TiO2、又はAl2O3のいずれかが存在している、請求項13に記載のチップ積層セラミックコンデンサー。
- 内部電極断面に、最大径0.5μm以上のSiO2、TiO2、又はAl2O3のいずれかが0.5個/μm2以下で存在している、請求項13又は請求項14に記載のチップ積層セラミックコンデンサー。
- 請求項13~15のいずれかに記載のチップ積層セラミックコンデンサーを最外層に実装した多層基板。
- 請求項13~15のいずれかに記載のチップ積層セラミックコンデンサーを内層に実装した多層基板。
- 請求項16又は請求項17に記載の多層基板を搭載した電子部品。
- 金属粉を、アミノ基を有するカップリング剤の水溶液と混合して、金属粉分散液を調製する工程、
金属粉分散液から金属粉を、残渣として回収する工程、
残渣として回収された金属粉を、水性溶媒によって洗浄する工程、
を含む、表面処理された金属粉を製造する方法。 - 請求項19に記載の製造方法によって製造された、表面処理された金属粉を、溶媒及び/又はバインダーと配合して、導電性金属粉ペーストを製造する方法。
- 請求項19に記載の製造方法によって製造された、表面処理された金属粉を、溶媒及び/又はバインダーと配合して、導電性金属粉ペーストを得る工程、
導電性金属粉ペーストを基材に塗布する工程、
基材に塗布された導電性金属粉ペーストを加熱焼成する工程、
を含む、電極を製造する方法。
