Abstract
Description
本願は、2013年7月11日に、日本に出願された特願2013-145733号、及び2014年6月4日に、日本に出願された特願2014-116011号に基づき優先権を主張し、その内容をここに援用する。
そこで、上述の配線膜の微細化および薄膜化にともない、Alよりも比抵抗の低い材料である銅(Cu)からなる配線膜が提供されている。
特許文献1に記載された高純度銅においては、上述のように、純度6N程度で、P,S,O,Cの含有量を制限するとともに非金属介在物の個数について限定している。しかしながら、これだけでは異物の低減が不十分であって、成膜中に異常放電(アーキング)が発生するおそれがあり、微細化および薄膜化された配線膜を安定して形成することができなかった。
また、AlやSiは、酸化物、炭化物、窒化物等を形成しやすい元素であることから、スパッタリングターゲット内に異物として残存しやすい。そこで、不純物元素の中でもこれらAlとSiに着目し、Alの含有量を0.005massppm以下、及び、Siの含有量を0.05massppm以下に制限することで、Cuの純度が99.999980mass%以上99.999998mass%以下の範囲内であっても、成膜時の異常放電(アーキング)の発生を抑制することが可能となる。また、これらの異物が膜内に混入することがなく、高品質の高純度銅膜を成膜することができる。
この場合、Sの含有量が0.03massppm以下に制限されているので、硫化物からなる異物がスパッタリングターゲット内に残存することを抑制できる。また、成膜時にSがガス化及びイオン化して真空度が低下することを抑制できる。これにより、異常放電(アーキング)を抑制でき、高純度銅膜を安定して成膜することができる。
この場合、Clの含有量が0.1massppm以下に制限されているので、塩化物からなる異物がスパッタリングターゲット内に残存することを抑制できる。また、成膜時にClがガス化及びイオン化して真空度が低下することを抑制できる。これにより、異常放電(アーキング)を抑制でき、高純度銅膜を安定して成膜することができる。
この場合、O、H、Nといったガス成分の含有量がそれぞれ1massppm未満に制限されているので、成膜時に真空度が下がることを抑制でき、異常放電(アーキング)の発生を抑えることができる。また、異常放電によるパーティクルの発生を抑制でき、高品質の高純度銅膜を成膜することができる。
この場合、Cの含有量が1massppm以下に制限されているので、炭化物あるいは炭素単体からなる異物がスパッタリングターゲット内に残存することを抑制できる。これにより、異常放電(アーキング)を抑制でき、高純度銅膜を安定して成膜することができる。
この構成の高純度銅スパッタリングターゲットによれば、O、H、N、Cを除いたCuの純度が99.999980mass%以上99.999998mass%以下の範囲内とされているので、3回以上の精製処理工程を行う必要が無く、比較的低コストで製造することができる。また、異物の発生が抑制されていることから、成膜時に異常放電(アーキング)が発生しにくく、安定して高純度銅膜を形成することができる。また、異物が膜内に混入することが抑制され、高品質の高純度銅膜を成膜することができる。
本実施形態である高純度銅スパッタリングターゲット用銅素材及び高純度銅スパッタリングターゲットは、半導体装置、液晶や有機ELパネルなどのフラットパネルディスプレイ、タッチパネル等において配線膜として使用される高純度銅膜を基板上に成膜する際に用いられる。
以下に、本実施形態である高純度銅スパッタリングターゲット用銅素材及び高純度銅スパッタリングターゲットの組成を上述のように規定した理由について説明する。
配線膜(高純度銅膜)をスパッタにて成膜する場合、異常放電(アーキング)を抑えるために不純物を極力低減することが好ましい。ただし、銅を99.999999mass%(8N)以上に高純度化するためには、精製処理を3回以上実施する必要があり、製造コストが大幅に上昇する。そこで、本実施形態では、2回の精製処理工程によって得られるCuの純度である99.999980mass%(6N8)以上99.999998mass%(7N8)以下とすることで、製造コストの低減を図っている。
Alは、酸化物、炭化物、窒化物等を形成しやすい元素であることから、スパッタリングターゲット内に異物として残存しやすい。そこで、Alの含有量を0.005massppm以下に制限することで、Cuの純度が99.999980mass%以上99.999998mass%以下の範囲内であっても、成膜時の異常放電(アーキング)の発生を抑制することが可能となる。Alの検出限界が0.001massppmとなる。Alの範囲は0.001massppm未満が望ましい。
Siは、酸化物、炭化物、窒化物等を形成しやすい元素であることから、スパッタリングターゲット内に異物として残存しやすい。そこで、Siの含有量を0.05massppm以下に制限することで、Cuの純度が99.999980mass%以上99.999998mass%以下の範囲内であっても、成膜時の異常放電(アーキング)の発生を抑制することが可能となる。なお、Siの含有量は少ないほど好ましいが、Siを極度に低減させることはコストの増加を招く。このため、Siの含有量を0.005massppm以上としても良い。また、Siの含有量を0.005massppm以上0.05massppm以下としても良い。
Sは、他の不純物元素と反応して硫化物を形成し、スパッタリングターゲット内に異物として残存しやすい元素である。また、Sが単体で存在している場合、成膜時にガス化及びイオン化し、真空度を下げ、異常放電(アーキング)を誘発するおそれがある。以上のことから、本実施形態では、Sの含有量を0.03massppm以下に制限している。なお、Sの含有量は少ないほど好ましいが、Sを極度に低減させることはコストの増加を招く。このため、Sの含有量を0.005massppm以上としても良い。また、Sの含有量としては、0.01massppm未満がより望ましい。
Clは、他の不純物元素と反応して塩化物を形成し、スパッタリングターゲット内に異物として残存しやすい元素である。また、Clが単体で存在している場合、成膜時にガス化及びイオン化し、真空度を下げ、異常放電(アーキング)を誘発するおそれがある。以上のことから、本実施形態では、Clの含有量を0.1massppm以下に制限している。なお、Clの含有量は少ないほど好ましいが、Clを極度に低減させることはコストの増加を招く。このため、Clの含有量を0.005massppm以上としても良い。また、Clの含有量としては、0.01massppm未満がより望ましい。
スパッタリングターゲットを用いて成膜する場合、成膜が真空中雰囲気で実施されることから、これらのガス成分がターゲット中に多く存在していると、成膜時に真空度を下げ、異常放電(アーキング)を誘発するおそれがある。また、異常放電によってパーティクルが発生し、形成された高純度銅膜の品質が劣化してしまうおそれがある。以上のことから、本実施形態では、O、H、Nの含有量をそれぞれ1massppm未満に制限している。なお、O、H、Nの含有量は少ないほど好ましいが、O、H、Nを極度に低減させることはコストの増加を招く。このため、O、H、Nの含有量をそれぞれ0.1massppm以上としても良い。また、Oの含有量は0.5massppm未満、Hの含有量は0.2massppm未満がより望ましい。
Cは、他の不純物元素と反応して炭化物を形成し、スパッタリングターゲット内に異物として残存しやすい。また、Cは、単体としてもスパッタリングターゲット内に残存しやすい。このため、異常放電(アーキング)を誘発するおそれがある。以上のことから、本実施形態では、Cの含有量を1massppm以下に制限している。
これらAu,Pd,Pbといった元素は、Cuよりもスパッタ率が高い元素である。なお、スパッタ率とは、1個のイオンの入射によりスパッタされる原子の個数を示すものである。例えば500eVのイオンエネルギーでArスパッタを行う場合、Cuのスパッタ率が2.0atoms/ionであるのに対して、Auのスパッタ率が2.5atoms/ion、Pdのスパッタ率が2.08atoms/ion、Pbのスパッタ率が2.7atoms/ionである。このようなCuよりもスパッタ率が高い元素は、成膜時にCuよりも優先してスパッタされることになり、膜内に混入するおそれがある。また、これらAu,Pd,Pbといった元素は、Cuよりも抵抗値が高いことから、膜内に混入すると、高純度銅膜(配線膜)の抵抗値を上昇させるおそれがある。
以上のことから、本実施形態では、これらAu,Pd,Pbといった元素の含有量をそれぞれ0.05massppm以下に制限している。Au、Pd、Pbの検出限界がそれぞれ0.01massppm、0.005massppm、0.001ppmであるため、Au、Pd、Pbが検出できた場合には、その範囲はそれぞれ0.01massppm~0.05massppm、0.005massppm~0.05massppm、0.001massppm~0.05massppmとしてもよい。
これらCr、Fe、Co、Ni、Ge、Ptといった元素は、Cuよりもスパッタ率が低いものの高いスパッタ率を有することから、成膜時に膜内に混入するおそれがある。なお、例えば500eVのイオンエネルギーでArスパッタを行う場合、Crのスパッタ率が1.18atoms/ion、Feのスパッタ率が1.10atoms/ion、Coのスパッタ率が1.22atoms/ion、Niのスパッタ率が1.45atoms/ion、Geのスパッタ率が1.1atoms/ion、Ptのスパッタ率が1.40atoms/ionである。
以上のことから、本実施形態では、これらCr、Fe、Co、Ni、Ge、Ptといった元素の含有量をそれぞれ0.05massppm以下に制限している。なお、Fe、Co、Niの検出限界が0.001massppm、Crの検出限界が0.002massppm、Geの検出限界が0.005massppm、Ptの検出限界が0.01massppmであるため、それぞれ検出できた場合には、その範囲はそれぞれ0.001massppm~0.05massppm、0.002massppm~0.05massppm、0.005massppm~0.05massppm、0.01massppm~0.05massppmとしてもよい。
これらBe、Ti、V、Zr、Nb、Mo、W、Th、Uといった元素は、Cuよりもスパッタ率が低いものの、比較的高いスパッタ率を有することから、成膜時に膜内に混入するおそれがある。なお、例えば500eVのイオンエネルギーでArスパッタを行う場合、Beのスパッタ率が0.51atoms/ion、Tiのスパッタ率が0.51atoms/ion、Vのスパッタ率が0.65atoms/ion、Zrのスパッタ率が0.65atoms/ion、Nbのスパッタ率が0.60atoms/ion、Moのスパッタ率が0.80atoms/ion、Wのスパッタ率が0.57atoms/ion、Thのスパッタ率が0.62atoms/ion、Uのスパッタ率が0.85atoms/ionである。
以上のことから、本実施形態では、これらBe、Ti、V、Zr、Nb、Mo、W、Th、Uといった元素の含有量をそれぞれ0.05massppm以下に制限している。Be、Ti、V、Zr、Wの検出限界が0.001massppm、Nb、Moの検出限界が0.005massppm、Th、Uの検出限界が0.0001massppmであるため、検出できた場合には、その範囲はそれぞれ0.001massppm~0.05massppm、0.005massppm~0.05massppm、0.0001massppm~0.05massppmとしてもよい。
また、Oの分析は、不活性ガス融解-赤外線吸収法、H,Nの分析は、不活性ガス融解-熱伝導度法、Cの分析は、燃焼-赤外線吸収法によって実施することができる。
まず、銅の純度が99.99mass%以上の電気銅を準備し、これを電解精製する。
上述の電気銅をアノードとし、チタン板をカソードとし、これらアノード及びカソードを電解液に浸漬して電解を行う。ここで、電解液は、試薬の硝酸銅を水で希釈することにより調製し、さらに塩酸を添加したものを使用する。このように、硝酸銅電解液中に塩酸を加えることにより、亜硝酸ガスの発生を抑制でき、電着銅中の不純物量を低減することが可能となる(特許第3102177参照)。このような電解精製を2回繰り返し実施する。これにより、O、H、N、Cを除いたCuの純度が99.999980mass%以上99.999998mass%以下の範囲内とされた高純度銅が得られる。
以上のようにして、O、H、N、Cを除いたCuの純度が99.999980mass%以上99.999998mass%以下の範囲内とされ、Alの含有量が0.005massppm以下、Siの含有量が0.05massppm以下とされた高純度銅スパッタリングターゲット用銅素材を得ることができる。
以上のようにして、本実施形態である高純度銅スパッタリングターゲットが製造されることになる。
そして、酸化物、炭化物、窒化物等を形成して異物として残存しやすい元素であるAlの含有量が0.005massppm以下、Siの含有量が0.05massppm以下に制限されているので、Cuの純度が99.999980mass%以上99.999998mass%以下の範囲内であっても、異物に起因する異常放電(アーキング)を抑制することができ、高純度銅膜(配線膜)を安定して成膜することができる。
さらに、本実施形態では、Cuよりもスパッタ率が低いものの高いスパッタ率を有する元素であるCr、Fe、Co、Ni、Ge、Ptの含有量をそれぞれ0.05massppm以下に制限しているので、これらCr、Fe、Co、Ni、Ge、Ptといった元素が膜内に混入して高純度銅膜(配線膜)の特性が劣化することを防止できる。
また、本実施形態では、Cuよりもスパッタ率が低いものの、比較的高いスパッタ率を有する元素であるBe、Ti、V、Zr、Nb、Mo、W、Th、Uの含有量をそれぞれ0.05massppm以下に制限しているので、これらBe、Ti、V、Zr、Nb、Mo、W、Th、Uといった元素が膜内に混入して高純度銅膜(配線膜)の特性が劣化することを防止できる。
本実施形態では、配線膜として高純度銅膜を形成するスパッタリングターゲットを例に挙げて説明したが、これに限定されることはなく、他の用途で高純度銅膜を用いる場合であっても適用することができる。
また、製造方法については、本実施形態に限定されることはなく、他の製造方法によって製造されたものであってもよい。
Alが1massppm以下及びSiが1massppm以下、さらにその他の不純物(O,H,N,Cを除く)が20massppm以下の電気銅を原料として用い、実施の形態で例示した電解精製条件で電解精製を2回繰り返し行うことにより、銅原料(銅素材)を製造した。
上記製造方法で製造された原料を、高純度カーボンで作製された坩堝(カーボン坩堝)に入れ、1130℃で真空溶解(圧力10-5Pa)した。なお、真空下で溶解した後、温度1150℃で30分保持を行った。その後、高純度カーボンで作製したモールド(カーボンモールド)内に溶解された原料を真空状態(圧力10-5Pa)で流し込み、直径200mm×高さ800mmの高純度銅鋳塊を作製した。得られた鋳塊の組成を表1に示す。
製造された高純度銅鋳塊に対して500℃で鍛造を行い、得られた高純度鍛造塊を直径300mm×高さ15mmに切り出し、切り出された鍛造塊をCr―Zr-Cu(UNS.C18150)のバッキングプレートとHIP(熱間等方圧加圧)接合した。
Alが2massppm以下及びSiが3massppm以下、さらに他の不純物(O,H,N,Cを除く)が20massppm以下の電気銅を原料として用い、硝酸銅電解液を用いて電解精製を2回繰り返し行うことにより、Alの含有量が0.005massppm、Siの含有量が0.06massppmの組成の銅原料を得た。
上記製造方法で製造された原料を、カーボン坩堝に入れ、Ar雰囲気中において1130℃で溶解し、温度1150℃で30分保持を行った。その後、カーボンモールド内に溶解された原料をAr雰囲気中で流し込み、直径200mm×高さ800mmの高純度銅鋳塊を作製した。得られた鋳塊の組成を表1に示す。
製造された高純度銅鋳塊に対して500℃で鍛造を行い、得られた高純度鍛造塊を直径300mm×高さ15mmに切り出し、切り出された鍛造塊をCr―Zr-Cu(UNS.C18150)のバッキングプレートとHIP接合した。
Alが1massppm及びSiが1massppm、さらに他の不純物(O,H,N,Cを除く)が20massppm以下の電気銅を原料として用い、硝酸銅電解液を用いて電解精製を行うことにより、Alの含有量が0.005massppm、Siの含有量が0.06massppmの組成の銅原料を得た。
上記製造方法で製造された原料を、カーボン坩堝に入れ、Ar雰囲気中において1130℃で溶解し、温度1150℃で30分保持を行った。その後、カーボンモールド内に溶解された原料をAr雰囲気中で流し込み、直径200mm×高さ800mmの高純度銅鋳塊を作製した。得られた鋳塊の組成を表1に示す。
製造された高純度銅鋳塊に対して500℃で鍛造を行い、得られた高純度鍛造塊を直径300mm×高さ15mmに切り出し、切り出された鍛造塊をCr―Zr-Cu(UNS.C18150)のバッキングプレートとHIP接合した。
Oの分析は、不活性ガス融解-赤外線吸収法(JIS H 1067:2002)によって実施した。具体的には、LECO社製TCEN600を用いて、JIS Z 2613:1992に準じて分析を実施した。すなわち、不活性ガス(アルゴン又はヘリウム)気流中で黒鉛るつぼを用いて試料を加熱して融解した(不活性ガス融解)。次に、融解により発生した一酸化炭素を赤外線検出機に導き、一酸化炭素による赤外線吸収量を測定して酸素量を算出した(赤外線吸収法)。 Hの分析は、不活性ガス融解-熱伝導度法によって実施した。具体的には、LECO社製RHEN602を用いてJIS Z 2614:1990に準じて分析を実施した。すなわち、上記の不活性ガス融解により試料から発生したガスを熱伝導度セルを含む一定容積中に捕集し、水素による熱伝導度変化を測定して水素量を算出した。
Nの分析は、Hの分析と同様に、不活性ガス融解-熱伝導度法によって実施した。具体的には、LECO社製TCEN600を用いて分析を実施した。
Cの分析は、燃焼-赤外線吸収法によって実施した。具体的には、LECO社製CSLS600を用いてJIS Z 2615:2009に準じて分析を実施した。すなわち、試料を酸素気流中で燃焼させることにより生じた燃焼ガスから水を除去し、燃焼ガスを赤外線吸収セルに導き、二酸化炭素による赤外線吸収量を測定して炭素量を算出した。
本発明例1-5、従来例1,2のスパッタリングターゲットの不純物分析結果を表1に示す。
本発明例1-5、従来例1,2のスパッタリングターゲットを用いて直径200mmのウエハ(材質:シリコン)に銅の薄膜を成膜した。上述のスパッタリングターゲットをスパッタ装置に装着後、到達真空圧力10-5Pa以下まで真空排気した後、超高純度Arガス(純度:5N)をスパッタガスとして、スパッタガス圧:0.3Pa、直流電源によるスパッタ出力:0.5kWにて30分間プレスパッタした後、1.5kWにて5時間連続してスパッタした。
成膜時におけるパーティクル個数(個/平方inch)及びアーキング回数(回/枚)について評価した。電源に付属するアーキングカウンターを用いて、アーキング回数を測定した。また、このウエハ上に存在する直径0.3μm以上のパーティクル数をパーティクルカウンターで測定した。評価結果を表2に示す。
従来例1においては、パーティクルの個数が34個/平方inch、アーキング回数が8回/枚と、従来例2よりも低減されているが、まだ不十分である。これは、硫化物、炭化物、窒化物等を生成する元素であるAlを0.01masppm、Siを0.1massppmと比較的多く含有しているためと推測される。
以上のことから、本発明例1-5によれば、異常放電の発生を抑制して安定して成膜可能であることが確認された。
Claims (6)
- O、H、N、Cを除いたCuの純度が99.999980mass%以上99.999998mass%以下の範囲内とされ、Alの含有量が0.005massppm以下、Siの含有量が0.05massppm以下とされている高純度銅スパッタリングターゲット用銅素材。
- Sの含有量が0.03massppm以下とされている請求項1に記載の高純度銅スパッタリングターゲット用銅素材。
- Clの含有量が0.1massppm以下とされている請求項1または請求項2に記載の高純度銅スパッタリングターゲット用銅素材。
- Oの含有量が1massppm未満、Hの含有量が1massppm未満、Nの含有量が1massppm未満とされている請求項1から請求項3のいずれか一項に記載の高純度銅スパッタリングターゲット用銅素材。
- Cの含有量が1massppm以下とされている請求項1から請求項4のいずれか一項に記載の高純度銅スパッタリングターゲット用銅素材。
- 請求項1から請求項5のいずれか一項に記載の高純度銅スパッタリングターゲット用銅素材を用いて製造された高純度銅スパッタリングターゲット。
