Description

荷電粒子線装置
 本発明は、荷電粒子線装置に関する。
 走査電子顕微鏡、透過電子顕微鏡、イオン顕微鏡、半導体検査装置等の荷電粒子線装置では、高真空環境下で発生させた荷電粒子線を試料に照射し、試料で反射した電子、試料を透過した電子、あるいは試料から放出された二次電子などを検出することによって試料の観察画像を取得する。
 荷電粒子線装置の代表的な例として、走査型電子顕微鏡(SEM:Scanning Electron Microscope)がある。走査型電子顕微鏡は、電界放出型、もしくは熱電界放出型の電子源により構成される電子銃を備え、電子銃から放出される電子線を加速し、電子レンズで細い電子ビームとする。走査型電子顕微鏡では、この電子ビームを一次電子ビームとして走査偏向器を用いて試料上に走査し、得られる二次電子あるいは反射電子を検出して像を得る。電子源の材料としては、汎用SEMの場合は、タングステンを用いている。また、半導体観察用の電子源には、タングステンにジルコニアを含有させる場合がある。
 上記電子源から良好な電子ビームを長期間にわたって放出させるには、電子源周りを高真空(10-7~10-8Pa)に保つ必要がある。このために、従来においては、電子銃周りをイオンポンプで強制排気する方法が取られている。さらに非蒸発ゲッターポンプを内蔵することにより、さらに高い真空度を得られるようにした荷電粒子線装置がある(例えば、特許文献1)。

 本願発明者が、非蒸発ゲッターポンプにより真空排気される真空室の大気開放について鋭意検討した結果、次の知見を得るに至った。
 非蒸発型ゲッターポンプは、通常、ゲッター材としてジルコニウム(Zr)を主体とする多孔質の合金を用いている。真空中に残存する活性ガスは、ゲッター材の表面で分解され、ゲッター材と酸化物、窒化物、炭化物を形成して化学的に吸着される。ゲッター材の表面が吸着ガスで飽和するにつれて吸着速度は低下するが、ゲッター材を加熱して、吸着ガス成分のゲッター材内部への拡散を促進すること(活性化と呼ばれる)により、ゲッター材表面がクリーンになり、さらなる吸着が可能になる。
 非蒸発型ゲッターでは、ジルコニウム及びその他の金属材料を溶解させて合金とし、得られた合金を粉砕したのち、所定の形状にプレスしてゲッター材としている。このため、リークバルブを開いて真空室を大気開放する際、空気が真空室に流れ込む流路上に非蒸発ゲッターポンプが存在すると、空気流によってゲッター材の一部が微粒子として飛散し、真空室内部に微粒子が飛散するおそれがあることを見出した。微粒子が真空室内部に飛散し、高電圧が印加される電極に付着した場合、電子放出の際に放電し、電子源が破損するおそれがある。
 本発明の目的は、非蒸発ゲッターポンプの微粒子が真空室内に飛散することを防止することに関する。
 上記課題を解決するために、例えば請求の範囲に記載の構成を採用する。本願は上記課題を解決する手段を複数含んでいるが、その一例として、荷電粒子源(電子源、イオン源等)から放出される荷電粒子線を試料上に入射する荷電粒子光学系と、前記荷電粒子光学系を排気するための真空排気構造と、を備える荷電粒子線装置が提供される。前記真空排気構造は、前記荷電粒子源が設けられた真空室(電子銃室、イオン銃室など)と、前記真空室に接続された真空配管と、前記真空配管を介して接続され、前記真空室内を排気するメイン真空ポンプと、前記真空配管における前記真空室と前記メイン真空ポンプとの間の位置に設けられた非蒸発ゲッターポンプと、前記真空配管における前記真空室と前記非蒸発ゲッターポンプとの間の位置に接続された粗排気ポートであって、前記粗排気ポートを開閉する粗排気用バルブと、前記真空室を大気開放するためのリークバルブとを備える粗排気ポートと、を備える。

 また、他の例として、前記真空排気構造は、前記荷電粒子源が設けられた真空室と、前記真空室に接続された真空配管と、前記真空配管を介して接続され、前記真空室内を排気するメイン真空ポンプと、前記真空配管における前記真空室と前記メイン真空ポンプとの間の位置に設けられた非蒸発ゲッターポンプと、前記真空配管における前記メイン真空ポンプと前記非蒸発ゲッターポンプとの間の位置に接続された粗排気ポートであって、前記粗排気ポートを開閉する粗排気用バルブと、前記真空室を大気開放するためのリークバルブとを備える粗排気ポートと、前記粗排気ポートと前記真空配管の接続位置に設けられた空気導入ガイドと、を備え、前記空気導入ガイドの導入口は、前記非蒸発ゲッターポンプよりも前記真空室側まで延びている。
 本発明によれば、大気開放しても非蒸発ゲッターポンプの微粒子はメイン真空ポンプの方へ飛散し、メイン真空ポンプに一度捕捉された微粒子が大気開放後の真空排気時に真空室の方へ再度飛散する可能性は小さいため、真空室内に微粒子が飛散することを防止することができる。
 本発明に関連する更なる特徴は、本明細書の記述、添付図面から明らかになるものである。また、上記した以外の、課題、構成及び効果は、以下の実施例の説明により明らかにされる。
本発明の一実施例が適用される走査電子顕微鏡の概略構成図である。 第1実施例に係る真空排気構造を示した図である。 第1実施例の評価実験を説明する図である。 比較例の評価実験を説明する図である。 第2実施例に係る真空排気構造を示した図である。 第3実施例に係る真空排気構造を示した図である。
 以下、添付図面を参照して本発明の実施例について説明する。なお、添付図面は本発明の原理に則った具体的な実施例を示しているが、これらは本発明の理解のためのものであり、決して本発明を限定的に解釈するために用いられるものではない。
 荷電粒子線装置は、電子や陽イオンなどの電荷をもつ粒子(荷電粒子)を電界で加速し、試料に照射する装置である。荷電粒子線装置は、試料と荷電粒子との相互作用を利用して、試料の観察、分析、加工などを行う。本発明は、走査電子顕微鏡、走査透過電子顕微鏡、透過電子顕微鏡、イオン顕微鏡、集束イオンビーム装置、これらと試料加工装置との複合装置、またはこれらを応用した解析・検査装置にも適用可能である。
 以下では、荷電粒子線装置の一例として、走査電子顕微鏡(SEM)について説明する。図1は、本発明の一実施例が適用される走査電子顕微鏡の概略構成図である。走査電子顕微鏡は、電子源から放出される電子ビームを試料上に照射する電子光学系と、電子光学系を排気するための真空排気構造とを備える。
 電子顕微鏡では、鏡体1内の電子源4から照射された一次電子線2が試料3に照射され、それにより発生した二次電子線を検出器にて検出することにより、試料3の観察を行う。
 鏡体1には、電子源4、一次電子線2を偏向する偏向器、一次電子線2を試料3上に集束する対物レンズ13、複数の絞り(例えば、絞り電極31)等が含まれる。なお、鏡体1が、これ以外に他のレンズや電極、検出器を含んでもよいし、一部が上記と異なっていてもよく、電子光学系の構成はこれに限られない。
 電子源4には、<310>方位の単結晶タングステン線の先端を先鋭化させたものを用いる。電子源4は、タングステンフィラメント5の先端に固定され、真空室6の中に設置される。真空室6はメイン真空ポンプ20と補助真空ポンプ23(非蒸発ゲッターポンプ)で排気され、1×10-8Pa以下、特に1×10-9Pa以下に保たれる。補助真空ポンプ23は、一度加熱部24で加熱することで、その後常温になっても排気を続ける。
 真空室6は、引出電極11の中心の細孔(アパーチャ)を介して、第一中間室7に接続される。さらに、第一中間室7は、加速電極12のアパーチャを介して第二中間室8に接続される。この第二中間室8より上部の構造が通常、FE電子銃として用いられる。第二中間室8は、対物レンズ13のアパーチャを介して試料室9に接続される。第一中間室7は、イオンポンプ21で排気され、第二中間室8は、イオンポンプ22で排気され、試料室9は、ターボ分子ポンプ25で排気される。したがって、本実施例は、複数の真空室を、開口を介して結合した差動排気構造である。
 まず、電子源4をフラッシング電源16で表面に吸着層がない状態になるまでフラッシング(電子源4を短期間加熱する操作)する。その後、電子源4と引出電極11との間に高圧電源33で引出電圧を印加し、電子源4から電子線2を放出させる。
 電子線2は、電子源4と加速電極12との間に高圧電源33で印加された加速電圧によって加速されて、第二中間室8に到達する。電子線2を絞り電極31に設けたアパーチャに通して外周部を取り除くことで、使用する電子線2の放出角を決める。また、絞り電極31に電流検出部15を接続することにより、放出電流の変化をモニタリングする。放出電流のモニタリングは、電子源4から放出する全電流を電流検出部15で検出することでも代用できる。
 その後、電子線2は、対物レンズ13によって集束され、試料台26の上に設置された試料3に照射される。そして、試料3から放出する電子を放出電子検出部32で検出し、制御器17が処理することで観察像を取得する。取得された観察像は、操作器19の操作により表示器18に表示される。
 なお、装置を使用する前や、数ヶ月に一度のメンテナンス時に電子銃加熱部30で真空室6を加熱するベーキング操作を行う。ベーキングすることで真空室6の壁面から放出するガスが枯渇し、定常時に真空室6を1×10-8Pa以下の圧力に保つことができる。ベーキングは、第一中間室7と第二中間室8にも行う。ベーキング時には、粗排気バルブ27、粗排気バルブ28、粗排気バルブ29を開いて、イオンポンプ21、イオンポンプ22、ターボ分子ポンプ25を併用して排気する。
 以下で図を用いて説明するが、本実施例では、粗排気ポート及び大気リーク用排気ポートを兼用する構成となっている。粗排気バルブ27を備える粗排気ポートは2つに分岐しており、分岐した一方の部分に粗排気用ポンプを結合し、分岐した他方の部分にリークバルブを設けている。大気開放は、粗排気バルブ27及びリークバルブを開くことにより行う。
[第1実施例]
 図2は、第1実施例に係る真空排気構造を示した図である。電子源4が配置された真空室6には、真空配管40が接続されている。真空室6は、真空配管40を介してメイン真空ポンプ20と結合されている。補助真空ポンプ23は、真空配管40におけるメイン真空ポンプ20と真空室6との間の位置に設けられている。すなわち、補助真空ポンプ23は、メイン真空ポンプ20よりも真空室6側に配置されている。
 粗排気ポート(粗排気口)41は、真空配管40における補助真空ポンプ23と真空室6との間の位置に接続されている。すなわち、粗排気ポート41は、補助真空ポンプ23よりも真空室6側に配置されている。
 粗排気ポート41は、粗排気バルブ27を備える。また、粗排気ポート41は、2つに分岐しており、分岐した一方の部分に粗排気用ポンプ43を結合し、分岐した他方の部分にリークバルブ42を設けている。また、粗排気ポート41と真空配管40との結合部分には、空気導入ガイド44が設けられている。空気導入ガイド44の導入口44aは、真空室6側に向けられている。
 高真空から大気までの基本的なリーク工程としては、粗排気バルブ27を開口した後、リークバルブ42を開口し、大気圧となるまで放置する。
 上記リーク工程で大気開放した場合の微粒子の飛散実験を行い、本実施例の効果を評価した。評価実験は、二つの場合について実施した。一つは、本実施例に係る構成であり、図3に示すように、真空室6と補助真空ポンプ23との間に粗排気ポート41を設けたものである。もう一つは、比較例であり、図4に示すように、粗排気ポート41を補助真空ポンプ23よりもメイン真空ポンプ20側に配置したものである。図3及び図4において、微粒子50と、大気開放時の微粒子50の挙動51と、大気開放時の空気の流れ52とを示す。
 図3では、大気開放時の空気の流れ52は、空気導入ガイド44により真空室6の方向へ向かう。空気は、真空室6内を流れた後、メイン真空ポンプ20へと流れる。このため、大気開放時の微粒子50の挙動51は、メイン真空ポンプ20側へ向かう移動となる。したがって、電子源4が設置されている真空室6への微粒子50の飛散を防ぐことができる。メイン真空ポンプ20側に飛散した微粒子50は、大気開放後における真空室6の真空排気においてメイン真空ポンプ20側に飛散し、メイン真空ポンプ20に捕捉されたりもする。メイン真空ポンプ20に一度捕捉された微粒子50が大気開放後の真空排気時に真空室6の方へ再度飛散する可能性は小さい。
 図4では、大気開放時の空気の流れ52は、真空室6側とメイン真空ポンプ20側の両方向となる。図4では、粗排気ポート41が、補助真空ポンプ23とメイン真空ポンプ20との間に設置されているため、微粒子50は、真空室6とメイン真空ポンプ20の両方向へと飛散し、真空室6への微粒子50の飛散を防ぐことができない。
 本実施例によれば、補助真空ポンプ23(非蒸発ゲッターポンプ)とメイン真空ポンプ20とを併用した電子銃室を備えた荷電粒子線装置を提供できる。補助真空ポンプ23は、真空配管40におけるメイン真空ポンプ20と真空室6との間の位置に設けられており、すなわち、メイン真空ポンプ20よりも真空室6側に配置されている。また、粗排気ポート(粗排気口)41は、真空配管40における補助真空ポンプ23と真空室6との間の位置に接続されており、すなわち、補助真空ポンプ23よりも真空室6側に配置されている。この構成によれば、真空室内の実行排気速度の低下を防ぎつつ、大気開放する際に補助真空ポンプ23(非蒸発ゲッターポンプ)の微粒子50の飛散を防止することができる。
 また、本実施例によれば、粗排気ポート41と真空配管40との結合部分には、空気導入ガイド44が設けられており、空気導入ガイド44の導入口44aは、真空室6側に向けられている。この構成によれば、大気開放時の空気を、より効果的に真空室6の方向へ向かわせることができ、真空室6へ向かう空気の流れも安定する。また、空気の流れがスムーズになるため、大気開放を短時間に行うことが可能となる。
 なお、本実施例では、粗排気ポート41と真空配管40との結合部分には、空気導入ガイド44が設けられているが、これに限定されず、空気導入ガイド44を設けない構成でもよい。
[第2実施例]
 図5は、第2実施例に係る真空排気構造を示した図である。本実施例では、粗排気ポート41は、真空配管40を介さずに直に真空室6に接続されている。例えば、粗排気ポート41は、真空室6において真空配管40に対向する位置に接続されている。
 本実施例によれば、大気開放時の空気の流れ52は、真空室6からメイン真空ポンプ20への方向となる。したがって、微粒子50の挙動51はメイン真空ポンプ20方向へと移動する挙動となるため、電子源4が設置されている真空室6への微粒子50の飛散を防ぐことができる。また、粗排気ポート41が、真空室6に直接接続される構成であるため、空気が真空室6に直接流れることになり、大気開放を短時間に行うことが可能となる。
[第3実施例]
 図6は、第3実施例に係る真空排気構造を示した図である。本実施例では、粗排気ポート41は、真空配管40において補助真空ポンプ23とメイン真空ポンプ20との間に設置されている。また、粗排気ポート41と真空配管40との結合部分には、空気導入ガイド44が設けられている。空気導入ガイド44の導入口44aは、真空室6側に向けられている。また、空気導入ガイド44の導入口44aは、補助真空ポンプ23よりも真空室6側の位置まで延びている。
 本実施例によれば、大気開放時の空気の流れ52は、真空室6からメイン真空ポンプ20への方向となる。空気は、真空室6内を流れた後に、メイン真空ポンプ20へと流れる。空気導入ガイド44の導入口44aが、補助真空ポンプ23よりも真空室6側の位置まで延びているため、真空室6へ向かう空気の流れに微粒子50が巻き込まれることもない。図6に示すように、例えば、空気導入ガイド44上に落ちた微粒子50の挙動51は、メイン真空ポンプ20方向へと移動する挙動となる。よって、電子源4が設置されている真空室6への微粒子50の飛散を防ぐことができる。
 なお、本発明は上述した実施例に限定されるものではなく、様々な変形例が含まれる。例えば、上述した実施例は本発明を分かりやすく説明するために詳細に説明したものであり、必ずしも説明した全ての構成を備えるものに限定されるものではない。また、ある実施例の構成の一部を他の実施例の構成に置き換えることがあり、また、ある実施例の構成に他の実施例の構成を加えることも可能である。また、各実施例の構成の一部について、他の構成の追加・削除・置換をすることが可能である。

Claims (5)

  1.  荷電粒子源から放出される荷電粒子線を試料上に入射する荷電粒子光学系と、
     前記荷電粒子光学系を排気するための真空排気構造と、を備える荷電粒子線装置において、
     前記真空排気構造は、
     前記荷電粒子源が設けられた真空室と、
     前記真空室に接続された真空配管と、
     前記真空配管を介して接続され、前記真空室内を排気するメイン真空ポンプと、
     前記真空配管における前記真空室と前記メイン真空ポンプとの間の位置に設けられた非蒸発ゲッターポンプと、
     前記真空配管における前記真空室と前記非蒸発ゲッターポンプとの間の位置に接続された粗排気ポートであって、前記粗排気ポートを開閉する粗排気用バルブと、前記真空室を大気開放するためのリークバルブとを備える粗排気ポートと、
    を備えることを特徴とする荷電粒子線装置。
  2.  請求項1に記載の荷電粒子線装置において、
     前記粗排気ポートと前記真空配管の接続位置に設けられた空気導入ガイドをさらに備え、前記空気導入ガイドの導入口が、前記真空室側に向いていることを特徴とする荷電粒子線装置。
  3.  荷電粒子源から放出される荷電粒子線を試料上に入射する荷電粒子光学系と、
     前記荷電粒子光学系を排気するための真空排気構造と、を備える荷電粒子線装置において、
     前記真空排気構造は、
     前記荷電粒子源が設けられた真空室と、
     前記真空室に接続された真空配管と、
     前記真空配管を介して接続され、前記真空室内を排気するメイン真空ポンプと、
     前記真空配管における前記真空室と前記メイン真空ポンプとの間の位置に設けられた非蒸発ゲッターポンプと、
     前記真空室に接続された粗排気ポートであって、前記粗排気ポートを開閉する粗排気用バルブと、前記真空室を大気開放するためのリークバルブとを備える粗排気ポートと、
    を備えることを特徴とする荷電粒子線装置。
  4.  請求項3に記載の荷電粒子線装置において、
     前記粗排気ポートは、前記真空室において前記真空配管と対向する位置に接続されていることを特徴とする荷電粒子線装置。
  5.  荷電粒子源から放出される荷電粒子線を試料上に入射する荷電粒子光学系と、
     前記荷電粒子光学系を排気するための真空排気構造と、を備える荷電粒子線装置において、
     前記真空排気構造は、
     前記荷電粒子源が設けられた真空室と、
     前記真空室に接続された真空配管と、
     前記真空配管を介して接続され、前記真空室内を排気するメイン真空ポンプと、
     前記真空配管における前記真空室と前記メイン真空ポンプとの間の位置に設けられた非蒸発ゲッターポンプと、
     前記真空配管における前記メイン真空ポンプと前記非蒸発ゲッターポンプとの間の位置に接続された粗排気ポートであって、前記粗排気ポートを開閉する粗排気用バルブと、前記真空室を大気開放するためのリークバルブとを備える粗排気ポートと、
     前記粗排気ポートと前記真空配管の接続位置に設けられた空気導入ガイドと、
    を備え、
     前記空気導入ガイドの導入口は、前記非蒸発ゲッターポンプよりも前記真空室側まで延びていることを特徴とする荷電粒子線装置。
