Abstract
Description
(1)初心者は、複数の簡易観察画像のうち、どの画像がよいのかを認識できない。
(2)簡易観察画像は、生の撮影画像であるため、複数の簡易観察画像のそれぞれがどのように異なるのかを初心者が把握しづらい。
(3)複数の簡易観察画像を得るための時間がかかる。つまり、目的の画像を得るまでの効率が悪い。
その他の解決手段については、後記して説明する。
さらに、実施形態では、処理部が、試料の最初の画像の取得前において、試料に対するコーティングの有無の確認または試料に対する前処理に関する情報を表示することを開示する。

図1は、本発明による電子顕微鏡の一例を示す概略構成図である。
電子顕微鏡(荷電粒子線装置、試料観察システム)101において、電子銃1から放射された一次電子ビーム2は、収束レンズ3および対物レンズ8によって収束され、上段偏向器6と下段偏向器7によって試料9上に照射される。試料9から発生した信号電子は検出器10で検出され、後記する各回路11~17を介し、コンピュータ(処理部)19で処理される。走査位置に対応して記録された信号が画像表示装置18に表示される。試料9上に一次電子ビーム2を点状に集束させるため、フォーカスX調整を行うX方向非点補正器4、フォーカスY調整を行うY方向非点補正器5が設けられ、これらの制御条件を調整することでフォーカスX調整、フォーカスY調整(非点収差補正)ができる。また収束レンズ3または対物レンズ8の励磁強度が調整されることで試料9上にフォーカス調整を行うことができる。以上の電子光学系は電子顕微鏡カラム(荷電粒子線装置)100に収められている。
また、メモリ22には操作プログラム31が展開されており、コンピュータ19によってこの操作プログラム31が実行されている。操作プログラム31は操作画面200を画像表示装置18に表示し、入力装置23を介して入力された情報を基に、各部1~17を制御する。
なお、操作画面200とは、詳細を後記して説明するが、ユーザの操作段階に応じて表示される各画面である。
図2は、本実施形態に係る電子顕微鏡の操作手順を示すフローチャートである。図1を適宜参照しつつ、図2に沿って本実施形態に係る操作手順を説明する。
まず、ユーザは、図示しない操作プログラムを起動することで、操作画面200(図3~図37)を起動する(S101)。なお、試料9のセットは、操作画面200の起動後に行われてもよいし、操作画面200の起動前に行われてもよい。
そして、コンピュータ19がデフォルトの観察条件で試料9を走査し、走査像(以下、画像と称する)を取得する(S102)。操作プログラム31は、取得された画像を画像表示装置18に表示する。ここで、観察条件とは、電子顕微鏡101のパラメータ設定値の組み合わせである。
続いて、ユーザは取得された画像に対し、視野探しや、倍率調整などを行う(S103)。なお、視野・倍率もオートが設定されている場合、ステップS103の処理は省略可能である。
そして、ユーザがコンピュータ19に画像表示装置18に表示されている画像を記憶装置21に保存させる(S104)。本実施形態では、画像を記憶装置21に記憶させることを適宜「撮影」と称する。
続いて、ユーザは取得した画像でOKか否かを判断する(S105)。
ステップS105の結果、OKである場合(S105→Yes)、ユーザは処理を終了する。
コンピュータ19は、調整・変更された観察条件で随時試料9を走査し、画像を取得し、画像表示装置18に表示している。
そして、操作プログラム31はステップS103に処理を戻し、ユーザはコンピュータ19に画像表示装置18に表示されている画像を記憶装置21に再度記憶(撮影)させる。
以降、電子顕微鏡101はステップS103~S106の処理を繰り返す。
図3は、本実施形態に係る操作画面の画面例を示す図である。
操作画面200は、操作ナビ画面201と、アプリアシスト画面202と、画像表示画面(画像表示部)203と、操作パネル画面204とを有する。各画面201~204については、後記して説明する。
操作ナビ画面201は、操作手順を示す画面である。操作ナビ画面201には現在の操作手順としてメイン項目(符号A1)、メイン項目のサブ項目(符号A2)が表示されている。このようにすることで、初心者でも操作手順の把握が行いやすくなる。
アプリアシスト画面202は、撮影条件の変更や、調整に対するアドバイスを表示する画面である。
操作パネル画面204は、撮影条件の変更や、調整を行うための画面である。
なお、各画面201~204に表示される内容は、後記するようにユーザが行っている操作の段階によって変更される。
また、本実施形態に係る操作画面200は、ユーザが初心者であることを前提としている。
次に、図4から図37までを参照して、各操作段階における操作画面200の表示内容を説明する。なお、以降の図面における各画面201~204を構成する要素に関しては、説明対象となっている画面において必要な要素のみ符号を付して、その他の符号は省略する。また、操作画面200および各画面201~204の符号は、図4~図37におけるほとんどのすべての図面に付されているが、各図面において操作画面200および各画面201~204の説明は省略している。
また、適宜図1が参照され、ステップ番号は図2におけるステップ番号を示す。
まず、図4および図5は、走査画面の起動時(S101)における操作画面の例である。
図4は、操作画面が起動されたときの表示内容を示す図である。
操作画面200が起動されたときには、試料9の撮影が行われていないため、アプリアシスト画面202(図3)は表示されていない。また、画像表示画面203および操作パネル画面204には何も情報が表示されていない。
そして、操作ナビ画面201には、現在の操作段階が「1.準備」の「試料セット確認」であることが示されており、試料9をセットするか否かを確認するボタンA11~A13が表示されている。
ここでは、試料9が電子顕微鏡101にセット済みであるものとして、「セット済の試料で観察します」ボタンA13をユーザが押下するものとする。
図5の段階において、操作ナビ画面201には現在の操作段階が「1.準備」の「スタート(照射スタート)」であることが示されている。
そして、操作パネル画面204にはスタートボタンD1が強調表示されており、ユーザがこのスタートボタンD1を押下すると、電子顕微鏡101は予め設定されているデフォルトの観察条件で試料9に電子ビームを照射して撮影を行う。このように、次に操作すべきボタンなどが強調表示されることでユーザは観察手順を学習することができる。
また、このように、次に押下されるボタンが強調表示されることにより、初心者でも迷わずに操作を進めることができる。
本実施形態では、デフォルトの観察条件で1枚目の画像を取得し、取得した画像を基に、後記する処理でパラメータの調整を行う。初心者は、どのように電子顕微鏡のパラメータを設定すればよいか分からないものだが、このようにすることで、ユーザは複雑なパラメータの設定や、観察条件の選択を最初から行わなくて済む。この結果、初心者でも、容易に観察を進めることができる。
デフォルトの観察条件は、平均的な観察条件が設定されてもよいし、強調すべき特徴が明確となるような観察条件が設定されてもよい。デフォルトの観察条件で撮影が行われることが分かっているので、ユーザが試料9のセットを終えると、画像取得までを自動で行ってもよいのだが、あえて、スタートボタンD1などをユーザに押下させることで、ユーザに手順を学習させることができる。
このようにすることで、一次電子ビーム2の照射前に操作画面200上で、ユーザはコーティングの有無を確認したり、試料の前処理に対する知識を得たりすることができる。
なお、本実施形態では、コーティングの有無の確認や、前処理に関する情報が一次電子ビーム2の照射前に表示されるとしたが、これに限らず、他の操作段階で表示されるようにしてもよい。
次に、図6は、試料への一次ビーム照射開始時(S102:画像取得)における操作画面の例を示す図である。
図5におけるスタートボタンD1をユーザが押下することで、試料9に対する一次電子ビーム2の照射が始まると、図6のように操作画面200が非活性となり、照射状態画面301が表示される。
照射状態画面301は、現在の照射状態を模式図で示す模式図画面E1や、現在の照射進捗状態を示す進捗状態画面E2や、現在の観察条件を示す観察条件画面E3や、キャンセルボタンE4などを有している。
ここで、ユーザの学習用として、照射状態画面301の代わりに、電子顕微鏡101の原理や、試料9の前処理に関する説明や、電子顕微鏡101の構造や、電子顕微鏡101の操作手順や、撮影における強調画像の原理などを示す学習画面が表示されてもよい。
特に、アプリアシスト画面202は、その後の操作過程で、たびたび操作画面200上に表示されるものである。そこで、アプリアシスト画面202上に学習画面が表示されるようにすることで、ユーザの潜在的な意識への知識の向上が期待できる。
なお、このような学習画面は、照射状態画面301とともに表示されてもよい。
次に、図7および図8は、ユーザによる視野探し・倍率調整時(S103)における操作画面の例を示す図である。
図7は、一次電子ビームの照射が完了した直後の表示内容を示す図である。
ここで、一次電子ビーム2の照射が完了し、取得された画像に対して、ユーザが倍率の調整や、視野探しを行う。
操作ナビ画面201には、現在の操作段階が「2.視野探し」の「倍率調整・視野探し」であることが示されている。
そして、画像表示画面203には、一次電子ビーム2の照射が行われた結果、取得された画像C41が表示されている。
そして、操作パネル画面204には、電子顕微鏡101の調整を行うための各種ボタンが表示されている。
また、画像C41の視野を移動させたい場合、ユーザが画像C41を例えばドラッグすることによって、画像C41の視野を手動で動かすことができる。コンピュータ19は、入力装置23を介して入力された情報を基に、ステージの移動を行ったり、偏向器制御回路15が上段偏向器6および下段偏向器7に一次電子ビーム2を偏向させたりすることによるイメージシフトを行ってもよい。
なお、このとき、操作プログラム31が調整できる倍率の範囲を制限してもよい。つまり、ユーザが所定の倍率以上には倍率を設定できないようにしてもよい。このようにすることで、ユーザが誤って想定外の倍率に設定してしまい、取得される画像に不具合が生じることを防ぐことができる。
このように、操作段階に応じて、表示モードを操作プログラム31が適切に切り替えることで、操作のし忘れによる作業効率の低下やミスを防ぐことができる。
また、操作ナビ画面201に表示モードの切り替えに関するメッセージを表示することで、ユーザは操作プログラム31がどのような処理を行っているのかを認識することができる。
図8では、操作ナビ画面201に現在の段階が「3.画像確認」の「オート調整」であることを示すことが表示されている。
なお、操作パネル画面204に表示されている各種ボタンは、図7から変更されていないが、画像表示画面203における画像C51は、倍率調整されて図7より高倍率の画像が表示されている。
ここで、ユーザは、明るさとコントラストを調整するため、操作パネル画面204における「オート明るさ」ボタンD51を押下する。
なお、図8において、操作パネル画面204の画面D41では、表示モードが前の操作段階の「視野探しモード」であることが示されている。
ユーザが「オート明るさ」ボタンD51を押下すると、明るさのオート調整(デフォルトの明るさへの調整)が行われる。
次に、図9~図14は、画像保存(撮影)(S104)における操作画面の例を示す図である。
図9は、オート調整が終了した直後の表示内容を示す図である。
操作ナビ画面201には、「3.画像確認」が終了し、次の「4.撮影」の「画像保存」に操作段階が進んだことを示すメッセージが表示され、保存を促すメッセージが画面A61に表示されている。また、画面D41が「視野探し」から「画像確認」に変わっている。その他、操作パネル画面204に表示されている各種ボタンは図7,図8と同様である。
図7で説明したように、操作プログラム31は操作段階に応じて画像C51の表示モードを切り替えるが、図9の「画像保存」段階では、表示モードを高精細な画像を得られる「画像確認」モードとする(操作パネル画面204における画面D41の符号D61)。
また、アプリアシスト画面202の画面B61には、表示モードが「画像確認」モードに切り替えられたことを示すメッセージが表示される。
このとき、オート調整による観察条件が、どのような特徴を強調して撮影するための観察条件なのかを示すメッセージがアプリアシスト画面202に表示されてもよい。
なお、ここでは、ユーザがオート明るさ調整を行うだけでオート調整を終了しているが、図8や、図9の操作段階で「オートフォーカス」ボタンD63をユーザが押下することで、パラメータ設定を行った者が最適と判断するフォーカス値にフォーカス調整するオートフォーカスを行ってもよい。
ユーザが図9の操作パネル画面204における「保存先指定」ボタンD62を押下することにより、操作プログラム31は図10に示すように操作画面200を非活性とし、保存先設定画面302を操作画面200の前面に表示する。
保存先設定画面302は、一般的な保存先の設定画面と同じであるため詳細な説明を省略する。ユーザが、保存先設定画面302で保存先を設定し、登録ボタンE71を押下すると、操作プログラム31は図11に示す表示内容を画像表示装置18に表示する。
図11および図12は、表示されている画像C51が記憶装置21に保存されるための操作画面200である。
操作ナビ画面201の画面A81には、画像を保存するため、画像保存ボタンを押下することを促すメッセージが表示されている。
また、アプリアシスト画面202の画面B81には、撮影を行う前に全画面表示ボタンを押下して、大きな画面で画像確認することを促すメッセージが表示されている。このように、操作プログラム31はアプリアシスト画面202に操作段階に応じたアドバイスを表示することができる。このような表示は、記憶装置21に各操作段階に対応する画面情報が格納されており、操作プログラム31が操作段階に対応する画面を表示させることで実現できる。
ここで、ユーザが全画面ボタンC81を押下すると、図12のように倍率などが拡大された画像C91が表示される。図12の操作画面200におけるその他の画面201(図11),202(図11),204は図11と同様であるため、説明を省略する。
このようにすることで、ユーザは画像を拡大した状態で確認することができる。なお、ユーザは図11などに表示されている大きさの画像で画像の確認・保存を行ってもよい。画像確認後、ユーザは操作パネル画面204における「画像保存」ボタンD81を押下する。
なお、このときアプリアシスト画面202に画像確認のポイントが表示されてもよい。
操作ナビ画面201および操作パネル画面204の表示内容は、図11、図12と同様であるが、アプリアシスト画面202は何も表示されていない状態となっている。
また、画像表示画面203に表示されている画像C101は、保存されている画素に合わせて、上から順に画像が現れてくる。
さらに図14に示すように、画像保存情報画面303が操作画面200の前面に表示される。画像保存情報画面303では、画像保存の条件や、その条件による影響が表示され、さらに進捗バーE111により画像保存処理の進捗度が表示される。
あるいは、画像保存情報画面303とともに、電子顕微鏡101の原理や、試料9の前処理に対する説明や、電子顕微鏡101の構造や、電子顕微鏡101の操作手順や、撮影における強調画像の原理などが示される学習画面が表示されてもよい。さらに、画像保存情報画面303とともに、操作画面200におけるアプリアシスト画面202など各画面201~204の項目の説明や、電子顕微鏡101の各種調整パラメータに関する説明などが示されている学習画面が表示されてもよい。
このようにすることで、ユーザの学習効果の向上が期待できる。
次に、図15~図19は、ユーザによる現在の画像でOKか否かの確認時(S105)、およびユーザによる観察条件の調整・変更(S106)時における操作画面の例を示す図である。
図15は、画像保存後の表示内容を示す図である。
まず、操作ナビ画面201は、現在の操作段階が「4.撮影」の「画像保存」段階であることを示している。
また、操作ナビ画面201の画面A121には、続行ボタンA122と、終了ボタンA123とが表示されている。ユーザが現在の画像に不満足な場合は、観察を続けるための続行ボタンA122が押下され、操作プログラム31は処理を続行する(S105→No)。
ユーザが現在の画像に満足している場合は、観察を終了するための終了ボタンA123が押下されて、操作プログラム31は処理を終了する(S105→Yes)。
また、ユーザが観察履歴C121に表示されている画像にマウスをあてると、その画像における詳細な観察条件などが表示されてもよい。
操作パネル画面204には、現在の操作段階に応じたボタンなどが表示されるが、ここでは説明を省略する。
また、図示しないアプリアシスト画面202の表示ボタンが操作画面200における所定の場所に表示されており、ユーザがその表示ボタンを押下することにより、アプリアシスト画面202の表示・非表示が切り替えられるようにしてもよい。
ここで、操作プログラム31は画像表示装置18に現在の観察条件に関する情報を表示してもよい。
観察条件とは、前記したように、一次電子ビーム2照射時における電子顕微鏡101の各種パラメータ設定の組み合わせであり、具体的には加速電圧、電流、ワーキングディスタンス、倍率などである。これらの観察条件は、試料9の撮影前に取得可能な値である。なお、ワーキングディスタンスは対物レンズ下面と試料の距離のことである。
画像の像質とは、輝度分布や、シャープネスなどの数値である。画像の像質は、撮影後に撮影された画像から取得可能な値である。
操作段階に関する情報とは、操作パネル画面204に表示されている内容や、各操作段階における操作時間や、操作履歴などである。操作段階に関する情報は、撮影前・撮影後に取得可能な情報である。操作段階に関する情報は、一度行った操作について、アシストボタンB122を表示しない処理を行う際などに使用される情報である。
このように、観察条件、画像の像質、操作段階に関する情報を基に、操作プログラム31がアシストボタンB122を選択・表示することで、ユーザは現在どのような問題が生じているのかを容易に把握することができる。
コンピュータ19は、画像C51の像質を解析する。そして、操作プログラム31は解析結果としての画像の像質および現在の観察条件を基に、解析結果に該当する前記アシストボタンB122に関する情報を記憶装置21から取得する。さらに、操作プログラム31は当該取得したアシストボタンB122に関する情報を、アシストボタンB122として操作画面200の所定箇所(ここでは、アプリアシスト画面202)に表示する。
ここで、コンピュータ19は、画像C51の像質を解析することなく、現在の観察条件を基に、メーカが吟味した像質改善が見込まれる可能性があるアシストボタンB122を表示してもよい。つまり、メーカ側が予め表示するアシストボタンB122の設定を行ってもよい。

初心者は最適な観察条件による画像が分からないため、実際には最適な画像でなくても満足してしまうことが多い。本実施形態のようにアシストボタンB122が表示されることによって、発生している可能性の高い画像の症状が提示され、ユーザはそれらの症状に気付くことができる。
強調画像B123は、観察条件を極端にしたシミュレーションによる画像でもよいし、このようなシミュレーションを予め行った画像を用意しておいてもよい。ここで、シミュレーションは、アシストボタンB122に表示されている症状が生じるような観察条件を極端にしたものなどである。
ユーザは、図15における画像C51を見て、画面全体がギラギラに光っており、白い線(輝線)が入っていると判定して、アシストボタンB122aを押下する。すると、アシストボタンB122aに記述されている症状を改善するため、操作プログラム31は観察目的を「表面構造を強調する観察」に変更することを促す解決画面B131をアプリアシスト画面202に表示する。また、操作ナビ画面201の画面A131にも同様に観察目的を変更するため、操作プログラム31は「変更」ボタンD131を押下することを促すメッセージを表示する。ここで、操作プログラム31が自動で次の画面に遷移させるのではなく、あえてユーザが「変更」ボタンD131を押下するようにしている。このようにすることで、ユーザは「変更」ボタンD131の位置を認識することができ、ユーザの学習効果を高めることができる。
また、操作プログラム31は、操作ナビ画面201に応じて操作パネル画面204を表示する。操作パネル画面204では、観察目的を変更することをユーザに促すために、「変更」ボタンD131が強調表示されている。
ユーザが、画面A131に記述されている内容に従って、「変更」ボタンD131を押下すると、操作プログラム31は図17に示される表示内容を画像表示装置18に表示する。
6つ以上の選択肢では、取得された画像の違いを初心者が把握することが困難であり、適切な観察目的を選択することが初心者では難しいためである。なお、高真空観察と低真空観察では使用するパラメータ設定値が異なってくるため、高真空観察と低真空観察の双方において、画像に明確な違いが現れる5つの観察目的が設けられている。
なお、二次電子検出器、BSE(Back Scattered Electron)検出器、EDX(Energy Dispersive X-ray)装置などといった検出器10(図1)の数、あるいは、備えられている検出器10の種類によって、設定される観察目的の数が変動してもよい。
図17は、観察目的変更における表示内容を示す図である。
図16における「変更」ボタンD131が押下されると、図17に示すように、観察目的変更画面304が操作画面200の前面に表示される。ここで、操作画面200の構成は、図16に示す構成と同様であるため説明を省略する。
観察目的変更画面304には、観察目的設定ボタンE141が表示される。観察目的設定ボタンE141には、観察目的の変更候補が記述されている。
レーダチャートの凡例E145aに示されているように、画像の特徴が「高倍率に適する」、「表面構造を強調」および「材料の違いを強調」の3つの軸から成り立つと定義されている。各軸は3段階で表され、レーダチャートE144の外側に行くに従い、各軸の特徴が顕著になることを示す。各軸を4段階以上で示すと、より精密なレーダチャートとなる。
レーダチャートの凡例E145aにおける「高倍率に適する」とは、高分解能観察条件の度合いを示す。例えばユーザが数万倍以上の高倍率で観察した場合に、シャープな像が得られるほど、レーダチャートE144における「高倍率に適する」の項目はより外側に位置することになる。電子顕微鏡101にかかるパラメータ設定値としては、加速電圧、ワーキングディスタンス、コンデンサレンズの励磁、対物可動絞りの孔径、真空度、検出信号などのパラメータ設定値がある。これらのパラメータ設定値に加え、高倍率で観察するための条件は、加速電圧を高くする、コンデンサレンズを強励磁にする、対物可動絞りの孔径を小さくする、ワーキングディスタンスを短くする、真空度を高くする、検出信号として二次電子を用いることである。
レーダチャートの凡例E145aにおける「材料の違いを強調」とは、異なる材料が混在する試料において、材料の違いを強調する条件の度合いを示す。材料の違いを強調するための主な観察条件は、検出信号として後方散乱電子を用いることである。後方散乱電子は、原子番号が大きい元素ほど反射率が高くなるため、多くの信号を発生してより明るい像となり、材料の違いをコントラスト差で表すことができる。
このように、「高倍率に適する」、「表面構造を強調」および「材料の違いを強調」は、相反するパラメータ設定値であるため、ある観察目的においてレーダチャートE144の全パラメータ設定値が最良になることは一般的にない。つまり、あるパラメータ設定値がよければ、他のパラメータ設定値は相対的に悪くなる。そのため、本実施形態のようにレーダチャートで観察目的の特徴を示すことにより、観察目的の特徴(メリット/デメリット)を視覚的に容易に把握することが可能となる。
「チャージアップ軽減(抑制)」とは、一次電子ビーム2(図1)を細くし、照射電流を減らして、チャージアップを軽減できる観察条件となっていることを示す。チャージアップを軽減(抑制)するための主な観察条件は、加速電圧を低くする、コンデンサレンズを強励磁にする、検出信号として後方散乱電子を用いる、真空度を低真空にすることである。この場合における画像の取得方法としては、早いスキャンで画像を複数回取得し、画像を重ねて像を形成する積算などを用いる。
「ビームダメージ軽減(抑制)」とは、一次電子ビーム2を細くし、照射電流を減らすことで、熱に弱い試料に対するビームダメージを軽減できる観察条件になっていることを示す。ビームダメージを軽減(抑制)するための主な観察条件は、加速電圧を低くする、コンデンサレンズを強励磁にすることである。
ここで、観察条件特徴表示はレーダチャートに限られず、例えば、「高倍率に適する」、「表面構造を強調」および「材料の違いを強調」の項目を、パーセント表示などの数字を用いて表現したり、棒グラフなどのグラフを用いて表現したり、「良い」、「普通」、「悪い」などの単語を用いて表現したり、◎、○、△などの記号を用いて表現してもよい。
模擬試料の模式図E145bでは、形状の区別がつき易いように、形状の異なる3つの材料、つまり、円柱である材料Aと、角柱である材料Bが、基板である材料Cの上に載置されているものとする。ここで、材料Aは円柱としたが半球としてもよい。また、材料Bは角柱としたが四角錐台としてもよい。また、材料Cの基板表面は平滑としたが、基板表面に凹凸を設け、表面構造を強調する観察において凹凸構造が観察できるようにしてもよい。
なお、5つの観察目的設定ボタンE141のそれぞれに詳細な観察条件を表示するためのボタンを設け、このボタンが押下されると、かかる観察目的の特徴や、具体的なパラメータ設定値が表示される。この場合のパラメータ設定値は、加速電圧、ワーキングディスタンス、コンデンサレンズ(スポット強度)、対物可動絞り、検出信号、真空度、画像取り込みの手法などである。これにより、観察条件の具体的なパラメータ設定値を知りたいというユーザの要求に応えることができる。
このような観察目的設定ボタンE141の情報は、図15のアシストボタンB122と対応付けられて記憶装置21に予め格納されている。操作プログラム31は押下されたアシストボタンB122に対応する観察目的設定ボタンE141を選択して、画像表示装置18に表示する。
なお、操作プログラム31は、操作履歴を参照し、操作履歴を基に、所定の観察目的設定ボタンE141(例えば、一度押下された観察目的設定ボタンE141)を非表示としてもよい。
操作プログラム31は、記憶装置21に格納されている観察条件設定テーブル41(図18)を参照して、観察条件を設定する。
なお、図17の操作段階において、観察目的変更画面304には、「コーティング」、「非コーティング」など試料9に関する情報などを表示してもよい。
また、図17に示すように、観察目的設定ボタンE141内に、観察目的設定ボタンE141に対応する観察条件における各パラメータ設定値がレーダチャートE144で表示されていてもよい。このようにすることで、ユーザは各観察目的設定ボタンE141における観察条件の特徴を容易に確認することができる。また、本実施形態では、図17に示すように、他の観察目的設定ボタンE141にかかるレーダチャートE144も同画面で見ることができるようにしている。このようにすることで、各観察目的を視覚的に容易に比較でき、各観察目的の特徴(メリット/デメリット)を視覚的に容易に把握できる。その結果、初心者であっても適切な観察目的を容易に選択することが可能となる。また、本実施形態では、図17に示すように、目的選択ボタンE142を押下することにより、レーダチャートの凡例E145aも変化するようになっている。図17では、「表面構造と材料分布を強調する観察」にかかる観察目的設定ボタンが設定されているため、レーダチャートの凡例E145aも、「表面構造と材料分布を強調する観察」の特徴を表示している。他の観察目的設定ボタンE141を設定すれば、レーダチャートの凡例E145aの表示も切り替わる。このようにすることで、ユーザは観察目的の変更に伴う観察条件の特徴変化などを視覚的に容易に把握できる。
図18に示す観察条件設定テーブル41における各レコードは、観察目的設定ボタンE141のそれぞれに対応付けられたものであって、観察目的ごとにパラメータ設定値(加速電圧、検出信号、Scan方式)を組み合わせたものである。図18に示すように、「凹凸 小 見やすさ」や、「凹凸 大 見やすさ」や、「組成情報 見やすさ」などの観察目的は、観察条件設定テーブル41における◎、○、△、×などで評価されている。なお、評価の方法は図18に示すような◎、○、△、×に限らず、点数などで評価されてもよい。観察目的設定ボタンE141(図17)は、これらの評価に基づいて観察目的と対応付けられている。ここで、前記したように、観察条件とは各パラメータ設定値の組み合わせのことであり、観察目的とは凹凸の見やすさなど観察条件が画像に与える影響のことである。
ここで、図18では11の観察目的が設定されているのに対し、図17における観察目的設定ボタンE141は5つとなっている。設定者は図18で設定されている観察目的のうち、初心者に適した観察目的を5つ選んで観察目的設定ボタンE141を設定すればよい。
強調画像E142は、デフォルトの観察条件「標準の観察」で観察できる標準画像との比較を強調した画像であり、レーダチャートに示したパラメータを反映した画像でもある。
観察目的設定ボタンE141に対応付けられた強調画像E142が記憶装置21に予め格納されている。観察目的設定ボタンE141を選択・表示する際、操作プログラム31が、その観察目的設定ボタンE141に対応付けられている強調画像E142を取得・表示することで、強調画像E142が表示される。
このように強調画像E142を表示することで、該当する観察目的設定ボタンE141を選択すると、どのような効果を得られるのかを、ユーザが視覚的に把握することができる。特許文献1,2では、生の画像をユーザに比較させるため、初心者では観察条件の違いによる画像の違いが分かりにくい。これに対し、本実施形態のように、強調画像E142を表示することで、ユーザが初心者であっても、観察目的設定ボタンE141を選択することによる効果をユーザは容易に把握することができる。
なお、前記したように、「元素を分析する観察」においても他の観察目的と同様に、レーダチャートE144と強調画像E142を表示してもよい。例えば、他の観察目的と同様な模擬試料にかかる強調画像の上に、元素の分析であることが分かるようなグラフ状の表示(スペクトル表示)を重畳してもよい。
なお、これらの強調画像E142は一例であり、その他の強調画像が表示されてもよい。また、強調画像E142は、図17のように観察目的設定ボタンE141上に表示されるのみならず、観察目的設定ボタンE141の近傍に表示されるようにしてもよい。
観察目的設定ボタンE141aが押下されると、操作ナビ画面201の画面A151に「決定」ボタンE153の押下を促す旨のメッセージが表示される。
そして、操作画面200の前面に表示されている観察目的変更画面304に特殊設定ボタンE151が表示されてもよい。
図19の例では、特殊設定ボタンE151が表示されている。特殊設定ボタンE151は、必須の設定ではないが、特殊な設定(特殊設定)に関するボタンである。
ユーザが特殊設定ボタンE151を押下すると、操作プログラム31は記憶装置21を参照する。そして操作プログラム31は特殊設定ボタンE151に対応付けられている特殊設定情報を取得する。さらに操作プログラム31は取得した特殊設定情報を観察目的変更画面304の特殊情報表示領域E152に表示する。
このように、特殊設定ボタンE151、特殊情報表示領域E152が表示されることにより、ユーザは特殊設定の観察に気付くことができる。
なお、操作プログラム31はこれまでの操作履歴を随時記憶装置21に格納する。
図20は、図7と同様の画面構成であるため、それぞれの画面構成についても説明は割愛するが、図7と異なる点は、画像表示画面203に表示されている画像C51が図16のままである点と、画像表示画面203に観察履歴C121が表示されている点である。
ユーザは、図20において倍率の調整や、視野探しを図7と同様の方法で行う。
ここで、ユーザが設定不可能な倍率(所定倍率以上あるいは所定倍率以下の倍率)を設定してしまったとき、操作プログラム31は警告を画像表示装置18に表示してもよい。
また、観察目的が変更されたことに伴い、操作パネル画面204において「現在の観察目的」表示ボタンD51が、これまで(図7)の「標準の観察」から「表面構造を強調する観察」に変更されている。
図21では、図20による倍率の調整・視野探しの結果、倍率(例えば、20000倍)が拡大された状態を示している。
図21の操作画面200は、画像表示画面203に倍率が上げられた状態における画像C171が表示されている点、操作パネル画面204に「手動調整」ボタンD171が表示されている点以外は、図20と同様である。
ここで、「手動調整」とは、後記するように明るさや、コントラストや、フォーカスなどをオートではなく手動で調整することである。
このように、所定の条件に基づいて、特定の操作項目とすることにより、不要な操作を防止し、誤動作を減少させることができる。
なお、観察目的に応じて倍率の調整範囲が限定されるようにしてもよい。そのような場合、つまり、現在の観察目的では、所望の倍率が得られない場合、ユーザは、操作パネル画面204の観察目的変更ボタンD172を押下することにより、観察目的を変更するようにしてもよい。
図22は、画像表示画面203において倍率が拡大された画像C171と、観察履歴C121と、「手動調整」ボタンD171(図21)が表示されているなど以外は、基本的に図8と同様であるため、説明を割愛する。
図23は、オート調整が終了し、ユーザによる再画像保存(撮影)時(S104)の操作画面を示す図である。
図23は、画像表示画面203において倍率が拡大された画像C171と、観察履歴C121と、「手動調整」ボタンD171(図21)が表示されているなど以外は、基本的に図9と同様であるため、説明を割愛する。
以降、図10~図14における処理と同様の処理が行われることにより、現在の観察条件による画像が記憶装置21に保存される。
次に、図24~図34は、ユーザによる現在の画像でOKか否かの再確認時(S105)、およびユーザによる観察条件の再調整・再変更(S106)時における操作画面の例を示す図である。
図24は、画像保存後の表示内容を示す図である。
図24では、画像表示画面203における倍率が拡大された画像C171と、図23で保存された画像が新たに加えられた観察履歴C201が表示されている。なお、図23では倍率が拡大された画像C171が表示されているが、その後、元の倍率に戻された上で画像保存されたものとする。
また、図15のアプリアシスト画面202におけるアシストボタンB122aは表示されておらず、代わりに新たなアシストボタンB122c(B122)が表示されている。
それ以外の点は、基本的に図15と同様であるため、説明を割愛する。
この時点で、ユーザが画像に満足している場合には、操作ナビ画面201の終了ボタンA123をユーザが押下することで、観察を終了する。
アシストボタンB122cで表示される内容としては、前記したように視野探し(走査速度:速)時と比較して、画像における凹凸感や立体感が乏しくなっていることや、視野探し(操作速度:速)時と比較して、画像が変形していることなどがある。
なお、これらの症状は低倍率下では生じなくても、高倍率下では照射ビーム(一次電子ビーム2)密度が上昇することなどが原因となって、これらの症状が生じることがある。
また、操作プログラム31は、現在の画像C171を解析することにより、新たなアシストボタンB122cを表示する。なお、この処理は図15と同様である。
ユーザが、図24における画像C171を見て、なんとなく像がぼやけていると判定して、アシストボタンB122bを押下する。すると、操作プログラム31はアシストボタンB122bに記述されている症状を改善するため、図25に示すようなアプリアシスト画面202に画面B211を表示する。画面B211には、手動調整モードでフォーカス調整することを促すメッセージが表示されている。また、操作ナビ画面201の画面A211にも同様に「手動調整」ボタンD211を押下して、手動でフォーカス調整を行う旨のメッセージが表示される。
ユーザが、操作パネル画面204で強調表示されている「手動調整」ボタンD211を押下すると、操作プログラム31は図26の表示内容を画像表示装置18に表示する。
なお、図25~図33において、操作ナビ画面201のメイン項目「画像確認」のサブ項目が図8などとは異なり、手動調整用のサブ項目が表示されている。
図26では、画像表示画面203における画像C221の近傍(図26の例では画像表示領域C224の横)に手動調整ボタン群C222が表示されている。ここで、画像C221は、図24などにおける画像C171の中心部分が表示されているものである。画像C221において、画像C171の中心部分(一部)のみが表示されているのは、以下のような理由のためである。フォーカスなどの調整に必要な画質と追従性を確保するため、操作プログラム31は、画像C171を画像C221のように観察部分を縮小することで、遅い走査速度で画質を向上させながらも走査を繰り返したときの時間を短縮する(以下、図27~図33も同様)。
なお、図26~図33において、画像C221,C231が縮小表示されているが、これに限らず、ウィンドウに合わせた表示としてもよい。
さらに、アプリアシスト画面202の画面B221には、表示モードが「画像調整」モードに切り替わったことを示すメッセージが表示されている。なお、操作パネル画面204の画面D41においても、現在の表示モードが「画像調整」モードであることが表示されている。表示モードの切り替えの際に操作プログラム31が行う処理は、図7で説明されているため、ここでは割愛する。
さらに、ユーザがフォーカスボタンC223を押下すると、図27に示すようにフォーカスボタンC223が反転表示され、フォーカス調整を行うためのフォーカススライダC232が表示される。
ユーザは、フォーカススライダC232を動かすことで非点調整が必要であるか否かを判定する。
そして、ユーザがフォーカススライダC232を動かすと、コンピュータ19が入力装置23を介して入力されたフォーカススライダC232の移動距離に応じて、X方向非点補正器制御回路13およびY方向非点補正器制御回路14に、X方向非点補正器4およびY方向非点補正器5を制御させる。
画像C231は、ユーザがフォーカススライダC232を動かすことによって、画像C221(図26)のフォーカスがずれた状態を示している。
そして、ユーザがフォーカススライダC232を動かすことで画像が所定の方向にのみ拡大される(伸びる)ことを確認すると、ユーザは画面A231の「伸びる」ボタンA233を押下する。なお、フォーカススライダC232を動かしても画像が伸びないとき、ユーザは画面A231の「伸びない」ボタンA234を押下する。「伸びない」ボタンA234が押下されると、操作プログラム31は、図28~図33のフォーカスX調整、フォーカスY調整を行うことなく、図34に示す表示内容を画像表示装置18に表示する。
なお、図27におけるフォーカスX調整はX方向の非点調整、フォーカスY調整はY方向の非点調整である。
そして、操作プログラム31は図28の表示内容を画像表示装置18に表示する。
なお、画面A231はアプリアシスト画面202に表示されてもよい。また、参考画像A232は、静止画でもよいし、動画でもよい。
画面A241には、フォーカススライダC232をユーザが動かすことによって、フォーカス調整を行うことを促すメッセージが表示されている。
ユーザは、フォーカススライダC232を動かすことによって、画像C231の伸びがない位置にフォーカススライダC232を合わせると、操作ナビ画面201における「次へ」ボタンA242を押下する。
すると、操作プログラム31は、フォーカス調整処理を終え、フォーカスX調整のための表示内容を画像表示装置18に表示する。
フォーカスX調整では、まず、図29のように操作ナビ画面201のための画面A251にフォーカスXボタンC251を押下するよう促すメッセージが表示される。
また、アプリアシスト画面202の画面B251にはフォーカスX調整だけではシャープにならない場合がある旨のメッセージが表示される。このような表示により、ユーザはフォーカスX調整でシャープな画像を得られなくても、焦ることなく作業を進めることができる。
そして、ユーザが強調表示されているフォーカスXボタンC251を押下すると、図30に示すようにフォーカスXボタンC251が反転表示され、フォーカスXスライダC261が表示される。
また、図30に示すように、操作ナビ画面201の画面A261にはフォーカスXスライダC261を動かして画像をシャープにするよう促すメッセージが表示される。
ユーザは、画面A261のメッセージに従ってフォーカスXスライダC261を動かす。すると、コンピュータ19は入力装置23を介して入力されたフォーカスXスライダC261の移動距離に応じて、X方向非点補正器制御回路13にX方向非点補正器4を制御させる。
そして、画像が概ねシャープになったと思うと、ユーザが「次へ」ボタンA263を押下することで、操作プログラム31はフォーカスX調整を終了し、次のフォーカスY調整へと進む。
フォーカスY調整では、図31のように操作ナビ画面201の画面A271にフォーカスYボタンC271を押下するよう促すメッセージが表示される。
また、アプリアシスト画面202の画面B271にはフォーカスY調整を行う際に、ふり幅を大きく動かすと、画像の変化が分かりやすい旨のメッセージが表示される。このような表示により、フォーカスY調整において、ふり幅を大きく動かすことを試みることをユーザに促すことができる。
そして、ユーザが強調表示されているフォーカスYボタンC271を押下すると、図32に示すようにフォーカスYボタンC271が反転表示され、フォーカスYスライダC281が表示される。
また、図32に示すように、操作ナビ画面201の画面A281にはフォーカスYスライダC281を動かして画像をシャープにするよう促すメッセージが表示される。
なお、画面A281には、フォーカスYスライダC281を動かしたときの効果が強調表示された画像A282が表示される。
そして、画像が概ねシャープになったと思うと、ユーザは「次へ」ボタンA283を押下することで、操作プログラム31はフォーカスY調整を終了し、次のスライダ調整画面の表示内容を画像表示装置18に表示する。
図33は、操作ナビ画面201の画面A291以外は図26と同様の構成を有している(ただし、表示モードは「視野探しモード」となっている)。
操作ナビ画面201の画面A291には、フォーカス調整ができたか否か(さらにフォーカス調整が必要か否か)を図27と同様の手順で確認することを促すメッセージが表示されている。
ユーザは、図26~図28と同様の手順でフォーカス調整を行い、フォーカス再調整の要・不要を確認する。
この結果、ユーザによってフォーカス再調整が必要だと判定された場合、ユーザは「調整する」ボタンA292を押下することで、再び、図29~図32の処理を行い、フォーカス調整を行う。
また、ユーザによってフォーカス再調整が不要だと判定された場合、ユーザが「次へ」ボタンA293を押下することで、操作プログラム31は手動調整の処理を終え、図34のオート調整の表示内容を画像表示装置18に表示させる。具体的には、操作プログラム31は図34の明るさのオート調整画面を画像表示装置18に表示させる。
図34は、ユーザが画像の明るさをオートで調整するための操作画面200であり、2つの画像が登録されている観察履歴C201が表示されていること以外は、図22と同様であるため、説明を割愛する。
ここで、ユーザは、図26~図33で手動調整によるフォーカス調整を行った画像に対し、オート調整を行う。
なお、図34の操作画面200の前に、図20、図21と同様の操作画面200が表示され、ユーザが視野探しや、倍率の調整を行ってもよい。
図35は、オート調整が終了し、ユーザによる再画像保存(撮影)時(S104)の操作画面を示す図である。
図35は、2つの画像が登録されている観察履歴C201が表示されていること以外は、図23と同様であるため、説明を割愛する。
以降、図10~図14における処理と同様の処理が行われることにより、オート調整によってフォーカス調整された画像が記憶装置21に保存される。
図36は、ユーザによる現在の画像でOKか否かの再確認時(S105)、およびユーザによる観察条件の再調整・再変更(S106)時における操作画面の例を示す図である。
図36では、図35で保存された画像が新たに加えられた観察履歴C321が表示されている。なお、図35では倍率が拡大された画像が表示されているが、その後、元の倍率に戻された上で画像保存されたものとする。
また、操作プログラム31が処理履歴を参照することにより、図24のアプリアシスト画面202におけるアシストボタンB122bが表示されず、代わりに新たなアシストボタンB122d(B122)が表示されている。
それ以外の点は、図24と同様であるため、説明を割愛する。
また、アシストボタンB122c,B122d表示の際に操作プログラム31が行う処理は、図15で説明した処理と同様であるため、ここでは説明を割愛する。
また、これらの症状は低倍率下では生じなくても、高倍率下では照射ビーム(一次電子ビーム2)密度が上昇することなどが原因となって症状が生じることがある。
この時点で、ユーザが画像に満足している場合には、操作ナビ画面201の終了ボタンA123をユーザが押下することで、観察を終了する。
ユーザが画像に満足していない場合には、操作ナビ画面201の続行ボタンA122が押下される。
以下、前記した処理が、終了ボタンA123が押下されるまで繰り返されることにより、手順を学習しつつ、ユーザは良質な画像を得ることができる。
図37は、本実施形態に係るアプリアシスト画面の変形例である。図37は、ステップS106「調整・変更」における画面である。
図37では、図15における操作画面200の前面に解決方法画面305が表示されている。ユーザがアシストボタンB122を押下すると、操作プログラム31は押下されたアシストボタンB122に対応する解決方法画面305を表示する。つまり、記憶装置21には各アシストボタンB122に対応する解決方法画面305が格納されており、アシストボタンB122が押下されると、操作プログラム31は記憶装置21から押下されたアシストボタンB122に対応する解決方法画面305を取得する。そして、操作プログラム31は取得した解決方法画面305を画像表示装置18に表示する。
解決方法画面305における詳細ボタンE331が押下されると、対応する解決手段についての原理などが表示される。そして、実行ボタンE332が押下されると、観察目的を該当する観察目的へ変更する操作画面200が表示される。
また、解決方法画面305のようにリスト形式で観察目的を表示することで、ユーザはこれまで自分が行ってきた操作と、行っていない操作とを容易に確認することができる。
さらに、現在の倍率が所定の倍率以上であるときのみ、手動調整ボタン群C222を表示してもよい。このように、所定の条件に基づいて、操作項目(ボタン)の表示・非表示を行ったり、特定の操作項目としたりすることにより、不要な操作を防止し、誤動作を減少させることができる。
本実施形態によれば、まずデフォルトの観察条件で画像を取得し、その画像に対して、修正の方向性を誘導できるので、ユーザが初心者でも効率よく目的の画像を得ることができるとともに、ユーザの学習効果を期待することができる。
また、「高倍率に適する」、「表面構造を強調」、「材料の違いを強調」などの複数の相反した軸で観察条件の特徴を視覚的に表した観察条件特徴表示(レーダチャート)により、初心者でも最適な、観察目的を選択することができる。
また、図17における強調画像E142のように、該当する観察目的に変更した際に得られる結果を模式的な強調画像として示すことで、ユーザが初心者でも観察目的の変更によってどのような結果を得ることができるのかを、イメージとして容易に把握することができる。
また、本実施形態では、デフォルトの観察条件で1枚目の画像を取得しているが、ユーザに設定を行わせた上で、操作プログラム31が1枚目の画像を取得し、その後、アプリアシスト画面202などのメッセージに従ってユーザに観察条件の調整を行わせてもよい。このようにすることで、ユーザは、自分の考えている観察条件と、所望の画像を得るための観察条件とを比較することができる。
また、記憶装置21に用語辞書を格納しておき、ユーザが特定のマークや、辞書マークや、操作画面200中に表示されている語句を押下すると、操作プログラム31が用語辞書を参照して、該当する語句の説明文を画像表示装置18に表示してもよい。
また、本実施形態では、図17における観察目的設定ボタンE141に模式的な強調画像E142が表示されているが、例えば、図15におけるアシストボタンB122における画像B123を同様の模式的な強調画像としてもよい。
さらに、本実施形態では、最初から初心者による操作を想定した構成となっているが、例えば、図2のステップS101の起動後に初心者であるか、中級者であるか、上級者であるかを選択する画面が画像表示装置18に表示されてもよい。そして、初心者であることが選択された場合、コンピュータ19が本実施形態に係る処理を実行するようにしてもよい。
また、各実施形態において、制御線や情報線は説明上必要と考えられるものを示しており、製品上必ずしもすべての制御線や情報線を示しているとは限らない。実際には、ほとんどすべての構成が相互に接続されていると考えてよい。

- 荷電粒子線装置のパラメータ設定値の組み合わせである試料の観察条件を変更するための観察目的設定ボタンを画像表示装置の画像表示部に複数表示する処理部
を有し、
前記処理部は、
複数の前記観察目的設定ボタンにかかる観察条件の特徴を、相反した3つ以上の項目で表示する観察条件特徴表示を前記画面表示部に表示させる
ことを特徴とする荷電粒子線装置。 - 荷電粒子線装置のパラメータ設定値の組み合わせである試料の観察条件を変更するための観察目的設定ボタンを画像表示装置の画像表示部に複数表示する処理部
を有し、
前記処理部は、
複数の前記観察目的設定ボタンにかかる観察条件の特徴として、高分解能、表面構造の強調および材料の違いの強調を項目として少なくとも表示する観察条件特徴表示を前記画面表示部に表示させる
ことを特徴とする荷電粒子線装置。 - 前記観察条件特徴表示における前記項目は、高分解能、表面構造の強調および材料の違いの強調を含む
ことを特徴とする請求項1に記載の荷電粒子線装置。 - 前記観察条件特徴表示における前記項目は、チャージアップ抑制および/またはビームダメージ抑制の項目を含む
ことを特徴とする請求項1から請求項3のいずれか一項に記載の荷電粒子線装置。 - 複数の観察目的設定ボタンとして、
最も高分解能観察ができる観察条件に変更する第1のボタンと、
最も表面構造を強調した観察ができる観察条件に変更する第2のボタンと、
最も材料の違いを強調した観察ができる観察条件に変更する第3のボタンと、を備える
ことを特徴とする請求項1または請求項2に記載の荷電粒子線装置。 - 複数の観察目的設定ボタンとして、
表面構造を強調し、かつ、材料の違いを強調した観察条件に変更する第4のボタンと、
最も元素分析に適した観察条件に変更する第5のボタンと、をさらに備える
ことを特徴とする請求項5に記載の荷電粒子線装置。 - 前記観察条件特徴表示はレーダチャートである
ことを特徴とする請求項1または請求項2に記載の荷電粒子線装置。 - 前記処理部は、
前記観察目的設定ボタンにかかる観察条件によって得られる画像の特徴が強調された強調画像を前記画面表示部に表示させる
ことを特徴とする請求項1または請求項2に記載の荷電粒子線装置。 - 前記強調画像は、形状および/または材質が異なる3つ以上の材料を模式的に表示した画像である
ことを特徴とする請求項8に記載の荷電粒子線装置。 - 前記処理部は、
新規な試料に対して標準の観察条件で画像を取得した後に、前記観察目的設定ボタンによって観察条件を変更する
ことを特徴とする請求項1または請求項2に記載の荷電粒子線装置。 - 前記標準の観察条件は、最も高分解能観察ができる観察条件である
ことを特徴とする請求項10に記載の荷電粒子線装置。 - 荷電粒子線装置と、前記荷電粒子線装置を制御するコンピュータとを有する試料観察システムであって、
前記コンピュータは、
前記荷電粒子線装置のパラメータ設定値の組み合わせである試料の観察条件を変更するための観察目的設定ボタンを画像表示装置の画像表示部に表示させる処理部、
を有し、
前記処理部は、
前記観察目的設定ボタンに、または前記観察目的設定ボタンの近傍に、前記観察条件を変更することによる画像の変化が強調された強調画像を表示させる
ことを特徴とする試料観察システム。 - 荷電粒子線装置を操作するための操作プログラムであって、
前記操作プログラムは、コンピュータに、
前記荷電粒子線装置のパラメータ設定値の組み合わせである観察条件を変更するための観察目的設定ボタンを画像表示装置の画像表示部に表示させる際に、前記観察目的設定ボタンに、または前記観察目的設定ボタンの近傍に、前記観察条件を変更することによる画像の変化が強調された強調画像を表示させる
ための操作プログラム。 - 荷電粒子線装置のパラメータ設定値の組み合わせである試料の観察条件を変更するための観察目的設定ボタンを画像表示装置の画像表示部に表示する処理部
を有し、
前記処理部は、
前記観察目的設定ボタンに、または前記観察目的設定ボタンの近傍に、前記観察条件を変更することによる画像の変化が強調された強調画像を表示させる
ことを特徴とする荷電粒子線装置。 - 前記観察目的設定ボタンと、前記観察条件とが対応付けられて記憶部に格納されており、
前記処理部は、
入力部を介して、前記観察目的設定ボタンが選択されると、前記選択された観察目的設定ボタンに対応する観察条件で、前記荷電粒子線装置のパラメータ設定値を設定する
ことを特徴とする請求項14に記載の荷電粒子線装置。 - 前記処理部は、
予め設定済みの観察条件で、前記試料の画像を取得し、前記取得した画像の像質および現在の観察条件を基に、前記観察目的設定ボタンを前記画像表示部に表示し、
入力部を介して、前記観察条件の変更が行われると、
当該変更された観察条件で、前記画像を再取得し、前記再取得した画像の像質および前記現在の観察条件を基に、前記観察目的設定ボタンを前記画像表示部に表示する処理を、前記入力部を介して、前記処理の終了の指示が入力されるまで、繰り返す
ことを特徴とする請求項14に記載の荷電粒子線装置。 - 前記処理部は、
前記試料の最初の画像の取得前において、前記試料に対するコーティングの有無の確認または前記試料に対する前処理に関する情報を表示する
ことを特徴とする請求項14に記載の荷電粒子線装置。 - 前記処理部は、
処理待機時間において、電子顕微鏡の構造、電子顕微鏡の操作手順、および前記操作画面における操作項目の説明の少なくとも1つが表示される学習画面を表示する
ことを特徴とする請求項14に記載の荷電粒子線装置。 - 前記処理部は、
前記荷電粒子線装置の操作項目が表示される操作画面を前記画像表示部に表示させ、
前記操作画面に表示される所定の操作項目を非表示または非活性とする
ことを特徴とする請求項14に記載の荷電粒子線装置。 - 前記所定の操作項目とは、フォーカス調整、Xフォーカス調整およびYフォーカス調整の少なくとも1つである
ことを特徴とする請求項19に記載の荷電粒子線装置。 - 前記処理部は、
前記観察条件に応じて、前記荷電粒子線装置の機能を制限する
ことを特徴とする請求項14に記載の荷電粒子線装置。 - 前記処理部は、
倍率が所定の値以上である場合はイメージシフトを使用可能とし、ステージ移動を使用不可とし、
前記倍率が所定の値未満である場合は前記ステージ移動を使用可能とし、前記イメージシフトを使用不可とする
ことによって前記観察条件による前記荷電粒子線装置の機能の制限を行う
ことを特徴とする請求項21に記載の荷電粒子線装置。 - 前記処理部は、
操作履歴を基に、所定の観察目的設定ボタンを非表示とする
ことを特徴とする請求項14に記載の荷電粒子線装置。 - 前記処理部は、
前記荷電粒子線装置の操作項目が表示される操作画面を前記画像表示部に表示させ、
前記操作画面に、現在の操作段階が示される情報を表示し、
前記現在の操作段階を示す情報は、メインの操作段階を示すメイン項目およびサブの操作段階を示すサブ項目で構成されている
ことを特徴とする請求項14に記載の荷電粒子線装置。 - 前記処理部は、
前記荷電粒子線装置の操作項目が表示される操作画面を前記画像表示部に表示させ、
前記操作画面に前記取得した画像を表示し、
前記画像表示部に表示されている画像の近傍に、倍率調整スライダ、フォーカス調整スライダ、フォーカスX調整スライダおよびフォーカスY調整スライダの少なくとも1つを表示する
ことを特徴とする請求項14に記載の荷電粒子線装置。
