Abstract
Description
プラズマエッチングにより高アスペクト比のビアを形成する場合に、例えば、SF6ガスを用いてシリコン層をエッチングすることを考えると、反応式(1)に示すように、フッ素ラジカルとSiとが反応してSiF4(四フッ化シリコン)が生成される。

ダイナミックプロセスは、比較的短時間の堆積ステップ(デポステップ)およびエッチングステップ(エッチングステップ)を複数回繰り返すプロセスであり、それぞれの工程の間にプラズマ化の過渡状態を意図的に形成させてもよい。すなわち、デポステップとエッチングステップとを連続的に少なくとも3回以上繰り返すものであり、ステップ間でプラズマを消さないことが望ましい。

としたものであり、波長250-270:CFの発光強度を示している。図1に示すダイナミックプロセスの例では、堆積が優勢な第1工程とエッチングが優勢な第2工程とを概ね10秒間隔で繰り返している。また図1に示すように、ダイナミックプロセスでは、第1工程と第2工程の遷移点とプラズマ発光強度の変化点とを意図的にずらすようにして、第1工程から第2工程へと移ってもしばらく第1工程のプラズマ発光強度が維持されるとともに、第2工程から第1工程へと移ってもしばらく第2工程のプラズマ発光強度が維持されるようにプラズマ発生条件が制御される。すなわち、プラズマの過渡状態を意図的に形成している。このとき、第1工程および第2工程の処理時間はそれぞれ1秒~15秒程度としてこれを複数回繰り返すことが望ましい。なお、第1工程における処理ガスの総流量と第2工程における処理ガスの総流量とは同一または概ね同程度が望ましい。
図3は、プラズマエッチングのみのプロセス(以下「Non-DYP」とも称する。)に用いるガス種の例と、ダイナミックプロセス(以下「DYP」とも称する。)に用いるガス種の例とを比較して示している。図3に示すように、プラズマエッチングのみのプロセスでは、SiFxラジカルを生成し酸素と反応させてSiOx系保護膜を形成するデポ性ガス(SiF4とO2)と、前述の反応式(1)に示すフッ素ラジカルを供給するエッチング性(SF6)とが混合されている。一方、ダイナミックプロセスでは、デポステップにおいてはデポ性ガスを主体としたガスを供給し、エッチングステップにおいてはエッチング性ガスを主体としたガスを供給する。ダイナミックプロセスのエッチングステップにおいて酸素を供給しているのは、ビアの入口を保護するためである。
図7は、本発明の実施形態に係るプラズマエッチング方法を実現するプラズマエッチング装置100の構成を模式的に示すものである。プラズマエッチング装置100は、気密に構成され、電気的に接地電位とされた処理チャンバー1を有している。この処理チャンバー1は、円筒状とされ、例えば表面を陽極酸化処理されたアルミニウム等から構成されている。
このように構成されたプラズマエッチング装置で、半導体ウエハWをプラズマエッチングする手順の概略について説明する。まず、ゲートバルブ75が開かれ、半導体ウエハWが図示しない搬送ロボット等により、図示しないロードロック室を介して搬入出口74から処理チャンバー1内に搬入され、載置台2上に載置される。この後、搬送ロボットを処理チャンバー1外に退避させ、ゲートバルブ75を閉じる。そして、排気装置73の真空ポンプにより排気口71を介して処理チャンバー1内が排気される。図示しない昇降機構により、載置台2は処理の所定位置に上昇する。
図11は、実施形態のプラズマエッチング方法を説明するフローチャート、図12A~12Dは、実施形態に係るプラズマエッチング方法の各工程におけるウエハの状態を模式的に示す断面図である。図12A~12Dでは、ウエハW上における一つの開口部154aの付近の領域を拡大して示している。図11に示すように、実施形態のプラズマエッチング方法では、プラズマエッチングのみのプロセス(Non-DYP工程)と、ダイナミックプロセス(DYP工程)とを有している。
O*+SiFx*→SiOFx (2)
に示すように、酸素ラジカルO*がフッ化シリコンのラジカルSiFx*と反応することによって、SiO系の保護膜155(例えばSiOFx)が穴部151aの側壁に堆積する。

DYP工程(S82およびS83)の繰り返し回数:52回。
図13および14に示すように、実施形態の方法では、プラズマエッチングのみのNon-DYP工程において形成されたビア底部の径が小さいと、続くDYP工程が円滑に進まないことがわかる。すなわち、DYP工程においてデポ性ガスやエッチング性ガスをビア底部まで十分に行き渡らせることが望ましい。そこで、プラズマエッチングにおける処理チャンバー1内の圧力と第1の高周波電源10aの出力電力とを変化させて得られたビア形状を調べた。図15は、処理チャンバー1内の圧力と第1の高周波電源10aのプラズマ発生電力の条件を変えてプラズマエッチング(Non-DYP工程)により得られたビア形状を示す図である。
次に、他の実施形態に係るプラズマエッチング方法について説明する。この実施形態に係るプラズマエッチング方法では、第1の実施の形態に係るプラズマエッチング装置と同一の装置を用いることができる。従って、第1の実施形態と共通する要素については共通の符号を付して示し、重複する説明を省略する。
Claims (6)
- シリコン層の主面に所定のパターンにパターニングされたレジスト層が形成されてなる被処理基板を処理容器内に保持するステップと、
所定の比率で混合した堆積性ガスおよびエッチング性ガスの混合ガスを前記処理容器内に導入し、該混合ガス雰囲気で前記レジスト層をマスクとして前記被処理基板をプラズマエッチングする第1のエッチングステップと、
前記処理容器内に前記堆積性ガスを導入し、前記第1のエッチングステップによりプラズマエッチングされた被処理基板を該堆積性ガスが主体の雰囲気で堆積処理する堆積ステップ、および、前記処理容器内に前記エッチング性ガスを導入し、前記堆積ステップにより堆積処理された被処理基板を該エッチング性ガスが主体の雰囲気でプラズマエッチングする第2のエッチングステップを、複数回繰り返すステップと、
を有する半導体装置の製造方法。 - 前記繰り返すステップは、プラズマを途中で消すことなく連続的に少なくとも3回以上前記堆積ステップおよび前記第2のエッチングステップを繰り返すことを特徴とする請求項1記載の半導体装置の製造方法。
- 前記混合ガスは、SF6、O2およびSiF4のガスを含むことを特徴とする請求項1記載の半導体装置の製造方法。
- 前記堆積性ガスは、O2およびSiF4のガスを含むことを特徴とする請求項1記載の半導体装置の製造方法。
- 前記エッチング性ガスは、SF6およびO2のガスを含むことを特徴とする請求項1記載の半導体装置の製造方法。
- 前記繰り返すステップは、前記第1のエッチングステップによる処理時間よりも長時間継続することを特徴とする請求項1記載の半導体装置の製造方法。
