Abstract
Description
従来、これらの材料は、スパッタリングにより成膜されることが多く、そのためのターゲットが必要となるが、Fe-Al系合金ターゲットには、酸化の強いAlが含有されているため、これがターゲット中で酸化アルミニウム(Al2O3)の粒子を形成し、これが起点となって、スパッタリング中の異常放電やパーティクルの発生原因となり、膜質を低下させるという問題を生じていた。
このようにして作られたスパッタリングターゲットは、異常放電やパーティクル発生を非常に少なくすることが可能になり、成膜の品質を向上させ、歩留まりを向上できることを見出した。
1)Al含有量が1~23at%、酸素含有量が100wtppm以下、残余がFe及び不可避的不純物であることを特徴とするFe-Al合金スパッタリングターゲット。
2)酸素含有量が70wtppm以下であることを特徴とする上記1記載のFe-Al合金スパッタリングターゲット。
3)酸素含有量が50wtppm以下であることを特徴とする上記1記載のFe-Al合金スパッタリングターゲット。
4)スパッタリング時のパーティクル数が35個以下であることを特徴とする上記1~3のいずれか一項に記載のFe-Al合金スパッタリングターゲット。
5)スパッタリング時のパーティクル数が20個以下であることを特徴とする上記1~3のいずれか一項に記載のFe-Al合金スパッタリングターゲット。
6)Fe原料及びAl原料を、溶解温度を1200~1600°C、平均昇温速度を300°C/時以上として溶解し(但し、Alが15~23at%の場合は、溶解温度を1400~1600°Cの範囲で、かつ平均昇温速度を320°C/時以上とするか、又は溶解温度を1200°C~1400°C未満で溶解する。Alが1~15%、かつAr雰囲気で溶解する場合は、溶解温度を1200~1600°Cの範囲で、平均昇温速度を300°C/時以上とする。Alが1~15%、かつ大気雰囲気で溶解する場合は、溶解温度を1200~1600°Cの範囲で、平均昇温速度を320°C/時以上とする。)、これを鋳造してAlが1~23at%、残余がFe及び不可避的不純物であるFe-Al合金インゴットを得た後に、鋳造インゴットを圧延及び機械加工して、Al含有量が1~23at%、酸素含有量が100wtppm以下、残余がFe及び不可避的不純物であるFe-Al合金スパッタリングターゲットの製造方法。
7)酸素含有量が70wtppm以下とすることを特徴とする上記6)記載のFe-Al合金スパッタリングターゲットの製造方法。
8)酸素含有量が50wtppm以下とすることを特徴とする上記6)記載のFe-Al合金スパッタリングターゲットの製造方法、を提供する。
Al含有量の上限値は23at%とする。Al含有量が23at%を超えると、AlとFeの金属間化合物のみになってしまい、材料全体が脆い材質となるからである。この結果、鋳造で作製することが困難になり、鋳造時の冷却中又は鍛造若しくは圧延時に、割れが発生する恐れがあるからである。
そして、この溶解・鋳造後に、鋳造インゴットを圧延及び機械加工し、Al含有量が15~23at%、酸素含有量が100wtppm以下、残余がFe及び不可避的不純物であるFe-Al合金スパッタリングターゲットを製造する。
以上によって、本願発明のFe-Al合金スパッタリングターゲットの製造方法は、酸素含有量が100wtppm以下、酸素含有量を70wtppm以下に、さらには酸素含有量を50wtppm以下とすることができる。ターゲット中の酸素を著しく低減できるので、スパッタリング時に発生する異常放電現象、パーティクル量を低減したターゲットを提供することができる。
マグネシア製のるつぼを使用し、Al含有量10at%のFe-Al合金となるよう、Fe原料とAl原料の合計10kgを溶解した。溶解温度は1200°Cとし、アルゴン(Ar)雰囲気で溶解した。また、平均昇温速度は500°C/時とした。
溶解後、アルゴン(Ar)雰囲気中で、凝固させ、インゴットを得た。これを圧延し、さらに旋盤で切削加工して、直径180.0mm、厚さ5.0mmのFe-Al合金ターゲットとした。次に、得られたターゲットの端材を用いて酸素含有量を測定したところ酸素量は10wtppmであった。
スパッタリングの条件は、投入電力1kW、Arガス圧1.7Paとし、2kWhrのプレスパッタリングを実施した。3.5インチ径のアルミ基板上に20秒間成膜した。そして、基板上へ付着したパーティクルの個数をパーティクルカウンターで測定した。このときのパーティクル個数は5個であった。この結果を表1に示す。

スパッタリングの条件は、投入電力1kW、Arガス圧1.7Paとし、2kWhrのプレスパッタリングを実施した。3.5インチ径のアルミ基板上に20秒間成膜した。そして、基板上へ付着したパーティクルの個数をパーティクルカウンターで測定した。このときのパーティクル個数は72個であった。この結果を、同様に表1に示す。
これに対し、比較例1~7については、酸素量はいずれも100wtppmを超えており、パーティクル数は、100個を超えていた。
Claims (8)
- Al含有量が1~23at%、酸素含有量が100wtppm以下、残余がFe及び不可避的不純物であることを特徴とするFe-Al合金スパッタリングターゲット。
- 酸素含有量が70wtppm以下であることを特徴とする請求項1記載のFe-Al合金スパッタリングターゲット。
- 酸素含有量が50wtppm以下であることを特徴とする請求項1記載のFe-Al合金スパッタリングターゲット。
- スパッタリング時のパーティクル数が35個以下であることを特徴とする請求項1~3のいずれか一項に記載のFe-Al合金スパッタリングターゲット。
- スパッタリング時のパーティクル数が20個以下であることを特徴とする請求項1~3のいずれか一項に記載のFe-Al合金スパッタリングターゲット。
- Fe原料及びAl原料を、溶解温度を1200~1600°C、平均昇温速度を300°C/時以上として溶解し(但し、Alが15~23at%の場合は、溶解温度を1400~1600°Cの範囲で、かつ平均昇温速度を320°C/時以上とするか、又は溶解温度を1200°C~1400°C未満で溶解する。Alが1~15%、かつAr雰囲気で溶解する場合は、溶解温度を1200~1600°Cの範囲で、平均昇温速度を300°C/時以上とする。Alが1~15%、かつ大気雰囲気で溶解する場合は、溶解温度を1200~1600°Cの範囲で、平均昇温速度を320°C/時以上とする。)、これを鋳造してAlが1~23at%、残余がFe及び不可避的不純物であるFe-Al合金インゴットを得た後に、鋳造インゴットを圧延及び機械加工して、Al含有量が1~23at%、酸素含有量が100wtppm以下、残余がFe及び不可避的不純物であるFe-Al合金スパッタリングターゲットの製造方法。
- 酸素含有量が70wtppm以下とすることを特徴とする請求項6記載のFe-Al合金スパッタリングターゲットの製造方法。
- 酸素含有量が50wtppm以下とすることを特徴とする請求項6記載のFe-Al合金スパッタリングターゲットの製造方法。
