Description

有機ELディスプレイ用の反射アノード電極を含む配線構造
 本発明は、有機ELディスプレイ(特に、トップエミッション型)において使用される反射アノード電極を含む配線構造に関する。
 自発光型のフラットパネルディスプレイの1つである有機エレクトロルミネッセンス(以下、「有機EL」と記載する)ディスプレイは、ガラス板などの基板上に有機EL素子をマトリックス状に配列して形成した全固体型のフラットパネルディスプレイである。有機ELディスプレイでは、陽極(アノード)と陰極(カソード)とがストライプ状に形成されており、それらが交差する部分が画素(有機EL素子)にあたる。この有機EL素子に外部から数Vの電圧を印加して電流を流すことで、有機分子を励起状態に押し上げ、それが元の基底状態(安定状態)へ戻るときにその余分なエネルギーを光として放出する。
 有機EL素子は、自己発光型および電流駆動型の素子であるが、その駆動方式にはパッシブ型とアクティブ型がある。パッシブ型は構造が簡単であるが、フルカラー化が困難である。一方アクティブ型は大型化が可能であり、フルカラー化にも適しているが、アクティブ型にはTFT基板が必要である。このTFT基板には低温多結晶Si(p-Si)もしくはアモルファスSi(a-Si)などのTFTが使われている。
 このアクティブ型の有機ELディスプレイの場合、複数のTFTや配線が障害となって、有機EL画素に使用できる面積が小さくなる。駆動回路が複雑となりTFTが増えてくると、さらにその影響は大きくなる。最近では、ガラス基板から光を取り出すのではなく、上面側から光を取り出す構造(トップエミッション)にすることで、開口率を改善する方法が注目されている。
 トップエミッションでは、下面の陽極(アノード)には正孔注入に優れるITO(酸化インジウムスズ)が用いられる。また上面の陰極(カソード)にも透明導電膜を使う必要があるが、ITOは、仕事関数が大きく電子注入には適さない。さらにITOは、スパッタ法やイオンビーム蒸着法で成膜するため、成膜時のプラズマイオンや二次電子が電子輸送層(有機EL素子を構成する有機材料)にダメージを与えることが懸念される。そのため薄いMg層や銅フタロシアニン層を電子輸送層上に形成することで、ダメージの回避と電子注入改善が行われる。
 このようなアクティブマトリックス型のトップエミッション有機ELディスプレイで用いられるアノード電極は、有機EL素子から放射された光を反射する目的を兼ねて、ITOやIZO(酸化インジウム亜鉛)に代表される透明酸化物導電膜と反射膜との積層構造とされる(反射アノード電極)。この反射アノード電極で用いられる反射膜は、モリブデン(Mo)、クロム(Cr)、アルミニウム(Al)や銀(Ag)などの反射性金属膜であることが多い。例えば、トップエミッション方式の有機ELディスプレイにおける反射アノード電極には、ITOとAg合金膜との積層構造が採用されている。
 反射率を考慮すれば、AgまたはAgを主体として含むAg基合金は反射率が高いため、有用である。なお、Ag基合金は、耐食性に劣るという特有の課題を抱えているが、その上に積層されるITO膜で当該Ag基合金膜を被覆することにより、上記課題を解消することができる。しかし、Agは材料コストが高いうえ、成膜に必要なスパッタリングターゲットの大型化が難しいため、Ag基合金膜を、大型テレビ向けにアクティブマトリックス型のトップエミッション有機ELディスプレイ反射膜に適用するのは困難である。
 一方、反射率のみを考慮すれば、Alも反射膜として良好である。例えば特許文献1は、反射膜としてAl膜またはAl-Nd膜を開示しており、Al-Nd膜は反射効率が優秀で望ましい旨を記載している。
 しかし、Al反射膜をITOやIZOなどの酸化物導電膜と直接接触させた場合は、接触抵抗(コンタクト抵抗)が高く、有機EL素子への正孔注入に充分な電流を供給することができない。それを回避するために、反射膜に、AlではなくMoやCrなどの高融点金属を採用したり、Al反射膜と酸化物導電膜との間にMoやCrなどの高融点金属をバリアメタルとして設けると、反射率が大幅に劣化し、ディスプレイ特性である発光輝度の低下を招いてしまう。
 そこで特許文献2は、バリアメタルを省略できる反射電極(反射膜)として、Niを0.1~2原子%含有するAl-Ni合金膜を提案している。これによれば、純Al並みの高い反射率を有し、且つ、Al反射膜をITOやIZOなどの酸化物導電膜と直接接触させても低い接触抵抗を実現できる。

 ところで、トップエミッションの有機ELディスプレイでは、陽極(アノード)から上層となる有機層への正孔注入を考えるとき、正孔は陽極材料の最高被占分子軌道(HOMO)から有機層のHOMOへと移動するため、これらの軌道のエネルギー差が注入障壁となる。現在、エネルギー障壁の低いITOが量産に使われているが、仮にITOの下地層の影響などによって、ITOの仕事関数が小さくなってしまうと、このエネルギー障壁が高くなってしまう。例えば、トップエミッション方式有機ELディスプレイ用反射アノード電極において、ITOなどの酸化物導電膜(以下、ITOで代表させる場合がある。)とAl反射膜(またはAl合金反射膜)との積層構造(上層=ITO/下層=Al合金)におけるITO膜表面の仕事関数は、現在量産されている積層構造(上層=ITO/下層=Ag基合金)に比べ、0.1~0.2eV程度低くなるという問題がある。この原因は詳細には不明であるが、ITO膜表面の仕事関数が0.1~0.2eV程度低くなると、このITO膜の上層に形成される有機発光層における発光開始電圧(閾値)が約数V程度高電圧側にシフトし、同じ発光強度を維持する場合、消費電力が高くなってしまう。
 また、有機ELディスプレイでは、ITO膜のピンホールや、ITO膜とAl反射膜とのコンタクト特性の面内バラツキなどにより、発光強度にムラが生じるという問題もある。
 このような問題に対し、ITO膜を用いず、Al反射膜と有機層を直接接続することが可能な有機層の開発が進められている。
 しかし、Al反射膜を保護するITO膜が無い状況下では、有機層形成までの間にAl反射膜が剥き出しの状態で存在するため、例えば、当該Al反射膜を備えた基板を搬送する過程で上部からの衝撃などで発生する縦方向の変形(応力)などにより局所的に凹みが発生し、Al反射膜表面に凹状の形状異常などが入り易くなる。その結果、凹み部周辺に電界が集中して発光強度のムラが生じるだけでなく、発光素子の寿命が低下するという問題を招く。
 本発明は上記事情に鑑みてなされたものであり、その目的は、特に縦方向の応力に対する耐久性に優れており、Al反射膜を有機層と直接接続させても発光強度のムラがなく安定した発光特性を確保でき、しかも高歩留まりを実現可能なAl合金反射膜を備えた有機ELディスプレイ用の反射アノード電極を含む配線構造を提供することにある。

 前記Al合金膜の上に前記有機層が直接接続していることを特徴とする配線構造。
 (2)前記Al合金膜は、硬度が2~3.5GPaであり、Al合金組織に存在する粒界三重点の密度は2×108個/mm2以上であることを特徴とする(1)に記載の配線構造。

 本発明によれば、有機ELディスプレイ用反射アノード電極を構成するAl合金膜として、希土類元素を含むAl合金膜であって、且つ、当該Al合金膜の硬度および粒界三重点密度が適切に制御されたAl合金膜を使用しているため、特に、押し込み荷重などのような縦方向の応力に対する耐久性に優れている。また、且つ、当該Al合金膜のヤング率および結晶粒の定方向接線径(Feret径)の最大値粒界が適切に制御されたAl合金膜を使用しているため、横向の変形に対する耐久性にも優れる。その結果、当該Al反射膜を有機層と直接接続させても安定した発光特性を確保でき、信頼性の高い有機ELディスプレイ用の反射アノード電極を提供することができた。さらには、光沢度に優れたAl合金膜を使用しているため、色彩の表現力に優れた有機ELディスプレイ用の反射アノード電極を提供することができた。本発明の有機ELディスプレイは、例えば携帯電話、携帯ゲーム機、タブレット型コンピュータ、テレビなどに好適に用いられる。
図1は、本発明の反射アノード電極を備えた従来の有機ELディスプレイを示す概略図である。
 本発明者らは、有機ELディスプレイ用の反射アノード電極として汎用されている電極材料、すなわち、希土類元素を含むAl合金膜(以下、Al-希土類元素合金膜、または単にAl合金膜と略記する場合がある。)において、当該Al合金膜を、酸化物導電膜を介さずに直接、有機層と接続させても、当該Al合金膜を備えた基板を搬送するなどの過程で上部からの衝撃などにより発生する縦方向および横方向の変形(応力)に対して適度な耐性を有しており、上記変形に伴う凹みの発生を防止し得、発光特性や寿命の劣化を防止することが可能な電極材料を提供するため、検討を重ねてきた。その結果、上記Al-希土類元素合金膜として、所定の硬度と粒界密度を有するAl合金膜を用いれば所期の目的が達成されることを見出した。
 すなわち、本発明は、Al反射膜を有機層と直接接続させても安定した発光特性を確保でき、高い信頼性も確保するという観点から、有機ELディスプレイ用の反射アノード電極に用いられるAl合金膜として、希土類元素を含むAl合金膜であって、且つ、当該Al合金膜の硬度が2~3.5GPaであり、且つ、Al合金組織に存在する粒界三重点の密度が2×108個/mm2以上のAl-希土類元素合金膜を採用することができる。
 また、当該Al合金膜のヤング率は80~200GPaであり、結晶粒の定方向接線径(Feret径)の最大値が100~350nmのAl-希土類元素合金膜とすることもある。さらには光沢度を800%以上とすることもある。
 まず、上記Al-希土類合金膜の硬度は2~3.5GPaとすることが好ましい。前述したように本発明のAl合金膜は、従来のようにITOなどの酸化物導電膜をその上に積層させることなく、有機発光層と直接接続させて使用されるものであるが、そのためには、有機ELディスプレイ用の反射アノード電極には、応力が一時的に集中して電極が変形したり劣化したりしても電極に凹みなどが発生しない程度の縦方向の応力に対する耐久性も備えていることが要求される。上記硬さはこのような観点から設定されたものであり、Al合金膜をITOなどの酸化物導電膜と積層させた場合の硬さやガラス基板などの硬さとのバランスも考慮して設定されたものである。
 詳細には、電極を構成する電極材料が軟らかすぎる場合には、応力集中により電極が変形し、発光ムラなどの不具合が生じる場合がある。一方、電極材料が硬すぎると、押し込み荷重に対して変形が起こり難くなるため、微小なクラックが入ったり剥がれなどの劣化が生じ得る。また、本発明のようにAl合金膜をITOなどの酸化物導電膜と積層させることなしに電極材料として用いる場合は、Al合金膜の硬度を設定するに当たり、酸化物導電膜との積層物としたときの硬度とのバランスも更に考慮する必要があり、Al合金膜の硬度の上限は、上記積層物とおおむね同程度の硬度に制御することが良く、一方、Al合金膜の硬度の下限は、ガラス基板に代表される基板の硬度とあまり差が大きくならない方が良い。このような観点に基づき、本発明では、Al合金膜の好ましい硬度を2GPa以上3.5GPa以下と定めた。より好ましくは2.5GPa以上3.3GPa以下である。なお、Al合金膜の硬度は、後記する実施例に記載の方法で測定した値である。
 更に本発明に用いられるAl合金膜は、Al合金組織に存在する粒界三重点の密度(以下、三重点密度と略記する場合がある。)が2×108個/mm2以上を満足するものである。上述したように本発明では、Al合金膜の硬度を所定範囲に制御することが好ましいが、通常、硬度は三重点密度と密接な関係を有し、希土類元素の含有量が本発明の範囲内(5原子%以下)にあるときは、三重点密度が大きくなる程、硬度も大きくなる傾向にある。本発明では、Al合金膜の硬度の下限(2GPa)を確保するとの観点から、三重点密度を2×108個/mm2以上と定めた。好ましくは2.4×108個/mm2以上である。三重点密度の上限は、スパッタリング成膜の効率性などを考慮すると、8.0×108個/mm2であることが好ましい。なお、Al合金膜の三重点密度は、後記する実施例にも記載しているように、次のような方法で測定した値である。すなわち、Al合金膜を倍率15万倍でTEM観察し、測定視野(一視野は1.2μm×1.6μm)中に観察される、粒界三重点に存在するAl合金の密度(三重点密度)を測定する。測定は合計3視野で行い、その平均値をAl合金の三重点密度とする。
 本発明に用いられるAl合金膜は、希土類元素を0.05~5原子%含有し、残部:Alおよび不可避的不純物である。希土類元素を含むAl合金膜は耐熱性を有する。有機ELディスプレイ用の反射アノード電極に好適な素材を提供するとの観点から硬度および三重点密度が制御されたAl合金膜はこれまで開示されていない。希土類元素の含有量の下限および上限は、本発明で規定する硬度および三重点密度の範囲を確保するために定められたものである。後記する実施例に示すように、希土類元素の含有量が少なくなるにつれ、硬度が低下する傾向にあり、希土類元素の含有量が本発明で規定する下限を下回るものは、硬度または三重点密度の少なくとも一方が、本発明の範囲を外れてしまう。一方、希土類元素の含有量が多くなるにつれ、硬度も増加する傾向にあり、希土類元素の含有量が本発明で規定する上限を超えるものは、硬度または三重点密度の少なくとも一方が、本発明の範囲を外れてしまう。
 不可避的不純物としては、Fe、Si、Cuが挙げられ、それぞれ、0.05重量%以下含まれることが許容される。これらの不純物の含有量が上記範囲外の場合、耐食性が劣化するおそれがある。また、不可避不純物として、酸素も挙げられ、0.1重量%以下含まれることが許容される。この酸素の含有量が上記範囲外の場合、電気抵抗が大きくなってしまうおそれがある。
 また、本発明は、Al反射膜を有機層と直接接続させても安定した発光特性を確保でき、高い信頼性を確保するという観点から、有機ELディスプレイ用の反射アノード電極に用いられるAl合金膜として、希土類元素を含むAl合金膜であって、且つ、当該Al合金膜のヤング率は80~200GPaであり、結晶粒の定方向接線径(Feret径)の最大値が100~350nmのAl-希土類元素合金膜を採用することができる。
 まず、上記Al-希土類合金膜のヤング率は80~200GPaとすることが好ましい。前述したように本発明のAl合金膜は、従来のようにITOなどの酸化物導電膜をその上に積層させることなく、有機発光層と直接接続させて使用されるものであるが、そのためには、有機ELディスプレイ用の反射アノード電極には、応力が一時的に集中して電極が変形したり劣化したりしても電極に凹凸などが発生しない程度の横方向に対する耐久性も備えていることが要求される。上記ヤング率はこのような観点から設定されたものであり、Al合金膜をITOなどの酸化物導電膜と積層させた場合のヤング率やガラス基板などのヤング率とのバランスも考慮して設定されたものである。
 詳細には、電極を構成する電極材料のヤング率が小さい(軟らかすぎる)場合には、応力集中により電極が変形し、発光ムラなどの不具合が生じる場合がある。一方、電極材料のヤング率が大きい(硬すぎる)と、押し込み荷重に対して変形が起こり難くなるため、微小なクラックが入ったり剥がれなどの劣化が生じ得る。また、本発明のようにAl合金膜をITOなどの酸化物導電膜と積層させることなしに電極材料として用いる場合は、Al合金膜のヤング率を設定するに当たり、酸化物導電膜との積層物としたときのヤング率とのバランスも更に考慮する必要があり、Al合金膜のヤング率の上限は、上記積層物とおおむね同程度のヤング率に制御することが良く、一方、Al合金膜のヤング率の下限は、ガラス基板に代表される基板のヤング率とあまり差が大きくならない方が良い。このような観点に基づき、本発明では、Al合金膜の好ましいヤング率を80GPa以上200GPa以下と定めた。より好ましくは85GPa以上180GPa以下である。なお、Al合金膜のヤング率は、後記する実施例にも記載しているように、次のような方法で測定した値である。すなわち、ナノインデンターによる膜の硬度試験を行い、ヤング率を測定する。この試験では、Agilent Technologies社製Nano Indenter G200(解析用ソフト:Test Works 4)を用い、XPチップを用いて連続剛性測定を行う。押し込み深さを500nmとし、15点を測定した結果の平均値を求めることによって得られる値である。
 更に本発明に用いられるAl合金膜の最大粒径[結晶粒の定方向接線径(Feret径)の最大値]は、100~350nmを満足するものである。上述したように本発明では、Al合金膜のヤング率を所定範囲に制御する必要があるが、通常、ヤング率は最大粒径と、おおむね密接な関係を有し、希土類元素の含有量が本発明の範囲内(5原子%以下)にあるときは、最大粒径が大きくなると、ヤング率が小さくなる傾向にある。本発明では、Al合金膜のヤング率の下限(80GPa)を確保するとの観点から、最大粒径の上限を350nmと定め、Al合金膜のヤング率の上限(200GPa)を確保するとの観点から、最大粒径の下限を100nmと定めた。好ましい最大粒径は130nm以上、320nm以下である。
 ここで最大粒径とは、結晶粒の定方向接線径(Feret径またはGreen径とも呼ばれる)の最大値を意味する。具体的には粒子を挟む一定方向の二本の平行線の間隔(距離)であり、結晶粒に凹みがある場合は投影図の平行外接線間距離であり、結晶粒に凹みがない場合(球)は周長さをπで割った値である。なお、最大粒径は、具体的には、次のようにして得られる値である。すなわち、Al合金膜を倍率15万倍でTEM観察し、測定視野(一視野は1.2μm×1.6μm)中に観察される、結晶粒の粒径(定方向接線径、Feret径)を測定する。測定は合計3視野で行い、3視野中の最大値を最大粒径とする。
 以上、本発明を特徴付けるAl合金膜のヤング率および最大粒径について説明した。本発明に用いられるAl合金膜は、希土類元素を0.05~5原子%含有し、残部:Alおよび不可避的不純物である。希土類元素を含むAl合金膜は耐熱性を有する。有機ELディスプレイ用の反射アノード電極に好適な素材を提供するとの観点からヤング率および最大粒径が制御されたAl合金膜はこれまで開示されていない。希土類元素の含有量の下限は、本発明で規定する硬度および三重点密度の範囲を確保するために定められたものである。耐熱性作用を有効に発揮させるために定められたものであり、一方、その上限は、本発明で規定するヤング率および最大粒径の範囲を確保するために定められたものである。希土類元素の含有量が多くなるにつれ、ヤング率は増加し最大粒径は減少する傾向にある。
 不可避的不純物としては、Fe、Si、Cuが挙げられ、それぞれ、0.05重量%以下含まれることが許容される。これらの不純物の含有量が上記範囲外の場合、耐食性が劣化するおそれがある。また、不可避不純物として、酸素も挙げられ、0.1重量%以下含まれることが許容される。この酸素の含有量が上記範囲外の場合、電気抵抗が大きくなってしまうおそれがある。
 また本発明者らの検討結果によれば、(I)電極の光沢度は有機ELディスプレイの色彩に大きな影響を及ぼしており、電極材料を構成する上記Al合金膜の結晶粒の粒径(詳細には、Feret径と呼ばれる定方向接線径の最大値)が大きい場合や、当該粒径の密度が小さい場合には、Al合金膜の光沢度が低下し、結果的に有機ELディスプレイの色彩の表現力に劣ること、(II)詳細にはAl合金膜の光沢度は、成膜直後の上記粒径のサイズや密度によってほぼ決定され、成膜後に熱処理(アニール)を行なっても、光沢度の変化は殆ど見られないこと、(III)高い光沢度を実現するためには、成膜条件(好ましくはスパッタリング時の温度およびArガス圧)を適切に制御することが有効であること、が判明した。更にAl合金膜中の希土類元素の含有量もAl合金膜の光沢度と密接な関係を有しており、(IV)希土類元素の含有量が増加するにつれて光沢度は上昇する傾向にあるが、多量に添加すると、エッチング残渣の問題から有機ELディスプレイの色彩が損なわれることから、その上限を5原子%に制御することが有効であること、(V)このように光沢度および希土類元素の含有量が適切に制御されたAl合金膜は、有機ELディスプレイ用反射アノード電極の素材として、単独で用いることもできるし、その下部にMoなどの高融点金属膜が積層された積層材料として用いることもできることを見出した。
 このように本発明に用いられるAl-希土類合金膜の光沢度は800%以上とすることが好ましい。これにより、有機ELディスプレイの色彩表現力も高められる。光沢度は高い程良く、好ましくは805%以上である。なお、Al合金膜の光沢度の上限は特に規定されないが、所望の光沢度を確保するための条件(Al合金膜に含まれる希土類元素の含有量やAl合金膜の製造条件など、詳細は後述する。)を考慮すると、おおむね、840%程度である。Al合金膜の光沢度は、後記する実施例にも記載しているように、次のような方法で測定した値である。すなわち、JIS K7105-198に基づき、60°鏡面光沢度を測定する。光沢度は、屈折率1.567のガラス表面の光沢度を100としたときの値(%)で表記する。
 本発明に用いられるAl合金膜は、希土類元素を0.05~5原子%含有し、残部:Alおよび不可避的不純物である。希土類元素を含むAl合金膜は耐熱性を有する。光沢度に優れた有機ELディスプレイ用の反射アノード電極に好適な素材を提供するとの観点から、光沢度および希土類元素の含有量が適切に制御されたAl合金膜はこれまで開示されていない。希土類元素の含有量の下限は、耐熱性作用を有効に発揮させるために定められたものであり、一方、その上限は、本発明で規定する光沢度の下限を確保するために定められたものである。すなわち後記する実施例に示すように、Al合金膜の光沢度は希土類元素の含有量と密接に関係しており、同じ条件でAl合金膜を作製した場合、希土類元素の含有量が多くなる程、Al合金膜の光沢度も増加する傾向にあるが、希土類元素の含有量が多くなり過ぎるとエッチング残渣の新たな問題が生じて色彩が損なわれるため、その上限を5原子%と定めた。また上記範囲内であれば、配線の電気抵抗も低く抑えることができる。
 不可避的不純物としては、Fe、Si、Cuが挙げられ、それぞれ、0.05重量%以下含まれることが許容される。これらの不純物の含有量が上記範囲外の場合、耐食性が劣化するおそれがある。また、不可避不純物として、酸素も挙げられ、0.1重量%以下含まれることが許容される。この酸素の含有量が上記範囲外の場合、電気抵抗が大きくなってしまうおそれがある。
 本発明に用いられる希土類元素としては、ランタノイド元素(周期表において、原子番号57のLaから原子番号71のLuまでの合計15元素)に、Sc(スカンジウム)とY(イットリウム)とを加えた元素群が挙げられる。本発明ではこれらの元素を、単独または2種以上を併用して用いることができ、上記希土類元素の含有量とは、単独で含むときは単独の量であり、2種以上を含むときはその合計量である。好ましい希土類元素は、Nd、Gd、La、Y、Ce、PrおよびDyよりなる群から選択される1種以上の元素である。
 なお、硬度および三重点密度を所定範囲内に制御するという観点から、Nd、Gd、La、Y、Ce、PrおよびDyよりなる群から選択される1種以上の元素(特には、Nd)の上限を1原子%とすることが好ましい。
 本発明では、電極材料として、上記のAl合金膜を単独で用いても良いし、或いは上記Al合金膜の下に高融点金属膜が積層されたものを用いても良い。高融点金属膜は、Alの酸化を防止するためにAl合金膜の下地層などとして汎用されており、本発明でも、Mo、Ti、Cr、W、または上記金属を主体とする合金を用いることができる。
 上記Al合金膜の好ましい厚さは、おおむね50~700nmである。上記Al合金膜を単独で用いるときの好ましい厚さは、おおむね50~600nmである。また、上記Al合金膜を高融点金属膜との積層構造として用いるときの、好ましい合計厚さ(基板側から順に、高融点金属膜+Al合金膜)は、おおむね80~700nmであり、そのときのAl合金膜の好ましい厚さは、おおむね50~600nm、高融点金属膜の好ましい厚さは、おおむね30~100nmである。
 本発明において、硬度および三重点密度が適切に制御されたAl合金膜を得るためには、所定の希土類元素を含有するAl合金膜を用いることに加え、成膜後のAl合金膜を、室温~230℃の範囲内で熱処理(アニール)することが好ましい。反射膜形成以降の有機ELディスプレイの製造プロセスでは、一般に室温~約250℃程度の熱履歴を被ることが多いが、アニール温度が高くなると、希土類元素の析出およびAl合金の粒成長のため、硬度および三重点密度が低下するようになる。具体的には希土類元素の添加量などに応じて、適切なアニール温度を設定すれば良いが、より好ましくは150~230℃である。
 上記Al合金膜の成膜方法としては、例えば、スパッタリング法や真空蒸着法などが挙げられるが、本発明では、細線化や膜内の合金成分の均一化を図り、添加元素量を容易にコントロールできるなどの観点から、Al合金膜をスパッタリング法で形成することが好ましい。スパッタリング法では、スパッタリング時の成膜温度をおおむね、180℃以下、Arガス圧をおおむね、3mTorr以下に制御することが好ましい。基板温度や成膜温度が高いほど形成される膜の膜質はバルクに近づき、緻密な膜が形成され易く、膜の硬度が増加する傾向にある。また、Arガス圧を上げるほど膜の密度が低下し、膜の硬度が低下する傾向にある。この様な成膜条件の調整は、膜の構造が疎となって腐食が生じやすくなるのを抑制する観点からも好ましい。
 本発明において、ヤング率および最大粒径が適切に制御されたAl合金膜を得るためには、所定の希土類元素を含有するAl合金膜を用いることに加え、スパッタリング時の条件を適切に制御することが好ましい。すなわち上記Al合金膜の成膜方法としては、例えば、スパッタリング法や真空蒸着法などが挙げられるが、本発明では、細線化や膜内の合金成分の均一化を図り、添加元素量を容易にコントロールできるなどの観点から、Al合金膜をスパッタリング法で形成することが推奨されるが、スパッタリング時の成膜温度をおおむね、230℃以下、Arガス圧をおおむね、20mTorr以下に制御することが好ましい。またスパッタリング時の基板温度をおおむね、180℃以下に制御することが好ましい。基板温度や成膜温度が高いほど形成される膜の膜質はバルクに近づき、緻密な膜が形成され易く、膜のヤング率が増加する傾向にある。また、Arガス圧を上げるほど膜の密度が低下し、膜のヤング率が低下する傾向にある。この様な成膜条件の調整は、膜の構造が疎となって腐食が生じやすくなるのを抑制する観点からも好ましい。
 なお、上記のようにしてスパッタリング法により成膜した後のAl合金膜は、室温~230℃の範囲内で熱処理(アニール)することが好ましい。有機ELの製造プロセスでは、反射膜形成後に一般に室温~約250℃程度の熱履歴を被ることが多いが、アニール温度が高くなると、希土類元素の析出およびAl合金の粒成長のため、ヤング率および最大粒径が低下するようになる。具体的には希土類元素の添加量などに応じて、適切なアニール温度を設定すれば良いが、より好ましくは150~230℃である。
 本発明において、光沢度が適切に制御されたAl合金膜を得るためには、所定の希土類元素を含有するAl合金膜を用いることに加え、スパッタリング時の条件を適切に制御することが好ましい。すなわち上記Al合金膜の成膜方法としては、例えば、スパッタリング法や真空蒸着法などが挙げられるが、本発明では、細線化や膜内の合金成分の均一化を図り、添加元素量を容易にコントロールできるなどの観点から、Al合金膜をスパッタリング法で形成することが推奨され、スパッタリング時の成膜温度をおおむね、270℃以下、Arガス圧をおおむね、15mTorr以下に制御することが好ましい。またスパッタリング時の基板温度をおおむね、270℃以下に制御することが好ましい。基板温度や成膜温度が高いほどスパッタ粒子が基板表面で動き易くなり、粗大な結晶粒径を形成する原因となり、結果的に光沢度が低下するからである。また、Arガス圧が高くなると、スパッタ粒子とArガス圧の衝突頻度が高くなるため、スパッタ粒子が基板に到達した際のエネルギーが低くなって結晶粒の密度が低下し、結果的に、光沢度が低下するからである。
 上述した好ましいスパッタリング条件で成膜した(直後の)Al合金膜の光沢度は、800%以上と高く、このような高い光沢度は、その後の熱処理(アニール)の条件にかかわらず、そのまま維持される。この点、熱処理後のAl合金膜の状態(結晶粒のサイズや密度など)の影響を強く受ける反射率とは大きく相違する。有機ELディスプレイの製造プロセスでは、一般に室温~約250℃程度の熱履歴に曝されることが多いが、アニール温度が上記範囲を超えて、例えば300℃で熱処理を行なったとしても、熱処理後のAl合金膜の光沢度は800%以上の高いレベルを持続している(後記する実施例を参照)。ただし、樹脂の耐熱性を考慮すると、好ましい熱処理温度は約150~230℃である。
 本発明では、有機層と直接接続するAl合金膜からなる電極に特徴があり、それ以外の構成は特に限定されず、有機ELディスプレイの分野で通常用いられる公知の構成を採用することができる。
 次に図1を用いて、本発明の反射アノード電極を備えた有機ELディスプレイの一実施形態の概略を説明する。ただし、本発明は、図1に示す有機ELディスプレイに限定する趣旨ではなく、当該技術分野において通常用いられる構成を適宜採用することができる。
 本実施形態では、基板1上にTFT2およびパシベーション膜3が形成され、さらにその上に平坦化層4が形成される。TFT2上にはコンタクトホール5が形成され、コンタクトホール5を介してTFT2のソース・ドレイン電極(図示せず)とAl合金膜(反射膜)6とが電気的に接続されている。本発明では、Al合金膜6が反射アノード電極を構成している。これを反射アノード電極と呼ぶこととしたのは、Al合金膜6が有機EL素子の反射電極として作用し、且つ、TFT2のソース・ドレイン電極に電気的に接続されているためにアノード電極として働くためである。また、反射アノード電極はソース・ドレイン電極と同一の電極であっても良く、これによっても本発明の効果が発揮される。
 Al合金膜6の直上に有機発光層8が形成され、さらにその上にカソード電極9が形成される。すなわち、従来の有機ELディスプレイでは、Al合金膜6と有機発光層8との間に酸化物導電膜が形成されているのに対し、本発明の反射アノード電極を有する図1の有機ELディスプレイでは、酸化物導電膜は不要である。本実施形態では、所定のAl合金膜6を使用しているため、Al合金膜6を有機発光層8に直接接続しても、発光特性のバラツキを抑えられる。また、このような有機ELディスプレイでは、有機発光層8から放射された光が本発明の反射アノード電極で効率よく反射されるので、優れた発光輝度を実現できる。
 以下、実施例により本発明をより具体的に説明するが、本発明は下記実施例によって制限されず、上記・下記の趣旨に適合し得る範囲で変更を加えて実施することも可能であり、それらはいずれも本発明の技術的範囲に包含される。
 実施例1
 無アルカリ硝子板(板厚0.7mm、直径4インチ)を基板とし、その表面に、DCマグネトロンスパッタリング法で、下記表1に示すように希土類元素の種類および含有量(単位は原子%であり、残部:Alおよび不可避的不純物)が異なるAl合金膜(膜厚はいずれも約500nm)を形成した。成膜は、成膜前にチャンバー内の雰囲気を一旦、到達真空度:1×10-6Torrにしてから、各Al合金膜と同一の成分組成の直径4インチの円盤型ターゲットを用い、下記に示す条件で行った。次に、成膜後のAl合金について、窒素雰囲気中、表1に記載の種々のアニール温度にて15分間熱処理を行なった。表1中、「-」とは加熱なし(すなわち室温)を意味する。尚、形成されたAl合金膜の組成は、誘導結合プラズマ(Inductively Coupled Plasma:ICP)質量分析法で確認した。
  (スパッタリング条件)
   ・Arガス圧:1mTorr
   ・Arガス流量:20sccm
   ・スパッタパワー:130W
   ・成膜温度:100℃
 上記の様にして得られたAl合金膜を用いて、ナノインデンターによる膜の硬度試験を行った。この試験では、MTS社製 Nano Indenter XP (解析用ソフト:Test Works 4)を用い、XPチップを用い、連続剛性測定を行った。押し込み深さを300nmとし、励起振動周波数:45Hz、振幅:2nmの条件で15点を測定した結果の平均値を求めた。
 また、上記試験において、押し込み深さを20nmとして測定した後、Al合金膜表面を光学顕微鏡(倍率1000倍)で観察し、塑性変形による変形の有無を確認した。
 更に上記の様にして得られたAl合金膜を倍率15万倍でTEM観察し、測定視野(一視野は1.2μm×1.6μm)中に観察される、粒界三重点に存在するAl合金の密度(三重点密度)を測定した。測定は合計3視野で行い、その平均値をAl合金の三重点密度とした。
 Al合金膜の代わりに純Al膜を形成した試料についても、上記と同様にして硬度および三重点密度を測定した。
 これらの結果を表1に併記する。表1中、「E+07」とは107を意味する。例えば表1のNo.101の「9.0E+07」とは9.0×107の意味である。

 表1中、No.105~118および137~139は、いずれも希土類元素としてNdを含むAl合金膜の例である。アニール温度が同じ場合、Nd量の増加に伴って硬度および三重点密度が増加する傾向にあり[例えばアニール温度が室温(-)の場合、No.105、109、113、137を参照]、硬度および三重点密度を所定範囲内に制御するためには、Nd量の上限を1原子%にすることが有効であることが分かる。またNd量が同じであっても、アニール温度が本発明の好ましい範囲を超えて高くなると、硬度および三重点密度が減少する傾向にあり[例えばアニール温度が250℃の場合、No.108、112、117を参照]、塑性変形により変形が生じたため、硬度および三重点密度を所定範囲内に制御して塑性変形による変形を無くすためには、アニール温度の上限を230℃に制御することが有効であることが分かる。
 表1中、No.119~136は、Nd以外の希土類元素を含むAl合金膜を用いた例である。これらはいずれも、本発明で規定する希土類元素の含有量を含み、且つ、アニール温度を本発明の好ましい範囲に制御して作製したため、硬度および三重点密度が本発明の範囲内に制御されていた。また、Nd以外の上記希土類元素を用いた場合にも、上述したNdと同様の実験結果が見られることを実験により確認している(表1には示さず)。
 これらの結果より、本発明のAl-希土類元素合金膜を用いれば、縦方向の応力に対する耐久性に優れており、断線や経時的な電気抵抗の増加が起こり難い、信頼性の高い有機ELディスプレイ用の反射アノード電極を提供できることが大いに期待される。
 これに対し、No.101~104は、希土類元素を含まない純Alの例であり、アニール温度をどのように制御しても、本発明で規定する硬度および三重点密度に制御することはできなかった。また、すべての例において、塑性変形による変形が生じた。
 実施例2
 無アルカリ硝子板(板厚0.7mm、直径4インチ)を基板とし、その表面に、DCマグネトロンスパッタリング法で、下記表2に示すように希土類元素の種類および含有量が異なるAl合金膜(膜厚はいずれも約600nm)を形成した。成膜は、成膜前にチャンバー内の雰囲気を一旦、到達真空度:1×10-6Torrにしてから、各Al合金膜と同一の成分組成の直径4インチの円盤型ターゲットを用い、表2に示すように成膜温度およびArガス圧(表2にはAr圧力と記載)を種々変化させて行なった。これら以外のスパッタリング条件は以下のとおりである。成膜後のAl合金について、窒素雰囲気中、表2に記載の種々のアニール温度にて30分間熱処理を行なった。表2中、「-」とは加熱なし(すなわち室温)を意味する。尚、形成されたAl合金膜の組成は、実施例1と同様にICP質量分析法で確認した。
  (スパッタリング条件)
   ・Arガス流量:30sccm
   ・スパッタパワー:260W
   ・成膜温度:室温
 上記の様にして得られたAl合金膜を用いて、ナノインデンターによる膜の硬度試験を行い、ヤング率を測定した。この試験では、Agilent Technologies社製Nano Indenter G200(解析用ソフト:Test Works 4)を用い、XPチップを用いて連続剛性測定を行った。押し込み深さを500nmとし、15点を測定した結果の平均値を求めた。
 また、上記試験において、押し込み深さを20nmとして測定した後、Al合金膜表面を光学顕微鏡(倍率1000倍)で観察し、塑性変形による変形の有無を確認した。
 更に上記の様にして得られたAl合金膜を倍率15万倍でTEM観察し、測定視野(一視野は1.2μm×1.6μm)中に観察される、結晶粒の粒径(定方向接線径、Feret径)を測定した。測定は合計3視野で行い、3視野中の最大値を最大粒径とした。
 Al合金膜の代わりに純Al膜を形成した試料についても、上記と同様にしてヤング率および最大粒径を測定した。
 これらの結果を表2に併記する。

 表2中、No.204~222は、いずれも希土類元素としてNdを含むAl合金膜の例である。スパッタリング条件およびアニール温度がすべて同じ場合、Nd量の増加に伴ってヤング率は増加する傾向にあり[例えばアニール温度が室温(-)の場合、No.204、207、210、220を参照]、一方、最大粒径はやや減少する傾向にある。またNd量およびスパッタリング条件が同じであっても、アニール温度が本発明の好ましい範囲を超えて高くなると、ヤング率が減少し最大粒径が増加し、塑性変形により変形が生じたため[例えばNo.218と219を参照]、ヤング率および最大粒径を所定範囲内に制御して塑性変形により変形を無くすためには、アニール温度の上限を230℃に制御することが有効であることが分かる。
 表2中、No.223~240は、Nd以外の希土類元素を含むAl合金膜を用いた例である。これらはいずれも、本発明で規定する希土類元素の含有量を含み、且つ、スパッタリング条件およびアニール温度を本発明の好ましい範囲に制御して作製したため、ヤング率および最大粒径が本発明の範囲内に制御されていた。また、Nd以外の上記希土類元素を用いた場合にも、上述したNdと同様の実験結果が見られることを実験により確認している(表2には示さず)。
 これらの結果より、本発明のAl-希土類元素合金膜を用いれば、横方向の応力に対する耐久性に優れており、断線や経時的な電気抵抗の増加が起こり難い、信頼性の高い有機ELを提供できることが大いに期待される。
 これに対し、No.201~203は、希土類元素を含まない純Alの例であり、アニール温度にかかわらず、本発明で規定するヤング率および最大粒径に制御することはできなかった。また、すべての例において、塑性変形による変形が生じた。
 実施例3
 無アルカリ硝子板(板厚0.7mm、直径4インチ)を基板とし、その表面に、DCマグネトロンスパッタリング法で、下記表3に示すように希土類元素の種類および含有量(単位は原子%であり、残部:Alおよび不可避的不純物)が異なるAl合金膜(膜厚はいずれも約100nm)を形成した。成膜は、成膜前にチャンバー内の雰囲気を一旦、到達真空度:3×10-6Torrにしてから、各Al合金膜と同一の成分組成の直径4インチの円盤型ターゲットを用い、表1に示すように成膜温度およびArガス圧(表3にはAr圧力と記載)を種々変化させて行なった。これら以外のスパッタリング条件は以下のとおりである。次に、成膜後のAl合金について、窒素雰囲気中、表1に記載の種々のアニール温度にて30分間熱処理を行なった。表3中、「-」とは加熱なし(すなわち室温)を意味する。尚、形成されたAl合金膜の組成は、ICP質量分析法で確認した。
  (スパッタリング条件)
   ・Arガス流量:30sccm
   ・スパッタパワー:130W
   ・成膜温度:室温
 上記の様にして得られたAl合金膜を用いて、JIS K7105-198に基づき、60°鏡面光沢度を測定した。光沢度は、屈折率1.567のガラス表面の光沢度を100としたときの値(%)で表記した。
 更に上記の様に成膜して得られたアルミニウム合金膜を用いて、エッチング残渣を評価した。詳細には、40℃に加温して混酸エッチング液(リン酸:硝酸:酢酸:水=70:2:10:18)にAl合金膜を浸漬し、エッチング完了時間+50%の時間に相当する時間(オーバーエッチング時間)エッチングを行なった。エッチング後のガラス表面を光学顕微鏡(倍率1000倍)およびSEM(倍率3万倍)で観察し、いずれで観察してもエッチング残渣が見られなかったものを○、SEM観察でのみエッチング残渣が見られたものを△、SEM観察だけでなく光学顕微鏡による観察でもエッチング残渣が見られたものを×とした。本実施例では、○または△をエッチング性良好と判断する。
 Al合金膜の代わりに純Al膜を形成した試料についても、上記と同様にして光沢度およびエッチング残渣を測定した。
 これらの結果を表3に併記する。表3には、熱処理(アニール)後の光沢度の結果を記載しているが、この値は、成膜直後(アニール前)の光沢度と殆ど変わらないことを確認している。

 表3中、No.304~318は、いずれも希土類元素としてNdを含むAl合金膜の例である。スパッタリング条件およびアニール温度がすべて同じ場合、Nd量の増加に伴って光沢度は増加する傾向にあることが分かる[例えばアニール温度が室温(-)の場合、No.304、305、306、307、317、318を参照]。また、Nd量が多くなるとエッチング残渣が観察されるようになるが、本発明で規定する上限(5原子%)の範囲内では、合格圏内であった。また光沢度は、スパッタリング条件とも深く関係しており、Arガス圧力が本発明の好ましい範囲を超える条件で作製したNo.314の光沢度は、所望の光沢度(800%以上)が得られなかった。一方、光沢度は成膜温度とも深く関係しており、高温になると光沢度が低下する傾向が見られるが、一般的なプロセス温度を超える温度である270℃においても所望の光沢度(800%以上)が得られることを確認した。更にNo.307、315、316は、いずれもNdを0.6原子%含むAl合金膜を同じ条件でスパッタリングし、熱処理温度のみを変えた例[No.307のアニール温度=室温、No.315のアニール温度=150℃、No.316のアニール温度=300℃]であるが、熱処理温度にかかわらず、光沢度は略同程度(約820%)であり、光沢度は、熱処理による影響を殆ど受けないことが分かった。
 上記の実験結果より、所定の光沢度を確保するためには、Nd量の上限を5原子%とし、スパッタリング条件について、成膜温度を270℃以下、Arガス圧力を15mTorr以下に制御することが有効であることが確認された。
 表3中、No.319~324は、Nd以外の希土類元素を含むAl合金膜を用いた例である。これらはいずれも、本発明で規定する希土類元素の含有量を含み、且つ、スパッタリング条件を本発明の好ましい範囲に制御して作製したため、光沢度が本発明の範囲内に制御されていた。また、Nd以外の上記希土類元素を用いた場合にも、上述したNdと同様の実験結果が見られることを実験により確認している(表3には示さず)。
 これらの結果より、本発明のAl-希土類元素合金膜を用いれば、光沢度が高く、色彩の表現力に優れた有機ELディスプレイを提供できることが大いに期待される。
 これに対し、No.301~303は、希土類元素を含まない純Alの例であり、スパッタリング条件を本発明の好ましい範囲に制御したにもかかわらず、本発明で規定する光沢度の範囲に制御することはできなかった。
 本出願を詳細にまた特定の実施態様を参照して説明したが、本発明の精神と範囲を逸脱することなく様々な変更や修正を加えることができることは当業者にとって明らかである。
 本出願は、2011年5月24日出願の日本特許出願(特願2011-116304)、2011年5月24日出願の日本特許出願(特願2011-116305)および2011年5月24日出願の日本特許出願(特願2011-116306)に基づくものであり、その内容はここに参照として取り込まれる。
 本発明によれば、有機ELディスプレイ用反射アノード電極を構成するAl合金膜として、希土類元素を含むAl合金膜であって、且つ、当該Al合金膜の硬度および粒界三重点密度が適切に制御されたAl合金膜を使用しているため、特に、押し込み荷重などのような縦方向の応力に対する耐久性に優れている。また、且つ、当該Al合金膜のヤング率および結晶粒の定方向接線径(Feret径)の最大値粒界が適切に制御されたAl合金膜を使用しているため、横向の変形に対する耐久性にも優れる。その結果、当該Al反射膜を有機層と直接接続させても安定した発光特性を確保でき、信頼性の高い有機ELディスプレイ用の反射アノード電極を提供することができた。さらには、光沢度に優れたAl合金膜を使用しているため、色彩の表現力に優れた有機ELディスプレイ用の反射アノード電極を提供することができた。本発明の有機ELディスプレイは、例えば携帯電話、携帯ゲーム機、タブレット型コンピュータ、テレビなどに好適に用いられる。

Claims (7)

  1.  基板上に、有機ELディスプレイ用の反射アノード電極を構成するAl合金膜、および発光層を含む有機層を有する配線構造であって、
     前記Al合金膜は、Nd、Gd、La、Y、Ce、PrおよびDyよりなる群から選択される1種以上の希土類元素を0.05~5原子%含有し、
     前記Al合金膜の上に前記有機層が直接接続していることを特徴とする配線構造。
  2.  前記Al合金膜は、硬度が2~3.5GPaであり、Al合金組織に存在する粒界三重点の密度は2×108個/mm2以上であることを特徴とする請求項1に記載の配線構造。
  3.  前記Al合金膜は、ヤング率が80~200GPaであり、結晶粒の定方向接線径(Feret径)の最大値が100~350nmであることを特徴とする請求項1に記載の配線構造。
  4.  前記Al合金膜は、光沢度が800%以上であることを特徴とする請求項1に記載の配線構造。
  5.  前記Al合金膜が、前記基板上に形成された薄膜トランジスタのソース・ドレイン電極に電気的に接続されている請求項1に記載の配線構造。
  6.  請求項1に記載の配線構造を備えた薄膜トランジスタ基板。
  7.  請求項6に記載の薄膜トランジスタ基板を備えた有機ELディスプレイ。
