Description

光量検出方法及びその装置
 本発明は、試料が発する光を検出する装置、あるいは試料に光を照射した時の透過光、散乱光を検出する装置、あるいは試料に光を照射した時に試料から発生する蛍光を検出する装置における光量検出方法及びその装置に関する。
 工業材料分野、環境分野、製薬分野、バイオ分野では、試料の含有成分分析のために、試料に光を照射し、その透過光や散乱光、あるいは光の照射により試料から発生する蛍光を光量検出装置で検出して測定している。半導体検査装置では、半導体ウェハ上に形成した配線の検査やウェハ上の異物を検査するために、半導体ウェハに光を照射し、その透過光あるいは反射光を測定している。また大気中に浮遊するエアロゾルの測定のために、大気中にレーザを照射し、その散乱光を測定している。このような光量検出装置では、より詳細な分析を行うために、より微弱な光量の検出を含め、光量の検出範囲(ダイナミックレンジ)を広くする必要がある。
 従来の光量検出法として、光検出器への光入射による光検出器の出力信号強度を取得するアナログ計測法と、光検出器へ光子が入射されるたびに発生する出力パルスを数えるフォトンカウント計測法がある。
 まずアナログ計測法による光量検出装置について、図2を用いて説明する。アナログ計測法による光量検出装置は、アナログ型光検出器31の出力信号32を積分器51で、あらかじめ指定した時間で積分し、積分器出力信号52をA/D変換器6でデジタル信号に変換し、CPU90で演算処理する構成である。
 図2には、検出器出力32の波形と、積分器出力52の波形も示している。光検出器31に入射される光量が強い場合(a.強光量時)には、光検出器の出力信号32は光が入射されている間、強い検出器出力信号を発生する。この信号の積分器出力信号52は、光が入射されている間、積分器出力が増加し、この積分結果をA/D変換器6で取得する。
 一方、特許文献1(特開平5-264352号公報)には、光量に応じて積分時間を変更する方法により、微弱光量時には積分時間を長くし、光が全く入射されない時の積分器出力値よりも光入射時の積分器出力値を充分大きくでき、測定精度を向上できることが記載されている。
 また、微弱光量時に測定精度が悪化する問題を解決する別の方法として、特許文献2(特開2008-249694号公報)には、飛行時間型の質量分析装置において、しきい値よりも小さな信号を基準値と置換えることで、しきい値未満のノイズ信号の積算を防止し測定可能な光量下限値を下げる方法が記載されている。
 次に、フォトンカウント計測法による光量検出装置について、図3を用いて説明する。フォトンカウント計測法による光量検出装置は、フォトンカウント型光検出器3の出力信号32を比較器61でしきい値と比較し、しきい値以上の場合には1、しきい値以下の場合には0を出力し、カウンタ63により出力が1となる比較器出力信号62のパルス数を計測し、CPU90で演算処理する構成である。
 図3には、検出器出力32の波形と、比較器出力62の波形も示している。光検出器3に入射される光が弱い場合(a.微弱光量時)には、光検出器に光子が入射されるごとに発生する出力信号パルスを精度よく検出可能である。
 また、特許文献3(特開平9-178852号公報)には、アナログ計測法とフォトンカウント計測法を併用することにより微弱光量時にはフォトンカウント計測法により光量を検出し、強光量時にはアナログ計測法により光量を検出する方法が開示されている。このように、光量に応じて計測法を切り替えることで、広いダイナミックレンジで光量検出が可能となることが記載されている。

 上記した従来のアナログ計測法による光量検出装置では、光検出器に入射される光量が減少した場合(b.微弱光量時)には、光入射時の光検出器出力信号のS/N比が悪化する。そのため、ノイズ信号も一緒に積分されるため、積分器出力信号は、積分時間中に光が全く入射されていない時と、微弱な光が入射された時の差が小さくなり、測定精度が悪化するという課題がある。
 一方、特許文献1(特開平5-264352号公報)に記載されている光量に応じて積分時間を変更する方法や、特許文献2(特開2008-249694号公報)に記載されているような、しきい値未満のノイズ信号の積算を防止し測定可能な光量下限値を下げる方法においては、何れも微弱光量時に検出器出力信号のS/N比が悪化するアナログ計測法の特性のため、更なる微弱光量時の測定精度向上には限界がある。
 また、フォトンカウント計測法により光量検出を行う場合、光量が増加したとき(図3のb.強光量時)には、1つの光子が入射した時に発生する光検出器の出力信号のパルス幅よりも狭い間隔で次々に光子が入射するようになり、その結果、光検出器の出力信号はこれらの光子によるパルスの重畳信号となる。図3のb.強光量時の波形では、3つの光子が時間t1前後で短時間に入射された例を示している。このように光検出器出力信号は3つの光子が重畳したひとつの大きなパルスとなり、比較器出力信号も1パルスとなる。そのため光子の数え落としが発生し、正確な光子数を計測できない課題がある。
 さらに、特許文献3に記載されている方法では、アナログ計測法とフォトンカウント計測法の2種類の光検出系を用意する必要があり、装置が大きくなることが課題である。また、入射光量に対する出力信号の線形性がアナログ計測法とフォトンカウント計測法では異なることも課題となる。
 光量検出装置に対する要求は、微弱光量から強光量まで、広いダイナミックレンジで光量を検出できることである。
 そこで本発明では、微弱な光量検出に適したフォトンカウント計測法において、光量が増加した時に光子の数え落としのため測定精度が悪化する課題を解決し、広いダイナミックレンジなフォトンカウント型の光量検出方法を提供する。
 上記目的を達成するために、本発明では、光を検出するための光検出手段と、光検出手段からの検出信号を増幅するための増幅器手段と、増幅手段により増幅された検出信号をA/D変換するためのA/D変換手段と、A/D変換手段からのA/D変換された検出信号をしきい値を用いてしきい値処理するためのしきい値処理回路手段と、しきい値処理回路手段でしきい値処理された検出信号から光検出手段に入射した光の強度あるいは光子数を算出するための光子数算出回路部とを備えた光量検出装置において、光子数算出回路部は、しきい値処理回路部でしきい値処理された検出信号の信号波形の面積に基づいて光検出器に入射した光強度あるいは光子数を算出するようにした。
 又、上記目的を達成するために、本発明では、光検出手段で光を検出し、光を検出した光検出手段からの検出信号を増幅し、増幅された検出信号をA/D変換し、A/D変換された検出信号を予め設定したしきい値を用いてしきい値処理し、しきい値処理された検出信号から光検出手段に入射した光の強度あるいは光子数を算出する光量検出方法において、光子数を算出することを、しきい値処理された検出信号の信号波形の面積に基づいて光検出器に入射した光強度あるいは光子数を算出するようにした。
 本発明によれば、微弱光量から強光量まで広いダイナミックレンジで光を検出できる光量検出装置を提供できる。

  以下、本発明の実施の形態を図面に基づいて詳細に説明する。なお、実施の形態を説明するための全図において、同一の部材には原則として同一の符号を付し、その繰り返しの説明は省略する。
  図1は本発明の実施例1である光量検出装置の構成を示した図である。
  本発明の光量検出装置は、装置に搭載した試料2に光を照射するための光源1、試料の透過光あるいは反射光、もしくは照射により発生する試料からの蛍光を検出するためのフォトンカウント型光検出器3、光検出器3の出力信号をデジタル信号に変換し信号処理するためのA/D変換型信号検出回路4、A/D変換型信号検出回路4など光量検出装置を制御するためのCPU90、およびキーボードやマウスや表示装置などの入出力装置91を備えて構成される。
 A/D変換型信号検出回路4は、検出信号を増幅するための増幅器5、増幅された検出信号をデジタル信号に変換するためのA/D変換器6、A/D変換された検出信号がしきい値以下の場合には基準値に置換える処理をおこなうためのしきい値処理回路7、およびしきい値処理された検出信号の信号波形面積から光検出器に入射した光子数あるいは光量を算出するための光子数算出回路8を備えている。
 フォトンカウント型光検出器3は光検出器に入射した光子により発生する電子を増幅し、検出信号を電流パルスとして出力する。図4は、時間t1に1光子がフォトンカウント型光検出器3に入射した時にフォトンカウント型光検出器3から検出信号として発生するパルス幅tPWの検出器出力波形を模式的に示している。複数の光子が入射された際には、検出信号は各光子による出力パルスが重畳した波形となる。 
 複数光子入射時の重畳波形の例を図5により説明する。ここで、1光子による出力信号パルスのパルス幅をtPWとする。まず、波形501は、2つの光子がパルス幅tPWよりも狭い間隔(t1、t2)で入射した場合の検出器出力波形を示し、1光子入射時のパルス波形501a及び501bと比べパルス幅が増加する。ピーク値は2光子が入射する時間間隔により異なるが、図に示した波形501の例では増加する。波形502は、2つの光子が全く同時(t3)に入射した場合の検出器出力波形を示し、パルス幅tPWは1光子入射時の波形502aの幅と同じであるが、その波高値は1つの光子が入射された時の波形502aの2倍となる。 
 ここで複数の光子が重畳した場合の出力波形の面積に着目すると、波形面積は入射された光子数に比例して増加する特徴を持つ。つまり、検出信号波形の面積を評価することで、光量が増加して複数のパルスが重畳した場合でも正確に光子数を検出できる。図5に示した例では、波形501と502とは何れも2つの光子が入射して2パルスの信号を検出しているので、波形501と502との面積は同じである。
 しかし単純に検出信号波形の面積を評価しただけでは、図6Aに示すように、検出信号に含まれるノイズ信号により精度が悪化する。そこで、図6Bに示すように、しきい値以下のノイズ信号を基準値に置換えることで、上記ノイズの影響を排除する。これによりパルス数の少ない微弱光量時の面積を正確に評価でき、精度を向上できる。
 しきい値処理回路7でしきい値処理するためのしきい値および基準値は、図7に示すようなしきい値処理設定のためのGUI(Graphical User Interface)画面92で設定される。GUI画面92には、しきい値を入力するためのしきい値入力ボックス93と基準値入力ボックス94が配置されている。
 あるいは、しきい値と基準値は測定結果から決定することもできる。しきい値処理により除去するノイズ信号は、光検出器に光が入射されていない無光時の検出信号であることから、事前に無光時のノイズ信号を取得し、この結果からしきい値および基準値を決定する。図8にその一例を示す。まず無光時のノイズ信号を取得し、その平均値mおよびばらつきσを計算する。しきい値処理のためのしきい値Vthは平均値mとばらつきσから、Vth=m+3σと決定する。また基準値Vbaseはノイズ信号の平均値mから、Vbase=mとする。もちろん、しきい値および基準値は、平均値とばらつきを基として上記以外の方法で決定しても良い。あるいは図9に示すように、無光時のノイズ信号取得期間中のノイズ最大値から決定しても良い。また基準値算出には、図10に示すように、無光時のノイズ信号取得期間中に突発的に混入した強度の大きなノイズによる基準値算出時の誤差を抑制するために、ノイズしきい値を超える高ノイズ信号を取り除いた信号から、平均値などで決定しても良い。ここでノイズしきい値は上記で決定したしきい値Vthでも良いし、別に指定した値でも良い。
 測定条件を変えながら光量を測定する光量検出装置では、しきい値と基準値を図11のフローチャートに示す手順で決めても良い。まず、測定条件を変更し(S101)、その後に無光時のノイズを取得し(S102)、しきい値Vthおよび基準値Vbaseを算出する(S103)。その後、試料の光量を測定し(S104)、ステップS103で算出したしきい値Vthおよび基準値Vbaseを用いて測定信号に対してしきい値処理をおこなう。これらのステップS101からS104までをすべての測定条件で測定が完了するまで繰り返す(S105)。
 光子数算出回路8では、しきい値処理回路7でしきい値処理された検出信号面積から光検出器に入射した光子数あるいは光量を算出する。まず、予め、図4に相当する光子が1個入射したときのフォトンカウント型光検出器3からの検出信号波形を記憶しておき、それにしきい値処理回路7で設定したしきい値を当てはめることにより、しきい値レベル以上の1光子分の波形面積を求め、記憶しておく。検出信号面積から光検出器に入射した光子数あるいは光量を算出するばあいには、この記憶しておいた1光子分の波形面積を基準にして検出した光子数を求める。
 一方、本実施例においては、必ずしも波形面積からこれらに変換する必要はなく、これらと相関のある波形面積をそのまま光量検出結果としても良い。
 試料2への照射光あるいは光検出器への入射光として、可視光、赤外光、紫外光、あるいは放射線などが可能であり、光の種類を問わない。また試料2は、気体、液体、固体など、その状態は問わない。
 本発明の光量検出方法を光度計に適用することで、試料に光を照射したときの透過光、反射光、蛍光などを広いダイナミックレンジで検出可能となる。これにより、波長を変えながら光量を検出することで得られる試料の含有成分を、より正確に分析できる。また試料として半導体ウェハなどでも良く、この場合には、ウェハに形成した配線の欠陥検査や、ウェハ上の異物検査などの半導体検査装置に適用して、より微細な配線の検出や、微小な異物などが検出可能となる。また光源1を持たず、試料が発する光を検出する光量検出装置においても、本発明の光量検出方法は適用可能であり、広ダイナミックレンジな光量検出装置が実現できる。
 本発明の光量検出方法により、広いダイナミックレンジで光量検出可能な光量検出装置を実現できるが、その効果は広ダイナミックレンジ化だけでなく、微弱光量測定時にS/N比を向上させるための長時間の積分処理などが不要になるため、測定時間短縮なども期待される。
  次に、本発明の第2の実施の形態である光量検出装置について図12を用いて説明する。実施例2における光量検出装置の構成は、基本的には図1に示した実施例1の構成と同じであるが、図1の増幅器5を利得可変増幅器53と置き換えた点が異なる。本実施例の特徴は、フォトンカウント型光検出器3の検出信号を、利得可変増幅器53により増幅することである。これによりA/D変換器6に入力される検出信号レベルを調整することで、光検出器の出力信号の強弱に関わらず効率的にA/D変換可能であり、しきい値処理回路および光子数算出回路と併用することで、広ダイナミックな光量検出装置を実現できる。
 光検出器の検出感度は、通常、入射光の波長により大きく異なる。例えば、光検出器として光電子増倍管を用いた場合には、可視光波長内で3桁程度異なる場合がある。そのため、このような光検出器を用いた場合には、広ダイナミックレンジで光量検出するためには、波長ごとに増幅器の利得を調整する必要がある。また濃度が大きく異なる被測定試料の測定時にも、増幅器の利得調整が必要となる。
 利得可変増幅器53の利得調整は、以下の手順でおこなえる。まず、あらかじめ設定された増幅器の利得で測定し、A/D変換された検出信号強度が所望の範囲であるかどうか判定する。信号強度が範囲内であればそのまま測定を継続し、範囲外であれば所望の範囲内なるように利得を調整する。
 利得可変増幅器53の利得を変更した際には、それに合わせてしきい値処理のためのしきい値および基準値を変更する。例えば、利得を2倍にした場合にはしきい値および基準値も2倍に設定する。あるいは利得を変更するたびに、しきい値および基準値を実施例1に記載の方法などで再度測定しても良い。
 また利得可変増幅器53の利得を変更した際には、A/D変換された検出信号の強度が利得に応じて変わり、検出波形の面積も変化する。そのため光子数算出回路では、利得変化による検出信号の強度変化を補正して波形面積を算出する。あるいは、A/D変換された検出信号を、増幅器の利得に応じて補正した後に、しきい値処理しても良い。
 測定条件を変えながら光量を測定する光量検出装置では、図13のフローチャートで示すように、測定条件を変更し(S111)、その後に増幅器の利得(ゲイン)を調整する(S112)。ゲインを変更した際にはしきい値および基準値も変更する(S113)。
S113では、変更したゲインに合わせてしきい値および基準値を算出して変更しても良いし、ゲイン調整後の実測データを用いてしきい値および基準値を決定しても良い。その後、ステップ114にて光量測定を実施し、すべての測定条件で測定が完了するまで111から114までのステップを繰り返す(S115)。
 検出信号強度がA/D変換器6のサンプリング速度よりも遅い速度で変化する場合には、信号強度の変化に応じて利得可変増幅器53の利得を変更することができる。その手順を図14で説明する。まず、(a)に示すように、検出信号強度波形を全測定期間121を複数の単位測定期間122に分割する。増幅器の利得設定は(b)に示すようにこれらの単位測定期間ごとに設定し、n番目の単位期間の検出信号強度を基準として、次のn+1番目の短期期間の増幅器利得を決定する。例えば、n番目の単位期間の検出信号強度が所望の信号範囲よりも大きい場合には次のn+1番目の単位期間の利得を下げ、逆に検出信号が所望の信号範囲よりも小さい場合には次期間の利得を上げる。以上のように、検出信号強度に応じて増幅器利得を変更しながら測定する。利得を変更した場合には、しきい値処理のためのしきい値および基準値を増幅器利得に応じて変更する。また、利得に合わせてA/D変換された検出信号の強度を補正する。
 検出信号強度が時間的に高速に変化する場合には、信号強度に応じて利得を変更することが間に合わない。このような高速な検出信号の場合には、あらかじめ増幅器の利得を適切に調整した後に、利得を固定したまま測定する。これにより、例えば短時間で応答が終了するような過度応答特性の測定などが可能となる。
  次に、本発明の第3の実施の形態である光量検出装置について図15を用いて説明する。実施例3における光量検出装置の特徴は、フォトンカウント型光検出器3の検出信号を、ログアンプ54により増幅することである。
 ログアンプの入力電圧をVi、出力電圧をVo、利得をKで表現すると、ログアンプの出力電圧は次式となる。

 ログアンプを使用することで、光検出器の検出信号が持つ広いダイナミックレンジの信号を、ログアンプ出力後にはダイナミックレンジを狭くすることが可能であり、例えば光検出器の検出信号が3桁のダイナミックレンジを持つ場合でも、増幅された信号は3倍のダイナミックレンジに狭められる。このように、広いダイナミックレンジな検出信号でも効率良くA/D変換器6にて変換でき、しきい値処理回路および光子数算出回路と併用することで、広ダイナミックな光量検出装置を実現できる。
  次に、本発明の第4の実施の形態である光量検出装置について図16を用いて説明する。実施例4における光量検出装置の特徴は、A/D変換器6でデジタル変換した検出信号を保存するための記憶装置71を有することである。
 フォトンカウント型光検出器3の検出信号を増幅器5で増幅し、A/D変換器6によりA/D変換する。A/D変換された検出信号は記憶装置71に保存する。測定が終了した後、記憶装置71に保存された信号を取り出し、しきい値処理回路7にてしきい値処理し、光子数算出回路8にて光検出器に入射した光子数あるいは光量を算出する。
 しきい値処理時の基準値は、実施例1で記述した方法で決定しても良いし、保存した検出信号を用いて図17に示す方法で決定しても良い。図は測定期間121の保存された検出信号波形の一例を示す。基準値を決定するために、保存された信号からしきい値以下となる信号のみを取り出し、この信号の平均値などから基準値を決定する。その後、しきい値以下となる信号を基準値に置換えるしきい値処理を、保存された検出信号波形に対し実施し、光子数算出回路8にて光子数あるいは光量を算出する。なお、しきい値も保存された検出信号波形から算出しても良い。
 以上、本発明者によってなされた発明を実施例に基づき具体的に説明したが、本発明は前記実施例に限定されるものではなく、その要旨を逸脱しない範囲で種々変更可能であることは言うまでもない。
 本発明は、環境分野、製薬分野、バイオ分野において、試料が発する光を検出する装置、あるいは試料に光を照射した時の透過光、散乱光を検出する装置、あるいは試料に光を照射した時に試料から発生する蛍光を検出する装置における光量検出方法及びその装置に利用できる。
 特に、半導体ウェハに光を照射し、その透過光あるいは反射光を測定して半導体ウェハ上に形成した配線の検査やウェハ上の異物を検査する半導体検査装置や、大気中にレーザを照射してその散乱光を測定することで大気中に浮遊するエアロゾルの測定を行うための装置などに利用できる。

Claims (14)

  1.  光を検出するための光検出手段と、
     該光検出手段からの検出信号を増幅するための増幅器手段と、
     該増幅手段により増幅された前記検出信号をA/D変換するためのA/D変換手段と、
     前記A/D変換手段からのA/D変換された検出信号をしきい値を用いてしきい値処理するためのしきい値処理回路手段と、
     前記しきい値処理回路手段でしきい値処理された検出信号から光検出手段に入射した光の強度あるいは光子数を算出するための光子数算出回路部と
    を備えた光量検出装置であって、
     前記光子数算出回路部は、前記しきい値処理回路部でしきい値処理された検出信号の信号波形の面積に基づいて前記光検出器に入射した光強度あるいは光子数を算出することを特徴とする光量検出装置。
  2.  前記光子数算出回路部は、前記光検出器に入射した光強度あるいは光子数を、前記光検出器に光子が1個入射したときの検出信号を前記A/D変換器でA/D変換し、該A/D変換して前記しきい値処理回路部でしきい値処理した後の信号波形のうち前記しきい値よりも大きい部分の信号波形の面積を基準とし、該基準信号波形の面積に対する前記しきい値処理回路でしきい値処理された検出信号の信号波形の面積の比に基づいて前記光検出器に入射した光強度あるいは光子数を算出することを特徴とする請求項1記載の光量検出装置。
  3.  前記しきい値処理回路は、前記A/D変換された検出信号のうち前記しきい値以下のレベルの信号を、あらかじめ設定しておいた基準値と置換えて前記光子数算出回路部に出力することを特徴とする請求項1記載の光量検出装置。
  4.  前記しきい値処理回路でしきい値処理するための前記しきい値を外部から入力して設定するためのしきい値設定手段を更に備えることを特徴とする請求項1記載の光量検出装置。
  5.  前記しきい値処理回路で前記A/D変換された検出信号をしきい値処理するためのしきい値を光を検出していないときの前記検出器からの出力信号に基づいて設定するためのしきい値設定手段を更に備えることを特徴とする請求項1記載の光量検出装置。
  6.  前記検出器は、フォトンカウント型光検出器であることを特徴とする請求項1記載の光量検出装置。
  7.  前記増幅器手段は、利得が変更可能な増幅手段であることを特徴とする請求項1記載の光量検出装置。
  8.  光検出手段で光を検出し、
     該光を検出した光検出手段からの検出信号を増幅し、
     該増幅された前記検出信号をA/D変換し、
     該A/D変換された検出信号を予め設定したしきい値を用いてしきい値処理し、
     該しきい値処理された検出信号から前記光検出手段に入射した光の強度あるいは光子数を算出する光量検出方法であって、
     前記光子数を算出することを、前記しきい値処理された検出信号の信号波形の面積に基づいて前記光検出器に入射した光強度あるいは光子数を算出することを特徴とする光量検出方法。
  9.  前記光検出器に入射した光強度あるいは光子数を、前記光検出器に光子が1個入射したときの検出信号を増幅してA/D変換し、該A/D変換してしきい値処理した後の信号波形のうち前記予め設定したしきい値よりも大きい部分の信号波形の面積を基準とし、該基準とした信号波形の面積に対する前記しきい値処理された検出信号の信号波形の面積の比に基づいて前記光検出器に入射した光強度あるいは光子数を算出することを特徴とする請求項8記載の光量検出方法。
  10.  前記しきい値処理した信号は、前記A/D変換された検出信号のうち前記しきい値以下のレベルの信号が、予め設定しておいた基準値と置換えられた信号であることを特徴とする請求項8記載の光量検出方法。
  11.  前記予め設定したしきい値は、外部から入力して設定されたしきい値であることを特徴とする請求項8記載の光量検出方法。
  12.  前記予め設定したしきい値は、前記検出器が光を検出していない状態で出力した出力信号に基づいて設定したしきい値であることを特徴とする請求項8記載の光量検出装置。
  13.  前記検出器はフォトンカウント型光検出器であり、該フォトンカウント型光検出器に入射した光強度あるいは光子数を算出することを特徴とする請求項8記載の光量検出方法。
  14.  前記光検出手段からの検出信号を増幅することを、利得が変更可能な増幅手段で増幅することを特徴とする請求項8記載の光量検出方法。
