Description
高効率なCIGS〔Cu(In1-xGax)Se2〕太陽電池は、CIGSが定比から若干III族過剰組成を有するp型半導体の薄膜で得られる。作製法としては、多元蒸着法、特に3段階法が用いられる。3段階法では1層目にIn,Ga,Seを蒸着して(In,Ga)2Se3膜を形成し、次にCuとSeのみを供給して膜全体の組成をCu過剰組成にし、最後に再びIn,Ga,Seフラックスを供給して、膜の最終組成が(In,Ga)過剰組成にする。蒸着法は化学組成を精密に制御でき、高効率なCIGS太陽電池を作製可能であるが、プロセスの制約上、大面積化が困難である。
カルコパイライト構造(I族-III族-VI族)を有するCIGS化合物薄膜太陽電池ではバッファー層としてCdSを用いて、pn接合界面にバンドオフセットを形成することによりキャリアの再結合を低減し、高い変換効率を得ている。多くのCIGS型太陽電池では光吸収層のVI族元素としてSやSeが用いられ、光吸収層とバッファー層の格子定数が近いという特徴を有する。
n型化のために、添加剤としてB,Al,Ga,In及びClの少なくとも1つの元素を微量添加することもできる。添加する量は微量であるため、格子定数には影響しない。
pn接合界面は、光吸収層113とバッファー層114の接合部であってもよいし、Cd,Znが一部光吸収層113に拡散し、光吸収層113内部にpn接合界面を形成してもよい。
第1の実施の形態における化合物薄膜太陽電池の製造方法は基板上に裏面電極を製膜する工程と、前記裏面電極上に化合物半導体薄膜を含有する光吸収層を製膜する工程と、前記光吸収層上にバッファー層を製膜する工程と、前記バッファー層上に半絶縁層を製膜する工程と、前記半絶縁層上に透明電極層を製膜する工程と、前記裏面電極上及び前記透明電極層上に取り出し電極を製膜する工程と、前記透明電極層上に反射防止膜を製膜する工程とを備える。
なお、下記の製造方法は一例であり、適宜変更しても構わない。従って、工程の順序を変更してもよいし、複数の工程を併合してもよい。スパッタ法によって製膜した光吸収層を加熱処理する工程は光吸収層113のバンドギャップを調整する際に行うことが好ましい。
基板111上に、裏面電極112を製膜する。製膜方法としてはスパッタ法が挙げられる。
裏面電極112を堆積後、光吸収層113となる化合物半導体薄膜を堆積する。なお、裏面電極112には光吸収層113と取り出し電極118aを堆積するため、取り出し電極118aを堆積する部位を少なくとも除く裏面電極112上の一部に光吸収層113を堆積する。製膜方法としてはスパッタ法、真空蒸着法などの真空プロセスが挙げられる。スパッタ法においては、光吸収層のすべての構成元素をスパッタターゲットから供給する。供給元のターゲットは1つであってもよいし、複数のターゲットであってもよい。製膜した薄膜が化学量論組成、場合によっては、III族元素が若干過剰になるようにターゲットの構成元素の仕込み組成を調整しておくことが望ましく、不足の元素を他のターゲットから供給してもよい。
製膜後、製膜室を真空引きし、超高真空雰囲気にてアニールを行う。スパッタ製膜直後の光吸収層113は、非晶質で粒径も非常に小さい。そこで、高温でのアニールを行うことにより、光吸収層113を結晶化することができる。その結晶平均粒径はアニール温度により異なる。アニール温度は例えば200℃以上500度以下である。
化合物半導体薄膜の結晶化は、製膜後のアニール以外にも、化合物半導体薄膜を製膜中にアニールしてもよい。加熱処理はアニールや赤外線レーザーなど、加熱手段は特に限定されない。
得られた光吸収層113の上にバッファー層114を堆積する。
バッファー層114の製膜方法としては、真空プロセスのスパッタ法、真空蒸着法或いは有機金属気相成長(MOCVD)法、液相プロセスの化学析出(CBD)法などが挙げられる。
得られたバッファー層114の上に半絶縁層115を堆積する。

化合物薄膜太陽電池のモジュールを作製する場合、基板に裏面電極を製膜する工程の後、レーザーにより裏面電極を分断する工程、さらには光吸収層上にバッファー層を製膜する工程及びバッファー層上に透明電極層を製膜する工程の後、それぞれメカニカルスクライブにより試料を分割する工程を挟むことにより集積化が可能となる。
閃亜鉛鉱型構造への変換した時の格子定数a(nm)をウルツ鉱構造の場合を例に説明する。ウルツ鉱構造は六方晶系であり、その格子定数をa’(nm)とすると、閃亜鉛鉱型構造への変換した時の格子定数a(nm)は、次式により与えることができる。

同様に欠陥スピネル構造の場合にも閃亜鉛鉱型構造への変換した時の格子定数a(nm)を決めることができる。
n型化のために、添加剤としてB,Al,Ga,In及びClの少なくとも1つの元素を微量添加することもできる。添加する量は微量であるため、格子定数には影響しない。

Teを一部酸素で置換することによりギャップ内に中間準位を形成することができる。計算結果から、Cu(Al1-a-bInaGab)(Te1-αOα)2の酸素置換量αは0.001以上0.0625以下であると、中間準位が形成され、高い変換効率が望まれる。酸素置換量は、少ない程、中間準位の状態密度は急峻になる。Al,InとGaの比率は、中間準位の形成と加熱処理の加熱条件をも考慮して、適宜好適な値を選択すればよい。光吸収層に中間準位を形成するための母相としてはワイドギャップ半導体が有効であり、それにより太陽光の異なる波長の光を効果的に取り込み、高い変換効率の化合物薄膜太陽電池を作製できる。よって、母相にはワイドギャップ半導体であるCuAlTe2がより好ましく、Alを一部或いは全部In或いはGaで置換したものを用いてもよい。
化合物半導体薄膜の平均結晶粒径を1nm以上100nm以下に調整すると、太陽光の吸収に適したバンドギャップとなることが好ましい。予め、ワイドギャップの化合物半導体を用いると、比較的低温での加熱処理で太陽光の吸収に適したバンドギャップに制御できる。
また、製膜後の加熱処理により結晶粒径を制御するため、平均結晶粒径が10nmを下回る範囲では、結晶性が低く適切なバンドギャップを形成しない可能性があるため、化合物半導体薄膜の平均結晶粒径が10nm以上100nm以下であることが好ましい。
また、結晶成長はアニールの初期段階において進行し、徐々に定常状態に達するため、アニールの時間は10分以上120分以下であることが好ましい。
従って、バッファー層のバンドギャップは2.3より大きく2.7eV以下であることが好ましい。
バンドギャップが2.3より大きく2.7eV以下の上記閃亜鉛鉱型構造、ウルツ鉱構造或いは欠陥スピネル型構造のいずれかの結晶構造を有する化合物はCdTe、CdSe、CdS、ZnTe、ZnSe、ZnS、In2Te3、In2Se3、In2S3、Ga2Te3、Ga2Se3とGa2S3のバンドギャップから適宜、好適な組み合わせを選択すればよい。n型化のために、添加剤としてB,Al,Ga,In及びClの少なくとも1つの元素を微量添加することもできる。
例えば、ZnTe、ZnSeとZnSの組み合わせで第1の実施の形態において好適なバッファー層となるものはZn(TexS1-x)でxは0.8より大きく1以下の化合物、又は、Zn(TeySe1-y)でyは0.55より大きく1以下の化合物が挙げられる。
また、環境負荷の観点から、CdやSeを用いない化合物薄膜太陽電池がより好ましい。
なお、この相互拡散はバッファー層114を堆積する際の、熱等によって生じるため、相互拡散のための特別なプロセスは必要ではない。
バッファー層の構成元素は、集光イオンビーム(FIB:Focused Ion Beam)加工により、薄膜太陽電池の一部を切り出し、断面方向からのエネルギー分散型X線(EDX:Energy Dispersive X-ray)ライン分析を行うことで、相互拡散した界面を含めてのバッファー層の厚さ方向での組成分布を知ることができる。
また、バッファー層の格子定数a(nm)は、X線分析(XRD:X‐ray
diffraction)による測定からピーク位置を同定することで算出することができる。バッファー層の結晶性にも因るが、バッファー層厚が薄い場合であっても、20nm程度以上の膜厚があれば、XRDによる測定から格子定数を算出することは可能である。ここで、バッファー層上部の透明電極層等をイオンミリングにより除去することで、XRDのピーク強度を向上させることができるため好ましい。得られるピーク強度が低い場合には、放射光を用いたXRD測定を行うことがより好ましい。
化合物半導体太陽電池の光吸収層であるCIGS薄膜をMo裏面電極上に蒸着法により製膜すると、CIGS薄膜とMo裏面電極上にMoSe2の界面中間層が形成される。界面中間層は蒸着するCu、In、Ga及びSeのフラックス量或いは堆積プロセス手順により、c軸がMo裏面電極表面に対して平行又は垂直となる。Mo裏面電極表面に対して結晶面が平行又は垂直な界面中間層は剥離し易い又は剥離の進展を阻止しにくい特徴を有するため、太陽電池の耐久性に影響を及ぼす恐れと、剥離に伴い変換効率が低下する恐れもある。ただし、CIGS光吸収層とMo裏面電極界面に形成される中間層はオーミック接触をもたらすことが知られている。
pn接合界面は、光吸収層213とバッファー層214の接合部であってもよいし、Cd,Znが一部光吸収層213に拡散し、光吸収層213内部にpn接合界面を形成してもよい。
第2の実施の形態における化合物薄膜太陽電池の製造方法は基板上に裏面電極を製膜する工程と、裏面電極上に化合物半導体薄膜を含有する光吸収層を製膜する工程と、光吸収層上にバッファー層を製膜する工程と、バッファー層上に半絶縁層を製膜する工程と、半絶縁層上に透明電極層を製膜する工程と、裏面電極上及び透明電極層上に取り出し電極を製膜する工程と、透明電極層上に反射防止膜を製膜する工程と、裏面電極と光吸収層の界面に界面中間層を形成する工程と、を備える。
なお、下記の製造方法は一例であり、適宜変更しても構わない。従って、工程の順序を変更してもよいし、複数の工程を併合してもよい。
基板211上に、裏面電極212を製膜する。製膜方法としてはスパッタ法が挙げられる。
裏面電極212を堆積後、光吸収層213となる化合物半導体薄膜を堆積する。なお、裏面電極212には光吸収層214と取り出し電極218aを堆積するため、取り出し電極218aを堆積する部位を少なくとも除く裏面電極212上の一部に光吸収層213を堆積する。製膜方法としてはスパッタ法、真空蒸着法などの真空プロセスが挙げられる。その中でも、光吸収層213の耐剥離特性の観点から、アモルファスな光吸収層213が製膜されるスパッタ法が特に好ましい。スパッタ法においては、光吸収層213のすべての構成元素をスパッタターゲットから供給する。供給元のターゲットは1つであってもよいし、複数のターゲットであってもよい。製膜した薄膜が化学量論組成、場合によっては、III族元素が若干過剰になるようにターゲットの構成元素の仕込み組成を調整しておくことが望ましく、不足の元素を他のターゲットから供給してもよい。
なお、光吸収層213の粒成長を促進するために堆積速度及び成長温度を制御することが有効である。
製膜後、製膜室を真空引きし、超高真空雰囲気にてアニールを行う。スパッタ製膜直後の光吸収層213は、非晶質で粒径も非常に小さい。そこで、高温でのアニールを行うことにより、光吸収層213を結晶化することができる。その結晶平均粒径はアニール温度により異なる。また、アニールによって、裏面電極212と光吸収層213の界面に界面中間層219が形成される。アニール温度は例えば200℃以上500度以下である。アニール後は例えば冷却率が1℃/min以下で室温まで冷却することが好ましい。
界面中間層219の形成及び化合物半導体薄膜の結晶化は、製膜後のアニール以外にも、化合物半導体薄膜を製膜中にアニールしてもよい。加熱処理はアニールや赤外線レーザーなど、加熱手段は特に限定されない。
得られた光吸収層213の上にバッファー層214を堆積する。
バッファー層214の製膜方法としては、真空プロセスのスパッタ法、真空蒸着法或いは有機金属気相成長(MOCVD)法、液相プロセスの化学析出(CBD)法などが挙げられる。
得られたバッファー層214の上に半絶縁層215を堆積する。
半絶縁層215の製膜方法としては、真空プロセスのスパッタ法、真空蒸着法或いは有機金属気相成長(MOCVD)法などが挙げられる。
続いて、半絶縁層215上に、透明電極層216を堆積する。
製膜方法としては真空プロセスのスパッタ法、真空蒸着法或いは有機金属気相成長(MOCVD)法などが挙げられる。
取り出し電極218aを裏面電極212上の光吸収層213が製膜された部位を少なくとも除く部位に堆積する。
取り出し電極218bを透明電極層216上の反射防止膜217が製膜される部位を少なくとも除く部位に堆積する。
製膜方法としてはスパッタ法、真空蒸着法などが挙げられる。
取り出し電極218の製膜は、1工程で行ってもよいし、それぞれ、別の工程として、任意の工程の後に行ってもよい。
最後に透明電極層216上の取り出し電極218bが製膜された部位を少なくとも除く部位に反射防止膜217を堆積する。
製膜方法としてはスパッタ法、真空蒸着法などが挙げられる。
上記の工程を経て、図5の概念図に示した化合物薄膜太陽電池を作製する。
化合物薄膜太陽電池のモジュールを作製する場合、基板211に裏面電極212を製膜する工程の後、レーザーにより裏面電極212を分断する工程、さらには光吸収層213上にバッファー層214を製膜する工程及びバッファー層上に透明電極層216を製膜する工程の後、それぞれメカニカルスクライブにより試料を分割する工程を挟むことにより集積化が可能となる。
まず、第2の実施の形態において用いる光吸収層213のうち、Cu(Al1-a-bInaGab)Te2について説明する。
Cu(Al1-a-bInaGab)Te2はそのバンドギャップ(eV)が1.0以上1.5以下であると、変換効率が高いので好ましい。バンドギャップ(eV)が1.0以上1.5以下となる、Cu(Al1-a-bInaGab)Te2はa,bの値及び加熱処理の加熱条件を適宜好適な値を選択したものであればよい。
Teを一部酸素で置換することによりギャップ内に中間準位を形成することができる。計算結果から、Cu(Al1-a-bInaGab)(Te1-αOα)2の酸素置換量αは0.001以上0.2以下であると、中間準位が形成され、高い変換効率が望まれる。酸素置換量は、少ない程、中間準位の状態密度は急峻になる。Al,InとGaの比率は、中間電位の形成と加熱処理の加熱条件をも考慮して、適宜好適な値を選択すればよい。光吸収層に中間準位を形成するための母相としてはワイドギャップ半導体が有効であり、それにより太陽光の異なる波長の光を効果的に取り込み、高い変換効率の化合物薄膜太陽電池を作製できる。よって、母相にはワイドギャップ半導体であるCuAlTe2がより好ましく、Alを一部或いは全部In或いはGaで置換したものを用いてもよい。
化合物半導体薄膜の平均結晶粒径を1nm以上100nm以下に調整すると、太陽光の吸収に適したバンドギャップとなることが好ましい。予め、ワイドギャップの化合物半導体を用いると、比較的低温での加熱処理で太陽光の吸収に適したバンドギャップに制御できる。
また、界面中間層219はその層の厚さが厚くなり過ぎると、裏面電極212が裏面電極として機能しにくくなる。界面中間層219の厚さが1μm以下となることが、裏面電極212の機能の観点から好ましい。界面中間層の厚さは、製膜後の加熱処理温度及び加熱時間により調整できる。高い加熱処理温度或いは長い加熱時間で界面中間層は厚くなる。
また、製膜後の加熱処理により光吸収層213の化合物薄膜の結晶粒径も変化する。平均結晶粒径が10nmを下回る範囲では、結晶性が低く適切なバンドギャップを形成しない可能性があるため、化合物半導体薄膜の平均結晶粒径が10nm以上100nm以下であることが好ましい。
また、結晶成長はアニールの初期段階において進行し、徐々に定常状態に達するため、アニールの時間は10分以上120分以下であることが好ましい。
第2の実施の形態における界面中間層219は、裏面電極212表面に対し、整列していない結晶格子面が好ましく、具体的にはアモルファス又は多結晶構造であると、耐剥離性に優れることが好ましい。このような界面中間層219は上記加熱処理によって形成される。第2の実施の形態にかかる化合物薄膜太陽電池の断面をTEM-EDX(過電子顕微鏡-エネルギー分散X線分光分析:Transmission Electron Microscope -Energy Dispersive X-ray Spectroscopy)で分析した結果を図6に示す。なお、図6の化合物薄膜太陽電池は実施例4に示す条件で作製したものである。図6から、界面中間層219の形成と界面中間層219の元素組成を確認することができる。図6から明らかなように界面中間層219は裏面電極212由来のMoと光吸収層213由来のTeからなる化合物を含む層である。
以上のことから、第2の実施の形態における界面中間層は結晶格子面(110)と(002)のピーク強度比が5>I002/I110>0.2の範囲である時、多結晶又は、
アモルファスとなる。ピーク強度比がI002/I110>5の時には、裏面電極212表面に平行な界面中間層219の結晶面が多くなり、剥離耐性が低下しやすい。また、I002/I110<0.2の時には、裏面電極212表面に垂直な界面中間層219の結晶面が多くなり、剥離耐性が低下しやすい。
化合物薄膜太陽電池の中でも特にCIGS太陽電池では結晶粒界が、キャリアの再結合中心になりにくいことが知られているが、さらなる変換効率の向上のために、光吸収層の大粒径化が求められている。蒸着法においては3段階法を用いて、(In,Ga)2Se3を堆積した後、CuとSeを供給することによる、光吸収層の大粒径化が知られている。しかしながら、3段階法による大粒径化は、工程数が多く、簡便なスパッタ法による光吸収層の製膜には適用しにくいという短所を有する。
pn接合界面は、光吸収層313とバッファー層314の接合部であってもよいし、Cd,Znが一部光吸収層313に拡散し、光吸収層313内部にpn接合界面を形成してもよい。
第3の実施の形態における化合物薄膜太陽電池の製造方法は基板上に裏面電極を製膜する工程と、裏面電極上に結晶成長層を製膜する工程又は結晶成長核形成する工程と、前記結晶成長層又は前記裏面電極及び前記結晶成長核上に化合物半導体薄膜を含有する光吸収層を製膜する工程と、前記光吸収層を加熱処理する工程と、光吸収層上にバッファー層を製膜する工程と、バッファー層上に半絶縁層を製膜する工程と、半絶縁層上に透明電極層を製膜する工程と、裏面電極上及び透明電極層上に取り出し電極を製膜する工程と、透明電極層上に反射防止膜を製膜する工程と、を備える。
なお、下記の製造方法は一例であり、適宜変更しても構わない。従って、工程の順序を変更してもよいし、複数の工程を併合してもよい。
基板311上に、裏面電極312を製膜する。製膜方法としてはスパッタ法が挙げられる。
裏面電極312を堆積後、結晶成長層320を製膜又は結晶成長核421を形成する。結晶成長層320又は結晶成長核421は、スパッタ法により堆積する。結晶成長層320又は結晶成長核421を堆積後、製膜室を真空引きし、超高真空雰囲気でアニールを行う。裏面電極312上の結晶成長層320の表面被覆率が100%ならば、結晶成長層320を形成し、100%未満ならば、裏面電極312上を原子が表面拡散及び核形成して結晶成長核421を形成する。アニール温度は例えば200℃以上500度以下である。化合物半導体薄膜の結晶化は、加熱処理はアニールや赤外線レーザーなど、加熱手段は特に限定されない。
光吸収層313となる化合物半導体薄膜を堆積する。なお、結晶成長層320又は結晶成長核421が製膜又は形成された裏面電極312には光吸収層314と取り出し電極318aを堆積するため、取り出し電極318aを堆積する部位を少なくとも除く部位に光吸収層313を堆積する。製膜方法としては簡便なスパッタ法を採用する。スパッタ法においては、光吸収層のすべての構成元素をスパッタターゲットから供給する。供給元のターゲットは1つであってもよいし、複数のターゲットであってもよい。製膜した薄膜が化学量論組成、場合によっては、III族元素が若干過剰になるようにターゲットの構成元素の仕込み組成を調整しておくことが望ましく、不足の元素を他のターゲットから供給してもよい。
なお、光吸収層の粒成長を促進するために堆積速度及び成長温度を制御することが有効である。
製膜後、製膜室を真空引きし、超高真空雰囲気にてアニールを行う。スパッタ製膜直後の光吸収層313は、非晶質で粒径も非常に小さい。そこで、高温でのアニールを行うことにより、光吸収層313を結晶化することができる。第3の実施の形態においては、結晶性成長層320又は結晶成長核421が裏面電極312、412上に形成されているため、加熱処理による結晶成長が促進される。その結晶平均粒径はアニール温度によって異なる。アニール温度は例えば200℃以上500度以下である。
化合物半導体薄膜の結晶化は、加熱処理はアニールや赤外線レーザーなど、加熱手段は特に限定されない。
得られた光吸収層313の上にバッファー層314を堆積する。
バッファー層314の製膜方法としては、真空プロセスのスパッタ法、真空蒸着法或いは有機金属気相成長(MOCVD)法、液相プロセスの化学析出(CBD)法などが挙げられる。
得られたバッファー層314の上に半絶縁層315を堆積する。
半絶縁層315の製膜方法としては、真空プロセスのスパッタ法、真空蒸着法或いは有機金属気相成長(MOCVD)法などが挙げられる。
続いて、半絶縁層315上に、透明電極層316を堆積する。
製膜方法としては真空プロセスのスパッタ法、真空蒸着法或いは有機金属気相成長(MOCVD)法などが挙げられる。
取り出し電極318aを裏面電極312上の光吸収層313が製膜された部位を少なくとも除く部位に堆積する。
取り出し電極318bを透明電極層316上の反射防止膜317が製膜される部位を少なくとも除く部位に堆積する。
製膜方法としてはスパッタ法、真空蒸着法などが挙げられる。
取り出し電極318の製膜は、1工程で行ってもよいし、それぞれ、別の工程として、任意の工程の後に行ってもよい。
最後に透明電極層316上の取り出し電極318bが製膜された部位を少なくとも除く部位に反射防止膜317を堆積する。
製膜方法としてはスパッタ法、真空蒸着法などが挙げられる。
上記の工程を経て、図7,8の概念図に示した化合物薄膜太陽電池を作製する。
化合物薄膜太陽電池のモジュールを作製する場合、基板311に裏面電極312を製膜する工程の後、レーザーにより裏面電極312を分断する工程、さらには光吸収層313上にバッファー層314を製膜する工程及びバッファー層314上に透明電極層315を製膜する工程の後、それぞれメカニカルスクライブにより試料を分割する工程を挟むことにより集積化が可能となる。
まず、第3の実施の形態において用いる結晶成長層320と結晶成長核421について説明する。
結晶成長層320と結晶成長核421は光吸収層313,413の結晶を成長させる核であり、結晶成長層320と結晶成長核421には結晶相CucAdX1-c-dが含まれる。結晶相のA元素は、光吸収層313,413に用いられているAl,InとGaの中から選ばれる少なくとも1種の元素であると結晶成長の観点から好ましく、さらに、同一であるとより好ましい。結晶相のX元素は、光吸収層313,413に用いられているS,SeとTeの中から選ばれる少なくとも1種の元素であると結晶成長の観点から好ましく、さらに、同一であるとより好ましい。c+dは0.9以上1以下が好ましい。光吸収層313,413の結晶を成長させる核はA元素及びX元素が主成分であることが好ましい。具体的にはcが0以上0.1以下であり、dが0.1以上が好ましい。多元蒸着法(3段階法)の製膜プロセスからも分かるように、上記A-Xで構成される化合物を結晶核とすることにより、そこにCuが拡散すると、結晶核表面に形成されるCu-X液相を介して大粒径化が促進される。
Cu(Al1-a-bInaGab)Te2はそのバンドギャップ(eV)が1.0以上1.5以下であると、変換効率が高いので好ましい。バンドギャップ(eV)が1.0以上1.5以下となる、Cu(Al1-a-bInaGab)Te2はa,bの値及び加熱処理の加熱条件を適宜好適な値を選択したものであればよい。
Teを一部酸素で置換することによりギャップ内に中間準位を形成することができる。計算結果から、Cu(Al1-a-bInaGab)(Te1-αOα)2の酸素置換量αは0.001以上0.2以下であると、中間準位が形成され、高い変換効率が望まれる。酸素置換量は、少ない程、中間準位の状態密度は急峻になる。Al,InとGaの比率は、中間電位の形成と加熱処理の加熱条件をも考慮して、適宜好適な値を選択すればよい。光吸収層に中間準位を形成するための母相としてはワイドギャップ半導体が有効であり、それにより太陽光の異なる波長の光を効果的に取り込み、高い変換効率の化合物薄膜太陽電池を作製できる。よって、母相にはワイドギャップ半導体であるCuAlTe2がより好ましく、Alを一部或いは全部In或いはGaで置換したものを用いてもよい。
第3の実施の形態では、光吸収層を加熱処理した際の、結晶成長が促進されるため、結晶成長層又は結晶成長核が無い形態に比べ、低温プロセスで同等に結晶を成長させることができる。
基板として青板ガラス基板を用い、スパッタ法により裏面電極となるMo薄膜を700nm程度堆積する。スパッタは、Moをターゲットとし、Arガス雰囲気中でRF200W印加することにより行う。
裏面電極となるMo薄膜堆積後、光吸収層となるCu(Al1-a-bInaGab)Te2薄膜を同じくRFスパッタにより2μm程度堆積する。a及びbは0より大きく1より小さい数値である。製膜はArガス雰囲気中でRF200W印加することにより行う。製膜後、製膜室を真空引きし、超高真空雰囲気500℃にてアニールを行う。スパッタ製膜直後のCu((Al1-a-bInaGab)Te2薄膜は、非晶質で粒径も非常に小さい。そこで、高温でのアニールを行うことにより、Cu(Al1-a-bInaGab)Te2薄膜は結晶化し、大粒径化する。その時のCu(Al1-a-bInaGab)Te2薄膜の格子定数aは0.59nmから0.62nmの範囲にあり、光吸収層として好適なバンドギャップ値である1.0eVから1.5eVに調整する。
得られた光吸収層の上にバッファー層としてZnTe薄膜を真空蒸着法により50nm程度堆積する。ZnTe薄膜の製膜は真空蒸着法の他、溶液成長法或いはスパッタ法を用いることもできる。スパッタ法を用いる場合は、界面でのプラズマダメージを考慮して、低出力で行う。また、ZnTe薄膜は、通常の製膜では、p型半導体となるが、低真空での製膜で、Znの欠損が補償されn型半導体となる。また、n型化のために、添加剤としてB,Al,Ga,In及びClの少なくとも1つの元素を微量添加することもできる。
このバッファー層上に半絶縁層として、ZnO薄膜を堆積し、続いて、透明電極層となるアルミナ(Al2O3)を2wt%含有するZnO:Alを1μm程度堆積する。ZnO:Alの他にZnO:Bを用いることもできる。取り出し電極として、Al、或いはNiCr及びAuを蒸着法にて堆積する。膜厚は300nm程度となるように堆積する。最後に反射防止膜としてMgF2をスパッタ法により堆積することにより、化合物薄膜太陽電池を作製する。
バッファー層となるZn(TexS1-x)を真空蒸着法によって製膜すること以外は実施例1と同じ方法で化合物薄膜太陽電池を製造する。Zn(TexS1-x)の製膜は真空蒸着法の他、溶液成長法或いはスパッタ法を用いることもできる。xは0.8より大きく1より小さい数値である。また、Zn(TexS1-x)薄膜は、上記のxの範囲では、p型半導体となるが、低真空での製膜で、Znの欠損が補償されn型半導体となる。また、n型化のために、添加剤としてB,Al,Ga,In及びClの少なくとも1つの元素を微量添加することもできる。
バッファー層としてZn(TexS1-x)を用いた場合も、光吸収層となるTe系カルコパイライト型化合物半導体薄膜との格子整合がよく、格子欠陥を抑制でき、高効率の化合物薄膜太陽電池が得られる。
バッファー層となるZn(TeySe1-y)を真空蒸着法によって製膜すること以外は実施例1と同じ方法で化合物薄膜太陽電池を製造する。Zn(TeySe1-y)の製膜は真空蒸着法の他、溶液成長法或いはスパッタ法を用いることもできる。yは0.55より大きく1より小さい数値である。また、Zn(TeySe1-y)薄膜は、上記のyの範囲では、p型半導体となるが、低真空での製膜で、Znの欠損が補償されn型半導体となる。また、n型化のために、添加剤としてB,Al,Ga,In及びClの少なくとも1つの元素を微量添加することもできる。
バッファー層としてZn(TeySe1-y)を用いた場合も、光吸収層となるTe系カルコパイライト型化合物半導体薄膜との格子整合がよく、格子欠陥を抑制でき、高効率の化合物薄膜太陽電池が得られる。
バッファー層となるCdSを溶液成長法によって製膜すること以外は実施例1と同じ方法で化合物薄膜太陽電池を製造する。
バッファー層として用いたCdSは、光吸収層となるTe系カルコパイライト型化合物半導体薄膜との格子不整合が大きく、pn接合界面での格子欠陥が多く発生し、化合物薄膜太陽電池の変換効率が低下する。
基板として青板ガラス基板を用い、スパッタ法により裏面電極となるMo薄膜を700nm程度堆積する。スパッタは、Moをターゲットとし、Arガス雰囲気中でRF200W印加することにより行う。
裏面電極となるMo薄膜堆積後、光吸収層となるCu(Al1-a-bInaGab)Te2薄膜を同じくRFスパッタにより2μm程度堆積する。a及びbは0より大きく1より小さい数値である。製膜はArガス雰囲気中でRF200W印加することにより行う。製膜後、製膜室を真空引きし、超高真空雰囲気500℃にてアニールを行う。スパッタ製膜直後のCu(Al1-a-bInaGab)Te2薄膜は、非晶質で粒径も非常に小さく、光吸収層と裏面電極界面にはMo-Te中間層は存在しない。そこで、高温でのアニールを行うことにより、Cu(Al1-a-bInaGab)Te2薄膜は結晶化し、大粒径化するとともに光吸収層と裏面電極界面にMo-Te中間層を形成する。ここで、Mo-Te中間層中の結晶はランダムに配向し、剥離耐性が向上する。
得られた光吸収層の上にバッファー層としてMgを添加したZnO薄膜を50nm程度堆積した。製膜はRFスパッタを用いたが、界面でのプラズマダメージを考慮して、50Wの出力で行うことが好ましい。また、バッファー層には、Te系カルコパイライト型化合物半導体膜との格子不整合は大きいがCdSを用いることもできる。このバッファー層上に半絶縁層として、ZnO薄膜を堆積し、続いて、透明電極層となるアルミナ(Al2O3)を2wt%含有するZnO:Alを1μm程度堆積する。ZnO:Alの他にZnO:Bを用いることもできる。取り出し電極として、Al、或いはNiCr及びAuを蒸着法にて堆積する。膜厚は300nm程度となるように堆積する。最後に反射防止膜としてMgF2をスパッタ法により堆積することにより、化合物薄膜太陽電池を作製する。
光吸収層となるCu(Al1-a-bInaGab)Se2をRFスパッタによって製膜すること以外は実施例4と同じ方法で化合物薄膜太陽電池を製造する。
a及びbは0より大きく1より小さい数値である。
光吸収層としてCu(Al1-a-bInaGab)Se2を用いた場合は、光吸収層と裏面電極界面にランダム配向したMo-Se中間層が形成し、剥離耐性が向上する。
光吸収層となるCu(Al1-a-bInaGab)S2をRFスパッタによって製膜すること以外は実施例4と同じ方法で化合物薄膜太陽電池を製造する。
a及びbは0より大きく1より小さい数値である。
光吸収層としてCu(Al1-a-bInaGab)S2を用いた場合は、光吸収層と裏面電極界面にランダム配向したMo-Se中間層が形成し、剥離耐性が向上する。
光吸収層の製膜に真空蒸着法を用いること以外は実施例4~6と同じ方法で化合物薄膜太陽電池を製造する。
真空蒸着法を用いた場合は、光吸収層と裏面電極界面に形成される中間層の結晶面が薄膜表面と平行となり、界面での剥離が危惧される。
(実施例7)
基板として青板ガラス基板を用い、スパッタ法により裏面電極となるMo薄膜を700nm程度堆積する。スパッタは、Moをターゲットとし、Arガス雰囲気中でRF200W印加することにより行う。
裏面電極となるMo薄膜堆積後、CucAdTe1-c-d(ただし、AはAl、In及びGaからなる群より選ばれる少なくとも一つの元素)(c≦0.1、d≦0.1又はc+d≧0.9)をRFスパッタにより、被覆率が0.1%以上となる量だけ堆積し、基板温度500℃程度、超真空中で加熱処理を行うことで、CucAdTe1-c-dの結晶相が形成される。その後、光吸収層となるCu(Al1-a-bInaGab)Te2薄膜を同じくRFスパッタにより2μm程度堆積する。x及びyは0より大きく1より小さい数値である。製膜はArガス雰囲気中でRF200W印加することにより行う。製膜後、製膜室を真空引きし、超高真空雰囲気500℃にてアニールを行う。スパッタ製膜直後のCu(Al1-a-bInaGab)Te2薄膜は、非晶質で粒径も非常に小さいが、高温でのアニールを行うことにより、Cu(Al1-a-bInaGab)Te2薄膜はCucAdTe1-c-d結晶相を結晶核として、大粒径化する。
得られた光吸収層の上にバッファー層としてMgを添加したZnO薄膜を50nm程度堆積した。製膜はRFスパッタを用いたが、界面でのプラズマダメージを考慮して、50Wの出力で行うことが好ましい。また、バッファー層には、Te系カルコパイライト型化合物半導体膜との格子不整合は比較的大きいがCdSを用いることもできる。このバッファー層上に半絶縁層として、ZnO薄膜を堆積し、続いて、透明電極層となるアルミナ(Al2O3)を2wt%含有するZnO:Alを1μm程度堆積する。ZnO:Alの他にZnO:Bを用いることもできる。取り出し電極として、Al、或いはNiCr及びAuを蒸着法にて堆積する。膜厚は300nm程度となるように堆積する。最後に反射防止膜としてMgF2をスパッタ法により堆積することにより、化合物薄膜太陽電池を作製する。
光吸収層を堆積する前の結晶成長核となる化合物としてCucAdSe1-c-d(ただし、AはAl、In及びGaからなる群より選ばれる少なくとも一つの元素、c≦0.1、d≦0.1又はc+d≧0.9)をRFスパッタによって製膜すること以外は実施例7と同じ方法で化合物薄膜太陽電池を製造する。
光吸収層を堆積する前にCucAdSe1-c-dを堆積及びアニールした場合は、CucAdSe1-c-dを結晶成長核として大粒径化が促進され、高効率の化合物薄膜太陽電池が得られる。
光吸収層を堆積する前の結晶成長核となる化合物としてCucAdS1-c-d(ただし、AはAl、In及びGaからなる群より選ばれる少なくとも一つの元素、y≦0.1、z≦0.1又はy+z≧0.9)をRFスパッタによって製膜すること以外は実施例7と同じ方法で化合物薄膜太陽電池を製造する。
光吸収層を堆積する前にCucAdS1-c-dを堆積及びアニールした場合は、CucAdS1-c-dを結晶成長核として大粒径化が促進され、高効率の化合物薄膜太陽電池が得られる。
光吸収層を堆積する前の結晶成長核となる化合物としてAcTe1-c(ただし、AはAl、In及びGaからなる群より選ばれる少なくとも一つの元素、c≦0.1)をRFスパッタによって製膜すること以外は実施例7と同じ方法で化合物薄膜太陽電池を製造する。
光吸収層を堆積する前にAcTe1-cを堆積及びアニールした場合は、AcTe1-cを結晶成長核として大粒径化が促進され、高効率の化合物薄膜太陽電池が得られる。
光吸収層を堆積する前の結晶成長核となる化合物としてAcSe1-c(ただし、AはAl、In及びGaからなる群より選ばれる少なくとも一つの元素、c≦0.1)をRFスパッタによって製膜すること以外は実施例7と同じ方法で化合物薄膜太陽電池を製造する。
光吸収層を堆積する前にAcSe1-cを堆積及びアニールした場合は、AcSe1-cを結晶成長核として大粒径化が促進され、高効率の化合物薄膜太陽電池が得られる。
光吸収層を堆積する前の結晶成長核となる化合物としてAcS1-c(ただし、AはAl、In及びGaからなる群より選ばれる少なくとも一つの元素、c≦0.1)をRFスパッタによって製膜すること以外は実施例7と同じ方法で化合物薄膜太陽電池を製造する。
光吸収層を堆積する前にAcS1-cを堆積及びアニールした場合は、AcS1-cを結晶成長核として大粒径化が促進され、高効率の化合物薄膜太陽電池が得られる。
光吸収層を堆積する前の結晶成長核となる化合物を堆積しないこと以外は実施例7と同じ方法で化合物薄膜太陽電池を製造する。
結晶核を用いない場合、光吸収層の結晶成長が促進されないため、大粒径化せずに、化合物薄膜太陽電池の高効率化を阻害する。
Claims (16)
- Cuと、A元素(AはAl,In及びGaからなる群から選ばれる少なくとも1つの元素)とTeを含みカルコパイライト型の結晶構造を持つ半導体薄膜を光吸収層として備え、
前記光吸収層と接合界面を形成するバッファー層が、Cd,Zn,In及びGaからなる群から選ばれる少なくとも1つの元素と、S,Se及びTeからなる群から選ばれる少なくとも1つの元素とを含む閃亜鉛鉱型構造、ウルツ鉱構造或いは欠陥スピネル型構造のいずれかの結晶構造を有する化合物であり、
前記閃亜鉛構造の前記バッファー層の格子定数a又は前記ウルツ鉱構造或いは前記欠陥スピネル型構造を閃亜鉛鉱型構造に変換した時の前記バッファー層の格子定数aが、0.59nm以上0.62nm以下であることを特徴とする化合物薄膜太陽電池。 - 前記バッファー層のバンドギャップが、2.3eVより大きく2.7eV以下であることを特徴とする請求項1に記載の化合物薄膜太陽電池。
- 前記閃亜鉛構造の前記バッファー層の格子定数a又は前記ウルツ鉱構造或いは前記欠陥スピネル型構造を閃亜鉛鉱型構造に変換した時の前記バッファー層の格子定数aが、前記光吸収層の格子定数aより大きいことを特徴とする請求項1に記載の化合物薄膜太陽電池。
- 前記バッファー層が、Zn(TexS1-x)でxは0.8より大きく1以下の化合物又は、Zn(TeySe1-y)でyは0.55より大きく1以下の化合物のいずれかであることを特徴とする請求項1に記載の化合物薄膜太陽電池。
- Cuと、A元素(AはAl,In及びGaからなる群から選ばれる少なくとも1つの元素)とX元素(XはS,Se及びTeからなる群から選ばれる少なくとも1つの元素)を含みカルコパイライト型の結晶構造を持つ半導体薄膜を光吸収層として備え、
裏面電極と前記光吸収層の界面に界面中間層が形成され、
前記界面中間層に含有されている化合物が前記裏面電極の構成元素と前記光吸収層のX元素を含み、
(hkl)面からのX線回折ピーク強度をIhklとした時、前記裏面電極の構成元素と前記光吸収層のX元素を含む化合物のX線回折ピーク強度比が5>I002/I110>0.2であることを特徴とする化合物薄膜太陽電池。 - 前記光吸収層は、カルコパイライト型の結晶構造をもつCu(Al1-a-bInaGab)(Te1-αOα)2の化合物半導体膜を含み、
前記化合物半導体膜バンドギャップは1.0以上1.5eV以下であることを特徴とする請求項5に記載の化合物薄膜太陽電池。 - 前記界面中間層に含有されている化合物は、前記裏面電極の構成元素と前記光吸収層のX元素を含み、前記界面中間層の厚さは1μm以下であることを特徴とする請求項5に記載の化合物薄膜太陽電池。
- 基板上に裏面電極を製膜する工程と、
前記裏面電極上に化合物半導体薄膜を含有する光吸収層を製膜する工程と、
前記光吸収層上にバッファー層を製膜する工程と、
前記バッファー層上に半絶縁層を製膜する工程と、
前記半絶縁層上に透明電極層を製膜する工程と、
前記裏面電極上に取り出し電極を製膜する工程と、
前記透明電極層上に取り出し電極を製膜する工程と、
前記裏面電極と光吸収層の界面に界面中間層を形成する工程とを備え、
前記光吸収層が、Cuと、A元素(AはAl,In及びGaからなる群から選ばれる少なくとも1つの元素)とX元素(XはS,Se及びTeからなる群から選ばれる少なくとも1つの元素)を含みカルコパイライト型の結晶構造を持つ半導体薄膜であり、
前記光吸収層を製膜する工程において、前記光吸収層を製膜する方法はスパッタ法であり、
前記界面中間層を形成する工程において、前記界面電極層を形成する方法が加熱処理であることを特徴とする化合物薄膜太陽電池の製造方法。 - Cuと、A元素(AはAl,In及びGaからなる群から選ばれる少なくとも1つの元素)とX元素(XはS,Se及びTeからなる群から選ばれる少なくとも1つの元素)を含みカルコパイライト型の結晶構造を持つ半導体薄膜を光吸収層として備え、
裏面電極と前記光吸収層の界面に結晶相CucAdX1-c-d(AはAl,In及びGaからなる群から選ばれる少なくとも1つの元素であり、XはS,Se及びTeからなる群から選ばれる少なくとも1つの元素であり、cは0.1以下かつdは0.1以上、又は、c+dは0.9以上である)が存在することを特徴とする化合物薄膜太陽電池。 - 前記光吸収層のAと前記結晶相のAが少なくとも1種の同一元素を含み、
前記光吸収層のXと前記結晶相のXが少なくとも1種の同一元素を含むことを特徴とする請求項9に記載の化合物薄膜太陽電池。 - 前記結晶相が前記裏面電極上の前記光吸収層が形成される部位のうち0.1%を被覆していることを特徴とする請求項9に記載の化合物薄膜太陽電池。
- 前記結晶相の平均結晶粒径は、10nm以下であることを特徴とする請求項9に記載の化合物薄膜太陽電池。
- 基板上に裏面電極を製膜する工程と、
前記裏面電極上に化合物半導体薄膜を含有する光吸収層を製膜する工程と、
前記裏面電極と前記光吸収層の界面に結晶相CucAdX1-c-d(AはAl,In及びGaからなる群から選ばれる少なくとも1つの元素であり、XはS,Se及びTeからなる群から選ばれる少なくとも1つの元素であり、cは0.1以下かつdは0.1以上、又は、c+dは0.9以上である)を形成する工程と、
前記光吸収層上にバッファー層を製膜する工程と、
前記バッファー層上に半絶縁層を製膜する工程と、
前記半絶縁層上に透明電極層を製膜する工程と、
前記裏面電極上に取り出し電極を製膜する工程と、
前記透明電極層上に取り出し電極を製膜する工程と、
前記裏面電極と光吸収層の界面に界面中間層を形成する工程とを備えることを特徴とする化合物薄膜太陽電池の製造方法。 - 前記光吸収層のAと前記結晶相のAが少なくとも1種の同一元素を含み、
前記光吸収層のXと前記結晶相のXが少なくとも1種の同一元素を含むことを特徴とする請求項13に記載の化合物薄膜太陽電池の製造方法。 - 前記結晶相が前記裏面電極上の前記光吸収層が形成される部位のうち0.1%を被覆していることを特徴とする請求項13に記載の化合物薄膜太陽電池の製造方法。
- 前記結晶相の平均結晶粒径は、10nm以下であることを特徴とする請求項14に記載の化合物薄膜太陽電池の製造方法。
