前記樹脂層の少なくとも凹凸パターンを有する面上に均一な厚さで形成された無機物層と、前記無機物層の少なくとも凹凸パターンを有する面上に均一な厚さで形成された剥離剤層とを有することを特徴とするインプリント用樹脂製モールド。
表面に凹凸パターンを有する熱可塑性、熱硬化性または光硬化性の耐溶剤性からなる樹脂硬化体層と、前記樹脂硬化体層の少なくとも凹凸パターンを有する面上に、ターゲットと被着体との位置関係を相対的に自転させつつ公転ことにより変化させながら均一な厚さで形成された無機物層と、前記無機物層の少なくとも凹凸パターンを有する面上に均一な厚さで形成された剥離剤層とを有するインプリント用樹脂製モールド。

前記剥離剤層の厚さが、0.5~20nmであることを特徴とする[18]乃至[20]のインプリント用樹脂製モールド。
前記無機物層の厚さが、0.5~100nmであることを特徴とする[18]乃至[20]のインプリント用樹脂製モールド。
前記無機物層が、SiO2、ZrO2、ZnO、Ta2O5、HfO2、ITO、FTO、TiO2、SiおよびSiCよりなる群から選ばれる少なくとも1種の無機物からなる[18]乃至[22]のインプリント用樹脂製モールド。

本発明の第一の態様および第二の態様においては、いずれも以下の樹脂層、無機物層、剥離剤層を有する。
(a)樹脂
樹脂層を形成する樹脂としては、熱可塑性樹脂、熱硬化性樹脂または光硬化性樹脂が挙げられる。熱可塑性樹脂として、好ましくは、アクリル系樹脂、スチレン系樹脂、オレフィン系樹脂、ポリカーボネート樹脂、ポリエステル系樹脂が挙げられ、熱硬化性樹脂または光硬化性樹脂としては、好ましくは、エポキシ樹脂が挙げられる。さらに好ましくは、ポリメタクリル酸メチル、シクロオレフィン樹脂、スチレン樹脂、エポキシ樹脂、ポリカーボネート、ポリエチレンテレフタレートが挙げられる。
樹脂層の厚さは、通常50nm~30μm、好ましくは500nm~10μmである。
上記樹脂層は、表面に所望の形状を有する。
(a)無機物
無機物層は、無機物または無機酸化物から形成され、好ましくは無機酸化物から形成される。無機酸化物としては、より好ましくは、SiO2、ZrO2、ZnO、Ta2O5、HfO2、ITO、FTO、TiO2が挙げられ、さらに好ましくは、SiO2、ZrO2、Ta2O5、HfO2、ITO、TiO2が挙げられる。無機物としては、より好ましくは、Si、SiCが挙げられる。
無機物層の厚さは、好ましくは、0.5~100nm、より好ましくは0.5~20nm、最も好ましくは、1~10nmである。無機物層の厚さが上記範囲にあると、精度よくインプリントできるとともに、樹脂層および剥離剤層それぞれの密着性が良好である。
上記無機物層は、樹脂層上、少なくとも樹脂層の凹凸パターンを有する表面上に均一な厚さで形成されている。均一な厚さとは、実質的に均一な厚さをいい、好ましくは標準偏差0.1~15の均一な厚さをいう。したがって、無機物層の表面は、樹脂層表面形状を維持している。
(a)剥離剤
剥離剤とは、剥離面の表面エネルギーを低下させ、剥離を行い易くする成分である。
剥離剤層の厚さは好ましくは、0.5~20nm、より好ましくは0.5~10nm、最も好ましくは、0.5~5nmである。
上記剥離剤層は、無機物層上、少なくとも無機物層の凹凸パターンを有する表面上に均一な厚さで形成されている。均一な厚さとは、実質的に均一な厚さをいい、好ましくは標準偏差0.1~10の均一な厚さをいう。したがって、剥離剤層の表面は、樹脂層表面形状を維持している。
剥離剤層の剥離剤層表面の純水に対する接触角は、好ましくは100°以上、より好ましくは100~130°、さらに好ましくは100~120°である。
本発明は、4層構造の態様である場合は、前記樹脂層が基板上に形成されている。
本発明のインプリント用樹脂製モールドの表面形状は、一定の周期で繰り返される凹凸パターンである。
本発明のインプリント用樹脂製モールドの一態様としてローラー式インプリント用樹脂製モールドが挙げられる。
インプリント用樹脂製モールドの製造方法を図を用いて説明する。
(a)樹脂層の形成
3層構造のインプリント用樹脂製モールドの場合は、この樹脂層の形成工程の代わりに、樹脂からなる基板を準備し、樹脂層とする。この場合の樹脂からなる基板として好ましいのは、ポリメタクリル酸メチル、ポリカーボネート、ポリシクロオレフィンが挙げられる。圧力に耐える適度な硬度を有するからである。
上記樹脂層の表面に、通常のインプリントに用いられている石英、金属、シリコン等のモールドの表面形状(パターン)を転写(インプリント)する。モールドの表面形状(パターン)に特に制限はないが、周期10nm~50μm、深さ10nm~100μm、転写面1.0~1.0×106mm2のものが好ましく、周期20nm~20μm、深さ50nm~1μm、転写面1.0~0.25×106mm2のものがより好ましい。樹脂層に充分なパターンを形成することができるからである。
樹脂層の少なくとも形状を有する表面上に、前記無機物または無機酸化物を蒸着、スパッタリング等の通常の薄膜形成手段を行うことにより、好ましくは0.5~100nm、より好ましくは0.5~20nm、最も好ましくは、1~10nmの均一な厚さの無機物または無機酸化物の薄膜を形成する。
前記無機物層の少なくとも形状を有する表面上に、前記剥離剤をディップコート、スピンコート、蒸着、スプレー等の通常の塗布操作を行う。なお、剥離剤は、剥離剤が溶解する有機溶媒で希釈されたものを用いてもよい。
(1)通常の使用方法
本発明のインプリント用樹脂製モールドは、熱可塑性樹脂、熱硬化性樹脂または光硬化性樹脂のインプリントに好適に用いられる。より好ましくは、光硬化性樹脂のインプリントに好適に用いられる。使用方法の一態様を図5を用いて説明する。
インプリント対象の樹脂5は、通常熱可塑性樹脂、熱硬化性樹脂または光硬化性樹脂のいずれかの樹脂であり、通常、基板6上にある。
熱可塑性樹脂または熱硬化性樹脂を用いた場合は、樹脂をガラス転移温度(Tg)以下の温度に冷却し、モールドと樹脂層を引き離す。
光硬化性樹脂を用いた場合は、モールドと樹脂層を引き離す。
本発明のインプリント用樹脂製モールドは、ローラー等に巻きつけて使用するローラー式インプリント用樹脂製モールドとしても用いることができる。
本発明のインプリント用樹脂製モールドは、熱可塑性樹脂、熱硬化性樹脂または光硬化性樹脂のインプリントに用いられる。
ゲルパーミエーションクロマトグラフィー(装置:東ソー(株)製HLC-8220GPC、溶媒テトラヒドロフラン(THF))により測定した標準ポリスチレン換算により求めた。
樹脂層の底面と、凹凸パターンを有する表面の中で最も高い面との間を樹脂層の厚さとした。
薄膜測定装置(形式:F20 Filmetrics社製)を用い、面内任意の箇所5点を測定し、その平均を酸化膜層の厚さとした。尚、厚さの均一性は、上記5点の標準偏差により確認した。

試料表面に約1μリットルの微少水滴を静置し、協和界面科学(株)製 KYOWA CONTACT-ANGLE METER CA-D型を用いて、大気中にて測定した。測定条件は、JISR3257に準拠した。
周期及び線幅はSEM(日立ハイテック社製 S―4800)、深さ(高さ)はAFM(SIIナノテクノロジー社製 L-trace)にて評価した。
マクロ評価:光学顕微鏡(ELIPSE LV100 ニコン(株)製)にてインプリントされた樹脂に形成された転写面を×20倍にて観察し、モールドへの樹脂転着の有無を確認した。

SEM(周期):インプリントされた樹脂に形成されたパターンをSEMで測定し、インプリント用樹脂製モールド表面に形成されていたパターンのSEM測定結果を基準とした変化の有無を以下の基準で判断し、評価した。
○ 変化量が10nm未満
× 変化量が10nm以上
AFM(深さ):インプリントされた樹脂に形成されたパターンをAFMで測定し、インプリント用樹脂製モールド表面に形成されていたパターンのAFM測定結果を基準とした変化の有無を以下の基準で判断し、評価した。
○ 変化量が10nm未満
× 変化量が10nm以上
〔実施例1〕
(1)樹脂の製造(樹脂製モールド用樹脂(PMMA)の作製)
攪拌装置、窒素ガス導入管、温度計および還流冷却管を備えたフラスコに、メチルメタクリレート100重量部(商品名ライトエステルM 共栄社化学(株)製)およびトルエン100重量部を加えた。
上記(1)で製造した樹脂製モールド用樹脂(樹脂層用樹脂(PMMA))を、トルエンを用いて10倍に希釈し、ポリサルフォンフィルム(PSF)(商品名スミライトTM FS-1200 住友ベークライト(株)製 厚さ 0.12mm)基板上にスピンコートし、ホットプレートを用いて130℃で15分乾燥させ、膜厚1.2μm(使用予定であるマスターモールドの形状高さの8倍)の樹脂層を基板上に作製した。なお、樹脂膜厚は薄膜測定装置(形式:F20、Filmmetrics社製)を用い、表面任意の箇所5か所を測定して、その平均値を樹脂膜厚とした。
上記フィルム基板及び樹脂層の積層物を東芝機械(株)製ST-50を用いて、140℃に加熱し、樹脂層表面上にマスターモールド(剥離処理済み石英モールド、転写面 576mm2 150nmL/S 周期 300nm 深さ 150nm 線状形状L/S(Line and Space))を押しつけ140℃で熱インプリントした。熱インプリント時のプレス圧は20MPa、保持時間は5分間であった。その後、積層物を80℃以下に冷却した後、マスターモールドを外し、片側表面にパターンの形成された樹脂層(転写面 576mm2 150nmL/S 周期 300nm 深さ 150nm)を得た。
(3)で得られた樹脂層のパターンの形成された表面上に、樹脂を自転させると共に公転させながら、SiO2を蒸着し、3.8nmの厚さの酸化膜被覆を形成し、無機物層とした。なお、蒸着は光学薄膜形成装置(オプトランOMC-1100)を用い、室温下、約1分間の真空蒸着を行った。蒸着後、無機物層の表面形状にクラックや形状の欠損が無いことを目視にて確認した。
(4)で得られた無機物層と樹脂層と基板との積層物を、フッ素系剥離剤液(商品名オプツールHD-1100 ダイキン工業(株)製)に1分間浸積した後、液から引き上げて、70℃、90%の湿熱環境に1時間静置し、その後、フッ素系溶剤(商品名オプツールHD-TH ダイキン工業(株)製)でリンスし、23℃,65%の環境で24時間静置し、無機物層表面に剥離剤層の形成されたインプリント用樹脂製モールドを得た。
インプリント用樹脂製モールドの上に光硬化性樹脂(商品名PAK-02 東洋合成工業(株)製)を0.2ml滴下し、その上にポリカーボネートフィルム(商品名レキサン 旭硝子(株)製)をかぶせ、光ナノインプリント装置(エンジニアリング・システム(株)製)を用い0.4MPaで1分間押しつけた後に紫外線照射(10mW/cm2)を2分間行った。その後、インプリント用樹脂製モールドを外した。
実施例1において、(1)および(2)を行うことなく、樹脂層及びPSFフィルムの積層物の代わりにポリメタクリル酸メチル(PMMA)板(商品名アクリライトEX 三菱レイヨン(株)製 厚さ3.0mm)を用いて、(3)を熱インプリント時の温度を160℃、プレス圧を5MPa、保持時間を30秒として上記PMMA板表面上に熱インプリントした以外は、実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表5に示す。
実施例1において、(2)における樹脂膜厚を0.4μmとし、(3)におけるマスターモールドを剥離処理済み石英モールド(転写面 576mm2 25nmL/S 周期 50nm 深さ 50nm 線状形状L/S)に変えた以外は、実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表1に示す。
実施例1において、(3)におけるマスターモールドを剥離処理済み石英モールド(転写面 576mm2 75nmL/S周期 150nm 深さ 150nm 線状形状L/S)に変えた以外は、実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表1に示す。
また、得られた樹脂製モールドを使用し、20ショットの連続光インプリントを行ったところ、問題なくインプリントができた。
実施例1において、(3)におけるマスターモールドを剥離処理済み石英モールド(転写面 576mm2 10,000nmL/S周期 20,000nm 深さ 300nm 線状形状L/S)に変えた以外は、実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表1に示す。
実施例1の(3)において、マスターモールドを剥離処理済み石英モールド(転写面 576mm2、ホール径 200nm、周期 400nm、深さ 200nm、円柱形状)に変えた以外は、実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表1に示す。
実施例1の(3)において、マスターモールドを剥離処理済み石英モールド(転写面 576 mm2、周期 300nm、深さ 300nm、モスアイ形状)に変えた以外は、実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表1に示す。
実施例1の(2)において樹脂膜厚を6.4μmとし、(3)において、マスターモールドを剥離処理済み石英モールド(転写面 576 mm2、ホール径 10,000nm、周期 20,000nm、深さ 4,000nm、マイクロレンズ形状)に変えた以外は、実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表1に示す。
実施例1の(4)において、樹脂層表面にSiO2の代わりにZrO2を蒸着して3.2nmの被膜を形成し、無機物層とした以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表2に示す。
実施例1の(4)において、樹脂層表面にSiO2の代わりにITOを蒸着して2.8nmの被膜を形成し、無機物層とした以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表2に示す。
実施例1の(4)において、樹脂層表面にSiO2の代わりにTiO2を蒸着して2.2nmの被膜を形成し、無機物層とした以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表2に示す。
実施例1の(4)において、樹脂層表面にSiO2の代わりにシリコンを室温にて低温成膜装置(ICP-CVD)法で、自転、公転させながら蒸着してアモルファスーシリコン(α-Si)の被膜を形成し、無機物層とした以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表2に示す。
実施例1の(4)において、樹脂層表面にSiO2の代わりにSiOx (x=1~5の混合物)を用いて自転・公転させながら室温にてスパッタリングすることにより被膜を形成し、無機物層とした以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表2に示す。
実施例1の(4)において、樹脂層表面にSiO2の代わりにSiO2とZrO2を用いて自転・公転させながら、室温にて両者を同時にスパッタリングすることにより被膜を形成し、無機物層とした以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表2に示す。
実施例1の(4)において、自転・公転させながら、樹脂層表面にSiO2を蒸着した後、さらにZrO2を蒸着することにより被膜を形成し、2層の無機物層とした以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表2に示す。
実施例1の(5)において、剥離剤液をトリデカフルオロ(1,1,2,2)テトラヒドロオクチルトリクロロシランに変えた以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表3に示す。
実施例1の(5)において、剥離剤液をパーフルオロヘキサン酸に変えた以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表3に示す。
実施例1の(5)において、剥離剤液を1H,1H-トリデカフルオロヘプチルアミンに変えた以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表3に示す。
実施例1の(5)において、剥離剤液をメチルトリイソシアネートシラン(商品名オルガチックSI-310 マツモト交商(株)製)に変えた以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表3に示す。
実施例1の(1)において、メチルメタクリレート100重量部の代わりにスチレン100重量部(商品名スチレンモノマー 出光興産(株)製)とした以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表4に示す。
実施例1の(1)および(2)の代わりに、以下の操作を行い、樹脂層と基板の積層物を作製した。
実施例1の(1)~(3)の代わりに、以下の操作を行い、表面にパターン形状を有する樹脂層と基板の積層物を作製した。
実施例1の(1)および(2)を行うことなく、シクロオレフィンポリマー(COP)板(商品名ZEONEX 2T 日本ゼオン(株)製 厚さ2mm)を用いて、樹脂層と基板の積層物の代わりとした。さらに、実施例1の(3)において、熱インプリント時の温度を150℃、プレス圧を5MPa、保持時間を30秒として上記シクロオレフィンポリマー板表面上に熱インプリントした以外は実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表5に示す。
実施例1の(1)および(2)を行うことなく、ポリカーボネート(PC)フィルム(商品名レキサン 旭硝子(株)製 厚さ1mm)を用いて、樹脂層と基板の積層物の代わりとした。さらに、実施例1の(3)において、熱インプリント時の温度を170℃、プレス圧を5MPa、保持時間を30秒として上記ポリカーボネートフィルム表面上に熱インプリントした以外は実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表5に示す。
実施例1の(1)および(2)を行うことなく、ポリエチレンテレフタレート(PET)フィルム(商品名テイジンTMテトロンTMフィルム 帝人(株)製 厚さ0.1mm)を用いて、樹脂層と基板の積層物の代わりとした。実施例1の(3)において、熱インプリント時の温度を170℃、プレス圧を5MPa、保持時間を30秒として上記ポリカーボネートフィルム表面上に熱インプリントした以外は実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表5に示す。
実施例1の(2)において、基板としてポリサルフォンフィルムをソーダガラス(旭硝子(株)製 厚さ1.1mm)に変更した以外は実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表6に示す。
実施例1の(2)において、基板としてポリサルフォンフィルムをシリコンウエハ(コバレントマテリアル(株)製 使用グレード:ポリッシュト・ウェーハ 厚さ0.5mm)に変更した以外は実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表6に示す。
実施例1の(2)において、基板としてポリサルフォンフィルムをサファイア基板((株)オルベパイオニア製 半導体グレード 厚さ0.5mm)に変更した以外は実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表6に示す。
実施例1の(2)において、基板としてポリサルフォンフィルムを窒化ガリウム基板(住友電工(株)製 片面鏡面仕上げ 厚さ0.4mm)に変更した以外は実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表6に示す。

実施例1の(2)において、基板としてポリサルフォンフィルムをポリカーボネート(PC)フィルム(商品名レキサン 旭硝子(株)製 厚さ0.12mm)に変更した以外は実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表6に示す。

実施例1の(2)において、基板としてポリサルフォンフィルムをポリメチルメタクリレート(PMMA)フィルム(商品名アクリプレン 三菱レイヨン(株)製 厚さ0.12mm)に変更した以外は実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表6に示す。
実施例1の(2)において、基板としてポリサルフォンフィルムをグラッシーカーボン(GC)(グレード:SA-1 東海カーボン(株)製 厚さ1.0mm)に変更した以外は実施例1と同様にして、インプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表6に示す。

実施例1の(1)において、メチルメタクリレート40重量部の変わりにパーフロロオクチルエチルメタクリレート(商品名ライトエステル FM-108 共栄社化学(株)製)を40重量部用いて樹脂層用樹脂を製造し、実施例1の(2)および(3)と同様の操作を行った。実施例1の(4)および(5)を行うことなく、基板と樹脂層からなるインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表8に示す。
実施例1の(1)において、メチルメタクリレート40重量部の変わりにパーフロロオクチルエチルメタクリレート(商品名ライトエステルFM-108 共栄社化学(株)製)を40重量部用いて樹脂層用樹脂を製造し、実施例1の(2)および(3)と同様の操作を行った。さらに実施例1の(4)を行うことなく、(5)を行い、基板と樹脂層と剥離剤層からなるインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表8に示す。
実施例1の(4)において、SiO2膜層の厚さを120nmに変えた以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。その結果、無機物層が厚すぎることにより、(4)の蒸着時にクラックが発生した。インプリントを付加した樹脂の形状は、該クラックに影響を受けたものもあった。得られたインプリント用樹脂製モールドおよびインプリント結果を表9に示す。
実施例1の(4)において、SiO2膜層の厚さを0.5nm未満に変えた以外は、実施例1と同様にして同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。
実施例1の(5)において、剥離剤層の厚さを21.4nmに変えた以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。その結果、剥離剤層が厚すぎることにより、マスターモールドに対し、パターンの形状は変化したインプリント用樹脂製モールドが得られた(線幅160nm、周期300nm、深さ150nm)。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。得られたインプリント用樹脂製モールドおよびインプリント結果を表9に示す。
実施例1の(5)において、剥離剤層の厚さを0.5nm未満に変えた以外は、実施例1と同様にしてインプリント用樹脂製モールドを作製した。さらに得られたインプリント用樹脂製モールドを用いて実施例1と同様にしてインプリントを行った。その結果、剥離剤層が薄すぎることにより、樹脂の剥離効率が低下した。
(i)樹脂製モールド用樹脂(PMMA)の作製
攪拌装置、窒素導入管、温度計および還流冷却管を備えたフラスコに、メチルメタクリレート:100重部(商品名:共栄社化学(株)製)およびトルエン100重量部を加えた。その後、フラスコ内に窒素ガスを0.3リットル/分の量で導入しながらフラスコの内容物を80℃に加熱し、開始剤としてジメチル2,2-アゾビス(2-メチルプロピオネート)(商標名;V-601、和光純薬(株)製)を0.5重量部加えて、8.0時間、80℃に保持した。
(ii)樹脂製モールドの製造
(ii)-a
上記(i)で製造した樹脂製モールド用樹脂を、トルエンを用いて10倍(容量)に希釈し、PETフィルム(商品名;ルミラーTM、東レ(株)製、厚さ0.125μm)基板上にスピンコートし、ホットプレートを用いて130℃で15分間乾燥させ、膜厚1.2μm(使用予定であるマスターモールド形状高さの8倍)の樹脂層を形成した。なお、樹脂膜厚は薄膜測定装置(形式;F20、Filmmetrics社製)を用い、表面任意の箇所5点を測定し、その平均を樹脂膜厚とした。その後、樹脂と基材(PETフィルム)との密着性を確認するため、樹脂塗布後、樹脂面にセロハンテープ(商品名;セロテープTM No.405、ニチバン(株)製)を貼り付け、直後に手ではがし、その部分の樹脂ハガレの有無を確認した(基材密着性確認試験)。
(ii)-b接着層の熱ナノプリント
上記フィルム基板および樹脂層の積層物を140℃に加熱し、樹脂層表面にマスターモールド(剥離処理済み石英モールド、転写面576mm2 150mmL/s、周期300mm、深さ150mm)を押し付け140℃で熱転写した。その後、積層物を80℃以下に冷却し、マスターモールドを外し、樹脂製モールド(転写面576mm2、150L/S、周期300nm、深さ150nm)を得た、なお、周期および線幅は、SEM(日立ハイテク(株)製、S-4800)、深さ(高さ)はAFM(SIIナノテクノロジー(株)製、L-trace)にて評価した。
(iii)樹脂製モールドに対する酸化膜の被覆
上記(ii)で製造した樹脂製モールド表面に、酸化膜(SiO2)を蒸着により、5nm被覆させ酸化膜被覆済み樹脂製モールドを得た。蒸着は光学薄膜形成装置(オプトランOMC-1100)を用い、室温下、約1分間の真空蒸着を行った。なお、真空蒸着はターゲットに対して自転しつつ、公転させ、蒸着開始30秒の時点で公転方向を反転させた。
上記(iii)で得た酸化膜被覆済み樹脂製モールドの剥離剤液(商品名;オプツールHD110,ダイキン工業(株)製)に1時間浸漬した後、引き上げ70℃、90%の湿熱環境に1時間静置した。その後、フッ素系溶剤(商品名;オプツールHD-TH、ダイキン工業(株)製)でリンスし、23℃、65%の環境で24時間静置し、純水に対する接触角を測定(協和界面科学(株)製、KYOUWA CONTACT-ANGLE ANFLE MEMTR CA-D型)したところ110°であった。その形状部には欠陥や形状変化がなかった(線幅;150nm、周期;300nm、深さ;150nm)。なお、剥離層の膜厚は、ミクロトーム(ライカマイクロシステム社製、Leica ENUC6)にてフィルムを切断し、その断面をSEMにて観察することで確認した。
(v)樹脂製モールドを使用しての光ナノプリント
上記(iv)で得た樹脂製モールドの上に光硬化樹脂(商品名;PAK-02、東洋合成(株)製)を0.2ml滴下し、その上にポリカーボネートフィルム(商品名;レキサン、旭硝子(株)製)をかぶせ、光ナノプリント装置(エンジニアリング・システム(株)製)を用い0.4MPaで1時間押しつけた後に紫外線照射(10mw/cm2)を2分間行った。その後、樹脂製モールドを外し、モールドには転写済み樹脂について、光学顕微鏡にて樹脂転写を確認し、SEMおよびAFMにて形状変化の有無を確認した(線幅;148nm、周期;298nm、深さ148nm)。
実施例41における工程(i)において、メチルメタクリレート100重量部の代わりに、メチルメタクリレート80重量部およびグリシジルメタクリレート(商品名;ライトエステルG,共栄社化学(株)製)20重量部を用いた以外は、実施例41の工程(i)と同様にして、樹脂製モールド用樹脂を製造した。こうして得られた樹脂製モールド用樹脂を用いた以外は同様に工程(ii)~(v)を行った。
実施例41における工程(i)においてメチルメタクリレート100重量部の代わりにメチルメタクリレート99重量部および4-ヒドロキシブチルアクリレートグリジシルエーテル1.0重量部(商品名;4HBAGE、日本化成(株)製)を使用した以外は、実施例41の(i)と同様にして樹脂製モールド用樹脂を製造した。
実施例41の工程(i)において、メチルメタクリレート100重量部の代わりにメチルメタクリレート51重量部、1,2-エポキシ-ビニルシクロヘキサン49.0重量部(商品名;CEL2000、ダイセル化学工業(株)製を使用した以外は実施例41の工程(i)と同様にして樹脂製モールド用樹脂を製造した。
実施例41において、金属を蒸着させる際に被着体の自転および公転の反転を行わずに60秒間真空蒸着を行った以外は実施例41と同様にして樹脂製モールドを形成した。形成された無機物層に対象の変形は生じたものの、この樹脂製モールドを用いて20ショットの連続光ナノインプリントを行ったところ、問題なくインプリントすることができた。結果を表10に示す。
実施例42の工程(ii)において、樹脂膜厚を0.4μm、使用するマスターモールドを剥離処理済み石英モールド(転写面;576mm2、25nmL/S、周期;50nm、深さ;50nm)に変えた以外は実施例42と同様にして工程(i)~(v)を行った。
実施例42の工程(ii)において、使用するマスターモールドを剥離処理済み石英モールド(転写面;576mm2、75nmL/S、周期;150nm、深さ;150nm)に変えた以外は実施例42と同様にして工程(i)~(v)を行った。

実施例42の工程(iv)において、剥離剤液を1H,1H-トリデカフルオロヘプチルアミンに代えた以外は実施例42と同様にして工程(i)~(v)を行った。
実施例42の工程(iv)において、剥離剤液をメチルトリイソシアネートシラン(商品名;オルガチックSI-310、マツモト交商(株)製)に代えた以外は実施例42と同様にして工程(i)~(v)を行った。
実施例42の工程(i)において、メチルメタクリレート80重量部の代わりに、スチレン80重量部(商品名;スチレンモノマー、出光興産(株)製)とした以外は、実施例41の工程(i)と同様にして、樹脂製モールド用樹脂を得た。
実施例42の工程(i)において、メチルメタクリレート80重量部の代わりに、イソボニルメタクリレート80重量部(商品名;IB-X 共栄社化学(株)製)とした以外は、実施例41の工程(i)と同様にして、樹脂製モールド用樹脂を得た。
実施例42の工程(ii)のスピンコート時において、基材として使用されたPETフィルムの代わりに、ソーダガラス(旭硝子(株)製、厚さ;1.1mm)を用いた以外は実施例42と同様にして工程(i)~(v)を行った。
実施例42の工程(ii)のスピンコート時において、基材として使用されたPETフィルムの代わりに、シリコンウエハ(コバレントマテリアル(株)製、使用グレード;ポリッシュト・ウェーハ 厚さ;0.5mm)を用いた以外は実施例42と同様にして工程(i)~(v)を行った。
実施例42の工程(ii)のスピンコート時において、基材として使用されたPETフィルムの代わりに、サファイア基板(オルベパイオニア(株)製、半導体グレード、厚さ0.5mm)を用いた以外は実施例42と同様にして工程(i)~(v)を行った。
実施例42の工程(ii)のスピンコート時において、基材として使用されたPETフィルムの代わりに、ポリカーボネートフィルム(商品名;レキサン、旭硝子(株)製、厚さ;0.12mm)を用いた以外は実施例42と同様にして工程(i)~(v)を行った。
実施例42の工程(ii) のスピンコート時において、基材として使用されたPETフィルムの代わりに、ポリエチレンナフタレート(PEN)フィルム(商品名;テオネックス、帝人化成(株)製、厚さ;0.12mm)を用いた以外は実施例42と同様にして工程(i)~(v)を行った。
実施例42の工程(ii)のスピンコート時において、基材として使用されたPETフィルムの代わりに、ポリイミドフィルム(商品名;オーラムフィルム、三井化学(株)製、厚さ;0.3mm)を用いた以外は実施例42と同様にして工程(i)~(v)を行った。
実施例42の工程(ii)のスピンコート時において、基材として使用されたPETフィルムの代わりに、ポリメチルメタクリレートフィルム(商品名;アクリプレン、三菱レーヨン(株)製、厚さ0.12mm)を用いた以外は実施例42と同様にして工程(i)~(v)を行った。
実施例42の工程(ii)のスピンコート時において、基材として使用されたPETフィルムの代わりに、基材表面をダイヤモンドライクカーボン(DLC)でコーティング処理(膜厚;1μm)したポリサルフォンフィルム(商品名;ジニアスコートDLC、日本アイ・ティ・エフ(株)製、厚さ0.12mm)を用いた以外は実施例42と同様にして工程(i)~(v)を行った。
実施例42の工程(ii)のスピンコート時において、基材として使用されたPETフィルムの代わりに、グラッシーカーボン(GC)(グレードSA-1、東海カーボン(株)製、厚さ;1mm)を用いた以外は実施例42と同様にして工程(i)~(v)を行った。
実施例42の工程(ii)のスピンコート時において、基材として使用されたPETフィルムの代わりに、炭化ケイ素(SiC)ウエハ(グレード;6HN-Type TankeBlue社製、厚さ;0.43mm)を用いた以外は実施例42と同様にして工程(i)~(v)を行った。
実施例42の工程(ii)のスピンコート時において、基材として使用されたPETフィルムの代わりに、ポリサルフォンフィルム(商品名;スミライトTM、FJ-1200、住友ベークライト(株)製、厚さ;0.25mm)を用いた以外は実施例42と同様にして工程(i)~(v)を行った。
実施例41の(i)において、メチルメタクリレートの代わりにシクロへキシルメタクリレート(商品名;ライトエステルCH、共栄社化学(株)製)を用いてシクロへキシルメタクリレートの重合物を製造し、この重合物を予めガラス基板上にスピンコートし、樹脂積層物を130℃に加熱して転写シートを作成した。
実施例42の工程(v)において、工程(v)で得られた樹脂製モールドをロールに巻きつけ、1.0MPaの押圧でポリカーボネート樹脂(商品名;レキサンフィルム、旭ガラス(株)製、転写領域幅:21mm、200cm)に押し付け光硬化性樹脂(PAK-02、東洋合成(株)製)が均一に塗布できる状態で手製の装置を用いてラインを動かした(送り速度;1m/min)。
実施例42の工程(iii)において、装置を自転させ公転させないで60秒間真空蒸着を行った以外は実施例41と同様にして工程(i)~(v)を行った。
実施例44の工程(iii)において、装置を公転させ、自転させないで60秒間真空蒸着を行った以外は実施例41と同様にして工程(i)~(v)を行った。
実施例44の工程(i)において、メチルメタクリレートおよび1,2-エポキシビニルシクロヘキサンの使用量をメチルメタクリレート:49.0重量部および1,2-エポキシビニルシクロヘキサン:51.0重量部に代えて樹脂製造を試みたが、1,2-エポキシビニルシクロヘキサンが過剰でゲル化が起こり、重合体を製造することができなかった。
実施例42の工程(iii)および(iv)を行わず、即ち樹脂製モールド表面に酸化膜の被覆を行わず、かつ酸化被膜済み樹脂製モールドの剥離処理を行わずに、実施例41の工程(i)、(ii)、(v)と同様の工程を行ったところ工程(v)において、目視により樹脂の転着があることが認められた。
実施例42の工程(iii)を行わず、即ち樹脂製モールド表面に酸化膜の被覆を行わずに、実施例41の工程(i)、(ii)、(iv)、(v)と同様の工程を行ったところ工程(v)において、目視により樹脂の転着があることが認められた。
実施例42の工程(iv)(酸化被膜済み樹脂製モールドの剥離処理)を行わずに、実施例41の工程(i)、(ii)、(iii)、(v)と同様の工程を行ったところ工程(v)において、目視によりわずかに樹脂の転着があることが認められた。
実施例42の工程(iii)において、SiO2の厚さを0.5nm未満に変えた以外は実施例41と同様の工程を行った。その結果、SiO2の被膜が薄すぎ、この酸化物からなる被膜の表面に形成される剥離剤層とこのSiO2の被膜との密着が充分に維持されずに、剥離剤の微細脱落の発生率が上がり、工程(v)の光インプリント時において、インプリント精度が低下した。
実施例42の工程(iii)において、SiO2の厚さを120nmに変えた以外は実施例41と同様の工程を行ったところ、SiO2の被膜が厚すぎて蒸着時にクラックが発生しやすく、工程(v)の光インプリント時に樹脂製モールドの際にこのクラックを起点とした樹脂転着がみられることがある。
実施例42の工程(i)において、樹脂膜厚を0.12μmにした以外は実施例41と同様にして樹脂製モールドを作製した。
実施例42の工程(i)において、樹脂膜厚を2.7μmにした以外は、実施例41と同様の工程を行った。
実施例42の工程(i)において、樹脂膜厚を4.5μmにした以外は、実施例41と同様の工程を行った。
実施例42の工程(iv)(剥離剤層の形成工程)において、剥離剤層層の厚さを0.5nm未満に変えた以外は実施例41と同様の工程を行ったところ、剥離層が薄すぎることにより、樹脂の剥離効率が低下した。
実施例42の工程(iv)(剥離剤層の形成工程)において、剥離剤層の厚さを21.0nmにした以外は実施例41と同様の工程を行ったところ、剥離剤層の厚さが厚すぎることにより、工程(v)に光ナノインプリント時において、転写樹脂の形状が変化した。

Claims (17)
- 表面に凹凸パターンを有する樹脂層と、前記樹脂層の少なくとも凹凸パターンを有する面上に均一な厚さで形成された無機物層と、前記無機物層の少なくとも凹凸パターンを有する面上に均一な厚さで形成された剥離剤層とを有することを特徴とするインプリント用樹脂製モールド。
- 基板と、前記基板上に形成され、表面に凹凸パターンを有する樹脂層と前記樹脂層の少なくとも凹凸パターンを有する面上に均一な厚さで形成された無機物層と、前記無機物層の少なくとも凹凸パターンを有する面上に均一な厚さで形成された剥離剤層とを有することを特徴とするインプリント用樹脂製モールド。
- 前記剥離剤層の厚さが、0.5~20nmであることを特徴とする請求項1または2に記載のインプリント用樹脂製モールド。
- 前記無機物層の厚さが、0.5~100nmであることを特徴とする請求項1~3のいずれかに記載のインプリント用樹脂製モールド。
- 前記無機物層が、SiO2、ZrO2、ZnO、Ta2O5、HfO2、ITO、FTO、TiO2、SiおよびSiCよりなる群から選ばれる少なくとも1種の無機物からなることを特徴とする請求項1~4のいずれかに記載のインプリント用樹脂製モールド。
- 前記剥離剤層が、フッ素系シランカップリング剤、アミノ基又はカルボキシル基を有するパーフルオロ化合物およびアミノ基又はカルボキシル基を有するパーフルオロエーテル化合物よりなる群から選ばれる少なくとも1種の剥離剤からなることを特徴とする請求項1~5のいずれかに記載のインプリント用樹脂製モールド。
- 前記樹脂層が、熱可塑性樹脂、熱硬化性樹脂または光硬化性樹脂からなることを特徴とする請求項1~6のいずれかに記載のインプリント用樹脂製モールド。
- 前記樹脂層が、アクリル系樹脂、スチレン系樹脂、エポキシ系樹脂、ポリエステル系樹脂、オレフィン系樹脂およびポリカーボネート系樹脂よりなる群から選ばれる少なくとも1種の樹脂からなることを特徴とする請求項1~7のいずれかに記載のインプリント用樹脂製モールド。
- 前記基板が、樹脂、ガラス、シリコン、サファイア、窒化ガリウム、カーボンおよび炭化ケイ素よりなる群から選ばれる1種の基板であることを特徴とする請求項2~8のいずれかに記載のインプリント用樹脂製モールド。
- 前記基板が、ポリエチレンテレフタレート、ポリカーボネート、ポリエステル、ポリメタクリル酸メチル、ポリスチレン、ポリオレフィン、ポリイミド、ポリサルフォン、ポリエーテルサルフォンおよびポリエチレンナフタレートよりなる群から選ばれる1種の樹脂であることを特徴とする請求項2~9のいずれかに記載のインプリント用樹脂製モールド。
- 前記剥離剤層表面の純水に対する接触角が100°以上であることを特徴とする請求項1~10のいずれかに記載のインプリント用樹脂製モールド。
- 樹脂層の表面に形成された所望の形状における表面形状の繰り返し単位周期が、10nm~50μmであることを特徴とする請求項1~11のいずれかに記載のインプリント用樹脂製モールド。
- モールドを樹脂層に当接して、該モールドの表面に形成された凹凸パターンを樹脂層の片側の表面に転写する工程と、前記樹脂層の少なくとも凹凸パターンを有する面上に均一な厚さの無機物層を形成する工程と、前記無機物層の少なくとも凹凸パターンを有する面上に均一な厚さの剥離剤層を形成する工程とを含むことを特徴とするインプリント用樹脂製モールドの製造方法。
- 基板上に樹脂層を形成する工程と、モールドを樹脂層に当接して、該モールドの表面に形成された凹凸パターンを樹脂層の表面に転写する工程と、前記樹脂層の少なくとも凹凸パターンを有する面上に均一な厚さの無機物層を形成する工程と、前記無機物層の少なくとも凹凸パターンを有する面上に均一な厚さの剥離剤層を形成する工程とを含むことを特徴とするインプリント用樹脂製モールドの製造方法。
- 樹脂表面に請求項1~12のいずれかに記載のインプリント用樹脂製モールドを当接する工程と、前記樹脂から前記インプリント用樹脂製モールドから剥離する工程とを含むことを特徴とする請求項1~12のいずれかに記載のインプリント用樹脂製モールドの使用方法。
- 前記樹脂が、光硬化性樹脂であることを特徴とする請求項15に記載のインプリント用樹脂製モールドの使用方法。
- ローラーに固定されていることを特徴とする請求項1~12のいずれかに記載のインプリント用樹脂製モールド。
