Description

半導体装置の製造方法
 本発明は、半導体装置の製造方法に関する。
 フラッシュメモリは小さいセルサイズ、大きい記憶容量、および高い衝撃耐性という利点を有しているため、近年、フラッシュメモリに対する需要が急増している。代表的なフラッシュメモリは、コントロールゲート電極と対になるフローティングゲート電極を含んでおり、データ書き込み時にはフローティングゲート電極へ電子が注入され、データ消去時にはフローティングデート電極から電子が放出される。このようなフラッシュメモリはフローティングゲート電極を覆う絶縁膜を更に含んでいる。この絶縁膜によってフローティングゲート電極に注入された電子の漏洩が防止されるため、フラッシュメモリは、外部回路から電力が供給されない限り、長期間にわたってデータを記憶することができる。
 フローティングゲート電極を覆う絶縁膜、例えばトンネル絶縁膜やONO(Oxide-Nitride-Oxide)構造を有する層間容量膜などを厚くすれば、フローティングゲート電極から電子が漏洩し難くなるため、フラッシュメモリのデータ保持特性を向上させることができる。しかし、フローティングゲート電極を覆う絶縁膜を厚くすると、フローティングゲート電極への電子の注入/放出の効率が低下するため、データの書込み特性、消去特性が低下してしまう。
 また、フラッシュメモリの製造過程では、コントロールゲート電極がエッチングによって形成される際に、多結晶シリコンからなるフローティングゲート電極の側壁が露出してしまうため、熱処理を行って側壁を酸化膜で覆う工程が行われる。しかし、この熱処理によりトンネル絶縁膜やONO構造を有する層間容量膜が酸化されて厚くなってしまうので、フローティングゲート電極への電子の注入/放出の効率が低下するという問題が生じる。この問題を解決するため、フローティングゲート電極を形成した後、フローティングゲート電極に窒素をイオン注入し、800℃以上の温度で熱酸化することにより、フローティングゲート電極表面に酸化珪素膜を形成して、フローティングゲート電極と層間容量膜およびトンネル絶縁膜との界面に窒素を偏在させる(すなわち、窒化珪素膜を形成する)技術が提案されている(特許文献1)。

 上記特許文献1のように、フローティングゲート電極に窒素をイオン注入する方法で窒化珪素膜を形成する場合には、フローティングゲート電極と絶縁膜との界面にのみ窒素を偏在させて窒化珪素膜を形成することが可能である。しかし、特許文献1の技術は、窒素注入後に熱処理が不可欠であるため、サーマルバジェットを増大させてしまう懸念があり、また、注入した窒素の分布を厳密に制御することが難しいという点で、不利である。
 一方、シリコン層の表面に薄く窒素を導入して窒化珪素膜を形成する手段として、プラズマ窒化処理が知られており、これをフローティングゲート電極の窒化に適用することも可能である。プラズマ窒化処理は、特許文献1のように窒素をイオン注入した後に熱処理する方法に比べて、窒素分布の制御性が高い点で有利である。また、プラズマの使用により、例えば400℃~600℃程度の低温で窒化処理を実施できるため、特許文献1におけるような800℃以上の高温での熱処理による諸問題を回避できる。しかし、プラズマ窒化処理では、選択的な窒化が困難であり、すなわち、被処理体の全露出表面が窒化されてしまうため、窒化が不必要な部分にも窒素含有層が形成されてしまう。このように残存した不必要な窒素含有層が、フラッシュメモリに残存すると、例えば残存した窒素含有層を介して隣接するセル間での電気的な干渉が生じるなど、フラッシュメモリの性能に悪影響を及ぼす場合がある。
 例えば、フラッシュメモリのフローティングゲート電極の表面に窒化珪素膜を形成する場合、シリコン基板上にフローティングゲート電極を形成した後にプラズマ窒化処理を行うと、フローティングゲート電極の表面だけでなく、隣接するセルを分離する素子分離膜の表面も窒化されて窒化酸化珪素膜が形成されてしまう。このため、完成品のフラッシュメモリの素子分離膜には、本来不必要な窒素含有層(窒化酸化珪素膜)が残存する。このように残存した不必要な窒化酸化珪素膜は、隣接するセル間で電気的な干渉を引き起こし、フラッシュメモリのデータ保持性能を低下させてしまう場合がある。
 本発明は上記実情に鑑みてなされ、その目的は、各種半導体装置の製造過程で、プラズマ窒化処理によって形成された窒素含有層を不必要な部位に残存させない半導体装置の製造方法を提供することである。
 本発明の第1の態様は、酸素を含有する素子分離膜によってフィールド領域とアクティブ領域が画定され、前記アクティブ領域に、電極層と、該電極層に接して形成された窒素含有層と、を有する半導体装置の製造方法を提供する。この製造方法は、露出した電極層と露出した素子分離膜とに窒素含有プラズマが作用されて、当該電極層および当該素子分離膜それぞれに窒素含有層が形成されるプラズマ窒化処理工程と、前記電極層の表面に形成された窒素含有層を残しながら前記素子分離膜の表面に形成された窒素含有層が選択的に除去される選択エッチング工程と、を含む。
 本発明の第2の態様は、第1の態様の製造方法であって、前記電極層が主成分としてポリシリコンを含み、該電極層に形成された窒素含有層が窒化珪素である製造方法を提供する。
 本発明の第3の態様は、第1または第2の態様の製造方法であって、前記素子分離膜が主成分として酸化珪素を含み、該素子分離膜に形成された窒素含有層が窒化酸化珪素である製造方法を提供する。
 本発明の第4の態様は、第1から第3の態様のいずれかの製造方法であって、前記選択エッチング工程において、希フッ酸溶液を用いたウエットエッチング処理が行われる製造方法を提供する。
 本発明の第5の態様は、第1から第4の態様のいずれかの製造方法であって、前記プラズマ窒化処理工程において前記電極層に形成された窒素含有層中の窒素濃度が35atom%以上45atom%以下の範囲内にある製造方法を提供する。
 また、本発明の半導体装置の製造方法において、前記電極層が不揮発性メモリのフローティングゲート電極であり、前記窒化珪素膜が該フローティングゲート電極とコントロールゲート電極との間に介在する層間容量膜の一部分を構成するものであることが好ましい。
 本発明の第6の態様は、第1から第5の態様のいずれかの製造方法であって、前記電極層が不揮発性メモリのフローティングゲート電極であり、前記窒化珪素膜が該フローティングゲート電極とコントロールゲート電極との間に介在する層間容量膜の一部分である製造方法を提供する。
 本発明の実施の形態による、半導体装置の製造方法によれば、プラズマ窒化処理によって電極層および素子分離膜の表面にそれぞれ窒素含有層を形成した後、選択エッチング工程を行うことにより、電極層の表面に形成された窒素含有層を残しながら素子分離膜の表面に形成された不必要な窒素含有層を選択的に除去することができる。
 従って、本発明の実施の形態による製造方法によって製造される半導体装置においては不必要な窒素含有層による悪影響例えば隣接するセル間での電気的な干渉が防止され、信頼性を向上することができる。

[第1の実施の形態]
 以下、本発明の実施の形態について添付図面を参照して説明する。図1Aから図1Cは、本実施の形態に係る、半導体装置の製造工程の一部を説明する図面である。図1Aに示したように、シリコン基板101には、例えばSTI(Shallow Trench Isolation)法により凹部(トレンチ)が形成され、この凹部に、実質的に二酸化珪素(SiO)からなる素子分離膜103が埋め込まれ、アクティブ領域とフィールド領域とが分離されている。また、シリコン基板101の表面には、二酸化珪素(SiO)からなる絶縁膜105が形成され、その上にパターニングされた実質的にポリシリコンからなる電極層107が形成されている。
 本実施の形態による、半導体装置の製造方法は、電極層107と、素子分離膜103とが露出しているシリコン基板101に窒素含有プラズマを作用させることにより、電極層107および素子分離膜103の表面にそれぞれ窒素含有層を形成するプラズマ窒化処理工程と、電極層107の表面に形成された窒素含有層を残しながら素子分離膜103の表面に形成された窒素含有層を選択的に除去する選択エッチング処理工程と、を含んでいる。図1Aは、表面がプラズマ窒化処理されているシリコン基板101を示し、図1Bは、プラズマ窒化処理を経たシリコン基板101を示している。プラズマ窒化処理によって、電極層107の表面には窒素含有層としての窒化珪素(SiN)膜109が形成される。ところが、プラズマ窒化処理では、シリコン基板101が高いイオンエネルギーを有するプラズマに晒されるので、素子分離膜103および絶縁膜105の表面も窒化され、素子分離膜103および絶縁膜105の表面に窒素含有層としての窒化酸化珪素膜(SiON)111が形成されてしまう。このようにプラズマ窒化処理では、窒化対象である電極層107のポリシリコンだけでなく、窒化対象ではない素子分離膜103および絶縁膜105の二酸化珪素も窒化されてしまうことが避けられない。
 図1Bに示したように、素子分離膜103および絶縁膜105の表面に形成された不必要な窒化酸化珪素膜111は、その後のプロセス中で除去される場合もあるが、除去されることなく半導体装置(例えばMOSFET)に最終的に残存する場合がある。窒化酸化珪素(SiON)は、緻密な二酸化珪素(SiO)に比べて空孔等の欠陥が多いため、電子を通過させる経路として働きやすい。つまり、残存した窒化酸化珪素膜111中に存在する電気的な欠陥を通して隣接するセルへ電子が漏洩するため、半導体装置の性能が悪化することが懸念される。
 そこで、本実施の形態による、半導体装置の製造方法では、プラズマ窒化処理工程の後に、選択エッチング処理工程を設け、電極層107に形成された窒化珪素膜109を残しつつ、素子分離膜103および絶縁膜105の表面に形成された窒化酸化珪素膜111を除去する。選択エッチング工程により、図1Cに示したように、素子分離膜103および絶縁膜105の表面に形成された窒化酸化珪素膜111が除去される。不必要な窒化酸化珪素膜111を除去することにより、窒化酸化珪素膜111が残存した場合に生じ得る、半導体装置への悪影響(例えば隣接するセル間での電気的な干渉の問題)が防止され、信頼性に優れた半導体装置を製造することができる。
 選択エッチング処理工程は、プラズマ窒化処理工程の直後か、少なくとも後続の加熱を伴う処理が行われる前に実施することが好ましい。窒化酸化珪素膜111が残ったまま加熱を伴う処理を行うと、窒化酸化珪素膜111中の窒素原子が素子分離膜103および絶縁膜105内へと拡散し、素子分離膜103および絶縁膜105の実効的な厚さが減少し、その機能が低下してしまうためである。
 本実施の形態における選択エッチング処理においては、窒化珪素(SiN)と、窒化酸化珪素(SiON)とのエッチング液に対する溶解性の相違が利用される。この選択エッチング処理の選択性に影響を与える主な要因として、ウエットエッチング条件およびプラズマ窒化処理条件が考慮される。
 (1)ウエットエッチング条件;
 ウエットエッチング処理には、エッチング液として酸化珪素を溶解し、窒化珪素を溶解し難い希フッ酸(DHF)を用いることが好ましい。使用する希フッ酸の濃度は、窒素含有層の厚さに依存するが、例えば0.07%以上1%以下の範囲内が好ましく、0.1%以上0.3%以下の範囲内がより好ましい。また、希フッ酸による処理時間は、窒素含有層の厚さや希フッ酸の濃度に依存するが、窒化酸化珪素膜111を除去し、かつ窒化珪素膜109を出来るだけ残存させることができるように(つまり、時間的マージンを考慮して)例えば10秒以上の範囲内が好ましく、30秒以上300秒以下の範囲内がより好ましく、150秒以上210秒以下の範囲内が更に好ましい。
 (2)プラズマ窒化処理条件;
 プラズマ窒化処理は、生成されるプラズマの電子温度がウエハ表面で0.7eV以上2eV以下であり、制御性良く数nm(例えば2nm以上5nm以下)の厚さ(深さ)範囲で、かつ一定レベル以上の比較的高濃度(例えば35atom%以上、好ましくは40atom%以上の濃度)で窒素を導入できる方法を採用することが好ましい。このような観点から、本実施の形態では、プラズマ窒化処理に、複数のスロットを有する平面アンテナ(例えばラジアルラインスロットアンテナ(RLSA))により処理室内にマイクロ波を導入してマイクロ波励起プラズマを形成させるプラズマ処理装置が用いられる。なお、プラズマ窒化処理には、誘導結合プラズマ(Inductively Coupled Plasma(ICP))方式のプラズマ処理装置を利用しても良い。
 次に、プラズマ窒化処理について説明する。まず、電極層107と素子分離膜103とが形成されたウエハWを準備し、このウエハWをプラズマ処理装置に搬入する。次に、プラズマ処理装置のチャンバ内を減圧排気しながら、ガス供給機構から、不活性ガスおよび窒素含有ガスを所定の流量でそれぞれチャンバ内に導入する。このようにして、チャンバ内を所定の圧力に調節する。
 次に、マイクロ波発生装置で発生させた所定の周波数、例えば2.45GHzを有するマイクロ波を、マッチング回路と導波管を介して平面アンテナに供給する。平面アンテナから透過板を通してチャンバ内に放射されたマイクロ波により、チャンバ内に、不活性ガスおよび窒素含有ガスのプラズマが励起される。このマイクロ波励起プラズマは、略1×1010~5×1012/cmの高い密度と、ウエハW近傍における略1.2eV以下の低電子温度とを有している。このようなマイクロ波励起高密度プラズマは、下地膜へのイオン等によるプラズマダメージが少ない。そして、プラズマ中の活性種例えばイオンやラジカル等によりウエハW表面に形成された電極層107および素子分離膜103に対してプラズマ窒化処理が行われる。
 プラズマ窒化処理の処理ガスとしては、希ガスと窒素含有ガスとを含むガスを用いることが好ましい。希ガスとしてArガスを使用し、窒素含有ガスとしてNガスを使用することが好ましい。このとき、全処理ガスに対するNガスの体積流量比率は、形成すべき窒化酸化珪素膜111(図1B)中の窒素濃度を高くする観点から、1%以上90%以下の範囲内が好ましく、2%以上20%以下の範囲内がより好ましい。例えば直径200mm以上のウエハWを処理する場合には、Arガスの流量は200mL/min(sccm)以上2000mL/min(sccm)以下の範囲内、Nガスの流量は10mL/min(sccm)以上2000mL/min(sccm)以下の範囲内において、上記流量比になるように設定することができる。
 また、プラズマ窒化処理時のプラズマ処理装置のチャンバ内の圧力は、プラズマのイオン性を強め、窒素含有層中の窒素濃度を高くする観点から、1.3Pa以上667Pa以下の範囲内が好ましく、13.3Pa以上400Pa以下の範囲内がより好ましい。
 また、マイクロ波のパワー密度は、プラズマを安定して維持するため、1.4W/cm以上7W/cm以下の範囲内が好ましい。なお、マイクロ波のパワー密度は、透過板の面積1cmあたりに供給されるマイクロ波パワーを意味する(以下、同様である)。例えば直径200mm以上のウエハWを処理する場合には、マイクロ波パワーを1000W以上5000W以下の範囲内とすることが好ましい。
 また、ウエハWの加熱温度は、上記のチャンバ内に設けられウエハWが載置される載置台の温度として、例えば200℃以上600℃以下の範囲内に設定することが好ましく、400℃以上500℃以下の範囲内に設定することがより好ましい。
 以上の手順でプラズマ窒化処理が終了した後、窒化されたウエハWをプラズマ処理装置から搬出する。
 次に、プラズマ窒化処理の条件が、選択的エッチングに与える影響について図2および図3を参照しながら説明する。まず、シリコン基板上に、二酸化珪素膜(SiO)、アモルファスシリコン膜(a-Si)またはポリシリコン膜(Poly-Si)をそれぞれ堆積させてサンプル「SiO」、サンプル「a-Si」およびサンプル「Poly-Si」を準備した。これらの膜の厚さは20nm以上30nm以下の範囲内とした。また、膜が堆積されていないシリコン基板(Bare-Si)もサンプル「Bare-Si」として準備した。
 次に、各サンプルに対して種々の条件でプラズマ窒化処理を行い、各サンプルの表面に窒素含有層を形成した。プラズマ窒化処理の条件は以下のとおりである。

 窒素含有層(SiN膜、SiON膜)を形成した各サンプルを、0.125体積%の希フッ酸(DHF)溶液に浸漬することにより、ウエットエッチングした。エッチング時間は60秒、180秒および300秒とした。ウエットエッチングの後、窒素含有層中の窒素濃度をXPS(X線光電子分光)法により測定した。各窒素含有層中の窒素濃度(atom%)とエッチング時間との関係について、条件1でプラズマ窒化処理を行った場合の結果を図2Aに示し、条件2でプラズマ窒化処理を行った場合の結果を図2Bに示した。
 図2Aおよび図2Aから、シリコンを窒化処理したサンプル「Poly-Si」、サンプル「a-Si」およびサンプル「Bare-Si」のエッチングレートは、二酸化珪素を窒化処理したサンプル「SiO」のエッチングレートとは大きく異なることが分かる。サンプル「SiO」に着目すると、図2Aでは180秒で、図2Bでは60秒で窒素濃度がほぼゼロとなり、窒素含有層(窒化酸化珪素膜)が除去されている。これに対して、シリコンを窒化処理したサンプル「Poly-Si」、サンプル「a-Si」およびサンプル「Bare-Si」では、同じエッチング時間でほとんど窒素濃度が低下しておらず、窒素含有層(窒化珪素膜)がほぼ残存していた。これにより、窒化酸化珪素膜が選択的に除去されたことが分かる。
 また、条件1でプラズマ窒化処理が行われた図2Aと、条件2でプラズマ窒化処理が行われた図2Bとを比較すると、図2Aでは、シリコンを窒化処理したサンプル「Poly-Si」、サンプル「a-Si」およびサンプル「Bare-Si」における窒素濃度は、エッチング時間が長くなっても大きく減少することがなく、窒化珪素膜を残存させる選択的エッチングの視点から好ましいことが示された。条件1では20Paの比較的低い圧力であっても90秒間プラズマ窒化処理を行ったことにより、エッチング開始時点での窒素濃度は、図2Aに示したように、サンプル「Poly-Si」、サンプル「a-Si」およびサンプル「Bare-Si」のいずれにおいても40atom%を超えていたが、条件2でプラズマ窒化処理を行った場合は、サンプル「Poly-Si」およびサンプル「a-Si」のエッチング開始時点での窒素濃度は、図2(b)に示したように、共に40%未満であった。
 以上から、残存させる窒化珪素膜においてエッチング処理後の窒素濃度が減少するのを出来るだけ防止する目的で、膜中の窒素濃度を出来るだけ高くできるようなプラズマ窒化処理条件(例えばプラズマ中の窒素イオン成分が多くなる条件、または電子温度が高くなる条件)を選択することが好ましいと考えられる。これを更に検討するため、図3に、条件1~条件6でプラズマ窒化処理を行ったサンプル「Poly-Si」およびサンプル「a-Si」について、エッチング開始時点における膜中の窒素濃度と、エッチング終了時点(サンプル「SiO」の窒素濃度が略ゼロになった時点)における窒素含有層の物理膜厚との関係を示した。この図3から、選択的エッチング終了時点で残存させる窒素含有層(サンプル「Poly-Si」およびサンプル「a-Si」の窒化珪素膜)の膜厚を十分に確保するためには、プラズマ窒化処理によって窒素含有層中の窒素濃度を35atom%以上(例えば35atom%以上45atom%以下、好ましくは40atom%以上45atom%以下)にしておくことがよいと考えられる。
 以上の結果から、窒化珪素膜中の窒素濃度を高くすることにより、ウエットエッチングの高い選択性を得るためには、プラズマ窒化処理における圧力は例えば、13.3Pa以上400Pa以下の範囲内に設定することが好ましく、処理時間は例えば30秒以上240秒以下の範囲内に設定することが好ましく、窒素ガスの流量比率は1%以上20%以下の範囲内に設定することが好ましいと考えられる。
 なお、プラズマ窒化処理工程では、RLSA方式のプラズマ処理装置の代わりに、ICP方式のプラズマ処理装置を用いることもできる。ICP方式のプラズマ処理装置を用いる場合、高周波電力の周波数は400kHz以上60MHz以下(例えば、13.56MHz)の範囲内が好ましく、高周波パワーは50W以上2000W以下の範囲内が好ましい。また、処理温度(載置台の温度)は、100℃以上600℃以下の範囲内が好ましく、処理圧力は、0.13Pa以上667Pa以下の範囲内が好ましい。処理ガスとしては、ArガスとNガスを用いることが好ましく、Arガス流量は100mL/min(sccm)以上2000mL/min(sccm)以下の範囲内が好ましく、N流量は、1mL/min(sccm)以上500mL/min(sccm)以下の範囲内が好ましい。例えば、ICP方式のプラズマ処理装置を用い、高周波電力の周波数13.56MHz、高周波パワー500W、処理温度400℃、処理圧力6.7Pa、Arガス流量1000mL/min(sccm)、Nガス流量50mL/min(sccm)の条件でプラズマ窒化処理を実施し、その後、上記と同じ条件で選択エッチング処理を行った結果、不必要な窒素含有層(酸化窒化珪素膜)を選択的に除去することができた。従って、ICP方式のプラズマ処理装置も、RLSA方式のプラズマ処理装置と同様に、本実施の形態の半導体装置の製造方法に適用可能である。
 以上説明したように、本実施の形態の半導体装置の製造方法によれば、残存した不必要な窒素含有層により引き起こされる悪影響、例えば隣接するセル間での電気的な干渉を防止し、信頼性に優れた半導体装置を製造することができる。
[第2の実施の形態]
 次に、図4から図8を参照しながら、本発明の実施の形態による、半導体装置の製造方法が適用された、不揮発性メモリの製造工程について説明する。図4は、本発明の実施の形態による製造方法を適用して製造可能なフラッシュメモリの概略構成を示す断面図である。このフラッシュメモリ200は、フローティングゲート電極とコントロールゲート電極の間に介在する層間容量膜として、NONON(窒化珪素膜-酸化珪素膜-窒化珪素膜-酸化珪素膜-窒化珪素膜)の積層構造を有している。
 フラッシュメモリ200では、シリコン基板201に例えばSTI(Shallow Trench Isolation)法により凹部(トレンチ)が形成されており、その内部には、ライナー酸化珪素膜203を介して素子分離膜205が埋め込まれている。シリコン基板201の凸部の上(隣接する2つの凹部の間)には、トンネル絶縁膜207を介して例えばポリシリコンからなるフローティングゲート電極209が形成されている。電荷を蓄積する部分であるフローティングゲート電極209は、層間容量膜221によって覆われている。層間容量膜221は、内側から順に積層された第1の窒化珪素膜211、第1の酸化珪素膜213、第2の窒化珪素膜215、第2の酸化珪素膜217および第3の窒化珪素膜219を有している。そして、層間容量膜221の上には例えばポリシリコンからなるコントロールゲート電極223が形成され、フラッシュメモリ200が構成されている。図4から明らかなように、第1の窒化珪素膜211は、フローティングゲート電極209の表面を覆うように形成されているが、素子分離膜205上には形成されていない。このような構造により、フラッシュメモリ200では、隣接するセル間での干渉、具体的には電子の移動を抑制することができ、優れたデータ保持特性を奏することができる。この点については後述する。
 次に、図5~図8を参照しながら、フラッシュメモリ200の製造工程を説明する。図5は、プラズマ窒化処理の対象となるウエハWの要部の断面構造を示している。シリコン基板201には、トンネル絶縁膜207を介してポリシリコンを主成分とするフローティングゲート電極209が形成されている。トンネル絶縁膜207およびフローティングゲート電極209は、既知の成膜処理、フォトリソグラフィー技術およびエッチング処理によって形成できる。
 シリコン基板201の凹部の内面はライナー酸化珪素膜203で覆われ、このライナー酸化珪素膜203で覆われた凹部が素子分離膜205で埋め込まれている。素子分離膜205は、フラッシュメモリメモリ200においてアクティブ領域とフィールド領域とを画定している。素子分離膜205は、例えばHDP-CVD(High Density Plasma Chemical Vapor Deposition)法や、SOG(Spin-On-Glass)法により二酸化珪素(SiO)膜を形成した後、希フッ酸などを用いてウエットエッチングし、エッチバックすることにより形成されている。
 次に、図5の状態のウエハW(シリコン基板201)のフローティングゲート電極209のポリシリコンに対してプラズマ窒化処理を行う。プラズマ窒化処理によって、図6に示すように、窒素含有層212が形成される。窒素含有層212は、フローティングゲート電極209の表面と素子分離膜205の表面に形成される。この場合、ポリシリコンを主成分とするフローティングゲート電極209の表面には、窒化珪素(SiN)の窒素含有層212aが形成される。一方、二酸化珪素(SiO)からなる素子分離膜205の表面には、窒化酸化珪素(SiON)の窒素含有層212bが形成される。窒素含有層212を形成するプラズマ窒化処理は、第1の実施の形態と同様のプラズマ処理装置を用い、第1の実施の形態と同様の条件で行うことができる。
 次に、窒素含有層212bに対する選択エッチング処理を行う。図7は、選択エッチング処理後のウエハW(シリコン基板201)を示している。選択エッチング処理は、第1の実施の形態と同様の条件で行うことができる。選択エッチング処理によって、素子分離膜205表面に形成されていた窒素含有層212b(破線で示した部分)が選択的に除去されるが、フローティングゲート電極209の表面の窒素含有層212aはほとんど除去されずに残存する。この選択エッチング処理には、エッチング液(希フッ酸)に対する、窒化珪素(SiN)と窒化酸化珪素(SiON)との溶解性の相違が利用される。残存した窒素含有層212aは、フラッシュメモリ200において層間容量膜221の一部分である第1の窒化珪素膜211となる(図4参照)。
 選択エッチング処理の後、第1の窒化珪素膜211および素子分離膜205の上に、第1の酸化珪素膜213、第2の窒化珪素膜215、第2の酸化珪素膜217および第3の窒化珪素膜219を順次積層し、図8に示すように、層間容量膜221を形成する。第1の酸化珪素膜213は、例えば減圧CVD法などによりHTO(High Temperature Oxide)膜として成膜できる。第2の窒化珪素膜215は、例えば、DCS(ジクロロシラン)を原料とする減圧CVD法などにより成膜できる。第2の酸化珪素膜217は、例えば減圧CVD法などによりHTO(High Temperature Oxide)膜として成膜できる。第3の窒化珪素膜219は、例えばプラズマ窒化法などにより成膜できる。そして、第3の窒化珪素膜219の上に、CVD法、プラズマCVD法などによりコントロールゲート電極223を形成することにより、図4に示した構造のフラッシュメモリ200が製造される。
 次に、本発明の実施の形態による製造方法により製造されたフラッシュメモリ200の長所について、他の方法により製造された比較例のフラッシュメモリを参照しながら説明する。図9は、比較例のフラッシュメモリ300の構造を模式的に示している。フラッシュメモリ300の製造工程においては、プラズマ窒化処理の後、素子分離膜205の表面に形成された窒化酸化珪素(SiON)の窒素含有層212bを除去する工程が設けられていない。このため、フラッシュメモリ300は、層間容量膜221aが窒素含有層212の全体の上に形成されている点で、図4に示したフラッシュメモリ200と相違している。なお、図9に示したフラッシュメモリ300において、図4示したフラッシュメモリ200と同じ構成には同一の符号を付して説明を省略する。
 残存した不必要な窒素含有層212b(窒化酸化珪素膜)は、電子の移動経路として働き、隣接するセル間で干渉を生じさせるため、フラッシュメモリ300のデータ保持特性が低下するという問題が生じる。すなわち、フラッシュメモリ300の隣接するセルで書込み状態が異なる場合(つまり、0または1)に、フローティングゲート電極209に電荷が注入されたセルから、フローティングゲート電極209に電荷が注入されていない隣接するセルへ向け、素子分離膜205に接する窒素含有層212を介して電子が移動し、データ保持特性が低下してしまう。例えば、図9では、素子分離膜205により隔てられた二つのセルのうち、片方(左側)のセルのフローティングゲート電極209に電子が注入された書き込み状態(write;1)とし、他方(右側)のセルのフローティングゲート電極209は、電子が注入されていない消去状態(write;0)である。この状態で長時間放置すると、図9に矢印で示したように、素子分離膜205と第1の酸化珪素膜213との間に残存した窒素含有層212を介して電子が書き込み状態のセルから消去状態のセルへ向けて流れ、書き込み状態(write;1)のセルのしきい値電圧が変化してしまう。すなわち、長時間に亘ってデータを保持できなくなってしまう。
 このようなデータ保持特性の低下が生じる機構は、層間容量膜221aのバリアハイトからも説明できる。図10Aは、比較例のフラッシュメモリ300におけるフローティングゲート電極209とコントロールゲート電極223との間のバンドダイアグラムを模式的に示したものである。フローティングゲート電極209とコントロールゲート電極223との間には、層間容量膜221a中の特に第1の酸化珪素膜213による高いバリアがあるため、電子の層間容量膜221aを通したトンネリング、すなわち電子の漏洩は生じ難い。しかし、プラズマ窒化処理により形成された、フローティングゲート電極209に接する窒素含有層212は、比較的小さいエネルギーバンドギャップを有するため、フローティングゲート電極209に対して比較的低いバリアを提供するに過ぎない。このため、フローティングゲート電極209から窒素含有層212中に僅かではあるが電子が漏洩する。そして、窒素含有層212中の電気的な欠陥を伝わって隣接するセルへ電子が移動していくものと考えられる。
 一方、本発明の実施の形態による製造方法により製造されたフラッシュメモリ200(図4)では、素子分離膜205上の窒素含有層(窒化酸化珪素膜;図6の符号212b)がエッチングによって除去されており、第1の窒化珪素膜211はフローティングゲート電極209の周囲で終端している。それ故、素子分離膜205上の窒素含有層に沿って電子が移動することがなく、隣接するセル間での干渉が防止されている。また、図10Bに示すように、フラッシュメモリ200においては、フローティングゲート電極209に対して、第1の酸化珪素膜213による高いバリアが直接に作用し、フローティングゲート電極209から第1の窒化珪素膜213への電子の漏洩(トンネリング)が十分に低減される。
 以上のように、本発明の実施の形態による製造方法によれば、隣接セル間での干渉を防止することにより優れたデータ保持特性が実現され、フラッシュメモリの信頼性を向上させることができる。
 第2の実施の形態におけるその他の構成、作用および効果は、第1の実施の形態と同様である。
 以上、本発明の実施の形態を参照しながら本発明を説明したが、本発明は上記の実施の形態に制約されることはなく、種々の変形が可能である。例えば、上記の実施の形態では、第1の窒化珪素膜(窒素含有層)を形成する工程で、RLSA方式またはICP方式のプラズマ処理装置を使用したが、生成されるプラズマの電子温度がウエハ表面で0.7eV以上2eV以下であれば、他の方式のプラズマ処理装置を用いてもよく、例えば電子サイクロトロン共鳴(ECR)プラズマ、マグネトロンプラズマ、表面波プラズマ(SWP)等の方式のプラズマ処理装置を利用してもよい。
 また、第2の実施の形態では、層間容量膜221をNONON構造としたが、これに限るものではなく、例えば内側(フローティングゲート電極側)からNONOとなる構造のフラッシュメモリの製造にも、同様に本発明を適用できる。

Claims (6)

  1.  酸素を含有する素子分離膜によってフィールド領域とアクティブ領域が画定され、前記アクティブ領域に、電極層と、該電極層に接して形成された窒素含有層と、を有する半導体装置の製造方法であって、
     露出した前記電極層と露出した前記素子分離膜との表面に窒素含有プラズマが作用されて、当該電極層および当該素子分離膜それぞれの表面に窒素含有層が形成されるプラズマ窒化処理工程と、
     前記電極層の表面に形成された窒素含有層を残しながら前記素子分離膜の表面に形成された窒素含有層が選択的に除去される選択エッチング工程と、
     を含む、半導体装置の製造方法。
  2.  前記電極層が主成分としてポリシリコンを含み、該電極層に形成された窒素含有層が窒化珪素である、請求項1に記載の半導体装置の製造方法。
  3.  前記素子分離膜が主成分として酸化珪素を含み、該素子分離膜に形成された窒素含有層が窒化酸化珪素である、請求項1に記載の半導体装置の製造方法。
  4.  前記選択エッチング工程において、0.07%以上1%以下の範囲の濃度を有する希フッ酸溶液を用いたウエットエッチング処理が行われる、請求項1に記載の半導体装置の製造方法。
  5.  前記プラズマ窒化処理工程において前記電極層に形成された窒素含有層中の窒素濃度が35atom%以上45atom%以下の範囲内にある、請求項1に記載の半導体装置の製造方法。
  6.  前記電極層が不揮発性メモリのフローティングゲート電極であり、前記窒化珪素膜が該フローティングゲート電極とコントロールゲート電極との間に介在する層間容量膜の一部分である、請求項1に記載の半導体装置の製造方法。
