Abstract

 プラズマの逆流の発生、若しくは縦孔部分でのプラズマ励起用ガスの着火をより完全に防止でき、効率の良いプラズマ励起が可能なシャワープレートを提供する。プラズマ処理装置の処理室102に配置され、処理室102にプラズマを発生させるためにプラズマ励起用ガスを放出するシャワープレート105において、プラズマ励起用ガスの放出経路となる縦孔112に、ガス流通方向に連通した気孔を有する多孔質ガス流通体114を装着した。多孔質ガス流通体114の連通した気孔によって形成されたガス流通経路における隘路の気孔径を10μm以下とした。

シャワープレート及びその製造方法、並びにそのシャワープレートを用い たプラズマ処理装置、プラズマ処理方法及び電子装置の製造方法
技術分野
[0001] 本発明は、プラズマ処理装置、とくにマイクロ波プラズマ処理装置に使用するシャヮ 一プレート及びその製造方法、並びにそのシャワープレートを用いたプラズマ処理装 置、プラズマ処理方法及び電子装置の製造方法に関する。
背景技術
[0002] プラズマ処理工程およびプラズマ処理装置は、近年のいわゆるディープサブミクロ ン素子あるいはディープサブクォーターミクロン素子と呼ばれる 0. l ^ m,あるいはそ れ以下のゲート長を有する超微細化半導体装置の製造や、液晶表示装置を含む高 解像度平面表示装置の製造にとって、不可欠の技術である。
[0003] 半導体装置や液晶表示装置の製造に使われるプラズマ処理装置としては、従来よ り様々なプラズマの励起方式が使われて 、る力 とくに平行平板型高周波励起ブラ ズマ処理装置ある 、は誘導結合型プラズマ処理装置が一般的である。しかしこれら 従来のプラズマ処理装置は、プラズマ形成が不均一であり、電子密度の高い領域が 限定されて 、るため大きな処理速度、すなわちスループットで被処理基板全面にわ たり均一なプロセスを行うのが困難である問題点を有している。この問題は、とくに大 径の基板を処理する場合に深刻になる。し力もこれら従来のプラズマ処理装置では、 電子温度が高いため被処理基板上に形成される半導体素子にダメージが生じ、また 処理室壁のスパッタリングによる金属汚染が大きいなど、いくつかの本質的な問題を 有している。このため、従来のプラズマ処理装置では、半導体装置や液晶表示装置 のさらなる微細化およびさらなる生産性の向上に対する厳 、要求を満たすことが困 難になりつつある。
[0004] これに対して、従来より直流磁場を用いずにマイクロ波電界により励起された高密 度プラズマを使うマイクロ波プラズマ処理装置が提案されている。例えば、均一なマイ クロ波を発生するように配列された多数のスロットを有する平面状のアンテナ(ラジア ルラインスロットアンテナ)から処理室内にマイクロ波を放射し、このマイクロ波電界に より処理室内のガスを電離してプラズマを励起させる構成のプラズマ処理装置が提 案されている(例えば特許文献 1を参照)。このような手法で励起されたマイクロ波ブラ ズマではアンテナ直下の広!、領域にわたって高!、プラズマ密度を実現でき、短時間 で均一なプラズマ処理を行うことが可能である。しかもかかる手法で形成されたマイク 口波プラズマではマイクロ波によりプラズマを励起するため電子温度が低ぐ被処理 基板のダメージや金属汚染を回避することができる。さらに大面積基板上にも均一な プラズマを容易に励起できるため、大口径半導体基板を使った半導体装置の製造ェ 程や大型液晶表示装置の製造にも容易に対応できる。
[0005] これらのプラズマ処理装置においては、通常、処理室内にプラズマ励起用ガスを均 一に供給するために、ガス放出経路として複数の縦孔を備えたシャワープレートが使 用されている。し力し、シャワープレートの使用によって、シャワープレート直下に形 成されたプラズマがシャワープレートの縦孔に逆流することがある。縦孔にプラズマが 逆流すると、異常放電やガスの堆積が発生し、プラズマを励起するためのマイクロ波 の伝送効率や歩留まりの劣化が発生してしまうという問題がある。
[0006] このプラズマの縦孔への逆流を防止するための手段として、シャワープレートの構 造の改良が多く提案されて 、る。
[0007] 例えば、特許文献 2には、縦孔先端のガス放出孔の孔径をシャワープレートの直下 に形成されるプラズマのシース厚の 2倍より小さくすることが有効であることが開示さ れている。しかし、ガス放出孔の孔径を小さくするだけでは、プラズマの逆流を防止 する手段としては不十分である。とくに、ダメージを低減し処理速度を高める目的のた めに、プラズマ密度を従来の 1012cm_3程度から 1013cm_3程度に高めようとすると、 プラズマの逆流が顕著となり、ガス放出孔の孔径の制御だけではプラズマの逆流を 防止することはできない。また、微細な孔径のガス放出孔をシャワープレート本体に 孔カ卩ェにより形成することは困難であり、加工性の問題もある。
[0008] また、特許文献 3には、通気性の多孔質セラミックス焼結体力 なるシャワープレー トを使用することも提案されている。これは、多孔質セラミックス焼結体を構成する多 数の気孔の壁によりプラズマの逆流を防止しょうとするものである。 [0009] しかし、この常温 ·常圧で焼結された一般的な多孔質セラミックス焼結体力もなるシ ャワープレートは、その気孔径が数 μ mから数十 μ m程度の大きさまでバラツキが大 きぐさらに最大結晶粒子径が 20 m程度と大きくて組織が均一でないため、表面平 坦性が悪ぐまた、プラズマに接する面を多孔質セラミックス焼結体とすると、実効表 面積が増えてしまい、プラズマの電子'イオンの再結合が増加してしまい、プラズマ励 起の電力効率が悪いという問題点がある。ここで、上記特許文献 3には、シャワープ レート全体を多孔質セラミックス焼結体で構成する代わりに、緻密なアルミナ力もなる シャワープレートにガス放出用の開口部を形成し、この開口部に常温'常圧で焼結さ れた一般的な多孔質セラミックス焼結体を装着し、この多孔質セラミックス焼結体を介 してガスを放出する構造も開示されている。しかし、この構造においても、常温'常圧 で焼結された一般的な多孔質セラミックス焼結体を使用するので、表面平坦性の悪 さから発生する上記の問題点は解消されない。
[0010] さらに、本願出願人は、先に、特許文献 4において、シャワープレートの構造面から ではなくガス放出孔の直径寸法の調整によるプラズマの逆流を防止するための手段 を提案した。すなわち、ガス放出孔の直径寸法を 0. 1〜0. 3mm未満とし、しかも、そ の直径寸法公差を ±0. 002mm以内の精度とすることにより、プラズマの逆流を防 止するとともに、ガスの放出量のバラツキをなくしたものである。
[0011] ところが、このシャワープレートを、プラズマ密度を 1013cm_3に高めた条件で実際 にマイクロ波プラズマ処理装置で使用したところ、図 21〖こ示すよう〖こ、シャワープレー ト本体 600とカバープレート 601との間に形成されたプラズマ励起用ガスを充填する 空間 602とそれに連通する縦孔 603にプラズマが逆流したため力、あるいは空間 60 2と縦穴 603の部分でプラズマ励起用ガスに着火したためとも思われる薄茶色の変 色部分が見られた。

発明の開示 発明が解決しょうとする課題
[0012] 本発明が解決しょうとする課題は、プラズマの逆流の発生、若しくは縦孔部分での プラズマ励起用ガスの着火をより完全に防止でき、効率の良いプラズマ励起が可能 なシャワープレートを提供することにある。
課題を解決するための手段
[0013] 本発明は、プラズマ処理装置内にプラズマを発生させるためにプラズマ励起用ガス を放出するシャワープレートにおいて、プラズマ励起用ガスの放出経路となる縦孔に 、ガス流通方向に連通した気孔を有する多孔質ガス流通体及び適宜複数のガス放 出孔を有するセラミックス部材を装着し、さらにその多孔質ガス流通体の連通した気 孔によって形成されたガス流通経路における隘路の気孔径を 10 μ m以下としたこと によって、プラズマの逆流を防止すると共に、プラズマ励起用ガスをプラズマ処理装 置内にバラツキなくに放出し、均一なプラズマを生成することを可能とした。
[0014] また、ガス放出孔の長さをプラズマ処理装置内における電子の平均自由行程より長 くすることにより、プラズマの逆流を劇的に低減することを可能とした。
[0015] またさらには、シャワープレートに開けた縦孔のガス導入側の角部に面取り加工を 施すことにより、前記角部でのマイクロ波の電界集中に伴う放電、ひいてはプラズマ 励起用ガスの着火現象を防止することを可能とした。
[0016] 上述のように多孔質ガス流通体の隘路の気孔径を 10 μ m以下とすることで、プラズ マ密度を 1013cm_3程度に高めたとしてもプラズマの逆流を防止することが可能とな る。すなわち、この多孔質ガス流通体においては、連通した気孔によりガスの流通性 は確保されているものの、そのガス流通経路はジグザグ状に曲折し、しかも 10 /z m以 下、好ましくは 5 m以下の隘路が介在している。これに対して、プラズマを構成する 電子やイオンは直進性を有して!/ヽるので、プラズマが多孔質ガス流通体に逆流して きたとしても、大部分が気孔の壁に衝突し、さらには気孔の 10 m以下の隘路部で プラズマのすべてが衝突し、それ以上の逆流が阻止される。
[0017] ここで、シャワープレートに、ガス流通方向に連通した気孔を有する多孔質ガス流 通体として通気性の多孔質セラミックス焼結体を使用すること自体は、上記特許文献 3に開示されている。しかし、特許文献 3で使用される一般的な多孔質セラミックス焼 結体は、最大結晶粒子径が 20 m以上であり、連通した気孔によって形成されたガ ス流通経路における隘路の気孔径が優に 10 mを超えるため、プラズマ密度を 1013 cm—3程度に高めた条件下ではプラズマの逆流を完全に防止することはできない。ま た、上述のように、結晶粒子径が比較的大きな一般的な多孔質セラミックス焼結体で は表面平坦性が悪ぐその実効表面積の多さに起因して、プラズマの電子'イオンの 再結合が増力!]してしま 、、プラズマ励起の電力効率が悪くなると 、う問題点がある。
[0018] これに対して、本発明では、プラズマ密度を 1013cm_3に高めた場合のプラズマの シース厚 0. Olmmの 2倍 (20 μ m)に対して、上述のように隘路の気孔径を 10 μ m 以下とすることで、確実にプラズマの逆流を防止すると共に、後述するように、結晶粒 子径が微細で、し力も高純度のセラミックス焼結体力 なる多孔質ガス流通体を使用 することで、表面平坦性を向上させることができ、プラズマの電子'イオンの再結合の 増加によるプラズマ励起の電力効率悪ィ匕の問題を解消できる。
[0019] すなわち、多孔質ガス流通体としては、誘電損失を大きくする不純物を含まない高 純度で、し力も微細結晶組織を有するセラミックス焼結体力 なる通気性の多孔質セ ラミックス焼結体が誘電損失、強度等の点から優れており、例えば、高純度アルミナ 及び微量の粒成長抑制剤や Y O及びムライト等を配合したアルミナ系焼結体、 A1N

焼結体、 SiO焼結体、ムライト焼結体、 SiN焼結体、 SiAlON焼結体等が挙げられ

る。その気孔径の大きさは、シャワープレートの直下に形成されるプラズマのシース厚 の 2倍より小さくすることが好ましい。また、結晶粒子径が微細で組織が均一でバラッ キの無いものが好ましい。とくに、多孔質ガス流通体としては、アルミナ系セラミックス 力 なる多孔質セラミックス焼結体の誘電損失が 1 X 10_3以下、より好ましくは 5 X 10 _4以下で、し力も最大結晶粒子径が 15 m以下、より好ましくは 10 m以下で、しか も平均結晶粒子径が 10 m以下、より好ましくは 5 m以下であり、さらには、気孔率 が 20〜75%の範囲で、平均気孔径が 10 μ m以下かつ最大気孔径が 75 μ m以下 で、ガス流通経路の隘路の気孔径が 10 m以下の材料を用いる。さらには、多孔質 セラミックス焼結体の強度(曲げ強さ)を 30MPa以上とすることにより、気孔部分を除 V、た研削加工面の面粗度 (Ra)を 1. 5 m以下とすることが可能であることから、従 来の多孔質セラミックス焼結体の表面平坦性の悪さや実効表面積の増大に伴う弊害 を解消することができる。上述したような諸特性を有する多孔質セラミックス焼結体は
、一例として 99. 9%以上の高純度 Al O微粉末から比較的容易に製造することが

できる。このような多孔質セラミックス焼結体を使用することで、より確実にプラズマの 逆流を防止することができる。
[0020] このような多孔質ガス流通体は、縦孔のガス放出側に設けたガス放出孔のガス導入 側、あるいは縦孔の先端部に配置することができる。
[0021] ここで、多孔質ガス流通体をガス放出孔のガス導入側に設けると、多孔質ガス流通 体がプラズマと直接的に接することはなぐまた、シャワープレート下面の平坦度を阻 害することもないので、プラズマの電子'イオンの再結合の増加によるプラズマ励起の 電力効率悪ィ匕の問題を解消できる。プラズマ励起用ガスが、ガス放出孔に導入され る前に多孔質ガス流通体に導入されることで、各縦孔毎のプラズマ励起用ガスの圧 力、流速等の諸特性が均一化される。そして、その後、複数のガス放出孔から放出さ れるので、各ガス放出孔毎のプラズマ励起用ガス流量がバラツキなく一定で、シャヮ 一プレートの広い面力 均一な状態でプラズマ処理装置内に放出される。したがって 、シャワープレート直下に均一なプラズマを効率的に生成することができる。言い換え れば、ガス放出孔のガス導入側に、プラズマ励起用ガスの圧力、流速等の諸特性を 均一化させるノ ッファ効果 (緩衝効果)を有する多孔質ガス流通体を配置することで、 ガス放出孔力 放出するガスの流速および流量のバラツキを無くし、生成するプラズ マの均一化を図ることができる。そして、上述のようにシャワープレート直下に均一な プラズマを効率的に生成することができるという利点を有しつつ、ガス放出孔のガス 導入側に配置された微細結晶組織を有するセラミックス焼結体力ゝらなる多孔質ガス 流通体により、縦孔のガス導入側にプラズマが逆流することを防止できる。
[0022] 多孔質ガス流通体をガス放出孔のガス導入側に配置する場合、多孔質ガス流通体 のガス導入側には、ガス放出孔よりも孔径の大き 、ガス通過孔を連続して設けること が好ましい。このガス通過孔は、例えばシャワープレートに設けた横孔カもなるプラズ マ励起用ガスの導入経路から、プラズマ励起用ガスを多孔質ガス流通体側に導くた めの経路となり、その孔径をガス放出孔の孔径よりも大きくすることで、プラズマ励起 用ガスを容易に多孔質ガス流通体側に導くことができ、全体としてのガス導通率を上 げることができる。また、ガスの流体抵抗を低減できるので、圧力ロスが少なぐガスの 供給圧力を低めに設定でき、省エネルギーとなる。
[0023] 本発明にお 、ては、多孔質ガス流通体を縦孔の少なくとも先端部に装着するように することもできる。このように、多孔質ガス流通体を縦孔の少なくとも先端部に装着す ると、プラズマ励起用ガスが多孔質ガス流通体の全面力 放出されるので、放出され るプラズマ励起用ガスの圧力、流速等の諸特性が均一化される。これにより、プラズ マ励起用ガスがバラツキなく均一に放出され、シャワープレート直下に乱流現象のな V、均一なプラズマを生成することが可能となる。
[0024] またこの場合、多孔質ガス流通体の形状は、その上面及び下面が、プラズマ処理 装置内に向力つて平行平面でもよいが、共に凸曲面状または凹曲面状に湾曲した 形状、言い換えれば凸状球殻または凹状球殻の形状とすることが好ましい。このよう に湾曲した形状にすることで、使用時の熱膨張'収縮による応力を変形 (橈み)により 吸収することができ、多孔質ガス流通体及びそれを装着したシャワープレートの割れ 等を防止することができる。また、プラズマ処理装置内に向力つて凸曲面状とした場 合には、プラズマ励起用ガスをより広範囲に放出できるので、より均一なプラズマを生 成することが可能となる。
[0025] さらに、多孔質ガス流通体の上面及び下面を除く外周を、緻密質セラミックス層で 形成してもよい。多孔質ガス流通体はシャワープレートの縦孔に装着する際に、その 外周が崩れて粒子が脱落するおそれがあるので注意を要するが、その外周を緻密 質セラミックス層とすることで、外周が崩れに《なり作業性が向上すると共に、粒子脱 落によるコンタミを防止することが可能となる。
[0026] このような多孔質ガス流通体は、シャワープレートの縦孔の先端部に嵌合または焼 結結合により装着することができる。多孔質ガス流通体とシャワープレートを共に焼結 体の状態で嵌合させる場合には、多孔質ガス流通体の外寸法は、シャワープレート の縦孔の内寸法に対して 0〜一 0. 002mmの寸法として焼嵌め、冷やし嵌めまたは 圧入により嵌合させる。
[0027] あるいは、焼結したシャワープレートの縦孔内に、外周面に耐熱性のセラミックス用 接着剤を塗布した多孔質ガス流通体を装入後、 400°C以上の温度で焼成することに より、強固に接着した状態で装着することもできる。
[0028] また、多孔質ガス流通体とシャワープレートを共に焼結前の段階で装着して、その 後同時に焼結することもできる。すなわち、多孔質ガス流通体については、多孔質ガ ス流通体の原料粉末を成型して所定形状に加工した粉末成形体、その脱脂体また は仮焼結体あるいは焼結体の段階で、シャワープレートについては、シャワープレー トの原料粉末を成型して縦孔を加工形成したグリーン体、その脱脂体または仮焼結 体の段階で、多孔質ガス流通体をシャワープレートの縦孔に装着し、その後同時に 焼結する。この場合、同時焼結時の各部材の収縮率がほぼ同じで、少なくとも多孔 質ガス流通体に締め付け力が作用するように、成型条件あるいはその後の脱脂、仮 焼結の条件を調整する。このように、焼結前の段階で装着して、その後同時に焼結 することで、多孔質ガス流通体をシャワープレートの縦孔に確実に固定することが可 能となる。
[0029] さらに本発明では、複数のガス放出孔が開けられたセラミックス部材をシャワープレ ートに開けた縦孔に装着する構成とすることもできる。すなわち、ガス放出孔をシャヮ 一プレートとは別体のセラミックス部材に形成し、このセラミックス部材をシャワープレ ートに開けた縦孔に装着する。このような構成とすることで、シャワープレートに孔カロ ェによりガス放出孔を形成する場合に比べ、微細で長 ヽガス放出孔を容易に形成す ることができる。なお、ガス放出孔を開けたセラミックス部材は、射出成型や押し出し 成型あるいは特殊な铸込成型等により形成することができる。ガス放出孔の寸法とし ては、その孔径をシャワープレートの直下に形成されるプラズマのシース厚の 2倍以 下とし、かつその長さを処理室における電子の平均自由行程より大きくすることが好 ましい。このように微細で長いガス放出孔を設けることで、そのガス導入側に設けた多 孔質ガス流通体の効果と相まってより確実にプラズマの逆流を防止することができる
[0030] 各縦孔に上述のようなガス放出孔を設けた部材を装着する具体的態様としては、各 縦孔のガス放出側を前記部材で塞ぐようにすることが好ましい。この場合、縦孔のガ ス放出側をガス導入側よりも狭くし、前記部材を当該狭い部分に設けるとともにガス 導入側にも延在させることが好ましい。また、縦孔のガス導入側に、前記部材のガス 放出孔に接するように多孔質ガス流通体を配置することもできる。このような構成にお いて、ガス放出孔の長さはプラズマ処理装置内の電子の平均自由行程より長くし、そ の孔径はシャワープレートの直下に形成されるプラズマのシース厚の 2倍以下とし、 多孔質流通体の気孔の孔径はシャワープレートの直下に形成されるプラズマのシー ス厚以下とすることが好まし 、。
[0031] またさらに、プラズマ励起用ガスのガス流路部分となるシャワープレートの縦孔部分 においては、ガス導入側の角部にマイクロ波の電界が集中するので、前記角部に面 取り加工を施すことで電界集中を防ぎ、プラズマの自己発生すなわちプラズマ励起 用ガスの着火現象を防止することができる。
[0032] そして、上述した本発明のシャワープレートを用いて、プラズマ励起用ガスをプラズ マ処理装置内に供給し、供給されたプラズマ励起用ガスをマイクロ波で励起してブラ ズマを発生させ、該プラズマを用いて酸化、窒化、酸窒化、 CVD、エッチング、ブラ ズマ照射等を基板に処理することができる。 発明の効果
[0033] 本発明によれば、シャワープレートのプラズマ励起用ガスの放出経路となる縦孔に プラズマが逆流することを防止でき、シャワープレート内部での異常放電やガスの堆 積の発生を抑えることができるので、プラズマを励起するためのマイクロ波の伝送効 率や歩留まりの劣化を防止することができる。
[0034] また、プラズマに接する面の平坦度を阻害することがなぐしかもプラズマ励起用ガ スをバラツキなく均一に放出することができるので、均一で効率の良いプラズマ励起 が可能となる。
発明を実施するための最良の形態
[0035] 以下、実施例に基づき本発明の実施の形態を説明する。
実施例 1
[0036] 図 1に、本発明の第一実施例を示す。図 1を参照すると、マイクロ波プラズマ処理装 置が示されている。図示されたマイクロ波プラズマ処理装置は複数の排気ポート 101 を介して排気される処理室 102を有し、処理室 102中には被処理基板 103を保持す る保持台 104が配置されている。処理室 102を均一に排気するため、処理室 102は 保持台 104の周隨こリング状の空間を規定しており、複数の排気ポート 101は空間 に連通するように等間隔で、すなわち、被処理基板 103に対して軸対称に配列され ている。この排気ポート 101の配列により、処理室 102を排気ポート 101より均一に排 気することができる。
[0037] 処理室 102の上部には、保持台 104上の被処理基板 103に対応する位置に、処 理室 102の外壁の一部として、直径力 08mm、比誘電率が 9. 8で、かつ低マイクロ 波誘電損失 (誘電損失が 1 X 10_3以下より好ましくは 5 X 10_4以下)である誘電体の アルミナからなるシャワープレート 105力 シール用の Oリング 106を介して取り付けら れている。また、処理室 102を構成する壁面 107において、シャワープレート 105の 側面に対応する位置に、 2本のシール用の Oリング 108とシャワープレート 105の側 面とにより囲まれたリング状空間 109が設けられている。リング状空間 109はプラズマ 励起用ガスを導入するガス導入ポート 110と連通して 、る。
[0038] 一方、シャワープレート 105の側面には横方向に直径 lmmの多数の横孔 111がシ ャワープレート 105の中心方向に向力つて開けられている。同時に、この横孔 111と 連通するように多数(230個)の縦孔 112が処理室 102へ連通して開けられて 、る。
[0039] 図 2は、シャワープレート 105の上面からみた横孔 111と縦孔 112の配置を示す。
図 3は、横孔 111と縦孔 112の配置を示す斜視模式図である。また、図 4は、縦孔 11 2の詳細を示す。縦孔 112は、処理室 102側に設けられた直径 10mm、深さ 10mm の第一の縦孔 112aと、さらにその先 (ガス導入側)に設けられた直径 lmmの第二の 縦孔 112bとからなり、横孔 111に連通している。さらに、第一の縦孔 112aには、処 理室 102側力もみてアルミナ押し出し成型品からなり複数の直径 50 μ mのガス放出 孔 113aが開けられた高さ 5mmのセラミックス部材 113と、直径 10mm、高さ 5mmの 円柱状の、ガス流通方向に連通した気孔を有する多孔質セラミックス焼結体 114が 順番に装着されている。
[0040] ここで、多孔質セラミックス焼結体 114のガス導入側の第二の縦孔 112bが本願の 請求項 5にいう「ガス通過孔」に対応する。
[0041] 図 1を参照してプラズマ励起用ガスの処理室への導入方法を示す。ガス導入ポート 110より導入されたプラズマ励起用ガスは、リング状空間 109へ導入され、さら〖こは横 孔 111、縦孔 112を介して、最終的には縦孔 112の先端部分に設けられたガス放出 孔 113aから処理室 102へ導入される。

[0069] 図 10に、本発明の第三実施例を示す。図を参照すると、マイクロ波プラズマ処理装 置が示されている。第一および第二実施例と重複する部分は同一符号を付し説明を 省略する。本実施例におけるシャワープレート 301の縦孔 300は、図 11のような構造 をしている。すなわち、プラズマが励起される処理室 102側には、直径 0. 05mm,長 さ 0. 5mmのガス放出孔 300aが開けられており、ガス放出孔 300aのガス導入側は 直径 lmmの孔 300bに接続されている。また、孔 300bのガス導入側の角部には、マ イク口波の電界集中を避けるために、面取り加工 303を施している。そして、直径 lm mの孔 300bの底部に、高さ 5mmの円柱状の、ガス流通方向に連通した気孔を有す る多孔質セラミックス焼結体 302が装着されている。本実施例においてガス放出孔 3 00aは、アルミナからなるシャワープレートに直接開けるので、長さ lmm以上とするの が困難であり、電子の平均自由行程よりも短いため、電子が逆流し、結果として空間 205及び縦孔 300でプラズマが着火されるとともに着火現象が継続保持されることが ある。これを防ぐために、ガス放出孔 300aのガス導入側に第二実施例に用いたのと 同じ材料特性の多孔質セラミックス焼結体 302を設けている。

[0096] 図 17 (b)の例は、第二の縦孔 402bに装着する多孔質セラミックス焼結体 403の形 状を、その上面及び下面が処理室 102に向力つて共に凹曲面状に湾曲した形状とし たものである。また、図 17 (c)の例は、第一の縦孔 402aの先端に設けた大径の第二 の縦孔 402bに装着する多孔質セラミックス焼結体 403の形状を、その上面及び下面 が処理室 102に向力つて共に凸曲面状に湾曲した形状としたものである。ここで、多 孔質セラミックス焼結体 403は、その下端がシャワープレート 400の下面力も突出し な 、ように装着されて 、る。図 17 (b)及び図 17 (c)のように湾曲した形状の多孔質セ ラミックス焼結体 403を使用することで、シャワープレート 400の使用時の熱膨張 ·収 縮による応力を変形 (橈み)により吸収することができ、多孔質ガス流通体 403及びそ れを装着したシャワープレート 400の割れ等を防止することができる。また、図 17 (c) のように、処理室 2に向力 て凸曲面状とした場合には、プラズマ励起用ガスをより広 範囲に放出できるので、より均一なプラズマを生成することが可能となる。なお、図 17 (b)及び図 17 (c)の例においても、多孔質セラミックス焼結体 403のガス導入側に、 複数のガス流通孔が開けられたセラミックス部材または別の多孔質セラミックス焼結 体を設けてもよい。

[0099] 本実施例においては、処理室 102の上部には、保持台 104上の被処理基板 103 に対応する位置に、処理室 102の外壁の一部として、比誘電率が 9. 8で、かつ低マ イク口波誘電損失 (誘電損失が 1 X 10_4以下)である誘電体のアルミナ力もなり、多 数(230個)の開口部、すなわち縦孔 500が形成された板状のシャワープレート 501 力 シール用の Oリング 106を介して取り付けられている。さらに、処理室 102には、 シャワープレート 501の上面側、すなわち、シャワープレート 501に対して保持台 10 4とは反対側に、アルミナからなるカバープレート 202が、別のシール用の Oリング 20 3を介して取り付けられて 、る。
[0100] 図 19は、シャワープレート 501とカバープレート 202の配置を示す斜視模式図であ る。図 18及び図 19を参照すると、シャワープレート 501上面と、カバープレート 202と の間には、プラズマ励起用ガス供給ポート 110から、シャワープレート 501内に開けら れた連通するガス供給孔 204を介して供給されたプラズマ励起用ガスを充填する空 間 205が形成されている。換言すると、カバープレート 202において、カバープレート 202のシャワープレート 501側の面の、縦孔 500およびガス供給孔 204に対応する 位置にそれぞれが繋がるように溝が設けられ、シャワープレート 501とカバープレート 202の間に空間 205が形成される。すなわち、縦孔 500は空間 205に連通するよう に配置されている。
[0101] 図 20は、縦孔 500の詳細を示す。縦孔 500は、処理室 102側から、直径 8mm、高 さ 3mmの第一の縦孔 500aと、直径 10mm、高さ 7mmの第二の縦孔 500bからなり、 第一の縦孔 500aと第二の縦孔 500bの全体に、ガス流通方向に連通した気孔を有 する多孔質セラミックス焼結体 502が嵌合により装着されて 、る。多孔質セラミックス 焼結体 502は、その上面及び下面を除く外周が緻密質セラミックス層 502aで形成さ れており、内部が多孔質部 502bとなっている。多孔質部 502bの構成は、第四実施 例の多孔質セラミックス焼結体 403と同じである。緻密質セラミックス層 502aは、シャ ワープレート 501と同等の特性値を有しており、具体的には、誘電損失が 1 X 10_3以 下、 Al O純度が 99. 95%以上で相対密度が 98%以上の材料で形成した。

[0102] このような外周に緻密質セラミックス層 502aを有する多孔質セラミックス焼結体 502 は、例えば以下の方法により製造できる。
[0103] すなわち、多孔質ガス流通体用に調整した粉末を円筒状ゴム型に充填して冷間静 水圧プレス (CIP)成型した後、外周を加工した円柱状の成形体を、前記ゴム型よりも 一サイズ大きな円筒状ゴム型の中心にセットして、その外側に緻密質セラミックス用の 調整粉末を充填して、再度 CIP成型して得た成形体を所定温度で焼結することによ り、 2重構造の多孔質ガス流通体を得ることができる。なお、中心部の多孔質材料部 と外周の緻密質材料部の焼結収縮が同一となるように、各々の CIP成型条件を設定 することが肝要である。

Claims

請求の範囲
[1] プラズマ処理装置に配置され、前記プラズマ処理装置内にプラズマを発生させるた めにプラズマ励起用ガスを放出するシャワープレートにお 、て、プラズマ励起用ガス の放出経路となる縦孔に、ガス流通方向に連通した気孔を有する多孔質ガス流通体 を装着し、前記多孔質ガス流通体の連通した気孔によって形成されたガス流通経路 における隘路の気孔径が 10 μ m以下であるシャワープレート。
[2] 前記多孔質ガス流通体がアルミナ系材料力 なり、誘電損失が 1 X 10_3以下、平 均結晶粒子径が 10 μ m以下、気孔率が 20〜75%の範囲、平均気孔径が 10 μ m以 下、最大気孔径が 75 m以下、曲げ強さが 30MPa以上である請求項 1に記載のシ ャワープレート。
[3] 前記縦孔のガス放出側にガス放出孔が設けられており、前記多孔質ガス流通体が 前記ガス放出孔のガス導入側に配置されている請求項 1または請求項 2に記載のシ ャワープレート。
[4] 前記ガス放出孔の孔径がシャワープレートの直下に形成されるプラズマのシース厚 の 2倍以下である請求項 3に記載のシャワープレート。
[5] 前記多孔質ガス流通体のガス導入側に、前記ガス放出孔よりも孔径の大きいガス 通過孔を連続して設けた請求項 3または請求項 4のいずれかに記載のシャワープレ ート。
[6] 複数のガス放出孔が開けられたセラミックス部材をシャワープレートに開けた縦孔に 装着してなる請求項 3から請求項 5のいずれかに記載のシャワープレート。
[7] プラズマ処理装置に配置され、前記プラズマ処理装置内にプラズマを発生させるた めにプラズマ励起用ガスを放出する複数のガス放出孔を備えたシャワープレートに おいて、ガス放出孔の長さが前記プラズマ処理装置内における電子の平均自由行 程よりも長いシャワープレート。
[8] ガス放出孔がシャワープレートに開けた縦孔のガス放出側に設けられており、前記 縦孔のガス導入側の角部に面取り加工を施した請求項 1から請求項 7のいずれかに 記載のシャワープレート。
[9] プラズマ処理装置用のシャワープレートであって、複数の縦孔を備え、各縦孔のガ ス放出側は複数のガス放出孔を設けた部材で塞がれ、各ガス放出孔の長さが前記 プラズマ処理装置内の電子の平均自由行程よりも長いシャワープレート。
[10] 前記縦孔の前記ガス放出側はガス導入側よりも狭ぐ前記部材は当該狭い部分に 設けられるとともにガス導入側にも延在している請求項 9に記載のシャワープレート。
[11] 前記部材はセラミックスの押出し成型品である請求項 9または請求項 10に記載のシ ャワープレート。
[12] 前記複数のガス放出孔に接するように前記縦孔のガス導入側に、ガス流通方向に 連通した気孔を有する多孔質ガス流通体を配置した請求項 9から請求項 11の 、ず れかに記載のシャワープレート。
[13] 前記ガス放出孔の孔径がシャワープレートの直下に形成されるプラズマのシース厚 の 2倍以下である請求項 9から請求項 11のいずれかに記載のシャワープレート。
[14] 前記多孔質ガス流通体の気孔の孔径がシャワープレートの直下に形成されるブラ ズマのシース厚以下である請求項 12に記載のシャワープレート。
[15] 前記多孔質ガス流通体が、前記縦孔の少なくとも先端部に、嵌合または焼結結合 することにより装着されている請求項 1または請求項 2に記載のシャワープレート。
[16] 多孔質ガス流通体の上面及び下面が、前記プラズマ処理装置内に向力つて、共に 凸曲面状または凹曲面状に湾曲している請求項 15に記載のシャワープレート。
[17] 多孔質ガス流通体の上面及び下面を除く外周が、緻密質セラミックス層で形成され ている請求項 15に記載のシャワープレート。
[18] 多孔質ガス流通体のガス導入側の縦孔に、ガス流通孔を開けたセラミックス部材ま たは前記多孔質ガス流通体よりも気孔率の大きい別の多孔質ガス流通体を装着した 請求項 15から請求項 17のいずれかに記載のシャワープレート。
[19] 請求項 1に記載のシャワープレートを製造するシャワープレートの製造方法にぉ ヽ て、シャワープレートの縦孔の内寸法に対して 0〜一 0. 002mmの外寸法を有する 多孔質ガス流通体を嵌合により装着するシャワープレートの製造方法。
[20] 請求項 1に記載のシャワープレートを製造するシャワープレートの製造方法にぉ ヽ て、多孔質ガス流通体の原料粉末を成型して所定形状に加工した粉末成形体、その 脱脂体または仮焼結体を、シャワープレートの原料粉末を成型して縦孔を加工形成 したグリーン体の縦孔に装着後、該グリーン体と同時に焼結するシャワープレートの 製造方法。
[21] 請求項 1に記載のシャワープレートを製造するシャワープレートの製造方法におい て、多孔質ガス流通体の原料粉末を成型して所定形状に加工した粉末成形体、その 脱脂体または仮焼結体を、シャワープレートの原料粉末を成型して縦孔を加工形成 したグリーン体の脱脂体の縦孔に装着後、該グリーン体の脱脂体と同時に焼結する シャワープレートの製造方法。
[22] 請求項 1に記載のシャワープレートを製造するシャワープレートの製造方法にぉ ヽ て、多孔質ガス流通体の原料粉末を成型して所定形状に加工した粉末成形体、その 脱脂体または仮焼結体を、シャワープレートの原料粉末を成型して縦孔を加工形成 したグリーン体の仮焼結体の縦孔に装着後、該グリーン体の仮焼結体と同時に焼結 するシャワープレートの製造方法。
[23] 原料粉末を成型して縦孔を加工形成したシャワープレートのグリーン体、脱脂体ま たは仮焼結体の前記縦孔に、複数のガス放出孔またはガス流通孔を有するセラミツ タス部材のグリーン体、脱脂体、仮焼結体または焼結体を装入後、同時に焼結する シャワープレートの製造方法。
[24] 請求項 1から請求項 18の 、ずれかに記載のシャワープレートを配置したプラズマ処 理装置。
[25] 請求項 1から請求項 18のいずれかに記載のシャワープレートを用いてプラズマ励 起用ガスをプラズマ処理装置内に供給し、供給されたプラズマ励起用ガスをマイクロ 波で励起してプラズマを発生させ、該プラズマを用いて酸化、窒化、酸窒化、 CVD、 エッチング、またはプラズマ照射を基板に対して施すプラズマ処理方法。
[26] 請求項 25に記載のプラズマ処理方法によって基板を処理する工程を含む電子装 置の製造方法。
