  (A)フェニレン骨格を有するフェノールアラルキル型エポキシ樹脂、(B)ビフェニレン骨格を有するフェノールアラルキル樹脂、(C)ホスフィン化合物とキノン化合物との付加物を含む硬化促進剤、(D)芳香環を構成する2個以上の隣接する炭素原子にそれぞれ水酸基が結合した化合物、(E)シランカップリング剤、及び(F)無機充填材を必須成分として含むエポキシ樹脂組成物であって、前記(F)無機充填材を全エポキシ樹脂組成物中に84重量%以上、92重量%以下含むことを特徴とする半導体封止用エポキシ樹脂組成物。

明 細 書
エポキシ樹脂組成物及び半導体装置
技術分野
[0001] 本発明は、半導体封止用エポキシ樹脂組成物、及びこれを用いた半導体装置に関 するものである。
背景技術
[0002] 従来からダイオード、トランジスタ、集積回路等の電子部品は、主にエポキシ樹脂組 成物を用いて封止されている。特に集積回路では、エポキシ樹脂、フエノール樹脂、 及び溶融シリカ、結晶シリカ等の無機充填材を配合した耐熱性、耐湿性に優れたェ ポキシ樹脂組成物が用いられている。ところが近年、電子機器の小型化、軽量化、高 性能化の市場動向において、半導体素子の高集積化が年々進み、また半導体装置 の表面実装化が促進されるなかで、半導体素子の封止に用いられているエポキシ樹 脂組成物への要求は益々厳しいものとなってきている。特に半導体装置の表面実装 化が一般的になってきている現状では、吸湿した半導体装置が半田リフロー処理時 に高温にさらされる。更に、環境負荷物質の撤廃の一環として、鉛を含まない半田へ の代替が進められており、従来の半田に比べ融点が高いため表面実装時のリフロー 温度は、従来よりも 20°C程度高ぐ 260°Cが必要とされる。その為、半導体装置が従 来以上に高い温度にさらされることになり、半導体素子やリードフレームとエポキシ樹 脂組成物の硬化物との界面に剥離が発生し、半導体装置にクラックを生じる等、半 導体装置の信頼性を大きく損なう不良が生じ易くなつている。
[0003] 通常、エポキシ樹脂組成物中には難燃性を付与するために臭素含有有機化合物 等のハロゲン系難燃剤、及び三酸化二アンチモン、四酸化二アンチモン等のアンチ モンィ匕合物が配合されていることが多いが、環境負荷物質の撤廃の観点から、ハロ ゲン系難燃剤、アンチモンィ匕合物を使用しないで、難燃性に優れたエポキシ樹脂組 成物の開発が要求されている。これらに代わる環境対応の難燃剤としては、水酸化 アルミニウム、水酸化マグネシウム等の金属水酸化物等が用いられるようになつてき ている。しかし、これらは多量に配合しないと難燃性の効果が発現せず、しかも充分 な難燃性が得られる程度に配合量を増やすとエポキシ樹脂組成物の成形時の流動 性、硬化性及び硬化物の機械強度が低下、耐半田リフロー性を悪化させる恐れがあ る。
[0004] これらの問題に対して、低吸水、可撓性、難燃性を有するレジンを用いて耐半田リ フロー性を向上させる方法が提案されている(例えば、特許文献 1、 2又は 3参照。 ) 力 鉛フリー半田を用いた場合にも対応できるようにするために、無機充填材をより高 充填化しようとすると、流動性が不足するという問題が発生するため、実現が困難で あった。
以上のような状況から、難燃性付与剤を使用することなく高い耐燃性を有し、かつ 流動性を損なうことなぐ鉛フリー半田にも対応可能な高い耐半田リフロー性を有する 半導体封止用樹脂組成物の開発が望まれていた。

発明の開示
[0006] 本発明は、上記のような問題点を解決するためになされたものであり、その目的とす るところは、難燃性付与剤を使用することなく高い耐燃性を有し、かつ流動性を損なう ことなぐ鉛フリー半田にも対応可能な高い耐半田リフロー性を有する半導体封止用 エポキシ樹脂組成物、及びこれを用いて半導体素子を封止してなる信頼性の高い半 導体装置を提供することにある。

[0010] 本発明に従うと、ハロゲン系難燃剤、及びアンチモン化合物、その他の難燃性付与 剤を使用することなぐ難燃グレードが UL—94の V—0となり、かつ流動性を損なうこ となぐ鉛フリー半田にも対応可能な高い耐半田リフロー性を有する半導体封止用ェ ポキシ樹脂組成物、及びこれを用いて半導体素子を封止してなる信頼性の高い半導 体装置を高い生産性で得ることができる。このため、本発明の半導体封止用エポキシ 樹脂組成物は、工業的な樹脂封止型半導体装置、特に鉛フリー半田を使用する表 面実装用の樹脂封止型半導体装置の製造に好適に用いることができる。
[0011] 本発明により得られる半導体封止用エポキシ樹脂組成物は、ハロゲン系難燃剤、 及びアンチモン化合物、その他の難燃性付与剤を使用することなぐ難燃グレードが UL— 94の V— 0となり、かつ流動性を損なうことなぐ鉛フリー半田にも対応可能な 高い耐半田リフロー性を有するため、工業的な樹脂封止型半導体装置、特に鉛フリ 一半田を使用する表面実装用の樹脂封止型半導体装置の製造に好適に用いること ができる。

発明を実施するための最良の形態
[0013] 本発明は (A)—般式(1)で示されるエポキシ樹脂、(B)—般式(2)で示されるフエ ノール樹脂、(C)ホスフィン化合物とキノン化合物との付加物を含む硬化促進剤、(D )芳香環を構成する 2個以上の隣接する炭素原子にそれぞれ水酸基が結合した化合 物、(E)シランカップリング剤、及び (F)無機充填材を必須成分とし、前記 (F)無機充 填材を全エポキシ樹脂組成物中に 84重量%以上、 92重量%以下含むことにより、 ハロゲン系難燃剤、アンチモンィ匕合物、その他の難燃性付与剤を使用することなく難 燃グレードが UL— 94の V— 0となり、かつ流動性を損なうことな 鉛フリー半田にも 対応可能な高い耐半田リフロー性を有する半導体封止用エポキシ樹脂組成物が得 られるものである。
以下、各成分について詳細に説明する。
[0014] 本発明に用レ、られる一般式(1)で示されるエポキシ樹脂は、樹脂骨格が疎水性を 示すので硬化物が低吸湿性を示すと共に、硬化物の架橋点間距離が長くなるため 半田リフロー温度での弾性率が低い特長を有し、このため発生する応力が低く密着 性にも優れるため、耐半田リフロー性が良好であり好ましい。更に、樹脂骨格に占め る芳香族環含有率が高いために、樹脂そのものの難燃性も高い。本発明に用いられ る一般式(1)のエポキシ樹脂の軟ィ匕点は、 35°C以上、 60°C以下であり、好ましくは、 40°C以上、 55°C以下である。一般式(1)のエポキシ樹脂の軟化点が上記範囲内で あると、硬化性が良ぐかつ流動性に優れるという効果がある。
一般式(1)の Rは水素または炭素数 1〜4のアルキル基を示し、互いに同一もしくは 異なっていても良い。 aは 0〜4の整数、 bは 0〜4の整数、 cは 0〜3の整数、 dは 0〜4 の整数、 nは平均値で 0又は 10以下の正数である力 これらの内では硬化性の点か ら式 (3)の樹脂等が好ましい。 nが上記範囲内であると、樹脂の粘度が増大すること による封止成形時における樹脂組成物の流動性の低下を抑えることができ、より一層 の低吸湿化のための無機充填材の高充填化が可能となる。

[0017] また本発明では、一般式(1)で示されるエポキシ樹脂を用いることによる特徴を損 なわない範囲で、他のエポキシ樹脂と併用することができる。併用することができるェ ポキシ樹脂としては 1分子内にエポキシ基を 2個以上有するモノマー、オリゴマー、ポ リマー全般であり、その分子量、分子構造を特に限定するものではなレ、が、例えば、 フエノールノボラック型エポキシ樹脂、オルソクレゾールノボラック型エポキシ樹脂、ナ フトールノボラック型エポキシ樹脂、ビフエ二レン骨格を有するフエノールァラルキル 型エポキシ樹脂、ナフトールァラルキル型エポキシ樹脂(フエ二レン骨格、ビフエ二ノレ 骨格等を有する)、ジシクロペンタジェン変性フヱノール型エポキシ樹脂、スチルベン 型エポキシ樹脂、トリフヱノールメタン型エポキシ樹脂、アルキル変性トリフエノールメ タン型エポキシ樹脂、トリアジン核含有エポキシ樹脂等が挙げられ、これらは 1種類を 単独で用いても 2種類以上を併用してもよい。他のエポキシ樹脂を併用する場合の 配合量としては、全エポキシ樹脂に対して、一般式(1)で示されるエポキシ樹脂が、 7 0重量%以上、 100重量%以下であることが好ましい。一般式(1)で示されるェポキ シ樹脂の配合量が上記範囲内であると、良好な低吸湿性、耐半田リフロー性を得る こと力 Sできる。
[0018] 本発明に用いられる一般式(2)で示されるフエノール樹脂は、フエノール性水酸基 間に疎水性で剛直なビフエ二レン骨格を有しており、これを用いたエポキシ樹脂組成 物の硬化物は低吸湿性を示すと共に、硬化物の架橋点間距離が長くなるためガラス 転移温度を超えた高温域での弾性率が低いという特長を有し、このため発生する応 力が低く密着性にも優れるため、耐半田リフロー性が良好であり好ましい。またこれら のフエノール樹脂は樹脂骨格に占める芳香族環含有率が高いために、樹脂そのもの の難燃性も高く、架橋密度が低レ、割には耐熱性が高いとレ、う特徴を有してレ、る。 一般式(2)の Rは水素または炭素数 1〜4のアルキル基を示し、互いに同一であつ ても異なっていても良い。 aは 0〜4の整数、 bは 0〜4の整数、 cは 0〜3の整数、 dは 0 〜4の整数、 nは平均値で 0又は 10以下の正数である力 これらの内では硬化性の 点から式 (4)の樹脂等が好ましい。 nが上記範囲内であると、樹脂の粘度が増大する ことによる封止成形時における樹脂組成物の流動性の低下を抑えることができ、より 一層の低吸湿化のための無機充填材の高充填化が可能となる。

[0021] 本発明では、一般式(2)で示されるフエノール樹脂を配合することによる特徴を損 なわない範囲で、他のフエノール系樹脂を併用することができる。併用することができ るフヱノール系樹脂としては、 1分子内にフヱノール性水酸基を 2個以上有するモノマ 一、オリゴマー、ポリマー全般であり、その分子量、分子構造を特に限定するもので はないが、例えばフエノールノボラック樹脂、クレゾ一ルノボラック樹脂、ナフトールァ ラルキル樹脂、トリフエノールメタン樹脂、テルペン変性フエノール樹脂、ジシクロペン タジェン変性フエノール樹脂、フエ二レン骨格を有するフエノールァラルキル樹脂等 が挙げられ、これらは 1種類を単独で用いても 2種類以上を併用してもよレ、。他のフエ ノール系樹脂を併用する場合の配合量としては、全フエノール系樹脂に対して、一般 式(2)で示されるフエノール樹脂が 70重量%以上、 100重量%以下であることが好 ましレ、。一般式(2)で示されるフエノール樹脂の配合量が上記範囲内であると、良好 な低吸湿性、耐半田リフロー性を得ることができる。
[0022] 本発明に用いられる全エポキシ樹脂のエポキシ基数と全フエノール系樹脂のフエノ ール性水酸基数の当量比としては、好ましくは 0. 5以上、 2以下であり、特に 0. 7以 上、 1. 5以下がより好ましい。上記範囲内であると、耐湿性、硬化性などの低下を抑 えることができる。
[0023] 本発明に用いられる一般式(1)で示されるエポキシ樹脂と一般式(2)で示されるフ ェノール樹脂とは、予め溶融混合して用いることにより分散性を向上させることができ る。また、特に一般式(1)で示されるエポキシ樹脂として軟ィ匕点が 45°C以下のものを 使用する場合には、上記のように一般式(2)で示されるフエノール樹脂と予め溶融混 合することにより、溶融混合物の軟化点を元の一般式(1)で示されるエポキシ樹脂の 軟ィ匕点より高くすることができ、原料の取り扱い性を向上させることができる。
[0024] 本発明で用いられる硬化促進剤として、ホスフィン化合物とキノン化合物との付カロ 物が必須である。ホスフィン化合物としては、例えば、トリフエニルホスフィン、トリ— p —トリルホスフィン、ジフエニルシクロへキシルホスフィン、トリシクロへキシルホスフィン 、トリブチルホスフィンなどが挙げられる。キノン化合物としては 1, 4_ベンゾキノン、メ チノレ _ 1, 4_ベンゾキノン、メトキシ一 1 , 4_ベンゾキノン、フエ二ノレ一 1, 4_ベンゾ キノン、 1 , 4_ナフトキノンなどが挙げられる。これらホスフィンィ匕合物とキノン化合物 との付加物のうち、トリフエニルホスフィンの 1, 4_ベンゾキノン付加物が好ましレ、。ホ スフイン化合物とキノンィ匕合物との付加物の製造方法としては特に制限はないが、例 えば、原料として用いられるホスフィン化合物とキノンィ匕合物とを両者が溶解する有 機溶媒中で付加反応させて単離すればよい。ホスフィン化合物とキノン化合物との付 加物は、 1種を単独で用いても 2種以上を組み合わせて用いてもよい。
[0025] 本発明で用いられる硬化促進剤として、ホスフィン化合物とキノン化合物との付カロ 物以外の硬化促進剤も、エポキシ基とフエノール性水酸基の反応を促進するもので あれば特に限定なく併用できるが、ホスフィン化合物とキノンィ匕合物との付加物の配 合量は全硬化促進剤に対して 50重量%以上であることが好ましい。ホスフィン化合 物とキノン化合物との付カ卩物以外の硬化促進剤としては、例えば、 1 , 8—ジァザビシ クロ(5, 4, 0)ゥンデセン _ 7等のジァザビシクロアルケン及びその誘導体、トリブチ ノレァミン、ベンジルジメチルァミン等のアミン系化合物、 2—メチルイミダゾール等のィ ミダゾール化合物、トリフエニルホスフィン、メチルジフヱニルホスフィン等の有機ホス フィン類、テトラフェニルホスホニゥム 'テトラフエニルボレート、テトラフェニルホスホニ ゥム'テトラ安息香酸ボレート、テトラフェニルホスホニゥム 'テトラナフトイックアシッドボ レート、テトラフェニルホスホニゥム 'テトラナフトイルォキシボレート、テトラフエニルホ スホニゥム 'テトラナフチルォキシボレート等のテトラ置換ホスホニゥム 'テトラ置換ボレ ート等が挙げられ、これらは 1種又は 2種類以上を併用してもよい。本発明に用いられ る硬化促進剤の配合量は、全エポキシ樹脂組成物の 0. 01重量%以上、 3. 00重量 %以下である。フエノール樹脂が上記範囲内にあると、良好な硬化特性が得られる。
[0026] 本発明に用いられる芳香環を構成する 2個以上の隣接する炭素原子にそれぞれ水 酸基が結合した化合物は、水酸基以外の置換基を有していてもよい。芳香環を構成 する 2個以上の隣接する炭素原子にそれぞれ水酸基が結合した化合物としては、下 記一般式(5)で示される単環式化合物又は下記一般式 (6)で示される多環式化合 物を用いることができる。

[0029] 上記、一般式(5)で示される単環式化合物の具体例として、例えば、カテコール、 ピロガロール、没食子酸、没食子酸エステル又はこれらの誘導体が挙げられる。また 、上記一般式 (6)で示される多環式化合物の具体例として、例えば、 1 , 2—ジヒドロ キシナフタレン、 2, 3—ジヒドロキシナフタレンおよびこれらの誘導体が挙げられる。 そのうち流動性と硬化性の制御のしゃすさから、芳香環を構成する 2個の隣接する炭 素原子にそれぞれ水酸基が結合した化合物が好ましい。また、混練工程での揮発を 考慮した場合、母核は低揮発性で枰量安定性の高レ、ナフタレン環である化合物とす ることがより好ましい。この場合、芳香環を構成する 2個以上の隣接する炭素原子に それぞれ水酸基が結合した化合物を、具体的には、例えば、 1, 2—ジヒドロキシナフ タレン、 2, 3—ジヒドロキシナフタレンおよびその誘導体等のナフタレン環を有する化 合物とすることができる。これらの芳香環を構成する 2個以上の隣接する炭素原子に それぞれ水酸基が結合した化合物は 2種以上併用してもよい。
[0030] 芳香環を構成する 2個以上の隣接する炭素原子にそれぞれ水酸基が結合した化 合物の配合量は全エポキシ樹脂組成物中 0. 01重量%以上 1重量%以下、好ましく は 0. 03重量%以上 0. 8重量%以下、特に好ましくは 0. 05重量%以上 0. 5重量% 以下である。芳香環を構成する 2個以上の隣接する炭素原子にそれぞれ水酸基が 結合した化合物の配合量が上記範囲内であると、後述するシランカップリング剤との 相乗効果により低粘度化と高流動化が図れ、またエポキシ樹脂組成物の硬化が阻害 されず、半導体封止樹脂としての性能を維持することができる。
[0031] 本発明に用いられるシランカップリング剤は、エポキシシラン、アミノシラン、ウレイド シラン、メルカプトシラン等特に限定されず、エポキシ樹脂組成物と無機充填材との 間で反応し、エポキシ樹脂組成物と無機充填材の界面強度を向上させるものであれ ばよい。芳香環を構成する 2個以上の隣接する炭素原子にそれぞれ水酸基が結合し た化合物はシランカップリング剤との相乗効果により、粘度特性と流動特性を著しく 改善させるため、シランカップリング剤は芳香環を構成する 2個以上の隣接する炭素 原子にそれぞれ水酸基が結合した化合物の効果を充分に得るためにも必須である。 これらのシランカップリング剤は単独でも併用してもよい。本発明に用いられるシラン カップリング剤の配合量は、全エポキシ樹脂組成物中 0. 01重量%以上 1重量%以 下、好ましくは 0. 05重量%以上 0. 8以下、特に好ましくは 0. 1重量%以上 0. 6重量 %以下である。シランカップリング剤の配合量が上記範囲内であると、芳香環を構成 する 2個以上の隣接する炭素原子にそれぞれ水酸基が結合した化合物の効果を充 分に発揮することができ、またエポキシ樹脂組成物の硬化物と各種基材との密着性 低下による半導体パッケージにおける耐半田リフロー性の低下を抑えることができる 。或いは、エポキシ樹脂組成物の吸水性の上昇による半導体パッケージの耐半田リ フロー性の低下も抑えることができる。
本発明に用いられる無機充填材の種類については特に制限はなぐ一般に封止材 料に用いられているものを使用することができる。例えば溶融シリカ、結晶シリカ、 2次 凝集シリカ、アルミナ、チタンホワイト、水酸化アルミニウム、タルク、クレー、ガラス繊 維等が挙げられ、これらは 1種類を単独で用いても 2種類以上を併用してもよい。特 に溶融シリカが好ましい。溶融シリカは、破砕状、球状のいずれでも使用可能である 力 含有量を高め、且つエポキシ樹脂組成物の溶融粘度の上昇を抑えるためには、 球状シリカを主に用いる方がより好ましい。更に球状シリカの含有量を高めるために は、球状シリカの粒度分布をより広くとるよう調整することが望ましい。全無機充填材 の含有量は、成形性、信頼性のバランスから全エポキシ樹脂組成物中に 84重量% 以上、 92重量%以下であることが必須であり、好ましくは 87重量%以上、 92重量% 以下である。無機充填材の含有量が上記範囲内であると、エポキシ樹脂組成物が低 吸湿性、低熱膨張性で良好な耐半田性を発揮することができる。また、エポキシ樹脂 組成物の流動性の低下による封止成形時の充填不良等の発生や、エポキシ樹脂組 成物の高粘度化による半導体装置内での金線流れ等の発生を抑えることができる。
[0033] 本発明のエポキシ樹脂組成物は、(A)ないし (F)成分から構成されるが、必要に応 じてカーボンブラック、ベンガラ等の着色剤、シリコーンオイル、シリコーンゴム等の低 応力成分、天然ワックス、合成ワックス、高級脂肪酸及びその金属塩類もしくはバラフ イン等の離型材、酸化ビスマス等水和物等の無機イオン交換体、酸化防止剤等の各 種添加剤を適宜配合してもよい。更に、必要に応じて無機充填材をカップリング剤や エポキシ樹脂あるいはフエノール樹脂で予め表面処理して用いてもよぐ表面処理の 方法としては、溶媒を用いて混合した後に溶媒を除去する方法や、直接無機充填材 に添加し、混合機を用いて混合する方法等がある。
[0034] 本発明に用いるエポキシ樹脂組成物は、(A)〜(F)成分、その他の添加剤等を、ミ キサーを用いて常温混合した後、ロール、ニーダ一等の押出機等の混練機で溶融 混練し、冷却後粉碎して得ることができる。
本発明のエポキシ樹脂組成物を用いて、半導体素子等の電子部品を封止し、半導 体装置を製造するには、トランスファーモールド、コンプレツシヨンモールド、インジェ クシヨンモールド等の従来からの成形方法で硬化成形すればよい。
図 1は、本発明に係るエポキシ樹脂組成物を用いた半導体装置の、断面構造を示 した図である。ダイパッド 2上に、ダイボンド材硬化物 6を介して半導体素子 1が固定さ れている。半導体素子 1の電極パッドとリードフレーム 4との間は金線 3によって接続さ れている。半導体素子 1は、封止材硬化物 5によって封止されている。

をミキサーを用いて混合した後、表面温度が 95°Cと 25°Cの 2本ロールを用いて混練 し、冷却後粉砕してエポキシ樹脂組成物を得た。得られたエポキシ樹脂組成物の特 性を以下の方法で評価した。結果を表 1に示す。

スパイラルフロー:低圧トランスファー成形機を用いて、 EMMI— 1 _ 66に準じたス パイラルフロー測定用の金型に、金型温度 175°C、注入圧力 9. 8MPa、硬化時間 1 20秒の条件でエポキシ樹脂組成物を注入し、流動長を測定した。単位は cm。 80c m以下であると金線流れやパッケージ未充填などの成形不良が生じる可能性がある 硬化性 (ゲル化時間): 175°Cの熱盤上にエポキシ樹脂組成物粉末を 30gのせ、こ れを金属ヘラで練り、ゲルィ匕するまでの時間を測定した。一般的なトランスファ一成 形は 50秒以上、 120秒以下程度で成形されるため、ゲル化時間が 45秒以上の場合 は、成形不良が生じる可能性がある。
[0041] 耐燃性:トランスファー成形機を用いて、成形温度 175°C、注入圧力 9. 8Mpa、硬 ィ匕時間 120秒で、試験片(127mm X 12. 7mm X l . 6mm)を成形し、アフターベー クとして 175°C、 8時間加熱処理した後、 UL—94垂直燃焼試験に準じて∑F、 Fmax を測定し、耐燃性を判定した。
[0042] 耐半田リフロー性: 80pQFP (銅フレーム: 14mm X 20mm X 2mm厚、パッドサイ ズ: 8mm X 8mm、チップサイズ: 7mm X 7mm)を、低圧トランスファー自動成形機を 用いて、実施例、比較例記載の封止樹脂で、金型温度 175°C、注入圧力 9. 6MPa 、硬化時間 90秒で封止成形した後、 175°C、 4時間後硬化し、各 16個のサンプノレを 別々に 85°C、相対湿度 60%の環境下で 168時間と 85°C、相対湿度 85%の環境下 で 168時間処理し、その後、鉛フリー半田を用いた実装を想定し、 IRリフロー(260°C )で 10秒間処理した。得られた図 1に示されるような半導体装置を、超音波探傷装置 を用いて観察し、内部クラック及び各種界面剥離の有無を調べた。内部クラック又は 各種界面の剥離が 1つでも見つかつたものは不良とし、不良パッケージの個数力 ¾個 であるとき、 n/16と表示した。

表 1、 2、 3の配合に従レ、、実施例 1と同様にしてエポキシ樹脂組成物を得て、実施 例 1と同様にして評価した。結果を表 1、 2、 3に示す。
表:!〜 3において、「チップ上剥離」とは、チップ 1と封止材硬化物 5との界面におけ る剥離をいい、「パッド上剥離」とは、ダイパッド 2の上面(チップ搭載面でチップ 1周 辺部)と封止材硬化物 5との界面における剥離をレ、い、「パッド裏剥離」とは、ダイパッ ド 2の下面(チップ搭載面の反対側)と封止材硬化物 5との界面における剥離をレ、い、 「インナーリード上剥離」とは、リードフレーム 4のうち封止材で封止された部分と封止 材硬化物 5との界面における剥離をいう。
実施例 1以外で用いた原材料を以下に示す。

実施例:!〜 13は、いずれも良好な流動性、硬化性、耐燃性及び耐半田リフロー性 を示す結果が得られた。一般式(1)で示されるエポキシ樹脂を用いていない比較例 1及び比較例 2では、硬化性と耐燃性が劣る結果となった。また、比較例 2では耐半 田リフロー性も劣る結果となった。一般式(2)で示されるフエノール樹脂を用いていな い比較例 3では、耐燃性と耐半田リフロー性が若干劣る結果となった。ホスフィン化合 物とキノン化合物との付加物ではない硬化促進剤を用いた比較例 4では、流動性が 低下し、耐半田リフロー性も劣る結果となった。芳香環を構成する 2個以上の隣接す る炭素原子にそれぞれ水酸基が結合した化合物を用いていない比較例 5及び比較 例 6では、流動性が低下し、耐半田リフロー性も劣る結果となった。シランカップリング 剤を用いていない比較例 7では、流動性が低下し、耐半田リフロー性も劣る結果とな つた。無機充填材の含有量が不足している比較例 8では、耐燃性と耐半田リフロー性 が劣る結果となった。無機充填材の含有量が過剰である比較例 9では、流動性の低 下と粘度の上昇が著しぐノ ッケージ成形においては良好な成形品が得られなかつ た。以上より、本発明のエポキシ樹脂組成物を使用することにより、ノ、ロゲン系難燃剤 、及びアンチモン化合物、その他の難燃性付与剤を使用することなく良好な難燃性 が得られ、かつ流動性を損なうことなぐ鉛フリー半田にも対応可能な高い耐半田リフ ロー性を有する半導体封止用樹脂組成物が得られることが判った。

Claims

請求の範囲 (A)—般式(1)で示されるエポキシ樹脂、 (B)—般式 (2)で示されるフエノール樹脂 、(C)ホスフィン化合物とキノン化合物との付加物を含む硬化促進剤、(D)芳香環を 構成する 2個以上の隣接する炭素原子にそれぞれ水酸基が結合した化合物、 (E)シ ランカップリング剤、及び (F)無機充填材、を必須成分とし、前記 (F)無機充填材を 全エポキシ樹脂組成物中に 84重量%以上、 92重量%以下含むことを特徴とする半 導体封止用エポキシ樹脂組成物。 (化 1)
(ただし、上記一般式(1)において、 Rは水素または炭素数 1〜4のアルキル基を示し 、互いに同一もしくは異なっていても良い。 aは 0〜4の整数、 bは 0〜4の整数、 cは 0 〜3の整数、 dは 0〜4の整数。 nは平均値で、 0又は 10以下の正数。)

[4] 前記 (D)芳香環を構成する 2個以上の隣接する炭素原子にそれぞれ水酸基が結合 した化合物が、ベンゼン環又はナフタレン環を構成する 2個以上の隣接する炭素原 子にそれぞれ水酸基が結合した化合物である請求項 1ないし 3のいずれかに記載の 半導体封止用エポキシ樹脂組成物。
[5] ベンゼン環を構成する 2個以上の隣接する炭素原子にそれぞれ水酸基が結合した 前記化合物が、カテコール、ピロガロール、没食子酸、没食子酸エステル、またはこ れらの誘導体である、請求項 4に記載の半導体封止用エポキシ樹脂組成物。
[6] ナフタレン環を構成する 2個以上の隣接する炭素原子にそれぞれ水酸基が結合した 前記化合物が、 1 , 2—ジヒドロキシナフタレンもしくは 2, 3—ジヒドロキシナフタレン、 またはこれらの誘導体である、請求項 4に記載の半導体封止用エポキシ樹脂組成物
[7] 請求項 1ないし 6のいずれかに記載の半導体封止用エポキシ樹脂組成物を用いて 半導体素子を封止してなることを特徴とする半導体装置。
