Abstract
浮遊ゲート及び制御ゲートを有する半導体記憶装置の、占有面積を増加させずに浮遊ゲートと制御ゲートとの容量の比をより一層増大させる半導体記憶装置及びその製造方法を提供することを目的とする。 半導体層の側壁の周囲の全部に形成された浮遊ゲート及び制御ゲートから構成されるメモリセルを有する半導体記憶装置であり、浮遊ゲートを半導体層の底部から離すことにより、制御ゲートを浮遊ゲート下部に形成する。さらに、浮遊ゲート上部に制御ゲートを形成することにより、凹形状の制御ゲートを作る手段を提供する。

不揮発性半導体記憶装置およびその製造方法
技術分野
[0001] 本発明は、不揮発性半導体記憶装置及びその製造方法に関し、より詳細には、浮 遊ゲートと制御ゲートとを備えるメモリトランジスタを用いた不揮発性半導体記憶装置 及びその製造方法に関する。
背景技術
[0002] 従来、 EEPROMのメモリセルとしては、ゲート部に浮遊ゲートと制御ゲートとを有し 、トンネル電流を利用して浮遊ゲートへの電荷の注入、浮遊ゲートからの電荷の放出 を行う MOSトランジスタ構造のデバイスが知られている。このメモリセルでは、浮遊ゲ ートの電荷蓄積状態の相違によるしきい値電圧の相違をデータ" 0"、 "1"として記憶 する。
[0003] 例えば、浮遊ゲートを用いた nチャネルのメモリセルの場合、浮遊ゲートに電子を注 入するには、ソース拡散層を接地し、ドレイン拡散層および制御ゲートに正の高電圧 を印加する。このとき、ドレイン拡散層付近で、シリコン表面力も酸ィ匕膜へのエネルギ 一障壁を越えることができる高 、エネルギーを有する電子、すなわちホットエレクト口 ンが発生し、この電子がシリコン酸ィ匕膜の障壁を越えて制御ゲートの高電圧に引か れて浮遊ゲートに注入される。この電子注入により、メモリセルのしきい値電圧は正方 向に移動する。
[0004] 一方、浮遊ゲートの電子を放出させるには、制御ゲートを接地し、ソース/ドレイン拡 散層又は基板のいずれかに正の高電圧を印加する。このとき、浮遊ゲートからトンネ ル電流によって基板側へ電子が放出される。この電子放出により、メモリセルのしきい 値電圧は負方向に移動する。
[0005] 以上の動作において、電子の注入と放出、すなわち書き込みと消去とを効率良く行 うためには、浮遊ゲートと制御ゲート及び浮遊ゲートと基板との間の容量結合の関係 が重要である。すなわち、浮遊ゲートと制御ゲートとの間の容量が大きいほど、制御 ゲートの電位を効果的に浮遊ゲートに伝達することができ、書き込み及び消去が容
易になる。
[0006] し力しながら、近年の半導体技術の進歩、特に微細加工技術の進歩により、 EEPR
OMのメモリセルの小型化と大容量ィ匕とが急速に進んでいる。
したがって、メモリセル面積を小さくして、カロえて、浮遊ゲートと制御ゲートとの間の 容量を如何に大きく確保するかが重要な問題となっている。
[0007] 浮遊ゲートと制御ゲートとの間の容量を大きくするためには、これらの間のゲート絶 縁膜を薄くするか、その誘電率を大きくする力 又は浮遊ゲートと制御ゲートとの対向 面積を大きくすることが必要である。
しかしながら、ゲート絶縁膜を薄くすることには信頼性上限界がある。また、ゲート絶 縁膜の誘電率を大きくするには、例えば、シリコン酸ィ匕膜に代えてシリコン窒素膜等 を用いることが考えられるが、これも主として信頼性上問題があって実用的でない。
[0008] したがって、十分な容量を確保するために、浮遊ゲートと制御ゲートとの対抗面積 を一定値以上確保することが必要となる力 これは、メモリセルの面積を小さくして EE
PROMの大容量ィ匕を図ることとは相反する。
[0009] そこで、これに対し、半導体基板が格子縞状の溝により分離され、そこに複数の柱 状半導体層をマトリクス状に配列し、その柱状半導体層の側壁を利用してメモリトラン ジスタが構成される EEPROMが提案されている(例えば、非特許文献 1)。このような 構成により、小さい占有面積で、浮遊ゲートと制御ゲートとの間の容量を十分大きく
½保することができる。
[0010] また、この構成において、各メモリセルのビット線に繋がるドレイン拡散層は、それぞ れ柱状半導体層の上面に形成され、溝によって電気的に完全に絶縁されている。さ らに、素子分離領域を小さくすることができ、メモリセルサイズも小さくできる。したがつ て、優れた書き込みと消去の効率を有するメモリセルを集積した大容量ィ匕 EEPROM を得ることができる。

発明が解決しょうとする課題
[0013] ところで、非特許文献 1に記載の構造を示す図 17において、浮遊ゲートの膜厚と制 御ゲートの膜厚との間のカップリング比を大きくするためには、浮遊ゲートと制御ゲー ト間の容量を大きくすればよい。そのためには、浮遊ゲートの膜厚を厚くすればよい 力 浮遊ゲートの膜厚を厚くすると浮遊ゲートの下にある半導体層と浮遊ゲート間の 容量も大きくなつてしまい、結果としてカップリング比は低下してしまう。
[0014] そこで、本発明は、半導体層と浮遊ゲート間の容量を増やすことなぐカップリング 比を増加させることを課題とする。
課題を解決するための手段
[0015] 本発明は、基板上に柱状半導体層を備え、柱状半導体層の側面に平行に配置さ れる浮遊ゲートに関して、
(1)制御ゲートが、浮遊ゲートの柱状半導体層に面する側とは反対の対向面と上部 を覆うように形成されることで、カップリング比を増加させるか;
(2)制御ゲートが、浮遊ゲートの柱状半導体層に面する側とは反対の対向面と、下部 を覆うように形成されることで、浮遊ゲート膜厚に依存する浮遊ゲート下の半導体層と 浮遊ゲートとの間の容量を無くし、半導体層と浮遊ゲート間の容量を増加させずに、 カップリング比の低下を起こさせな 、か;または、
[0016] (3)制御ゲートが、浮遊ゲートの柱状半導体層に面する側とは反対の対向面と上下 部とを覆うように形成されることにより、浮遊ゲートと制御ゲート間の容量を大きくする ことを可能にし、その結果、カップリング比を大きくさせる;
ことにより、上記課題を解決する不揮発性半導体記憶装置を提供する。

発明の効果

発明を実施するための最良の形態

工程 1 :
例えば、シリコンカゝらなる p型半導体基板 (1)に、熱酸化法により厚いシリコン酸化膜 ( 2)を形成する(図 1)。
[0045] 次に、リソグラフィと反応性イオンエッチング (RIE)技術により前記シリコン酸ィ匕膜を p 型半導体基板をエッチングするためのマスクとして形成する(図 2)。
[0046] その後、 RIE技術により p型半導体基板を、例えば、深さ 500nm程度削ることにより シリコン柱を形成する(図 3)。
[0047] 次に、ウエットエッチング技術によりシリコン柱上のエッチングマスクおよびシリコン 酸化物を除去する(図 4a)。そして、熱酸化技術による犠牲酸化とウエットエッチング 技術によりシリコン柱を細くする(図 4b)。

さらに、ゲート酸化を行い、シリコン柱の周囲を含む全表面にゲート酸ィ匕膜 (3)を形 成する(図 4c)。

その後、化学気相成長法 (CVD)技術によりポリシリコン層 (4)を堆積させる(図 5a)。 そして、熱酸ィ匕法により堆積したポリシリコン表面を酸ィ匕して酸ィ匕膜 (5)を形成する(図 5b)。

次に、ポリシリコン表面に形成された酸ィ匕膜を RIE技術により、ポリシリコンの側壁部 分だけが残るようにして他の部分を除去する(図 6a)。

さらに、ウエットエッチング技術によりポリシリコンを削り(図 6b)、浮遊ゲートを形成 する。
なお、この工程において、半導体基板上に複数のメモリセルが存在する場合は、隣 のメモリセルと切り離されて浮遊ゲートがそれぞれ形成される。
その後、ウエットエッチング技術によりポリシリコンの内側以外のシリコン酸ィ匕物を全 て剥離する(図 6c)。

次に、斜めイオン注入により、リン (P)イオンをシリコン柱に注入し、メモリのソース/ド レインとなる拡散層 (7/8)を形成することにより、チャネル、ソース/ドレインカゝらなる第 1 および第 2の半導体層 (6〜8)を形成する(図 7)。
上記のイオン注入の際に、シリコン酸ィ匕膜およびポリシリコン膜がマスクとして機能 し、メモリのチャネル部分 (6)が自己整合的に形成される。
[0053] 形成されたメモリのチャネルの y軸方向の長さがチャネル長となる。
なお、上記のチャネルの長さは、図 6a〜図 6cの各工程で示されたポリシリコン酸化 膜の RIEと、ポリシリコンのウエットエッチングとにより容易に調節できる。
[0054] 工程 7 :
その後、上記の半導体層上に、 CVD技術によりシリコン酸ィ匕物 (9)、シリコン窒化物( 10)、シリコン酸ィ匕物 (9)を、それぞれこの順に堆積させることにより、浮遊ゲートと制御 ゲート間に 3層の絶縁膜 (インターポリ絶縁膜、 ONO膜)を形成する(図 8)。
ここで、上記の 3層力もなる ONO膜の替わりに、 1層のシリコン酸ィ匕物力もなるインタ 一ポリ絶縁膜を形成することもできる。
[0055] 工程 8 :
次に、上記で形成されたシリコン酸ィ匕物の表面上に CVD技術によりポリシリコン層 (1 1)を堆積させて、化学機械研磨 (CMP)技術によりこのポリシリコンの表面を平坦ィ匕す
る(図 9a)。

次いで、リソグラフィと RIE技術により制御ゲートの側面を成形する(図 9b)。その後、 さらに RIE技術によりポリシリコンを成形することにより制御ゲートの上部を形成して図 9cに示す構造物を得る。

さらに、得られた構造物上の表面上にシリコン酸ィ匕物 (13)を CVD技術により堆積さ せる。この工程により、半導体基板上に複数のメモリセルが存在する場合は、隣のメ モリセルと絶縁できる。

次いで、 CMP技術により構造物の上部のシリコン、シリコン酸ィ匕物およびシリコン窒 化物を削ることにより、ドレイン部分を露出させる(図 10a)。

その後、 CVD技術とリソグラフィによりビットライン (14)を形成することにより、制御ゲ ートが、前記浮遊ゲートの対向面と上下部とを覆うように形成されている不揮発性半 導体記憶装置が提供される(図 10b)。
[0060] このようにして得られた半導体装置は、チャネル部分がフローティングになっておら ず、また、浮遊ゲート下部の制御ゲートを挟まずにチャネル部分と平行に配置されて いるため、メモリセル以外にも、トランジスタ部分を有している。
[0061] 図 11〜図 16はそれぞれ、図 10b (実施例 1)に示す不揮発性半導体記憶装置の製 造方法において、製造条件を少し変えることにより得られる本発明の異なる実施の形 態の不揮発性半導体記憶装置の製造例を示す。

実施例 1において、工程 5における条件を変えることにより n型ドレイン拡散層と n型 ソース拡散層との間に p型チャネル力 浮遊ゲートとほぼ同じ長さに形成された図 11 に示す半導体記憶装置が得られる。
[0063] このようにして得られた半導体記憶装置は、チャネル部分がフローティングになって おり、拡散層が浮遊ゲート下部の制御ゲートの横にあるため、トランジスタ部分を有し

次に、実施例 1において、工程 5における条件を変えることにより n型ドレイン拡散層 と n型ソース拡散層との間に p型チャネルが、浮遊ゲート長さより長く形成された図 12 に示す半導体記憶装置が得られる。
[0065] このようにして得られる半導体記憶装置は、チャネル部分がフローティングになって おり、また、浮遊ゲート下部の制御ゲートが浮遊ゲートを挟まずにチャネル部分と平 行に配置されているため、メモリセル以外にも、トランジスタ部分を有している。

実施例 1の工程 7において、シリコン酸ィ匕膜だけを堆積させること以外は、実施例 1 と同様にしてインターポリ絶縁膜が 1層のシリコン酸ィ匕膜のみ力もなる図 13に示す半 導体記憶装置が得られる。
[0067] このようにして得られる半導体記憶装置は、実施例 1で得られる半導体記憶装置の ONO膜をシリコン酸ィ匕膜のみに変えたものであり、そのカップリング比は、実施例 1 の半導体記憶装置に比べ低下するが、製造工程数を減少させることができる。

実施例 1の工程 4において、シリコン酸ィ匕膜およびポリシリコンを、 RIE技術に付して 、半導体基板上にゲート酸化膜を介して配置される浮遊ゲートを形成する。浮遊ゲ ートの厚さはポリシリコンの厚さと実質的に同じである。
次いで工程 7に付して制御ゲートを形成する。次に、制御ゲートをマスクとしてソー ス Zドレイン拡散層形成部分を露出させる。その後、工程 6に付して、柱状半導体層 の上部および浮遊ゲートと制御ゲートの下部分を除く半導体基板の周囲部分にメモ リのドレイン/ソース拡散層を形成する。その後、工程 11と 12の処理に付すことにより 、制御ゲートが、前記浮遊ゲートの対向面と上部とを覆うように形成され、かつ、該浮 遊ゲートと制御ゲートの下が、 p型チャネルからなり、このチャネルの制御ゲートの下 より外側に n型ソース拡散層が形成されている図 14に示す半導体記憶装置が得られ る。
[0069] このようにして得られる半導体記憶装置は、浮遊ゲートの側面と上部に制御ゲート
を有するものであり、実施例 1の半導体記憶装置と比べカツプリング比は低下するが
、製造工程数を減少させることができる。

実施例 1の工程 9において、浮遊ゲートの上部に形成されるインターポリ絶縁膜が 露出するまでエッチングする。次いで工程 10、 11および 12の順に処理して、制御ゲ ートが、前記浮遊ゲートの対向面と下部とを覆うように形成され、かつ、該制御ゲート の下は、 p型チャネルからなり、このチャネルの制御ゲートの下より外側に n型ソース 拡散層が形成されて!、る図 15に示す半導体記憶装置が得られる。
[0071] このようにして得られる半導体記憶装置は、浮遊ゲートの側面と下部に制御ゲート を有するものであり、実施例 1の半導体記憶装置と比べカツプリング比は低下するが 、製造工程数を減少させることができる。

実施例 1の工程 1の後に、基板に対して垂直イオン注入により、リン (P)イオンをシリ コン柱および基板表面に注入し、メモリのソース/ドレイン拡散層 (7/8)を形成し、次い で、工程 6を除き、実施例 1と同様にして工程 2以降の処理に付し、図 16に示す半導 体記憶装置が得られる。
[0073] このようにして得られる半導体記憶装置は、浮遊ゲート上部にもトランジスタ部分を 有しており、メモリセル以外のトランジスタ部分が浮遊ゲート下部のみにあった実施例 1の半導体記憶装置に比べ、同面積を上げることなぐより信頼性を上げることができ る。
[0074] 次に、従来の技術とカップリング比の増加を実現するための本発明の技術との違い を、図 12を用いて説明する。図 12は、本発明による不揮発性半導体記憶装置のうち 、最も高いカップリング比を有する半導体記憶装置を示している。この装置において 、浮遊ゲートが、柱状半導体層の側面に平行に配置され、制御ゲートが、浮遊ゲート の柱状半導体層に面する側とは反対の対向面と、これと隣接する浮遊ゲートの上部 および下部が、絶縁膜 (インターポリ絶縁膜)を介し、覆われた構造を有している。

以下の試験例で製造した各半導体記憶装置について、上記のようにして計算して 比較した結果を図 26〜図 29に示す。

非特許文献 1で実際に試作された柱直径 R = 300nmとゲート長 L = 520nmの半 導体記憶装置と、同条件の本発明の実施例 3による半導体記憶装置(図 12)による 半導体記憶装置に関して、浮遊ゲート膜厚の変化によるカップリング比の変化を比 較して表したグラフを図 26に示す。

このグラフから本発明による半導体記憶装置は、従来技術によるものよりカップリン グ比が大きぐその差は、浮遊ゲート膜厚を厚くすればするほど、さら〖こ大きくなること が判った。

産業上の利用可能性
[0097] 本発明によれば、制御ゲートが浮遊ゲートの上下にあるため、半導体層と浮遊ゲー ト間の容量を増やすことなぐ制御ゲートと浮遊ゲート間の容量だけを増やすことが可 能となり、カップリング比を従来の SGT型フラッシュメモリよりも大きくすることが可能と なる。そのため、書き込み特性が良くなり、理想的なサブスレツショルドスウィング Sの 実現が可能となる。
Claims
[1] 基板上に柱状半導体層を備え、
浮遊ゲートが、柱状半導体層の側面に平行に配置され、
制御ゲートが、浮遊ゲートの柱状半導体層に面する側とは反対の対向面と、これと隣 接する少なくとも他の 1面とを覆うように絶縁膜を介して形成されている不揮発性半導 体記憶装置。
[2] 前記制御ゲートが、前記浮遊ゲートの対向面と、該対向面と隣接する浮遊ゲートの 横幅方向の上部、下部または上下部とを覆うように形成されて!、る請求項 1に記載の 不揮発性半導体記憶装置。
[3] 前記制御ゲートが、前記浮遊ゲートの対向面と上下部とを覆うように形成されている 請求項 1に記載の不揮発性半導体記憶装置。
[4] 前記制御ゲートが、前記浮遊ゲートの対向面と上部とを覆うように形成されている請 求項 1に記載の不揮発性半導体記憶装置。
[5] 前記制御ゲートが、前記浮遊ゲートの対向面と下部とを覆うように形成されている請 求項 1に記載の不揮発性半導体記憶装置。
[6] 前記絶縁膜が、 1層のシリコン酸ィ匕膜、またはシリコン酸ィ匕膜、シリコン窒化膜およ びシリコン酸ィ匕膜の 3層により構成されて 、る請求項 1に記載の不揮発性半導体記 憶装置。
[7] 第 1導電型の半導体基板に柱状半導体層を形成する工程と、
該柱状半導体層の側面に平行に浮遊ゲートを配置する工程と、
該浮遊ゲートの柱状半導体層に面する側とは反対の対向面と、これと隣接する少 なくとも他の 1面とを覆うように絶縁膜を介して制御ゲートを形成する工程とを含む不 揮発性半導体記憶装置の製造方法。
