Abstract

 本発明は、シリコン含有材料よりなる下地層上にタングステン含有材料よりなるエッチング対象層が形成された被処理体に対して、真空引き可能になされた処理容器内にてプラズマの存在下でエッチング処理を施すようにしたエッチング方法において、前記エッチング時のガスとして、塩素含有ガスと酸素含有ガスと窒素含有ガスとが用いられることを特徴とするエッチング方法である。

エッチング方法及びエッチング装置
技術分野
[0001] 本発明は、半導体ウェハ等の被処理体の表面にプラズマにより活性ィ匕されたエツ チングガスを用いてエッチング処理を施すエッチング方法及びエッチング装置に関 する。
背景技術
[0002] 一般に、半導体製品の集積回路を形成するには、半導体ウェハ等の被処理体に 対して、成膜処理、改質処理、酸化拡散処理、エッチング処理等の各種の処理が行 われる。近年の半導体集積回路の更なる高密度化、高微細化、薄膜化及び製品歩 留まり向上の要請に伴って、エッチング処理においても、下地層との選択性を高く維 持しつつ、エッチング形状を設計通りに精度良く形成することが求められている。
[0003] 一般に、エッチング処理を行う場合には、エッチング対象層とその下層に位置する エッチングストッパ層となる下地層との選択性を考慮して、エッチングガスが選定され る。また、エッチング処理を行う時には、低温で処理を行うことができ、且つ、エツチン グ効率を高めるために、プラズマが用いられる傾向にある(特開平 11 - 111689号 公報及び特開 2004— 39935号公報参照)。
[0004] ここで、従来のエッチング方法にっ 、て、例えばゲート電極を形成するためにポリシ リコン層上に形成されたタングステン含有膜をパターンエッチングする場合を例として 説明する。
[0005] 図 8は、被処理体の一部を示す部分拡大断面図である。図 8に示すように、この被 処理体は、シリコン基板等の半導体ウェハ Wよりなる。ここでは、当該半導体ウェハ Wの表面に、ゲート酸ィ匕膜となる SiO 膜 2及びシリコン含有材料である例えばポリシ

リコン層よりなる下地層 4が形成されている。そして、前記下地層 4上に、タングステン 含有材料よりなるエッチング対象層 6が形成されて!、る。このエッチング対象層 6は、 ここでは、例えば下層となる窒化タングステン (WN)膜 6Aと上層となるタングステン( W)膜 6Bとの積層構造を有している。そして、このように形成されたエッチング対象層 6の上面に、例えばゲート電極を形成するためのパターンィ匕されたマスク 8が形成さ れている。マスク 8としては、例えば SiN膜、 SiO 膜、フォトレジスト膜等が用いられる

[0006] さて、前記したような積層構造を有する半導体ウェハ Wに対してエッチング処理が 行われる場合には、従来においては、エッチングガスとして C1 ガスや NF ガスや S

F ガスが用いられ、添加ガスとして下地層との選択性を高めるために O ガス等が
6 2 用いられ、これらのガスがプラズマにより活性ィ匕されてエッチング処理が行われる。ま た、必要に応じて、不活性ガス例えば Arガスが供給される場合もある。また、 O ガス
2 に代えて、 N ガスが用いられる場合もある。

[0007] 前記したような半導体ウェハ Wをエッチングする場合、プラズマによりエッチングガ スがプラズマ化されて活性ィ匕され、発生された活性種がエッチング対象層 6をアタック する。この時、エッチング対象層 6を形成している材料と活性種及び添加ガスとが反 応して、反応生成物が生成される。そして、当該反応生成物は気化してガスとなって 排出され、結果的に、マスク 8によって保護されている部分以外のエッチング対象層 力 S削り取られる。当該エッチングは、ストツバ層として機能する下地層 4の部分で停止 する。
[0008] ところで、エッチング処理時に発生される反応生成物としては、種々の物質がある。
WFや WOC1 等の反応生成物は、比較的揮発性が高いことから問題はないが、エツ

チングガスとして C1系ガスが用いられた時に発生される WO や WC1 O (X, y :正

数)等の反応生成物は、比較的揮発性が低!ヽことから堆積し易!ヽと ヽぅ性質をもって いる。
[0009] ここで、下地層 4との選択比を高めるには、前記したように、 O ガスの流量比を増

加すればよい。しかし、 O ガスの流量比が増加されると、前記 WO や WC1 o 等

の揮発し難い反応生成物がエッチング部分に付着してエッチング形状を劣化させて しまう。また、エッチングガスとして F系ガスが用いられる場合、当該ガスは反応性に 富むことから、エッチング対象層 6が過度に削り取られてアンダーカットが生じてエツ チング形状が劣化してしまう、という問題がある。
[0010] 図 9A乃至図 9Cは、このエッチング処理時のエッチング形状の一例を示す電子顕 微鏡写真とその模式図である。図 9Aは、エッチングが適正に行われて適正なエッチ ング形状が得られた状態の模式図を示す。図 9Bは、エッチングガスとして N が添加
2 された C1 ガスが用いられたときのエッチング形状を示す。この場合、エッチング形状

の側部に WO や WC1 O 等の不揮発性堆積物 10が堆積するという現象が発生し

ている。図 9Cは、エッチングガスとして O が添加された C1 ガスが用いられたときの

エッチング形状を示す。この場合、エッチング形状の側部が円弧状に過度に削り取ら れてアンダーカット部 12が形成されるという現象が発生している。すなわち、図 9B及 び図 9Cに示すように、従来のエッチング方法では、エッチング形状が劣化する場合 がある。一方、エッチングガスとして単に C1 ガスのみが用いられた場合には、選択

比が極端に低下して、下地層であるポリシリコン層をも削り取られてしまう。
[0011] 前記したようなエッチング形状の劣化は、線幅等の寸法の設計ルールがそれ程厳 しくな力つた従来の場合には、それ程問題にならな力つた。しかしながら、微細化が 更に進んで寸法の設計ルールがより厳しくなつてくると、解決が望まれる問題である。 発明の要旨
[0012] 本発明は、以上のような問題点に着目し、これを有効に解決すべく創案されたもの である。本発明の目的は、下地層に対して高い選択性を維持しつつ、しかも、適正な エッチング形状を得ることが可能なエッチング方法及びエッチング装置を提供するこ とにある。
[0013] 本件発明者は、エッチング処理時のエッチングガスと添加ガスとについて鋭意研究 した。その結果、タングステン膜ゃ窒化タングステン膜などのタングステン含有材料よ りなる薄膜をエッチングする場合には、 C1 ガスと O ガスと N ガスとを用いたり、 C1
2 2 2 2 ガスと NO等の酸ィ匕窒素系ガスとを用いることにより、高い選択性及び適正なエッチ ング形状が得られる、という知見を得た。そして、当該知見に基づいて、本件発明者 は本発明を想到するに至った。
[0014] 本発明は、シリコン含有材料よりなる下地層上にタングステン含有材料よりなるエツ チング対象層が形成された被処理体に対して、真空引き可能になされた処理容器内 にてプラズマの存在下でエッチング処理を施すようにしたエッチング方法にぉ ヽて、 前記エッチング時のガスとして、塩素含有ガスと酸素含有ガスと窒素含有ガスとが用 V、られることを特徴とするエッチング方法である。
[0015] 本発明によれば、エッチング時のガスとして塩素含有ガスと酸素含有ガスと窒素含 有ガスとが用いられることにより、下地層に対して高い選択性を維持しつつ、し力も、 適正なエッチング形状を得ることができる。
[0016] この場合、例えば、前記塩素含有ガス及び前記窒素含有ガスの合計流量に対する 前記酸素含有ガスの添加量は、 2. 9〜8. 6%の範囲内であり、前記塩素含有ガス及 び前記窒素含有ガスの合計流量に対する前記窒素含有ガスの流量比は、 50〜80
%の範囲内である。
[0017] あるいは、本発明は、シリコン含有材料よりなる下地層上にタングステン含有材料よ りなるエッチング対象層が形成された被処理体に対して、真空引き可能になされた処 理容器内にてプラズマの存在下でエッチング処理を施すようにしたエッチング方法に おいて、前記エッチング時のガスとして、塩素含有ガスと酸ィ匕窒素系ガスとが用いら れることを特徴とするエッチング方法である。

発明を実施するための最良の形態
[0029] 以下に、本発明に係るエッチング装置及びエッチング方法の実施の形態を添付図 面に基づいて詳述する。
[0030] 図 1は、本発明に係るエッチング装置の一実施の形態を示す構成図である。図 2は 、プラズマ形成手段の平面アンテナ部材を示す平面図である。図 3は、ガス供給手段 のシャワーヘッド部を示す下面図である。ここでは、エッチング装置として、ラジアルラ インスロットアンテナ(RLSA: Radial Line Slot Antenna)方式の平面アンテナ 部材が用いられたエッチング装置が例として説明される。
[0031] 図 1に示すように、本実施の形態のエッチング装置 22は、全体が筒体状に成形さ れた処理容器 24を有している。処理容器 24の側壁や底部は、アルミニウム等の導体 により構成され、接地されている。処理容器 24の内部は、密閉された処理空間 Sとし て構成され、この処理空間 S内にプラズマが形成されるようになっている。
[0032] 処理容器 24内には、上面に被処理体としての例えば半導体ウェハ Wを載置する 載置台 26が収容されている。載置台 26は、例えばアルマイト処理されたアルミニウム 等からなる平坦円板状に形成されている。載置台 26は、処理容器 24の底部より起立 する例えばアルミニウム等よりなる支柱 28に支持されている。 [0033] 処理容器 24の側壁には、処理容器 24の内部に対してウェハを搬入'搬出するた めに開閉するゲートバルブ 30が設けられている。また、処理容器 24の底部には、排 気口 32が設けられている。排気口 32には、圧力制御弁 34及び真空ポンプ 36が順 次介接された排気路 38が接続されている。これにより、必要に応じて、処理容器 24 内を所定の圧力まで真空引きできるようになつている。
[0034] また、処理容器 24の天井部は開口している(開口部を有している)。ここに、マイクロ 波に対しては透過性を有する天板 40が Oリング等のシール部材 42を介して気密に 設けられている。天板 40は、例えば Al O 等のセラミック材等よりなる。天板 40の厚

さは、耐圧性を考慮して、例えば 20mm程度に設定される。
[0035] そして、天板 40の上面に、処理容器 24内でプラズマを立てるためのプラズマ形成 手段 44が設けられている。具体的には、プラズマ形成手段 44は、天板 40の上面に 設けられた円板状の平面アンテナ部材 46を有している。平面アンテナ部材 46上に は、遅波材 48が設けられている。遅波材 48は、マイクロ波の波長を短縮するために 高誘電率特性を有している。遅波材 48の上方及び側方の略全面は、導電性の中空 円筒状容器よりなる導波箱 50によって覆われている。平面アンテナ部材 46は、導波 箱 50の底板として構成され、載置台 26に対向している。導波箱 50の上部には、これ を冷却するための冷媒が流れる冷却ジャケット 52が設けられている。
[0036] 導波箱 50及び平面アンテナ部材 46の周辺部は、共に処理容器 24と導通されてい る。導波箱 50の上面の中心に、同軸導波管 54の外管 54Aが接続されている。同軸 導波管 54の内部の内部ケーブル 54Bは、遅波材 48の中心の貫通孔を通って、平面 アンテナ部材 46の中心部に接続されている。
[0037] 同軸導波管 54は、モード変換器 56及び導波管 58を介して、マッチング(図示せず )を有する例えば 2. 45GHzのマイクロ波発生器 60に接続されている。これにより、平 面アンテナ部材 46へマイクロ波を伝搬できるようになって 、る。マイクロ波の周波数 は、 2. 45GHzに限定されず、他の周波数、例えば 8. 35GHzなど、であってもよい 。導波管 58としては、断面円形或いは断面矩形の導波管や同軸導波管を用いること ができる。そして、導波箱 50内の、平面アンテナ部材 46の上面に設けられた高誘電 率特性を有する遅波材 48は、波長短縮効果によって、マイクロ波の管内波長を短く するように作用する。遅波材 48としては、例えば窒化アルミ等を用いることができる。
[0038] 平面アンテナ部材 46は、 300mmサイズのウェハに対応する場合には、例えば、直 径カ S400〜500mm、厚みが 1〜数 mm程度の導電性材料から構成される。より具体 的には、例えば表面が銀メツキされた銅板或いはアルミ板力も構成され得る。平面ァ ンテナ部材 46には、例えば長溝状の貫通孔よりなる多数のマイクロ波放射孔 62が形 成されている。マイクロ波放射孔 62の配置形態は、特に限定されない。例えば、同心 円状、螺旋状、放射状などに配置され得る。あるいは、平面アンテナ部材全面に均 一になるように分布され得る。図 2に示す例では、 2個のマイクロ波放射孔 62を僅か に離間させて略 Tの字状に配置してなる組力 同心円状に配置されている。この平面 アンテナ部材 46は、いわゆる RLSA (Radial Line Slot Antenna)方式のアンテ ナ構造であり、これにより、高密度プラズマ及び低電子エネルギーという特徴が得ら れる。
[0039] また、載置台 26の上方には、処理容器 24内へエッチング時に必要とされるガスを 供給するためのガス供給手段 64が設けられている。具体的には、ガス供給手段 64 は、図 3に示すように、格子状に形成されたガス流路 66と、リング状のガス流路 66aと 、当該ガス流路 66の途中に形成された多数のガス噴射孔 68と、を有するシャワーへ ッド部 70を備えている。この場合、格子状の各ガス流路 66の両端部カ^ング状のガ ス流路 66aに接続されており、各ガス流路 66には十分にガスが流され得るようになつ ている。また、シャワーヘッド部 70には、前記各ガス流路 66、 66aを避けるような位置 に、上下方向に抜ける多数の開口部 72が形成されている。この開口部 72を介して、 上下方向にガスが流通できるようになって 、る。このようなシャワーヘッド部 70の全体 は、エッチングガスとの関係で耐久性を維持するために、石英やアルミニウム等で形 成され得る。特に、塩素系ガスが用いられる場合には、石英で形成されることが好ま しい。
[0040] 更に、リング状のガス流路 66aには、外部に延びるガス路 74が接続されている。こ のガス路 74は、途中で複数の分岐路に分岐されて、各分岐路には開閉弁 76やマス フローコントローラのような流量制御器 78がそれぞれ介設されつつ各ガス源に接続さ れている。ここで、エッチング時のガスとして、塩素含有ガスと酸素含有ガスと窒素含 有ガスとが用いられる。具体的なガス源としては、塩素含有ガスとして例えば C1 ガス
2 を貯留する C1 ガス源 80A、酸素含有ガスとして例えば O ガスを貯留する O ガス
2 2 2 源 80B、及び、窒素含有ガスとして例えば N ガスを貯留する N ガス源 80Cが用い

られている。尚、前記したようなシャワーヘッド部 70を上下 2段に設けて、その一方か ら O ガスと N ガスとを流し、他方カゝら C1 ガスを流すような構成を採用してもよい。

[0041] また、載置台 26の下方には、ウェハ Wの搬出入時にウェハ Wを昇降させる複数、 例えば 3本、の昇降ピン 82 (図 1においては 2本のみ記す)が設けられている。この昇 降ピン 82は、伸縮可能なベローズ 84を介して容器底部を貫通するように設けられた 昇降ロッド 86によって昇降される。また、載置台 26には、昇降ピン 82を挿通させるた めのピン揷通孔 88が形成されている。
[0042] 載置台 26の全体は、耐熱材料、例えばアルミナ等のセラミック、により構成されてい る。この耐熱材料中に、加熱手段 90が設けられている。本実施の形態の加熱手段 9 0は、載置台 26の略全域に亘つて埋め込まれた薄板状の抵抗加熱ヒータ 92を有し ている。この抵抗加熱ヒータ 92は、支柱 28内を通る配線 94を介して、ヒータ電源 96 に接続されている。
[0043] また、載置台 26の上面側には、内部に例えば網目状に配設された導体線 98を有 する薄い静電チャック 100が設けられている。静電チャック 100の導体線 98は、静電 吸着力を発揮するために、配線 102を介して直流電源 104に接続されている。これ により、載置台 26上詳しくは静電チャック 100上に載置されるウェハ Wが、静電吸着 力により吸着され得るようになつている。一方、配線 102には、エッチング時に例えば 13. 56MHzのバイアス用の高周波電力を静電チャック 100の導体線 98へ印加する ために、バイアス用高周波電源 106をも接続されている。
[0044] そして、このエッチング装置 22の全体の動作は、例えばマイクロコンピュータ等より なる制御手段 108によって制御されるようになっている。この動作を行うコンピュータ のプログラムは、フレキシブノレディスクや CD (Compact Disc)やフラッシュメモリ等 の記憶媒体 110に記憶されている。具体的には、この制御手段 108からの指令によ り、各ガスの供給や流量制御、マイクロ波や高周波の供給や電力制御、プロセス温 度やプロセス圧力の制御等が行われるようになって!/、る。 [0045] 次に、以上のように構成されたエッチング装置 22を用いて行なわれるエッチング方 法について説明する。
[0046] まず、ゲートバルブ 30を介して、半導体ウェハ Wが搬送アーム(図示せず)によって 処理容器 24内に収容される。昇降ピン 82を上下動させることによって、半導体ゥェ ハ Wは載置台 26の上面である載置面に載置される。そして、この半導体ウェハ Wは 、静電チャック 100によって静電吸着される。このウェハ Wでは、図 8に示すように、 下地層 4上にエッチング対象層 6が形成されている。このエッチング対象層 6上に、パ ターンィ匕されたマスク 8が、予め前工程にて形成されて!、る。
[0047] ウェハ Wは、加熱手段 90によって、所定のプロセス温度に維持される。一方、各ガ ス源 80A〜80C力ら C1 ガス、 O ガス及び N ガスがそれぞれ所定の流量でシャヮ

一ヘッド部 70を介して処理容器 24内へ供給される。そして、圧力制御弁 34が制御さ れて、処理容器 24内が所定のプロセス圧力に維持される。これと同時に、プラズマ形 成手段 44のマイクロ波発生器 60が駆動され、マイクロ波発生器 60にて発生されたマ イク口波が、導波管 58及び同軸導波管 54を介して平面アンテナ部材 46に供給され る。平面アンテナ部材 46から処理空間へは、遅波材 48によって波長が短くされたマ イク口波が導入される。これにより、処理空間内にプラズマが発生され、所定のプラズ マを用いたエッチング処理が行われる。
[0048] 詳細には、平面アンテナ部材 46から処理容器 24内へマイクロ波が導入されると、 C 1 、0 、N の各ガスが当該マイクロ波によってプラズマ化されて活性ィ匕され、この

時に発生される活性種によって、ウェハ wの表面に形成されて ヽるタングステン含有 材料よりなるエッチング対象層 6が、マスク 8により保護されている部分を除いて、エツ チングされて除去される。前記各ガスは、載置台 26の周辺部に略均等に拡散しなが ら下方へ流れて行き、排気口 32を介して排気路 38から排出される。また、エッチング 処理に際しては、ノ ィァス用高周波電源 106から静電チャック 100中の導体線 98へ バイアス用の高周波が印加される。これにより、活性種等がウェハ表面に対して直進 性良く引き込まれるため、エッチング形状が崩れるおそれが低減される。
[0049] ここで、本実施の形態においては、エッチングガスとして塩素含有ガスである C1 ガ
2 スが用いられ、添加ガスとして酸素含有ガスである O ガスと窒素含有ガスである N ガスとが用いられているので、ポリシリコン層よりなる下地層 4に対して、窒化タンダス テン膜 6Aとタングステン膜 6Bとの積層構造よりなるエッチング対象層 6が選択性良く エッチングされ得る。一方、そのエッチング形状が崩れることなぐ適正な形状に維持 され得る。換言すれば、本実施の形態によれば、従来方法で発生していた図 9Bに示 すような不揮発性堆積物 10の付着が防止され、また、従来方法で発生していた図 9 Cに示すようなアンダーカット部 12の発生も防止されて、図 9Aに示すような適正なェ ツチング形状を得ることができる。尚、前記各ガスに加えて、不活性ガス、例えば Arガ スゃ Heガス等が添加されてもょ 、。
[0050] 本実施の形態において適切なエッチング処理が実施される理由は、以下のように 考えられる。すなわち、エッチングガスとして C1 ガスが用いられ、下地層 4であるポリ
2
シリコン層との選択比を得るために酸素含有ガスとして o ガスが適切量添加され、ま
2
た、エッチング形状を適切にするために窒素含有ガスとして N ガスが適切量添加さ
2
れることにより、反応生成物として揮発性の低い物質がほとんど発生することなぐ主 として揮発性の高い物質、例えば wo、 wo 等が発生する。これこそ、最適なエッチ
2
ング条件である。また、反応生成物として揮発性の低い物質が一時的に生じたとして も、この物質は N ガスの活性種によって還元されて揮発性の高い物質へと変換され
2
ると考免られる。
[0051] なお、本実施の形態のプロセス条件については、プロセス温度は例えば 60〜80°C の範囲内であり、プロセス圧力は例えば 0. 5〜2Paの範囲内である。
[0052] また、各ガスにっ ヽては、塩素含有ガス (C1 ガス)の流量は、処理容器 2の大きさ

にもよるが、例えばウェハサイズが 300mmの時には 100〜1000sccm程度の範囲 内である。
[0053] また、塩素含有ガス (C1 ガス)及び窒素含有ガス (N ガス)の合計流量に対する

窒素含有ガスの流量比は、 50〜80%の範囲内である。ここで、 N ガスの流量比が

50%よりも少ない場合には、エッチング対象層 6と下地層 4との選択比が十分にとれ なくなって、適正なエッチング形状が得られなくなってしまう。また、 N ガスの流量比
2
が 80%よりも多い場合には、エッチングレートが急激に低下すると同時に、エツチン グ対象層 6の側壁が削られてサイドエッチングが発生してしまう。 [0054] また、塩素含有ガス (CI ガス)及び窒素含有ガス (N ガス)の合計流量に対する
2 2
酸素含有ガス(O ガス)の添カ卩量は、 2· 9
2 〜8. 6%の範囲内である。ここで、 O ガ
2 スの流量比が 2. 9%よりも少ない場合には、エッチングレートが大幅に低下してスル 一プットが十分でなくなってしまう。また、 O ガスの流量比が 8. 6%よりも大きい場合
2
には、側壁にデポが発生してエッチング形状が劣化してしまう。
[0055] ここで、各ガスの流量比に対するエッチング形状の良否及び下地層に対する選択 性について、実際に評価を行った。その評価結果について説明する。
[0056] 図 4は、 C1 ガス及び N ガスの合計流量に対する N ガスの流量比のエッチング

依存性を示すグラフである。ここでは、左側の縦軸にエッチングレート (エッチング対 象層及び下地層)が示され、右側の縦軸に選択比が示されている。また、図 5A乃至 図 5Dは、 N ガスの流量比が 50%、 70%、 80%、 90%である時の各エッチング状
2
態を示す電子顕微鏡写真である。この時のエッチング条件は、 C1 ガスと N ガスと
2 2 の合計流量が 700sccmで一定とされ、両ガスの比率が変化された。なお、 O ガス
2 の流量は 30sccmに固定された。
[0057] 図 5A乃至図 5Cは、比較的適正なエッチング形状を示している。し力し、図 5Dでは 、サイドエッチングが発生している。そして、図 4のグラフから明らかなように、 N ガス
2 の流量比が増加される時、エッチング対象層のエッチングレートはそれ程低下しない のに対して、下地層のエッチングレートは大幅に低下する。すなわち、この場合、選 択比が向上して好ましい。しかし、 N ガスの流量比が 80%を超えて大きくなると、ェ
2
ツチング対象層のエッチングレートが過度に低下する。更にこの場合、図 4のグラフに は現れていないが、図 5Dに示すように、エッチング対象層にサイドエッチングが発生 する。すなわち、この場合は好ましくない。一方、 N のガス流量比が 50%よりも小さ
2
い場合には、選択比が小さくなり過ぎてしまって好ましくない。以上から、 N ガスの
2 流量比について、 50〜80%の範囲内であることが必要であり、特に 70〜80%の範 囲内において選択比が実用上十分な値である 3. 0以上となって好ましい、ということ が確認された。
[0058] 図 6は、 C1 ガス及び N ガスの合計流量に対する O ガスの添加量と下地層に対

する選択性との関係を示すグラフである。ここでは、左側の縦軸にエッチングレート( エッチング対象層及び下地層)が示され、右側の縦軸に選択比が示されている。図 7 A乃至図 7Eは、 O ガスの添加量が 2. 9%、 4. 3%、 5. 7%、 8. 6%、 11. 4%であ

る時の各エッチング状態の電子顕微鏡写真を示す。この時のプロセス条件は、 C1
2 ガスと N ガスの流量がそれぞれ 200sccm及び 500sccmに固定され、 O ガスの流
2 2 量のみが変化された。
[0059] 図 7A乃至図 7Dは、比較的適正なエッチング形状を示している。し力し、図 7Eでは 、側壁にデポが発生している。一方、図 6のグラフから明らかなように、 O ガスの添加
2 量が増大される程、エッチング対象層のエッチングレートは大きくなるのに対して、下 地層のエッチングレートは低下し、従って、選択比は増大している。また、 ο ガスの
2 添加量が 2. 9%よりも少ない場合には、エッチングレートが過度に低下してしまって 好ましくない。また、 O ガスの添加量が 8. 6%よりも大きくなると、図 7Eに示すように
2
、側壁にデポが発生してエッチング形状が劣化してしまうので好ましくない。以上から 、 Ο ガスの添カ卩量が 2. 9〜8. 6%の範囲内では、適正な選択比が得られ、特に 4.
2
3〜5. 7%の範囲内では、 3. 0以上の選択比が得られて側壁デポも全く発生せず好 ましい、ということが確認できた。
[0060] 前記の実施の形態では、塩素含有ガスとして C1 ガスが用いられている力 本発明

はこれに限定されない。例えば、 BC1 等を用いることができる。また前記の実施の形

態では、添加ガスとして酸素含有ガスと窒素含有ガスとの 2種類のガスが用いられて いるが、これらの 2種類のガスに代えて、酸ィ匕窒素ガスを用いてもよい。この酸化窒素 ガスとしては、例えば NOガス、 N Oガス、 NO ガス等を用いることができる。

[0061] また、ここでは、被処理体である半導体ウェハ Wの断面構造として、下地層 4として ポリシリコン層が形成されている場合を例として説明したが、本発明はこれに限定され ない。例えば、下地層 4がシリコン単結晶よりなる場合にも本発明を適用することがで きる。また、エッチング対象層 6としては、窒化タングステン膜 6Aとタングステン膜 6B の積層構造に限定されず、タングステンを含む材料であるならば、どのような膜でもよ い。例えば、窒化タングステン膜だけの単層、或いは、タングステン膜だけの単層の 場合にも、本発明を適用することができる。
[0062] また、被処理体としては、半導体ウェハに限定されず、ガラス基板、 LCD基板等に も本発明を適用することができる。

Claims

請求の範囲
[1] シリコン含有材料よりなる下地層上にタングステン含有材料よりなるエッチング対象 層が形成された被処理体に対して、真空引き可能になされた処理容器内にてプラズ マの存在下でエッチング処理を施すようにしたエッチング方法にぉ 、て、
前記エッチング時のガスとして、塩素含有ガスと酸素含有ガスと窒素含有ガスとが 用いられる
ことを特徴とするエッチング方法。
[2] 前記塩素含有ガス及び前記窒素含有ガスの合計流量に対する前記酸素含有ガス の添加量は、 2. 9〜8. 6%の範囲内であり、
前記塩素含有ガス及び前記窒素含有ガスの合計流量に対する前記窒素含有ガス の流量比は、 50〜80%の範囲内である
ことを特徴とする請求項 1に記載のエッチング方法。
[3] シリコン含有材料よりなる下地層上にタングステン含有材料よりなるエッチング対象 層が形成された被処理体に対して、真空引き可能になされた処理容器内にてプラズ マの存在下でエッチング処理を施すようにしたエッチング方法にぉ 、て、
前記エッチング時のガスとして、塩素含有ガスと酸ィ匕窒素系ガスとが用いられること を特徴とするエッチング方法。
[4] 前記プラズマは、マイクロ波によって発生される
ことを特徴とする請求項 1乃至 3のいずれかに記載のエッチング方法。
[5] 前記エッチング処理は、 RLSA (Radial Line Slot Antenna)方式の平面アン テナ部材を有する処理容器内で行われる
ことを特徴とする請求項 1乃至 4のいずれかに記載のエッチング方法。
[6] 前記下地層は、ポリシリコン層よりなり、
前記エッチング対象層は、窒化タングステン膜とタングステン膜との積層構造を有 する
ことを特徴とする請求項 1乃至 5のいずれかに記載のエッチング方法。
[7] シリコン含有材料よりなる下地層上にタングステン含有材料よりなるエッチング対象 層が形成された被処理体に対して、真空引き可能になされた処理容器内にてプラズ マの存在下でエッチング処理を施すエッチング装置について、
前記エッチング時のガスとして、塩素含有ガスと酸素含有ガスと窒素含有ガスとを 用いてエッチング処理を施す、
t 、うようにエッチング装置を制御するプログラム
を含むコンピュータ読み取り可能な記録媒体。
[8] シリコン含有材料よりなる下地層上にタングステン含有材料よりなるエッチング対象 層が形成された被処理体に対して、真空引き可能になされた処理容器内にてプラズ マの存在下でエッチング処理を施すエッチング装置について、
前記エッチング時のガスとして、塩素含有ガスと酸ィ匕窒素系ガスとを用いてエツチン グ処理を施す、
t 、うようにエッチング装置を制御するプログラム
を含むコンピュータ読み取り可能な記録媒体。
[9] 内部が真空引き可能な処理容器と、
シリコン含有材料よりなる下地層上にタングステン含有材料よりなるエッチング対象 層が形成された被処理体を載置するために前記処理容器内に設けられた載置台と、 前記処理容器内へ塩素含有ガスと酸素含有ガスと窒素含有ガスとをエッチング時 のガスとして供給するためのガス供給手段と、
前記処理容器内でプラズマを立てるためのプラズマ形成手段と、
前記処理容器内へ前記エッチング時のガスを供給する工程と前記処理容器内で プラズマを立ててエッチングを行う工程とを実行するように前記ガス供給手段及び前 記プラズマ形成手段を制御する制御手段と、
を備えたことを特徴とするエッチング装置。
[10] 内部が真空引き可能な処理容器と、
シリコン含有材料よりなる下地層上にタングステン含有材料よりなるエッチング対象 層が形成された被処理体を載置するために前記処理容器内に設けられた載置台と、 前記処理容器内へ塩素含有ガスと酸ィ匕窒素系とをエッチング時のガスとして供給 するためのガス供給手段と、
前記処理容器内でプラズマを立てるためのプラズマ形成手段と、 前記処理容器内へ前記エッチング時のガスを供給する工程と前記処理容器内で プラズマを立ててエッチングを行う工程とを実行するように前記ガス供給手段及び前 記プラズマ形成手段を制御する制御手段と、
を備えたことを特徴とするエッチング装置。
[11] 前記プラズマは、マイクロ波によって発生される
ことを特徴とする請求項 9または 10に記載のエッチング装置。
[12] 前記プラズマ形成手段は、 RLSA (Radial Line Slot Antenna)方式の平面ァ ンテナ部材によってプラズマを形成するようになって 、る
ことを特徴とする請求項 9乃至 11のいずれかに記載のエッチング装置。
