Abstract

 透明導電膜と光電変換ユニットとの間に良好な接合界面を形成する方法を提供し、変換効率の高い光電変換装置を得ることを目的とする。  光入射側に最も近い光電変換ユニットの、透明導電膜に隣接するp型半導体層が、第1の非晶質半導体層、結晶質半導体層、及び第2の非晶質半導体層が順次積層された構成を有する。前記第1の非晶質半導体層としては非晶質のシリコンカーバイドが、前記第2の非晶質半導体層としては非晶質のシリコンカーバイド、または非晶質シリコンが、前記透明導電膜としては酸化錫、又は酸化亜鉛が好ましい。

薄膜光電変換装置
技術分野
[0001] 本発明は、薄膜光電変換装置の変換効率改善を可能とする手段を提供するもので あり、透明導電膜上に形成される光電変換ユニットを備えた薄膜光電変換装置に関 する。
背景技術
[0002] 近年では薄膜光電変換装置の典型例である薄膜太陽電池も多様化し、従来の非 晶質薄膜太陽電池の他に結晶質薄膜太陽電池も開発され、これらを積層したハイブ リツド型薄膜太陽電池も実用化されつつある。
[0003] 薄膜太陽電池は、一般に少なくとも表面が絶縁性の基板上に順に積層された透明 導電膜、 1以上の半導体薄膜光電変換ユニット、及び裏面電極とを含んでいる。そし て 1つの光電変換ユニットは p型層と n型層でサンドイッチされた i型層を含んでいる。
[0004] 光電変換ユニットの厚さの大部分は、実質的に真性の半導体層である i型層によつ て占められ、光電変換作用は主としてこの i型層内で生じる。従って、光電変換層で ある i型層の膜厚は光吸収のためには厚いほうが好ましいが、必要以上に厚くすれば その堆積のためのコストと時間が増大することになる。
[0005] 他方、 p型や n型の導電型層は光電変換ユニット内に拡散電位を生じさせる役目を 果たし、この拡散電位の大きさによって薄膜太陽電池の重要な特性の 1つである開 放端電圧の値が左右される。しかし、これらの導電型層は光電変換には寄与しない 不活性な層であり、導電型層にドープされた不純物によって吸収される光は発電に 寄与せず損失となる。したがって、 p型と n型の導電型層の膜厚は、十分な拡散電位 を生じさせる範囲内で可能な限り薄くすることが好ましい。
[0006] 上記の光電変換ユニットは、それに含まれる p型と n型の導電型層が非晶質か結晶 質かに関わらず、 i型の光電変換層が非晶質なものは非晶質光電変換ユニットと称さ れ、 i型層が結晶質のものは結晶質光電変換ユニットと称される。尚、本願における「 結晶質」との用語は、薄膜光電変換装置の技術分野で一般に用いられている様に、 部分的に非晶質状態を含むものをも含むものとする。
[0007] 非晶質光電変換ユニットを含む薄膜太陽電池の一例として、 i型の光電変換層に非 晶質シリコンを用いた非晶質薄膜シリコン太陽電池が挙げられる。また結晶質光電変 換ュニットを含む薄膜太陽電池の一例として、 i型の光電変換層に微結晶シリコンや 多結晶シリコンを用いた結晶質薄膜シリコン太陽電池が挙げられる。
[0008] ところで、薄膜太陽電池の変換効率を向上させる方法として、 2以上の半導体薄膜 光電変換ユニットを積層してタンデム型にする方法がある。この方法においては、薄 膜太陽電池の光入射側に光電変換層のバンドギャップが大きい光電変換ユニットを 配置し、その後ろに順に光電変換層のバンドギャップが小さい光電変換ユニットを配 置することで、入射光の広い波長範囲にわたって光電変換を可能にし、これによつて 太陽電池全体としての変換効率の向上が図られる。このようなタンデム型薄膜太陽電 池の中でも、非晶質光電変換ユニットと結晶質光電変換ユニットの両方を含むものは 、特にハイブリッド型薄膜太陽電池と称されることもある。
[0009] 例えば、バンドギャップの広 ヽ i型非晶質シリコンを光電変換層に使用した非晶質シ リコン光電変換ユニットと、バンドギャップの狭 、i型結晶質シリコンを光電変換層に使 用した結晶質シリコン光電変換ユニットを積層したハイブリッド型薄膜太陽電池にお いては、 i型非晶質シリコンが光電変換し得る光の波長は長波長側において 800nm 程度までであるのに対して、 i型結晶質シリコンはそれより長い約 l lOOnm程度まで の光を光電変換し得るため、入射光のより広い範囲を有効に光電変換することが可 會 になる。

膜 (以下 ITOと呼ぶ)などカゝら構成される透明導電膜の上に形成される。この中でも 特に酸化錫 (SnO )や酸ィ匕亜鉛 (ZnO)は、コストや高透過特性の点で優れており、透

明導電膜としてよく用いられて 、る。
[0011] 光電変換ユニットを形成する方法として、一般的にはプラズマ CVD法が用いられる 力 薄膜太陽電池として高い変換効率を得るには、透明導電膜と光電変換ユニット の接合界面における接触抵抗は低い方が望ましい。このため、透明導電膜の直上に 形成される光電変換ユニットの P型半導体層として結晶性が高ぐ抵抗が低い結晶質 半導体層を形成することで、透明導電膜と光電変換ユニットの接合界面における接 触抵抗を下げる方法が取られる。しかしながら、一般に結晶性が高い結晶質半導体 層を形成するには、高パワーかつ高密度プラズマを形成する必要があるため、形成 途中に透明導電膜が高密度プラズマにより損傷を受け、透明導電膜を構成する錫や 亜鉛が前記結晶質半導体層中に拡散してしまう問題がある。加えて透明導電膜とし て酸化錫を用いた場合、水素が含まれる高密度プラズマ雰囲気下で酸ィヒ錫が金属 錫に還元され、透明導電膜の透過率が低下する。これに伴い光電変換に寄与する i 型半導体層への入射光量が減少するため、薄膜太陽電池の変換効率低下を引き起 こす。また透明導電膜として酸ィ匕亜鉛を使用した場合は、透明導電膜と光電変換ュ ニットとの間に良好な接合界面を形成することが困難である。すなわち酸ィ匕亜鉛上に 、接触抵抗が低く良好なォーミック特性を有する P型半導体層を形成することが難し いため、高い変換効率を得ることができない。
これらの問題を解決する方法として、特許文献 1には、酸化亜鉛からなる透明導電 膜と導電性シリコンカーバイドとの間に、ボロンを含有する非晶質シリコン層を隣接配 置させる構造が開示されているが、ボロンを含有する非晶質シリコン層は光電変換に 寄与しないため、非晶質シリコン層による光吸収により i型半導体層への入射光量が 減少する問題がある。またボロンを含有しているとは言え、非晶質シリコン層は結晶 質シリコン層に比べて抵抗が高ぐ透明導電膜と光電変換ユニットの接合界面にお ける接触抵抗を十分に下げることができない。また特許文献 2には、透明導電膜上に 非晶質半導体層と結晶質半導体層を順次積層したものカゝらなる第 1の導電性半導体 層、結晶系半導体カゝらなる真性半導体層、及び第 2の導電性半導体層を具備する結 晶系太陽電池として、透明導電膜上に非晶質半導体層を最初に形成することで、透 明導電膜の損傷を防止する方法が開示されているが、第 1の導電性半導体層の非 晶質半導体層がシリコン力もなり、光電変換に寄与しない層であることは特許文献 1 と同様であり、 i型半導体層への入射光量が減少する問題を解決できていない。 特許文献 1:特開平 11― 340485号公報 特許文献 2:特開 2002— 134769号公報

発明が解決しょうとする課題
[0013] 本発明は、従来技術が有していた上記の問題を解決し、透明導電膜と光電変換ュ ニットとの間に良好な接合界面を形成する方法を提供することで、変換効率の高い 光電変換装置を得ることを目的とする。
課題を解決するための手段
[0014] 本発明の光電変換装置は、光入射側に位置する透明導電膜上に、 p型半導体層、 i型半導体層、 n型半導体層が順次積層された光電変換ユニットを少なくとも 1つ以上 有する光電変換装置であって、光入射側に最も近い光電変換ユニットの、前記透明 導電膜に隣接する P型半導体層は、前記透明導電膜に近い側より、第 1の非晶質半 導体層、結晶質半導体層、及び第 2の非晶質半導体層が順次積層された構成を有 することを特徴としている。
[0015] 前記第 1の非晶質半導体層は、非晶質のシリコンカーノイドからなることを特徴とす る光電変換装置を提供するものであり、前記第 2の非晶質半導体層は、非晶質のシリ コンカーバイド、または非晶質シリコンカゝらなることを特徴とする光電変換装置を提供 するものである。さらに前記光入射側に最も近い光電変換ユニットの i型半導体層は、 非晶質シリコン力 なることを特徴とする光電変換装置を提供するものである。加えて 前記透明導電膜は酸ィヒ錫力 なる光電変換装置を提供するものであり、前記透明導 電膜が酸ィ匕亜鉛カゝらなる光電変換装置も好んで用いられる。
発明の効果
[0016] 本発明によれば、透明導電膜と光電変換ユニットとの間に良好な接合界面を形成 することができる。また p型半導体層による光吸収ロスが少なぐ光電変換に寄与する i型半導体層への入射光量が増大するため、薄膜太陽電池の変換効率を改善するこ とがでさる。

発明を実施するための最良の形態
[0019] 本発明の光電変換装置によれば、光電変換ユニットの ρ型半導体層として、透明導 電膜に近い側に第 1の非晶質半導体層を形成する。これにより、透明導電膜上に結 晶質半導体層を直接形成する場合に比べて、 ρ層半導体層の形成初期に透明導電 膜が高密度のプラズマ雰囲気に晒されることが無くなる。従って、透明導電膜として 酸ィ匕錫を用いた場合に、水素が含まれる高密度プラズマ雰囲気下で酸ィ匕錫が金属 錫に還元される問題を防止することができる。さらに第 1の非晶質半導体層は、 p型の 非晶質シリコンカーバイドからなるため光吸収ロスが少なぐ光電変換に寄与する i型 半導体層への入射光量が増大するため、薄膜太陽電池の変換効率を向上させるこ とができる。 p型の非晶質シリコンカーバイドは、プラズマ CVD法により形成することが できる。例えば製膜室内の基板を加熱した状態で、原料ガスとしてシランガス及びメ タンガス、希釈ガスとして水素ガス、ドープ用ガスとしてジボランガスなどを製膜室内 に導入し、製膜室内を所定の圧力に調整した上で電極に高周波電力を供給する。こ れにより原料ガスが分解されて、基板上に p型の非晶質シリコンカーバイドが形成さ れる。
続いて p型半導体層として第 1の非晶質半導体層の上に積層される結晶質半導体 層は、 p型半導体層の抵抗を下げることで、透明導電膜と光電変換ユニットの接合界 面における接触抵抗を低減させるために用いられる。結晶質半導体層としては、微 結晶シリコンや多結晶シリコン等の p型の結晶質シリコンが好んで用いられるが、これ に限定されるものではない。なお、結晶質半導体層を積層する前の透明導電膜表面 は、第 1の非晶質半導体層により被覆されているため、結晶性が高ぐ抵抗が低い結 晶質半導体層を形成するために高パワーで高密度プラズマを形成しても、透明導電 膜である酸ィ匕錫が金属錫に還元されることが無い。さらに透明導電膜として酸ィ匕亜鉛 を用いた場合には、透明導電膜の表面を被覆している第 1の非晶質半導体層が結 晶質半導体層を積層する際の下地層として働くため、酸ィ匕亜鉛上に結晶質半導体 層を直接形成する場合と比べて、結晶質半導体層として結晶性が高ぐ抵抗が低い ものを得ることができる。加えて本発明者は、透明導電膜として酸ィ匕亜鉛を用いた場 合に、 p型の微結晶シリコン力もなる上記結晶質半導体層を形成することで、薄膜太 陽電池の曲線因子 (FF)が向上するのみならず、開放電圧 (Voc)をも向上することを も見出した。これは酸ィ匕亜鉛力もなる透明導電膜の上に、 p型微結晶シリコン力もなる 結晶質半導体層を直接形成する場合に比べて、透明導電膜の上に p型非晶質シリコ ンカーノ《イドと p型微結晶シリコンを順次積層した方が、微結晶シリコンの結晶性が高 く抵抗が低いと推定され、本発明の構成を用いることで、 p型半導体層としてより優れ た特性を発現したと考えられる。 p型の結晶質シリコンは、プラズマ CVD法により形成 することができる。例えば製膜室内の基板を加熱した状態で、原料ガスとしてシランガ ス、希釈ガスとして水素ガス、ドープ用ガスとしてジボランガスなどを製膜室内に導入 し、製膜室内を所定の圧力に調整した上で電極に高周波電力を供給する。これによ り原料ガスが分解されて、基板上に P型の結晶質シリコンが形成される。なお結晶質 シリコンの結晶化度は、原料ガスであるシランガスと希釈ガスである水素ガスの流量 比、高周波電力の大きさ、圧力などを変更することで所定の値に調整される。
[0021] カロえて p型半導体層として結晶質半導体層の上に第 2の非晶質半導体層を積層す ることで、結晶質半導体層の成長に伴い形成される膜表面の凹凸や、結晶粒界が被 覆され、膜表面が平滑になるため、 p型半導体層上に続いて形成される i型半導体層 の膜質が改善され、膜質分布低減をも図ることができる。第 2の非晶質半導体層とし ては、 p型の非晶質シリコンカーバイドや、 p型の非晶質シリコンが好んで用いられる。 P型の非晶質シリコンカーバイドは、第 1の非晶質半導体層と同様の方法により形成 することができる。また p型の非晶質シリコンは、原料ガスとしてシランガスのみを用い る以外は、第 1の非晶質半導体層と同様の方法により形成することができる。
[0022] 本発明者は、第 1の非晶質半導体層の膜厚が 0. 3nm以上 2nm以下であれば、上 記発明の効果が得られることを見出した。すなわち、膜厚が 0. 3nmより小さいと第 1 の非晶質半導体層が透明導電膜全面を被覆することができないため、透明導電膜と して酸ィ匕錫を用いた場合、第 1の非晶質半導体層に引き続いて結晶質半導体層を 積層する際に、第 1の非晶質半導体層により被覆されていない部分が高密度プラズ マ雰囲気下で金属錫に還元され、透明導電膜の透過率が低下する。また透明導電 膜として酸ィ匕亜鉛を用いた場合は、第 1の非晶質半導体層が結晶質半導体層を積 層する際の下地層として十分に機能しないため、酸ィ匕亜鉛上に結晶質半導体層を 直接形成する場合と同様に、結晶質半導体層として結晶性が高ぐ抵抗が低いもの を得ることができない。また膜厚が 2nmより大きい場合は、第 1の非晶質半導体層に よる光吸収ロスが無視できなくなり、 i型半導体層への入射光量が減少するため、高 V、変換効率を得ることができな!/、。
[0023] また本発明者は、結晶質半導体層の膜厚が 2nm以上 lOnm以下であれば、上記 発明の効果が得られることを見出した。すなわち、膜厚が 2nmより小さいと、 p型半導 体層として求められる結晶性が高ぐ抵抗が低い結晶質半導体層を得ることができな いため、透明導電膜と光電変換ユニットの接合界面における接触抵抗が低減しない 問題が発生する。また膜厚が lOnmより大きい場合は、第 1の非晶質半導体層と同様 に結晶質半導体層による光吸収ロスが無視できなくなり、 i型半導体層への入射光量 が減少するため、高 、変換効率を得ることができな 、。
[0024] さらに本発明者は、第 2の非晶質半導体層の膜厚が 0. 5nm以上 lOnm以下であ れば、上記発明の効果が得られることを見出した。すなわち、膜厚が 0. 5nmより小さ いと、結晶質半導体層の成長に伴い形成される表面の凹凸や、結晶粒界を被覆する ことができないため、 p型半導体層上に形成される i型半導体層の膜質を向上させる ことができない。また膜厚が lOnmより大きい場合は、第 2の非晶質半導体層による 光吸収ロスが無視できなくなり、 i型半導体層への入射光量が減少するため、高い変 換効率を得ることができな ヽ

[0025] また本発明は、 2以上の光電変換ユニットを積層してタンデム型にした薄膜太陽電 池にも適用することが可能である。例えば、光入射側に位置する透明導電膜上に、 P 型半導体層、非晶質 i型半導体層、 n型半導体層が順次積層された非晶質光電変換 ユニットと、 p型半導体層、結晶質 i型半導体層、 n型半導体層が順次積層された結晶 質光電変換ユニットを有するタンデム型薄膜太陽電池にお 、て、バンドギャップの広 V、i型非晶質シリコンを非晶質 i型半導体層に使用し、バンドギャップの狭 、i型結晶 質シリコンを結晶質 i型半導体層に使用することで、入射光のより広い範囲を有効に 光電変換することが可能になり、これによつて薄膜太陽電池全体として変換効率向 上が可能になる。
[0026] この場合、非晶質光電変換ユニットの p型半導体層として、本発明の光電変換装置 における P型半導体層と同様の構成を用いることができるのは言うまでも無い。
[0027] また本発明の光電変換装置においては、光入射側に位置する透明導電膜として、 例えば酸ィ匕錫や酸ィ匕亜鉛を用いることができるが、透明導電膜として求められる特性 を満たしており、光電変換ユニットとの接合界面における接触抵抗が低ヽものであれ ば、これに限定されるものではない。
実施例
[0028] 上述のような実施の形態の具体的な例として、以下において、いくつかの実施例を 比較例と共に説明する。
[0029] (比較例 1)
比較例 1として、図 1に示すような光電変換装置を作製した。厚さ 0. 7mmのガラス 基板 11を製膜室内に搬入し、基板温度を 150°Cに調整した。その後アルゴンで 500 Oppmに希釈したジボランを 700sccm、水を 100sccm、ジェチル亜鈴を 50sccm導 入した。この時の圧力は lTorrであった。この条件で酸ィ匕亜鉛膜からなる透明導電 膜 12を 1500nm堆積した。なお膜厚はエリプソメーターで測定した。作製した酸ィ匕 亜鉛膜について、抵抗率、ヘイズ率、透過率を、それぞれ抵抗測定器、ヘイズメータ 一、分光光度計を用いて測定した。その結果、抵抗率は 3 X 10—3 Ω 'cm C光源で測 定したヘイズ率は 19%、波長 lOOOnmでの透過率は 76%であった。この透明電極 膜 12の上に、プラズマ CVD法を用いて、 p型半導体層として膜厚 15nmの p型非晶 質シリコンカーバイド層 13p、i型半導体層として膜厚 300nmの i型非晶質シリコン層 13i、及び n型半導体層として膜厚 30nmの n型微結晶シリコン層 13nからなる光電変 換ュニット 13を形成した。その後、裏面電極層 14としてアルミニウムがドープされた、 膜厚 90nmの酸化亜鉛層 141と、膜厚 300nmの銀 142をスパッタ法にて順次形成し た。以上のようにして得られた光電変換装置(受光面積 lcm2)に AMI. 5の光を 100 mWZcm2の光量で照射して 25°Cで出力特性を測定したところ、開放電圧 (Voc)が 0. 833V、短絡電流密度 (Jsc)が 15.

曲線因子(FF)が 0. 685、そし て変換効率 (Eff)が 8. 90%であった。
[0030] (実施例 1)
実施例 1として、図 2に示すような光電変換装置を作製した。比較例 1と同様の条件 にて厚さ 0. 7mmのガラス基板 21の上に酸ィ匕亜鉛膜からなる透明導電膜 22を堆積 した。その後、この透明導電膜 22の上に、プラズマ CVD法を用いて p型半導体層 23 pの第 1の非晶質半導体層として膜厚 lnmの p型の非晶質シリコンカーバイド層 23p 1を形成した。続けて p型半導体層 23pの結晶質半導体層として膜厚 5nmの p型の微 結晶シリコン層 23p2を形成した。最後に p型半導体層の第 2の非晶質半導体層とし て膜厚 5nmの p型の非晶質シリコンカーバイド層 23p3を形成した。なお第 1の非晶 質半導体層である p型の非晶質シリコンカーバイド層 23plと、第 2の非晶質半導体 層である p型の非晶質シリコンカーバイド層 23p3は、比較例 1と同様の条件にて形成 した。
[0031] また結晶質半導体層である p型の微結晶シリコン層 23p2は、製膜室内に水素で 10 OOppmに希釈したジボランを 10sccm、水素を 600sccm、シランを 3sccm導入し、 電源周波数 13. 56MHz,パワー密度 100mWZcm2、圧力 450Pa、基板温度 170 °Cで形成した。その後は比較例 1と同様の条件にて i型半導体層として膜厚 300nm の i型非晶質シリコン層 23i、及び n型半導体層として膜厚 30nmの n型微結晶シリコ ン層 23ηからなる光電変換ユニット 23を形成した。その後、裏面電極層 24としてアル ミニゥムがドープされた、膜厚 90nmの酸化亜鉛層 241と、膜厚 300nmの銀 242をス ノッタ法にて順次形成した。以上のようにして得られた光電変換装置 (受光面積 lcm 2)に AMI. 5の光を lOOmWZcm2の光量で照射して 25°Cで出力特性を測定したと ころ、開放電圧 (Voc)が 0. 886V、短絡電流密度 (Jsc)が 16. OmA/cm2,曲線因 子 (FF)が 0. 713、そして変換効率 (Eff)が 10. 10%となった。比較例 1と実施例 1 の比較により、開放電圧、短絡電流密度、曲線因子、及び変換効率の全てに関して 特性の改善が見られた。
[0032] (比較例 2)
比較例 2として、図 1と同様の構成を有する光電変換装置を作製した。厚さ 0. 7mm のガラス基板 11を製膜室内に搬入し、透明電極層 12として膜厚が 800nmのビラミツ ド状酸ィ匕錫膜を熱 CVD法にて形成した。なお膜厚はエリプソメーターで測定した。 作製された酸ィ匕錫膜について、シート抵抗、ヘイズ率を、それぞれ抵抗測定器、ヘイ ズメーターを用いて測定した。その結果、シート抵抗は約 9 Ω ロであった。また C光 源で測定したヘイズ率は 12%であった。この透明電極層 12の上に、プラズマ CVD 法を用いて、 p型半導体層として膜厚 15nmの p型非晶質シリコンカーバイド層 13p、 i 型半導体層として膜厚 300nmの i型非晶質シリコン層 13i、及び n型半導体層として 膜厚 30nmの n型微結晶シリコン層 13ηからなる光電変換ユニット 13を形成した。そ の後、裏面電極層 14としてアルミニウムがドープされた、膜厚 90nmの酸ィ匕亜鉛層 1 41と、膜厚 300nmの銀 142をスパッタ法にて順次形成した。以上のようにして得られ た光電変換装置(受光面積 lcm2)に AMI. 5の光を lOOmWZcm2の光量で照射し て 25°Cで出力特性を測定したところ、開放電圧 (Voc)が 0. 852V、短絡電流密度 Ci sc)が 15.

(実施例 2)
実施例 2として、図 2と同様の構成を有する光電変換装置を作製した。比較例 2と同 様の条件にてガラス基板 21の上に酸ィ匕錫膜からなる透明導電膜 22を堆積した。そ の後、この透明導電膜 22の上に、プラズマ CVD法を用いて p型半導体層 23pの第 1 の非晶質半導体層として膜厚 lnmの p型の非晶質シリコンカーバイド層 23plを形成 した。続けて p型半導体層 23pの結晶質半導体層として膜厚 3nmの p型の微結晶シ リコン層 23p2を形成した。最後に p型半導体層の第 2の非晶質半導体層として膜厚 5 nmの p型の非晶質シリコンカーバイド層 23p3を形成した。なお第 1の非晶質半導体 層である p型の非晶質シリコンカーバイド層 23plと、結晶質半導体層である p型の微 結晶シリコン層 23p2、及び第 2の非晶質半導体層である p型の非晶質シリコンカー ノイド層 23p3は、実施例 1と同様の条件にて形成した。その後は比較例 2と同様の 条件にて i型半導体層として膜厚 300nmの i型非晶質シリコン層 23i、及び n型半導 体層として膜厚 30nmの n型微結晶シリコン層 23ηからなる光電変換ユニット 23を形 成した。その後、裏面電極層 24としてアルミニウムがドープされた、膜厚 90nmの酸 化亜鉛層 241と、膜厚 300nmの銀 242をスパッタ法にて順次形成した。以上のよう にして得られた光電変換装置(受光面積 lcm2)に AMI. 5の光を lOOmWZcm2の 光量で照射して 25°Cで出力特性を測定したところ、開放電圧 (Voc)が 0. 871V、短 絡電流密度 (Jsc)が 15.

曲線因子 (FF)が 0. 713、そして変換効率 (E ff)が 9. 81%となり、比較例 2と実施例 2の比較により、開放電圧、短絡電流密度、曲 線因子、及び変換効率の全てに関して特性の改善が見られた。特に比較例 2に比べ て実施例 2は p型半導体層の膜厚が薄いこと、第 1の非晶質半導体層の存在により結 晶質半導体層の形成時に酸化錫膜が還元されないことにより i型半導体層に入射す る光量が増大し、短絡電流密度が改善した。また p型半導体層中に結晶質半導体層 を積層することで、透明導電膜と光電変換ユニットの接合界面における接触抵抗が 低減し、曲線因子の改善が見られた。
[0034] (比較例 3)
比較例 3として、図 3に示すように 2つの光電変換ユニットを積層した光電変換装置 を作製した。最初に比較例 1と同様の条件にて、ガラス基板 31の上に酸ィ匕亜鉛膜か らなる透明導電膜 32を堆積した。その後、透明導電膜 32の上にプラズマ CVD法を 用いて、 p型半導体層として膜厚 15nmの p型非晶質シリコンカーバイド層 33p、湮半 導体層として膜厚 300nmの i型非晶質シリコン層 33i、及び n型半導体層として膜厚 3 Onmの n型微結晶シリコン層 33ηからなる第 1の光電変換ユニット 33を形成した。さら に、膜厚 15nmの ρ型微結晶シリコン層 34ρ、厚さ 2500nmの i型結晶質シリコン層 34 i、及び厚さ 15nmの n型微結晶シリコン層 34ηからなる第 2の光電変換ユニット 34を 順次形成した。その後、裏面電極層 35としてアルミニウムがドープされた、膜厚 90η mの酸ィ匕亜鉛層 351と、膜厚 300nmの銀 352をスパッタ法にて順次形成した。以上 のようにして得られた光電変換装置(受光面積 lcm2)に AMI. 5の光を lOOmWZc m2の光量で照射して 25°Cで出力特性を測定したところ、開放電圧 (Voc)が 1. 336 V、短絡電流密度 (Jsc)が 11.

曲線因子 (FF)が 0. 653、そして変換 効率 (Eff)が 10. 35%であった。
[0035] (実施例 3)
実施例 3として、図 4に示すように 2つの光電変換ユニットを積層した光電変換装置 を作製した。比較例 3と同様の条件にてガラス基板 41の上に酸ィ匕亜鉛膜からなる透 明導電膜 42を堆積した。その後、この透明導電膜 42の上に、プラズマ CVD法を用 いて p型半導体層 43pの第 1の非晶質半導体層として膜厚 0. 5nmの p型の非晶質シ リコンカーノイド層 43plを形成した。続けて p型半導体層 43pの結晶質半導体層とし て膜厚 4nmの p型の微結晶シリコン層 43p2を形成した。最後に p型半導体層 43pの 第 2の非晶質半導体層として膜厚 7nmの p型の非晶質シリコンカーノイド層 43p3を 形成した。なお第 1の非晶質半導体層である p型の非晶質シリコンカーバイド層 43pl と、結晶質半導体層である P型の微結晶シリコン層 43p2、及び第 2の非晶質半導体 層である p型の非晶質シリコンカーバイド層 43p3は、実施例 1と同様の条件にて形成 した。その後は比較例 3と同様に、 i型半導体層として膜厚 300nmの i型非晶質シリコ ン層 43i、及び n型半導体層として膜厚 30nmの n型微結晶シリコン層 43ηからなる第 1の光電変換ユニット 43を形成した。さらに比較例 3と同様の条件にて膜厚 15nmの P型微結晶シリコン層 44p、厚さ 2500nmの i型結晶質シリコン層 44i、及び厚さ 15η mの η型微結晶シリコン層 44ηからなる第 2の光電変換ユニット 44を順次形成した。 その後、裏面電極層 45としてアルミニウムがドープされた、膜厚 90nmの酸ィ匕亜鉛層 451と、膜厚 300nmの銀 452をスパッタ法にて順次形成した。以上のようにして得ら れた光電変換装置(受光面積 lcm2)に AMI. 5の光を lOOmWZcm2の光量で照 射して 25°Cで出力特性を測定したところ、開放電圧 (Voc)が 1. 364V、短絡電流密 度 (Jsc)が 12.

曲線因子 (FF)が 0. 721、そして変換効率 (Eff)が 12 . 14%であった。比較例 3と実施例 3の比較により、積層型の薄膜光電変換装置に おいても、開放電圧、短絡電流密度、曲線因子、及び変換効率の全てに関して特性 の改善が見られた。
(実施例 4)
実施例 4として、実施例 1と同様に図 2の構成を有する光電変換装置を作製した。 実施例 4が実施例 1と異なるのは、 p型半導体層 23pの第 2の非晶質半導体層として 膜厚 5nmの p型の非晶質シリコン層 23p3を形成した点にある。第 2の非晶質半導体 層である p型の非晶質シリコン層 23p3は、第 1の非晶質半導体層である非晶質シリコ ンカーノイド層 23plの製膜条件と比較して、製膜時に用いるガスからメタンガスを除 いた以外は同一の条件にて製膜した。以上のようにして得られた光電変換装置 (受 光面積 lcm2)に AMI. 5の光を lOOmWZcm2の光量で照射して 25°Cで出力特性 を測定したところ、開放電圧 (Voc)が 0. 872V、短絡電流密度 (Jsc)が 15. 9mA/ cm2,曲線因子 (FF)が 0. 705、そして変換効率 (Eff)が 9. 77%となり、比較例 1と 実施例 4の比較により、開放電圧、短絡電流密度、曲線因子、及び変換効率の全て に関して特性の改善が見られた。

Claims

請求の範囲
[1] 光入射側に位置する透明導電膜上に、 p型半導体層、 i型半導体層、及び n型半導 体層が順次積層された光電変換ユニットを少なくとも 1つ以上有する光電変換装置 であって、光入射側に最も近い光電変換ユニットの、前記透明導電膜に隣接する p 型半導体層が、前記透明導電膜に近い側より、第 1の非晶質半導体層、結晶質半導 体層、及び第 2の非晶質半導体層が順次積層された構成を有することを特徴とする 光電変換装置。
[2] 前記第 1の非晶質半導体層が、非晶質のシリコンカーバイドからなることを特徴とす る請求項 1に記載の光電変換装置。
[3] 前記第 2の非晶質半導体層が、非晶質のシリコンカーバイド、または非晶質シリコン 力 なることを特徴とする請求項 1に記載の光電変換装置。
[4] 前記光入射側に最も近い光電変換ユニットの i型半導体層が、非晶質シリコンから なることを特徴とする請求項 1に記載の光電変換装置。
[5] 前記透明導電膜が、酸化錫からなることを特徴とする請求項 1に記載の光電変換 装置。
[6] 前記透明導電膜が、酸化亜鉛からなることを特徴とする請求項 1に記載の光電変 換装置。
