Description

明 細 書 金属積層体及びそのエッチング方法 技 術 分 野
本発明はフレキシブル配線基板等に広く使用されている金属積層体 及びそのエッチング方法に関するものである。 詳しくは、 絶縁層のェ ツチング性が良好である、 高密度回路基板材料に適する金属積層体及 びそのエッチング方法に関するものである。 背 景 技 術
従来より、 ハードディスク用サスペンションに用いられるフレクシ ャ一には、 主に、 銅合金/ポリイミ ド / S U S 3 0 4からなるポリイ ミ ド金属積層体が使用されている。 特に近年のハードディスクの容量 増大化、 高密度化に伴い、 サスペンション使用量も増大しており、 サ スペンション加工メーカ一としても生産効率を向上させるベく、 あら ゆる工程の高効率化を図っている。
しかしながら、 前述のポリイミ ド金属積層体を用いた場合、 サスぺ ンシヨ ン機能を示す S U S 3 0 4を酸化第二鉄水溶液でエッチングし た後、 ポリイミ ドをエッチングする工程において、 ポリイミ ドエツチ ングを施すと、 S U S 3 0 4のロッ ト毎でポリイミ ドのエッチング速 度が変化するという問題が生じていた。 そのため、 確実なポリイミ ド エッチングを実現させるために、 長時間のポリイミ ドエッチングが必 要とされ、 工程の高効率化が図れなかった。
ポリイミ ドのエッチングには、 NF3や SF6などのプラズマガスを用 いてエッチングを行う ドライエッチングによる方法 (特開 2 0 0 2 - 2 5 0 2 7号公報参照) と、 ヒドラジン水溶液や水酸化カリウム水溶 液などの強アルカリ水溶液を用いるウエッ トエッチングによる方法
(特開 2 0 0 1— 5 5 5 7 0号公報参照) とがある。どちらのエツチン グ方法を用いる場合においても、 使用する SUS304のロッ トにより、 SUS304 と接するポリイミ ドのエッチング速度が変化してしまう。 こ のため、 ポリイミ ドエッチングを完全に行うために、 エッチング時間 をエッチング速度が遅い場合に合わせて、 長く設定する必要があり、 このような長時間のポリイミ ドエッチングでは、 ポリイミ ドが所定の 大きさ以上にエッチングされるという、 所謂オーバーエッチング現象 が観察され、 前述の長時間のエツチングが必要となるという問題だけ でなく、 エッチング形状にも問題があった。
ウエッ トエッチング可能なポリイミ ド系樹脂を用いた例としては、 特開 2 0 0 2 - 2 4 0 1 9 3号公報、 特開 2 0 0 2— 2 4 5 6 0 9号 公報に記載のような金属積層体が提案されており、 それによればポリ イミ ドのウエッ トエッチング速度が速いため、 生産性が向上し、 コス トダウンに有効であることが示されている。 しかし、 該出願には、 金 属の酸化皮膜が特に明記されおらず、 場合によっては、 ポリイミ ドの エッチング速度が遅くなり、 所謂ォ一バーエッチング現象を引き起こ し形状が汚くなる、 生産性を落とすという問題があった。 また、 更に ゥェッ トエッチング可能なポリイミ ドは、 平均熱膨張係数が 25ppm/°C 以上のものが多く、 ステンレス等の金属材料との熱膨張係数差が大き く、 反りや寸法安定性が劣るために、 サスペンション材料として用い ることは、 実質上困難であった。 発 明 の 開 示
本発明の目的は、 上記の問題に鑑み、 金属をエッチングした後、 絶 縁層のエッチング速度を安定的に向上することができ、 またエツチン グ形状が一定に保たれる金属積層体を提供すること、 またエッチング 速度のバラツキをなくすことを可能とした金属積層体およびそのエツ チング方法を提供することである。
本発明者らは、 鋭意検討の結果、 金属と絶縁層からなる金属積層体 において、 絶縁層と金属の積層界面に存在する金属の表面酸化皮膜に 着目し、 その表面酸化皮膜厚みが絶縁層のエッチング速度やばらつき、 ついてはエッチングの形状等と関係することを見出し、 この関係を明 らかにすることで、 本発明を完成した。
即ち、 本発明は、 1 ) 金属層と絶縁層が積層された層を含んでなり、 かつ絶縁層がェツチング処理が施される金属積層体であって、 該絶縁 層に接する側の該金属層表面において、 該金属層を構成する主たる金 属元素と酸素元素の各濃度を A E S (ォージェ電子分光法) により該 金属層表面から該金属層内部方向に向けて経時測定し、 該金属層を構 成する主たる金属元素と酸素元素の原子濃度が等しくなる時点で測定 される該金属層表面の金属酸化膜の厚み値が、 O A以上 5 O A未満で あることを特徴とする金属積層体。
2) 金属層が、 鉄元素、 銅元素、 アルミニウム元素、 ニッケル元素、 モ リブデン元素から選ばれる一種以上の元素を含んでなる 1 ) 記載の金 属積層体。
3) 絶縁層が、 ポリイミ ド、 ポリアミ ド、 ポリアミ ドイミ ドから選ばれ た樹脂である 1 ) 記載の金属積層体。
4) 金属積層体の構成が、 銅、 S U S、 銅合金から選ばれる金属層 Zポ リイミ ド層 Z S U S層からなる両面金属積層体である 1 ) 記載の金属 積層体。
5) ポリイミ ドが、 熱可塑性ポリイミ ドノ非熱可塑性ポリイミ ド /熱可 塑性ポリイミ ドの構成からなるものである 4 ) 記載の金属積層体。 6) .= 1 ) 乃至 5 ) のいずれかに記載の金属積層体から製造されるハード ディスク用サスペンションに用いられるフレクシヤー。
7) 金属層と絶縁層が積層された層を含んでなり、 かつ絶縁層がエッチ ング処理が施される金属積層体を製造する方法において、 金属に絶縁 層を積層する際、 該絶縁層に接する側の該金属層表面において、 該金 属層を構成する主たる金属元素と酸素元素の各濃度を A E S (ォ一ジ ェ電子分光法) により該金属層表面から該金属層内部方向に向けて経 時測定し、 該金属層を構成する主たる金属元素と酸素元素の原子濃度 が等しくなる時点で測定される該金属層表面の金属酸化膜の厚み値が, O A以上 5 O A未満である金属を選択して用いることを特徵とする金 属積層体の製造方法。
8) 1 ) 乃至 5 ) のいずれかに記載の金属積層体を被エッチング材とす るプラズマエツチング方法。
9) 1 ) 乃至 5 ) のいずれかに記載の金属積層体をアルカリ水溶液にて エッチングすることを特徴とする金属積層体のゥエツ トエッチング方 法を提供するものである。
このことにより、 ポリイミ ド金属積層体におけるポリイミ ドのエツ チング時間を算出でき、 高生産性のハードディスク ドライブのサスぺ ンションに用いるフレクシヤーを提供することができる。 発明を実施するための最良の形態
以下、 本発明について詳細に説明する。
本発明は、 金属層と絶縁層が積層された層を含んでなり、 かつ絶縁 層がエッチング処理が施される金属積層体であって、 該絶縁層に接す る側の該金属層表面において、 該金属層を構成する主たる金属元素と 酸素元素の各濃度を A E S (ォージェ電子分光法) により該金属層表 面から該金属層内部方向に向けて経時測定し、 該金属層を構成する主 たる金属元素と酸素元素の原子濃度が等しくなる時点で測定される厚 みを測定した場合、 0以上 5 0 A未満であることを特徵とするもので ある。
A E Sとは、 ォージェ電子分光法のことであり、 電子線を照射する 際に発生するォージェ電子を測定して、 固体表面に存在する元素の種 類と量を測定できるものである。 本発明においては、 経時で検出され る酸素元素と金属を構成する主たる金属元素の原子濃度が同一となつ た時、 TEM (透過型電子顕微鏡)、 S EM (走査型電子顕微鏡) 等で 該金属表面から内部方向への厚みを金属の表面酸化膜の厚さとして測 定する。 金属として S U S 3 04を使用する場合には、 AE Sにて検 出される元素は酸素元素 (0) と鉄元素 (F e) である。
本発明においては、 金属の表面酸化膜の厚さが 0 A以上 5 OA未満 であることが重要であり、 より好ましくは、 2 5 A以上 50 A未満で ある。 更に好ましくは、 3 0 A以上 40 A未満である。 表面酸化膜は 薄い程、 絶縁層のエッチング速度が速くなり好ましいが、 表面酸化膜 が 2 5 Aより薄くなると耐熱性が低くなり、 200°C以上の高温にさらさ れた場合、 変色が生じてしまう可能性があり、 注意が必要である。 ま た、 絶縁層のエッチング速度は表面酸化膜の厚みばらつきにより、 変 動するので、 表面酸化膜は一定の厚みであることが好ましい。 一方、 5 O A以上場合は、 絶縁層のエッチング速度が著しく遅くなり生産性 が非常に悪くなるという不都合が起き、 好ましくない。 さらに、 エツ チング速度が遅いために、 所謂オーバ一エッチング現象が起きやすく、 微細な加工、 例えば 30^m幅のライン状の加工が不可能となり、 微細 加工が要求されるサスペンションの小型化に対応することが困難にな り、 好ましくない。
AE Sにて経時で検出される酸素元素と主たる金属元素の原子濃度 が同一となる時点で観察される酸化皮膜の厚みは、 TEM、 S EM等 で観測可能である。 TEMとは、 透過型電子顕微鏡のことであり、 極 微小部の表面、 断面の観察とその部分の構造と元素分析ができるもの であり、 具体的には薄片化した試料に電子線を照射し、 試料を透過し てきた電子を結像させて観察できるものである。 S EMとは、 走査型 電子顕微鏡のことである。
本発明の金属積層体における金属としては、 好ましくは鉄元素、 銅 元素、 アルミニウム元素、 ニッケル元素、 モリブデン元素から選ばれ る一種以上の元素を含んでなる金属であり、 具体例として銅、 ニッケ ル、 アルミニウム、 ステンレス鋼、 またはそれらの合金からなる群か ら選ばれたものが挙げられ、 好ましくは、 ステンレス鋼であり、 さら に好ましくは、 S U S 3 0 4である。
金属として S U S 3 0 4を用いる場合、 S U S 3 0 4の表面酸化皮 膜のコントロールは、 圧延されて薄くなった材料の歪み取りを行うた めに、 材料に引っ張り張力をかけながら、 高温下の水素ガスを含む窒 素ガス中で一定時間の放置を行うテンションァニール処理での、 温度 と時間を調整することにより行うことができる。 表面酸化皮膜厚みは テンションァ二一ル処理中での酸化 · 還元反応により増減するので、 厚みを薄くするには高温 · 長時間の処理を施すのが好ましい。 テンシ ョンァ二一ル処理の好ましい条件としては、 温度 1 0 0 0 °C〜 1 2 0 0 °C、 時間 1 0分〜 2 0分である。
本発明において、 金属の厚みは好ましくは 2〜 1 5 0 mであり、 よ り好ましくは、 1 0〜 1 0 0 111でぁる。
本発明の金属積層体における絶縁層としては、 具体例として例えば ポリイミ ド、 ポリアミ ド、 ポリアミ ドイミ ド等から選ばれた樹脂が挙 げられる。 好ましくはポリイミ ドであり、 さらに好ましくは、 ポリイ ミ ドが、 熱可塑性ポリイミ ド /非熱可塑性ポリイミ ド 熱可塑性ポリ イミ ドの構成からなるものである。
本発明の金属積層体における絶縁層は、 具体的には熱可塑性榭脂お よび非熱可塑性樹脂の単層、 またはそれらの組み合わせからなる多層 構造であることが好ましい。
また、 更に本発明の金属積層体における絶縁層としては、 平均熱膨 張係数が、 1 0 ppm/°C以上 2 5 ppmZ°C以下であるものが好ましい。 より好ましくは 1 5 ppm ^C以上 2 0 ppmZ°C以下である。 この範囲に あると、 平均線膨張係数が金属に近く、 金属積層体の反りが生じにく い為好ましい。
本発明の金属積層体における絶縁層に使用される熱可塑性樹脂とし ては、 特に限定されないが、 好ましくは 1 , 3—ビス ( 3—アミノフ エノキシ) ベンゼン、 1 , 3—ビス ( 3 — ( 3—アミノフエノキシ) フエノキシ) ベンゼン、 4, 4 ' 一ビス ( 3—アミノフエノキシ) ビ フエニル及び 3, 3 ' —ジァミノべンゾフエノンからなる群から選ば れた少なく とも 1種のジァミンとピロメリッ ト酸二無水物、 3 , 3 ', 4 , 4 ' —ビフエニルテトラカルボン酸二無水物、 3 , 3 ', 4, 4, —ベンゾフエノンテトラカルボン酸二無水物、 又は 3, 3 ', 4, 4 ' ージフエ二ルェ一テルテトラカルボン酸二無水物からなる群から選ば れた少なく とも 1種のテトラカルボン酸とを重合して得られる熱可塑 性ポリイミ ドである。
前述の熱可塑性ポリイミ ドを製造する場合、 ジァミン成分とテトラ カルボン酸二無水物の反応モル比は、 0.75〜し 25の範囲が好ましい。 本発明の金属積層体の構成の具体例を挙げると、 金属板上に絶縁層 が積層される片面金属積層体あるいは、 金属板上に絶縁層、 金属板の 順で構成される両面金属積層体であり、 好ましくは、 銅、 sus、 銅 合金から選ばれる金属層 zポリイミ ド層 zsus層からなる両面金属 積層体である。
金属積層体の絶縁層として、 ポリイミ ドを使用した場合、 ポリイミ ドエツチング方法としては、 主にヒドラジンを用いるウエッ トエッチ ング法ゃプラズマエッチング法が存在するが、 ポリイミ ドエッチング 速度に関してはどちらでも大差なく、 使用可能である。
本発明は、 該金属積層体を被エッチング材とするプラズマエツチン グ方法、 該金属積層体をアルカリ水溶液にてエッチングすることを特 徵とする金属積層体のゥエツ ト エッチング方法も提供するものであ る。
金属積層体の絶縁層をプラズマエッチング法にて除去するには、 力 ソード電極、 アノード電極、 プラズマガス導入管を備えたプラズマ加 ェ装置を使用するのが好ましい。 プラズマ加工装置としては、 例えば 特開 2 0 0 0— 2 9 3 9 6 6号公報に開示されているプラズマ加工装 置を用いることができる。 プラズマエッチングの条件としては、 エツ チングガスの圧力は 3〜 5 OPaが好ましい。 エッチングガスの成分と しては、 酸素を主成分として SF6を 1 0〜 2 0 %加える。 さらに、 Ar を 5〜 1 5 %加えることもできる。また、 SF6のかわりに NF3、 CF4、 CHF3、 等を用いても良い。 エッチングガスの流量は、 好ましくは 3 0〜 3 0 0 0 s c c m程度で行う。 パワーは好ましくは 0. 5〜 5 Wで行う。 金 属積層体の絶縁層として、 ポリイミ ドを使用した場合、 ポリイミ ドエ ツチングのエツチング速度は、 前述のエッチング条件でエッチングし たときの、 絶縁層が完全にエッチング除去されるのに要した時間で、 絶縁層の重量を割った値とする。
絶縁層をゥエツ トエッチング方法にて除去する場合には、 強アル力 リの水溶液を用いることができる。 強アルカリの水溶液としては、 2 0〜 5 0 w t %の水酸化力リゥム水溶液が好ましく用いることができ る。 具体的には、 特開平 1 0— 9 7 0 8 1号公報に開示されているよ うなアルカリ-アミン系エッチング液を用いることができる。 エツチン グ液は加熱して用いることが好ましく、 およそ 6 0〜 9 0 °Cの温度に することがさらに好ましい。
金属積層体の絶縁層として、 ポリイミ ドを使用した場合のエツチン グ速度は、 8 0 °Cに加熱した 3 0 w t %水酸化力リゥム水溶液でエツ チングを行い、 絶縁層が完全にエッチング除去されるのに要した時間 で、 絶縁層の重量を割った値とする。
金属積層体の金属として金属の酸化皮膜厚みが 0 A以上 5 O A未満 のものを用いて絶縁層のプラズマエッチングを施す場合、 エッチング 速度は、 5 mg/min以上となり好ましい。 ウエッ トエッチングを施す 場合は、 2 mg/秒以上となり好ましい。 エッチング速度が当該値より も小さい場合は、 所謂ォ一バーエッチング現象が観察され、 微細加工 が実質上できなくなるという不都合が生じる。
本発明の金属積層体の製造方法としては、 絶縁層にポリイミ ドを使 用し、 金属として S U S 3 0 4及び銅合金を使用したポリイミ ド金属 積層体の場合の一例を挙げると、 銅合金箔に熱可塑性ポリイミ ド Z非 熱可塑性ポリイミ ド Z熱可塑性ポリイミ ドを順次塗布 ·キュアを行い、 S U S 3 0 4と熱圧着して積層する方法や、 非熱可塑性ポリイミ ドフ イルムの両面に熱可塑性ポリイミ ドを塗布して得られる両面接着シ一 トを用いて、 銅合金と S U S 3 0 4を各々熱圧着で積層する方法が挙 げられる。 尚、 熱圧着方法としては熱プレス、 ラミネート等が挙げら れる。
より具体的な製造方法の一例としては、 まず、 使用する金属である
S U S 3 0 4の薄帯からなるロールから一部取り出して金属酸化膜厚 みを AE Sを用いて測定する。 酸化膜厚みが 0 A以上 5 0 A未満とな つた口一ルを選択して用いる。 次いで、 銅合金上に熱可塑性ポリイミ ドの前駆体であるポリアミック酸を含むワニスを塗布し、 約 6 0〜 4 0 0 °Cにおいて乾燥 · キユアして熱可塑性ポリイミ ド層を形成し、 そ の上に、 非熱可塑性ポリイミ ドの前駆体であるポリァミック酸を含む ワニスを塗布し、 6 0〜 4 0 0 °Cにおいて乾燥 · キュアして熱可塑性 ポリイミ ド層を形成し、 その上に、 熱可塑性ポリイミ ドの前駆体であ るポリアミック酸を含むワニスを塗布し、 6 0〜 4 0 0 °Cにおいて乾 燥 · キュアして熱可塑性ポリイミ ド層を形成し、 さらに、 熱可塑性ポ リイミ ドの表面に、 S U S 3 0 4を 1 5 0〜 6 0 0 °Cにおいて熱圧着 することによるか、 または、 非熱可塑性ポリイミ ドフィルムの両面に 熱可塑性ポリイミ ドの前駆体であるポリァミック酸を含むワニスを塗 布し、 6 0〜4 0 0 °Cにおいて乾燥 · キュアして両面熱可塑性ポリイ ミ ド接着シートを形成し、 その両面に銅合金、 S U S 3 04を各々 1 5 0〜 6 0 0 °Cにおいて熱圧着することによる方法が挙げられる。 使用可能な接着シートのベースフィルムは、 特に限定はないが、 巿 販の非熱可塑性ポリイミ ドフィルムを用いることも可能である。 具体 的な例として、 宇部興産 (株) 社製ポリイミ ドフィルム U p i 1 e x (登録商標) シリーズ、 鐘淵化学工業 (株) 社製ポリイミ ドフィルム A p i c a l (登録商標) シリーズ、 東レ · デュポン (株) 社製ポリ イミ ドフィルム K a p t o n (登録商標) シリーズ、 東レ(株)社製ァ ミ ドフィルムァラミカシリーズ等が挙げられる。
本発明において、絶縁層の厚みは、好ましくは 5〜 2 5 0 ΖΠ1であり、 より好ましくは 8〜 5 0 mである。 絶縁層として、 熱可塑性ポリイミ ド Z非熱可塑性ポリイミ ド Z熱可塑性ポリイミ ドを用いた場合の好ま しい厚さとしては、 それぞれ、 0. 5 m〜 1 0 mZ 7. 5 zm〜 7 5 ίΐ mZ 0. 5 m〜 1 0 mである。
本発明により提供される金属積層体は、 金属として S US 3 0 4を 用いた場合、 S U S 3 0 4の表面酸化皮膜厚みより S U S 3 0 4をェ ツチングした後のポリイミ ドエッチング速度を推定することが出来る ため、 ポリイミ ドエッチング時間を予め算出することで、 ポリイミ ド エッチング工程の効率化を図ることが可能となる。
本発明によれば、 ポリイミ ドエッチング性に優れた金属積層体が得 られる。 そのため、 本発明のポリイミ ド金属積層体は、 特にハードデ イスクに用いられるサスペンションとして好適に使用される。
ハードディスク用サスペンショ ンの作成方法としては、 一般的に以 下の方法により行なうことができる。
まず、 回路を形成する本発明の金属積層板の金属表面に感光性樹脂 を塗布または、 張り合せにより形成する。 そこに、 所望のパターンの 像が描かれたマスクを密着させ、 感光性樹脂が感度を持つ波長の電磁 波を照射する。 所定の現像液にて未露光部を溶出させ、 所望の回路の 像を金属上に形成する。 その状態のものを塩化第二鉄等の金属を溶解 することができる溶液に浸漬または、 溶液を基板上に噴霧することに より露出している金属を溶解させた後に、 所定の剥離液で感光性樹脂 を剥離し、 回路とする。
次いで、 該金属表面に形成した回路上に同様にして所望のパターン 像が描かれたマスクを密着させゥエツ トエッチングプロセスあるいは プラズマエッチングプロセスにて絶縁層をパターニングする。
パ夕一ニングを行なった後、 レーザ一溶接等により、 ロードビーム と呼ばれるステンレス加工品と接合することにより、 サスペンション が作成できる。
(実施例)
以下、 実施例を示して本発明についてさらに詳細に説明する。
金属 (S U S 3 0 4 ) の表面酸化皮膜厚みと絶縁層 (ポリイミ ド) エッチング速度及び平均熱膨張係数は下記の方法により測定した。 ( 1 ) 表面酸化皮膜測定方法
A E S (ォ一ジェ電子分光法) は VG社、 M I C RO LAB 3 1 0 Fの装置を用い、加速電圧 5.00KV、電流 9. 0 1 X 1 0— 7A、圧力 2. 1 X 1 0— 6 P aにて、 所定時間のイオンエッチングを施し、 金属表面 に存在する元素の種類と量を分析し、 イオンエッチングによる膜厚減 少は T EMで観察し、 測長する。 これにより、 金属元素と酸素元素の 原子濃度が等しくなる点での表面酸化皮膜の厚さを求めることができ る。
( 2 ) ポリイミ ドエッチング速度 (プラズマエッチングの場合) 両面金属積層体の S U S 3 0 4側を塩化第二鉄液にて除去した後、 プラズマエッチング処理を行う。 その条件として、 02、 S F6、 A rガ ス流量をそれぞれ 0. 8 9、 0. 1 9、 0. 0 7 L/m i nとし、 そ の時の圧力が 2 6. 7 P a、 放電出力が 2. 3 K Wとなるようにした チャンバ一中に S U S 3 0 4を除去した片面金属積層体を投入し、 1 5分間処理した。 そのプラズマエッチング前後の重量を電子天秤で測 量し、 エッチング速度を算出した。 ( 3 ) ポリイミ ドエッチング速度 (ウエッ トエッチングの場合) 両面金属積層体の S U S 3 0 4側を塩化第二鉄液にて除去した後、 ウエッ トエッチング処理を行う。 エッチング液としては、 東レエンジ ニアリング株式会社製エッチング液 T P E-3000 (商品名) を用いた。 この液を 8 0 °Cに加温し、 マグネティ ックス夕一ラーで攪拌し、 S U S 3 0 4を除去した片面金属積層体を投入し、 1分間処理した。 その エッチング前後の重量を電子天枰で測量し、 エッチング速度を算出し た。
(4) 熱膨張係数
引っ張り荷重 3 g、 昇温速度 1 0 °CZ分、 温度範囲 100DC〜25(TCの 範囲で、 マックサイエンス社製サ一モメカニカルアナライザー TMA4000 を用いて測定し、 熱膨張係数を算出する。
また、 実施例に用いた溶剤、 酸二無水物、 ジァミンの略称は以下の 通りである。

ジアミン成分として P P Dを 7. 7モル、 O D Aを 1. 1 5モル、 m— B Pを 1. 1 5モル抨量した。 テトラカルボン酸成分として、 B P DAを 5. 4モル、 PMDAを 4. 4 5モル枰量した。 N, N ' — ジメチルァセトアミ ドと N—メチル— 2—ピロリ ドン混合溶媒に溶解 し混合した。 溶媒の比率は、 前者 2 3重量%、 後者 7 7重量%であつ た。 得られたポリアミック酸ワニスの粘度は E型粘度計にて 2 5 °Cに おいて 3 0 0 0 0 c p sであり、 塗工に適したものであった。

市販の銅合金箔 (ォ一リン社製、 商品名 : C 7 0 2 5 (特注銘柄)、 厚み: 1 8 m) 上に、 熱可塑性ポリイミ ド層として、 合成例 2のポリ ァミック酸ワニスを塗布し、 乾燥を行った後、 非熱可塑性ポリイミ ド 層として、 合成例 6のポリアミック酸ワニスを塗布 · 乾燥した後、 熱 可塑性ポリイミ ド層として、 合成例 1 のポリアミック酸ワニスを塗 布 · 乾燥し、 片面金属積層体を作製した。 熱可塑性ポリアミック酸ヮ ニスの塗布には、 リバース口一ルコ一夕一を、 非熱可塑性ポリアミツ ク酸ワニスの塗布には、 ダイコ一夕一を使用し、 塗布 ·乾燥後のポリ イミ ド層の厚みは 1 3 mであった。 尚、 乾燥の最高温度は 3 5 0 °Cで 行った。

<酸化皮膜厚みの測定 >
金属積層体に用いるステンレス箔(新日鐵 (株) 製,商品名: S U S 3 0 4 H— TA、 厚み: 2 0 / m)の酸化皮膜厚みを測定した。 表面酸化皮 膜厚みは 4 0 Aであり、 絶縁層のエッチングに適したものであった。

金属として、 銅合金箔 (オーリン社製、 商品名 : C 7 0 2 5 (特注 銘柄)、 厚み: 1 8 zzm) とステンレス箔(新日鐡社製,商品名: S U S 3 0 4 H— T A、 厚み: 2 O III)を使用した。 両面接着シ一トに C 7 0 2 5 と S U S 3 0 4 Η— ΤΑ箔を各々重ね合わせたものをクッション材 (金陽社製、 商品名 : キンョーボード F 2 0 0 ) ではさみ、 加熱プレ ス機で 2 5 0 °C、 7 0 k g/ c m2の条件下で、 6 0分間加熱圧着して、 S U S 3 0 4 H— TA/熱可塑性ポリイミ ド Z非熱可塑性ポリイミ ド Z熱可塑性ポリイミ ド ZC 7 0 2 5の 5層からなるポリイミ ド金属積 層体を作製した。

市販の銅合金箔 (ォ一リン社製、 商品名 : C 7 0 2 5、 厚み: 1 8 m) 上に、 熱可塑性ポリイミ ド層として、 合成例 3のポリアミック酸ヮ ニスを塗布し、 乾燥を行った後、 非熱可塑性ポリイミ ド層として、 合 成例 4のポリアミック酸ワニスを塗布 ·乾燥した後、 熱可塑性ポリィ ミ ド層として、 合成例 1のポリアミック酸ワニスを塗布 '乾燥し、 片 面金属積層体を作製した。 熱可塑性ポリアミック酸ワニスの塗布には、 リバースロールコ一夕一を、 非熱可塑性ポリアミック酸ワニスの塗布 には、 ダイコ一夕一を使用し、 塗布 · 乾燥後のポリイミ ド層の厚みは 1 3 mであった。 尚、 乾燥の最高温度は 3 5 0 °Cで行った。
ぐ酸化皮膜厚みの測定 >
金属積層体に用いるステンレス箔(新日鐡 (株) 製,商品名: S U S 3 0 4 H— TA、 厚み: 2 0 in)の酸化皮膜厚みを測定した。 表面酸化皮 膜厚みは 3 2 Aであり、 絶縁層のエッチングに適したものであった。 〈熱プレスの実施〉
ステンレス箔には、 新日鐡(株)製,商品名: S U S 3 0 4H— TA、 厚み: 2 0 zm、 を使用した。 片面金属積層体のポリイミ ド面と S U S 3 0 4 H— T A箔を重ね合わせたものをクッシヨン材(金陽(株) 製、 商品名:キンョーボード F 2 0 0 )ではさみ、加熱プレス機で 2 3 0 °C、 6 0 k gノ c m2の条件下で、 3 0分間加熱圧着して、 S U S 3 0 4 H 一 T A/熱可塑性ポリイミ ド /非熱可塑性ポリイミ ド Z熱可塑性ポリ イミ ド/ C 7 0 2 5の 5層からなるポリイミ ド金属積層体を作製した, くポリイミ ド金属積層体の評価〉
得られたポリイミ ド金属積層体を用いて、 S U S 3 0 4側よりゥェ ッ トエッチングを行い、 ポリイミ ドエッチング速度と熱膨張係数を前 述のように測定した結果、 ポリイミ ドエッチング速度は 3. 4mg/ 秒で、 熱膨張係数は 2 0 ppm/°Cであった。 オーバ一エッチングの少な い断面形状であった。
実施例 7
〈両面接着シートの製造〉
非熱可塑性ポリイミ ド層として、 市販のポリイミ ドフィルム (鐘淵 化学工業 (株) 製、 商品名 : ァピカル 1 2. 5 N P I、 厚み: 1 2. 5 m) の両面に合成例 2のポリアミック酸ワニスを塗布 '乾燥し、 両面 接着シートを作製した。 熱可塑性ポリアミック酸ワニスの塗布には、 リバース口一ルコ一夕一を使用し、 塗布 · 乾燥後のポリイミ ド層の厚 みは 1 8 mであった。 尚、 乾燥の最高温度は 2 6 0 °Cで行った。
<酸化皮膜厚みの測定 >
金属積層体に用いるステンレス箔(新日鐵 (株) 製,商品名: S U S 3 0 4 H_T A、 厚み: 2 0 m)の酸化皮膜厚みを測定した。 表面酸化皮 膜厚みは 4 5 Aであり、 絶縁層のエッチングに適したものであった。 く熱プレスの実施〉
金属として、 銅合金箔 (ォ一リン社製、 商品名 : C 7 0 2 5 (特注 銘柄)、 厚み: 1 8 ^m) とステンレス箔(新日鐵 (株) 製,商品名: S U 3 3 0 411—丁八、 厚み: 2 0 m)を使用した。 両面接着シ一トに C 7 0 2 5と S U S 3 0 4 H— TA箔を各々重ね合わせたものをクッショ ン材 (金陽社製、 商品名 : キンョ一ポ一ド F 2 0 0 ) ではさみ、 加熱 プレス機で 2 5 0 °C、 7 0 k gZ cm2の条件下で、 6 0分間加熱圧着 して、 S U S 3 0 4 H— TA/熱可塑性ポリイミ ド /非熱可塑性ポリ ィミ ド Z熱可塑性ポリイミ ド / C 7 0 2 5の 5層からなるポリイミ ド 金属積層体を作製した。
くポリイミ ド金属積層体の評価〉
得られたポリイミ ド金属積層体を用いて、 S U S 3 0 4側よりゥェ ッ トエッチングを行い、 ポリイミ ドエッチング速度と熱膨張係数を前 述のように測定した結果、ポリイミ ドエッチング速度は 5.7m g/秒で 熱膨張係数は 2 2ppm/°Cであった。
比較例 1
く両面接着シートの製造〉
非熱可塑性ポリイミ ド層として、 市販のポリイミ ドフィルム (鐘淵 化学工業 (株) 製、 商品名 : ァピカル 1 2. 5 N P I、 厚み: 1 2. 5 m) の両面に合成例 2のポリアミック酸ワニスを塗布 ·乾燥し、 両面 接着シートを作製した。 熱可塑性ポリアミック酸ワニスの塗布には、 リバースロールコーターを使用し、 塗布 · 乾燥後のポリイミ ド層の厚 みは 1 8 mであった。 尚、 乾燥の最高温度は 2 6 0 °Cで行った。
<酸化皮膜厚みの測定 >
金属積層体に用いるステンレス箔(新日鐡 (株) 製,商品名: S U S 3 04H— TA、 厚み: 2 0 xm)の酸化皮膜厚みを測定した。 表面酸化皮 膜厚みは 8 2 Aであり、 表面酸化皮膜が厚いものであった。

金属として、 銅合金箔 (ォーリン社製、 商品名 : C 7 0 2 5 (特注 銘柄)、 厚み: 1 8 im) とステンレス箔(新日鐡 (株) 製,商品名: S U 3 3 0 4 «[—丁八、 厚み: 2 0 wm)を使用した。 両面接着シ一トに C 7 0 2 5 と S U S 3 0 4 H— T A箔を各々重ね合わせたものをクッショ ン材 (金陽社製、 商品名 : キンョ一ポ一ド F 2 0 0 ) ではさみ、 加熱 プレス機で 2 5 0 、 7 0 1^ 3/ じ m 2の条件下で、 6 0分間加熱圧着 して、 S U S 3 0 4H— TA/熱可塑性ポリイミ ドノ非熱可塑性ポリ ィミ ド Z熱可塑性ポリイミ ド /C 7 0 2 5の 5層からなるポリイミ ド 金属積層体を作製した。
くポリイミ ド金属積層体の評価〉
得られたポリイミ ド金属積層体を用いて、 S U S 3 0 4側よりゥェ ッ トエッチングを行い、 ポリイミ ドエツチング速度と熱膨張係数を前 述のように測定した結果、 ポリイミ ドエッチング速度は 1. 2 mgZ 秒で、 熱膨張係数は 2 2 ppmパ Cであった。
基材に反りはなく、 外観上の問題は無かったが、 エッチング速度が 遅いため、 エッチング後の断面形状が台形状となり、 且つオーバーェ ツチングが発生し、 所望の形状とならなかった。 産業上の利用の可能性 本発明の金属積層体は、 一例として銅合金/ポリイミ ド ZS U S 3 0 4の構成であるポリイミド金属積層体が挙げられ、 その場合ポリイミ ドと S U S 3 0 4の積層界面に存在する S U S 3 0 4の表面酸化皮膜 を測定することで、 S U S 3 0 4をエッチングした後のポリイミ ドエ ツチング速度を推定することが出来るポリイミ ド金属積層体である。 そのため、 ポリイミ ド金属積層体におけるポリイミ ドのエッチング時 間を算出でき、 高生産性のハードディスク ドライブのサスペンショ ン に用いるフレクシャ一を提供することができる。

Claims

請求の範囲
1 . 金属層と絶縁層が積層された層を含んでなり、 かつ絶縁層がェ ツチング処理が施される金属積層体であって、 該絶縁層に接する側の 該金属層表面において、 該金属層を構成する主たる金属元素と酸素元 素の各濃度を A E S (ォ一ジェ電子分光法) により該金属層表面から 該金属層内部方向に向けて経時測定し、 該金属層を構成する主たる金 属元素と酸素元素の原子濃度が等しくなる時点で測定される該金属層 表面の金属酸化膜の厚み値が、 O A以上 5 O A未満であることを特徴 とする金属積層体。
2 . 金属層が、鉄元素、銅元素、 アルミニウム元素、ニッケル元素、 モリブデン元素から選ばれる一種以上の元素を含んでなる請求の範囲 第 1項に記載の金属積層体。
3 . 絶縁層が、 ポリイミ ド、 ポリアミ ド、 ポリアミ ドイミ ドから選 ばれた樹脂である請求の範囲第 1項に記載の金属積層体。
4 . 金属積層体の構成が、 銅、 S U S、 銅合金から選ばれる金属層 /ポリイミ ド層/ S U S層からなる両面金属積層体である請求の範囲 第 1項に記載の金属積層体。
5 . ポリイミ ドが、 熱可塑性ポリイミ ド Z非熱可塑性ポリイミ ド Z 熱可塑性ポリイミ ドの構成からなるものである請求の範囲第 4項に記 載の金属積層体。
6 . 請求の範囲第 1項乃至請求の範囲第 5項のいずれかに記載の 金属積層体から製造されるハ一ドディスク用サスペンションに用いら れるフレクシャ一。
7 . 金属層と絶縁層が積層された層を含んでなり、 かつ絶縁層がェ ツチング処理が施される金属積層体を製造する方法において、 金属に 絶縁層を積層する際、 該絶縁層に接する側の該金属層表面において、 該金属層を構成する主たる金属元素と酸素元素の各濃度を A E S (ォ ージェ電子分光法) により該金属層表面から該金属層内部方向に向け て経時測定し、 該金属層を構成する主たる金属元素と酸素元素の原子 濃度が等しくなる時点で測定される該金属層表面の金属酸化膜の厚み 値が、 O A以上 5 O A未満である金属を選択して用いることを特徴と する金属積層体の製造方法。
8 . 請求の範囲第 1項乃至請求の範囲第 5項に記載のいずれかに 記載の金属積層体を被エッチング材とするプラズマエッチング方法。
9 . 請求の範囲第 1項乃至請求の範囲第 5項に記載のいずれかに 記載の金属積層体をアルカリ水溶液にてエッチングすることを特徴と する金属積層体のゥエツ トエッチング方法。
