本發明關於一種原子層堆積法用薄膜形成用原料,其係含有具有特定構造的鎂化合物;及使用該原料之薄膜之製造方法。
鎂被使用在構成化合物半導體用的成分,關於用來製造這些薄膜的薄膜形成用原料,已有各種原料被報告出來。
薄膜的製造法,可列舉例如濺鍍法、離子鍍法、塗佈熱分解法或溶膠凝膠法等的MOD法、CVD法等。其中,原子層堆積法(也會有稱為ALD法的情形),由於具有組成控制性及階差被覆性優異、適合量產化、可併合積體等許多長處,因此是最適合的製造程序。
有文獻報告了如CVD法及ALD法般的氣相薄膜形成法所可使用的各種材料,然而可適用於ALD法的薄膜形成用原料必須具有被稱為ALD window的溫度區域,且此溫度區域必須足夠寬廣。所以,即使是CVD法可使用的薄膜形成用原料,不適合於ALD法的情形也很多,這是該技術領域中的技術常識。
關於CVD法所使用的鎂化合物,專利文獻1揭示了以雙(取代環戊二烯基)鎂為主成分的氣相成長用鎂原料。另外,專利文獻2揭示了CVD法或ALD法所可使用的各種鎂化合物。

原子層堆積法用薄膜形成用原料,需要熱安定性優異、與反應性氣體在低溫度下反應,能夠以良好的生產性製造薄膜。然而,專利文獻1中並沒有關於ALD法的記載,關於是否可將該鎂化合物適用於ALD法也沒有具體記載。專利文獻2中列舉了各種鎂化合物及周知的薄膜形成方法,然而只記載了將該鎂化合物適用於CVD法的具體例子。
所以,本發明目的為提供一種原子層堆積法用薄膜形成用原料,其係熱安定性優異、與反應性氣體在低溫度下反應,能夠以良好的生產性製造出含鎂的薄膜;及使用該原料之薄膜之製造方法。

本發明之原子層堆積法用薄膜形成用原料,其特徵為:含有由上述一般式(1)所表示的鎂化合物。

為第二丁基或第三丁基的化合物,熔點低、熱安定性高,與氧化性氣體在低溫度下反應,能夠以良好的生產性形成含鎂的薄膜的效果特別高,故為適合。尤其,上述一般式(1)中,R1
為第二丁基的化合物,其效果特別高,故為特佳。
由上述一般式(1)所表示的鎂化合物的具體例子,可列舉下述化合物No.1~No.3。
由上述一般式(1)所表示的鎂化合物不受其製造方法特別限制,可藉由周知的合成方法來製造。例如可藉由使烷基鎂氯化物與1,4-二噁烷與烷基環戊二烯反應的方法、使鎂與烷基環戊二烯反應的方法等來製造。具體而言,可使用正丁基鎂氯化物與1,4-二噁烷與第二丁基環戊二烯作為原料,依照由下述式(2)所表示的反應,製造出化合物No.2。
另外,使用鎂與異丙基環戊二烯作為原料,藉由下述式(3)所表示的反應,可製造出化合物No.1。
本發明之原子層堆積法用薄膜形成用原料,只要含有由上述一般式(1)所表示的鎂化合物即可,其組成會依照目標薄膜的種類而不同。例如在製造含有金屬只有鎂的薄膜的情況,本發明之原子層堆積法用薄膜形成用原料,不含由上述一般式(1)所表示的鎂化合物以外的金屬化合物及半金屬化合物。另一方面,在製造含有鎂與鎂以外的金屬及/或半金屬的薄膜的情況,本發明之原子層堆積法用薄膜形成用原料中,除了由上述一般式(1)所表示的鎂化合物之外,還可含有含有鎂以外的金屬的化合物及/或含有半金屬的化合物(以下亦稱為其他前驅物)。本發明之原子層堆積法用薄膜形成用原料,如後述般,進一步還可含有有機溶劑及/或親核性試劑。
本發明之原子層堆積法用薄膜形成用原料的形態,可依照所使用的原子層堆積法的輸送供給方法等的手段適當地選擇。
上述輸送供給方法,已知有在貯藏了本發明之原子層堆積法用薄膜形成用原料的容器(以下也會有簡記為「原料容器」的情形)中,藉由加熱及/或減壓使其氣化成為蒸氣,將該蒸氣與因應必要使用的氬、氮、氦等的載體氣體一起導入設置了基體的成膜室內(以下也會有記載為「堆積反應部」的情形)的氣體輸送法;將本發明之原子層堆積法用薄膜形成用原料以液體或溶液的狀態輸送至氣化室,在氣化室中加熱及/或減壓使其氣化成為蒸氣,將該蒸氣導入成膜室內的液體輸送法。在氣體輸送法的情況,可將由上述一般式(1)所表示的鎂化合物直接製成原子層堆積法用薄膜形成用原料。在液體輸送法的情況,可直接將由上述一般式(1)所表示的鎂化合物,或將使該鎂化合物溶於有機溶劑而成的溶液製成原子層堆積法用薄膜形成用原料。這些原子層堆積法用薄膜形成用原料亦可進一步含有其他前驅物、親核性試劑等。
另外,在多成分系統的ALD法中,已知有使原子層堆積法用薄膜形成用原料的各成分獨立氣化然後供給的方法(以下也會有記載為「單源法」的情形);及使多成分原料預先以所希望的組成混合而成的混合原料氣化然後供給的方法(以下也會有記載為「混合源法」的情形)。在混合源法的情況,可將由上述一般式(1)所表示的鎂化合物與其他前驅物的混合物或使該混合物溶於有機溶劑而成的混合溶液製成原子層堆積法用薄膜形成用原料。此混合物或混合溶液亦可進一步含有親核性試劑等。
上述有機溶劑並不受特別限制,可使用一般周知的有機溶劑。該有機溶劑,可列舉例如醋酸乙酯、醋酸丁酯、醋酸甲氧基乙酯等的醋酸酯類;四氫呋喃、四氫吡喃、乙二醇二甲醚、二乙二醇二甲醚、三乙二醇二甲醚、二丁醚、二噁烷等的醚類;甲基丁基酮、甲基異丁基酮、乙基丁基酮、二丙基酮、二異丁基酮、甲基戊基酮、環己酮、甲基環己酮等的酮類;己烷、環己烷、甲基環己烷、二甲基環己烷、乙基環己烷、庚烷、辛烷、甲苯、二甲苯等的烴類;1-氰基丙烷、1-氰基丁烷、1-氰基己烷、氰基環己烷、氰基苯、1,3-二氰基丙烷、1,4-二氰基丁烷、1,6-二氰基己烷、1,4-二氰基環己烷、1,4-二氰基苯等的具有氰基的烴類;吡啶、盧剔啶等。這些有機溶劑,可依照溶質的溶解性、使用溫度與沸點、引火點的關係等,可單獨使用或將兩種以上混合使用。在使用這些有機溶劑的情況,前驅物溶於有機溶劑而成的溶液的原料中的前驅物總量為0.01莫耳/升~2.0莫耳/升,尤其以0.05莫耳/升~1.0莫耳/升為佳。前驅物總量,在本發明之原子層堆積法用薄膜形成用原料不含由上述一般式(1)所表示的鎂化合物以外的金屬化合物及半金屬化合物的情況,是指該鎂化合物的量,在本發明之原子層堆積法用薄膜形成用原料除了該鎂化合物之外還含有含其他金屬的化合物及/或含半金屬的化合物(其他前驅物)的情況,是指該鎂化合物及其他前驅物的合計量。
另外,在多成分系統的ALD法的情況,與由上述一般式(1)所表示的鎂化合物一起使用的其他前驅物並不受特別限制,可使用原子層堆積法用薄膜形成用原料一般使用的周知前驅物。
上述其他前驅物,可列舉選自醇化合物、二醇化合物、β-二酮化合物、環戊二烯化合物、有機胺化合物等的作為有機配位子使用的化合物所構成的群中的一種或兩種以上與矽或金屬形成的化合物。另外,前驅物的金屬種類,可列舉鋰、鈉、鉀、鈣、鍶、鋇、鈦、鋯、鉿、釩、鈮、鉭、鉻、鉬、鎢、錳、鐵、釕、鈷、銠、銥、鎳、鈀、鉑、銅、銀、金、鋅、鋁、鎵、銦、鍺、錫、鉛、銻、鉍、鈧、釕、釔、鑭、鈰、鐠、釹、鉅、釤、銪、釓、鋱、鏑、鈥、鉺、銩、鐿或鎦。
作為上述其他前驅物的有機配位子使用的醇化合物,可列舉甲醇、乙醇、丙醇、異丙醇、丁醇、第二丁醇、異丁醇、第三丁醇、戊基醇、異戊基醇、第3戊基醇等的烷基醇類;2-甲氧基乙醇、2-乙氧基乙醇、2-丁氧基乙醇、2-(2-甲氧基乙氧基)乙醇、2-甲氧基-1-甲基乙醇、2-甲氧基-1,1-二甲基乙醇、2-乙氧基-1,1-二甲基乙醇、2-異丙氧基-1,1-二甲基乙醇、2-丁氧基-1,1-二甲基乙醇、2-(2-甲氧基乙氧基)-1,1-二甲基乙醇、2-丙氧基-1,1-二乙基乙醇、2-第二丁氧基-1,1-二乙基乙醇、3-甲氧基-1,1-二甲基丙醇等的醚醇類;二甲基胺基乙醇、乙基甲基胺基乙醇、二乙基胺基乙醇、二甲基胺基-2-戊醇、乙基甲基胺基-2-戊醇、二甲基胺基-2-甲基-2-戊醇、乙基甲基胺基-2-甲基-2-戊醇、二乙基胺基-2-甲基-2-戊醇等的二烷基胺基醇類等。
作為上述其他前驅物的有機配位子使用的二醇化合物,可列舉1,2-乙二醇、1,2-丙二醇、1,3-丙二醇、2,4-己二醇、2,2-二甲基-1,3-丙二醇、2,2-二乙基-1,3-丙二醇、1,3-丁二醇、2,4-丁二醇、2,2-二乙基-1,3-丁二醇、2-乙基-2-丁基-1,3-丙二醇、2,4-戊二醇、2-甲基-1,3-丙二醇、2-甲基-2,4-戊二醇、2,4-己二醇、2,4-二甲基-2,4-戊二醇等。
另外,β-二酮化合物,可列舉乙醯丙酮、己-2,4-二酮、5-甲基己-2,4-二酮、庚-2,4-二酮、2-甲基庚-3,5-二酮、5-甲基庚-2,4-二酮、6-甲基庚-2,4-二酮、2,2-二甲基庚-3,5-二酮、2,6-二甲基庚-3,5-二酮、2,2,6-三甲基庚-3,5-二酮、2,2,6,6-四甲基庚-3,5-二酮、辛-2,4-二酮、2,2,6-三甲基辛-3,5-二酮、2,6-二甲基辛-3,5-二酮、2,9-二甲基壬-4,6-二酮、2-甲基-6-乙基癸-3,5-二酮、2,2-二甲基-6-乙基癸-3,5-二酮等的烷基取代β-二酮類;1,1,1-三氟戊-2,4-二酮、1,1,1-三氟-5,5-二甲基己-2,4-二酮、1,1,1,5,5,5-六氟戊-2,4-二酮、1,3-二全氟己基丙-1,3-二酮等的氟取代烷基β-二酮類;1,1,5,5-四甲基-1-甲氧基己-2,4-二酮、2,2,6,6-四甲基-1-甲氧基庚-3,5-二酮、2,2,6,6-四甲基-1-(2-甲氧基乙氧基)庚-3,5-二酮等的醚取代β-二酮類等。
另外,環戊二烯化合物,可列舉環戊二烯、甲基環戊二烯、乙基環戊二烯、丙基環戊二烯、異丙基環戊二烯、丁基環戊二烯、第二丁基環戊二烯、異丁基環戊二烯、第三丁基環戊二烯、二甲基環戊二烯、四甲基環戊二烯等,作為上述有機配位子所使用的有機胺化合物,可列舉甲胺、乙胺、丙胺、異丙胺、丁胺、第二丁胺、第三丁胺、異丁胺、二甲胺、二乙胺、二丙胺、二異丙胺、乙基甲胺、丙基甲胺、異丙基甲基胺等。
上述其他前驅物,在該技術領域為周知的物質,其製造方法也已周知。若列舉製造方法的一例,則例如在使用醇化合物作為有機配位子的情況,使先前敘述的金屬的無機鹽或其水合物與該醇化合物的鹼金屬烷氧化物反應,可製造出前驅物。此處,金屬的無機鹽或其水合物,可列舉金屬之鹵化物、硝酸鹽等,鹼金屬烷氧化物,可列舉烷氧基鈉、烷氧基鋰、烷氧基鉀等。
在單源法的情況,上述其他前驅物,以由上述一般式(1)所表示的鎂化合物與熱及/或氧化分解的行為表現類似的化合物為佳。在混合源法的情況,上述其他前驅物,以除了由上述一般式(1)所表示的鎂化合物與熱及/或氧化分解的行為表現類似之外,混合時不會因為化學反應等而變質的化合物為佳。
另外,本發明之原子層堆積法用薄膜形成用原料,亦可因應必要,為了提升由上述一般式(1)所表示的鎂化合物及其他前驅物的安定性而含有親核性試劑。該親核性試劑,可列舉甘醇二甲醚、二甘醇二甲醚、三甘醇二甲醚、四甘醇二甲醚等的乙二醇醚類、18-冠醚-6、二環己基-18-冠醚-6、24-冠醚-8、二環己基-24-冠醚-8、二苯并-24-冠醚-8等的冠醚類、乙二胺、N,N'-四甲基乙二胺、二乙三胺、三乙四胺、四乙五胺、五乙六胺、1,1,4,7,7-五甲基二乙三胺、1,1,4,7,10,10-六甲基三乙四胺、三乙氧基三乙烯胺等的多胺類、四氮雜環十四烷、四氮雜環十二烷等的環狀多胺類、吡啶、吡咯啶、哌啶、嗎啉、N-甲基吡咯啶、N-甲基哌啶、N-甲基嗎啉、四氫呋喃、四氫吡喃、1,4-二噁烷、噁唑、噻唑、氧硫雜環戊烷等的雜環化合物類、乙醯醋酸甲酯、乙醯醋酸乙酯、乙醯醋酸-2-甲氧基乙酯等的β-酮酯類或乙醯丙酮、2,4-己二酮、2,4-庚二酮、3,5-庚二酮、二特戊醯基甲烷等的β-二酮類。這些親核性試劑的使用量,相對於前驅物總量1莫耳,以在0.1莫耳~10莫耳的範圍為佳,在1莫耳~4莫耳的範圍為較佳。
本發明之原子層堆積法用薄膜形成用原料中,盡可能不含其構成成分以外的雜質金屬元素成分、雜質氯等的雜質鹵素成分、及雜質有機成分。雜質金屬元素成分,各元素以100ppb以下為佳,10ppb以下為較佳,總量以1ppm以下為佳,100ppb以下為較佳。尤其在作為LSI的閘極絕緣膜、閘極膜、阻隔層來使用的情況,必須減少對所得到的薄膜的電特性有影響的鹼金屬元素及鹼土類金屬元素的含量。雜質鹵素成分,以100ppm以下為佳,10ppm以下為較佳,1ppm以下為最佳。雜質有機成分總量以500ppm以下為佳,50ppm以下為較佳,10ppm以下為最佳。另外,水分會成為原子層堆積法用薄膜形成用原料中的顆粒發生或薄膜形成時的顆粒發生的原因,因此前驅物、有機溶劑及親核性試劑,為了減少其中的水分,使用時宜盡可能預先將水分去除。前驅物、有機溶劑及親核性試劑的水分含量,分別以10ppm以下為佳,1ppm以下為較佳。
另外,本發明之原子層堆積法用薄膜形成用原料中,為了減少或防止顆粒污染所形成的薄膜,以盡可能不含顆粒為佳。具體而言,利用光散射式液中粒子偵測器對液相進行顆粒測定時,大於0.3μm的粒子數目,1mL的液相中,以100個以下為佳,大於0.2μm的粒子數目,1mL的液相中,以1000個以下為較佳,大於0.2μm的粒子數目,1mL的液相中,以100個以下為最佳。
本發明之薄膜之製造方法,其係在基體表面製造出含有鎂原子的薄膜的方法,其特徵為包含:使上述原子層堆積法用薄膜形成用原料氣化,堆積在基體表面,形成前驅物薄膜的步驟;及使前驅物薄膜與反應性氣體反應,在基體表面形成含有鎂原子的薄膜的步驟。
上述基體的材質,可列舉例如矽;氮化矽、氮化鈦、氮化鉭、氧化鈦、氮化鈦、氧化釕、氧化鋯、氧化鉿、氧化鑭等的陶瓷;玻璃;金屬鈷等的金屬。基體的形狀,可列舉板狀、球狀、纖維狀、鱗片狀。基體表面可為平面或溝渠構造等的三維構造。
另外,將上述原子層堆積法用薄膜形成用原料氣化所得到的蒸氣導入設置了基體的成膜室內的方法,可列舉前述氣體輸送法、液體輸送法、單源法、混合源法等。
上述反應性氣體,可列舉例如氧、臭氧、二氧化氮、一氧化氮、水蒸氣、過氧化氫、蟻酸、醋酸、醋酸酐等的氧化性氣體、氫等的還原性氣體、單烷基胺、二烷基胺、三烷基胺、伸烷基二胺等的有機胺化合物、聯胺、氨等的氮化性氣體等。這些反應性氣體可單獨使用或將兩種以上混合使用。其中,本發明之原子層堆積法用薄膜形成用原料,具有與氧化性氣體特異地在低的溫度下反應的性質,尤其與臭氧及水蒸氣在低溫度下反應。從一個循環所得到的膜厚厚,能夠以良好的生產性製造出薄膜的觀點看來,以使用含有臭氧或水蒸氣作為反應性氣體的氣體為佳,使用含有水蒸氣的氣體為較佳。
上述製造條件,進一步可列舉使原子層堆積法用薄膜形成用原料氣化成為蒸氣時的溫度及壓力。使原子層堆積法用薄膜形成用原料氣化成為蒸氣的步驟,可在原料容器內進行,或在氣化室內進行。在任一情況中,本發明之原子層堆積法用薄膜形成用原料皆以在0℃~200℃下蒸發為佳。另外,在原料容器內或氣化室內使原子層堆積法用薄膜形成用原料氣化成為蒸氣的情況,原料容器內的壓力及氣化室內的壓力任一者皆以1Pa~10000Pa為佳。
另外,本發明之薄膜之製造方法中的製造條件並未受到特別限定,例如可因應所希望的薄膜的厚度或種類,適當地決定反應溫度(基體溫度)、反應壓力、堆積速度等。關於反應溫度,以本發明之原子層堆積法用薄膜形成用原料充分反應的溫度100℃以上為佳,150℃~400℃為較佳,在相應於反應性氣體的ALD-window內使用。膜厚可藉由循環的次數來控制,以得到所希望的膜厚。
以下針對上述ALD法的各步驟,以形成氧化鎂薄膜的情況為例詳細說明。首先,將原子層堆積法用薄膜形成用原料的蒸氣導入成膜室(原料導入步驟)。將原子層堆積法用薄膜形成用原料製成蒸氣時,合適的溫度及壓力,會在0℃~200℃、1Pa~10000Pa的範圍內。接下來,使導入成膜室的蒸氣堆積在基體表面,在基體表面形成前驅物薄膜(前驅物薄膜形成步驟)。此時,可將基體加熱或將成膜室加熱來進行加熱。進行此步驟時的基體溫度以室溫~500℃為佳,150℃~400℃為較佳。將本發明之原子層堆積法用薄膜形成用原料與氧化性氣體組合使用的情況,ALD-window大概在200℃~400℃的範圍。進行此步驟時,系統(成膜室內)的壓力以1Pa~10000Pa為佳,10Pa~1000Pa為較佳。
接下來,將未反應的原子層堆積法用薄膜形成用原料的蒸氣或副生成的氣體由成膜室排除(排氣步驟)。未反應的原子層堆積法用薄膜形成用原料的蒸氣或副生成的氣體,由成膜室完全排除是理想的,然而未必一定要完全排除。排氣方法,可列舉藉由氮、氦、氬等的惰性氣體將系統內驅氣的方法、將系統內減壓來排氣的方法、將該等組合的方法等。在減壓的情況,減壓度以0.01Pa~300Pa為佳,0.01Pa~100Pa為較佳。
接下來,在成膜室中導入氧化性氣體作為反應性氣體,藉由該氧化性氣體的作用或該氧化性氣體及熱的作用,由在先前的前驅物薄膜形成步驟形成的前驅物薄膜形成氧化鎂薄膜(氧化鎂薄膜形成步驟)。在此步驟中,熱作用時,溫度以室溫~500℃為佳,150℃~400℃為較佳。在將本發明之原子層堆積法用薄膜形成用原料與氧化性氣體組合使用的情況,ALD window大概在200℃~400℃的範圍,因此以在200℃~400℃的範圍使前驅物薄膜與氧化性氣體反應為最佳。此步驟進行時,系統(成膜室內)的壓力以1Pa~10000Pa為佳,10Pa~1000Pa為較佳。本發明之原子層堆積法用薄膜形成用原料,能夠以良好的生產性製造出與氧化性氣體的反應性良好,殘留碳含量少、高品質的含有氧化鎂的薄膜。
在本發明之薄膜之製造方法中,將由上述原料導入步驟、前驅物薄膜形成步驟、排氣步驟及含金屬氧化物的薄膜的形成步驟所構成的一連串操作所進行的薄膜堆積定為一個循環,可重覆此循環多次至得到必要的膜厚的薄膜為止。此情況下,進行一個循環之後,與上述排氣步驟同樣地,由成膜室將未反應的反應性氣體(在形成含有氧化鎂的薄膜的情況為氧化性氣體)及副生成的氣體排除,然後進行下一個循環為佳。
另外,在本發明之薄膜之製造方法中,可施加電漿、光、電壓等的能量,或可使用觸媒。施加該能量的時期及使用觸媒的時期並不受特別限定,例如可在原料導入步驟中,導入原子層堆積法用薄膜形成用原料的蒸氣時;在前驅物薄膜形成步驟或含有氧化鎂的薄膜形成步驟中的加熱時;在排氣步驟中,系統內排氣時;在含有氧化鎂的薄膜形成步驟中,導入氧化性氣體時;或在上述各步驟之間。
另外,在本發明之薄膜之製造方法中,形成薄膜後,為了得到更良好的電特性,亦可在惰性氣體環境下、氧化性氣體環境下或還原性氣體環境下進行退火處理,在必須進行階差填埋的情況,亦可設置回流步驟。此情況下的溫度以200℃~1000℃,250℃~500℃為佳。
使用本發明之原子層堆積法用薄膜形成用原料來製造薄膜的裝置,可使用周知的原子層堆積法用裝置。裝置的具體例子,可列舉如圖1般的能夠起泡供給前驅物的裝置,或如圖2般具有氣化室的裝置。另外,還可列舉如圖3及圖4般,可對於反應性氣體進行電漿處理的裝置。不限於如圖1~圖4般的單片式裝置,還可使用利用了批式爐而且可同時處理多枚的裝置。
使用本發明之原子層堆積法用薄膜形成用原料所製造出的薄膜,藉由適當地選擇其他前驅物、反應性氣體及製造條件,可製作出金屬、氧化物陶瓷、氮化物陶瓷、玻璃等的所希望的種類的薄膜。已知該薄膜會表現出電特性及光學特性等,並且被應用在各種用途。例如這些薄膜被廣泛使用於例如以DRAM元件為代表的記憶元件的電極材料、電阻膜、硬碟的記錄層所使用的反磁性膜及固體高分子形燃料電池用的觸媒材料等的製造。
[實施例]
[實施例]
以下藉由製造例、評估例、實施例及比較例進一步詳細說明本發明。然而,本發明完全不受以下的實施例等所限制。
[製造例1]化合物No.2的合成
在1L四口燒瓶中加入正丁基氯化鎂的THF溶液(2mol/L)112.5mL,並加入1,4-二噁烷58mL,然後在40℃下進行加熱攪拌2小時。在此反應溶液中,在室溫(20℃)下加入正戊烷250mL之後,滴入第二丁基環戊二烯38.2g。在室溫下攪拌19小時後,將所得到的懸浮液過濾,在減壓下以90℃油浴實施脫溶劑。將所產生的鎂錯合物,以120℃油浴、45Pa進行蒸餾,得到淡黃色透明液體的化合物No.2(產量22.06g、產率73.5%)。
[製造例1]化合物No.2的合成
在1L四口燒瓶中加入正丁基氯化鎂的THF溶液(2mol/L)112.5mL,並加入1,4-二噁烷58mL,然後在40℃下進行加熱攪拌2小時。在此反應溶液中,在室溫(20℃)下加入正戊烷250mL之後,滴入第二丁基環戊二烯38.2g。在室溫下攪拌19小時後,將所得到的懸浮液過濾,在減壓下以90℃油浴實施脫溶劑。將所產生的鎂錯合物,以120℃油浴、45Pa進行蒸餾,得到淡黃色透明液體的化合物No.2(產量22.06g、產率73.5%)。
(分析值)
(1)常壓TG-DTA
質量50%減少溫度:202℃(760Torr、Ar流量:100mL/分鐘、昇溫速度:10℃/分鐘)
(2)減壓TG-DTA
質量50%減少溫度:121.8℃(10Torr、Ar流量:50mL/分鐘、昇溫速度:10℃/分鐘)
(3)1 H-NMR(重苯)
0.83-0.86ppm(3H, triplet)、1.22-1.24ppm(3H, doublet)、1.38-1.63ppm(2H, multiplet)、2.50-2.58ppm(1H,
multiplet)、5.87-5.90ppm(2H, multiplet)、5.97-6.02ppm
(2H, multiplet)
(1)常壓TG-DTA
質量50%減少溫度:202℃(760Torr、Ar流量:100mL/分鐘、昇溫速度:10℃/分鐘)
(2)減壓TG-DTA
質量50%減少溫度:121.8℃(10Torr、Ar流量:50mL/分鐘、昇溫速度:10℃/分鐘)
(3)1 H-NMR(重苯)
0.83-0.86ppm(3H, triplet)、1.22-1.24ppm(3H, doublet)、1.38-1.63ppm(2H, multiplet)、2.50-2.58ppm(1H,
multiplet)、5.87-5.90ppm(2H, multiplet)、5.97-6.02ppm

[評估例1及比較評估例1]鎂化合物的物性評估
使用TG-DTA測定裝置,在常壓氣體環境下(760 torr)、氧的流量100mL/分鐘的條件下,將製造例1所得到的化合物No.2及下述比較化合物1加熱,確認反應開始溫度。反應開始溫度低的化合物會在低溫度下與氧反應,因此可判斷為適合作為原子層堆積法用薄膜形成用原料。另外,使用DSC測定裝置來測定製造例1所得到的化合物No.2及下述比較化合物1的熱分解發生溫度。熱分解發生溫度高的化合物,不易發生熱分解,可判斷為適合作為原子層堆積法用薄膜形成用原料。
使用TG-DTA測定裝置,在常壓氣體環境下(760 torr)、氧的流量100mL/分鐘的條件下,將製造例1所得到的化合物No.2及下述比較化合物1加熱,確認反應開始溫度。反應開始溫度低的化合物會在低溫度下與氧反應,因此可判斷為適合作為原子層堆積法用薄膜形成用原料。另外,使用DSC測定裝置來測定製造例1所得到的化合物No.2及下述比較化合物1的熱分解發生溫度。熱分解發生溫度高的化合物,不易發生熱分解,可判斷為適合作為原子層堆積法用薄膜形成用原料。

由表1的結果可知,化合物No.2會在與比較化合物1相比低30℃的溫度下與氧反應。另外還可知,化合物No.2具有與比較化合物1相比高出40℃的熱安定性。可知由本發明所得到的由一般式(1)所表示的鎂化合物,與具有類似構造的比較化合物相比,特別適合作為原子層堆積法用薄膜形成用原料。
[實施例1]氧化鎂薄膜的製造
將化合物No.2製成原子層堆積法用薄膜形成用原料,使用圖1所示的裝置,依照以下條件的ALD法,在矽晶圓上製造出氧化鎂薄膜。藉由X光光電子分光法來確認所得到的薄膜的組成,結果所得到的薄膜為氧化鎂,殘留碳含量少於1.0atom%。另外,利用X光反射率法進行膜厚測定,計算其平均值,結果平均膜厚為51.0nm,一個循環所得到的平均膜厚為0.17nm。
將化合物No.2製成原子層堆積法用薄膜形成用原料,使用圖1所示的裝置,依照以下條件的ALD法,在矽晶圓上製造出氧化鎂薄膜。藉由X光光電子分光法來確認所得到的薄膜的組成,結果所得到的薄膜為氧化鎂,殘留碳含量少於1.0atom%。另外,利用X光反射率法進行膜厚測定,計算其平均值,結果平均膜厚為51.0nm,一個循環所得到的平均膜厚為0.17nm。
(條件)
基板:矽晶圓、反應溫度(矽晶圓溫度):300℃、反應性氣體:水蒸氣
將由下述(1)~(4)所構成的一連串步驟定為一個循環,重覆300循環。
(1)將在原料容器溫度:80℃、原料容器內壓力:100Pa的條件下氣化的原子層堆積法用原料導入成膜室,以系統壓力:100Pa使其堆積30秒鐘。
(2)藉由15秒鐘的氬氣驅氣,除去並未堆積的原料。
(3)將反應性氣體導入成膜室,以系統壓力:100Pa使其反應0.1秒鐘。
(4)藉由60秒鐘的氬氣驅氣,除去未反應的反應性氣體及副生成的氣體。
基板:矽晶圓、反應溫度(矽晶圓溫度):300℃、反應性氣體:水蒸氣
將由下述(1)~(4)所構成的一連串步驟定為一個循環,重覆300循環。
(1)將在原料容器溫度:80℃、原料容器內壓力:100Pa的條件下氣化的原子層堆積法用原料導入成膜室,以系統壓力:100Pa使其堆積30秒鐘。
(2)藉由15秒鐘的氬氣驅氣,除去並未堆積的原料。
(3)將反應性氣體導入成膜室,以系統壓力:100Pa使其反應0.1秒鐘。
(4)藉由60秒鐘的氬氣驅氣,除去未反應的反應性氣體及副生成的氣體。
[比較例1]氧化鎂薄膜的製造
原子層堆積法用原料使用了比較化合物1,除此之外,以與實施例1同樣的條件製造出氧化鎂薄膜。藉由X光光電子分光法確認所得到的薄膜的組成,結果所得到的薄膜為氧化鎂,殘留碳含量少於1.0atom%。另外,利用X光反射率法進行膜厚測定,並計算其平均值,結果平均膜厚為36.0nm,一個循環所得到的平均膜厚為0.12nm。
原子層堆積法用原料使用了比較化合物1,除此之外,以與實施例1同樣的條件製造出氧化鎂薄膜。藉由X光光電子分光法確認所得到的薄膜的組成,結果所得到的薄膜為氧化鎂,殘留碳含量少於1.0atom%。另外,利用X光反射率法進行膜厚測定,並計算其平均值,結果平均膜厚為36.0nm,一個循環所得到的平均膜厚為0.12nm。
由實施例1及比較例1的結果可知,在實施例1中,一個循環所得到的膜厚為比較例1的1.4倍以上,能夠以良好的生產性得到高品質的氧化鎂薄膜。
由以上看來,可說依據本發明能夠以良好的生產性製造出高品質的氧化鎂薄膜。

此外,本國際申請是基於2018年4月20日申請的日本特許出願第2018-081484號來主張優先權,並將該日本專利申請的全部內容援用於本國際申請。

Claims (5)
- 一種原子層堆積法用薄膜形成用原料,其係含有由下述一般式(1)所表示的鎂化合物, (式中,R1 表示異丙基、第二丁基或第三丁基)。
- 一種薄膜之製造方法,其係在基體表面製造出含有鎂原子的薄膜的方法,並且包含: 使如請求項1之原子層堆積法用薄膜形成用原料氣化,並堆積在前述基體表面,形成前驅物薄膜的步驟;及 使前述前驅物薄膜與反應性氣體反應,在前述基體表面形成含有鎂原子的薄膜的步驟。
- 如請求項2之薄膜之製造方法,其中前述反應性氣體為氧化性氣體,前述薄膜為氧化鎂。
- 如請求項3之薄膜之製造方法,其中前述氧化性氣體為含有臭氧或水蒸氣的氣體。
- 如請求項3或4之薄膜之製造方法,其中在200℃~400℃的範圍使前述前驅物薄膜與前述反應性氣體反應。
