Abstract

본 발명은 다른 포커스위치에서도 치수정밀도가 좋은 미세패턴을 형성하기 위한 위상쉬프트 포토마스크로서, 석영등으로 된 투명기판(1)상에 크롬등으로 된 차광막(2)을 설치하고, 차광막(2)을 부분적으로 제거한 개구 패턴을 형성한 위상쉬프트 포토마스크에 있어서, 제1의 개구패턴(4a)에 인접하는 주변부에 환상으로 설치한 미세폭의 제2의 개구패턴(4b)의 네귀퉁이의 차광막(2c)을 잔존형성시키고, 제1의 개구패턴(4a)과 제2의 개구패턴(4b)중 어느 한쪽에 위상쉬프터층(3)을 설치한 것이다.

Claims (3)

  1. 투명기판(1)상의 치광막(2)을 부분적으로 제거한 제1의 개구패턴(4a)과, 상기 제1의 개구패턴(4a)에 인접한 주변부에 환상으로 설치한 미세폭의 제2의 개구패턴(4b)을 구비하고, 상기 제1의 개구패턴(4a)과 상기 제2의 개구패턴(4b)중 어느 한쪽에 위상쉬프터층(3)을 설치한 위상쉬프트 포토마스크에 있어서, 상기 제2의 개구패턴(4b)의 네 귀퉁이의 투과광을 제한하도록 차광막(2c)을 잔존형성시킨 것을 특징으로 하는 위상쉬프트 포토마스크.
  2. 제1항에 있어서, 상기 제2의 개구패턴(4b)의 네 귀퉁이의 차광막(2c)형상을 사선상으로 남긴 것을 특징으로 하는 위상쉬프트 포토마스크.
  3. 제1항에 있어서, 상기 제2의 개구패턴(4b)의 네 귀퉁이의 차광막(2c)형상을 곡선상으로 남긴 것을 특징으로 하는 위상쉬프트 포토마스크.
