Abstract

서로 대향되는 2개의 주면(2a,2b)을 갖는 투광성 기판(2)과, 상기 일 주면(2a)에 형성된 광차폐 패턴(3)을 구비하고, 상기 타 주면(2b)은 불규칙하게 분포된 복수의 요철을 포함하고, 상기 요철의 간격과 높이는 상기 포토리소그래피에 사용되는 광 파장의 50 내지 1000배의 범위내에 있는 것을 특징으로 하는 포토리소그래프(photolithography)에서 사용되는 포토마스크.

제1도는 본 발명의 일실시예에 의한 포토마스크의 개략적인 단면도이다.

Claims (4)

  1. 포토리소그래피(photolithography)에 사용되는 포토마스크에 있어서, 서로 대향되는 2개의 주면(2a,2b)을 갖는 투광성 기판(2);및 상기 일주면(2a)에 형성된 광차폐 패턴(3)을 구비하고, 상기 타주면(2b)은 불규칙하게 분포된 복수의 요철을 포함하고, 상기 요철의 간격과 높이는 상기 포토리소그래피에 사용되는 광파장 50 내지 1000배의 범위 내에 있는 것을 특징으로 하는 포토마스크.
  2. 제1항에 있어서, 상기 광은 436nm의 파장을 갖는 g-라인, 365nm의 파장을 갖는 i-라인, 및 248nm의 파장을 갖는 KrF엑시머 레이저로 이루어진 그룹으로부터 선택된 하나인 것을 특징으로 하는 포토마스크.
  3. 포토리소그래피에 사용되는 포토마스크를 제조하기 위한 포토마스크 블랭크(blank)에 있어서, 서로 대향되는 2개의 주면(2a,2b)을 구비한 투광성 기판(2);상기 일 주면(2a)에 형성된 광차폐층(3A);및 상기 광차폐층 상에 형성된 전자빔 레지스트 또는 포토레지스트층(4)을 구비하고, 상기 타주면(2b)은 불규칙하게 분포된 복수의 요철을 포함하고, 상기 요철의 간격과 높이는 상기 포토리소그래피에 사용되는 50 내지 1000배의 범위내에 있는 것을 특징으로 하는 포토마스크 블랭크.
  4. 제3항에 있어서, 상기 광은 436nm의 파장을 갖는 g-라인, 365nm의 파장을 갖는 i-라인, 및 248nm의 파장을 갖는 KrF엑시머 레이저로 이루어진 그룹으로부터 선택된 하나인 것을 특징으로 하는 포토마스크 블랭크.
