Claims (25)

  1. 일반식(1),(2) 또는 (3)으로 나타낸 감광성 화합물.
    상기식에서,
    R은 H－X－R 또는이고,
    X는 C－C단일결합, －O－, －S－, －SO2－
    n은 1 또는 2이고,
    Ra는 H, －OH, －OY, －OZ, 할로겐 또는 저급알킬이며, 이때 적어도 하나의 Ra라디칼은 －OY이고 이의 적어도 하나는 －OZ이며,
    Rb는 H, 알킬, 아릴, 치환된 알킬, 또는 치환된 아릴이고,
    R1은 H 또는이며,
    Rc는 H, －OH, －OY 또는 －OZ이고, 이때적어도 하나의 Rc라디칼은 －OY이며, 이의 적어도 하나는 －OZ이고,
    R2는 H, 알킬, 아릴, 치환된 알킬 또는 치환된 아릴이며,
    Rd는 OH, －OY 또는 －OZ이고, 이때 적어도 하나의 Rd라디칼은 －OY이며, 이의 적어도 하나는 －OZ이고,
    Y는 1, 2－나프토 퀴논 디아지드－4－설포닐이며,
    Z는 －W－R3이고,
    W는또는 －SO2이며,
    R3는 알킬, 아릴, 치환된 알킬 또는 치환된 아릴이다.
  2. (Ⅰ) 일반식 (A), (B) 및 (C)로 이루어진 그룹중에서 선택된 페놀계 화합물:
    (Ⅱ) 1,2－나프토 퀴논 디아지드－4－설폰산(디아조):및
    (Ⅲ) 일반식 W－R3(여기에서, W 및 R3는 이후에 정의하는 바와 같다)로 나타낸 유기산 할라이드의 축합 생성물을 포함하며, 반응된 디아조의 양대 반응된 유기산의 양의 몰비가 약 1:1 내지 약 39:1의 범위인 감광제 조성물.
    상기식에서,
    R은 H, －X－Rb또는이고,
    Ra는 H, －OH, 할로겐, 또는 저급알킬이며, 이때 적어도 2개 내지 6개 이하의 Ra라디칼은 －OH이고,
    X는 C－C단일결합, －O－, －S－, －SO2－,
    n은 1 또는 2이고,
    Rb는 H, 알킬, 아릴, 치환된 알킬 또는 치환된 아릴이며,
    R1은 H 또는이고,
    Rc는 H 또는 －이며, 이때적어도 2개의 R 라디칼은 －OH이고,
    R2는 H, 알킬, 아릴, 치환된 알킬, 또는 치환된 아릴이며,
    W는또는, -SO2-V이고,
    V는 할로겐이며,
    R3는 알킬, 아릴, 치환된 알킬 또는 치환된 아릴이다.
  3. 제2항에 있어서,
    반응된 디아조의 양 대반응된 유기산 할라이드의 양의 몰비가 약 4:1 내지 약 19:1의 범위인 감광제조성물.
  4. 제2항에 있어서,
    반응된 디아조의 양 대반응된 유기산 할라이드의 양의 몰비가 약 93:7 내지 약 85:15의 범위인 감광제 조성물.
  5. 제2의 항에 있어서,
    상기 페놀계 화합물이 디하이드록 시벤조 페논, 트리하이드록 시벤조 페논 또는 테트 라하이드록 시벤조 페논이고, 상기 유기산 할라이드가 저급 알킬 설포닐 할라이드, 벤젠 설포닐 할라이드, 저급 알킬 아실할라이드 또는 벤조일 할라이드인 감광제 조성물.
  6. 제3항에 있어서,
    상기 페놀계 화합물이 디하이드록 시벤조 페논, 트리하이드록 시벤조 페논 또는 테트라하이드록 시벤조 페논이고, 상기 유기산 할라이드가 저급 알킬 설포닐 할라이드, 벤젠 설포닐 할라이드, 저급 알킬 아실할라이드 또는 벤조일 할라이드인 감광제 조성물.
  7. 제4항에 있어서,
    상기 페놀계 화합물이 디하이드록 시벤조 페논, 트리하이드록 시벤조 페논 또는 테트 라하이드록 시벤조 페논이고, 상기 유기산 할라이드가 저급 알킬 설포닐 할라이드, 벤젠 설포닐 할라이드, 저급 알킬 아실 할라이드 또는 벤조일 할라이드인 감광제 조성물.
  8. 제2항에 있어서,
    상기 페놀계 화합물이 2,3,4－트리하이드록 시벤조 페논인 감광제 조성물.
  9. 제3에 있어서,
    상기 페놀계 화합물이 2,3,4－트리하이드록 시벤조 페논인 감광제 조성물.
  10. 제4항에 있어서,
    상기 페놀계 화합물이 2,3,4－트리하이드록 시벤조 페논인 감광제 조성물.
  11. 노볼락 또는 폴리비닐 페놀 수지, 용매 및 제2항에 따른 감광제 조성물의 혼합물을 포함하는 감광성 내식막 조성물.
  12. 노볼락 또는 폴리비닐 페놀 수지, 용매 및 제3항에 따른 감광제 조성물의 혼합물을 포함하는 감광성 내식막 조성물.
  13. 노볼락 또는 폴리비닐 페놀 수지, 용매 및 제4항에 따른 감광제 조성물의 혼합물을 포함하는 감광성 내식막 조성물.
  14. 노볼락 또는 폴리비닐 페놀 수지, 용매 및 제5항에 따른 감광제 조성물의 혼합물을 포함하는 감광성 내식막 조성물.
  15. 노볼락 또는 폴리비닐 페놀 수지, 용매 및 제6항에 따른 감광제 조성물의 혼합물을 포함하는 감광성 내식막 조성물.
  16. 노볼락 또는 폴리비닐 페놀 수지, 용매 및 제7항에 따른 감광제 조성물의 혼합물을 포함하는 감광성 내식막 조성물.
  17. 노볼락 또는 폴리비닐 페놀 수지, 용매 및 제8항에 따른 감광제 조성물의 혼합물을 포함하는 감광성 내식막 조성물.
  18. 노볼락 또는 폴리비닐 페놀 수지, 용매 및 제9항에 따른 감광제 조성물의 혼합물을 포함하는 감광성 내식막 조성물.
  19. 노볼락 또는 폴리비닐 페놀 수지, 용매 및 제10항에 따른 감광제 조성물의 혼합물을 포함하는 감광성 내식막 조성물.
  20. 노볼락 또는 폴리비닐 페놀 수지, 용매 및 제1항에 따른 감광제 조성물의 혼합물을 포함하는 감광성 내식막 조성물.
  21. 제8항에 있어서,
    상기 용매가 프로필렌 글리콜 메틸 에테르 아세테이트인 감광성 내식막 조성물.
  22. 제9항에 있어서,
    상기 용매가 프로필렌 글리콜 메틸 에테르 아세테이트인 감광성 내식막 조성물.
  23. 제10항에 있어서,
    상기 용매가 프로필렌 글리콜 메틸 에테르 아세테이트인 감광성 내식막 조성물.
  24. 일반식(A), (B) 또는 (C)로 나타낸 페놀계 화합물을 1,2－나프토 퀴논 디아지드－4－설폰산(디아조)및 일반식 W－R3(여기에서 W 및 R3는 이후에 정의하는 바와 같다)로 나타낸 유기산 할라이드와 축합시킴을 포함하며, 반응된 디아조의 양 대유기산 할라이드의 양의 몰비가 약1:1 내지 약 39:1의 범위인 감광제 조성물의 제조방법.
    상기식에서,
    R은 H, －X－Rb, 또는이고,
    Ra는 H, －OH, 할로겐 또는 저급알킬이며, 이때, 적어도 2개 내지 6개 이하의 Ra 라디칼은 －OH이고,
    X는 C－C단일 결합, －O－.－S－, －SO2－,
    n은 1 또는 2이고,
    Rb는 H, 알킬, 아릴, 치환된 알킬 또는 치환된 아릴이며,

  25. 노볼락 또는 팔리비닐 페놀 수지, 용매 및 제2항에 따른 감광제 조성물을 포함하는 감광성 내식막 조성물을 기실상에 피복시키고, 상기 조성물을 충분한 자외방사선에 영상노출시켜 수성 알칼리용액에 상기 영상노출된 부위를 거의 가용성으로 만든 후, 노출된 조성물 부위를 수성 알칼리 현상 용액으로 상기 기질로부터 제거함을 포함하는 물품을 제조방법.
