Abstract
이방 도전성 필름 (1A, 1B) 이, 절연 접착제층 (10) 과 그 절연 접착제층 (10) 에 격자상으로 배치된 도전 입자 (P) 를 포함한다. 임의의 도전 입자 (P0) 와 그 도전 입자 (P0) 에 인접하는 도전 입자의 중심간 거리에 대해, 도전 입자 (P0) 와 가장 짧은 거리를 제 1 중심간 거리 (d1) 로 하고, 그 다음으로 짧은 거리를 제 2 중심간 거리 (d2) 로 한 경우에, 이들 중심간 거리 (d1, d2) 가, 각각 도전 입자의 입자경의 1.5 ∼ 5 배이고, 임의의 도전 입자 (P0) 와, 그 도전 입자 (P0) 와 제 1 중심간 거리에 있는 도전 입자 (P1) 와, 그 도전 입자 (P0) 와 제 1 중심간 거리 (d1) 또는 제 2 중심간 거리 (d2) 에 있는 도전 입자 (P2) 로 형성되는 예각 삼각형에 대해서, 도전 입자 (P0, P1) 를 통과하는 제 1 배열 방향 (L1) 에 대하여 직교하는 직선 (L0) 과, 도전 입자 (P1, P2) 를 통과하는 제 2 배열 방향 (L2) 이 이루는 예각의 각도 (α) 가 18 ∼ 35°이다. 이 이방 도전성 필름 (1A, 1B) 은, COG 접속에 있어서도 안정된 접속 신뢰성을 갖는다.
Description
본 발명은, 이방 도전성 필름, 이방 도전성 필름을 사용하는 접속 방법, 및 이방 도전성 필름으로 접속된 접속 구조체에 관한 것이다.
이방 도전성 필름은, IC 칩 등의 전자 부품을 기판에 실장할 때에 널리 사용되고 있다. 최근에는, 휴대전화, 노트 PC 등의 소형 전자 기기에 있어서 배선의 고밀도화가 요구되고 있으며, 이 고밀도화에 이방 도전성 필름을 대응시키는 수법으로서, 이방 도전성 필름의 절연 접착제층에 도전 입자를 매트릭스상으로 균등하게 배치하는 기술이 알려져 있다.
그러나, 도전 입자를 균등하게 배치해도 접속 저항에 편차가 있다는 문제가 발생한다. 그 이유는, 단자의 가장자리변 상에 위치한 도전 입자가 절연성 접착제의 용융에 의해 스페이스로 흘러나와, 상하의 단자 사이에 개재되기 어렵기 때문이다. 이 문제에 대해서는, 도전 입자의 제 1 배열 방향을 이방 도전성 필름의 길이 방향으로 하고, 제 1 배열 방향에 교차하는 제 2 배열 방향을, 이방 도전성 필름의 길이 방향에 직교하는 방향에 대하여 5°이상 15°이하로 경사지게 하는 것이 제안되어 있다 (특허문헌 1).
그러나, 이방 도전성 필름으로 접속하는 전자 부품의 범프 사이즈가 더 작아지면, 범프로 포착할 수 있는 도전 입자의 수도 더 적어져, 특허문헌 1 에 기재된 이방 도전성 필름에서는 도통 신뢰성이 충분히 얻어지지 않는 경우가 있었다. 특히, 액정 화면 등의 제어용 IC 를 유리 기판 상의 투명 전극에 접속시키는, 소위 COG 접속에서는, 액정 화면의 고정세화에 수반되는 다단자화와 IC 칩의 소형화에 의해 범프 사이즈가 작아져, 범프로 포착할 수 있는 도전 입자수를 증가시켜 접속 신뢰성을 높이는 것이 과제가 되었다.
그래서, 본 발명은, COG 접속에 있어서도, 이방 도전성 필름을 사용하여 안정된 접속 신뢰성이 얻어지게 하는 것을 과제로 한다.
본 발명자는, 절연 접착제층 상에 도전 입자를 격자상으로 배치한 이방 도전성 필름에 있어서, 도전 입자의 입자간 거리와 배열 방향으로 특정한 관계를 갖게 하면, 고밀도 배선이 필요하게 되는 COG 접속에 있어서도, 안정된 접속 신뢰성으로 이방 도전성 접속을 실시할 수 있음을 알아내어, 본 발명을 완성시켰다.
즉, 본 발명은, 절연 접착제층과, 그 절연 접착제층에 격자상으로 배치된 도전 입자를 포함하는 이방 도전성 필름으로서,
임의의 도전 입자와 그 도전 입자에 인접하는 도전 입자의 중심간 거리에 대해, 임의의 도전 입자와 가장 짧은 거리를 제 1 중심간 거리로 하고, 그 다음으로 짧은 거리를 제 2 중심간 거리로 한 경우에,
제 1 중심간 거리 및 제 2 중심간 거리가, 각각 도전 입자의 입자경의 1.5 ∼ 5 배이고,
임의의 도전 입자 (P0) 와, 임의의 도전 입자 (P0) 와 제 1 중심간 거리에 있는 도전 입자 (P1) 와, 임의의 도전 입자 (P0) 와 제 1 중심간 거리 또는 제 2 중심간 거리에 있는 도전 입자 (P2) 로 형성되는 예각 삼각형에 대해서, 도전 입자 (P0, P1) 를 통과하는 직선의 방향 (이하, 제 1 배열 방향이라고 한다) 에 대하여 직교하는 직선과, 도전 입자 (P1, P2) 를 통과하는 직선의 방향 (이하, 제 2 배열 방향이라고 한다) 이 이루는 예각의 각도 (α) (이하, 제 2 배열 방향의 경사각 (α) 이라고도 한다) 가 18 ∼ 35°인 이방 도전성 필름을 제공한다.
또한, 본 발명은, 상기 서술한 이방 도전성 필름을 사용하여, 제 1 전자 부품의 접속 단자와 제 2 전자 부품의 접속 단자를 이방 도전성 접속시키는 접속 방법으로서, 이방 도전성 필름의 길이 방향을 제 1 전자 부품 또는 제 2 전자 부품의 접속 단자의 폭 방향에 맞추는 접속 방법을 제공하고, 특히 이방 도전성 필름의 제 1 배열 방향에 거의 직교하는 방향을 제 1 전자 부품 또는 제 2 전자 부품의 접속 단자의 길이 방향에 맞추는 접속 방법을 제공한다.
여기서, 거의 직교한다는 것은, 제 1 배열 방향에 엄밀히 직교하는 방향뿐만 아니라, 이방 도전성 필름을 사용하여 전자 부품을 실장할 때에 발생하는 편차의 범위를 포함한다. 통상, 제 1 배열 방향에 직교하는 방향에 대하여 ±3°가 포함된다.
또한, 본 발명은, 상기 서술한 접속 방법으로 제 1 전자 부품과 제 2 전자 부품이 이방 도전성 접속되어 있는 접속 구조체를 제공한다.
본 발명의 이방 도전성 필름에 따르면, 인접하는 도전 입자의 중심간 거리에 대해, 최단의 중심간 거리인 제 1 중심간 거리와, 그 다음으로 짧은 중심간 거리인 제 2 중심간 거리가 도전 입자의 입자경의 1.5 ∼ 5 배라는 고밀도로 도전 입자가 배치되고, 또한 도전 입자가 절연 접착제층에 특정 방향으로 격자상으로 배치되어 있기 때문에, 인접하는 단자 사이의 단락을 억제하면서 고밀도의 배선을 접속시킬 수 있다.
또한, 본 발명의 이방 도전성 필름에 있어서, 도전 입자의 제 1 배열 방향에 대하여 직교하는 직선과 제 2 배열 방향이 이루는 예각의 각도 (제 2 배열 방향의 경사각 (α)) 가 18 ∼ 35°이기 때문에, 이방 도전성 필름의 제 1 배열 방향에 거의 직교하는 방향을 접속 단자의 길이 방향에 맞춰 이방 도전성 접속을 실시함으로써, 접속 단자로 포착되는 도전 입자의 수를 증가시킬 수 있게 되어, 본 발명의 이방 도전성 필름을 COG 접속에 사용하는 경우에도, 안정된 접속 신뢰성을 얻을 수 있게 된다.

이하, 본 발명을, 도면을 참조하면서 상세하게 설명한다.
도 1 은, 본 발명의 일 실시예의 이방 도전성 필름 (1A) 에 있어서의 도전 입자 (P) 의 배치도이다. 이 이방 도전성 필름 (1A) 은, 절연 접착제층 (10) 과 절연 접착제층 (10) 에 격자상의 배치로 고정된 도전 입자 (P) 를 갖는다.
이 이방 도전성 필름 (1A) 에서는, 임의의 도전 입자 (P0) 와 그 도전 입자 (P0) 에 인접하는 도전 입자의 중심간 거리에 대해, 가장 짧은 거리를 제 1 중심간 거리 (d1) 로 하고, 그 다음으로 짧은 거리를 제 2 중심간 거리 (d2) 로 한 경우에, 도전 입자 (P0) 와 제 1 중심간 거리 (d1) 에 있는 도전 입자 (P1) 와, 도전 입자 (P0) 와 제 2 중심간 거리에 있는 도전 입자 (P2) 로 형성되는 예각 삼각형 (P0P1P2) 에 대해서, 도전 입자 (P0, P1) 를 통과하는 제 1 배열 방향 (L1) 에 도전 입자가 피치 (d1) 로 배열되어 있음과 함께, 도전 입자 (P1, P2) 를 통과하는 제 2 배열 방향 (L2) 에도 도전 입자가 배열되고, 도전 입자 (P0, P2) 를 통과하는 제 3 배열 방향 (L3) 에는 도전 입자가 피치 (d2) 로 배열되어 있다. 또한, 본 실시예에서는, 제 1 배열 방향 (L1) 에 있어서의 도전 입자의 피치 (d1) 보다 제 3 배열 방향에 있어서의 도전 입자의 피치 (d2) 가 큰 것으로 되어 있는데, 이들 피치는 동일해도 된다.
도전 입자 (P) 의 입자경 (D) 은, 단락 방지와 전극간 접합의 안정성 면에서 바람직하게는 1 ∼ 10 ㎛ 이다.
제 1 중심간 거리 (d1) 및 제 2 중심간 거리 (d2) 는, 각각 도전 입자의 입자경 (D) 의 1.5 ∼ 5 배이고, 바람직하게는 1.8 ∼ 4.5 배, 보다 바람직하게는 2 ∼ 4 배이다. 제 1 중심간 거리 (d1) 및 제 2 중심간 거리 (d2) 가 지나치게 짧으면 이방 도전성 필름을 사용하여 단자 사이를 접속시킨 경우에 단락이 발생하기 쉬워지고, 반대로 지나치게 길면 단자 사이에 포착되는 도전 입자수가 불충분해진다.
또, 제 1 중심간 거리 (d1) 와 제 2 중심간 거리 (d2) 의 차이는, 바람직하게는 도전 입자 (P) 의 입자경 (D) 의 2 배 미만, 보다 바람직하게는 1.5 배 미만, 더욱 바람직하게는 등배 이하이다. 이 차이가 지나치게 크면, 이방 도전성 필름 (1A) 을 사용한 이방 도전성 접속시의 범프로의 포착성이 악화되기 때문이다.
도전 입자 (P) 의 밀도는, 바람직하게는 2000 ∼ 250000 개/㎜2 이다. 이 입자 밀도는, 도전 입자 (P) 의 입자경과 배치 방향에 따라 적절히 조정된다.
도전 입자를 소정의 밀도로 격자상으로 배치한 이방 도전성 필름을 제조하고자 해도, 실제의 제법상, 격자 위치로부터 도전 입자가 결락되는 경우가 있다. 도전 입자의 격자 위치로부터의 결락에 관해, 이 이방 도전성 필름 (1A) 에서는, 제 1 배열 방향 (L1) 및 제 2 배열 방향 (L2) 의 각각에 대해서 특히 각 배열 방향 (L1, L2, L3) 의 각각에 대해서 연속된 도전 입자 (P) 의 결락 수를, 바람직하게는 6 개 이하, 보다 바람직하게는 5 개 이하, 더욱 바람직하게는 4 개 이하로 한다. 또, 임의의 도전 입자의 배치 위치로부터 제 1 배열 방향으로 연속하여 10 개 및 제 2 배열 방향으로 연속하여 10 개의 영역, 즉 10 개 × 10 개 (합계 100 개) 의 배치 위치를 발출한 경우에, 100 개의 배치 위치 중, 도전 입자를, 바람직하게는 75 개 이상, 보다 바람직하게는 80 개 이상, 더욱 바람직하게는 90 개 이상, 특히 바람직하게는 94 개 이상 존재하게 한다.
도전 입자의 결락을 이와 같이 억제함으로써, 이방 도전성 필름을 사용하여 방형 (方形) 의 범프를 접속시킬 때에, 이방 도전성 필름의 어느 부분을 사용해도, 도통에 충분한 수의 도전 입자를 범프에 포착시키기 쉬워져, 파인 피치의 이방 도전성 접속에 대응시킬 수 있다.
또, 도전 입자의 결락을 이와 같이 억제하는 방법으로는, 후술하는 바와 같이 절연 접착제층 (10) 에 도전 입자 (P) 를 배치할 때에, 형 (型) 또는 관통구멍을 갖는 부재 상에서 반복적으로 와이프를 실시하는 것이 바람직하다.
또한, 이 이방 도전성 필름 (1A) 에 있어서, 제 2 배열 방향의 경사각 (α) 은 18 ∼ 35°이다. 상기 서술한 입자경 (D) 과 피치 (d1, d2) 의 관계에 있어서, 제 2 배열 방향의 경사각 (α) 을 이와 같이 정함으로써, 이 이방 도전성 필름 (1A) 으로 사각형의 접속 단자 (범프) 를 이방 도전성 접속시키는 경우에, 그 이방 도전성 접속에 사용하는 사각형 영역을 이방 도전성 필름 (1A) 의 필름면 내의 어디에서 채택해도, 도통에 기여하는 도전 입자를 충분한 개수로 확보할 수 있다.
일반적으로, 전자 기기의 생산 라인에 있어서의 이방 도전성 접속에서는, 통상, 접속 단자 (3) 의 폭 방향이, 이방 도전성 필름 (1A) 의 길이 방향을 따르도록 배치된다. 따라서, 이방 도전성 필름의 생산성 면에서는, 도 2 에 나타내는 바와 같이, 사각형의 접속 단자 (3) 의 길이 방향 (Lt) 과, 제 1 배열 방향 (L1) 에 직교하는 방향 (L0) 을 맞추는 것 (즉, 접속 단자 (3) 의 폭 방향과 제 1 배열 방향 (L1) 을 맞추는 것) 이 바람직하다. 바꿔 말하면, 제 1 배열 방향 (L1) 을, 이방 도전성 필름 (1A) 의 길이 방향 (Lf) 에 거의 평행하게 형성하는 것, 즉, 이방 도전성 필름의 제조시에 발생하는 도전 입자의 배치의 편차 범위에서 도전 입자의 제 1 배열 방향 (L1) 을 이방 도전성 필름 (1A) 의 길이 방향 (Lf) 과 평행하게 형성하는 것이 바람직하다.
한편, 이방 도전성 접속시의 접속 단자에 있어서의 도전 입자의 포착성을 향상시키는 점에서는, 도 3 에 나타내는 이방 도전성 필름 (1B) 과 같이, 도전 입자 (P) 의 제 1 배열 방향 (L1), 제 2 배열 방향 (L2), 제 3 배열 방향 (L3) 모두가 이방 도전성 필름 (1B) 의 길이 방향에 대해 기울여져 있는 것이 바람직하다. 특히, 제 1 배열 방향 (L1) 과 이방 도전성 필름 (1B) 의 길이 방향 (Lf) 이 이루는 예각의 각도 (β) (이하, 경사각 (β) 이라고도 한다) 가 5 ∼ 25°인 것이 바람직하다.
또, 이 이방 도전성 필름 (1B) 은, 도전 입자 (P) 의 제 1 배열 방향 (L1) 이 이방 도전성 필름 (1B) 의 길이 방향 (Lf) 에 대해 기울어져 있는 것 이외에는, 전술한 이방 도전성 필름 (1A) 과 동일하게 구성되어 있다.
여기서, 이방 도전성 필름이 보다 파인 피치인 단자 접속에 대응할 수 있도록 도전 입자를 조밀한 상태로 배치하기 위해서, 후술하는 도 4 에 나타내는 바와 같이, 이방 도전성 필름 (1B) 의 길이 방향 (Lf) 에 직교하는 방향의, 도전 입자 (P) 의 외접선 (이점 쇄선) 이, 그 도전 입자 (P) 에 인접하는 도전 입자 (Pc, Pe) 를 관통해도 된다. 이로써, 접속 단자 (3) 의 단자면에 이방 도전성 필름 (1B) 을 겹친 평면도에 있어서, 접속 단자 (3) 의 접속면에서 차지하는 도전 입자의 면적을 보다 크게 할 수 있다. 따라서, 이방 도전성 접속시에 대향하는 접속 단자 (3) 사이에서 협지되어 접속 단자 (3) 에 밀어넣어져 접속 단자 (3) 사이를 도통시키는 도전 입자 (P) 의 수가 불충분해지는 것을 방지할 수 있다.
본 발명의 이방 도전성 필름은, 도전 입자의 배치를 상기 서술한 바와 같이 하는 한, 도전 입자 (P) 자체의 구성이나 절연 접착제층 (10) 의 층 구성 또는 구성 수지에 대해서는, 여러 가지 양태를 취할 수 있다.
즉, 도전 입자 (P) 로서는, 공지된 이방 도전성 필름에 사용되고 있는 것 중에서 적절히 선택하여 사용할 수 있다. 예를 들어, 니켈, 코발트, 은, 동, 금, 팔라듐 등의 금속 입자, 금속 피복 수지 입자 등을 들 수 있다. 2 종 이상을 병용할 수도 있다.
절연 접착제층 (10) 으로는, 공지된 이방 도전성 필름에서 사용되는 절연성 수지층을 적절히 채용할 수 있다. 예를 들어, 아크릴레이트 화합물과 광 라디칼 중합 개시제를 함유하는 광 라디칼 중합형 수지층, 아크릴레이트 화합물과 열 라디칼 중합 개시제를 함유하는 열 라디칼 중합형 수지층, 에폭시 화합물과 열 카티온 중합 개시제를 함유하는 열 카티온 중합형 수지층, 에폭시 화합물과 열 아니온 중합 개시제를 함유하는 열 아니온 중합형 수지층 등을 사용할 수 있다. 또한, 이들 수지층은, 필요에 따라 각각 중합시킨 것으로 할 수 있다. 또, 절연 접착제층 (10) 을, 복수의 수지층으로 형성해도 된다.
또한, 절연 접착제층 (10) 에는, 필요에 따라 실리카 미립자, 알루미나, 수산화알루미늄 등의 절연성 필러를 첨가해도 된다. 절연성 필러의 배합량은, 절연 접착제층을 형성하는 수지 100 질량부에 대해 3 ∼ 40 질량부로 하는 것이 바람직하다. 이로써, 이방 도전성 접속시에 절연 접착제층 (10) 이 용융되어도, 용융된 수지로 도전 입자 (2) 가 불필요하게 이동하는 것을 억제할 수 있다.
절연 접착제층 (10) 에 도전 입자 (P) 를 상기 서술한 배치로 고정시키는 방법으로는, 도전 입자 (P) 의 배치에 대응된 패임부를 갖는 형을 기계 가공이나 레이저 가공, 포토리소그래피 등 공지된 방법으로 제작하고, 그 형에 도전 입자를 넣고, 그 위에 절연 접착제층 형성용 조성물을 충전시켜 경화시키고, 형으로부터 취출하면 된다. 이러한 형으로, 강성이 더 낮은 재질로 형을 제작해도 된다.
또, 절연 접착제층 (10) 에 도전 입자 (P) 를 상기 서술한 배치로 두기 위해서, 절연 접착제층 형성 조성물층 상에, 관통구멍이 소정의 배치로 형성되어 있는 부재를 형성하고, 그 위에서부터 도전 입자 (P) 를 공급하고, 관통구멍을 통과시키는 등의 방법이어도 된다.
본 발명의 이방 도전성 필름 (1A, 1B) 을 사용하여, 플렉시블 기판, 유리 기판 등의 제 1 전자 부품의 접속 단자와, IC 칩, IC 모듈 등의 제 2 전자 부품의 접속 단자를 이방 도전성 접속시키는 경우, 도 2, 도 3 에 나타낸 바와 같이, 이방 도전성 필름 (1A, 1B) 의 길이 방향 (Lf) 과 제 1 전자 부품 또는 제 2 전자 부품의 접속 단자 (3) 의 폭 방향을 맞춘다. 이로써, 본 발명의 이방 도전성 필름 (1A, 1B) 에 있어서의 도전 입자 (P) 의 배치를 살려, 접속 단자에 있어서의 도전 입자 (P) 의 포착수를 충분히 높일 수 있고, 특히, 도전 입자 (P) 의 어느 배열 방향도 이방 도전성 필름의 길이 방향 (Lf) 에 대해 기울어져 있는 이방 도전성 필름 (1B) 을 사용하는 경우에, 접속 단자 (3) 에 있어서의 도전 입자 (P) 의 포착성을 현저히 높일 수 있다.
예를 들어, 제 1 전자 부품으로서, 투명 전극으로 접속 단자가 형성된 유리 기판 등을 사용하고, 제 2 전자 부품으로서, IC 칩 등을 사용하여 고밀도 배선의 COG 접속을 실시하는 경우, 보다 구체적으로는, 이들 접속 단자의 접속면의 크기가, 폭 8 ∼ 60 ㎛, 길이 400 ㎛ 이하 (하한은 폭과 등배) 인 경우, 또는 접속 단자의 접속면의 폭 방향의 폭이 도전 입자의 입자경의 7 배 미만인 경우에, 특히, 종전의 이방 도전성 접속에 비해 접속 단자로 포착할 수 있는 도전 입자수가 안정적으로 증가하여, 접속 신뢰성을 향상시킬 수 있다. 또, 접속 단자면의 폭 방향의 폭이 이보다 작으면 접속 불량이 많이 발생하고, 크면 COG 접속에서 필요해지는 고밀도 실장에 대한 대응이 어려워진다. 또한, 접속 단자면의 길이가 이보다 짧으면 안정된 도통을 취하기 어려워지고, 길이가 이보다 길면 부분 혼선의 요인이 된다. 한편, 접속 단자간의 최소 거리는, 접속 단자의 접속면의 폭 방향의 폭에 준하여 정해지고, 예를 들어 8 ∼ 30 ㎛ 로 할 수 있다.
또한 본 발명의 이방 도전성 필름으로 접속 가능한 파인 피치의 단자에 있어서는, 서로 접속하는 대향하는 단자를 포함한 단자의 병렬 방향에 있어서, 간극을 두고 인접하는 최소 단자간 거리 (이 거리는, 이방성 접속이 가능한 범위에서 병렬 방향으로 어긋나 있어도 된다) 를 도전 입자경의 4 배 미만으로 할 수 있다. 이 경우, 접속되는 단자의 접속면의 폭 방향의 폭은, 도전 입자의 입자경의 7 배 미만으로 할 수 있다.
본 발명은, 이렇게 하여 이방 도전성 접속된 제 1 전자 부품과 제 2 전자 부품의 접속 구조체도 포함한다.
실시예
이하, 실시예에 의거하여 본 발명을 구체적으로 설명한다.
시험예 1
이방 도전성 필름에 있어서의 도전 입자 (P) (입자경 (D) = 4 ㎛) 의 배치에 대해서, 제 1 중심간 거리 (d1) = 제 2 중심간 거리 (d2) = 10 ㎛ 로 하고, 표 1 에 나타내는 바와 같이 경사각 (α) 을 변경한 경우에, 전극 사이즈 15 ㎛ × 100 ㎛ 의 협소한 범프를 이방 도전성 필름의 패턴에 겹침으로써, 가열 가압 전의 범프가 포착할 수 있는 도전 입자의 최다 입자수와 최소 입자수를 구하였다. 이 경우, 이방 도전성 필름의 길이 방향과 범프의 폭 방향을 맞추었다. 또, 범프의 가장자리 단부 (端部) 에 대하여 그 면적의 50 % 이상이 벗어나 있는 입자는, 범프가 포착할 수 있는 도전 입자로서 카운트하지 않았다.
그 결과로부터, 경사각 (α) 과 범프의 입자 포착성의 경향을 볼 수 있다. 결과를 표 1 에 나타낸다.
표 1 로부터, 경사각 (α) 이 18 ∼ 35°인 경우에, 범프에 의해 포착되는 입자수의 최소수 및 최대수의 차이가 적어 안정적이고, 좁은 범프에 유효함을 알 수 있다.
이에 비해, 경사각 (α) 이 지나치게 작으면, 포착수의 차이가 커진다. 그 이유는 경사각이 지나치게 작음으로써, 입자 배열의, 범프 단부로의 걸림 정도가 포착수에 직접 영향을 미치기 때문이다. 반대로 경사각 (α) 이 지나치게 커도 동일한 현상이 발생하여 범프로부터 벗어나는 입자가 많아지는 경향이 있다.
이와 같이 협소한 범프에 대하여, 도전성을 안정적으로 유지하기 위해서 포착 효율을 일정하게 하는 경우, 경사각 (α) 을 적절히 유지하는 것이 필요해짐을 알 수 있다.
실시예 1 ∼ 8, 비교예 1 ∼ 5
다음으로, 도전 입자의 입자간의 거리와 경사각 (α) 의 관계를 구체적으로 검증하기 위해서, 표 2 에 나타내는 수지를 사용하며, 도전 입자 (세키스이 화학공업 (주), AUL704, 입경 4 ㎛) 가 표 2 에 나타내는 배치가 되는 이방 도전성 필름을 다음과 같이 하여 제조하였다. 즉, 표 2 에 나타내는 조성으로 열가소성 수지, 열경화성 수지 및 잠재성 경화제를 함유하는 절연성 수지의 혼합 용액을 조제하고, 그것을, 필름 두께 50 ㎛ 의 PET 필름 상에 도포하고, 80 ℃ 의 오븐에서 5 분간 건조시켜, PET 필름 상에 두께 20 ㎛ 의 점착층을 형성하였다.
한편, 표 2 에 나타내는 배치로 볼록부의 배열 패턴을 갖는 금형을 제조하고, 공지된 투명성 수지의 펠릿을 용융시킨 상태에서 그 금형에 흘려 넣어, 차게 하여 굳힘으로써, 오목부가 표 2 에 나타내는 배열 패턴의 수지형을 형성하였다. 이 수지형의 오목부에 도전 입자를 충전시키고, 그 위에 상기 서술한 절연성 수지의 점착층을 덮고, 자외선 경화에 의해 그 절연성 수지에 포함되는 열경화성 수지를 경화시켰다. 그리고, 형으로부터 절연성 수지를 박리시키고, 각 실시예 및 비교예의 이방 도전성 필름을 제조하였다.
실시예 9 ∼ 13, 비교예 6, 7
도전 입자를 표 3 에 나타낸 배치로 하는 것 이외에는, 상기 서술한 실시예 및 비교예와 동일하게 하여 실시예 9 ∼ 13, 비교예 6, 7 의 이방 도전성 필름을 제조하였다.
여기서, 비교예 7 은 사방 격자, 실시예 3, 9 ∼ 13 은 육방 격자의 형상이 된다.
또, 비교예 1, 비교예 6 에서는 도전 입자를, 저비점 용매에 분산시켜 분무하여 랜덤하게 동일 평면 상에 배치하였다.
도전 입자의 인접 입자 중심간 거리 (d) (제 1 중심간 거리 (d1) 및 제 2 중심간 거리 (d2)) 를, 광학 현미경을 사용하여 계측하여 확인하였다. 이 경우, 제 1 배열 방향 또는 제 2 배열 방향에 있는 100 개 50 조를 임의로 계측하여, 그 평균값을 구하고, 소기의 인접 입자 중심간 거리 (d) 인 것을 확인하였다. 결과를 표 2 에 나타낸다.
한편, 비교예 1, 6 은 임의로 도전 입자 100 개를 선택하여, 각 도전 입자의 최근접 입자 중심간 거리를 계측하였다.
평가
각 실시예 및 비교예의 이방 도전성 필름의 (a) 입자 포착수, (b) 초기 도통 저항, (c) 도통 신뢰성, (d) 쇼트 발생률을, 각각 다음과 같이 평가하였다. 결과를 표 2, 표 3 에 나타낸다.
(a) 입자 포착수
(a-1) 평균수
각 실시예 및 비교예의 이방 도전성 필름을 사용하여 15 × 100 ㎛ 의 범프 100 개와 유리 기판을 가열 가압 (180 ℃, 80 MPa, 5 초) 하여 접속물을 얻었다. 이 경우, 이방 도전성 필름의 길이 방향과 범프의 폭 방향을 맞추었다. 그리고, 각 범프에 있어서의 입자 포착수를 계측하여, 범프 1 개 당의 평균 입자 포착수를 구하였다.
(a-2) 최소수
(a-1) 에서 계측한 각 범프의 입자 포착수 중, 최소수를 구하였다.
(b) 초기 도통 저항
각 실시예 및 비교예의 이방 도전성 필름을, 초기 도통 및 도통 신뢰성의 평가용 IC 와 유리 기판의 사이에 끼우고, 가열 가압 (180 ℃, 80 MPa, 5 초) 하여 각 평가용 접속물을 얻었다. 이 경우, 이방 도전성 필름의 길이 방향과 범프의 폭 방향을 맞추었다. 그리고, 평가용 접속물의 도통 저항을 측정하였다.
여기서, 이 각 평가용 IC 와 유리 기판은, 그것들의 단자 패턴이 대응되고 있고, 사이즈는 다음과 같다.

(b) 의 평가용 IC 와 각 실시예 및 비교예의 이방 도전성 필름의 평가용 접속물을 온도 85 ℃, 습도 85 %RH 의 항온조에 500 시간 둔 후의 도통 저항을, (b) 와 동일하게 측정하였다. 또, 이 도통 저항이 5 Ω 이상이면, 접속된 전자 부품의 실용적인 도통 안정성 면에서 바람직하지 않다.
(d) 쇼트 발생률
쇼트 발생률의 평가용 IC 로서 다음의 IC (7.5 ㎛ 스페이스의 빗살 TEG (test element group)) 를 준비하였다.

각 실시예 및 비교예의 이방 도전성 필름을, 쇼트 발생률의 평가용 IC 와 그 평가용 IC 에 대응된 패턴의 유리 기판 사이에 끼우고, (b) 와 동일한 접속 조건에서 가열 가압하여 접속물을 얻고, 그 접속물의 쇼트 발생률을 구하였다. 쇼트 발생률은, 「쇼트의 발생수/7.5 ㎛ 스페이스 총수」로 산출된다. 쇼트 발생률이 1 ppm 이상이면 실용상의 접속 구조체를 제조하는 점에서 바람직하지 않다.
표 2 로부터, 도전 입자의 경사각 (α) 이 18 ∼ 35°이면, 초기 도통 저항이 낮고, 도통 신뢰성도 높고, 쇼트 발생률도 억제되어 있어, 입자경의 4 배 정도인 단자 폭의 고밀도 배선에 대응된 이방 도전성 접속을 실시할 수 있음을 알 수 있다.
이에 비해, 비교예 1 에서는, 입자 밀도가 과도하게 높기 때문에 절연성이 나쁘고, 또한 비교예 2 ∼ 비교예 5 에서는, 경사각 (α) 이 18 ∼ 35°의 범위를 벗어나 있어 범프에 있어서의 입자 포착수가 적어, 도통 신뢰성이 없음을 알 수 있다.
또, 표 3 으로부터, 도전 입자의 각 배열 방향이 이방 도전성 필름의 길이 방향으로 기울어져 있는 실시예 9 ∼ 13 도 도통 신뢰성이 우수하고, 쇼트 발생률이 저감되어 있음을 알 수 있다. 이들 실시예 9 ∼ 13 의 이방 도전성 필름을 사용하여, 초기 도통 및 도통 신뢰성의 평가용 IC 와 유리 기판을 접속시킨 평가용 접속물을 관찰한 결과, 도 4 에 나타내는 도전 입자의 배치와 같이 범프 (3) 의 길이 방향 (Lt) 의, 도전 입자 (P) 의 외접선 (이점 쇄선) 과 그 도전 입자 (P) 와 인접하는 도전 입자 (Pc, Pe) 가 오버랩되어, 그 외접선이 도전 입자 (Pc, Pe) 를 관통하였다. 이로써, 범프 (3) 의 폭이 더 좁아져도, 도통을 취하는 데에 충분한 수의 도전 입자를 포착할 수 있음을 확인할 수 있었다.
또, 비교예 7 과 실시예 9 ∼ 13 의 이방 도전성 필름을 사용한 평가용 접속물의 외관을 비교하면, 실시예 9 ∼ 13 의 이방 도전성 필름을 사용한 평가용 접속물에서는, 범프 (3) 의 폭방향의 중앙부에 있는 도전 입자 (Pc) 와, 범프 (3) 의 가장자리변 상에 있는 도전 입자 (Pe) 의 압흔 상태의 차이가, 비교예 7 의 이방 도전성 필름을 사용한 평가용 접속물보다 적었다. 이로써, 실시예의 이방 도전성 필름을 사용하면 보다 균일한 압착을 실현할 수 있음을 알 수 있다. 또, 범프 면적이 좁음으로써, 반드시 하나의 범프 (3) 에 있어서 가장자리변 상과 폭방향의 중앙부의 쌍방에서 도전 입자가 포착되어 있다고는 할 수 없으므로, 다수 병렬되어 있는 범프 중 어느 것에 있어서 가장자리변에서 포착된 도전 입자와 폭방향의 중앙부에서 포착된 도전 입자를 관찰함으로써 상기 서술한 결과를 얻었다.
실시예 14 ∼ 19
실시예 3, 9 ∼ 13 에 있어서, 도전 입자 입자경 (D) 을 4 ㎛ 에서 3 ㎛ 로 변경하고, 인접 입자간 중심 거리를 6 ㎛ (즉, (d-D)/D = 1), 배치 밀도 28000 개/㎜2 로 하고 실시예 14 ∼ 19 의 이방 도전성 필름을 제조하여, 동일하게 평가하였다. 그 결과, 이것들에 대해서도, 실시예 3 및 9 ∼ 13 과 거의 동일한 초기 도통 저항의 낮음과, 도통 신뢰성의 높음과, 쇼트 발생률 억제 효과가 얻어졌다. 또한, 이것들의 평가용 접속물에 있어서의 범프의 가장자리변 상에 있는 도전 입자와, 폭방향의 중앙부에 있는 도전 입자의 압흔 상태에 대해서도, 실시예 9 ∼ 13 과 동일하였다.
또한, 실시예 14 와 비교예 1 에서 제조한 입자 개수 밀도 60000 개/㎜2 의 이방 도전성 필름에 대해서, 범프 면적 700 ㎛2 (범프 사이즈 14 ㎛ × 50 ㎛, 범프간 거리 14 ㎛) 의 범프를 갖는 IC 를 사용하고, 실시예 1 의 입자 포착수의 계측의 경우와 동일하게 접속하여, 범프 1 개에 포착되는 도전 입자의 빈도를 조사하였다. 결과를 도 5 에 나타낸다.
도 5 로부터, 비교예 1 에 비해 실시예 14 에서는 범프 1 개 당의 도전 입자 포착수가 9 개 부근에서 급격히 출현 빈도가 증가하고 있어 범프 1 개 당의 도전 입자 포착수가 안정되는 것을 알 수 있다.
실시예 20 ∼ 25
실시예 3, 9 ∼ 13 에 있어서, 도전 입자 입자경 (D) 을 4 ㎛ 인 상태로 인접 입자간 중심 거리를 7 ㎛ ((d-D)/D = 0.75, 배치 밀도 20000 개/㎜2) 로 한 실시예 20 ∼ 25 의 이방 도전성 필름을 제조하여, 동일하게 평가하였다. 그 결과, 이것들에 대해서도, 실시예 3, 9 ∼ 13 과 거의 동일한 초기 도통 저항의 낮음과, 도통 신뢰성의 높음과, 쇼트 발생률의 억제 효과가 얻어졌다. 또한, 이것들의 평가용 접속물에 있어서의 범프의 가장자리변 상에 있는 도전 입자와, 폭방향의 중앙부에 있는 도전 입자의 압흔 상태에 대해서도, 실시예 9 ∼ 13 과 동일하였다.
실시예 26 ∼ 31
실시예 3, 9 ∼ 13 에 있어서, 도전 입자 입자경 (D) 을 4 ㎛ 인 상태로 인접 입자간 중심 거리를 16 ㎛ ((d-D)/D = 3, 배치 밀도 4000 개/㎜2) 로 한 실시예 26 ∼ 31 의 이방 도전성 필름을 제조하여, 동일하게 평가하였다. 그 결과, 이것들에 대해서는, 실시예 3, 9 ∼ 13 보다 초기 도통 저항은 높아졌지만, 실용상의 문제는 없었다. 도통 신뢰성의 높음과 쇼트 발생률의 억제 효과는, 실시예 3, 9 ∼ 13 과 동일하였다. 그 이유는, 실시예 26 ∼ 31 의 이방 도전성 필름은, 도전 입자의 배치 밀도가 낮기 때문으로 생각된다. 평가용 접속물에 있어서의 범프의 가장자리변 상에 있는 도전 입자와, 폭방향의 중앙부에 있는 도전 입자의 압흔 상태는, 실시예 9 ∼ 13 과 동일하였다.
실시예 32 ∼ 33
실시예 5, 7 에 있어서 절연성 수지 100 질량부에 실리카 미립자 필러 (실리카 미립자, 에어로질 RY200, 니혼 에어로질 주식회사) 20 질량부를 첨가하고, 실시예 5, 7 과 동일하게 하여 이방 도전성 필름을 제조하여 평가하였다. 그 결과, 실시예 5, 7 과 동일한 초기 도통 저항의 낮음과, 도통 신뢰성의 높음과, 쇼트 발생률 억제 효과가 얻어졌다.

- 절연 접착제층과, 그 절연 접착제층에 격자상으로 배치된 도전 입자를 포함하는 이방 도전성 필름으로서,
임의의 도전 입자와 그 도전 입자에 인접하는 도전 입자의 중심간 거리에 대해, 임의의 도전 입자와 가장 짧은 거리를 제 1 중심간 거리로 하고, 그 다음으로 짧은 거리를 제 2 중심간 거리로 한 경우에,
제 1 중심간 거리 및 제 2 중심간 거리가, 각각 도전 입자의 입자경의 1.5 ∼ 5 배이고,
임의의 도전 입자 (P0) 와, 임의의 도전 입자 (P0) 와 제 1 중심간 거리에 있는 도전 입자 (P1) 와, 임의의 도전 입자 (P0) 와 제 1 중심간 거리 또는 제 2 중심간 거리에 있는 도전 입자 (P2) 로 형성되는 예각 삼각형에 대해서, 도전 입자 (P0, P1) 를 통과하는 직선의 방향 (이하, 제 1 배열 방향이라고 한다) 에 대하여 직교하는 직선과, 도전 입자 (P1, P2) 를 통과하는 직선의 방향 (이하, 제 2 배열 방향이라고 한다) 이 이루는 예각의 각도 (α) 가 18 ∼ 35°인, 이방 도전성 필름. - 절연 접착제층과, 그 절연 접착제층에 격자상으로 배치된 도전 입자를 포함하는 이방 도전성 필름의 제조 방법으로서,
임의의 도전 입자와 그 도전 입자에 인접하는 도전 입자의 중심간 거리에 대해, 임의의 도전 입자와 가장 짧은 거리를 제 1 중심간 거리로 하고, 그 다음으로 짧은 거리를 제 2 중심간 거리로 한 경우에,
제 1 중심간 거리 및 제 2 중심간 거리가, 각각 도전 입자의 입자경의 1.5 ∼ 5 배이고,
임의의 도전 입자 (P0) 와, 임의의 도전 입자 (P0) 와 제 1 중심간 거리에 있는 도전 입자 (P1) 와, 임의의 도전 입자 (P0) 와 제 1 중심간 거리 또는 제 2 중심간 거리에 있는 도전 입자 (P2) 로 형성되는 예각 삼각형에 대해서, 도전 입자 (P0, P1) 를 통과하는 직선의 방향 (이하, 제 1 배열 방향이라고 한다) 에 대하여 직교하는 직선과, 도전 입자 (P1, P2) 를 통과하는 직선의 방향 (이하, 제 2 배열 방향이라고 한다) 이 이루는 예각의 각도 (α) 가 18 ∼ 35°인 도전 입자의 배치에 대응된 패임부를 갖는 형, 또는 상기 도전 입자의 배치에 대응된 관통구멍을 갖는 부재를 사용하여, 상기 도전 입자의 배치가 되도록 절연 접착제층에 도전 입자를 배치하는, 이방 도전성 필름의 제조 방법. - 제 1 항에 기재된 이방 도전성 필름을 개재하여 제 1 전자 부품과 제 2 전자 부품이 이방 도전성 접속되어 있는, 접속 구조체.
- 제 1 항에 기재된 이방 도전성 필름을 개재하여 제 1 전자 부품과 제 2 전자 부품을 이방 도전성 접속하는, 접속 구조체의 제조 방법.
