Abstract
필드 형성 멀티-웰 검출기 및 이의 제조방법을 제공한다. 검출기는 픽셀 전극을 기판 상에 증착하는 단계, 제 1 유전체층을 증착하는 단계, 제 1 유전체층 상에 제 1 전도성 그리드 전극층을 증착하는 단계, 제 1 전도성 그리드 전극층 상에 제 2 유전체층을 증착하는 단계, 제 2 유전체층 상에 제 2 전도성 그리드 전극층을 증착하는 단계, 제 2 전도성 그리드 전극층 상에 제 3 유전체층을 증착하는 단계, 제 3 유전체층 상에 에치 마스크를 증착하는 단계로 구성된다. 두 개의 기둥은 제 3 유전체층, 제 2 전도성 그리드 전극층, 제 2 유전체층, 제 1 전도성 그리드 전극층, 및 제 1 유전체층을 에칭함으로써, 형성된다. 두 개의 기둥 사이에 있는 웰은 픽셀 전극의 에칭 없이 픽셀 전극까지 에칭함으로써 형성되고, 웰은 a-Se로 채워진다.

우선권
본 출원은 2016년 1월 7일에 미국 특허청에 제출된 미국 가특허출원 제 62/275,919 호의 우선권을 주장하며, 그 전체 내용은 본 명세서에 참조로 통합되었다.
정부 지원
본 발명은 국립 보건원(National Institute of Health)이 수여한 허가번호(grant number) 1R21 EB01952601 Al에 따른 정부 지원으로 이루어졌다. 정부는 발명에 대한 특정 권리를 가지고 있다.
1. 발명의 분야:
본 발명은 일반적으로 고체-상태 방사선 이미지 검출기 분야에 관한 것이고, 특히, 필드-형성 멀티-웰 검출기 구조를 갖는 비정질 셀레늄 방사선 검출기에 관한 것이다.
2. 관련 기술의 설명:
1968년에 Charpak이 가스로 채워진 멀티-와이어 비례 챔버(gas-filled multi-wire proportional chamber)의 발명으로 노벨상을 획득한 직후, 초소형 전자 공학(microelectronics)의 개발과 병행하여 개선된 위치 해상도를 위한 마이크로-패턴 가스 검출기가 개발되었다. 그러나, 훨씬 더 높은 밀도로 인해 세 자릿수나 더 짧은 광자 범위를 가진 가스 고체-상태 검출기에서, 방사선 유도 광전자의 범위는 마이크로미터 내지 밀리미터이다. 따라서, 고체-상태 검출기는 실질적으로 더 높은 공간/시간 해상도를 갖는 이미지를 산출한다. 단결정성 고체보다 개발이 쉽고 비용이 적게 드는 무질서한(disordered) 고체는 캐리어의 유동성이 낮고 통과-시간이 제한된 광 반응(transit-time-limited photo response) 때문에 광자-계수(photon-counting) 모드 검출 매체로 활용되지 못했다.
사진 복사기를 위해 종래에 개발된 비정질 셀레늄(a-Se)은 a-Se가 높은 X-선 감도를 갖고 두꺼운 필름처럼 넓은 영역에 걸쳐 균일하게 증발할 수 있기 때문에, 플랫-판넬 검출기(flat-panel detectors, FPD)를 위한 직접 X-선 광전도체로 상업적으로 부활하였다.
무질서한 고체에서의 비-오믹 효과(non-ohmic effect)는 유동성이 100배에서 1000배까지 증가하여 이동 메커니즘이 국부적인(localized) 상태에서 확장된 상태로 바뀔 수 있는 강한 필드의 존재 하에서 발생할 수 있다. 유동성 엣지에 가까운 유동성을 갖는 확장된 상태의 그러한 핫 캐리어(hot carriers)는 포논(phonons)에 에너지를 손실하는 것보다 빠르게 에너지를 얻을 수 있다. 따라서, 예를 들어, a-Se의 핫 정공(hot holes)[3-5]은 비정질 실리콘의 핫 전자(hot electrons)[6]과 달리, 임팩트 이온화에 의한 애벌란시(avalanche)가 가능하다[2]. 인간의 눈보다 높은 감도(즉, 조리개 F8에서 11x, 또는 CCD 카메라보다 100 배 더 민감함)의 광학 카메라를 개발할 수 있는 특징의 a-Se에서 지속적이고 안정적인 애벌란시 증배(multiplication)를 보였다[7]. 고에너지 침투 방사선의 경우, 애벌란시 층이 매우 두꺼워 질 수 없고(<25㎛), 벌크(bulk)의 균일한 애벌란시 필드가 깊이-의존적인 이득(gain) 변화를 야기하기 때문에 애벌란시-모드 셀레늄이 벌크 매체가 될 수 없다는 것이 문제이다.
양전자 단층촬영(Positron emission tomography, PET)은 인체의 기능적인 프로세스를 보기 위해 3차원(3D) 이미지를 생성하는 핵 의학 이미지 양상이다. PET는 암을 검출하고 심장 질환 및/또는 뇌 질환의 임상 진단을 위한 임상 종양학에서 가장 일반적으로 사용된다. 체내에 주입된 후, 양전자-방출 방사성핵종(radionuclide)은 각각의 소멸과 함께 붕괴하여, 전혀 다른 반대 방향으로 두 광자를 방출한다. 비행 시간(time of flight, TOF)의 측정은 전자기파가 매체를 통해 멀리 이동하는 시간을 측정하는 데 사용될 수 있다. TOF PET 시스템은 광자를 검출하고, TOF 정보를 사용하여 두 개의 등록된 광자가 동일 발생 시간, 즉 동일한 양전자 소멸 이벤트에 속하는지를 결정한다. TOF PET 시스템은 각 소멸 이벤트를 로컬라이즈(localize)시키기 위해 도착한 시간의 차이를 사용한다. TOF 로컬라이즈 데이터가 없다면, 측정된 투영(projection) 테이터와 가장 잘 일치하는 이벤트의 3D 분포를 측정하기 위해 계산적으로 비싼 반복적 재구성 알로리즘이 사용된다.
TOF PET 시스템의 로컬라이즈 정확도 Δχ는 식(1)에 따라 방사선 검출기의 시간-해상도 Δt에 의해 결정된다.

여기서 c는 빛의 속도이다. TOF PET 검출기의 목표는 Δt<10 피코초(picoseconds, ps)이다. 그러나 이러한 목표는 실현되지 않았다.
기존 시스템은 복잡한 평-요의 광전 음극(plano-concave photocathode)를 기반으로 하는 고가의 포토멀티플라이어 튜브(photomultiplier tubes)를 사용하지만 ~500ps의 Δt만 달성할 수 있다. 가이거(Geiger) 모드 작동 애벌란시 포토다이오드를 기반으로 하는 실리콘 포토멀티플라이어(silicon photomultipliers, SiPMs)가 급속하게 발전하고 있다. SiPMs는 PMTs보다 나은 Δt를 달성, 즉 SiPM은 ~100ps의 Δt를 달성하였다. 그러나 SiPMs는 낮은 광자 검출 효율, 광학 크로스토크, 좁은 면적, 불균일성 및 높은 비용으로 인해 어려움을 겪고 있다.
별도의 흡수 및 애벌란시 이득 영역을 갖는 직접 변환 a-Se FPD가 제안되었고 [8,9] 이론적인 이미지 성능이 분석되었다 [4]. 별도의 로컬라이즈된 애벌란시 증배 영역은 벌크 애벌란시, 즉 a-Se의 전체 부피에서의 애벌란시와 비교하여 이득 변동을 최소화하는 것으로 나타났다. 그러나, 이러한 직접 변환 a-Se FPD는 적용된 전기장(F)이, 비가역적인 물질 파괴를 일으키는, 150 V/㎛를 초과하는 필드 핫 스팟(hot spot)의 형성으로 인해 실현되지 않았다.
직접 변환 a-Se FPD의 한계에는, a-Se에서 전자-정공(electron-hole) 쌍을 생성하는 데 필요한 에너지가 10V/미크론에서 50eV이기 때문에, 전자 노이즈로 인한 저선량 이미지 성능의 저하가 포함된다. 높은 변환율을 갖는 다른 광전도 물질이 연구되었지만, 직접 변환 a-Se FPDs는 전하 트래핑 및 제조 문제로 인해 상용화와는 거리가 멀게 되었다. a-Se의 개선된 변환은 30V/미크론 이상, 즉 1000 미크론 층에서 30,000V으로 전기장을 증가시킴으로써 가능하다. 그러나, 이러한 전기장 증가는 신뢰할 수 있는 검출기 구조 및 작동을 위해 극도로 어려운 일이며 비실용적이다.
비정질 고체, 즉 무질서한 비결정성 고체는 낮은 캐리어 유동성 및 통과-시간(transit-time)이 제한된 펄스 반응으로 인한 낮은 주기해상도, 그리고 고에너지 방사선의 전하에 대한 낮은 변환 이득 때문에 광자-계수 모드에서 실행 가능한 방사선 이미지 검출기가 배제되었다. 별도의 흡수 및 애벌란시 영역을 갖는 직접 변환 a-Se 층이 제안되었으나, 상당한 장애들이 별도의 흡수 및 애벌란시 영역을 갖는 직접 변환 a-Se층의 실제 구현을 방해한다.
프리쉬(Frisch) 그리드가 있는 단극성(unipolar) 고체-상태 검출기가 제안되었다. [11-13] 그러나, 그러한 검출기 구조는 웰 내의 가장 높은 전기장이 반도체와 픽셀 전극 사이의 계면(interface)에서 발생하기 때문에 직접 변환 애벌란시 이득에 실용적이지 않고, 큰 전하 주입 및 검출기에 잠재적으로 돌이킬 수 없는 손상으로 인해 높은 암전류를 초래한다.
단극성 시간-격차(unipolar time-differential, UTD) 고체-상태 검출기는, 주사 전자 현미경(SEM)의 스캐닝에 의해 얻어진 MWSD 단면인, 도 1에 보여지는 바와 같이, 높은 입상도(granularity)의 마이크로패턴 멀티-웰 구조, 즉 멀티-웰 고체-상태 검출기(multi-well solid-state detector, MWSD)를 사용하여 제조되었다 [12]. 도 1에 보여지는 바와 같이, 상부 부분에 공통 전극(110)이 제공되고 반대 하부 부분에 기판(160)이 제공되었다. 기판(160)의 상부 표면에는 수집기로서 픽셀 전극(130)이 형성되어 있으며, 픽셀 전극(130)의 상부 표면 상에 복수의 절연체가, 복수의 절연체의 각 절연체(150) 위에 형성된 실드(120)와 함께, 형성되어 있다. 복수의 웰(140, 142)은 복수의 절연체의 각 절연체 사이에 제공된다.
비행 시간 실험 결과는 UTD 전하 감지로 인한 탐지기의 시간 해상도가 크게 향상되었음을 보여준다. 또한, 광-유도 캐리어 패킷의 확산의 설정으로, 신호 상승 시간의 궁극적인 물리적 한계가 달성되었다. [12, 13, 15-17] 그러나, 종래의 시스템은 웰의 바닥에서 유전체를 에칭하지 않으며, 유전체층으로 캡슐화된 그리드 전극도 그 각각의 측면에 제공되지 않는다.
다른 비정질 셀레늄 멀티-웰 애벌란시 검출기 제조 방법은 나노-전극 멀티-웰 하이-이득 애벌란시 러싱 광전도체(nano-electrode multi-well high-gain avalanche rushing photoconductor) 및 필드-형성 멀티-웰 애벌란시 검출기(field-shaping multi-well avalanche detector)를 위해 제안되었다. [15, 16] 그러나, 이러한 방법은, 웰의 바닥에서 절연체/유전체를 제거하면서 절연체/유전체로 그리드 전극을 캡슐화하기 위한 정렬, 즉 리소그래피 동안 정렬을 필요로 한다.
발명의 요약
종래의 시스템의 단점을 극복하기 위해, 본 명세서에서 멀티-웰 셀레늄 검출기 및 필요한 정렬을 제거하고 그리드 전극을 절연체/유전체로 캡슐화하는, 멀티-웰 셀레늄 검출기의 제조 방법을 제공한다.
따라서, 본 발명의 견지들은 상기 문제점 및 단점을 해결하고, 이하에서 설명되는 장점을 제공한다. 본 발명의 일 견지는 직접 변환 애벌란시 a-Se를 실현하기 위해 필드 핫 스팟이 없는 실용적인 검출기 구조를 제공한다.
본 발명의 일 견지는 기판 상에 픽셀 전극을 증착하는 단계; 제 1 유전체층을 증착하는 단계; 제 1 유전체층 상에 제 1 전도성 그리드 전극층을 증착하는 단계; 제 1 전도성 그리드 전극층 상에 제 2 유전제층을 증착하는 단계; 제 2 유전체층 상에 제 2 전도성 그리드 전극층을 증착하는 단계; 제 2 전도성 그리드 전극층 상에 제 3 유전체층을 증착하는 단계; 제 3 유전체층 상에 에치 마스크를 증착하는 단계; 그 사이에 적어도 하나의 웰을 갖는 적어도 두 개의 기둥을 형성하기 위해 제 1 에칭을 수행하는 단계; 적어도 두 개의 기둥 및 적어도 하나의 웰의 바닥에 산화 유전체층을 증착하는 단계; 및 적어도 하나의 웰의 바닥으로부터 산화 유전체층을 제거하기 위해 제 2 에칭을 수행하는 단계를 포함하는, 멀티-웰 비정질 셀레늄(amorphous selenium, a-Se) 검출기 제조방법을 제공한다.
본 발명의 또 다른 견지는 반도체, 픽셀 전극, 제 1 유전체층, 제 2 유전체층, 제 3 유전체층, 제 1 전도성 그리드 전극층 및 제 2 전도성 그리드 전극층을 포함하는 나노패턴, 멀티-웰, 고체 상태 a-Se 방사선 검출기를 제공한다. 픽셀 전극은 기판 상에 인접하게 증착되고, 제 1 전도성 그리드 전극층은 제 1 유전체층 상에 증착되고, 제 2 유전체층은 제 1 전도성 그리드 전극층 상에 증착되고, 제 2 전도성 그리드 전극층은 제 2 유전체층 상에 증착되고, 제 3 유전체층은 제 2 전도성 그리드 전극층 상에 증착되고, 에치 마스크는 제 3 유전체층 상에 증착되고, 제 1 에칭은 그 사이에 적어도 하나의 웰을 갖는 적어도 두 개의 기둥을 형성하며, 적어도 두 개의 기둥 및 적어도 하나의 웰의 바닥에 산화 유전체층이 증착되고, 제 2 에칭은 적어도 하나의 웰의 바닥으로부터 산화 유전체층을 제거한다.

본 발명의 특정 구현예에 대한 다음의 상세한 설명은 첨부된 도면을 참조하여 이루어진다. 본 발명을 설명함에 있어서, 본 발명의 개념을 명확하게 이해하기 위해, 당해 기술 분야에 알려진 관련 기능 및 구성에 대한 설명은 생략하며, 불필요한 세부사항으로 본 발명을 모호하게 하는 것을 피한다.
본 명세서는 고체-상태 애벌란시 방사선 검출기 및 이의 제조방법으로, 필드 핫-스팟 없는 광전도층으로서 비정질 물질을 사용하는, 직접 변환 애벌란시 a-Se를 제공하는 것을 개시한다. 고체-상태 애벌란시 방사선 검출기는 Sauli, Lee 및 Golden의 장치를 개선하여, 두 개의 로우-필드 영역 사이에 하이-필드 애벌란시 영역을 로컬라이즈하여 필드-형성하는 것을 기반으로 한다. [9, 11, 14-16]
본 발명은 고체-상태 검출기 구조를 최적화하여 직접 변환 비정질 셀레늄 방사선 검출기에서 안정된 애벌란시 증배 이득을 제공한다. 검출기 구조는, 고에너지 방서선을 정지시키고 애벌란시 증배를 위한 하이-필드 멀티-웰 검출 영역을 최적화하기 위해 로우-필드 상호작용 영역의 두께를 변화시킴으로써, 넓은 영역의 직접 방사선 검출기에서 안정된 애벌란시를 달성할 수 있는 실용적인 방법을 제공하는 필드-형성 멀티-웰 애벌란시 검출기(SWAD)라고 지칭한다.
안정된 애벌란시 증배 이득은 각 웰 내의 필드-형성과 함께, 절연된 벽을 가진 고밀도 애벌란시 웰을 사용하여 필드 핫 스팟을 제거함으로써 달성할 수 있다.
고밀도 절연 웰 및 필드-형성은 애벌란시 영역에서 필드 핫 스팟의 형성을 제거하고 금속-반도체 계면에서 하이 필드를 제거한다. 금속-반도체 계면의 전기장은 애벌란시가 발생하는 피크 값 보다 한 자릿수 낮다. 필드-형성 전극, 고밀도 절연 웰 및 필드-형성은 각 웰 내부에 반-가우시안(semi-gaussian) 필드 분포를 제공한다.
도 2(a) 내지 2(l)은 본 발명에 개시된 일 구현예에 따른 캡슐화된 기둥을 갖는 멀티-웰 기판을 제조하는 방법을 도시한다. 도 2(a) 내지 2(l)는 제조에서 관련된 순차적인 단계를 도시한다. 간결화를 위하여, 도 2(a) 내지 2(l)는 두 개의 그리드 층만을 도시하며, 두 개 이상의 절연 유전체층 및 전도성 그리드 전극의 증착을 허용하는 반복을 도시한다.
도 2(a)는 포토리소그래피(photolithography)에 의해 기판(260) 상에 패턴화된 전도성 픽셀 전극(230)을 도시한다. 기판(260)은 바람직하게 유리, 예를 들어, 석영, 소다석회, 용융 실리카, 또는 실리콘이다. 선택적으로, 박막 트랜지스터(thin-film transistor, TFT) 기판 또는 상보적인 금속-산화 반도체(CMOS) 기판은 이전의 패턴화된 픽셀 전극과 함께 이용될 수 있다. 픽셀 전극(230)은 발생된 전자 전하를 수집하도록 구성되며, 바람직하게는 알루미늄(Al), 크롬(Cr) 텅스텐 (W), 인듐 주석 산화물 (ITO) 및 산화 아연 (ZnO)을 포함하는 전도성 물질로 형성된다.
도 2(b)는 기판(260) 상에 증착된 제 1 유전체층(241), 즉, 절연층을 도시한다. 유전체 물질은 전류에 열악한 도체이며, 증착은 바람직하게는 물리 증기 증착(physical vapor deposition, PVD), 스핀 캐스팅(spin casting), 플라즈마-강화 화학 증기 증착(plasma-enhanced chemical vapor deposition, PECVD), 및 원자층 증착(atomic layer deposition, ALD) 중 하나를 통해 수행한다. PVD는 열 증발, 전자빔 증발 또는 스퍼터링(sputtering)을 포함할 수 있다. 제 1 유전체층(241)은, 예를 들어, 폴리이미드(Pl), 실리콘 산화물(SiO), 실리콘 질화물(SiN) 및 알루미늄 산화물(AlO)과 같은 비전도성이거나 전도성이 매우 낮은 물질로부터 형성된다.

도 2(g)에 보여지는 바와 같이, 제 2 전도성 그리드 전극층(252) 상에 제 3 전도성 유전체층(243)을 증착한 후, 에치 마스크로서 마스크층(280)을 제 3 유전체 층 상에 증착한다. 마스크층(280)은 높은 에칭 저항성을 갖는 금속, 유기 포토레지스트 또는 다른 물질이다. 도 2(h)는 광학 접촉 포토리소그래피, 광학 리소그래피, 예를 들어, 스테퍼(stepper) 리소그래피, 또는 전자빔 리소그래피(EBL)을 사용하여 패턴화된 마스크층(280)을 도시한다.
도 2(i)는 패턴화를 보존하는 이방성 에칭(anisotropic etching)의 결과를 도시한다. 이방성 에칭은 픽셀 전극(230)에 도달할 때까지 적층된 유전체 및 그리드를 통해 계속되고, 픽셀 전극(230)을 에칭하지 않는다. 건식 에칭은 유전체 및 그리드 전극 모두에 바람직하게 사용된다.
건식 에칭은 반응성 이온 에칭(RIE) 또는 딥(deep) RIE를 사용하여 수행될 수 있다. 유기 중합체 유전체의 이방성 에칭은 바람직하게 저압 및 저온에서 유도 충전 플라즈마(inductively charged plasma, ICP) 에치 시스템을 사용한 딥 RIE 툴로 수행한다. SiO와 같은 산화물 유전체의 이방성 에칭은 바람직하게 불소화된 이방성 에칭을 사용하여 수행하는 것이 바람직하며, 여기서 각 건식 에치 시퀀스는 측벽 상에 플루오로카본 중합체 패시배이션(fluorocarbon polymer passivation)의 층을 공급하는 2차 플라즈마 증착으로 이어진다. 산화물이 측벽 에칭 없이 웰의 바닥에서 오로지 수직으로 에칭되어, 웰 내부의 그리드 전극을 캡슐화하기 위한 에칭 동안 측벽에 산화물을 보존하는 한, 다른 이방성 에칭 기술이 활용될 수 있다.
도 2(j)는 기둥들(271, 272) 및 웰(290)을 등각적으로(conformally) 캡슐화하는 유전체 산화물 유전체층(285), 예를 들어 SiO, AlO의 증착을 도시한다. 등각 산화물 증착(conformal oxide deposition) 방법은 원자층 증착(ALD) 및 실란 기반 PECVD를 포함한다. 액체 테트라에톡시실란(tetraethoxysilane, TEOS)은 실란 가스(TEOS-PECVD) 대신에 Si의 공급원으로 사용될 수 있다.
도 2(k)는 건식 RIE를 이용한, 잔류 마스크층(280)의 상부 표면과 웰의 하부의 산화물의 이방성 에칭을 도시한다. 이방성 에칭은 웰(290)의 바닥에서 기둥들(271, 272) 사이의 캡슐화를 제거한다. SiO와 같은 산화물 유전체의 이방성 에칭은 불소 이방성 에칭을 이용하여 수행될 수 있으며, 여기서 각 건식 에치 시퀀스는 측벽 상에 매우 얇은 플루오로카본 중합체 패시배이션(fluorocarbon polymer passivation)의 층을 공급하는 2차 플라즈마 증착으로 이어진다.
도 2(l)은 건식 또는 습식 에칭에 의해, 기판(260) 상에 형성된 적어도 두 개의 캡슐화된 그리드 전극을 갖는 멀티-웰 기판을 형성하는 에치 마스크의 제거를 도시한다. 이방성 에칭은 대체로 수직의 측벽을 형성하고, 그 사이에 간격 G를 두고 각각의 폭이 W(도 2(h))인, 적어도 두 개의 기둥(271, 272)을 형성한다.

도 3(a) 내지 도 3(c)는 TFT 또는 CMOS 판독 전자 장치 등과 함께 픽셀 전극 어레이로부터 이메저(imager) 기판으로 출력하기 위한 스캐닝 제어 및 다중 버스를 위해 구성된 장치를 도시한다. 도 3(a) 및 도 3(b)에 보여지는 바와 같이, 멀티-웰 구조(340)를 기판(360)의 상부에 형성한다. a-Se 층(320)으로 공통 전극(310)까지, 멀티-웰 구조(340)의 웰을 채운다. a-Se 층(320)은 기판 상에 증착된 제 1 층과 같은 p- 또는 유사층을 갖는 n-i-p 또는 p-i-n 층, 즉 멀티-웰 기판에 이어서 i- 층, 그 다음 n- 또는 유사층, 이어서 고전압 전극이다. 멀티-웰 구조가 기판 상에 형성되면, 비정질 셀레늄 광전도체가 멀티-웰 기판 위에 증착된다. 셀레늄 증착은 p-형 전자-차단층이 멀티-웰 기판 위에 먼저 증착되는 p-i-n 프로세스를 포함할 수 있다. 그 다음, 본질적으로 안정화된 셀레늄은 증발되어 벌크 반도체 층을 형성한다. 그 다음, n-형, 즉 n-타입 정공-차단층이 증착되고, 그 다음 전도성 고전압(HV) 전극이 증착된다. 광학적 빛 검출을 위해, 전도성 HV 전극은 투명하거나 반투명하다. 예를 들어, ITO 또는 ZnO는 높은 빛 투과성을 위해 최적화 될 수 있는 전도성층이다.

도 4는 종래 장치의 평면도이다. 도 4에 보여지는 바와 같이, 종래의 장치에서, 각각의 웰(490a-490p)은 단지 하나의 픽셀(431-426)에 대응하고, 각각의 웰은 정사각형 형상이고, 각각의 웰은 X 및 Y 치수(dimensions) 모두에서 픽셀 경계로 둘러싸여 있으며, 웰은 필셀 전극의 중심 축에 정렬되어야 한다.
도 5 (a)는 본 발명에 개시된 일 구현예에 따른 멀티-픽셀 기판상의 마이크로-스트립 그리드 전극들의 선형 어레이의 평면도이다. 도 5(b)는 조립된 5(a)의 필러 어레이의 평면도이다. 도 4 내지 도 5(a) 및 도 5(b)의 비교는, 본 발명은 각 웰 (590a-590i)이 다수의, 즉 적어도 2 개의, 픽셀 전극(531, 532)에 의해 공유될 수 있으며; 각각의 웰(590a-590i)은 픽셀 전극의 형상에 제한되지 않고 픽셀 경계들을 가로 질러 연장 될 수 있고; 웰(590a-590i)은 전극(550)및 유전체(540)의 마이크로-스트립 그리드로부터 형성되는 것을 허용함을 보여준다. 도 5(b)에 보여지는 바와 같이, 전극은 상부 그리드(550a)와 하부 그리드(550b)를 포함한다. 마이크로-스트립 그리드 전극의 선형 어레이는 임의의 픽셀 전극에 정렬될 필요가 없는 웰을 갖는 멀티-픽셀 기판 상에 제공되고, 서로 자기-정렬되는 중첩 그리드 전극을 제공한다.
도 6은 본 발명에 따른 멀티-픽셀 기판 위에 육각형/벌집의 기하학적 형상을 이용하는 마이크로-메쉬 그리드 전극의 2 차원 어레이의 또 다른 구현예의 평면도이다. 도 6에 보여지는 바와 같이, 픽셀(631-634)은 유전체층 내부에 마이크로-메쉬 그리드 전극을 갖는 복수의 웰(690a, 690b, 690c, 690d ...)과 함께 멀티-픽셀 기판을 형성한다. 도 4 내지 6의 비교는, 본 발명은 몇몇의 웰이 다수의, 즉 적어도 2 개의 픽셀 전극에 의해 공유되며; 각각의 웰은 픽셀 전극의 형상에 의해 제한되지 않고 픽셀 경계들을 가로 질러 연장 될 수 있고; 또한 그 웰은 벌집 모양의 마이크로-메쉬 그리드 전극으로부터 형성 되는 것을 허용함을 보여준다.

픽셀 전극에 도달 할 때까지 웰을 에칭하는 단계.
픽셀 전극까지의 웰의 에칭은 다음 단계에 의해 바람직하게 수행된다:
ICP 딥(deep) RIE 시스템 내부에서 산소 플라즈마(O2 플라즈마)를 사용하여 제 3 유전체층(243)을 이방성으로 에칭하는 단계;
SF6 플라즈마로 W의 건식 에칭을 통해 제 2 전도성 그리드 전극층(252)을 에칭하는 단계;
ICP 딥 RIE 시스템 내부에서 02 플라즈마를 사용하여 제 2 유전체층을 이방성으로 에칭하는 단계;

웰을 에칭한 후, SiO2는 TEOS-PECVD 시스템을 사용하여 등각적으로(conformally) 증착되며, 도 7(a)는 웰을 에칭한 후, 산화물 유전체층과 함께 등각적으로(conformally) 기둥 및 웰을 캡슐화하는 이상적인 구조를 보여준다. 도 7(b)는 본 명세서에 설명된 프로세스를 사용하여 제조된 구조를 보여주는 SEM 단면도이다. 도 7(b) 및 도 7(d)는 각각 도 2(j) 및 도 2 (l)에 도시된 단계에 대응한다.
도 7(c)에 보여지는 바와 같이, 산화물 유전체층의 이방성 에칭은 측벽에서 산화물을 에칭하지 않고, 웰의 바닥 및 마스크의 상부로부터 산화물만 제거한다. 측벽 상에 산화물을 남겨두면 모든 면 상에 유전체층에 의한 그리드 전극의 완전한 캡슐화를 보장한다. SiO2의 이방성 에치는 바람직하게, 측벽 상에 매우 얇은 플루오로카본 중합체 패시배이션(fluor-carbon polymer passivation)의 층을 공급하는 2차 플라즈마 증착으로 이어지는 각 건식 에치 시퀀스와 함께, 불소 이방성 에칭을 사용하여 수행한다.
크롬 마스크는 바람직하게는 습식 에칭을 사용하여 에칭된다. 도 7(d)는 측벽을 에칭하지 않고 SiO2가 손대지 않는 상태로 남겨진 바람직한 이방성 산화물 에칭을 보여주는 SEM 단면도이다.
도 7(b) 및 도 7(d)에 보여지는 바와 같이, 웰(290)의 바닥 및 마스크의 상부에서 에칭되지 않은 기둥의 측벽 상의 산화물과 함께 산화물의 이방성, 즉 수직, 제거는 유전체층 내부에 그리드 전극을 완전히 캡슐화할 수 있도록 허용한다.
반도체, 픽셀 전극, 적어도 세 개의 유전체층, 및 적어도 두 개의 전도성 그리드 전극층을 포함하는, 나노패턴, 멀티-웰, 고체-상태 a-Se 방사선 검출기를 제공한다. 픽셀 전극은 기판에 인접하게 증착되고, 적어도 두 개의 전도성 그리드 전극층의 제 1 전도성 그리드 전극층은 적어도 세 개의 유전체층의 제 1 유전체층 상에 증착된다. 적어도 세 개의 유전체층의 제 2 유전체층은 제 1 전도성 그리드 전극층 상에 증착된다. 적어도 두 개의 전도성 그리드 전극층의 제 2 전도성 그리드 전극층은 제 2 유전체층 상에 증착된다. 적어도 세 개의 유전체층의 제 3 유전체층은 제 2 전도성 그리드 전극층 상에 증착되고, 에치 마스크는 제 3 유전체층 상에 증착된다. 제 1 에칭은 그 사이에 적어도 하나의 웰을 갖는 적어도 두 개의 기둥을 형성하며, 적어도 두 개의 기둥 및 적어도 하나의 웰의 바닥에 산화 유전체층이 증착되고, 제 2 에칭은 적어도 하나의 웰의 바닥으로부터 산화 유전체층을 제거한다. 두 개 이상의 전도성 그리드 전극층이 또한 활용될 수 있다. 예를 들어, 세 개의 전도성 그리드 전극층이 활용된다면, 제 2 전도성 그리드 전극층 상에 제 3 유전체층이 형성되고, 제 3 유전체층 상에 제 3 전도성 그리드 전극층이 형성되고, 제 3 전도성 그리드 전극층 상에 제 4 유전체층이 형성되며, 이에 의해 제 n 전도성 그리드 전극층 상에 n+1 유전체층이 형성되며, 에치 마스크가 n+1 유전체층 상에 증착된다. 그 다음 앞서 설명한 바와 같이, 그 사이에 적어도 하나의 웰을 갖는 적어도 두 개의 기둥을 형성하도록 제 1 에칭이 수행된다.
본 발명에 의해 제공되는 장치는 UTD 전하 감지를 제공하며, 이는 이론적인 전하 확산의 한계에서 검출기를 작동할 수 있게 하며, 애벌란시 모드에서 세 자릿수 이상으로 개선된다.

Claims (20)
- 기판에 인접하게 픽셀 전극을 증착하는 단계;
제 1 유전체층을 증착하는 단계;
상기 제 1 유전체층 상에 제 1 전도성 그리드 전극층을 증착하는 단계;
상기 제 1 전도성 그리드 전극층 상에 제 2 유전제층을 증착하는 단계;
상기 제 2 유전체층 상에 제 2 전도성 그리드 전극층을 증착하는 단계;
상기 제 2 전도성 그리드 전극층 상에 제 3 유전체층을 증착하는 단계;
상기 제 3 유전체층 상에 에치 마스크를 증착하는 단계;
그 사이에 적어도 하나의 웰을 갖는 적어도 두 개의 기둥을 형성하기 위해 제 1 에칭을 수행하는 단계;
적어도 두 개의 기둥 및 적어도 하나의 웰의 바닥에 산화 유전체층을 증착하는 단계; 및
상기 적어도 하나의 웰의 바닥으로부터 상기 산화 유전체층을 제거하기 위해 제 2 에칭을 수행하는 단계를 포함하는, 멀티-웰 비정질 셀레늄(amorphous selenium, a-Se) 검출기 제조방법.
- 제 1항에 있어서,
상기 제 1 에칭은 상기 제 3 유전체층으로부터 상기 제 2 전도성 그리드 전극층으로, 상기 제 2 유전체층으로, 상기 제 1 전도성 그리드 전극층으로, 상기 제 1 유전체층으로, 그리고 상기 픽셀 전극으로 수행하는, 멀티-웰 비정질 셀레늄 검출기 제조방법.
- 제 1항에 있어서,
상기 제 1 에칭은 이방성(anisotropic)이고, 상기 제 1 에칭은 상기 픽셀 전극을 에칭하지 않는, 멀티-웰 비정질 셀레늄 검출기 제조방법.
- 제 1항에 있어서,
상기 제 2 에칭은 상기 적어도 하나의 웰을 갖는 적어도 두 개의 기둥의 측면으로부터 상기 산화 유전체층을 제거하지 않는, 멀티-웰 비정질 셀레늄 검출기 제조방법.
- 제 1항에 있어서,
상기 제 2 에칭은 상기 픽셀 전극을 에칭하지 않는, 멀티-웰 비정질 셀레늄 검출기 제조방법.
- 제 1항에 있어서,
상기 적어도 두 개의 기둥 각각은 상기 제 1 전도성 그리드 전극층 및 상기 제 2 전도성 그리드 전극층을 포함하고, 상기 적어도 하나의 웰의 반대편 상에 제 1 전도성 그리드 전극층 쌍 및 제 2 전도성 그리드 전극층 쌍을 형성하는, 멀티-웰 비정질 셀레늄 검출기 제조방법.
- 제 6항에 있어서,
상기 제 1 전도성 그리드 전극층 쌍은 상기 픽셀 전극으로부터 제 1 거리만큼 이격되며,
상기 제 2 전도성 그리드 전극층 쌍은 상기 픽셀 전극으로부터 제 2 거리만큼 이격되고,
상기 제 1 거리는 상기 제 2 거리와 상이한, 멀티-웰 비정질 셀레늄 검출기 제조방법.
- 제 6항에 있어서,
상기 산화 유전체층은 상기 제 1 전도성 그리드 전극층 쌍 각각을 완전히 캡슐화하는, 멀티-웰 비정질 셀레늄 검출기 제조방법.
- 제 6항에 있어서,
상기 산화 유전체층은 상기 제 2 전도성 그리드 전극층 쌍 각각을 완전히 캡슐화하는, 멀티-웰 비정질 셀레늄 검출기 제조방법.
- 제 6항에 있어서,
상기 제 1 전도성 그리드 전극층 쌍은 상기 제 2 전도성 그리드 전극층 쌍과 정렬(align)하고, 상기 제 1 에칭을 수행하기 전에 상기 제 1 전도성 그리드 전극층 및 상기 제 2 전도성 그리드 전극층을 정렬시키지 않는, 멀티-웰 비정질 셀레늄 검출기 제조방법.
- 제 1항에 있어서,
상기 제 1 전도성 그리드 전극층 및 상기 제 2 전도성 그리드 전극층을 상기 제 1 유전체층 상에 또는 상기 제 2 유전체층 상에 각각 스택킹(stacking)하기 전에 패턴화되지 않는, 멀티-웰 비정질 셀레늄 검출기 제조방법.
- 반도체;
픽셀 전극;
적어도 세 개의 유전체층; 및
적어도 두 개의 전도성 그리드 전극층을 포함하며,
여기서, 상기 픽셀 전극은 기판에 인접하게 증착되고,
상기 적어도 두 개의 전도성 그리드 전극층의 제 1 전도성 그리드 전극층은 상기 적어도 세 개의 유전체층의 제 1 유전체층 상에 증착되고,
상기 적어도 세 개의 유전체층의 제 2 유전체층은 상기 제 1 전도성 그리드 전극층 상에 증착되고,
상기 적어도 두 개의 전도성 그리드 전극층의 제 2 전도성 그리드 전극층은 상기 제 2 유전체층 상에 증착되고,
상기 적어도 세 개의 유전체층의 제 3 유전체층은 상기 제 2 전도성 그리드 전극층 상에 증착되고,
에치 마스크는 상기 제 3 유전체층 상에 증착되고,
제 1 에칭은 그 사이에 적어도 하나의 웰을 갖는 적어도 두 개의 기둥을 형성하며,
상기 적어도 두 개의 기둥 및 상기 적어도 하나의 웰의 바닥에 산화 유전체층이 증착되고,
제 2 에칭은 상기 적어도 하나의 웰의 바닥으로부터 상기 산화 유전체층을 제거하는, 나노패턴, 멀티-웰, 고체 상태 a-Se 방사선 검출기.
- 제 12항에 있어서,
상기 제 1 에칭은 상기 제 3 유전체층으로부터 상기 제 2 전도성 그리드 전극층으로, 상기 제 2 유전체층으로, 상기 제 1 전도성 그리드 전극층으로, 상기 제 1 유전체층으로, 그리고 상기 픽셀 전극으로 수행되고,
여기서 상기 제 1 에칭은 상기 픽셀 전극을 에칭하지 않는, 나노패턴, 멀티-웰, 고체 상태 a-Se 방사선 검출기.
- 제 12항에 있어서,
상기 제 2 에칭은 상기 적어도 하나의 웰을 갖는 상기 적어도 두 개의 기둥의 사이드로부터 상기 산화 유전체층을 제거하지 않고,
여기서 상기 제 2 에칭은 상기 픽셀 전극을 에칭하지 않는, 나노패턴, 멀티-웰, 고체 상태 a-Se 방사선 검출기.
- 제 12항에 있어서,
상기 적어도 두 개의 기둥 각각은 상기 제 1 전도성 그리드 전극층 및 상기 제 2 전도성 그리드 전극층을 포함하며, 상기 적어도 하나의 웰의 반대편 상에 제 1 전도성 그리드 전극층 쌍 및 제 2 전도성 그리드 전극층 쌍을 형성하는, 나노패턴, 멀티-웰, 고체 상태 a-Se 방사선 검출기.
