Description
본 명세서에 기술된 발명은 미국 에너지부에 의해 지급되는 계약 번호 DE-FC36-07GO17043 하에서의 정부 지원을 받아 이루어졌다. 정부는 본 발명에서 소정의 권리를 가질 수 있다.
본 발명의 실시예는 재생가능한 에너지의 분야이며, 특히 태양 전지(solar cell)의 이미터 영역(emitter region)을 제조하는 방법이다.
통상 태양 전지로 알려진 광기전력 전지(photovoltaic cell)는 태양 방사선의 전기 에너지로의 직접 변환을 위한 주지된 장치이다. 일반적으로, 태양 전지는 기판의 표면 부근에서 p-n 접합부를 형성하기 위해 반도체 처리 기술을 사용하여 반도체 웨이퍼 또는 기판 상에 제조된다. 기판의 표면에 충돌하는 태양 방사선은 기판의 용적 내에 전자 및 정공 쌍을 생성하며, 이는 기판 내의 p-도핑된(doped) 및 n-도핑된 영역들로 이동하고, 그로써 도핑된 영역들 사이에 전압차를 발생시킨다. 도핑된 영역들은 태양 전지로부터 그에 결합된 외부 회로로 전류를 보내기 위해 태양 전지 상의 금속 접점에 연결된다.

태양 전지의 이미터 영역을 제조하는 방법이 본 명세서에 개시된다. 일 실시예에서, 태양 전지의 이미터 영역을 제조하는 방법은 노(furnace) 내에서 기판의 표면 상에 터널 산화물 층(tunnel oxide layer)을 형성하는 단계를 포함한다. 노로부터 기판을 제거하지 않고서, 비정질 층(amorphous layer)이 터널 산화물 층 상에 형성된다. 비정질 층은 N-형 도펀트(dopant)를 갖는 제1 영역 및 P-형 도펀트를 갖는 제2 영역을 제공하기 위해 도핑된다(doped). 후속하여, 비정질 층은 N-형 도핑된 영역 및 P-형 도핑된 영역을 갖는 다결정 층(polycrystalline layer)을 제공하기 위해 가열된다. 일 실시예에서, 태양 전지의 기판 상에 층들을 형성하는 방법은 노 내로 복수의 웨이퍼(wafer)를 가진 웨이퍼 캐리어(carrier)를 로딩하는 단계를 포함하며, 웨이퍼 캐리어는 배면이 맞대어져(back-to-back) 위치된 2개의 웨이퍼가 로딩된 하나 이상의 웨이퍼 수용 슬롯을 갖는다. 노 내에서, 터널 산화물 층이 복수의 웨이퍼 각각의 모든 표면 상에 형성된다. 노로부터 기판을 제거하지 않고서, 비정질 층이 터널 산화물 층 상에 형성되며, 비정질 층은 배면이 맞대어져 위치된 웨이퍼들 사이의 접촉하고 있는 부분들 상을 제외하고는 터널 산화물 층의 모든 부분 상에 형성된다.
태양 전지가 또한 본 명세서에 개시된다. 그러한 실시예에서, 태양 전지는 기판 또는 웨이퍼를 포함한다. 일 실시예에서, 이산화규소를 포함하는 터널 산화물 층이 규소 웨이퍼의 모든 표면 상에 배치된다. 다결정 층이 터널 산화물 층 상에 배치되며, 다결정 층은 다결정 층의 링 패턴(ring pattern)을 갖는 규소 웨이퍼의 배면 상을 제외하고는 터널 산화물 층의 모든 부분 상에 배치된다. 일 실시예에서, 이산화규소를 포함하는 터널 산화물 층이 규소 웨이퍼의 모든 표면 상에 배치된다. 비정질 층이 터널 산화물 층 상에 배치되며, 비정질 층은 비정질 층의 링 패턴을 갖는 규소 웨이퍼의 배면 상을 제외하고는 터널 산화물 층의 모든 부분 상에 배치된다.
본 발명의 실시예에 따라, 태양 전지의 부동태화된(passivated) 이미터를 제조하기 위해, 얇은 터널 산화물 및 다량으로 도핑된 폴리실리콘 - n-형 및 p-형 둘 모두 - 이 사용된다. 그러한 막이 통상적으로 노 내에서 개별적으로 형성될 수 있지만, 이 조합은 태양 전지의 제조에 적용되지 않았고, 그렇게 하는 것의 제조 비용은 태양 전지 시장에 대해 너무 높을 수 있다. 대신에, 실시예에서, 산화 및 후속하는 규소 침착이 단일 공정 동작으로 조합된다. 실시예에서, 이러한 접근법은 또한 노 보트(furnace boat) 내에서 슬롯당 2개의 웨이퍼를 로딩함으로써 처리량을 2배로 하도록 사용될 수 있다. 실시예에서, 규소는 미도핑된 비정질 층으로서 먼저 침착된다. 그러한 실시예에서, 규소는 폴리실리콘 층을 제공하도록 이후의 처리 동작에서 도핑되고 결정화된다. 대안적인 실시예에서, 규소 층은 단일 공정 동작으로 폴리실리콘 층으로서 형성된다.
본 발명의 실시예는 (1) 산화물 두께 및 산화물 품질의 제어, (2) 산화와 폴리 침착(poly deposition) 사이의 오염, (3) 과도한 예방적 유지관리 요건, (4) 처리량, 또는 (5) n-폴리 및 p-폴리 시트 저항(sheet resistance)과 같은, 하지만 이로 제한되지 않는 종래의 제조 문제를 해결할 수 있다. 본 발명의 실시예에 따라, 태양 전지 제조의 방법에 대한 몇몇 특징이 조합되는데, 즉 단일 공정으로 산화 및 폴리 (먼저 비정질 규소로서) 침착이 조합된다. 일 실시예에서, 탄화규소(SiC) 부품이 유지관리 간격을 연장시키기 위해 노 내에 사용된다. 일 실시예에서, 2개의 웨이퍼가 처리량을 증가시키기 위해 슬롯마다 로딩된다. 상기 실시예는 모두 태양 전지를 제조하는 데 있어서의 실행가능성에 기여할 수 있다.
실시예에서, 비정질 층으로서 규소를 침착시키고 이어서 후속 동작에서 이 층을 도핑하고 결정화하는 것은 공정을 보다 제어가능하게 하고 부동태화를 개선한다. 실시예에서, 처리량은 노 취급 보트 내에서 슬롯당 2개의 웨이퍼를 로딩함으로써 개선된다. 실시예에서, SiC 보트가 치수 안정성을 위해 사용된다. 실시예에서, 시트 저항의 제어는 현장 도핑된(in-situ doped) 폴리실리콘 대신에, 미도핑된 비정질 규소를 침착시킴으로써 달성된다. n 및 p 영역들은 이어서 이후의 더 높은 온도의 동작에서 선택적으로 형성되고 결정화된다. 실시예에서, 본 명세서에 기술된 접근법들 중 하나 이상을 따름으로써, 그레인 크기가 최대화될 수 있고, 시트 저항이 최소화될 수 있으며, 카운터-도핑(counter-doping)이 회피될 수 있다.
막 제조를 위한 노가 종래의 노로 제한되지 않음을 이해하여야 한다. 실시예에서, 노는 수직 노 챔버, 수평 노 챔버, 또는 플라즈마 챔버와 같은, 하지만 이로 제한되지 않는 웨이퍼 처리를 위한 챔버이다. 또한, 본 명세서에서 비정질 막 또는 층에 대한 언급은 비정질 규소 막 또는 층으로 제한되지 않음을 이해하여야 한다. 실시예에서, 비정질 막 또는 층은 비정질 규소-게르마늄 막 또는 층, 또는 비정질 탄소-도핑된 규소 막 또는 층과 같은, 하지만 이로 제한되지 않는 막 또는 층이다.
태양 전지는 이미터 영역을 포함하도록 제조될 수 있다. 예를 들어, 도 1은 본 발명의 실시예에 따른, 태양 전지의 이미터 영역을 제조하는 방법에서의 동작들을 나타내는 흐름도(100)를 예시한다. 도 2a 내지 도 2e는 본 발명의 실시예에 따른, 흐름도(100)의 동작들에 대응하는, 이미터 영역을 포함하는 태양 전지의 제조에서의 다양한 단계들의 단면도를 예시한다.
도 2a를 참조하면, 태양 전지 제조를 위한 기판(202)이 제공된다. 본 발명의 실시예에 따라, 기판(202)은 벌크 규소 기판으로 구성된다. 일 실시예에서, 벌크 규소 기판은 N-형 도펀트로 도핑된다. 실시예에서, 기판(202)은, 도 2a에는 도시되지 않았지만, 텍스처화된 표면을 갖는다.
흐름도(100)의 동작(102) 및 대응하는 도 2b를 참조하면, 태양 전지의 이미터 영역을 제조하는 방법은 노 내에서 기판(202)의 표면 상에 터널 산화물 층(204)을 형성하는 단계를 포함한다. 본 발명의 실시예에 따라, 터널 산화물 층(204)을 형성하는 단계는 노 내에서 대략 섭씨 900도의 온도에서 기판(202)을 가열하는 단계를 포함한다. 구체적인 실시예에서, 노 내에서 대략 섭씨 900도의 온도에서 기판(202)을 가열하는 단계는 대략 1.5 나노미터의 두께를 갖는 터널 산화물 층(204)을 제공하기 위해 산소 분위기 내에서 대략 3분 동안 대략 0.067 ㎪ (500 mTorr)의 압력에서 가열하는 단계를 추가로 포함한다. 본 발명의 다른 실시예에 따라, 터널 산화물 층(204)을 형성하는 단계는 노 내에서 섭씨 600도 미만의 온도에서 기판(202)을 가열하는 단계를 포함한다. 구체적인 실시예에서, 노 내에서 섭씨 600도 미만의 온도에서 기판(202)을 가열하는 단계는 대략 1.5 나노미터의 두께를 갖는 터널 산화물 층(204)을 제공하기 위해 산소 분위기 내에서 대략 60분 동안 대략 39.9 ㎪ (300 Torr)의 압력에서 대략 섭씨 565도의 온도로 가열하는 단계를 추가로 포함한다. 대안적인 실시예에서, 분위기는 N2O를 포함한다.

흐름도(300)의 동작(304) 및 대응하는 도 4c를 참조하면, 태양 전지의 기판 상에 층들을 형성하는 방법은 노로부터 복수의 웨이퍼(404)를 제거하지 않고서, 터널 산화물 층(410) 상에 비정질 층(412)을 형성하는 단계를 추가로 포함하며, 비정질 층(412)은 도 4c의 웨이퍼들(406, 408)과 관련하여 도시된 바와 같이, 배면이 맞대어져 위치된 웨이퍼들 사이의 접촉하고 있는 부분들 상을 제외하고는 터널 산화물 층(410)의 모든 부분 상에 형성된다. 본 발명의 실시예에 따라, 배면이 맞대어져 위치된 웨이퍼들에 대해, 비정질 층의 링 패턴이 도 5와 관련하여 이하 보다 상세하게 기술되는 바와 같이 각각의 웨이퍼의 배면 상에 형성된다. 실시예에서, 복수의 웨이퍼(404) 각각은 규소로 구성되고, 터널 산화물 층(410)은 이산화규소로 구성되며, 비정질 층(412)은 규소로 구성된다. 실시예에서, 비정질 층(412)을 형성하는 단계는 노 내에서 섭씨 575도 미만의 온도에서 비정질 층(412)을 침착시키는 단계를 포함한다. 구체적인 실시예에서, 노 내에서 섭씨 575도 미만의 온도에서 비정질 층(412)을 침착시키는 단계는 대략 200 내지 300 나노미터 범위의 두께를 갖는 비정질 층(412)을 제공하기 위해 실란(SiH4) 분위기 내에서 대략 0.047 ㎪ (350 mTorr)의 압력에서 대략 섭씨 565도의 온도로 가열하는 단계를 추가로 포함한다. 실시예에서, 온도는 형성된 층의 결정화를 방지하기 위해 섭씨 575도 미만으로 유지되지만, 다량 제조에 적합한 침착률을 유지하기 위해 섭씨 575보다 상당하게 낮지는 않다.
본 발명의 실시예에 따라, 태양 전지의 기판 상에 층들을 형성하는 방법은 비정질 층(412)의 형성에 후속하여, 산화제를 포함하는 세정 용액(cleaning solution)을 각각의 웨이퍼의 배면에 적용하는 단계를 추가로 포함한다. 이어서, 수산화물을 포함하는 텍스처화 용액(texturizing solution)이 각각의 웨이퍼의 배면에 적용된다. 일 실시예에서, 산화제는 오존 또는 과산화수소(H2O2)와 같은, 하지만 이로 제한되지 않는 화학종이며, 수산화물은 수산화칼륨(KOH) 또는 수산화나트륨(NaOH)과 같은, 하지만 이로 제한되지 않는 화학종이다.
텍스처화 용액은 제조된 태양 전지의 수광 부분 상에 무작위로 텍스처화된(랜텍스(rantex)) 표면을 제공할 수 있다. 본 발명의 실시예에 따라, 텍스처화 용액을 도입하기 전에 산화제를 갖는 세정 용액을 도입함으로써, 태양 전지의 텍스처화는 도 5와 관련하여 이하에 기술되는 바와 같이, 태양 전지 기판 상에 제조된 층의 링 부분의 초기 존재에도 불구하고 균일하다.
도 4c와 관련하여 언급된 바와 같은 링 특징부는 태양 전지의 기판 상에 유지될 수 있거나, 후속하여 제거될 수 있다. 그럼에도 불구하고, 태양 전지 구조물은 그러한 링 특징부를 최종적으로 유지하거나 적어도 일시적으로 포함한다. 예를 들어, 도 5는 본 발명의 실시예에 따른, 그 상에 형성된 층들을 갖는 태양 전지의 기판의 단면도 및 저면도 둘 모두를 예시한다.
도 5를 참조하면, 본 발명의 실시예에 따라, 태양 전지의 기판은 웨이퍼(502)의 모든 표면 상에 배치된 터널 산화물 층(504)을 포함한다. 다결정 층(506)이 터널 산화물 층(504) 상에 배치되며, 다결정 층(506)은 다결정 층(506)의 링 패턴을 포함하는 웨이퍼(502)의 배면 상을 제외하고는 터널 산화물 층(504)의 모든 부분 상에 배치된다. 본 발명의 실시예에 따라, 링 패턴은 도 4c와 관련하여 기술된 바와 같이, 웨이퍼들의 쌍들의 배면이 맞대어진 취급으로부터 기인한다. 실시예에서, 터널 산화물 층(504)은 이산화규소로 구성되고, 웨이퍼(502)는 규소로 구성되며, 다결정 층(506)은 규소로 구성된다.
다시 도 5를 참조하면, 본 발명의 다른 실시예에 따라, 태양 전지의 기판은 웨이퍼(502)의 모든 표면 상에 배치된 터널 산화물 층(504)을 포함한다. 비정질 층(506)이 터널 산화물 층(504) 상에 배치되며, 비정질 층(506)은 비정질 층(506)의 링 패턴을 포함하는 웨이퍼(502)의 배면 상을 제외하고는 터널 산화물 층(504)의 모든 부분 상에 배치된다. 본 발명의 실시예에 따라, 링 패턴은 도 4c와 관련하여 기술된 바와 같이, 웨이퍼들의 쌍들의 배면이 맞대어진 취급으로부터 기인한다. 실시예에서, 터널 산화물 층(504)은 이산화규소로 구성되고, 웨이퍼(502)는 규소로 구성되며, 비정질 층(506)은 규소로 구성된다.
이와 같이, 태양 전지를 위한 이미터 영역을 제조하는 방법이 개시되었다. 본 발명의 실시예에 따라, 태양 전지의 이미터 영역을 제조하는 방법은 노 내에서 기판의 표면 상에 터널 산화물 층을 형성하는 단계를 포함한다. 방법은 또한 노로부터 기판을 제거하지 않고서, 터널 산화물 층 상에 비정질 층을 형성하는 단계를 포함한다. 방법은 또한 N-형 도펀트를 갖는 제1 영역 및 P-형 도펀트를 갖는 제2 영역을 제공하기 위해 비정질 층을 도핑하는 단계를 포함한다. 후속하여, 비정질 층은 N-형 도핑된 영역 및 P-형 도핑된 영역을 갖는 다결정 층을 제공하기 위해 가열된다. 일 실시예에서, 기판은 규소로 구성되고, 터널 산화물 층은 이산화규소로 구성되며, 비정질 층은 규소로 구성되고, N-형 도펀트는 인이며, P-형 도펀트는 붕소이다. 일 실시예에서, 터널 산화물 층 및 비정질 층 둘 모두는 대략 섭씨 565도의 온도에서 형성되며, 다결정 층을 제공하기 위해 비정질 층을 가열하는 단계는 대략 섭씨 980도의 온도로 가열하는 단계를 포함한다.
Claims (22)
- 태양 전지(solar cell)의 이미터 영역(emitter region)을 제조하는 방법으로서,
노(furnace) 내에서, 기판의 표면 상에 터널 산화물 층(tunnel oxide layer)을 형성하는 단계; 및 노로부터 기판을 제거하지 않고서,
터널 산화물 층 상에 비정질 층(amorphous layer)을 형성하는 단계;
N-형 도펀트(dopant)를 포함하는 제1 영역 및 P-형 도펀트를 포함하는 제2 영역을 제공하기 위해 비정질 층을 도핑(doping)하는 단계; 및 후속하여,
N-형 도핑된 영역 및 P-형 도핑된 영역을 포함하는 다결정 층(polycrystalline layer)을 제공하기 위해 비정질 층을 가열하는 단계를 포함하는 방법. - 제1항에 있어서, 기판은 규소를 포함하며, 터널 산화물 층은 이산화규소를 포함하고, 비정질 층은 규소를 포함하며, N-형 도펀트는 인을 포함하고, P-형 도펀트는 붕소를 포함하는 방법.
- 제1항에 있어서, 터널 산화물 층을 형성하는 단계는 노 내에서 대략 섭씨 900도의 온도에서 기판을 가열하는 단계를 포함하는 방법.
- 제3항에 있어서, 노 내에서 대략 섭씨 900도의 온도에서 기판을 가열하는 단계는 대략 1.5 나노미터의 두께를 갖는 터널 산화물 층을 제공하기 위해 산소 분위기 내에서 대략 3분 동안 대략 0.067 ㎪ (500 mTorr)의 압력에서 가열하는 단계를 추가로 포함하는 방법.
- 제1항에 있어서, 터널 산화물 층을 형성하는 단계는 노 내에서 섭씨 600도 미만의 온도에서 기판을 가열하는 단계를 포함하는 방법.
- 제5항에 있어서, 노 내에서 섭씨 600도 미만의 온도에서 기판을 가열하는 단계는 대략 1.5 나노미터의 두께를 갖는 터널 산화물 층을 제공하기 위해 산소 분위기 내에서 대략 60분 동안 대략 39.9 ㎪ (300 Torr)의 압력에서 대략 섭씨 565도의 온도로 가열하는 단계를 추가로 포함하는 방법.
- 제1항에 있어서, 비정질 층을 형성하는 단계는 노 내에서 섭씨 575도 미만의 온도에서 비정질 층을 침착시키는 단계를 포함하는 방법.
- 제7항에 있어서, 노 내에서 섭씨 575도 미만의 온도에서 비정질 층을 침착시키는 단계는 대략 200 내지 300 나노미터 범위의 두께를 갖는 비정질 층을 제공하기 위해 실란(SiH4) 분위기 내에서 대략 0.047 ㎪ (350 mTorr)의 압력에서 대략 섭씨 565도의 온도로 가열하는 단계를 추가로 포함하는 방법.
- 제1항에 있어서, 터널 산화물 층 및 비정질 층 둘 모두는 대략 섭씨 565도의 온도에서 형성되며, 다결정 층을 제공하기 위해 비정질 층을 가열하는 단계는 대략 섭씨 980도의 온도로 가열하는 단계를 포함하는 방법.
- 태양 전지의 기판 상에 층들을 형성하는 방법으로서,
노 내로, 복수의 웨이퍼(wafer)를 가진 웨이퍼 캐리어(carrier)를 로딩하는 단계 - 상기 웨이퍼 캐리어는 배면이 맞대어져(back-to-back) 위치된 2개의 웨이퍼가 로딩된 하나 이상의 웨이퍼 수용 슬롯을 가짐 - ;
노 내에서, 복수의 웨이퍼 각각의 모든 표면 상에 터널 산화물 층을 형성하는 단계; 및 노로부터 복수의 웨이퍼를 제거하지 않고서,
터널 산화물 층 상에 비정질 층을 형성하는 단계 - 상기 비정질 층은 배면이 맞대어져 위치된 웨이퍼들 사이의 접촉하고 있는 부분들 상을 제외하고는 터널 산화물 층의 모든 부분 상에 형성됨 - 를 포함하는 방법. - 제10항에 있어서, 배면이 맞대어져 위치된 웨이퍼들에 대해, 비정질 층의 링 패턴(ring pattern)이 각각의 웨이퍼의 배면 상에 형성되는 방법.
- 제11항에 있어서,
비정질 층의 형성에 후속하여, 산화제를 포함하는 세정 용액(cleaning solution)을 각각의 웨이퍼의 배면에 적용하는 단계; 및 후속하여,
수산화물을 포함하는 텍스처화 용액(texturizing solution)을 각각의 웨이퍼의 배면에 적용하는 단계를 추가로 포함하는 방법. - 제12항에 있어서, 산화제는 오존 및 과산화수소(H2O2)로 이루어진 군으로부터 선택되며, 수산화물은 수산화칼륨(KOH) 및 수산화나트륨(NaOH)으로 이루어진 군으로부터 선택되는 방법.
- 제10항에 있어서, 복수의 웨이퍼 각각은 규소를 포함하며, 터널 산화물 층은 이산화규소를 포함하고, 비정질 층은 규소를 포함하는 방법.
- 제10항에 있어서, 터널 산화물 층을 형성하는 단계는 노 내에서 대략 섭씨 900도의 온도에서 복수의 웨이퍼 각각을 가열하는 단계를 포함하는 방법.
- 제15항에 있어서, 노 내에서 대략 섭씨 900도의 온도에서 복수의 웨이퍼 각각을 가열하는 단계는 대략 1.5 나노미터의 두께를 갖는 터널 산화물 층을 제공하기 위해 산소 분위기 내에서 대략 3분 동안 대략 0.067 ㎪ (500 mTorr)의 압력에서 가열하는 단계를 추가로 포함하는 방법.
- 제10항에 있어서, 터널 산화물 층을 형성하는 단계는 노 내에서 섭씨 600도 미만의 온도에서 복수의 웨이퍼 각각을 가열하는 단계를 포함하는 방법.

규소 웨이퍼의 모든 표면 상에 배치되는 이산화규소를 포함하는 터널 산화물 층; 및
터널 산화물 층 상에 배치되는 비정질 층 - 상기 비정질 층은 비정질 층의 링 패턴을 포함하는 규소 웨이퍼의 배면 상을 제외하고는 터널 산화물 층의 모든 부분 상에 배치됨 - 을 포함하는 기판.
