Claims (12)
- 질화알루미늄 입자의 입계에 (Sm, Ce)Al11O18로 이루어진 도전 경로가 연속적으로 형성되어 있는 동시에, 질화알루미늄 입자 내에 C와 Mg 중 어느 한쪽 또는 양쪽이 고용(固溶)되어 있는 것을 특징으로 하는 질화알루미늄 소결체.
- 제1항에 있어서, Sm과 Ce의 함유량의 몰비 Sm/Ce가 0.05 이상 0.3 이하의 범위 내에 있는 것을 특징으로 하는 질화알루미늄 소결체.
- 제1항 또는 제2항에 있어서, 100[℃]에서의 체적 저항율 A와 300[℃]에서의 체적 저항율 A'의 비 log(A/A')가 1.5 이상 2.2 이하의 범위 내에 있는 것을 특징으로 하는 질화알루미늄 소결체.
- 제1항 또는 제2항에 있어서, 300[℃]에서의 체적 저항율이 1×109[Ω·㎝] 이상 2×1012[Ω·㎝] 이하의 범위 내에 있는 것을 특징으로 하는 질화알루미늄 소결체.
- 제1항 또는 제2항에 있어서, 500[℃]에서의 체적 저항율이 1×108[Ω·㎝] 이상 1×1011[Ω·㎝] 이하의 범위 내에 있는 것을 특징으로 하는 질화알루미늄 소결체.
- 제1항 또는 제2항에 있어서, JIS Z8721에 의한 명도가 N4 이하인 것을 특징으로 하는 질화알루미늄 소결체.
- 제1항 또는 제2항에 있어서, 주기율표의 IVA족, VA족, VIA족, VIIA족 및 VIIIA족 중에서 선택된 1종 이상의 천이 금속 원소가 0.01[wt%] 이상 1.0[wt%] 이하의 범위 내로 함유되어 있는 것을 특징으로 하는 질화알루미늄 소결체.
- 제1항 또는 제2항에 기재한 질화알루미늄 소결체에 의해 일부 또는 전부가 구성되어 있는 것을 특징으로 하는 반도체 제조 장치용 부재.
- B4C 분말과 MgO 분말 중 어느 한쪽 또는 양쪽과 (Sm, Ce)Al11O18 분말을 질화알루미늄 분말에 혼합하여, 혼합 분말을 성형하는 공정과,상기 공정에 의해 얻어진 성형체를 1700[℃] 이상의 질소 분위기 하에서 핫 프레스 소결함으로써 질화알루미늄 소결체를 제조하는 공정을 포함하는 것을 특징으로 하는 질화알루미늄 소결체의 제조 방법.
- 탄소 환원 분위기 하에서 질화알루미늄 분말을 금속 산화물 분말과 함께 2000[℃] 이상의 온도로 승온시킴으로써, 질화알루미늄 분말을 열처리하는 공정과,열처리된 질화알루미늄 분말에 적어도 (Sm, Ce)Al11O18 분말을 혼합하여, 혼합 분말을 성형하는 공정과,상기 공정에 의해 얻어진 성형체를 1700[℃] 이상의 질소 분위기 하에서 핫 프레스 소결함으로써, 질화알루미늄 소결체를 제조하는 공정을 포함하는 것을 특징으로 하는 질화알루미늄 소결체의 제조 방법.
- 탄소 환원 분위기 하에서 질화알루미늄 분말을 금속 산화물 분말과 함께 2000[℃] 이상의 온도로 승온시킴으로써, 질화알루미늄 분말을 열처리하는 공정과,열처리된 질화알루미늄 분말에 열처리가 되지 않은 질화알루미늄 분말, MgO 분말 및 (Sm, Ce)Al11O18 분말을 혼합하여, 혼합 분말을 성형하는 공정과,상기 공정에 의해 얻어진 성형체를 1700[℃] 이상의 질소 분위기 하에서 핫 프레스 소결함으로써, 질화알루미늄 소결체를 제조하는 공정을 포함하는 것을 특징으로 하는 질화알루미늄 소결체의 제조 방법.
- 탄소 환원 분위기 하에서 질화알루미늄 분말을 금속 산화물 분말과 함께 2000[℃] 이상의 온도로 승온시킴으로써, 질화알루미늄 분말을 열처리하는 공정과,열처리된 질화알루미늄 분말에 열처리가 되지 않은 질화알루미늄 분말, MgO 분말, Sm2O3 분말, CeO2 분말 및 Al2O3 분말을 혼합하여, 혼합 분말을 성형하는 공정과,상기 공정에 의해 얻어진 성형체를 1700[℃] 이상의 질소 분위기 하에서 핫 프레스 소결함으로써, 질화알루미늄 소결체를 제조하는 공정을 포함하는 것을 특징으로 하는 질화알루미늄 소결체의 제조 방법.
