Claims (14)
- 금속의 산화제, 금속방식제, 산화 금속 용해제 및 물을 함유하는 연마액으로서, 산화 금속 용해제가 제1 해리가능 산성기의 해리정수(pKa)가 3.5 이상인 산, 상기 산의 암모늄염 및 상기 산의 유기산 에스테르로부터 선택된 1종 이상이고, 연마액의 pH가 3~4이며, 또한 금속의 산화제의 농도가 0.01~3중량%인 것을 특징으로 하는 연마액.
- 제 1항에 있어서, 상기 산화제의 농도가 0.01~1.5중량%인 것을 특징으로 하는 연마액.
- 제 1항 또는 제 2항에 있어서, 상기 산화 금속 용해제가 유기산인 것을 특징으로 하는 연마액.
- 제 3항에 있어서, 상기 유기산이 유산, 숙신산, 아디핀산, 글루타르산, 벤조산, 키날딘산, 부티르산 및 발레르산으로부터 선택된 적어도 1종인 것을 특징으로 하는 연마액.
- 제 1항 내지 제 4항 중 어느 한 항에 있어서, 상기 금속방식제가 벤조트리아졸 이외의 트리아졸 골격을 갖는 화합물, 피리미딘 골격을 갖는 화합물, 이미다졸골격을 갖는 화합물, 구아니딘 골격을 갖는 화합물, 티아졸 골격을 갖는 화합물, 피라졸 골격을 갖는 화합물 및 벤조트리아졸부터 선택되는 1종 또는 2종 이상인 것을 특징으로 하는 연마액.
- 제 1항 내지 제 5항 중 어느 한 항에 있어서, 상기 금속의 산화제가 과산화수소, 과황산암모늄, 질산제이철, 질산, 과요오드산칼륨, 차아염소산 및 오존수로부터 선택되는 적어도 1종인 것을 특징으로 하는 연마액.
- 제 1항 내지 제 6항 중 어느 한 항에 있어서, 상기 연마액이 지립을 함유하는 것을 특징으로 하는 연마액.
- 제 7항에 있어서, 상기 지립이 실리카, 알루미나, 세리아, 티타니아, 지르코니아 및 게르마니아로부터 선택된 적어도 1종인 것을 특징으로 하는 연마액.
- 제 7항 또는 제 8항에 있어서, 상기 지립이 평균 입경 100nm 이하의 콜로이달 실리카 또는 콜로이달 알루미나인 것을 특징으로 하는 연마액.
- 제 1항 내지 제 9항 중 어느 한 항에 있어서, 수용성 고분자 화합물을 함유하는 것을 특징으로 하는 연마액.
- 제 10항에 있어서, 상기 수용성 고분자 화합물이 폴리아크릴산 및 그 염, 폴리메타크릴산 및 그 염, 폴리아크릴아미드, 폴리비닐알코올, 및 폴리비닐피롤리돈으로 이루어지는 군으로부터 선택된 적어도 1종인 것을 특징으로 하는 연마액.
- 표면이 요부 및 철부로 이루어지는 층간 절연막과, 상기 층간 절연막을 표면을 따라 피복하는 배리어 도체층과, 상기 요부를 충전하여 배리어 도체층을 피복하는 도전성 물질층을 갖는 기체의, 도전성 물질층을 연마하여 상기 철부의 배리어 도체층을 노출시키는 제1 연마 공정과, 적어도 배리어 도체층 및 요부의 도전성 물질층을 제 1항 내지 제 11항 중 어느 한 항 기재의 연마액을 공급하면서 화학기계연마하여 철부의 층간 절연막을 노출시키는 제2 연마공정을 포함하는 것을 특징으로 하는 연마방법.
- 제 12항에 있어서, 상기 배리어 도체층이 상기 층간 절연막에 상기 도전성 물질이 확산하는 것을 막는 배리어층이며, 상기 도전성 물질이 구리 및 구리합금의 적어도 한쪽인 것을 특징으로 하는 연마방법.
- 제 12항 또는 제 13항에 있어서, 상기 배리어 도체층이 탄탈, 질화 탄탈, 탄탈 합금, 티탄, 질화 티탄, 티탄 합금, 텅스텐, 질화 텅스텐, 텅스텐 합금 중에서 선택되는 1종으로 이루어지는 단층 또는 2종 이상으로 이루어지는 적층인 것을 특징으로 하는 연마방법.
