Abstract

Description
레이저 시스템은 불량 소자들을 제거하고 그들을 교체용("이중화 기억장치 수리(redundant memory repair)")으로 제공된 여분의 소자(redundant elelments)로 교체하거나 논리소자의 프로그래밍을 위한 목적으로 ASIC, DRAM, 및 SRAM과 같은 집적회로 및 기억 장치에서 퓨즈 구조("블로우 링크(blow links)")를 제거하는데 이용될 수 있다. 링크 프로세싱 레이저 시스템은 1.047㎛, 1.064㎛ 및 1.32㎛를 포함하여 다양한 파장의 레이저 출력(laser outputs)을 생산하는 제너럴 스캐닝 인코퍼레이티드에 의해 제조된 M320 및 M325 시스템을 포함한다.
경제적인 요구 때문에 소형이고, 더 복잡하며, 고밀도인 반도체 구조들의 개발이 이루어지고 있다. 이러한 소형 구조들은 비교적 고속으로 동작할 수 있는이점을 가질 수 있다. 또한 반도체 장치 부품이 소형이어도 되기 때문에, 더 많은 부품들이 하나의 웨이퍼에 실장될 수 있다. 반도체 제조 공장에서 하나의 웨이퍼를 처리하는데 드는 비용 때문에 웨이퍼당 더 많은 수의 부품들이 실장되면 부품당 제조 비용이 절감된다.
1980년대, 반도체 장치 부품들은 폴리실리콘 또는 규소화합물 연결체(interconnects)를 포함하였다. 폴리-계 연결체(poly-based interconnects)는 비교적 약한 도체이지만, 현재 이용가능한 제조 공정을 이용하여 용이하게 제조될 수 있고, 현재 일반적으로 이용가능한 Nd:YAG 레이저에 의해 생성된 파장들에 매우 적합하다. 그러나, 기하학적 수축 때문에, 폴리실리콘 연결체 및 링크 구조들의 전도성은 문제가 되었고, 일부 반도체 제조회사들은 알루미늄으로 대체하였다. 종래의 특정한 레이저들은 폴리실리콘 링크를 절단하는 것 만큼 잘 알루미늄 링크를 절단할 수 없다는 것이 발견되었는데, 그것은 실리콘 기판에 대한 손상을 초래할 수 있다. 이러한 상황은 알루미늄에서 반사는 매우 높고 흡수는 낮다는 사실로 설명할 수 있다. 따라서, 이러한 낮은 흡수를 극복하기 위해서 높은 에너지를 이용해야만 한다. 너무 많은 에너지가 이용되는 경우에 에너지가 높아질수록 기판을 손상시키는 경향이 있다.
선(Sun) 등의 미국특허 제 5,265,144호는 알루미늄과 니켈, 텅스텐, 및 백금과 같은 기타의 금속들을 절단하는데 적합한 레이저 파장을 선택하는 "흡수 콘트라스트(absorption contrast)" 모델을 발전시켰다. 특히, 이 특허는 실리콘이 거의 투명하게 되는 파장 영역을 선택하는 것을 설명하고 있는데, 여기서 금속 링크 재료의 광흡수 거동이 그러한 링크를 처리하기에 충분하다. 상기 특허는 1.2 내지 2.0㎛ 파장 영역이 1.064㎛와 0.532㎛의 레이저 파장에 비해, 실리콘 기판과 고전도성 링크 구조(high-conductivity link structures) 사이의 높은 흡수 콘트라스트(high absorption contrast)를 제공한다고 설명하고 있다.
[발명의 요약]

본 발명의 특정한 응용은 실리콘 기판을 허용가능한 것 이상으로 손상시키지 않고 금속 링크를 절단하는데 적합한 파장을 선정하는 것을 포함하는데, 여기서 파장은 종래의 파장인 1.047㎛ 및 1.064㎛ 보다 작거나, 그 보다 크다. 이러한 파장 선택 방법은 짧은 파장들이 더 적은 레이저 스팟(laser spot)을 결과시키고, 다른 것들은 동일하게 유지하여 레이저 스팟으로 목적으로 하는 링크만 용이하게 공격할 수 있어 매우 유리하다. 특히, 다른 것들은 동일할 때, 레이저 스팟 크기는 다음 식에 따라 파장에 직접 비례한다: 스팟 크기는 λf에 비례하는데, 여기서 λ는 레이저 파장이고, f는 광학 시스템의 f-수(f-number)이다.
더욱이, 본 발명의 구체적인 응용들은 종래의 파장 1.047㎛ 및 1.064㎛ 또는 이 보다 높은 파장에 비해 기판은 더 적게 흡수하고 연결 재료(interconnect material)는 더 많이 흡수하는 파장을 선택하는 것을 포함한다. 연결 재료의 낮은 반사율 때문에, 입사 레이저 에너지는 감소될 수 있는 반면에, 그럼에도 불구하고 연결 재료는 다수의 레이저 펄스(쓰루풋 저하시킬 수 있음) 없이 그리고 레이저 빔으로 인해 수반되는 현저한 손상 없이 연결체에 충분한 에너지를 흡수한다.
본 발명은 단일 레이저 펄스로 기판을 손상시키기 않고 근착 패턴(closed-spaced pattern)으로 배치된 구리, 금 등의 고전도성 연결 재료(high-conductivity interconnect)에 대한 고품질 레이저 링크 절단(high-quality laser link cuts)를 달성할 수 있다. 본 발명은 허용가능한 수준의 링크 절단을 제공하면서도 1.047㎛, 1.064㎛ 또는 이 보다 큰 파장으로 레이저 스팟 크기를 더 적게 할 수 있다.
본 발명은 집적 회로 또는 기억 장치의 실리콘 기판 상에 가까이 밀착되어 있는 금속 링크 구조들(metal link structures) 또는 "퓨즈(fuses)"를 고수율로 제거하는 시스템 및 방법을 포함하여, 레이저 프로세싱 시스템(laser processing system) 및 방법에 관계한다.
도 1은 구리 또는 금과 같은 재료로 제작된 반도체 장치의 링크를 제거하는 본 발명에 따른 레이저 시스템의 블럭도이다.

도 1에 반도체 장치의 링크를 제거하는 시스템을 도시하였다. 레이저(10)는 1.047㎛와 같은 종래의 파장으로 동작하도록 구성되었다. 레이저는 주파수 이배기(frequency doubler) 또는 광 파라메트릭 오실레이터(optical parametric oscillator: OSC)와 같은, 파장 스펙트럼의 "녹색" 영역내의 0.55㎛ 미만의 파장으로 쉬프트하도록 구성되어 있는 파장 쉬프터(frequency shifter)를 포함하는 레이저 출력 시스템(laser output system)에 연결된다. 뒤에 상술하겠지만, 이어서 빔은 전기음향적 광감쇠기(elecro-acousto-optic attenuator)(13), 빔을 확장시키는 텔레스코프(14), 두 개의 스캐너 검류계들(18 및 20)에 의해 집속렌즈(focusing lens)에 대해 빔을 스캐닝하는 스캐닝 헤드(15)를 포함하는 레이저 출력 시스템의 나머지 부분을 통해서 투과한다. 스팟은 컴퓨터(33)의 제어하에서, 링크들(24)을 제거하기 위해 웨이퍼(22) 상에 집속된다.
레이저(10)는 검류계 및 작업편에 대해 안정한 플래트폼(11) 위에 탑재된다. 레이저는 레이저 외부의 컴퓨터(33)에 의해 제어되어 그의 빔을 정밀한 X 및 Y 검류계(18 및 20)를 포함하는 스캐너 헤드로 전송한다. 링크의 제거에 있어서, 빔이 3/10 미크론 미만의 정확도로 위치되는 것이 매우 중요하다. 레이저 펄스의 타이밍을 계속해서 이동하는 검류계의 위치와 맞추는 것이 중요하다. 시스템 컴퓨터(33)는 요구가 있을 경우 레이저 펄스를 요청한다.
스텝 및 반복 테이블(34)은 웨이퍼를 각 반도체 장치로 처리하기 위한 위치로 이송한다.
하나의 구현에서, 레이저(10)는 약 6 인치의 총 길이(L)을 갖고 짧은 캐비티 길이를 갖는 네오디뮴 반데이트 레이저이다.
본 구현예에서 쉬프터(12)는 캐비티의 외부에 있고, 약 4 인치 길이이다. 다른 구현예에서, 레이저(10)는 적당한 파장을 갖는 레이저 출력을 생성하도록 구성될 수 있는데, 이 경우에는 쉬프터를 사용하지 않아도 된다.
레이저는 컴퓨터에 의해 펄스율을 매우 정확하게 외부에서 제어할 수 있게 하는 충분한 길이 및 구성을 갖는 Q-스위치 다이오드 펌프 레이저(Q-switched diode pump laser)이다.
레이저의 캐비티는 네오디뮴 반데이트의 레이저 로드(6)가 다이오드에 의해펌프되는 파장으로 최적화된 부분 투과 거울(partially transmissive mirror)(7)을 포함한다. 부분 투과 출력 거울(9)도 이 파장에서 최적화된다.
펌핑 다이오드(4)는 설계에 따라 1 와트와 2 와트 사이를 생성한다. 그것은 레이저 로드(6)의 후미를 집속한다. 전술한 바와 같이, 레이저 로드는 그의 펌프 말단이 표준 레이저 파장 1.064㎛ 또는 1.047㎛에 적당한 거울(7)로 코팅된다. 로드의 다른 말단은 색선별 코팅체(dichroic coating)에 의해 코팅된다. 레이저 캐비티 내에는 음향 광 모듈레이터(acoustic-optic modulaltor) 형태의 광 Q-스위치(8)가 존재한다. 이러한 스위치는 레이저의 동작 주파수를 달성하는 셔터(shutter)로 이용된다. Q-스위치 다음에는 출력 거울(9)이 있다. 두 개의 거울, 즉 레이저 로드의 펌프 말단에 있는 7과 음향 광 Q-스위치 다음의 9는 레이저 캐비티를 구성한다.
레이저 출력 빔에서 음향-광 감쇠기(acousto-optic attenuator) 형태의 시스템 광 스위치(13)가 레이저 캐비티 다음에 위치된다. 컴퓨터(33)의 제어하에서, 스위치는 빔이 목적으로 하는 것 이외의 검류계에 이르지 않도록 예방하고 빔이 검류계로 향해야 되는 경우에 목적으로 하는 전력 레벨로 레이저 빔의 전력을 감소시키는 역할을 담당한다. 증발(vaporization) 과정중에 이러한 전력 레벨은 시스템 및 공정의 동작 파라미터에 따라 총 레이저 출력의 약 10 퍼센트 수준일 수 있다. 전력 레벨은 레이저 출력 빔이 증발 과정 이전에 표적 구조에 조정되는 조정 과정(alignment procedures) 동안에는 총 레이저 출력의 약 0.1 퍼센트일 수 있다.
동작시, X, Y 검류계(10 및 12)이 위치는 검류계 제어부 G(galvanometrcontrol G)에 의해 컴퓨터에 의해 제어된다. 전형적으로 검류계는 반도체 장치의 실리콘 웨이퍼상을 일정한 속도로 움직인다. 레이저는 검류계들을 제어하는 타이밍 신호에 기초하여 타이밍 신호에 의해 제어된다. 레이저는 일정한 반복율(repetition rate)로 동작하고 시스템 광 스위치(13)에 의해 검류계에 동기된다.
도 1의 시스템 블럭도에서, 레이저 빔은 웨이퍼 위에 집속되는 것으로 도시되었다. 도 2의 확대도에서, 레이저 빔은 반도체 장치의 링크 요소(25)에 집속된다.
금속 링크는 예컨대 0.3-0.5 미크론 두께의 실리콘 다이옥사이드 절연층(32)에 의해 실리콘 기판(30) 위에 지지된다. 링크 위에는 다른 실리콘 다이옥사이드 층(도시하지 않음)이 있다. 링크 블로잉 기술(link blowing technique)에서 레이저 빔은 링크를 부딪쳐 링크를 그의 융점까지 가열한다. 가열 중에 금속은 산화물 중층(overlaying layer)의 제한 효과(confining effect)에 의해 증발되지 않는다. 짧은 펄스(short pulse)의 유지기간 동안, 레이저 빔은 금속이 팽창되어 절연재가 파열될 때까지 점진적으로 금속을 가열한다. 이 시점에서, 용융된 재료는 즉각 고압하에서 증발되고 파열공(rupture hole)을 통해서 깨긋하게 블로잉된다.
파장 쉬프터(12)에 의해 만들어진 파장은 바람직하지 않은 기판내의 에너지 축적을 링크의 서버에 필요한 링크내의 에너지 축적으로 돌리는 방식으로 처리될 연결체 또는 링크 및 기판에 동등하게 도달된다. 따라서, 파장의 선택 기준은 기판이 투명할 것을 요구하지 않는데, 이것은 기판이 매우 투명한 파장 범위가 링크구조에서의 에너지 축적에 적합한 수준 보다 훨씬 낮은 경우에 특히 중요하다.
적당한 파장의 선정 기준은 다음과 같다:
(1) 링크 구조에서 단위 에너지(unit energy) 축적에 요구되는 입사 레이저 빔 에너지를 산출한다. 이러한 상대적인 입사 레이저 빔 에너지는 링크 구조의 흡수율의 역수에 비계한다. 예를 들어, 링크 구조가 0.333의 흡수율을 갖는 경우, 그 링크는 흡수율이 1인 링크에 비해서 3배의 디포지션을 위한 입사 레이저 빔을 필요로 한다. 도 3은 구리, 금, 알루미늄 및 실리콘의 흡수율을 파장의 함수로 나타낸 것이다(구리, 금 및 알루미늄은 링크의 재료가 될 수 있고 실리콘은 기판의 재료가 될 수 있다.)
(2) 상기 제 1 단계에서 산출된 입사 빔 에너지(incident beam energy)를 이용하여, 기판에 디포지트되는 에너지를 계산한다. 잘 매칭된 레이저 스팟(well-matched laser spot)의 경우에, 이러한 에너지는 제 1 단계에서 구해진 입사 에너지에 비례할 것이다. 링크 구조에 의해 흡수되는 에너지가 적을수록 기판에 의해 흡수는 증가된다. 즉, 기판에 흡수되는 에너지는 (1/L - 1)×S(이하에서 "기판 흡수율"이라 한다)에 비례하게 되는데, 여기서 L은 링크의 흡수율이고 S는 기판의 흡수율이다.
(3) 상기 제 2 단계에서 구한 기판 흡수율 함수(substrate absorption energy)의 낮은 값을 레이저 파장의 함수로 찾는다.
도 4는 실리콘 기판 상의 구리, 금 및 알루미늄 링크들의 기판 흡수율 함수를 0.3 내지 1.4㎛ 범위내의 파장의 함수로 나타낸 것이다. 기판 흡수율 함수의값들은 구체화를 위해 0.5로 임의로 선택된 비례상수(상기 제 2 단계 참조)(이러한 상수는 단지 도 4의 수직 축 스케일을 변화시키고 그것으로부터 얻어진 결론을 변화시키는 것은 아니다)를 이용하여 도 3에 도시된 흡수율 곡선으로부터 구할 수 있다.
도 4로부터 금 및 구리(알루미늄은 해당되지 않음)의 구조의 경우에 기판 흡수 함수가 1.2㎛ 보다 큰 파장 영역내의 함수와 대등한 약 0.55㎛ 미만의 파장 영역이 존재함을 확인할 수 있다.
이러한 함수는 단순 흡수 콘트라스트(simple absorption contrast)를 나타낸 두 개의 가능한 함수를 도시한 도 5 및 도 6에 도시된 함수들과 상당히 다르다는 사실을 주목해야 한다. 더욱 상세하게, 도 5는 퍼센트로 표현된 함수 L-S를 도시한 것이고, 도 6은 함수 (L-S)/(L+S)를 도시한 것이다. 양자의 경우에, 0.55㎛ 미만의 파장 영역은 심지어 구리 및 금 링크 구조의 경우에도 도 5 및 6에 의할 때 바람직하지 않은 것으로 나타나는데, 이것은 이러한 도면들에서 함수는 이 영역에서 0 미만이기 때문이다. 이러한 음수 값은 이러한 파장 영역에서 기판이 링크보다 더 많이 흡수한다는 것을 가리키고, 따라서 이러한 모델에 따르면 이러한 파장 영역은 선택되지 않아야 한다.
Claims (25)
- 다음의 단계들을 포함하는 기판 위의 표적 구조(target structures)를 증발시키는 방법:표적 구조에 단위 에너지를 디포지트하는데 필요한 입사 빔 에너지를 파장의 함수로 계산하는 단계;입사 빔 에너지에 대해서, 기판에 디포지트될 것으로 예상되는 에너지를 파장의 함수로 계산하는 단계;기판에 디포지트될 것으로 예상되는 에너지의 비교적 낮은 값에 상응하는 파장을 확인하는 단계로서, 상기 낮은 값이 높은 파장으로 기판에 디포지트될 것으로 예상되는 에너지의 값에 비해서 훨씬 낮은 값인 단계;기판에 디포지트될 것으로 예상된 에너지의 비교적 낮은 값에 상응하는 파장으로 레이저 출력을 생성하도록 되어 있는 레이저 시스템을 제공하는 단계;레이저 출력을 표적 구조를 증발시키기 위해 기판에 디포지트될 것으로 예상된 에너지의 비교적 낮은 값에 상응하는 파장으로 기판 상의 표적 구조로 조사하는 단계.
- 제 1항에 있어서, 기판에 디포지트될 것으로 예상된 에너지의 비교적 낮은 값에 상응하는 파장이 실질적으로 1.047㎛ 미만인 방법.
- 제 2항에 있어서, 기판에 디포지트될 것으로 예상된 에너지의 비교적 낮은 값에 상응하는 파장이 0.55㎛ 미만인 방법.
- 제 3항에 있어서, 상기 표적 구조가 알루미늄 보다 전도율이 큰 금속을 포함하는 방법.
- 제 4항에 있어서, 상기 금속이 구리를 포함하는 방법.
- 제 4항에 있어서, 상기 금속이 금을 포함하는 방법.
- 제 4항에 있어서, 상기 기판이 실리콘을 포함하는 방법.
- 제 1항에 있어서, 상기 기판상의 표적 구조가 반도체 장치의 링크를 포함하는 방법.
- 제 8항에 있어서, 상기 반도체 장치가 집적회로를 포함하는 방법.
- 제 8항에 있어서, 상기 반도체 장치가 기억 장치를 포함하는 방법.
- 제 1항에 있어서, 기판에 디포지트될 것으로 예상되는 에너지가 표적 구조에단위 에너지를 디포지트하는데 필요한 입사 빔 에너지에서 표적 구조에 디포지트된 에너지를 뺀 것에 기판의 흡수율을 곱한 에너지에 실질적으로 비례하는 방법.
- 다음을 포함하는 기판상의 표적 구조를 증발시키는 시스템:레이저 펌핑 소스;상기 레이저 펌핑 소스에 의해 펌프되도록 구성되어 있는 레이저 공명 캐비티(laser resonator cavity); 및레이저 공명 캐비티에 저장된 에너지로부터 레이저 출력을 생성하고 표적 구조를 증발시키기 위하여 기판 상의 표적 구조에, 기판에 디포지트 될 것으로 예상된 에너지의 비교적 낮은 값에 상응하는 파장으로 레이저 출력을 향하게 하는 레이저 출력 시스템으로서, 상기 낮은 값이 표적 구조에 단위 에너지를 디포지트하는데 필요한 입사 빔 에너지가 주어진 경우 높은 파장으로 기판에 디포지트될 것으로 예상된 에너지의 값 보다 실질적으로 훨씬 낮은 레이저 출력 시스템.
- 제 12항에 있어서, 상기 레이저 출력 시스템이 파장 쉬프터를 포함하는 시스템.
- 제 12항에 있어서, 상기 레이저 공명 캐비티가 기판에 디포지트될 것으로 예상된 에너지의 비교적 낮은 값에 상응하는 파장의 레이저 방사를 생성하는 시스템.
- 제 12항에 있어서, 상기 기판에 디포지트될 것으로 예상된 에너지의 비교적 낮은 값에 상응하는 파장이 1.047㎛ 미만인 시스템.
- 제 15항에 있어서, 상기 기판에 디포지트될 것으로 예상된 에너지의 비교적 낮은 값에 상응하는 파장이 0.55㎛ 미만인 시스템.
