Description
본 발명은 실리콘 기판에 보론 도핑된 영역을 제공하는 방법에 관한 것이다.

따라서, 본 발명의 방법의 실시형태는, 일반적으로 낮은 균질한 보론 농도를 갖는 연속 보론 도핑층, 즉 균질한 보론 도핑된 에미터, 또는 더 높고, 더 낮은 보론 농도의 부드럽게 배치된 영역을 갖는 연속 보론 도핑층, 즉 선택적 보론 도핑된 에미터를 포함하는 보론 도핑된 영역을 수득한다.
증착된 미도핑 실리콘 산화물의 어닐링은 에미터로부터 보론 원자를 뽑아내어, 도핑 레벨을 감소시킨다. 선택적 에미터의 실시형태의 경우에, 선택적으로 남아 있는 보론 도핑 소스의 어닐링은 접촉을 위해 높은 도핑 레벨을 유지한다. 결과적으로, 선택적 에미터는 보론 도핑 레벨의 콘트라스트가 높은 기판에 얻어진다.

종래에는, 확산에 의해 제조된 보론 도핑된 영역(8)의 피크 농도는 그 고용해도 제한(solid solubility limit)과 동일한, 즉 2E20/㎤이다. 표면 패시베이션을 개선하고, 보론 도핑된 영역(8)의 소수 캐리어 재조합(minority carrier recombination)을 감소시키기 위해, 피크 농도는 특히 선택적 에미터, 즉 빛나는 또는 투명한 영역의 경우에 접촉 핑거 사이에서 상당히 낮아져야 한다.
본 발명에 따라, "어닐링(annealing)"의 용어는, 소정의 시간 동안 소정의 온도까지 기판(1)을 가열하고나서, 기판(1)이 활동적으로 또는 열정적으로 예컨대 주변 온도까지 냉각되는 것과 같이, 표본을 열 처리한 후 상기 표본을 냉각하는 것을 말한다.
본 발명에 따른 방법에서 다른 가공 단계는, 보론 도핑 소스(6)의 적어도 일부의 제거이다. 도 1d-1f에서, 상기 방법의 실시형태는, 균일 및 균질한 보론 도핑된 영역(8)을 얻기 위해, 전체 보론 도핑 소스(6)가 제거되는 경우를 도시한다. 도 2a-2d에서, 다른 방법의 실시형태는, 예컨대 선택적 에미터(8)를 형성하기 위해, 보론 도핑 소스(6)가 부분적으로 제거되는 경우를 도시한다.

실시형태에서, 선택적 낮게 보론 도핑된 영역(8a)의 피크 농도는 5E19/㎤보다 낮거나 3E19/㎤보다 낮고, 낮게 도핑된 영역(8a)의 시트 저항은 30 내지 200 ohm/sq이다. 높게 도핑된 영역(8b)의 불투명한 스팟에서 보론의 피크 농도는 상대적으로 높게 유지된다(어닐링하는 단계(e)가 오직 선택적 보론 도핑 소스(6)를 더 어닐링하기 때문에, 약 1E20/㎤). 즉, 실리콘 산화물은 어닐링하는 단계(e) 동안 선택적 보론 도핑 소스(6)에 의해 차단되기 때문에, 미도핑된 실리콘 산화물(10)은 높게 도핑된 영역(8b)으로부터 보론을 흡수할 수 없다.
유리한 실시형태에서, 어닐링하는 단계(e)는 적어도 900 degree Celsius, 예컨대 940 degree Celsius의 온도로 기판(1)을 가열하는 것을 포함한다. 예컨대, 어닐링은 900-1150 ℃, 예컨대 940-1100 ℃ 범위의 온도에서 수행된다.

어닐링하는 단계(e)는 인 도핑층(12)을 수득하기 위해 기판(1)의 제2면(4)으로 인을 확산시키는 것을 더 포함할 수 있고, 상기 보론 흡수 및 인 확산은 단일 공정 단계에서 동시에 또는 연속하여 일어난다. 즉, 어닐링하는 단계(e)는 확산 배리어로서 실리콘 산화물을 이용하여 후면 전계(BSF)를 얻기 위해 인 확산과 조합될 수 있다. 실시형태에서, 증착하는 단계(a) 및 어닐링하는 단계(b)는 단일 가공 단계에 조합될 수 있고, 즉 하나의 공정 챔버로 오직 하나의 로딩/언로딩 공정을 필요로 할 수 있다.

따라서, 본 발명은 보론 도핑된 에미터(8)를 제공하는 효율적인 방법을 제공한다. 제거하는 단계(c)에 따라서, 에미터(8)는 일반적으로 균질한 보론 농도를 갖는 연속 보론 도핑층, 즉 균질한 보론 도핑된 에미터, 또는 보론 농도가 더 높고, 더 낮은 부드럽게 배치된 영역(8a,8b), 즉 선택적 보론 도핑된 에미터(8)가 구비된 연속 보론 도핑층을 포함한다.
또한, 본 발명의 실시형태는 맞물려진 후면 접촉 태양 전지(interdigitated back contact solar cell)와 같은 다른 형태의 태양 전지에도 적용될 수 있다. 이러한 맞물려진 후면 접촉 태양 전지에서, 보론 도핑된 에미터(8)는, 예컨대 스트립과 같은 방법으로 인 도핑층(12)과 교차되어 기판(1)의 후면 상에 제공된다. 또한, 본 발명의 방법의 실시형태가 적용될 수 있고, 미도핑 실리콘 산화물(10)이 오직 (d)의 보론 도핑된 에미터(8) 영역에 적용된 후, 보론 추출 및 인 확산은 맞물려진 후면 접촉 태양 전지의 접한 영역에서 단일 어닐링하는 단계(e)로 얻어질 수 있다.
또한, 가공 단계의 이러한 시퀀스는 도 4a-4h에 개략적으로 도시된다. 이 경우에, 기판(1)의 제1측(2)은 태양 전지의 후측이고, 기판(1)의 제2측(4)은 태양 전지의 방사선을 받아 들이는 전측이다.
보론 확산까지, 가공은 도 1a-c에 나타낸 것과 유사하다. 맞물려진 후면 접촉 태양 전지의 경우에, 다시, 보론 소스(6)는 도 4a에 도시된 특정 부분이 제거된다. 일반적으로, 남아 있는 보론 (스트립)(6) 사이의 거리는, 사이에 있는 인 도핑층(12)을 수용하기 위해, 도 2a의 실시형태보다 크다.
도 4b에 도시된 바와 같이, 실리콘 산화물(10)은 제1면 상에 증착되고, 선택적으로 제거된다. 실리콘 산화물(10)이 제거되는 경우에, 보론 도핑된 영역(8), 실리콘 산화물층(10)과 보론 소스(6) 사이에 더 깊은 트랜치(20)를 얻기 위해 에칭이 적용된다(도 4c 참조). 이 단계에서, 실리콘 산화물(10)은 실리콘을 에칭하기 위해 종종 이용되는 알칼리성 용액 (예컨대, NaOH 또는 KOH)에 대해 에칭 배리어로서 작용한다.
연속하여, 기판(1)은 어닐링되고, 선택적 보론 도핑층이 형성된다(도 4d에 도시된 바와 같이, 보론 소스(6) 하에 직접 낮게 도핑된 영역(8a) 및 높게 도핑된 영역(8b)).
또한, 동일한 가공 챔버에서, 도 4e에 나타낸 단계는, 즉 인 확산이 실행되어, 실리콘 산화물(10)에 의해 커버된 영역을 제외하고 기판(1)의 모든 측면에 인 도핑층(12)을 생성한다.
그 후, 도 4f에 도시된 바와 같이, 미도핑된 실리콘 산화물(10) 및 보론 소스(6)가 제거된다. 맞물려진 태양 전지를 더 완성하기 위해, 도 4g에 도시된 바와 같이, 패시베이팅 막(21)은, 예컨대 열적 실리콘 산화물 증착, CVD SiN 증착, 또는 Al2O3 원자층 증착을 이용하여 기판(1)에 적용된다(즉, 전체에). 마지막으로, 도 4h에 도시된 바와 같이, 보론 도핑된 영역의 금속 접촉(22) 및 인 도핑된 영역의 금속 접촉(23)은, 예컨대 금속 증착/인쇄 및 어닐링을 통한 소성을 이용하여 실시되어, 각각 에미터(8) 및 인 도핑된 영역(12)에 도달하도록 금속이 패시베이팅층(21)을 관통한다.
실험적 셋업 시에, 태양 전지의 선택적 보론 도핑된 에미터의 형성이 변화된다. 실시예에서, BBr3 공정은 기판(1)의 표면(2) 상에 보론 도핑 소스(6)를 제공하기 위해 적용된다(a).
제1실시예에서, 보론 도핑된 에미터(8)가 형성(b)된 후, 보론 도핑 소스(6)가 제거(c)된다. 그 후, 실리콘 산화물층은 플라즈마 강화 화학 증기 증착(PECVD)을 이용하여 적용되고, 얻어진 기판(2)은 60분 동안 940 ℃의 N2 환경에서 어닐링된다.
제2실시예에서, 보론 도핑 소스(6)는 제거되지 않고, 다른 단계가 유사하게 적용된다(보론 도핑층이 실제 적용에서 제거되지 않는 표면의 일부를 나타냄).
마지막으로, 제3, 비교, 실시예는 실리콘 산화물층의 형성 없이 제조될 뿐 아니라, 어닐링이 60분 동안 940 ℃의 N2 분위기에서 수행된다.
얻어진 도핑 프로파일은 수직축 상에 도핑 농도, 수평축 상에 기판(1)의 표면(2)으로의 깊이를 이용하여 도 3에 도시된다 (mm로). 제1실시예의 도핑 프로파일은 저부 그래프(작은 쇄선), 제2실시예의 도핑 프로파일은 상부 그래프(직선), 및 제3실시예의 도핑 프로파일은 그 사이의 그래프(큰 쇄선)이다.
피크 농도는 제2실시예의 면 부근에서 1E+20/cm3부터, 제1실시예의 약 3E+19/cm3 까지 내려간다. 미도핑된 실리콘 산화물 없이, 피크 농도의 감소는 도핑 프로파일에 도시되는 바와 같이 적다(큰 쇄선). 제1실시예의 피크 농도는 증착 및 어닐링을 조절함으로써 더 낮아질 수 있지만, 제2실시예의 피크 농도는 유지되는 것으로 추정된다.
본 발명의 다른 실시형태에 따라서, 본 발명의 방법은, 완성된 태양 전지를 제공하기 위한 가공 단계를 더 포함한다. 이는, 예컨대 상기 도 4g 및 4h에 도시된 맞물려진 태양 전지의 실시형태와 관련하여 이미 도시 및 기재된 바와 같이, 기판에 도전성 접촉을 제공하는 것을 포함한다.
그 후, 방법은 적어도 도전성(예컨대 금속) 전극이 기판 상에 형성될 영역에서 일반적으로 실리콘 산화물(10)을 제거, 제1 및 제1면(2,4)의 패시베이팅, 및 도전성 전극(22,23)의 제공하는 것에 의한 기판의 다른 가공을 포함한다. 또한, 실리콘 산화물 막(10)의 제거는 도 2d 및 도 4e에 도시된 실시형태의 경우에 도핑 소스(6)를 제거하는 것을 포함한다.
기판(1)과 도전성 전극(22,23)의 실제 접촉은 2가지 다른 방법으로 완성될 수 있다:
첫번째는 제1 및/또는 제2면 상에 도전성 전극(22,23)을 제공하고(예컨대, 인쇄 기술, 적용 가능한 영역(8)의 높게 보론 도핑된 영역으로 얼라이닝(aligned)하는 것을 이용하여), 기판의 어닐링을 통해 소성하여, 인쇄된 접촉이 패시베이팅 막(21)을 통해 영역(8)에 도달할 때까지 관통시키는 것이다.
또는, 패시베이팅 막은 도전성 전극(22,23)이 위치될 영역 상에 제거되고(예컨대 도 2d의 경우에 영역(8b)), 도전성 전극(22,23)은 패시베이팅 막(21)이 부분적으로 제거되는 경우에 적용된다.
또한, 본 발명은 상기 기재된 방법의 실시형태 중 임의의 하나에 따른 방법에 의해 얻어지는 보론 도핑된 영역(8)을 포함하는 태양 전지로 구체화된다. 이는, 보론 도핑된 에미터로 얻어지는 도핑 프로파일(도 3 및 그 상세한 설명 참조), 특히 선행 기술의 방법을 이용하여 얻어질 수 없는 낮은 레벨의 도핑에서 볼 수 있다. 또한, 선택적 에미터가 존재하는 경우의 도핑 프로파일의 특정 조합은 태양 전지를 이용할 준비가 된 것이 보일 수 있는 것이 특징이다. 다른 실시형태에서, 태양 전지는 제1면(2) 상에 Ag-Al 합금으로 제조된 접촉을 더 포함한다. 다른 실시형태에서, 태양 전지는 제1면(2) 상에 Al로 제조된 시드 접촉(seed contact)을 포함한다. 접촉의 이러한 형태는 에미터(8)에 보론의 국부적 도핑 레벨이 더 높도록 완전히 매칭된다.
보론 에미터(8) 및 인 BSF(12)를 갖는 n-기판 태양 전지(1)의 보통의 공정 흐름은 이하의 공정 흐름을 갖는다:
(i) 전측 상에 보론 확산 및 보론 소스 제거,
(ii) 확산 배리어로 전측 상에 미도핑된 실리콘 산화물 막, 및
(iii) 후측 상에 인 확산.
본 발명의 하나의 새로운 양태는 하나의 공정 챔버에 연속하여 행해질 수 있는 (iii) 전에 어닐링하는 단계(e)를 갖는 것이다. 본 발명은 오직 두개의 여분의 절차: (A) (i)에서 선택적 보론 소스 제거 및 (B) (iii) 전에 인 확산보다 고온에서 어닐링 이외에 보통의 공정 흐름으로부터 단계의 수를 증가시키지 않는다.
본 발명의 실시형태의 신규한 기술은 금속 접촉이 형성될 경우에 확산 배리어 하에서 보론 확산 소스를 유지한다. 낮은 접촉 저항이 가능하도록, 보론 표면 농도는 높게 유지된다.
본 발명의 실시형태는 도면을 참조하여 도시 및 기재되는 바와 같이 다수의 예시적인 실시형태를 참조하여 설명된다. 일부 부분 또는 요소의 변형 및 다른 실시가 가능하고, 첨부되는 청구항에 정의되는 보호의 범위 내에 포함된다.
Claims (16)
- 실리콘 기판(1) 내에 보론 도핑된 영역(8,8a,8b)을 제공하는 방법으로,
(a) 상기 기판(1)의 제1면(2) 상에 보론 도핑 소스(6)를 증착하는 단계;
(b) 상기 보론 도핑 소스(6)로부터 상기 제1면(2)으로 보론을 확산시켜 보론 도핑된 영역을 얻기 위해 상기 기판(1)을 어닐링하는 단계;
(c) 상기 제1면(2)의 적어도 일부로부터 상기 보론 도핑 소스(6)를 제거하는 단계;
(d) 상기 제1면(2) 상에 미도핑된 실리콘 산화물(10)을 증착하는 단계; 및
(e) 상기 미도핑된 실리콘 산화물에 의한 보론 흡수를 통해 보론 도핑된 영역(8,8a) 내 보론의 피크 농도를 낮추기 위해 상기 기판(1)을 어닐링하는 단계;
를 포함하는, 방법.
- 제1항에 있어서,
상기 어닐링하는 단계(e)는 인 도핑된 층(12)을 얻기 위해 상기 기판(1)의 제2면(4)으로 인을 확산시키는 것을 포함하고, 상기 보론 흡수 및 인 확산은 동일한 가공 단계에서 일어나는 것인, 방법.
- 제2항에 있어서,
상기 인 확산은 POCl3 공정을 포함하는 것인, 방법.
- 제2항에 있어서,
상기 인 도핑된 층(12)은 표면 농도가 1E+20/㎤보다 높은 것인, 방법.
- 제1항에 있어서, 상기 어닐링하는 단계 (e) 후에,
상기 실리콘 산화물(10)을 제거하는 단계;
상기 제1 및 제2면(2,4)을 패시베이팅하는 단계; 및
도전성 전극(22,23)을 제공하는 단계;
를 더 포함하는, 방법.
- 제1항에 있어서,
상기 증착하는 단계(a)는 BBr3 또는 BCl3 공정에 의해 보로실리케이트 유리 형성을 포함하는 것인, 방법.
- 제1항에 있어서,
상기 증착하는 단계(a)는 보로실리케이트 유리, 고체 보론, 비정질 보론, B2O3, 또는 이들의 혼합물의 화학 증기 증착을 포함하고, 상기 증착하는 단계(a)는 보론의 스핀 코팅을 포함하는 것인, 방법.
- 제1항에 있어서,
상기 제거하는 단계(c)는 상기 보론 도핑 소스를 에칭하는 것을 포함하는 것인, 방법.
- 제1항에 있어서,
상기 증착하는 단계(d)는 미도핑된 실리콘 산화물의 화학 증기 증착을 포함하는 것인, 방법.
- 제1항에 있어서,
상기 보론 도핑된 영역(8,8a)의 피크 농도는 5E+19/㎤ 이하이고, 상기 보론 도핑된 영역(8,8a)의 시트 저항은 30 ohm/sq. 초과인 것인, 방법.
- 제1항에 있어서,
상기 어닐링하는 단계(b)는 적어도 850 ℃의 온도로 상기 기판을 가열하는 것을 포함하는 것인, 방법.
- 제1항에 있어서,
상기 어닐링하는 단계(e)는 적어도 900 ℃의 온도로 상기 기판을 가열하는 것을 포함하는 것인, 방법.
- 제1항 내지 제12항 중 어느 한 항에 기재된 방법에 의해 얻을 수 있는 보론 도핑된 영역을 포함하는 태양 전지.
- 제13항에 있어서,
상기 제1면 상에 Ag-Al 합금으로 제조되는 접촉을 포함하는, 태양 전지.
- 제13항에 있어서,
상기 제1면 상에 Al로 제조되는 시드 접촉을 포함하는, 태양 전지.
