- (Ala, Mb, Cr1-a-b)(C1-eNe)로 이루어진 경질 피막(단, M은 Mo, 또는 Mo와 W이다)으로서,0.25≤a≤0.65,0.05≤b≤0.35,0.5≤e≤1(a, b, e는 각각 Al, M, N의 원자비를 나타낸다)인 것을 특징으로 하는 내마모성 및 내산화성이 우수한 경질 피막.
- (Ala, Mb, Sic, Bd, Cr1-a-b-c-d)(C1-eNe)로 이루어진 경질 피막(단, M은 Mo, 또는 Mo와 W이다)으로서,0.25≤a≤0.65,0.05≤b≤0.35,0.01≤c+d≤0.2,0.5≤e≤1(a, b, c, d, e는 각각 Al, M, Si, B, N의 원자비를 나타낸다)인 것을 특징으로 하는 내마모성 및 내산화성이 우수한 경질 피막.
- (Ala, Mb, Sic, Bd, Ti1-a-b-c-d)(C1-eNe)로 이루어진 경질 피막(단, M은 Mo, 또는 Mo와 W이다)으로서,0.25≤a≤0.60.05≤b≤0.30.01≤c+d≤0.15,0.5≤e≤1(a, b, c, d, e는 각각 Al, M, Si, B, N의 원자비를 나타낸다)인 것을 특징으로 하는 내마모성 및 내산화성이 우수한 경질 피막.

- 제 1 항에 기재된 경질 피막을 형성하는데 사용하는 타겟으로서,(Alw, Mx, Cr1-w-x)로 이루어지고(단, M은 Mo, 또는 Mo와 W이다),0.25≤w≤0.65,0.05≤x≤0.35(w, x는 각각 Al, M의 원자비를 나타낸다)를 만족시키고, 상대밀도가 92% 이상인 것을 특징으로 하는 경질 피막 형성용 타겟.
- 제 2 항에 기재된 경질 피막을 형성하는데 사용하는 타겟으로서,(Alw, Mx, Siy, Bz, Cr1-w-x-y-z)로 이루어지고(단, M은 Mo, 또는 Mo와 W이다),0.25≤w≤0.65,0.05≤x≤0.35,0.01≤y+z≤0.2(w, x, y, z는 각각 Al, M, Si, B의 원자비를 나타낸다)를 만족시키고, 상대밀도가 92% 이상인 것을 특징으로 하는 경질 피막 형성용 타겟.
- 제 3 항에 기재된 경질 피막을 형성하는데 사용하는 타겟으로서,(Alw, Mx, Siy, Bz, Ti1-w-x-y-z)로 이루어지고(단, M은 Mo, 또는 Mo와 W이다),0.25≤w≤0.6,0.05≤x≤0.3,0.01≤y+z≤0.15(w, x, y, z는 각각 Al, M, Si, B의 원자비를 나타낸다)를 만족시키고, 상대밀도가 92% 이상인 것을 특징으로 하는 경질 피막 형성용 타겟.
