上記第1層は、(A)常温で固体である固体エポキシ樹脂5〜30質量部と常温で液体である液体エポキシ樹脂20〜90質量部とを合計量100質量部を超えない範囲で含むバインダー成分100質量部と、(B)金属粒子400〜1800質量部と、(C)硬化剤0.3〜40質量部とを含有する導電性樹脂組成物からなるものである。
上記第2層は、(D)重量平均分子量が1000以上40万以下である(メタ)アクリル系樹脂と、(E)分子内にグリシジル基、及び/又は(メタ)アクリロイル基を有するモノマーとを含むバインダー成分と、(F)平均粒子径が10〜500nmである金属粒子と、(G)平均粒子径が1〜50μmである金属粒子と、(H)ラジカル重合開始剤とを含有する導電性樹脂組成物からなるものである。
本実施形態のシールドパッケージの製造方法の一実施形態を、図を用いて説明する。
次に示す固体エポキシ樹脂と、液体エポキシ樹脂(グリシジルアミン型エポキシ樹脂及びグリシジルエーテル型エポキシ樹脂)と、モノマーとの合計量100質量部に対して、金属粒子、硬化剤、及び溶剤を表1,2に示す割合で配合して混合し、導電性樹脂組成物1を得た。使用した各成分の詳細は以下の通りである。
・グリシジルアミン型エポキシ樹脂:(株)ADEKA製、商品名「EP−3905S」
・グリシジルエーテル型エポキシ樹脂:(株)ADEKA製、商品名「EP−4400」)
・モノマー(A):2−ヒドロキシ−3−アクリロイロキシプロピルメタクリレート、共栄社化学(株)製、商品名「ライトエステルG−201P」
・金属粒子(B1):球状還元銀粒子、平均粒子径2μm
・金属粒子(B2):フレーク状銀粒子、平均粒子径5μm、アスペクト比=5
・硬化剤(C1):2−メチルイミダゾール、四国化成工業(株)製、商品名「2MZ−H」
・硬化剤(C2):フェノールノボラック、荒川化学工業(株)製、商品名「タマノル758」
・溶剤:1−メトキシ−2−プロパノール(PGME)
次に示す(メタ)アクリル系樹脂(D)と、モノマー(E)との合計量100質量部に対して、金属粒子(F)、金属粒子(G)、ラジカル重合開始剤(H)及び溶剤を表1に記載された割合で配合して混合し、導電性樹脂組成物2を得た。使用した各成分の詳細は以下の通りである。
・(メタ)アクリル系樹脂(D2):分子量=100000、共栄社化学(株)製「KC−1700P」
・(メタ)アクリル系樹脂(D3):分子量=130000、共栄社化学(株)製「KC−1100」
・モノマー(E2):共栄社化学(株)製「ライトアクリレート P−1A(N)」
・モノマー(E3):株式会社ADEKA製「ED503」
・金属粒子(G):銀被覆銅合金粒子(平均粒子径=5μm、フレーク状、アスペクト比=2〜10、タップ密度=5.8g/cm3)
・溶剤:メチルエチルケトン(MEK)
導電性樹脂組成物1及び導電性樹脂組成物2から得られた各導電性塗膜の導電性を、比抵抗で評価した。具体的には、図3に示すように、銅箔で形成された電極パッド21が60mmの間隔をあけて両端に設けられたガラスエポキシ基板20上に、幅5mmのスリットを設けた厚さ55μmのポリイミドフィルムを、スリットの端部が両端の電極パッド21と重なるように貼り付けてマスキングした。その上に、各実施例及び比較例で得られた導電性樹脂組成物を、スプレー装置(SL−940E:Nordson Asymtek製)を用いてスプレー塗布した。
上記で得られた各導電性樹脂組成物を室温(25℃)で1週間放置したものを用いて、シールド層とパッケージ表面又はグランド回路との密着性を、JIS K 5600−5−6:1999(クロスカット法)に基づき評価した。
0:カットの縁が完全に滑らかで、どの格子の目にもはがれがない。
1:カットの交差点において塗膜の小さなはがれが生じている。クロスカット部分で影響を受けるのは明確に5%を上回ることはない。
2:塗膜がカットの縁に沿って、及び/又は交差点においてはがれている。クロスカット部分で影響を受けるのは明確に5%を越えるが15%を上回ることはない。
3:塗膜がカットの縁に沿って、部分的又は全面的に大はがれを生じており、及び/又は目のいろいろな部分が、部分的又は全面的にはがれている。クロスカット部分で影響を受けるのは、明確に15%を越えるが35%を上回ることはない。
4:塗膜がカットの縁に沿って、部分的又は全面的に大はがれを生じており、及び/又は数カ所の目が部分的又全面的にはがれている。クロスカット部分で影響を受けるのは、明確に35%を上回ることはない。
5:分類4でも分類できないはがれ程度のいずれか。
(なお、第1塗膜と第2塗膜との間に生じたはがれも、上記基準におけるはがれとして評価した。)
厚さ約25μmのポリイミドフィルムにスプレーコーティング装置SL−940E(Nordson Asymtek製)を用いて、導電性樹脂組成物1をスプレー塗布後、190℃で10分間加熱することにより硬化させて厚さ約10μmの第1塗膜を形成した。その後、同様に、導電性樹脂組成物2をスプレー塗布し、190℃で30分間加熱することにより硬化させて第2塗膜を形成し、ポリイミドテープを剥離して、厚さ約35μmの2層からなる塗膜を形成し、15cm四方に裁断したものをサンプルとした。得られたサンプルのシールド効果をKEC法により評価した。測定条件は、温度25℃、相対湿度30〜50%の雰囲気とした。
Claims (4)
- 基板上に電子部品が搭載され、この電子部品が封止材によって封止されたパッケージと、
前記パッケージ上に、順に積層された第1層と第2層とを有するシールド層を有し、
前記第1層が
(A)常温で固体である固体エポキシ樹脂5〜30質量部と常温で液体である液体エポキシ樹脂20〜90質量部とを合計量100質量部を超えない範囲で含むバインダー成分100質量部と、
(B)金属粒子400〜1800質量部と、
(C)硬化剤0.3〜40質量部とを含有し、
前記金属粒子(B)が、(B1)球状金属粒子と(B2)フレーク状金属粒子とを少なくとも含有し、
前記金属粒子(B)に対する前記球状金属粒子(B1)の含有割合が20〜80質量%である導電性樹脂組成物からなるものであり、
前記第2層が
(D)重量平均分子量が1000以上40万以下である(メタ)アクリル系樹脂、及び(E)分子内にグリシジル基、及び/又は(メタ)アクリロイル基を有するモノマー
を含むバインダー成分と、
(F)平均粒子径が10〜500nmである金属粒子と、
(G)平均粒子径が1〜50μmである金属粒子と、
(H)ラジカル重合開始剤とを含有し、
前記金属粒子(F)と前記金属粒子(G)との合計の含有量が、前記第2層のバインダー成分100質量部に対して、2000〜80000質量部であり、
前記金属粒子(F)と前記金属粒子(G)との合計量に対する前記金属粒子(F)の含有割合が8〜85質量%である、導電性樹脂組成物からなるものである
ことを特徴とする、シールドパッケージ。 - 前記バインダー成分(A)が、分子内に(メタ)アクリロイル基を有するモノマーをさらに含有することを特徴とする、請求項1に記載のシールドパッケージ。
- 前記モノマー(E)が、分子内にグリシジル基及び(メタ)アクリロイル基を有するモノマーであることを特徴とする、請求項1又は2に記載のシールドパッケージ。
- 前記金属粒子(G)が、銅粒子、銀被覆銅粒子、及び銀被覆銅合金粒子からなる群より選択される少なくとも1種であることを特徴とする、請求項1〜3のいずれか1項に記載のシールドパッケージ。
