Abstract
100MHz~40GHzの電磁波に対しても良好なシールド性を有し、パッケージとの密着性及びレーザーマーキング視認性が良好なシールド層がスプレー塗布により形成可能な導電性組成物、及びこれを用いたシールドパッケージの製造方法を提供する。 (A)重量平均分子量が1000以上40万以下である(メタ)アクリル系樹脂と、(B)分子内にグリシジル基、及び/又は(メタ)アクリロイル基を有するモノマーと、(C)平均粒子径が10nm~700nmである粒状樹脂成分と、(D)平均粒子径が10~500nmである導電性フィラーと、(E)平均粒子径が1~50μmである鱗片状導電性フィラーと、(F)ラジカル重合開始剤と(G)エポキシ樹脂硬化剤と、を少なくとも含有し、上記粒状樹脂成分(C)の含有割合が、上記アクリル系樹脂(A)、上記モノマー(B)、及び上記粒状樹脂成分(C)を含む樹脂成分中、3~27質量%であり、上記導電性フィラー(D)と上記導電性フィラー(E)との合計の含有量が、上記樹脂成分100質量部に対して、2000~12000質量部であり、上記ラジカル重合開始剤(F)の含有量が、上記樹脂成分100質量部に対して、0.5~40質量部であり、上記エポキシ樹脂硬化剤(G)の含有量が、上記樹脂成分100質量部に対して、0.5~40質量部である、導電性組成物とする。
Description
本発明は、導電性組成物及びそれを用いたシールドパッケージの製造方法に関する。
自動車の運転操作を支援する先進運転支援システム(ADAS)においては、人間が行動するのと同じように、「認知」、「判断」、「操作」を高精度に行うことによって安全な走行が実現されている。そのなかで人の目のように「認知」を行うセンサー、具体的には、前方監視や周辺監視を行うセンサーとして、高周波領域の電磁波を使用するミリ波レーダーを用いたセンサーの利用が増えている。また、第5世代移動通信システム(5G)の普及に伴い、携帯電話やタブレット端末等でも高周波領域の電磁波の利用が増えている。
このような高周波領域の電磁波の利用の増加に伴い、高周波領域の電磁波によって電子部品の誤作動が生じるおそれがあり、高周波領域の電磁波、例えば、100MHz~40GHzの電磁波に対してシールド性を有するシールド層を形成可能な導電性組成物が求められている。
また、導電性組成物を塗布するパッケージの表面には、シリアル番号や型番などをレーザーマーキングすることがある。そのため、パッケージ表面に施されたレーザーマーキングを、バーコードスキャナー等でシールド層越しに読み取ることができるように、シールド層は薄膜で形成することが求められている。一方、シールド層が薄くなれば、シールド性が劣る傾向にあり、高周波領域の電磁波に対するシールド性とレーザーマーキング視認性とを両立したシールド層を形成可能な導電性組成物が求められている。
特許文献1には、10MHz~1000MHzの電磁波に対して良好なシールド性を有するシールド層がスプレー塗布により形成可能な導電性組成物であって、得られたシールド層はパッケージとの密着性が良好な導電性樹脂組成物が記載されている。
しかしながら、特許文献1には1000MHzを超える高周波領域の電磁波に対するシールド性とレーザーマーキング視認性の両立については記載されていない。さらにシールド層とパッケージとの密着性について、市場の要求が高まっており更なる向上が求められている。
本発明は上記に鑑みてなされたものであり、100MHz~40GHzの電磁波に対して良好なシールド性を有するシールド層をスプレー塗布により形成可能な導電性組成物であって、得られたシールド層はパッケージとの密着性及びレーザーマーキング視認性が良好な導電性組成物を提供することを目的とする。また、上記のようなシールド層が容易に形成可能なシールドパッケージの製造方法を提供することを目的とする。
本発明の導電性組成物は、(A)重量平均分子量が1000以上40万以下である(メタ)アクリル系樹脂と、(B)分子内にグリシジル基、及び/又は(メタ)アクリロイル基を有するモノマーと、(C)平均粒子径が10nm~700nmである粒状樹脂成分と、(D)平均粒子径が10~500nmである導電性フィラーと、(E)平均粒子径が1~50μmである鱗片状導電性フィラーと、(F)ラジカル重合開始剤と(G)エポキシ樹脂硬化剤と、を少なくとも含有し、上記粒状樹脂成分(C)の含有割合が、上記アクリル系樹脂(A)、上記モノマー(B)、及び上記粒状樹脂成分(C)を含む樹脂成分中、3~27質量%であり、上記導電性フィラー(D)と上記導電性フィラー(E)との合計の含有量が、上記樹脂成分100質量部に対して、2000~12000質量部であり、上記ラジカル重合開始剤(F)の含有量が、上記樹脂成分100質量部に対して、0.5~40質量部であり、上記エポキシ樹脂硬化剤(G)の含有量が、上記樹脂成分100質量部に対して、0.5~40質量部であるものとする。
上記エポキシ樹脂硬化剤(G)は、フェノール系硬化剤、イミダゾール系硬化剤、アミン系硬化剤、及びカチオン系硬化剤からなる群から選択される少なくとも1種であるものとすることができる。
上記粒状樹脂成分(C)は、ポリブタジエンゴム、シリコーン、及びスチレンブチレンゴムからなる群から選択される少なくとも1種であるものとすることができる。
上記鱗片状導電性フィラー(E)のアスペクト比は5~20であるものとすることができる。
上記モノマー(B)は、分子内にグリシジル基及び(メタ)アクリロイル基を有するものとすることができる。
上記導電性フィラー(D)と上記導電性フィラー(E)との含有割合((D):(E))は、質量比で5:1~1:10であるものとすることができる。
本発明のシールドパッケージの製造方法は、基板上に電子部品が搭載され、この電子部品が封止材によって封止されたパッケージがシールド層によって被覆されたシールドパッケージの製造方法であって、基板上に複数の電子部品を搭載し、この基板上に封止材を充填して硬化させることにより上記電子部品を封止する工程と、上記複数の電子部品間で封止材を切削して溝部を形成し、これらの溝部によって基板上の各電子部品のパッケージを個別化させる工程と、上記個別化したパッケージの表面に、上記導電性組成物を噴霧により塗布する工程と、上記パッケージの表面に導電性組成物が塗布された基板を加熱して、上記導電性組成物を硬化させることによりシールド層を形成する工程と、上記基板を上記溝部に沿って切断することにより個片化したシールドパッケージを得る工程とを少なくとも有するものとする。
本発明の導電性組成物によれば、スプレー法により均一な厚さの塗膜を形成可能であり、得られた塗膜は100MHz~40GHzの電磁波からパッケージを保護することができる。そして、本発明の導電性組成物をパッケージ表面にスプレー塗布することにより、シールド性に優れ、かつパッケージとの密着性及びレーザーマーキング視認性に優れたシールド層を容易に形成することが可能となる。
また本発明のシールドパッケージの製造方法によれば、上記のようなシールド性、パッケージとの密着性に優れたシールドパッケージを、大がかりな装置を用いずに効率的に製造することができる。
本発明に係る導電性組成物は、上記の通り、(A)重量平均分子量が1000以上40万以下である(メタ)アクリル系樹脂と、(B)分子内にグリシジル基、及び/又は(メタ)アクリロイル基を有するモノマーと、(C)平均粒子径が10nm~700nmである粒状樹脂成分と、(D)平均粒子径が10~500nmである導電性フィラーと、(E)平均粒子径が1~50μmである鱗片状導電性フィラーと、(F)ラジカル重合開始剤と(G)エポキシ樹脂硬化剤と、を少なくとも含有し、上記粒状樹脂成分(C)の含有割合が、上記アクリル系樹脂(A)、上記モノマー(B)、及び上記粒状樹脂成分(C)を含む樹脂成分中、3~27質量%であり、上記導電性フィラー(D)と上記導電性フィラー(E)との合計の含有量が、上記樹脂成分100質量部に対して、2000~12000質量部であり、上記ラジカル重合開始剤(F)の含有量が、上記樹脂成分100質量部に対して、0.5~40質量部であり、上記エポキシ樹脂硬化剤(G)の含有量が、上記樹脂成分100質量部に対して、0.5~40質量部であるものである。
この導電性組成物の用途は特に限定されるわけではないが、個片化される前のパッケージ又は個片化されたパッケージの表面に、スプレー等で霧状に噴射してシールド層を形成させてシールドパッケージを得るために好適に使用される。
上記(メタ)アクリル系樹脂(A)は、アクリル酸エステル及び/又はメタクリル酸エステルを構成モノマーとして少なくとも含む重合体であり、特に限定されないが、例えば、構成モノマーとして、アクリル酸メチル、アクリル酸エチル、アクリル酸プロピル、アクリル酸n-ブチル、メタクリル酸メチル、メタクリル酸エチル、メタクリル酸プロピル、及びメタクリル酸n-ブチルからなる群より選択される少なくとも1種を含有する重合体を用いることができる。構成モノマーとしては、本発明の目的に反しない範囲でアクリル酸エステル又はメタクリル酸エステル以外を含んでいてもよい。2種以上のモノマーを含有する場合、交互共重合体であってもよく、ランダム共重合体であってもよく、ブロック共重合体であってもよく、グラフト共重合体であってもよい。ここで、「(メタ)アクリル系樹脂」とは「アクリル系樹脂」及び「メタアクリル系樹脂」の総称である。
上記(メタ)アクリル系樹脂(A)の重量平均分子量は、1000以上であり、5000以上であることが好ましく、7000以上であることがより好ましく、10000以上であることがさらに好ましい。また、40万以下であり、20万以下であることが好ましく、15万以下であることがより好ましく、5万以下であることがさらに好ましい。重量平均分子量が1000以上である場合、導電性組成物の粘度がスプレー塗布に適した粘性となりやすく、導電性フィラーの優れた分散性が得られやすい。また、重量平均分子量が40万以下である場合、導電性が向上し優れたシールド性が得られやすい。
なお、本明細書において、「重量平均分子量」とは、ゲル・パーミエーション・クロマトグラフィー(GPC)によって測定することができ、移動相としてテトラヒドロフランを用い、ポリスチレン換算の検量線を用いて算出した値とする。
このような(メタ)アクリル系樹脂としては、例えば、特開2016-155920号公報、特開2015-59196号公報、特開2016-196606号公報、WO2016/132814に係る焼成ペースト用共重合体等を使用することができる。また、市販されているアクリル系樹脂も使用可能であり、例えば、共栄社化学(株)製「KC-1100」や、「KC-1700P」を用いることができる。
(メタ)アクリル系樹脂(A)の含有量は、樹脂成分中、1~70質量%であることが好ましく、10~65質量%であることがより好ましく、15~60質量%であることがさらに好ましい。
上記モノマー(B)は、分子内にグリシジル基及び/又は(メタ)アクリロイル基を有する化合物であり、好ましくは、分子内にグリシジル基及び(メタ)アクリロイル基を有する化合物である。なお、本明細書において、「モノマー(B)」は、オリゴマーや分子量が1000未満であるプレポリマーも含むものとする。
上記モノマー(B)がグリシジル基を有する場合、グリシジル基当量は、特に限定されないが、100~300g/eqであることが好ましく、150~250g/eqであることがより好ましい。また、上記モノマー(B)が(メタ)アクリロイル基を有する場合、(メタ)アクリロイル基当量は、特に限定されないが、100~300g/eqであることが好ましく、150~250g/eqであることがより好ましい。なお、このグリシジル基当量及び(メタ)アクリロイル基当量は理論値であるが、場合によっては公知の方法で求められたものでもよい。
グリシジル基を有する化合物としては、特に限定されないが、例えば、エチルグリシジルエーテル、ブチルグリシジルエーテル、t-ブチルグリシジルエーテル、アリルグリシジルエーテル、ベンジルグリシジルエーテル、グリシジルフェニルエーテル、ビスフェノールA、ジグリシジルエーテル等のグリシジル化合物などが挙げられる。
(メタ)アクリロイル基を有する化合物としては、アクリロイル基又はメタクリロイル基を有する化合物であれば特に限定されないが、例えば、イソアミルアクリレート、ネオペンチルグリコールジアクリレート、トリメチロールプロパントリアクリレート、ジトリメチロールプロパンテトラアクリレート、2-ヒドロキシ-3-アクリロイロキシプロピルメタクリレート、エチレングリコールジメタクリレート、及びジエチレングリコールジメタクリレート等が挙げられる。
グリシジル基及び(メタ)アクリロイル基を有する化合物としては、例えば、アクリル酸グリシジルエーテル、メタクリル酸グリシジルエーテル、4-ヒドロキシブチルアクリレートグリシジルエーテル、ビスフェノールAジグリシジルエーテルアクリル酸付加物、フェニルグリシジルエーテルアクリレートヘキサメチレンジイソシアネートウレタンプレポリマー等が挙げられる。
これらモノマー(B)は1種を単独で使用することもでき、2種以上を併用することもできる。導電性組成物にアクリル系樹脂を使用した場合、加熱硬化後のシールド層とパッケージとの密着性が劣る傾向にあるが、上記モノマー(B)を併用することにより、上記導電性フィラー(D)及び上記導電性フィラー(E)を高配合した場合であっても、シールド層とパッケージとの優れた密着性が得られる。
上記モノマー(B)の含有量は、樹脂成分中、5~80質量%であることが好ましく、10~50質量%であることがより好ましく、15~40質量%であることがさらに好ましい。
粒状樹脂成分(C)としては、平均粒子径が10nm~700nmであれば特に限定されないが、例えば、ポリブタジエンゴム、シリコーン、スチレンブチレンゴムなどからなるものが挙げられる。粒状樹脂成分(C)は、分散性を高める観点から、液状硬化性樹脂に予め分散させたマスターバッチとして、導電性組成物に配合してもよい。液状硬化性樹脂としては、エポキシ樹脂であることが好ましく、具体的には、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、フェノールノボラック型エポキシ樹脂、ビスフェノールAノボラック型エポキシ樹脂、臭素化エポキシ樹脂、グリシジルアミン型エポキシ樹脂などが挙げられる。液状硬化性樹脂のグリシジル基当量は、特に限定されないが、80~400g/eqであることが好ましく、100~300g/eqであることがより好ましい。なお、このグリシジル基当量は理論値であるが、場合によっては公知の方法で求められたものでもよい。
ここで、本明細書において、「平均粒子径」とは、レーザー回折・散乱法で測定した、個数基準の平均粒子径D50(メジアン径)をいう。
粒状樹脂成分(C)の含有量は、樹脂成分中、3~27質量%であれば特に限定されないが、5~16.5質量%であることが好ましい。粒状樹脂成分(C)の含有量が3質量%以上である場合、焼成時に導電性フィラーが焼結することでシールド層内に生じる応力を導電性組成物中に分散した粒状樹脂成分(C)が吸収することで優れた密着性が得られやすく、27質量%以下である場合、導電性を損なわず優れたシールド性が得られやすい。
上記液状硬化性樹脂を含有する場合、その含有量は、特に限定されないが、樹脂成分中、6~55質量%であることが好ましく、10~35質量%であることがより好ましい。
平均粒子径が10~500nmである導電性フィラー(D)としては、特に限定されないが、銅ナノ粒子、銀ナノ粒子、金ナノ粒子であることが好ましい。導電性フィラー(D)の平均粒子径が10~500nmであることにより、ミクロンサイズの導電性フィラー同士の間隙を充填することができるため、導電性フィラーを高配合にしやすく、100MHz~40GHzの電磁波に対するシールド性を向上させることができる。
導電性フィラー(D)の含有量は、特に限定されないが、樹脂成分100質量部に対して400~10000質量部であることが好ましく、2000~7000質量部であることがより好ましく、2200~7000質量部であることがさらに好ましく、2500~6000質量部であることが特に好ましい。含有量が400質量部以上であるとシールド層の導電性が良好となり、レーザーマーキング視認性の観点から塗布膜厚を薄くした場合であっても優れたシールド性が得られやすく、10000質量部以下であると、シールド層とパッケージとの密着性、特に後述する角摩耗試験においても優れた密着性が得られやすく、硬化後の導電性組成物の物性が良好となりやすい。
平均粒子径が1~50μmである鱗片状導電性フィラー(E)としては、特に限定されないが、銅粉、銀粉、金粉、銀被覆銅粉または銀被覆銅合金粉であることが好ましく、コスト削減の観点からは、銅粉、銀被覆銅粉、又は銀被覆銅合金粉であることがより好ましい。導電性フィラー(E)の平均粒子径が1μm以上であると、導電性フィラー(E)の分散性が良好で凝集が防止でき、また酸化されにくく、50μm以下であるとパッケージのグランド回路との接続性とレーザーマーキング視認性が良好である。
銀被覆銅粉は、銅粉と、この銅粉粒子の少なくとも一部を被覆する銀層又は銀含有層とを有するものであり、銀被覆銅合金粉は、銅合金粉と、この銅合金粒子の少なくとも一部を被覆する銀層又は銀含有層とを有するものである。銅合金粒子は、例えば、ニッケルの含有量が0.5~20質量%であり、かつ亜鉛の含有量が1~20質量%であり、残部が銅からなり、残部の銅は不可避不純物を含んでいてもよい。このように銀被覆層を有する銅合金粒子を用いることにより、シールド性、及び耐変色性に優れたシールドパッケージを得ることができる。
鱗片状導電性フィラー(E)のタップ密度は4.0~6.5g/cm3であることが好ましい。タップ密度が上記範囲内であると、シールド層の導電性がより良好となる。
また、鱗片状導電性フィラー(E)のアスペクト比は5~20であることが好ましい。アスペクト比が上記範囲内であると、シールド層の導電性がより良好となる。
導電性フィラー(E)の含有量は、特に限定されないが、樹脂成分100質量部に対して400~10000質量部であることが好ましく、1500~8000質量部であることがより好ましく、2000~7000質量部であることがさらに好ましく、2500~6000質量部であることが特に好ましい。含有量が400質量部以上であるとシールド層の導電性が良好となり、100MHz~40GHzの電磁波に対する優れたシールド性が得られやすく、10000質量部以下であると、シールド層とパッケージとの密着性、及び硬化後の導電性組成物の物性が良好となりやすく、後述するダイシングソーで切断した時にシールド層のカケが生じにくくなる。
上記導電性フィラー(D)と上記導電性フィラー(E)との合計の含有量は、樹脂成分100質量部に対して、2000~12000質量部であり、好ましくは、3000~12000質量部であり、より好ましくは5000~11000質量部であり、さらに好ましくは5500~10000質量部である。2000質量部以上であることにより、レーザーマーキング視認性の観点から塗布膜厚を薄くした場合であっても優れたシールド性が得られやすく、12000質量部以下であることにより、シールド層とパッケージとの優れた密着性が得られやすい。
導電性フィラー(D)と導電性フィラー(E)との含有割合(導電性フィラー(D):導電性フィラー(E))は、特に限定されないが、質量比で5:1~1:10であることが好ましい。
ラジカル重合開始剤(F)としては、特に限定されないが、例えば、加熱によりラジカル重合を開始させる熱重合開始剤や、エネルギー線照射によりラジカル重合を開始させるエネルギー線重合開始剤を使用できる。
熱重合開始剤は、特に制限されず、従来から用いられている有機過酸化物系やアゾ系の化合物を適宜使用することができる。
有機過酸化物系重合開始剤の例としては、メチルエチルケトンパーオキサイド、シクロヘキサノンパーオキサイド、メチルシクロヘキサノンパーオキサイド、メチルアセトアセテートパーオキサイド、アセチルアセテートパーオキサイド、1,1-ビス(t-ヘキシルパーオキシ)-3,3,5-トリメチルシクロヘキサン、1,1-ビス(t-ヘキシルパーオキシ)-シクロヘキサン、1,1-ビス(t-ブチルパーオキシ)-3,3,5-トリメチルシクロヘキサン、1,1-ビス(t-ブチルパーオキシ)-2-メチルシクロヘキサン、1,1-ビス(t-ブチルパーオキシ)-シクロヘキサン、1,1-ビス(t-ブチルパーオキシ)シクロドデカン、t-ヘキシルパーオキシベンゾエート、2,5-ジメチル-2,5-ビス(ベンゾイルパーオキシ)ヘキサン、t-ブチルパーオキシアリルモノカーボネート、t-ブチルトリメチルシリルパーオキサイド、3,3’,4,4’-テトラ(t-ブチルパーオキシカルボニル)ベンゾフェノン、2,3-ジメチル-2,3-ジフェニルブタン等が挙げられる。
また、アゾ系重合開始剤の例としては、2-フェニルアゾ-4-メトキシ-2,4-ジメチルバレロニトリル、1-[(1-シアノ-1-メチルエチル)アゾ]ホルムアミド、1,1’-アゾビス(シクロヘキサン-1-カルボニトリル)、2,2’-アゾビス(2-メチルブチロニトリル)、2,2’-アゾビスイソブチロニトリル、2,2’-アゾビス(2,4-ジメチルバレロニトリル)、2,2’-アゾビス(2-メチルプロピオンアミジン)ジヒドロクロリド、2,2’-アゾビス(2-メチル-N-フェニルプロピオンアミジン)ジヒドロクロリド、2,2’-アゾビス[N-(4-クロロフェニル)-2-メチルプロピオンアミジン]ジヒドリドクロリド、2,2’-アゾビス[N-(4-ヒドロフェニル)-2-メチルプロピオンアミジン]ジヒドロクロリド、2,2’-アゾビス[2-メチル-N-(フェニルメチル)プロピオンアミジン]ジヒドロクロリド、2,2’-アゾビス(イソ酪酸)ジメチルが挙げられる。
上記熱重合開始剤は1種を単独で使用することもでき、2種以上を併用することもできる。
ラジカル重合開始剤(F)の含有量は、樹脂成分100質量部に対して、0.5~40質量部であり、2~30質量部であることが好ましく、5~20質量部であることがより好ましい。ラジカル重合開始剤の含有量がこの範囲内である場合には、導電性組成物の硬化が十分となり、シールド層とパッケージ表面との密着性とシールド層の導電性が良好となって、シールド性に優れたシールド層が得られやすい。また、ラジカル重合開始剤の種類や量を選ぶことで、硬化時間の短縮や室温での長期保存安定性など目的に応じた使用をすることができる。
エポキシ樹脂硬化剤(G)としては、特に限定されないが、例えば、フェノール系硬化剤、イミダゾール系硬化剤、アミン系硬化剤、カチオン系硬化剤などが挙げられる。これらは1種を単独で使用することもでき、2種以上を併用してもよい。
フェノール系硬化剤としては、例えばノボラックフェノール、ナフトール系化合物等が挙げられる。
イミダゾール系硬化剤としては、例えばイミダゾール、2-ウンデシルイミダゾール、2-ヘプタデシルイミダゾール、2-メチルイミダゾール、2-エチルイミダゾール、2-フェニルイミダゾール、1-ベンジル-2-フェニルイミダゾール、2-エチル-4-メチル-イミダゾール、1-シアノエチル-2-ウンデシルイミダゾールが挙げられる。
カチオン系硬化剤の例としては、三フッ化ホウ素のアミン塩、P-メトキシベンゼンジアゾニウムヘキサフルオロホスフェート、ジフェニルイオドニウムヘキサフルオロホスフェート、トリフェニルスルホニウム、テトラ-n-ブチルホスホニウムテトラフェニルボレート、テトラ-n-ブチルホスホニウム-o,o-ジエチルホスホロジチオエート等に代表されるオニウム系化合物が挙げられる。
エポキシ樹脂硬化剤(G)の含有量は、樹脂成分100質量部に対して0.5~40質量部であり、1~20質量部であることが好ましく、2~15質量部であることがより好ましい。硬化剤の含有量が0.5質量部以上である場合、シールド層とパッケージ表面との密着性に優れ、シールド層の導電性が良好となって、シールド性に優れたシールド層が得られやすく、40質量部以下である場合、保存安定性に優れた導電性組成物が得られやすい。
また、本発明の導電性組成物には、発明の目的を損なわない範囲内において、消泡剤、増粘剤、粘着剤、充填剤、難燃剤、着色剤等、公知の添加剤を加えることができる。
本発明の導電性組成物は、導電性組成物をスプレー噴霧によりパッケージ表面に均一に塗布できるようにするためには、いわゆる導電性ペーストよりも低粘度であることが好ましい。
本発明の導電性組成物の粘度は用途や塗布に使用する機器に応じて適宜調整するのが好ましく、特に限定されないが、一般的な目安としては以下に述べる通りである。粘度の測定方法も限定されるものではないが、導電性組成物が低粘度であれば円錐平板型回転粘度計(いわゆるコーン・プレート型粘度計)で測定することができ、高粘度であれば単一円筒形回転粘度計(いわゆるB型又はBH型粘度計)で測定することができる。
円錐平板型回転粘度計で測定する場合は、ブルックフィールド(BROOK FIELD)社のコーンスピンドルCP40(コーン角度:0.8°、コーン半径:24mm)を用いて、10rpmで測定した粘度が10mPa・s以上であることが好ましく、30mPa・s以上であることがより好ましい。粘度が10mPa・s以上であると、塗布面が水平でない場合における液ダレを防止して導電性塗膜をムラなく形成しやすい。なお、10mPa・s付近やそれよりも低粘度の場合、所望の厚さの均一な塗膜を得るには、1回の塗布量を少なくして薄膜を形成し、その上にまた薄膜を形成する操作をくり返す、いわゆる重ね塗りを行う方法が有効である。なお、円錐平板型回転粘度計で測定可能な粘度であれば、高くとも問題はない。
単一円筒形回転粘度計で測定する場合はローターNo.2を用いて10rpmで測定した粘度が10dPa・s以下であることが好ましく、5dPa・s以下であることがより好ましい。10dPa・s以下であるとスプレーノズルの目詰まりを防ぎ、ムラなく導電性塗膜を形成しやすい。なお、単一円筒形回転粘度計で測定可能な粘度であれば、低くとも問題はない。
導電性組成物の粘度は樹脂成分の粘度や導電性フィラーの含有量等により異なるので、上記範囲内にするために、溶剤を使用することができる。本発明において使用可能な溶剤は、特に限定されないが、例えば、プロピレングリコールモノメチルエーテル、3-メトキシ-3-メチル-1-ブタノール、3-メトキシ-3-メチル-1-ブチルアセテート、アセトン、メチルエチルケトン、アセトフェノン、メチルセロソルブ、メチルセロソルブアセテート、メチルカルビトール、ジエチレングリコールジメチルエーテル、テトラヒドロフラン、酢酸メチル、酢酸ブチル等が挙げられる。これらは1種を単独で使用することもでき、2種以上を併用してもよい。
溶剤の含有量は、導電性組成物の用途や塗布に使用する機器等に応じて適宜調整するのが好ましい。従って、樹脂成分の粘度や導電性フィラーの含有量等により異なるが、目安としては、導電性組成物の含有成分(溶剤を除く)の合計量に対して10~60質量%程度である。
本発明の導電性組成物によって得られるシールド層は、銅箔等で形成されたグランド回路との密着性に優れる。具体的には、シールドパッケージの一部から露出したグランド回路の銅箔とシールド層との密着性が良好であるため、シールドパッケージ表面に導電性組成物を塗布してシールド層を形成した後にパッケージを切断して個片化する際、切断時の衝撃によりシールド層がグランド回路から剥離することを防ぐことができる。
本発明の導電性組成物により形成される塗膜は、シールド層として使用する場合は、100MHz~40GHzの電磁波に対する優れたシールド性が得られる観点から、比抵抗が5.0×10-5Ω・cm以下であることが好ましい。
次に、本発明の導電性組成物を用いてシールドパッケージを得るための方法の一実施形態について図を用いて説明する。
まず、図1(a)に示すように、基板1に複数の電子部品(IC等)2を搭載し、これら複数の電子部品2間にグランド回路パターン(銅箔)3が設けられたものを用意する。
次に、同図(b)に示すように、これら電子部品2及びグランド回路パターン3上に封止材4を充填して硬化させ、電子部品2を封止する。
次に、同図(c)において矢印で示すように、複数の電子部品2間で封止材4を切削して溝部を形成し、これらの溝部によって基板1の各電子部品のパッケージを個別化させる。符号Aは、それぞれ個別化したパッケージを示す。溝を構成する壁面からはグランド回路の少なくとも一部が露出しており、溝の底部は基板を完全には貫通していない。
一方で、上述した樹脂成分、導電性フィラー及び硬化剤の所定量と、必要に応じて使用される溶剤を混合し、導電性組成物を用意する。
次いで、導電性組成物を公知のスプレーガン等によって霧状に噴射し、パッケージ表面にまんべんなく塗布する。このときの噴射圧力や噴射流量、スプレーガンの噴射口とパッケージ表面との距離は、必要に応じて適宜設定される。
次に、導電性組成物が塗布されたパッケージを加熱して溶剤を十分に乾燥させた後、さらに加熱して導電性組成物を十分に硬化させ、同図(d)に示すように、パッケージ表面にシールド層(導電性塗膜)5を形成させる。このときの加熱条件は適宜設定することができる。図2はこの状態における基板を示す平面図である。符号B1,B2,…B9は、個片化される前のシールドパッケージをそれぞれ示し、符号11~19はこれらシールドパッケージ間の溝をそれぞれ表す。
次に、図1(e)において矢印で示すように、個片化前のパッケージの溝の底部に沿って基板をダイシングソー等により切断することにより個片化されたパッケージBが得られる。
このようにして得られる個片化されたパッケージBは、パッケージ表面(上面部、側面面部及び上面部と側面部との境界の角部のいずれも)に均一なシールド層が形成されているため、良好なシールド性が得られる。またシールド層とパッケージ表面及びグランド回路との密着性に優れているため、ダイシングソー等によってパッケージを個片化する際の衝撃によりパッケージ表面やグランド回路からシールド層が剥離することを防ぐことができる。
以下、本発明の内容を実施例に基づいて詳細に説明するが、本発明は以下に限定されるものではない。また、以下において「部」又は「%」とあるのは、特にことわらない限り質量基準とする。
[実施例、比較例]
次に示す(メタ)アクリル系樹脂、モノマー、及びマスターバッチの合計量100質量部に対して、導電性フィラー、ラジカル重合開始剤、エポキシ樹脂硬化剤、及び溶剤を表1,2に記載された割合で配合して混合し、導電性組成物を得た。使用した各成分の詳細は以下の通りである。
次に示す(メタ)アクリル系樹脂、モノマー、及びマスターバッチの合計量100質量部に対して、導電性フィラー、ラジカル重合開始剤、エポキシ樹脂硬化剤、及び溶剤を表1,2に記載された割合で配合して混合し、導電性組成物を得た。使用した各成分の詳細は以下の通りである。

上記実施例及び比較例の導電性組成物の評価を以下の通り行った。結果を表1,2に示す。
・レーザーマーキング視認性
モールド樹脂の上に、Esi社製のグリーンフェムト加工機「Lode Stone」を用いて、以下に示すレーザーマーキング条件でレーザーマーキング(データ マトリックス コード:17文字)を施した。次いで、モールド樹脂上に、スプレー装置(Nordson Asymtek製「SL-940E」)を用いて、導電性組成物を以下のスプレー条件でスプレー塗布後、100℃で10分間、その後150℃で50分間加熱し硬化させて、厚さ6μmの塗布膜を形成した。塗布膜の上から、以下の設定条件のバーコードスキャナー(ハネウェル社製「バーコードスキャナー Xenon 1902」、アタッチメント:AR-01)を用いて、モールド樹脂上に施したレーザーマーキングを読み取れるか試験を行った。読み取れたものはレーザーマーキング視認性が優れているとして「○」とし、読み取れなかったものはレーザーマーキング視認性が劣っているとして「×」とした。

・導電性塗膜の導電性(比抵抗)
実施例1の導電性組成物から得られた導電性塗膜の導電性を、比抵抗で評価した。具体的には、図4に示すように、銅箔で形成された電極パッド31が60mmの間隔をあけて両端に設けられたガラスエポキシ基板30上に、幅5mmのスリットを設けた厚さ55μmのポリイミドフィルムを、スリットの端部が両端の電極パッド31と重なるように貼り付けてマスキングした。その上に、各実施例及び比較例で得られた導電性組成物を、スプレー装置(Nordson Asymtek製「SL-940E」)を用いて、以下のスプレー条件にてスプレー塗布した。
実施例1の導電性組成物から得られた導電性塗膜の導電性を、比抵抗で評価した。具体的には、図4に示すように、銅箔で形成された電極パッド31が60mmの間隔をあけて両端に設けられたガラスエポキシ基板30上に、幅5mmのスリットを設けた厚さ55μmのポリイミドフィルムを、スリットの端部が両端の電極パッド31と重なるように貼り付けてマスキングした。その上に、各実施例及び比較例で得られた導電性組成物を、スプレー装置(Nordson Asymtek製「SL-940E」)を用いて、以下のスプレー条件にてスプレー塗布した。

次いで、100℃で10分間、その後150℃で60分間加熱することにより硬化させ、ポリイミドフィルムを剥離し、長さ70mm、幅5mm、厚さ約6μmの硬化物32が両端の電極パッド31間を接続するように形成された基板30を得た。この硬化物サンプルにつき、テスターを用いて電極パッド間の抵抗値(Ω)を測定し、断面積(S、cm2)と長さ(L、cm)から次式(1)により比抵抗(Ω・cm)を計算した。
サンプルの断面積、長さ及び比抵抗は、ガラスエポキシ基板3枚に硬化物サンプルを各5本、合計15本形成し、その平均値を求めた。なお、比抵抗が5×10-5Ω・cm以下であれば、シールド性が良好であり、シールド層として好適に使用できる。
また、他の実施例及び比較例についても同様に比抵抗を測定した。
・導電性組成物の密着性(角摩耗試験)
ICパッケージのモデルとして、ガラスエポキシ製基材(FR-5)とモールド樹脂で形成され、図3に示すように、厚さ35μmの銅箔とスルーホールメッキにより形成された回路21~26を内層に有するチップサンプルC(1.0cm×1.0cm、厚さ1.3mm)を用いた。回路21,22,23は連続した一回路の一部であり、回路24,25,26は別の連続した一の回路の一部であるが、回路21~23と回路24~26とは接続されていない。回路22,25は、チップサンプルの下部から銅箔が部分的に露出したパッド部分を矢印の箇所にそれぞれ有し、回路21,26はチップサンプルの両端面から露出した回路端部27,28をそれぞれ有する。
ICパッケージのモデルとして、ガラスエポキシ製基材(FR-5)とモールド樹脂で形成され、図3に示すように、厚さ35μmの銅箔とスルーホールメッキにより形成された回路21~26を内層に有するチップサンプルC(1.0cm×1.0cm、厚さ1.3mm)を用いた。回路21,22,23は連続した一回路の一部であり、回路24,25,26は別の連続した一の回路の一部であるが、回路21~23と回路24~26とは接続されていない。回路22,25は、チップサンプルの下部から銅箔が部分的に露出したパッド部分を矢印の箇所にそれぞれ有し、回路21,26はチップサンプルの両端面から露出した回路端部27,28をそれぞれ有する。
上記チップサンプルCの表面に導電性組成物を以下のスプレー条件でスプレーにより塗布し、100℃で10分、その後150℃で50分間加熱することにより硬化させて、膜厚約6μmのシールド層(導電性塗膜)29を形成させた。

そして、厚さ0.5mm、幅15mmの金属へらにアズワン(株)製「クリーンノール・ニトリル手袋」を被せて、700gの圧力でチップサンプルCの角を3往復擦り、導電性塗膜が剥離するかどうかを観察した。剥離が見られなかったものを密着性に優れているとして「○」とし、少しでも剥離が確認できたものは密着性に劣るとして「×」とした。
・導電性組成物の密着性(ハンダディップ前後の比較)
シールド層とパッケージ表面又はグランド回路との密着性を、JIS K 5600-5-6:1999(クロスカット法)に基づき評価した。

具体的には、グランド回路との密着性評価用に銅張積層板を用意し、パッケージ表面との密着性評価用のモールド樹脂を用意した。それぞれに、幅5cm、長さ10cmの開口部を形成するようにポリイミドテープでマスキングし、スプレーコーティング装置SL-940E(Nordson Asymtek製)を用いて導電性組成物を以下のスプレー条件でスプレー塗布後、150℃で60分間加熱することにより硬化させ、ポリイミドテープを剥離し、厚さ約6μmの塗膜を形成した。塗膜が形成された銅箔、及びモールド樹脂上でクロスカット試験を行った。クロスカット試験は、リフロー前と、最高温度260℃で10秒間行うリフロー処理を3回行ったものについて実施した。

密着性の評価は、次の基準で行い、0又は1であれば密着性に優れていると判断した。
0:カットの縁が完全に滑らかで、どの格子の目にもはがれがない。
1:カットの交差点において塗膜の小さなはがれが生じている。クロスカット部分で影響を受けるのは明確に5%を上回ることはない。
2:塗膜がカットの縁に沿って、及び/又は交差点においてはがれている。クロスカット部分で影響を受けるのは明確に5%を越えるが15%を上回ることはない。
3:塗膜がカットの縁に沿って、部分的又は全面的に大はがれを生じており、及び/又は目のいろいろな部分が、部分的又は全面的にはがれている。クロスカット部分で影響を受けるのは、明確に15%を越えるが35%を上回ることはない。
4:塗膜がカットの縁に沿って、部分的又は全面的に大はがれを生じており、及び/又は数カ所の目が部分的又全面的にはがれている。クロスカット部分で影響を受けるのは、明確に35%を上回ることはない。
5:分類4でも分類できないはがれ程度のいずれか。

また、実施例1の導電性組成物について、図5に示すシステムを用いて、18~40GHzの電磁波に対するシールド性を評価した。具体的には、厚さ約25μmのポリイミドフィルムに、スプレー装置SL-940E(Nordson Asymtek製)を用いて、導電性組成物を以下のスプレー条件にて塗布した後、100℃で10分、その後150℃で50分間加熱することにより硬化させて厚さ約6μmの塗膜を形成し測定プローブに合わせて裁断したものを測定サンプル43とした。

図5に示すシステムは、電磁波シールド効果測定装置40と、電磁波を送受信する同軸導波管アダプタ41,41’と、測定サンプルを固定するサンプルホルダ42とから構成される。
送信する電磁波が18~26.5GHzである場合、電磁波シールド効果測定装置40として、キーサイト・テクノロジーズ社製ネットワークアナライザ「E8361A」を、同軸導波管アダプタ41,41’として、キーサイト・テクノロジーズ社製の「K-281C」を、サンプルホルダ42として、厚さ3mmのEMラボ株式会社製サンプルホルダ「WR-42」を用いた。
また、送信する電磁波が26.5~40GHzである場合、電磁波シールド効果測定装置40として、キーサイト・テクノロジーズ社製ネットワークアナライザ「E8361A」を、同軸導波管アダプタ41,41’として、キーサイト・テクノロジーズ社製の「R-281A」を、サンプルホルダ42として、厚さ3mmのEMラボ株式会社製サンプルホルダ「WR-28」を用いた。
同軸導波管アダプタ41,41’は相対向して設けられており、同軸導波管アダプタ41,41’の間には、測定サンプル43が固定されたサンプルホルダ42が配されている。
導波管法では、先ず、電磁波シールド効果測定装置40から出力した信号を、送信側の同軸導波管アダプタ41に入力する。そして、受信側の同軸導波管アダプタ41’で受けた信号を、電磁波シールド効果測定装置40により信号レベルを測定する。尚、電磁波シールド効果測定装置40は、測定サンプル43をサンプルホルダ42に設置していない状態を基準として、測定サンプル43をサンプルホルダ42に設置した場合の減衰量を出力する。
減衰量が80dB以上であるものはシールド効果に優れていると評価した。
表1に示す結果から、各実施例の導電性組成物により得られる塗膜はいずれも良好な導電性を有していることが確認された。また、図6,7に示すように、減衰量が80dB以上であり18~40GHzの電磁波に対するシールド性が優れていることが確認された。なお、周波数が低い電磁波ほど、透過性が低いため、18GHz以上の電磁波に対して優れたシールド性を有していれば、18GHz未満の電磁波に対するシールド性も優れていると言える。従って、100MHz~40GHz帯の電磁波に対して優れたシールド性を有していることが確認された。また、シールド層とパッケージ表面又はグランド回路との密着性やレーザーマーキング視認性についても良好であることが確認された。
表2に示す結果から、比較例1(特許文献1に記載の導電性樹脂組成物に相当)は、粒状樹脂成分を含有しない例であり、比較例2は粒状樹脂成分の含有量が下限値未満の例であるが、角摩耗試験が優れなかった。
比較例3は、粒状樹脂成分の含有量が上限値を超える例であるが、比抵抗が高く、所望のシールド性が得られなかった。
比較例4は、エポキシ樹脂硬化剤の含有量が下限値未満の例であるが、角摩耗試験が優れなかった。
比較例5は、平均粒子径が1~50μmである導電性フィラーの形状が鱗片状ではない例であるが、均一な導電性塗膜を形成することができなかった。

Claims (7)
- (A)重量平均分子量が1000以上40万以下である(メタ)アクリル系樹脂と、
(B)分子内にグリシジル基、及び/又は(メタ)アクリロイル基を有するモノマーと、
(C)平均粒子径が10nm~700nmである粒状樹脂成分と、
(D)平均粒子径が10~500nmである導電性フィラーと、
(E)平均粒子径が1~50μmである鱗片状導電性フィラーと、
(F)ラジカル重合開始剤と
(G)エポキシ樹脂硬化剤と、
を少なくとも含有し、
前記粒状樹脂成分(C)の含有割合が、前記アクリル系樹脂(A)、前記モノマー(B)、及び前記粒状樹脂成分(C)を含む樹脂成分中、3~27質量%であり、
前記導電性フィラー(D)と前記導電性フィラー(E)との合計の含有量が、前記樹脂成分100質量部に対して、2000~12000質量部であり、
前記ラジカル重合開始剤(F)の含有量が、前記樹脂成分100質量部に対して、0.5~40質量部であり、
前記エポキシ樹脂硬化剤(G)の含有量が、前記樹脂成分100質量部に対して、0.5~40質量部である、導電性組成物。 - 前記エポキシ樹脂硬化剤(G)が、フェノール系硬化剤、イミダゾール系硬化剤、アミン系硬化剤、及びカチオン系硬化剤からなる群から選択される少なくとも1種である、請求項1に記載の導電性組成物。
- 前記粒状樹脂成分(C)が、ポリブタジエンゴム、シリコーン、及びスチレンブチレンゴムからなる群から選択される少なくとも1種である、請求項1又は2に記載の導電性組成物。
- 前記鱗片状導電性フィラー(E)のアスペクト比が5~20である、請求項1~3のいずれか1項に記載の導電性組成物。
- 前記モノマー(B)が、分子内にグリシジル基及び(メタ)アクリロイル基を有するものである、請求項1~4のいずれか1項に記載の導電性組成物。
- 前記導電性フィラー(D)と前記導電性フィラー(E)との含有割合((D):(E))が、質量比で5:1~1:10である、請求項1~5のいずれか1項に記載の導電性組成物。
- 基板上に電子部品が搭載され、この電子部品が封止材によって封止されたパッケージがシールド層によって被覆されたシールドパッケージの製造方法であって、
基板上に複数の電子部品を搭載し、この基板上に封止材を充填して硬化させることにより前記電子部品を封止する工程と、
前記複数の電子部品間で封止材を切削して溝部を形成し、これらの溝部によって基板上の各電子部品のパッケージを個別化させる工程と、
前記個別化したパッケージの表面に、請求項1~6のいずれか1項に記載の導電性組成物を噴霧により塗布する工程と、
前記パッケージの表面に導電性組成物が塗布された基板を加熱して、前記導電性組成物を硬化させることによりシールド層を形成する工程と、
前記基板を前記溝部に沿って切断することにより個片化したシールドパッケージを得る工程と
を少なくとも有する、シールドパッケージの製造方法。
