Description
The present invention relates to a pickup method and a pickup apparatus.
In a manufacturing process of a semiconductor device, it is necessary to pick up a diced semiconductor pellet (hereinafter simply referred to as a pellet) from an adhesive sheet. As a conventional pick-up device, there is one provided with a stage for holding an adhesive sheet, a push-up table that advances and retreats with respect to the stage, and a needle that is pushed up by the push-up table. That is, the adhesive sheet of the stage is protruded from the back side by the needle pushed up by the push-up stand, and the pellet is separated from the adhesive sheet.
However, in a pickup device that uses a needle, when the needle breaks through the adhesive sheet to push up the pellet and peels from the adhesive sheet, the tip of the needle may be worn out, damaged, or bent. In such a case, the broken needle may damage the pellet back surface when the pellet is pushed up. Further, the lengths of the needles are different due to abrasion or breakage, and the pellets are tilted and pushed up, and adjacent pellets may collide and be damaged.
Further, the pellet is adsorbed by a collet and taken out. However, if the pellet is tilted and pushed up, a mistake in adsorption of the pellet due to the collet occurs. If a collet pellet adsorption error occurs, it will hinder subsequent operations. Moreover, the pellet may be damaged by the needle being pushed up.
Therefore, in recent years, a pickup device (Patent Document 1) that does not use such a needle has been proposed. As shown in FIGS. 8 and 9, the pickup device includes a
Next, a pickup device using the pickup device will be described. First, the pressure-sensitive
By the way, when the pickup device is used, it is necessary to peel off the
Moreover, as shown in FIG. 11, the
In view of the above problems, the present invention provides a pickup method and a pickup apparatus that can reliably and easily peel and take out pellets to be peeled.
The pick-up method of the present invention is a pick-up method in which a plurality of rectangular thin-walled pellets affixed onto an adhesive sheet are sequentially peeled off from the adhesive sheet and taken out, and the pellet to be peeled off at the receiving part After forming a gap with the pressure-sensitive adhesive sheet on the outer peripheral side of the receiving portion, with the pellet held from above, a part of the pressure-sensitive adhesive sheet is projected with a protrusion that enters the gap. The air in the gap is sucked while supporting from below, the adhesive sheet on the outer periphery side of the receiving part is peeled off, and then the receiving part is supported in the horizontal direction while supporting the adhesive sheet with protrusions and holding the pellet from above The pellet is peeled off by moving along.
According to the pickup method of the present invention, if the pellet to be peeled is received via the adhesive sheet and the air in the gap formed between the receiving part and the adhesive sheet is sucked on the outer peripheral side of the receiving part, the outer periphery of the receiving part On the side, the adhesive sheet is sucked and the adhesive sheet peels from the pellet. After that, the receiving area of the pellet by the receiving part decreases by moving the receiving part along the horizontal direction. Thereby, the adsorption (suction) area of the pressure-sensitive adhesive sheet increases, and finally, the pressure-sensitive adhesive sheet can be completely peeled from the pellet to be peeled.
Moreover, in this peeling operation, the pressure-sensitive adhesive sheet is supported from below by a protrusion that is inserted into the gap formed on the outer peripheral side of the receiving portion, so that when air in the gap is sucked, stress is applied near the protrusion. The pellets can be easily separated by adsorption. Moreover, a protrusion will bite into an adhesive sheet by suction.
The pick-up device of the present invention is a pick-up device that takes out a plurality of rectangular thin-walled pellets affixed on the pressure-sensitive adhesive sheet in order from the pressure-sensitive adhesive sheet, and holds the pellets to be peeled from above. A stage on which the pressure-sensitive adhesive sheet is placed, a receiving part that receives the pellets via the pressure-sensitive adhesive sheet, and an air suction unit that sucks air in a gap formed between the pressure-sensitive adhesive sheet on the outer peripheral side of the receiving part; And a protrusion that is inserted into the gap and supports a part of the pressure-sensitive adhesive sheet from below, and a drive unit that moves the receiving portion along the horizontal direction.
According to the pickup device of the present invention, the pellet to be peeled can be received by the receiving portion via the adhesive sheet. Then, the air suction means sucks the air in the gap formed between the receiving part and the adhesive sheet on the outer peripheral side of the receiving part while receiving the pellets from above and holding the pellets from above. Thus, the pressure-sensitive adhesive sheet is sucked and peeled off from the pellets on the outer peripheral side of the receiving portion. Moreover, a receiving part can be moved along a horizontal direction with a drive means. Thereby, the receiving area of the pellet by the receiving part decreases, and the adsorption (suction) area of the adhesive sheet increases. For this reason, if the adsorption area is the same as the pellet area or larger than the pellet area, the pressure-sensitive adhesive sheet can be completely peeled from the pellet to be peeled.
For this reason, the said pick-up method can be performed reliably.
The protrusion can be constituted by a pin that can move up and down. Thereby, the height position of a pin can be adjusted. Further, it is possible to integrally attach the protrusion to the stage on which the receiving portion is disposed. In this case, it may extend in the vertical direction or may extend in the horizontal direction (horizontal direction).
It is preferable to arrange the protrusions corresponding to the corner portions (corner portions) of the pellet. By arranging the protrusions in this manner, stress can be concentrated on the corner portions of the pellet that can be easily peeled off.
In the present invention, when the air in the gap is sucked, stress can be concentrated in the vicinity of the protrusion, and the peeling of the pellet by adsorption becomes easy. That is, peeling can be performed with a relatively small force at the initial stage of peeling, and the peeling start time can be shortened.
Further, in this peeling operation, the protrusions bite into the adhesive sheet by suction, and the protrusions become anchors to the adhesive sheet. For this reason, the peeling operation is stabilized, the adhesive sheet is not pulled even by the slide of the receiving portion, and the chip (pellet) side does not lose against the peeling force at the time of sliding. Therefore, the pellet does not come off from the collet (holding means), and there is no possibility that the pellet is displaced due to the adhesive sheet being pulled.
By configuring the protrusion with a pin that can move up and down, the height position of the pin can be adjusted, so depending on the thickness of the adhesive sheet, the height of the stage where the receiving part is arranged, etc. By adjusting the height position, optimum peeling performance can be exhibited for the pellets to be peeled.
When the protrusions are formed integrally with the stage, the configuration of the entire apparatus can be simplified. Moreover, even if it extends in the vertical direction or in the horizontal direction (horizontal direction), the pressure-sensitive adhesive sheet can be supported from below, and the function of improving the peelability is surely exhibited. Can do.
By arranging the protrusions in correspondence with the corner portions (corner portions) of the pellet, stress can be concentrated on the corner portions of the pellet that are easily peeled off. For this reason, the start of peeling can be performed stably and reliably, and the reliability of the peeling work is improved.

Hereinafter, embodiments of the present invention will be described with reference to FIGS.
FIG. 2 shows the pickup device of the present invention. This pickup device is a device that sequentially removes a plurality of rectangular thin-walled pellets (semiconductor chips) 11 affixed on the pressure-
The
As shown in FIG. 2, the pickup device includes a holding
The holding means 15 is constituted by an adsorbing member (collet) 21 having a
A
As shown in FIG. 1, the
Then, as shown in FIG. 2 (A), by disposing the
The suction means 18 has the
The receiving
Further, the
In this case, the
Next, a pickup method using the pickup device will be described. First, as shown in FIG. 3, in a state where the
For this reason, the
As described above, the
Thereafter, the receiving
And after peeling, the
Thus, if this pickup device is sequentially associated with the
In addition, when making a pick-up apparatus respond | correspond to each
In the present invention, the pressure-
In this peeling operation, the
By configuring the
By arranging the
Next, FIG. 5 shows another embodiment. In this case, the receiving
Therefore, even in the pickup device shown in FIG. 5, a
By the way, in each said embodiment, although the receiving
Next, FIG. 6 shows another embodiment, in which the receiving
In this embodiment, the corner portion of the receiving
In this embodiment, the
Next, a pickup method using the pickup device shown in FIG. 6 will be described. First, in a state where the
Therefore, a
The
Thereafter, the receiving
In the pickup device shown in FIG. 6, the peeling occurs along the diagonal line L of the
In particular, at the start of the peeling operation, the corner portion of the receiving
As shown in FIG. 6, when the receiving
By the way, as shown in FIG. 7, the
As described above, the embodiment of the present invention has been described. However, the present invention is not limited to the above-described embodiment, and various modifications are possible. For example, the
The thickness of the receiving
The number of
In FIG. 1, the corners (corners) formed by the
A plurality of pellets can be formed by attaching a cut wafer or a plate material before becoming a final product to an adhesive sheet, and cutting with a dicing saw or the like in this state. And in this pick-up apparatus, a pellet can be peeled from the adhesive sheet one by one and taken out. The extracted pellets can be supplied to a predetermined land of the lead frame.
