の信頼性を向上させる。 【解決手段】 ソース及びドレイン領域となるなるべき
領域221〜224に燐をドーピングし、その後に加熱
処理を施すことにより、227〜230の領域に存在す
る金属元素を優先的に221〜224の領域に移動させ
る。そして、227〜230の領域に低濃度不純物領域
を形成する。こうすることでTFTの特性のバラツキを
減らし、またその信頼性を高めることができる。

膜トランジスタを用いて構成された回路や装置に関す
る。

膜半導体、特に珪素半導体膜を形成し、この薄膜半導体
を用いて構成されるものである。

金属元素が周辺領域(燐イオンが加速注入された領域)
に移動する状態となる。

入する技術を利用する。

化を助長する金属元素を用いて結晶化された結晶性珪素
膜でもって構成された活性層を有し、該活性層中には、
チャネル領域238とドレイン領域236と低濃度不純
物領域237とが形成されており、前記低濃度不純物領
域237は、チャネル領域238とドレイン領域236
との間に形成されており、かつドレイン領域236より
も導電型を付与する不純物が低濃度にドーピングされて
おり、低濃度不純物領域237中における前記金属元素
の濃度は、ドレイン領域236中におけるそれの1/5
以下であることを特徴とする。

(B))と、薄膜トランジスタの少なくともドレイン領
域となるべき領域に燐元素のドーピングを行う工程(図
3(G))と、加熱処理を施し前記ドレイン領域となる
べき領域221〜224に該領域に隣接する領域(22
7〜230)に存在する前記金属元素をゲッタリングさ
せる工程(図3(H))と、前記隣接する領域にドレイ
ン領域よりも低濃度に導電型を付与する不純物をドーピ
ングし、低濃度不純物領域を形成する工程(図4(I)
及び/又は図4(J))と、を有することを特徴とす
る。
度不純物領域における金属元素の濃度は、ドレイン領域
におけるそれの1/5以下とすることで、発明の目的を
達成することができる。

ン注入法を利用することが一般的である。

プラズマ雰囲気中に試料をさらし、所定の領域ドーピン
グする方法、ドーパンド元素を含んだ雰囲気中でのレー
ザー光の照射による方法、ドーパンド元素を含んだ溶液
を塗布し膜の特定の領域にドーパント元素を拡散させる
方法等を採用することができる。
本実施例では、Pチャネル型のTFT(PTFT)とN
チャネル型のTFT(NTFT)とを同時に作製する工
程を示す。一般に集積回路においては、PTFTとNT
FTとを相補型に組み合わせた構成が基本素子として利
用される。
201上に下地膜として酸化珪素膜203を3000Å
の厚さにスパッタ法によって成膜する。
737基板(歪点667℃)を利用する。
(または減圧熱CVD法)により、非晶質珪素膜204
を700Åの厚さに成膜する。

とにより、205で示されるマスクを形成する。このマ
スクは、206で示される開口部を有し、この部分で非
晶質珪素膜204の一部が露呈している形状を有してい

は、後にTFTの活性層となる。ここで、208がPT
FTの活性層となる。また、209がNTFTの活性層
となる。
膜210を1300Åの厚さに成膜する。(図2
(D))
ニウム膜を4000Åの厚さに成膜する。そしてこのア
ルミニウム膜をパターニングすることにより、211、
212で示されるパターンを形成する。(図3(E))
を陽極とした陽極酸化を行い、多孔質上の陽極酸化膜2
13、214を形成する。この陽極酸化膜213、21
4の成長距離は、5000Åとする。
ムパターンを形成する際に利用したレジストマスクを残
存させた状態で行う。こうすることにより、213、2
14で示されるようなパターンの側面方向への選択的な
陽極酸化膜の成長を行わせることができる。
溶液として、3%の蓚酸を含んだ水溶液を用いることに
より行うことができる。
再度の陽極酸化を行い陽極酸化膜216、218を形成
する。この陽極酸化膜の膜厚は、800Åとする。
石酸を含んだエチレングリコール溶液をアンモニア水で
中和したものを用いる。この工程で形成される陽極酸化
膜は、緻密なバリア型の膜質を有している。
3、214中に電解溶液が侵入する関係から、アルミニ
ウムパターン215、217の表面に緻密な膜質を有す
る陽極酸化膜216、218が形成される。(図3
(F))
5と217とが、後にTFTのゲイト電極となる。ここ
で、215がPTFTのゲイト電極、217がNTFT
のゲイト電極となる。こうして図3(F)に示す状態を
得る。

除去される。

して、最終的にニッケルが221と222の領域へと吸

倍程度以上となっている。本発明者らの知見によれば、
この程度のニッケル元素の移動が見られる場合に、その
効果が素子特性に顕著に現れてくる。
(I)に示す状態において、再度燐のドーピングを行
う。この工程は、NTFTのソース及びドレイン領域を
形成するために行われる。
36、240の領域にヘビードーピングが行われる。ま
た、232、234、237、239の領域にライトド
ーピングが行われる。即ち、231、235、236、
240の領域がN+ 型となり、232、234、23
7、239の領域がN- 型となる。

ンが加速注入される際に一部のイオンが酸化珪素膜21

子の動作にニッケル元素の存在が影響することを抑制す
る上で非常に好ましいものとなる。

膜し層間絶縁膜とする。

する。また、NTFTのソース電極248、ドレイン電
極247を形成する。
NTFTのドレイン電極247とを接続すれば、CMO
S構造となる。
より、ガラス基板上に素子特性が優れ、また素子特性が
安定し、さらに素子特性のバラツキの少ないTFTを作
製することができる。
NTFTの特性の一例を図7(A)に示す。図7(A)
に示すように特性のばらつきの少ないものを得ることが
できる。

成長に対して)と呼ばれる結晶成長方法に関する。
図5(A)に示すようにガラス基板501上に下地膜と
して酸化珪素膜503を成膜する。そして、非晶質珪素
膜504を成膜する。
溶液を非晶質珪素膜の表面全体に塗布する。そして、ス
ピンコーターによって余分な溶液を除去する。
にニッケル元素が505で示される接して保持された状
態を得る。(図5(A))
気中において、600℃、4時間の加熱処理を行う。
結晶化し、結晶性珪素膜506を得る。(図5(B))
て同時に進行する。この結晶化方法は、実施例1に示す
方法に比較すると簡便であるが、得られる素子の特性
は、実施例1に示す方法(横成長)の方が優れている。
(C)に示すようにPTFTの活性層となるパターン2

実施例2に示す構成において、得られた結晶性珪素膜に
対してレーザー光の照射を行う場合の例である。レーザ
ー光としては、KrFエキシマレーザー(波長248n
m)、XeClエキシマレーザー(波長308nm)等
を用いることができる。

る必要はあるが、高性能、高信頼性を有したデバイスを
作製することができる。

ラツキをさらに是正することができる。
基板上に非晶質珪素膜を減圧CVD法で500Åの厚さ
に成膜する。次に実施例2の(A)及び(B)に示す工
程に従って、非晶質珪素膜を結晶化させ、結晶性珪素膜
を得る。

処理を施す。この加熱処理は、950℃の温度雰囲気中
において、30分行う。

して、熱酸化膜の成膜に伴い、珪素膜の膜厚は350Å
に減少する。

子の減少、欠陥の減少といったことが行われるためであ
ると考えられる。

有用である。

れ、素子の特性や信頼性の向上、さらにバラツキの低減

Claims (11)
- 【請求項1】珪素の結晶化を助長する金属元素を用いて
結晶化された結晶性珪素膜でもって構成された活性層を
有し、 該活性層中には、チャネル領域とドレイン領域と低濃度
不純物領域とが形成されており、 前記低濃度不純物領域は、チャネル領域とドレイン領域
との間に形成されており、かつドレイン領域よりも導電
型を付与する不純物が低濃度にドーピングされており、 低濃度不純物領域中における前記金属元素の濃度は、ド
レイン領域中におけるそれの1/5以下であることを特
徴とする半導体装置。 - 【請求項2】請求項1において、 ドレイン領域はP型、低濃度不純物領域はドレイン領域
よりも弱いP型であって、 ドレイン領域には、燐がドーピングされていることを特
徴とする半導体装置。 - 【請求項3】請求項1において、珪素の結晶化を助長す
る金属元素として、Niが用いられることを特徴とする
半導体装置。 - 【請求項4】請求項1において、珪素の結晶化を助長す
る金属元素として、Fe、Co、Ni、Ru、Rh、P
d、Os、Ir、Pt、Cu、Auから選ばれた一種ま
たは複数種類のものが用いられることを特徴とする半導
体装置。 - 【請求項5】請求項1において、珪素膜の代わりにSi
x Ge1-x (0<x<1)で示される半導体膜が用いら
れることを特徴とする半導体装置。 - 【請求項6】珪素の結晶化を助長する金属元素を利用し
て結晶性珪素膜を作製する工程と、 薄膜トランジスタの少なくともドレイン領域となるべき
領域に燐元素のドーピングを行う工程と、 加熱処理を施し前記ドレイン領域となるべき領域に該領
域に隣接する領域に存在する前記金属元素をゲッタリン
グさせる工程と、 前記隣接する領域にドレイン領域よりも低濃度に導電型
を付与する不純物をドーピングし、低濃度不純物領域を
形成する工程と、 を有することを特徴とする半導体装置の作製方法。 - 【請求項7】請求項6において、 低濃度不純物領域における金属元素の濃度は、ドレイン
領域におけるそれの1/5以下であることを特徴とする
半導体装置の作製方法。 - 【請求項8】請求項6において、珪素の結晶化を助長す
る金属元素として、Niが用いられることを特徴とする
半導体装置の作製方法。 - 【請求項9】請求項6において、珪素の結晶化を助長す
る金属元素として、Fe、Co、Ni、Ru、Rh、P
d、Os、Ir、Pt、Cu、Auから選ばれた一種ま
たは複数種類のものが用いられることを特徴とする半導
体装置の作製方法。 - 【請求項10】請求項6において、 低濃度不純物領域の形成は、ドレイン領域の形成と同時
に行われることを特徴とする半導体装置の作製方法。 - 【請求項11】請求項6において、 ドレイン領域にドーピングする不純物としてP型を付与
する不純物が選択されることを特徴とする半導体装置の
作製方法。
