Claims (1)
- 【特許請求の範囲】 1.水性媒体、研磨粒子、酸化剤、およびシリカの除去速度を抑制する一つある いは複数の化合物から成る、金属とシリカの複合材を研磨する合成物であって、 前記各化合物が少なくとも2つの酸グループを有し、第1の解離可能酸のpKaが 研磨合成物のpHより大幅には大きくない研磨合成物。 2.シリカ除去速度を抑制する前記化合物が、ベンゼン環を含むことを特徴とす る請求項1記載の研磨合成物。 3.シリカ除去速度を抑制する前記化合物が、カルボン酸グループに対してアル ファ位置にある第2ヒドロキシルグループを有する直鎖のモノおよびジカルボン 酸および塩であることを特徴とする請求項1記載の研磨合成物。 4.シリカ除去速度を抑制する前記化合物が、カルボン酸グループに対してアル ファ位置にある第2または第3ヒドロキシルグループを有する三価またはポリカ ルボン酸および塩であることを特徴とする請求項1記載の研磨合成物。 5.水、研磨粒子、過酸化水素およびフタル酸水素カリウムを主要素とし、フタ ル酸成分の溶解濃度が少なくとも0.1モルであることを特徴とする請求項2記載 の研磨合成物。 6.重量比で、水3.2、研磨粒子0.33、過酸化水素1.5およびフタル酸水素カリウ ム0.22を主要素とする請求項5記載の研磨合成物。 7.構成材としてシリコン、シリカ、あるいはケイ酸塩を含む複合材を、請求項 1の研磨合成物を使用して研磨する方法。 8.構成材としてシリコン、シリカ、あるいはケイ酸塩を含む複合材を、請求項 2の研磨合成物を使用して研磨する方法。 9.構成材としてシリコン、シリカ、あるいはケイ酸塩を含む複合材を、請求項 3の研磨合成物を使用して研磨する方法。 10.構成材としてシリコン、シリカ、あるいはケイ酸塩を含む複合材を、請求 項4の研磨合成物を使用して研磨する方法。 11.構成材としてシリコン、シリカ、あるいはケイ酸塩を含む複合材を、請求 項5の研磨合成物を使用して研磨する方法。 12.構成材としてシリコン、シリカ、あるいはケイ酸塩を含む複合材を、請求 項6の研磨合成物を使用して研磨する方法。 13.表面が金属とシリカからなる集積回路を、請求項1の合成物を使用して研 磨する方法。 14.表面が金属とシリカからなる集積回路を、請求項2の合成物を使用して研 磨する方法。 15.表面が金属とシリカからなる集積回路を、請求項3の合成物を使用して研 磨する方法。 16.表面が金属とシリカからなる集積回路を、請求項4の合成物を使用して研 磨する方法。 17.表面が金属とシリカからなる集積回路を、請求項5の合成物を使用して研 磨する方法。 18.表面が金属とシリカからなる集積回路を、請求項6の合成物を使用して研 磨する方法。 19.請求項1の合成物が研磨剤として使用された表面が金属とシリカからなる 集積回路。 20.請求項2の合成物が研磨剤として使用された表面が金属とシリカからなる 集積回路。 21.請求項3の合成物が研磨剤として使用された表面が金属とシリカからなる 集積回路。 22.請求項4の合成物が研磨剤として使用された表面が金属とシリカからなる 集積回路。 23.請求項5の合成物が研磨剤として使用された表面が金属とシリカからなる 集積回路。 24.請求項6の合成物が研磨剤として使用された表面が金属とシリカからなる 集積回路。
