原子層エピタキシーおよびマイグレーションエンバストエピタキシーにより成長
した量子井戸を有するII−Vl族レーザダイオード発明の背景
ミネソタ州セントボールの3M社が行った研究は、世界で始めて+1−VI族半
導体材料で実際にレーザダイオードを作製したことで一躍脚光を浴びた。この種
のデバイス(装置)は光スペクトルの青緑の部分に属する490nmのコヒーレ
ント光を放出する。このデバイスについては、Haaseらの論文”5hort

上記のレーザダイオードにおける発光(活性)層としては、従来の分子線エピタ
キシー(MBE)法により成長した歪Cd、Zn+−。
Se単一量子井戸(single quantu+n wells)がある。た
だしコノ方法は、任意のCdZn5e合金の組成と厚さを制御し難いという欠点
がある。発光効率(luminescence efficinecy)もあま
り良くない。
このような性質があるため、この種のデバイスは全体としての効率に限界がある
。
一方、レーザダイオードの性能を向上させることが常にめられている。商品とし
て広く普及するには、高い強度の光束を室温で効率良く発生する能力のあるデバ
イスでなければならない。また、このような特性を持つレーザダイオードの製造
技術も必要である。

本発明は、レーザダイオードのようなII−VI族化合物半導体エレクトロルミ
ネセンス(EL発光)デバイスのための半導体基体上に量子井戸活性層を成長さ
せる方法であって、チャンバと、成長原料としてII族元素を少なくとも一種お
よびVt族元素を少な(とも一種とを用いるタイプの分子線エピタキシー(MB
E)装置を作動させる改良された方法である。上記MBEチャンバ内で、基体と
、[I−vl族半導体デバイスの既に成長済の層とを加熱する。このチャンバ内
にII族元素とVt族元素とを交互に注入することにより、II族元素の単原子
層(monolayer)とVI族元素の単原子層とが少なくとも1層づつ積層
した量子井戸を成長させる。一つの具体例としては、基体と半導体デバイスの成
長済み層とを約150℃の温度に加熱しつつ、チャンバ内にCd、ZnおよびS
eを交互に注入することにより、記号((Cd S e )、(Z n S e
)z]sで表されるCdSe/Zn5e系短周期歪超格子(SPSLS)量子
井戸層を含むレーザダイオード活性層を作製する。この方法を用いて作製したレ
ーザダイオードの原型(プロトタイプ)は、発明の背景の章で説明したものに比
べて室温におけるフォトルミネセンス(PL発光)強度およびエレクトロルミネ
センス(EL発光)強度が高いだけでなく、より低い域値電流で作動する。
図面の簡単な説明
図1は本発明によるI[−Vl族半導体レーザダイオードの構造を示す横断面図
である(各部の寸法比は実際とは異なる)。
図2は、図1に示したタイプのレーザダイオードについて、損失係数(α)と光
学モードの半値全幅(FWHM)との積を光ガイド層の厚さの関数として示すグ
ラフである。
図3は、本発明によるレーザダイオードを作製するのに用いることができる分子
線エピタキシー(MBE)装置を示す。
図4は、図1に示した量子井戸層の断面の詳細を示す。
図5は、本発明によるレーザダイオードの活性層を作製するために図3に示した
MBE装置で行うシャッター操作手順のグラフである。
図6は、本発明により作製したレーザダイオードの量子井戸の断面の高解像度透
過電子顧微鏡写真である。
望ましい態様の詳細な説明
図1に、本発明によるII−Vl族化合物半導体レーザダイオードlO(すなわ
ちEL発光デバイスの一種)の概略を示す。レーザダイオードlOの内部では、
短周期歪超格子(short−period 5trained−Iayer
5uperlattice: S P S L S )量子井戸層12が、n型
Zn5e光ガイド層14およびpUZnse光ガイド層16に挟まれている。以
下に詳細に説明するように、量子井戸層12は原子層エピタキシー法(atom
ic 1ayer epitaxy: A L E)やマイグレーションエンハ
ンスドエビタキシー法(migration enhanced epi ta
xy : M E E )によって成長した高効率活性層である。レーザダイオ
ードlOは、n型GaAs基板18上に作製されており、この基板14とガイド
層14どの間にn型Zn5eオ一ミツクコンタクト層19が設けられている。p
型Zn5eオーミックコンタクト層20がp型ガイド1!!6上に形成されてい
る。オーミックコ二ノタクト層20の光ガイド層16とは反対側の表面は、ポリ
・イミド絶縁層22に覆われている。絶縁層22にはストライブ状開口部があっ
て、この開口部内に形成されたA u tffi 24により、p梨オ・−ミッ
クコンタクト層20との電気的コンタクトが行われる。リード線のボンディング
を容易にするために、絶縁層22を覆う形で薄いTi層26と最上部Au層28
が設けである。レーザダイオード10下部の電気的コンタクトは、基板18のn
型オーミックコンタクト層19とは反対側の表面上に設けたIn電極30で行う
。
レーザダイオードlOの原型では、光ガイド層14およびコンタクト層19は共
に01でn型にドープしである。この原型では、光ガイド層16およびオーミッ
クコンタクト層2oはNでp型にドープしである。下側光ガイド層14は正味濃
度I X 1017CQI−”にドナーをドープしてあり、上側光ガイド層16
は正味濃度2 X 10 l7ca+−”にアクセプターをドープしである。こ
の原型デバイスでは、オーミックコンタクト層19および2oはいずれも厚さ0
. 5μmに形成しである。下側コンタクト層19はドナーを正味濃度lXl0
目cm→にドープしたn型である。上側コンタクト1120はアクセプターを正
味濃度I X I O”cm−1にドープしたp型である。
量子井戸活性層12で発生した光は、GaAs基板18とAu電極24のみによ
ってクラッドされた光ガイド層14および16の内部をガイドされる。このレー
ザダイオードlOは、II−VI族半導体によるクラッド層を用いることなく、
良好な光閉じ込め効果と十分な低損失とが得られる。コンピュータによるモデル
計算を用いて光ガイド層14および16の適切な厚さを選定する。このモデル計
算には、GaAs基板18とAu電極24の複素屈折率に加えて、光ガイド層1
4および16により形成されたZn5e導波路を考慮に入れる。このタイプのモ
デル計算方法として一般に知られている一つの例は、藺、R,Ramdas e
t al、、 Analysis of Absorbing and Lea
ky Planar Waveguides: A Novel Method
、 0ptics Letters、 Vol、14゜p、376 (+989
)とその中で引用されている参考文献がある。
図2のグラフには1.望みの光学モード(ここに記載した例についてはTE偏向
モード)における損失係数(α)と半値全幅(full width at h
alf maximum 1ntensity: FWHM)との積を、Zn5
e層14および16(図1)の厚さの関数として表した。このデバイスの電流密
度閾値を最小にするには、上記の積を最小にする必要がある。この設計基準(d
esign criterion)と図2に示された情報とを用いると、原型レ
ーザダイオード10における導波路の厚さくすなわち光ガイド層14と16の合
計厚さ)は約3.5μmになる。
この態様においては、n型光ガイド114は厚さ2.0μm1p型光ガイド層1
6は厚さ1.5μmである。この態様の場合、自由キャリアの吸収と散乱に起因
する損失は8cm−’と見積もられる。量子井戸層12はデバイスの損失特性お
よび光閉じ込め特性に及ぼず影響が比較的小さいので、その存在は上記設計では
無視している。理論的には、導波路の総厚さが2.0μn1より小さいと、基板
18および電極24での吸収損失が太き(なり過ぎる。厚さ2.5μmの場合、
基板および!極による吸収損失は11. 7cm−’である。一方、この光学モ
ードのFWHMは導波路厚さの丁度半分程度であることが分かった。したがって
、厚さが6μmより大きくなると、光閉じ込め効果が非常に弱くなるため、単一
量子井戸層12では損失を上回る利得を供給することは実際上無理である。最大
モード利得は導波路モードのFWHMに反比例する。導波路の厚さが6μmの場
合は、F W HMは約3μmであり、単一量子井戸によるモード利得は12c
m−’と見積もることができる。参考文献としては、たとえばN。

図3に、上記レーザダイオード10の原型を作製するために用いる分子線エピタ
キシー(MBE)装置を図解する。このMBE装置のチャンバ54は、高エネル
ギー電子鏡58、燐スクリーン60、基板ヒータ90、および光束モニタ62を
備えている。54のようなMBEチャンバは一般に知られており、市販もされて
いる。
レーザダイオード10の原型は(+00)結晶方位を持つSiドープNゝ型Ga
As基板18上に作製される。このタイプの基板は市販されている。基板12を
従来公知の方法によりクリーニングし準備してから、In半田でモリブデン製試
料ブロック(図3には示さず)に取り付けた後、チャンバ54内に配置する。
チャンバ54は、Znエフニージョンセルフ0、分解済み(cracked)S
eエフニージョンセルフ2、Cdエフニージョンセル76、および標準Se(す
なわち主として5et)エフニージョンセルフ9を備えている。図示したように
、分解済みSeエフニージョンセルフ2は、原料塊(bulk)蒸発部84と高
温分解部82を備えていて、分解済みSe (Se2の他に原子数が6より少な
いSe分子を含む)の供給源となる。原型レーザダイオードlOを作製するため
に用いる原料塊蒸発部84と高温分解部82は特別に設計したものであり、その
詳細と能力についてはCheng et al、による”Mo 1ecu ta
r−BeamEpitaxy Growth of Zn5e Using a
Cracked Selenium 5ource”、 J。
Vac、 Sci、 Technol、、 88.181 (1990)に記載
されている。C1mフュージョンセルフ8はZ n C1zを原料にして、n型
ドーパントとしてのCIを作り出す。p型ドーパントは自由ラジカルとしてのN
供給源80により供給される。自由ラジカル供給源80はリークバルブ88を介
して超高純度N、の供給源86に接続されている。レーザダイオード10の作製
に用いる自由ラジカル供給源80はOxf。
rdshire (England)の0xford Applied Re5
earch Ltd、から市販されている(Model No、 MPD21)
。この供給源のビーム出口板は熱分解窒化硼素(PBN)でできており、直径0
.2mmの貫通孔が7か所に開いている。この供給源は10インチ延長チューブ
を介してエフュージョンセル用の標準ボート上に取り付けられている。レーザダ
イオードIOを作製するのに用いられるN、供給源86は研究用純度である。リ
ークバルブ86の流入側での圧力は5ps iである。
MBEチャンバ54の運転は、Cheng et al、にょる“Growth
of p−and n−type Zn5e by Mo1ecular B
eam Epitaxy”、J、Crystal Growth95、5+2
(1989)に記載された方法により行い、Seの供給源としてSet供給源7
9を用いて原型レーザダイオード10のn型コンタクト層19と光ガイド層14
とをそれぞれ成長させた。
原子層エピタキシー(ALE)および/またはマイグレーションエンハストエピ
タキー(MEE)を用いてレーザダイオード10の光ガイド層14上に5PSL
S量子井戸層12を成長させた。これら一般に知られている技術を用い、Cd、
Zn、Seの結晶−個分の厚さの層(すなわち、単原子層: monolaye
r)を順次積層して量子井戸層12を形成する。図4に量子井戸層12の詳細を
示す。この態様の量子井戸層12においては、Cd単原子層がSe単原子層を隣
接させた両側を一対のZn単原子層およびSe単原子層で挟んである。この構造
は一般に下記の表記法で表すことができる。
[(Cd S e )−(Z n S e )−Itここで、m、n、pは整数
である。
図4の態様では、m=1.n=2、p=1である。他の態様(図示せず)におい
て、m=L n=l〜5、p=1〜5である。量子井戸層12のCd相当濃度(
equivalent Cd concentration)は、量子井戸層内
の層の合計個数(ZnSeおよびCdSeの両方を含む)に対するCdSe層の
個数の比で決定される。量子井戸層120合計厚さは成長した単原子層の個数と
一つの単原子層の厚さとの積で与えられる。図6は、周期pが6の5PSLS量
子井戸を持つ原型レーザダイオード10の断面を高解像度透過電子1j[微鏡に
より観察した写真であり、量子井戸層の単原子層の構造が明瞭に分かる。
量子井戸層12のCd単原子層、Zn単原子層およびSe単原子層の組成および
厚さの制御は、ALEおよび/またはMEEによって正確に行われる。これらの
方法を用いることにより、単原子層の成長の基本的な制御は、Cd、Zn、Se
それぞれのエフユージジンセル76.70.72のシャッター(別個には図示し
ていない)を開閉する操作手順とタイミングとによって行う。図4に示した量子
井戸層12を成長させるのに用いる操作手順の一例を図5に示す。
一連の反応種毎のパルス間に特定の遅れ時間を挟むことにより、余剰の反応体を
再び蒸発させる。
図4に示したような5PSLS量子井戸層を含む原型レーザダイオード10は、
温度150°Cで、熱分解Se <Set )xフュージョンセル76を用いて
成長させる。シャッター操作手順として、まず最初はSeシャッターを開けてお
く。単原子層を少なくとも1層堆積させた後に(約5分後)、Seシャッターを
閉じる。次に、若干の遅れ時間(2秒程度)をおいて余剰のSeを蒸発させてか
ら、Znシャッターを開く。次いで、Znの単原子層を少なくとも1層堆積させ
た後に(約4秒後)、Znシャッターを閉じる。Znシャッターを閉じるた後に
若干の遅れ時間(約1秒)をおいて余剰Znが蒸発する時間を確保してから、S
eシャッターを再び開く。このようにしてシャッターの開閉を交互に行って成長
を続けさせることにより、Cd層、Se層、Zn層を順次積層してゆく。Cdシ
ャッターを約4秒間開けた後、遅れ時間を約1秒おいてからSeシャッターを再
び開ける。Seシャッターを開いた状態で開始した手順を繰り返すことにより、
量子井戸層12を完成させる。原型レーザダイオード10の量子井戸層12を作
製するのに用いるMBEチャンバ54の運転条件としては上記の他は下記のとお
りである。
Cdビーム相当圧力ニ 1.0XIO” Torr *Znビーム相当圧力ニ
1.0XIO” Torr *Se分解部温度二600°C
3e塊蒸発温度=250℃
本例々のMBE装置の形とプラズマ源に依存する条件項目上記の方法で150℃
で成長させた5PSLS量子井戸層12を持つ原型レーザダイオード10は最大
の量子効率を示した。しかし、235°Cまでの温度で成長させた5PSLS量
子井戸層を持つ量子井戸テストウェハは、良好な特性を示した。300″Cの高
温で成長させた5PSLS量子井戸層を持つテストウェハにおいて、許容可能な
特性が観察された。また、望ましい特性を持つデバイスは150°C未満の温度
で成長させることができると予測された。
MBEチャンバ54の操作は、Park et at、の論文”P−Type
Zn5eby Nitrogen Atom Beam Doping Dur
ing Mo1ecular Beam EpitaxialGrowth”、
Appl、 Phys、 Lett、 57.2127 (1990)の方法
により行い、p型光ガイド層16を成長させるのにSet源79を用いた。低抵
抗p壓Zn5eオーミックコンタクト層20の形成は、MBEチャンバ54内で
低温にて分解済みSe供給源72(すなわち分解部82および蒸発部84)を用
いてこのオーミックコンタクト層を成長させながら、並行してこのコンタクト層
のp型半導体材料をドープすることにより行った。この方法は、Park et
al、、 “P−Type Zn5eby Nitrogen Atom B
eam Doping During Mo1ecular Beam Epi
taxialGrowth、 Appl、 Phys、 Lett、 57 (
20) 12 November 1990に開示されて方法にしたがったもの
である。
原型レーザダイオードlOのコンタクト層2oを作製するのに用いた低温成長法
は、Cheng et al、の論文”Low Temperature Gr
owthof Zn5e By Mo1ecular Beam Epitax
y Using Cracked Selenium”、Appl、 Phys
、 Lett、 (Feb、 1990)に一般的に記載されている。
基板18上に層19.14.12、および16を設けた半導体を、250°C未
満の温度であって、アクセプタ正味濃度I X 10 l7ctn−”以上まで
p型ドーパントとしてのNをドープしたZn5eの結晶成長を促進するには十分
な温度にまで加熱する。基板温度約150″Cで成長させた場合、原型レーザダ
イオード10のオーミックコンタクト層20のアクセプタ正味濃度I X l
O”cm”が達成された。しかし、最低130°Cまで成長温度を低くしても、
許容可能な特性を持つオーミックコンタクト層2oを得ることができることが予
想される。原型レーザダイオード10のオーミックコンタクト層2oを作製する
のに用いるMBEチャンバ54の上記以外の運転条件は下記のとおりである。

零個々のMBE装置の形に依存する条件項目コンタクト層20を成長させたのに
次いで、未完成状態のレーザダイオード10をMBEチャンバ54から取り出す
。電極24は、従来のフォトリソグラフィーおよびリフトオフ法を用いて、コン
タクト層20上にAuを蒸着した後ストライブ状(典型的には輻約20μm)に
パターニングしたものである。次いで、電極24およびコンタクト層20の露出
部分を覆うように、絶縁層22を形成する。
低温で層を形成できる絶縁物質としては、ポリイミド系フォトレジストが好まし
い。原型レーザダイオードlOの作製には、チバ・ガイギー社のプロピミド40
8 (Probimide 408)を用いた。ポリイミド層22の、電極24
の直上のストライブ状部分(輻約20μm)を除去する。これは、現像後キユア
以外についてはレジストメーカーの推奨する処理レシピ(手順)を用い、フォト
マスクを通したUV露光と現像とによって行った。現像後のレジストのキュアは
、マスク・アライナ−によりIJ/cm″のUVライトでデバイスを全面照射し
た後、ホットプレートに載せて空気中で3分間ベークした。
次に、Aut極24の露出表面上とポリイミド層22上に、Ti −Au層26
を蒸着してリードボンディングし易いようにした。MB2時の基板固定用に用い
たInは、基板18上の電極30としても機能する。デバイスの両面を(110
)面に沿って襞間して鏡面(facet m1rrors)にした。これら鏡面
をM g F *とZn5eとを合計で41!交互に重ねた4分の1波長層で被
覆して反射率を90%にした。この原型デバイス10のキャビティー長は約to
ooμmである。次にレーザダイオード10をp側を上にして、銀添加エポキシ
でセラミックス製サンプルホルダに固定した。
本発明によるレーザダイオードIOは非常に有利な効果を奏する。
量子井戸層を成長させるのに用いたALE法やMEE法は、従来のMBE法で成
長させたランダムな合金の量子井戸に比べて、組成の制御、量子井戸厚さの制御
、および発光効率が向上している。これらの特性が現れた証拠として、室温での
フォトルミネセンス強度およびエレクトロルミネセンス強度が高くなり、レーザ
の閾値電流が低下した。これら原型デバイスの室温での閾値電流(1030A/
cm2の低さ)は、クラッド層を備えたデバイス程に低くはないが、構造が簡単
で作動電圧が低い(約13V)という利点がある。
上記実施例では、光ガイド層が基板に対して格子適合(latticematc
hing) L/ていない。光ガイド層の格子定数が基板の格子定数と適合させ
たデバイスでは、デバイスの寿命が長くなり且つ性能も向上すると予想される。
第1および第2の光ガイド層は、ZnS*、stS e L 14またはCd
6. asZ n *、 stSをGaAs基板上に形成したものであっても良
く、あるいはZn5e光ガイド層をTno、。4Gae、5sAs基板上または
I n o、 stG a @、 asP基板上に形成したものであっても良い
。光ガイド層は、Z n SxS e +−*−Cd *Z n l−*S−Z
n51−*Tex、Znl−*Cdx5eSZn+−gMgxsyse+−y
、またはCd 、Z n l−t−yM g ySの層を、GaAs5AIAs
、GaP。
AlGa+−、As、1.Ga+−、As、In、AI!+−、As、In、G
a+−、P、In、AL−*P、GaAs+−、P、、In、Ga+−m−yA
LAsS I n、Ga+−x−yA1アP1ZnSe−またはZ n + −
* Cd −S等の基板に対して格子適合させたものであってもよい。
以上、望ましい態様に関して本発明を説明してきたが、本発明の趣旨および範囲
を逸脱せずに形態および細部を変えることが可能でであることは、当業者によっ
て認識されるであろう。例えば、本願に開示した原型レーザダイオードの作製に
用いた発明の発想は、ALE法やMEE法により多種多様な+1−Vl族半導体
および合金の活性層やガイド層を作製するのによく適している。これらの例とし
ては、Zn5e、ZnTe5ZnSeTe、CdS、CdZn5eTe。
MgZn5e、CdZnS、ZnSTeおよびCdZnTeがある。

Claims (10)
- 1.II−VI族化合物半導体エレクトロルミネセンス装置を作製する際に、チ ャンバと、少なくとも1積のII族元素の原料および少なくとも1積のV1族元 素の原料とを含む分子線エピタキシー(MBE)装置を作動させて、基板上にお よび先に成長した層があればその上に、量子井戸活性層を成長させる方法であっ て、上記MBEチャンバ内で、II−VI族半導体装置の上記基板および上記先 に成長した層を加熱し、 上記MBEチャンバ内へ、II族元素とVI族元素とを交互に注入して、 上記II族元素の単原子層と上記VI族元素の単原子層とが少なくとも合計2層 積層した部分を含む量子井戸層を成長させる方法。
- 2.請求項1記載の方法において、上記MBE装置がCd、Zn、およびSeの 各原料を含み、 上記元素を注入する際に、Cd、ZnおよびSeを交互に注入し、上記量子井戸 層を成長させる際に、式[(CdSe)m(ZnSe)m],{但し、m,n, pは整数}で表記される形でCd単原子層、Zn単原子層、およびSe単原子層 が積層した部分を含む短周期歪み超格子(SPSLS)を成長させる方法。
- 3.請求項1記載の方法において、上記MBE装置がZn、Te、およびSeの 各原料を含み 上記元素を注入する際に、Zn、TeおよびSeを交互に注入し、上記SPSL S量子井戸層を成長させる際に、式[(ZnTe)m(ZnSe)n],{但し 、m,n,pは整数}で表記される形でCd単原子層、Zn単原子層、およびS e単原子層が積層した部分を成長させる方法。
- 4.請求項1から3までのいずれか1項に記載の方法において、上記SPSLS 量子井戸層を成長させる際に、m=1〜3、n=1〜5、p=1〜5としてこの 層を成長させる方法。
- 5.請求項1から4までのいずれか1項に記載の方法において、上記SPSLS 量子井戸層を成長させる際に、m=1、n=2、p=3としてこの層を成長させ る方法。
- 6.請求項1から5までのいずれか1項に記載の方法において、II−VI族半 導体装置の上記基板および上記先に成長した層を加熱する際に、上記基板および 上記先に成長した層を約200℃以下の温度に加熱する方法。
- 7.請求項1から6までのいずれか1項に記載の方法において、II−VI族半 導体装置の上記基板および上記先に成長した層を加熱する際に、上記基板および 上記先に成長した層を約190℃以下の湿度に加熱する方法。
- 8.請求項1から7までのいずれか1項に記載の方法において、II−VI族半 導体装置の上記基板および上記先に成長した層を加熱する際に、上記基板および 上記先に成長した層を約170℃以下の温度に加熱する方法。
- 9.請求項1から8までのいずれか1項に記載の方法において、II−VI族半 導体装置の上記基板および上記先に成長した層を加熱する際に、上記基板および 上記先に成長した層を約150℃以下の温度に加熱する方法。
- 10.請求項1から9に記載の方法により作製したII−VI族レーザダイオー ド。
